Claims (1)
- ランド部に積層した配線基板上に複数の半導体
ペレツトをマウントし、ペレツト上の電極と配線
基板間及び配線基板とランド部近傍に配置したリ
ード間を金属細線にて電気的に接続してペレツト
を含む主要部を樹脂モールドした半導体装置にお
いて、樹脂外装部の樹脂注入部を含む外壁及びこ
の外壁と隣接し樹脂注入部に近い側壁を等辺とす
る二等辺三角形をなす配線基板上の平面領域を除
く部分に半導体ペレツトをマウントしたことを特
徴とする樹脂封止型半導体装置。
