薄板状基体の搬送方法および搬送装置 技術分 If
本発明は、 半導体集積回路、 液晶パネル、 太陽電池パネルなどに用いられる薄 板状基板に諸工程を施す際の搬送に関するもので、 特に、 その薄板状基板の表面 の高清浄を保持して各工程での処理を行えるようにしたものである。 背景技術
半導体集積回路、 半導体レーザなどの半導体素子、 アクティブマトリクス型液 晶パネル、 太陽電池パネル等は、 表面が高度に清浄とされたシリコン基板、 ガリ ゥムヒ素基板、 ガラス基板などの上に、 種々の所定の膜などを順次積層処理して 製造される。
これらの各部品の製造には極めて高い精度が要求され、 処理の施される基板、 すなわち、 薄板状基体の表面に僅かでも不純物が付着、 吸着していると高品質製 品の製造が困難になってしまう。
また、 薄板状基体は搬送中にもしくは各種の処理を経ることにより帯電するこ とがあり、 その結果、 雰囲気中の不純物を引き寄せ、 付着させやすい。
例えば、 不純物となる水分が製造過程中の半導体基板の表面に吸着していると、 製造工程に障害が起きてしまう。 さらに、 この水分量が多く、 その雰囲気中に酸 素が存在すると、 基板表面に自然酸化膜が形成され、 その後の所定の薄膜形成な どが行えなくなってしまう。
また、 例えば、 液晶パネルに使用される薄膜トランジスタ (T F T ) の製造ェ 程において、 S i Nx等からなる絶縁 J3莫の表面に、 水分が存在していると、 その 96/03852
上にアモルファスシリコン (a— S i ) 膜を所定かつ均一の厚さに精度良く形成 することができなくなってしまう。
また、 例えば、 集積回路 (I C ) の製造工程において、 そのゲート酸化膜工程 では、 n部若しくは p部の表面に水分が存在していると、 S i 02と S iの界面 に S i Ox膜が形成されてしまい、 M O Sトランジスタがスィツチとして機能し なくなってしまう。 同様に、 キャパシ夕電極形成工程では、 キャパシ夕の表面に 水分が存在すると、 その界面に S i Ox膜が形成されてしまい、 キャパシ夕電極 へのチャージが貯まらず、 記憶素子として機能しなくなってしまう。
また、 配線形成工程では、 タングステン膜を形成する前に、 タングステンシリ サイ ドによるスパイク防止の為に T i N膜を形成するが、 基板上に水分が存在す ると、 T i N膜の密着性が低下するなどの不具合が生じる。
また、 水以外の不純物、 例えば、 メタン等の有機状不純物の存在下で熱処理等 を行なうと基板 (シリコン) 表面で炭素とシリコンが反応して S i C膜が形成さ れてしまい、 デバイスの動作特性に不具合が生じる。
そこで、 半導体集積回路などの製造で用いられる各種処理装置は、 微粒子など からなるダストを除去したクリーンルーム内に配置される。
半導体集積回路などは多くの処理工程を経て製造されるので、 製造過程にある 薄板状基体は、 複数の処理装置で各種の処理工程が施されるために、 次々と各処 理装置から次工程の処理装置へと搬送される。
その為、 この搬送時には、 薄板状基体はクリーンルーム内の空気に晒されるこ とになる。 クリーンルーム内は、 通常、 温度 2 0〜2 5 °C、 相対湿度約 5 0 %に 保たれ、 微粒子などからなる不純物は除去されているものの、 ガス状不純物は多 量に存在する。 その為、 クリーンルーム内に存在する不純物が簿板状基体の表面 に吸着されてしまうことがある。 例えば、 空気中に存在する水分は瞬時に薄板状 基体の表面に吸着されてしまう。 この水分の吸着を防止する為に、 クリーンル一 ム内全体の水分を除去することは実際上困難である。
そこで、 薄板状基体を乾燥窒素の充満されたポケットに保持して処理装置から 次の処理装置まで搬送する搬送ロボットを利用する手段が提案されている。 しかしながら、 この手段は搬送に長時間を要し、 量産性が悪いという不都合が あ 。
そこで、 各処理装置と次工程での処理装置とをトンネルで結び、 そのトンネル 内に窒素ガスなどの不活性ガスを流し、 薄板状基体をその不活性ガストンネル内 を搬送させるシステムが提案された (日本国特許出願公開公報:平 5— 2 1 1 2 2 5号参照) 。
このシステムであると、 薄板状基体を次々と各処理装置から次工程の処理装置 へと外気に晒すことなく搬送することが可能となる。 また、 不活性ガスの流動を 利用して薄板状基体を搬送することも可能である。
また、 これをさらに改善したものとして、 不活性ガストンネル内を流動した窒 素ガスを深冷分離型窒素製造装置に導入し、 再利用する構想も提案されている (T. Oluni etc . BREAK THROUGH FOR SCIENTIFIC SEMICONDUCTOR MANUFACTURING IN 2001, 1992)。 しかしながら、 万全を期した装置であっても思わぬ箇所からの外気の進入や、 不活性ガストンネルの一部が破損し、 外気が不活性ガストンネル内に流入する事 故や故障などが発生する可能性を完全に否定することはできず、 この不活性ガス トンネルを利用するシステムであっても、 その不活性ガストンネル内の微粒子、 特に水分を絶えず完全に除去することは困難である。
その為、 なんらかの原因で不活性ガストンネル内の雰囲気中の水分濃度もしく T/JP96/03852
は水分分圧が高まってしまうと、 薄板状基体に水分が付着し、 自然酸化膜が生成 し、 多くの不良品を生じさせてしまうおそれがあり、 そのような際には莫大な損 失にもなりかねない。
