- 【実用新案登録請求の範囲】 イオン源内部のアークチヤンバ内で蒸気より発
生させたイオンを引出し、不要イオンを分離して
目的イオンのみをウエハに注入する装置において
、 上記イオン源の外部に蒸気ソースを少なくとも
２基設け、各蒸気ソースと上記アークチヤンバと
をパイプで接続すると共に、該パイプの途中に弁
を設けたことを特徴とするイオン注入装置。
