Claims (1)
- 粘着テープに固定したセミフルカツトダイシン
グ済みウエハを、ウエハ裏面からブレーク治具を
用いてウエハ状態の半導体素子を素子単位に分離
するウエハブレーク装置において、従来のブレー
ク性能をもち、かつ、ブレーク刃の進行方向を自
由に変化させることができる機構を備えたことを
特徴とするウエハブレーク装置。