また、 故障などが生じた場合、 製造ブラント全体を停止し、 故障原因、 故障箇 所の調査、 修復を行わなければならないので、 製造プラントの回復に長時間を要 してしまうこともある。
また、 上述した不活性ガストンネルの破損等による故障時には、 外気が不活性 ガストンネル内に流入するばかりでなく、 その不活性ガストンネル内の不活性ガ スが不活性ガストンネル内から流出することも生じる。 大量に不活性ガスが流出 すると、 その流出した近辺が不活性ガスで充満し、 酸欠状態になる可能性がある。 そこで、 たとえ不活性ガストンネルに故障が生じても、 そのような酸欠状態に なることを未然に防ぐべく、 不活性ガストンネル内に、 不活性ガスと共に酸素を 予め流入させておくことが考えられる。
ところが、 このガストンネル内に酸素を流入する手段は、 薄板状基体の表面へ の自然酸化膜の生成をよりいつそう促進させてしまう問題がある。
また、 不活性ガストンネル内には、 これに接続された各種処理装置から、 その 処理装置での処理に使用したガス、 例えば、 H 20、 C 02さらには C H 4などの 有機物系ガス (以下、 H— Cと略す) が逆流してくるおそれもあり、 これらが原 因で不活性ガストンネル内を搬送する薄板状基体が汚染される可能性もある。 このような背景下、 不活性ガストンネル内に水分等の不純物が生じても不良品 の発生を回避できるように、 不活性ガストンネルと各処理装置の間に、 薄板状基 体の表面を清浄する清浄装置を設けることが考えられた。 清浄装置を設けること により、 薄板状基体の表面に水分等の不純物がたとえ付着していようと、 常に一 定の清浄処理を行った後に各処理を施すようにすることで、 正常な各処理の維持 を図るものである。
このような清浄装置としては、 薄板状基体を 3 0 0 °C程度の高温に加熱し、 薄 板状基体の表面に付着している水分を除去するものや、 ブラズマクリーニングゃ イオンクリーニングにより薄板状基体の表面にエネルギを与え、 水分や自然酸化 J!莫などを除去するものがある。
しかしながら、 薄板状基体を加熱する手段であると、 例えば、 薄板状基体が T F T基板の場合、 T F T基板が加熱により歪むおそれがあり、 また、 3 0 0 °C程 度の加熱のみでは自然酸化膜を除去することはできない。 また、 この加熱による 歪みを防止する為に加熱温度を下げると、 水分の除去に長時間を要したり若しく は水分除去が不完全になるおそれがある。
また、 プラズマクリーニングやイオンクリーニングによる手段であると、 その エネルギゃ時間が十分でないと、 薄板状基体表面の清浄が不十分となるのは勿論 のこと、 必要以上に、 例えば、 薄板状基体が高清浄状態であるにもかかわらず、 不純物が多量に付着されている場合や自然酸化膜が形成されている場合と同じ高 い清浄処理を施してしまうと、 簿板状基体の表面がかえって荒され、 損傷が生じ るおそれもある。 発明の開示
本発明は前記課題を解決するためになされたもので、 薄板状基体が損傷などを 受けることなく、 薄板状基体を常に高清浄に保った状態で各処理装置に搬送し、 歩留りを向上させることのできる搬送方法およびその搬送装置を目的とするもの である。
本発明の薄板状基体の搬送方法は、 不活性ガス、 または不活性ガスに酸素ガス を添加してなる混合ガスからなるパージガスが内部を流動するガストンネルを通 じて、 薄板状基体を搬送する薄板状基体の搬送方法において、 半導体レーザ検出 器にてガストンネル内の不純物の濃度を測定し、 得られた測定データに基づいて 薄板状基体の搬送を制御することを特徴とする。
この発明によれば、 薄板状基体が処理装置に搬送される前に通過するガストン ネル内の不純物濃度が測定され、 その測定値に基づき、 常に清浄な状態の簿板状 基体が処理装置に搬送されるようになるので、 各種の処理が適正に行われ、 不良 の発生を低減できる。
本発明ではガストンネル内の不純物の測定に半導体レーザ検出器を利用するも のなので、 その発振器や受光器をガストンネルの内部に設ける必要がなく、 薄板 状基体の搬送に支障をきたさない。 しかも精度が高く、 さらに、 きわめて迅速で ある。
また、 発振波長の調整も容易で、 特定の不純物、 例えば、 H 20、 C H 4、 S i H 4、 02等に絞って測定することもできるし、 また、 半導体レーザ検出器の発振 器からの光の波長を 0 . 7 5〜2 111の範囲で掃引し、 その吸収スぺクトルを測 定してガス状不純物の濃度を測定することにより、 多種の不純物を測定すること が可能である。
また、 発光されたレーザ光の散乱光強度を測定することにより、 ガストンネル 内を浮遊する固体状不純物の濃度を測定することも可能となる。
また、 ガス状不純物を測定する為の吸収スペクトルと、 固体状不純物を測定す る為の散乱光強度を同期することにより、 ガス状不純物と固体状不純物を区別し て同定することも可能である。
その為には、 半導体レーザ検出器としては、 レーザ光を発光する発振器と、 該 レーザ光を検出する受光器と、 発振器から受光器への光軸に垂直な軸上に設けら れた散乱光検出器と、 前記光軸を挟んで散乱光検出器に対向して設けられた反射 体とを有してなるものが好適である。
また、 ガストンネル内の不純物濃度のデ一夕に基づいてガストンネル内に流動 させるパージガスの流量を制御することにより、 必要最低限のパージガスを使用 しつつ不純物を低減できる。
また、 ガストンネル内の不純物データに基づいて簿板状基体の搬送経路を制御 すれば、 ガストンネルの一部分に支障が生じた場合にも製造プラント全体の運転 を停止させることなく、 清浄な薄板状基体の処理を行うことができる。
また、 ガストンネル内の不純物濃度のデータに応じて薄板状基体を清浄装置に 搬入するものでは、 清浄の不要なものは直ちに処理装置で処理され、 不純物が付 着しているとされるものは清浄処理が施された後に処理装置に搬送されるので、 常に清浄な簿板状基体のみが処理装置に搬送され、 適正な処理が施される。 また、 清浄な薄板状基体は清浄装置に搬送されないので、 薄板状基体が清浄処理によつ てダメージを受けることがない。
また、 ガストンネル内の不純物濃度に応じて清浄装置を制御するものでは、 薄 板状基体の汚染の程度に応じて常に適当な清浄処理が施され、 処理装置に搬送さ れる薄板状基体は適当な処理が施されるに十分な清浄が保たれていると共に、 薄 板状基体に過度な清浄処理を施すことによるダメージを防止できる。
上記各手段はそれそれ併用して用いることも可能で、 半導体レーザ検出器で得 られたガストンネル内の不純物の測定データに基づき、 パージガスの流量を制御 することによりガストンネル内の不純物濃度を低い値に維持できると共に、 仮に 不純物濃度が規定値よりも高くなつたとしても、 薄板状基体の搬送経路を変更す ることにより、 薄板状基体と不純物の接触を回避し、 または、 各薄板状基体に適 当な清浄処理を施すことで、 十分に清浄なかつダメージの与えられていなレ、状態 の薄板状基体が常に処理装置に搬送される。
また、 ガストンネル内の薄板状基体の搬送は、 不純物の付着の回避等の点から、 パージガスと同一成分の搬送ガスの流動によって行なうものが好ましい。
また、 万一のときの酸欠状態の発生を防ぐべく、 パージガスとしては、 不活性 ガスに酸素ガスを添加した混合ガスを用いることも好ましく、 その場合には、 ガ ストンネル内の酸素濃度を半導体レーザ検出器にて測定、 監視することが良い。 この場合、 半導体レーザ検出器により測定されたガストンネル内の酸素濃度測 定データに基づいて、 ガストンネル内に供給する酸素ガスと不活性ガスの少なく とも一方の供給量を制御することが望ましい。
また、 薄板状基体の搬送時間、 種類および水分分圧から薄板状基体表面での水 分吸着あるいは自然酸化膜生成の有無を容易に判断することが可能であり、 この 判断に応じて薄板状基体を清浄装置で清浄するものであると、 清浄の不要な薄板 状基体は直ちに処理装置で処理され、 清浄化の必要な薄板状基体は自然酸化膜生 成の程度に応じて常に適切な清浄処理が施される。 従って、 処理装置に搬送され る薄板状基体は適当な処理が施されるに十分な清浄状態が保たれているとともに、 簿板状基体に過度な清浄処理を施すことによる簿板状基体表面のダメージを防止 できる。
ガストンネル内の水分濃度は 0, l ppm未満、 または、 ガストンネル内の水分分 圧は 0 . 1 P a以下とすることが望ましく、 この範囲であれば、 自然酸化膜は生 成されにくい。
これらの搬送を行なうため、 薄板状基体の搬送装置としては、 簿板状基体に処 理を施す複数の処理装置と、 それらの処理装置を結び、 薄板状基体を搬送すると 共にパージガスが内部を流動するガストンネルと、 該ガストンネルに設けられ、 ガストンネル内の不純物の濃度を測定する半導体レーザ検出器とを具備し、 ①半導体レーザ検出器で得られた測定デ一夕に基づいてガストンネル内のパー ジガスの流量が制御されるもの、
②半導体レ一ザ検出器で得られた測定デ一夕に基づいて薄板状基体の搬送経路 が制御されるもの、
③処理装置とガストンネルの間に薄板状基体の清浄装置をさらに具備し、 半導 体レ一ザ検出器で得られた測定デ一夕に基づいて清浄装置が制御されるものなど が適用できる。
また、 ガストンネル内に酸素ガスを供給する為には、 薄板状基体に処理を施す 複数の処理装置と、 それら処理装置を結び、 薄板状基体を搬送すると共に酸素ガ スを添加したパージガスが内部を流動するガストンネルと、 ガストンネルに設け られ、 ガストンネル内の酸素濃度を測定する半導体レーザ検出器とを備え、 該半 導体レーザ検出器で得られたデータに基づいてガストンネル内に供給する酸素ガ ス量と不活性ガス量との少なくとも一方が制御される搬送装置が適用される。 さらには、 薄板状基体に処理を施す複数の処理装置と、 それら処理装置を結び、 薄板状基体を搬送すると共に酸素ガスを添加したパージガスが内部を流動するガ ストンネルと、 該ガストンネルに設けられ、 ガストンネル内の不純物の濃度を測 定する半導体レーザ検出器と、 該ガストンネル内の圧力を測定する圧力計と、 前 記処理装置とガストンネルの間に設けられた薄板状基体の清浄装置とを備え、 前 記半導体レーザ検出器と前記圧力計で得られた測定データに基づいて前記清浄装 置が制御されることを特徴とする薄板状基体の搬送装置が好適である。 図面の簡単な説明

本発明では、 製造過程において幾つもの処理が施される薄板状基体を離間した 各処理装置に搬送するに際して、 内部をパージガスが流動するガストンネルを用 いる。
ガストンネルは、 内部に外気が進入しない気密構造で、 外気と遮断し、 内部の 簿板状基体と各種不純物の接触を低減するものである。
パージガスとしては、 薄板状基体と反応せず、 かつ微粒子や水分の除去された 不活性ガスであって、 例えば、 窒素ガス、 アルゴンガス、 ヘリウムガス等が適用 できる。 また、 パージガスとして、 不活性ガスと共に、 酸素ガスを添加、 流入すること で、 ガストンネルの破損時等の酸欠状態を防止することができる。
ガストンネルによる薄板状基体の搬送方法としては種々の公知の方法、 例えば、 日本国特許出願公告公報:昭 55— 38828号や日本国特許出願公開公報:平 5-211225号公報に記載されている方法が適用できる。
日本国特許出願公告公報:昭 55_38828号公報に記載されている方法は、 薄板状基体を搬送する軌道表面に溝を形成しておき、 その溝に沿ってガスを噴射 し、 そのガス噴射を利用して薄板状基体を搬送するものである。
曰本国特許出願公開公報:平 5— 211225号公報に記載されている方法で は、 図 3に示すように、 ガストンネル 12内を仕切板 13により上下二段に分離 し、 仕切板 13の下側の下側流路 14には薄板状基体 10を浮上、 搬送する為の 搬送用ガスを流動させ、 仕切板 13の上側の上側流路 16には薄板状基体 10の 清浄を保つことを目的とするパージガスを流動させる。 搬送用ガスは下側流路 1 4から仕切板 13に穿設された多数の噴出孔 15, 15, ···を通って上側流路 16内に入り、 上側流路 16内にある薄板状基体 10を浮上させ、 かつ移送する c なお、 ガストンネル内での薄板状基体の搬送手段としては、 このような搬送用 ガスの流動を利用するものには限られない。 例えば、 薄板状基体をベルトコンペ ャ上に載置して搬送する手段、 磁場を利用する手段、 超音波を利用する手段など 種々の手段を適用することが可能である。
本発明ではこのガストンネルに半導体レーザ検出器を設け、 ガストンネル内の 雰囲気中の不純物及び又は酸素の濃度を測定する。 半導体レーザ検出器は、 赤外 領域に発振波長をもつレーザ光を発振する発振器と、 その発振されたレーザ光を 受光し、 受光したレーザ光の吸収スぺクトルを測定する受光器とを少なくとも具 備して構成される。 発振器および受光器は、 後述する波長のレーザ光を発振し、 または受光するも のであれば、 限定されるものではないが、 発振器としては、 波長可変レーザであ つて、 InGaAsP系の DFB (Distributed Feedback) 半導体レーザが好適 である。 DFB半導体レーザは回折格子が電流注入領域内にあり、 また単一モ一 ド発振であるため、 モノクロメータ等の分光器を必要とせず光量の損失も小さく、 また装置の小型化を図れる。 同様に、 単一モード発振で回折格子が電流注入領域 外にある DBR (Distributed Bragg Reflection) も好適である。
受光器としては、 使用する発振器のレーザ光の波長に感度を有する光検出器で あって、 例えば、 Geや I nGaAs等で構成される固体素子光検出器が好適で あ 。
このような半導体レーザ検出器による測定であると、 ガストンネルに半導体レ 一ザ光の透過する窓部を設け、 その窓部に発振器や受光器を設けることによって ガストンネル内の不純物や酸素の測定が可能となる。 その結果、 発振器や受光器 をガストンネルの内部に設ける必要がなく、 薄板状基体の搬送に支障をきたさず、 しかも微量な不純物の検出 (O. lppmレベル) が可能となる。 また、 発振波 長や光軸の調整も容易である。
また、 ガストンネル内の不純物や酸素の検出をガスクロマトグラフ等の分析器 で行うと検出に長時間を要してしまうが、 半導体レーザ検出器により吸収スぺク トル強度を測定する方法であると、 瞬時に不純物濃度や酸素濃度を検出すること ができ、 それらのデータをフィードッバックさせて活用するのに好適である。 ガストンネル内の不純物として H20を検出するのであれば、 発振波長として 1.35〜1.42 6Π1とすれば良い。 同様に、 C02に対しては 1.43〜1.4 6 m、 CH4に対しては 1.29〜 1.50 xm、 S i H4に対しては 1 · 19〜 2.0/ m、 HFに対しては 1.25〜: L .35 /m、 HB rに対しては 1.34〜 1 . 3 7 urn, 02に対しては 0 . 7 5〜0 . 7 8〃mとすれば良い。
したがって、 発振波長を 0 . 7 5〜 2〃mの範囲で各検出物に応じた波長で次 々とレーザ光を発振して掃引すれば、 02濃度ばかりでなく、 これらガス状不純 物である H 20、 C 02、 C H 4、 S i H 4、 H F、 H B r等の濃度が測定される。 半導体レーザを用いた不純物や酸素ガスの定量は、 種々の公知の手段を応用す ればよく、 例えば、 日本国特許出願公開公報:平 5— 9 9 8 4 5号に記載されて いる方法などを適用できる。 簡易には、 測定した吸収スペクトルから、 ガストン ネル内の所定の不活性ガス (例えば、 窒素ガス) の吸収スペクトルを差し引き、 不純物ならびに酸素ガスに係る吸収ビークを確定、 同定し、 なるべく近傍に妨害 ピークがない吸収ピークを選択し、 その吸収強度から不純物の定量を行えば良い また、 波長の掃引は、 発振器への注入電流または発信器の温度を変えることに よって容易になされる。
また、 発光されたレーザ光の散乱光強度を測定することにより、 ガストンネル 内を浮遊する固体状不純物の濃度を測定することも可能となる。 上述したガス状 不純物と同時に固体状不純物の濃度を測定するには、 例えば、 図 4に示すような 構成の発振器や散乱光検出器等からなる半導体レ一ザ検出器を設ければよい。 こ の例では、 薄板状基体 1 0の搬送されるガストンネル 1 2に、 窓部 7 3を介して レーザ光 1 7を発光する発振器 2 0 aが設けられ、 そのレーザ光 1 7を検出する 受光器 2 0 bが窓部 7 5を介して設けられている。 この発振器 2 0 aと受光器 2 0 bは図示しない分光装置コントローラに接続されており、 測定された吸収スぺ クトル強度から分光装置コントローラにてガストンネル 1 2内の不純物濃度が演 算される。 また、 レーザ光 1 7の光軸に垂直な軸上に散乱光検出器 1 8が設けら れ、 さらに、 その光軸を挟んで散乱光検出器 1 8に対向した位置に鏡などからな る球面状の反射体 1 9が設けられている。 散乱光検出器 1 8と反射体 1 9も図示 】4 しない散乱光コントローラに接続されており、 散乱光コントローラにて、 測定さ れた散乱光強度からガストンネル 1 2内の固体状の不純物の個数および粒径が演 算される。 尚、 分光装置コントローラと散乱光コントローラとは、 別々のもので あっても、 また一体のものであってもよい。
この構成であると、 受光器 2 0 bでレーザ光の吸収スぺクトル強度を測定する ことにより、 ガス状の不純物の濃度が求められ、 散乱光検出器 1 8で測定した散 乱光強度により固体状不純物の濃度が求められる。
この固体状不純物の濃度を散乱光強度により測定する際のレーザ光の発振波長 は、 0 . 7 5〜0 . 7 8 mが適しており、 上記ガス状不純物を掃引して測定する 際の発振波長でかまわない。
またさらに、 ガス状不純物を測定する為の吸収スペクトル強度と、 固体状不純 物を測定する為の散乱光強度を同期することにより、 固体状不純物をガス状不純 物と区別して同定することが可能となる。
図 5は吸収スぺクトル強度と散乱光強度を同期させた測定結果の例である。 横 軸は時間 (sec) であり、 縦軸の吸収スペクトル強度及び散乱光強度は任意単位 によるものである。
この例のものでは、 レーザ光の波長を 0 . 7 6 1 mに固定しているので、 ガ ストンネル内の酸素濃度が吸収スぺクトル強度により測定され、 固体状不純物の 濃度が散乱光強度により測定される。
図中 a点では、 散乱光強度と吸収スペクトル強度にビークが存在している。 こ のことから、 レーザ光を散乱させた固体状不純物が存在したことがわかる。 尚、 このときに、 吸収スペクトル強度にもピークがみられるのは、 レーザ光が散乱し た分、 受光器に到達したレーザ光が減少したことによる。 対して、 b点では、 散 乱光強度に変化はなく、 吸収スペクトル強度のみにビークが存在している。 この ことから、 b点においては、 酸素ガスの濃度が高かったことがわかる。 このよう に、 散乱光強度と吸収スペクトル強度を同期させて計測することにより、 固体状 不純物の存在をガス状不純物の存在と区別して同定することが可能となる。 尚、 固体状不純物の大きさは、 レーザ光の強度が一定の場合、 散乱光強度に依 存するので、 散乱光強度からその粒径を計測することもできる。
本発明では、 簿板状基体を常に高清浄に保った状態で各処理装置に搬送するた めに、 半導体レーザ検出器で得られた不純物デ一夕や酸素濃度データに基づき薄 板状基体の搬送が制御される。
その薄板状基体の搬送の制御の 1つの態様として、 上記得られたガストンネル 内の不純物濃度のデ一夕に基づいてガストンネル内に流動させるパージガスの流 量を制御する。
ガストンネル内を流動する清浄なパージガスの流量が少ないとガストンネル内 の不純物量が増加するおそれがあり、 逆に、 流量を増加させることにより不純物 量を低減することが可能となる。
しかしながら、 常時、 ガストンネル内のパージガスの流量を搬送に必要な量よ りも多量に設定しておくと、 不純物の低減を保つことはできるものの、 パージガ スの処理、 流入させるためのコンプレッサの稼動等に負担が生じ、 非経済的で好 ましくない。
しかし、 常にガストンネル内の不純物濃度をモニタし、 ガストンネル内の実際 の不純物量に応じて、 適宜、 パージガスの流量を制御することで、 不純物の増加 を防き、 薄板状基体への不純物の付着を防止できると共に、 必要以上のパージガ スを流動させることがなく、 必要最低限のパージガスを使用するので経済性に優 れている。 また、 ガストンネル内に酸素ガスを流入させる場合には、 上記のように測定し て得られたガストンネル内の酸素濃度データに基づいてガストンネル内に流動さ せる酸素ガスの添加量あるいは不活性ガス量を制御することが望ましい。
ガストンネル内に流動させるガス中の酸素濃度が 1 8 voI %未満となると、 仮 にガストンネルが破損した場合、 大量に酸素濃度の低いガスがトンネルの周囲に 流出する可能性がある。 この酸素濃度が 1 8 vol%未満のガスがメンテナンス時 に流れればメンテナンス作業が困難となる。 一方、 上記ガストンネル内の酸素濃 度が 2 2 vol%以上となると、 わずかな静電気力によって発火するおそれがある。 特に、 水分濃度が低いガストンネル内では、 ガス分子とガストンネル内壁面での 摩擦により静電気を発生しやすい。 静電気を除去するために、 コロナ放電などに よる除電が行われているが、 酸素濃度が 2 2 vol%以上の状態ではこの方法は使 用できない。 しかし、 ガストンネル内の酸素濃度に応じて、 適宜、 ガストンネル 内に添加する酸素ガス量あるいは不活性ガス量を制御することにより、 酸欠対策 にかかるコストや付帯設備を削除することができると共に、 静電気などによる発 火事故を防止することができる。 また、 酸素濃度を制御するために酸素ガス添加 量のみならず、 不活性ガス量も同時に制御すれば、 必要以上のガスを流動させる ことがなく、 必要最低限のガスを使用するので経済性に優れている。
不純物が水分である場合、 その水分量を 0 . 1 p p m未満に抑えておくことが 望ましい。 ガストンネル内の水分量を 0 . 1 p p m未満とすることにより、 薄板 状基体の表面における自然酸化膜の生成を抑制することができる。
このように水分量を 0 . 1 p p m未満とすることもパージガスの流量を制御す ることによりなされ得る。
また、 上説した搬送用ガスとパージガスとを用いるガストンネルにおいては、 上側流路 1 6内のパージガスについて不純物量を測定し、 パージガス量を調整す れば良い。
いま、 搬送用ガスの流量を (cc/sec) 、 パージガスの流量を Q 2 (cc/sec) 、 ガストンネル内での水分離脱速度を V (cc/sec) 、 ガストンネルのガスの流入口 での水分濃度を C,、 同ガスの流出口での水分濃度を C2 (0!«02) とすると、 次式が成り立つ。
C2= (Ci - Qj + C, - Q2 + V) / (Q! + Q2)
ここで、 d、 Vは一定で、 は搬送条件から定められるので、 C2を低減す るには、 Q2を調整することになる。
例えば、 が 10ppb、 Vが 0.5 (cc/sec) 、 Q〗が 2.8 xl06 (cc/sec) のときには、 Q2を 9920 (m3/h) 以上とすることにより、 水分量 (C2) を 0.1 ppm未満とすることができる。
因みに、 パージガス流量 (Q2) を 0とすると、 水分量 (C2) は 0.19 pp mとなり、 水分量が多く、 薄板状基体の表面に水分が吸着され、 自然酸化膜が生 成され易い。
また、 ガストンネルに、 適宜、 排気ポンプと接続された吸引孔を設け、 ガス卜 ンネル内の少なくとも吸弓 I孔付近のガスを吸引できるようにしておくことが望ま しい。
吸引孔を設けておけば、 なんらかの原因でガストンネル内に不純物濃度の高い 領域が発生した場合に、 その領域にある吸引孔に接続された排気ポンプを作動さ せることにより、 不純物を迅速に除去することが可能となる。
さらに、 この吸引ポンプによる除去とパージガスの流量を高めることとを併用 することにより、 瞬時にガストンネル内の不純物を除去することが可能となる。 また、 簿板状基体の搬送の制御の他の 1つの態様として、 ガストンネル内の不 純物データに基づいて薄板状基体の搬送経路を制御することが挙げられる。 すな わち、 従来、 各処理装置における薄板状基体の処理が、 薄板状基体表面上に付着 した不純物などにより適正に行われなくなると、 搬送装置全体の運転を停止しな ければならなかった。
しかしながら、 この発明であると、 薄板状基体を不適正な領域を通過させない ようにすることで、 搬送装置全体を停止させる必要がなく、 薄板状基体の処理を 続行することができる。
例えば、 図 6に示すような搬送経路を設けたとする。 図 6においては、 メイン ライン 46をブロック A1—ブロック A2—ブロック A3—ブロック A4で構成し (以下、 「ブロック」 を省略) 、 メインライン 46から分岐したサブライン 48 を B1— B2— B3— B4-B5— B6-B7— B8-B9で構成し、 同様に、 サブライ ン 50を CI— C2— C3— C4一 C5— C6— C7— C8— C9で構成している。 さら に、 サブライン 48からブランチラインとして、 Dl、 D2、 El、 E2、 Fl、 F2 がそれぞれ設けられ、 サブライン 50からブランチラインとして、 D3、 D4、 E 3、 E4、 F3、 F4がそれそれ設けられている。 さらに、 搬送される薄板状基体に 対してそれぞれ同様の処理を施す互換性のある処理装置 34、 36、 38、 4 ()、 42、 44が設けられ、 処理装置 34はブランチライン: Dl、 D2と、 処理装置 3 6はブランチライン D3、 D4と、 処理装置 38はブランチライン El、 E2と、 処 理装置 40はブランチライン E3、 E4と、 処理装置 42はブランチライン Fl、 F2と、 処理装置 44はブランチライン F3、 F4と接続されている。
さらに、 この搬送装置では、 ブロック A2に設けられた発振器 20 aとブロッ ク B9に設けられ発振器 20 aからのレーザ光を受光する受光器 2 Obからなる 半導体レーザ検出器が設けられている。 同様に、 ブロック A3に設けられた発振 器 21 aとブロック C9に設けられ発振器 21 aからのレーザ光を受光する受光 器 2 1 bからなる半導体レーザ検出器、 ブロック D1に設けられた発振器 22 a とブロック D2に設けられ発振器 22 aからのレーザ光を受光する受光器 22 b からなる半導体レーザ検出器、 ブロック D3に設けられた発振器 23 aとブロッ ク D4に設けられ発振器 23 aからのレーザ光を受光する受光器 23 bからなる 半導体レーザ検出器、 プロック E 1に設けられた発振器 26 aとブロック E2に設 けられ発振器 26 aからのレーザ光を受光する受光器 26 bからなる半導体レー ザ検出器、 ブロック E3に設けられた発振器 27 aとブロック E4に設けられ発振 器 27 aからのレーザ光を受光する受光器 27 bからなる半導体レーザ検出器、 ブロック F1に設けられた発振器 30 aとブロック F2に設けられ発振器 30 aか らのレ一ザ光を受光する受光器 3 Obからなる半導体レーザ検出器、 ブロック F 3に設けられた発振器 31 aとブロック F4に設けられ発振器 3 l aからのレーザ 光を受光する受光器 31 bからなる半導体レーザ検出器が設けられている。 さら に同様に、 ブロック D1に設けられた発振器 24 aとプロヅク D3に設けられた受 光器 24 bからなる半導体レーザ検出器、 ブロック D2に設けられた発振器 25 aとブロック D4に設けられた受光器 25 bからなる半導体レ一ザ検出器、 プロ ック E1に設けられた発振器 28 aとブロック E3に設けられた受光器 28bから なる半導体レーザ検出器、 プロック E2に設けられた発振器 29 aとブロック E4 に設けられた受光器 29 bからなる半導体レーザ検出器、 プロック F1に設けら れた発振器 32 aとブロック F3に設けられた受光器 32bからなる半導体レ一 ザ検出器、 ブロック F2に設けられた発振器 33 aとブロック F4に設けられた受 光器 33 bからなる半導体レーザ検出器が設けられている。
この構成の搬送装置においては、 メインライン 46を搬送されてきた薄板状基 体は、 例えば、 A1— A2— B1— B2— D1—処理装置 34— D2— B3— C3— C2 —C1一 A3— A4の経路を迪つたり、 A1— A2—B1— B2-B3— B4—B5— E1 一処理装置 38-E2-B6-C6-C5- C4— C3— C2— C1一 A3— A4の経路、 または、 A1— A2— B1—B2— B3— B4— B5— B6— B7— B8— B9— C9一 F4 一処理装置 44一 F3— C8— C7— C6— C5-C4— C3— C2— C1一 A3— A4の ■ 経路を迪ることにより、 薄板状基体には処理装置にて所定の処理が施される。
いま、 A1— A2— Bl— B2— D1-処理装置 34— D2— B3— C3— C2— C1— A3— A4の絰路により薄板状基体を処理する予定であったときに、 発振器 20 a 及び受光器 20 bからなる半導体レーザ検出器、 または発振器 22 a及び受光器 22 bからなる半導体レーザ検出器にて不純物濃度が高いデータが得られたら、. 薄板状基体の搬送経路を変更し、 例えば、 Al— A2— A3— CI— C2— C3— D4 一処理装置 36— D3—C2— C1一 A3—A4とすれば良い。
また例えば、 薄板状基体を処理装置 40で処理する予定であったときに、 発振 器 27 a及び受光器 27 bからなる半導体レーザ検出器にて不純物濃度が高いデ —夕が得られたときには、 他の処理装置で処理を行うように搬送経路を変更すれ ばよい。
またさらに、 例えば、 発振器 20 a及び受光器 2 Obからなる半導体レーザ検 出器と、 発振器 24 a及び受光器 24 bからなる半導体レーザ検出器にて不純物 濃度が高いデータが得られた場合は、 プロック B2で不純物が多いことがわかる。 したがって、 薄板状基体の搬送絰路としては、 このブロック B2を通過しないよ うに搬送絰路を設定すればよい。 このように、 半導体レーザ検出器を複数箇所に 配置することにより、 ライン毎でなく不純物の多い特定の領域を検知することも できる。
このように、 この発明であると、 不純物の多い領域を検知することができ、 薄 板状基体をその不純物の多い領域を通過させないようにすることで、 搬送装置全 体の運転を停止することなく、 かつ薄板状基体の処理を滞らせることなく続行す ることが可能となる。
また、 ガストンネルを構成するブロック毎に遮蔽する遮断ボードを即座に形成 できるようにしておくと、 不純物の多い領域を他の正常な領域と遮断、 隔離する ことで、 正常な領域への不純物の進入を防ぎ、 被害を最小限に抑えられると共に、 復旧を速めることが可能となる。
また、 このように本発明では、 発振器と受光器を有してなる半導体レーザ検出 器をガストンネルの様々な箇所に適宜配置することが容易に行なえるので、 不純 物の発生しやすい箇所に重点的に検出器を設けることができる。 また、 ガストン ネルに窓部さえ形成されてあれば、 発振器及び受光器を設ける位置を適宜移動さ せることもできる。
また、 図 7に示す搬送装置は、 メインライン 5 2と処理装置 5 6とをサブライ ン 6 0で接続したもので、 このサブライン 6 0の端部に発振器 5 8 aと受光器 5 8 bとからなる半導体レーザ検出器を設けている。 さらにこの例では、 薄板状基 体 6 2 , 6 2, · ' ·を貯めることのできるストックヤード 5 4を設け、 このスト ックャ一ド 5 4とメインライン 5 2はブロック G1で、 ストックャ一ド 5 4と処 理装置 5 6はブロック G2で接続している。
この搬送装置においては、 通常時には、 薄板状基体は Al— A2— A3— A4—サ ブライン 6 0—処理装置 5 6—サブライン 6 0—A4— A5の経路で搬送、 処理さ れる。 そして、 発振器 5 8 a及び受光器 5 8 bからなる半導体レーザ検出器にて サブライン 6 0で不純物の濃度が高レ、デ一夕が得られたならば、 薄板状基体を A 1ー八2—01—ストックヤード 5 4へと搬送し、 サブライン 6 0における不良箇 所の修復が終るまで薄板状基体 6 2を次々とストックヤード 5 4に貯める。 そし て、 サブライン 6 0での不純物濃度が低下したならば、 ストックヤード 5 4から 薄板状基体 6 2をブロック G2を絰て処理装置 5 6に搬送し、 処理装置 5 6で処 理の済んだ薄板状基体をサブライン 6 0からメインライン 5 2に戻し、 次工程に 送る。
このように同種の処理装置を 1つしか設けていない場合であっても、 ストック ヤード 5 4を設けておくことによって、 メインライン 5 2の他、 他の装置を含ん だ搬送装置全体の停止を回避することが可能となる。
また、 たとえガストンネルの一部に事故などが生じた場合にも、 装置全体を停 止させずに済むので、 損害を最低限に抑えることができる。 また、 薄板状基体の搬送の制御の 1つの態様として、 処理装置の前段に清浄装 置を設け、 ガストンネル内の不純物濃度のデータに応じて薄板状基体を清浄装置 に搬入し、 清浄するものが挙げられる。 そのような例を図 8を参照して説明する。 図 8に示す装置においては、 ガストンネルからなるメインライン 4 6に、 サブ ライン 4 8を設け、 そのサブライン 4 8に、 例えば、 成膜装置などの処理装置 3 4が設けられている。 そして、 その処理装置 3 4の前段にプラズマイオンクリ一 二ング装置などの薄板状基体の清浄装置 7 0が設けられている。
この装置において、 メインライン 4 6を搬送されてきた薄板状基体はサブライ ン 4 8に入る。 この際、 メインライン 4 6には、 半導体レーザ検出器が設けられ ており、 ガストンネル内の不純物濃度が測定されている。 そして、 その不純物濃 度が問題ない程度に小さく、 薄板状基体にそのまま所定の処理を施すことができ るときは、 サブライン 4 8に入った簿板状基体は直接処理装置 3 4に搬入され、 処理装置 3 4にて所定の処理、 例えば、 成膜処理が施される。 その後、 成膜処理 の済んだ薄板状基体は再びサブライン 4 8からメインライン 4 6に搬送され、 次 工程に搬送される。
他方、 ガストンネル内の不純物濃度が高く、 そのままでは薄板状基体に所定の 処理を適当に行うことができない場合には、 メインライン 4 6からサブライン 4 8に搬送された薄板状基体はまず清浄装置 7 0に搬入される。 そして、 薄板状基 体は、 清浄装置 7 0にて所定の清浄処理が施された後に、 清浄装置 7 0から処理 装置 3 4に送られ所定の処理が施され、 その後、 次工程にと搬送される。 従って、 薄板状基体はガストンネル内で汚染されたもののみが処理装置 3 4に搬送される 前に清浄装置 7 0にて清浄される。
この発明であると、 清浄の不要なものは直ちに処理装置 3 4に搬送され、 不純 物が付着しているとされるものは清浄処理が施された後に処理装置 3 4に搬送さ れるので、 常に清浄な薄板状基体のみが処理装置 3 4に搬送され、 適正な処理が 施される。 また、 清浄な薄板状基体は清浄装置 7 0に搬送されないので、 薄板状 基体が、 不必要であった清浄処理によってダメージを受けることがない。 また、 薄板状基体の搬送の制御の 1つの態様として、 ガストンネル内の不純物 濃度に応じて清浄装置でのモードを制御する手段がある。
図 8を参照して説明するならば、 全ての薄板状基体はガストンネルであるメイ ンライン 4 6からサブライン 4 8を通じて清浄装置 7 0に搬送され、 清浄装置 7 0で清浄処理が施された後に、 処理装置 3 4で所定の処理が施されて、 次工程に と搬送される。 この際、 ガストンネル内の不純物濃度が小さく、 薄板状基体に付 着した不純物が僅かである場合には、 少ないエネルギによって若しくは時間を短 時間とすることによって簡易な清浄を施す。 他方、 不純物濃度、 例えば、 水分が 多い場合には、 薄板状基体の表面に自然酸化膜が生成されているおそれがあるの で、 そのような自然酸化膜をも除去できるような十分なエネルギによる強力な若 しくは長時間の清浄を施し、 薄板状基体を十分に清浄した上で、 処理装置 3 4に 搬送する。 この発明であると、 薄板状基体の汚染の程度に応じて常に適当な清浄処理が施 され、 処理装置 3 4に搬送される薄板状基体は適当な処理が施されるに十分な清 浄が保たれていると共に、 簿板状基体に過度な清浄処理を施すことによるダメ一 ジを防止できる。
また、 1つの清浄装置にて、 清浄処理の程度を制御する他に、 処理装置の前段 に、 清浄処理の能力や方法の異なるもの、 例えば、 吸着水分除去用の清浄装置と、 自然酸化膜除去用の清浄装置、 あるいは有機物系ガス除去用の清浄装置とを設け、 不純物の濃度に応じていずれかの清浄装置に薄板状基体を搬入するように制御し てもよい。 また、 ガストンネル内の水分については、 その水分分圧を指標にしてガストン ネル内の条件を調整することも良く、 その場合、 ガストンネル内の水分分圧は 0 . 1 P a以下に抑えておくことが望ましい。 ガストンネル内の水分分圧を 0 . 1 P a以下にすることにより、 薄板状基体の表面における自然酸化膜の生成を抑制で ぎる。
ガストンネル内を流動する清浄な不活性ガスおよび酸素ガスの流量が少ないと、 ガストンネル内の不純物量が増加するおそれがある。 ガストンネル内の不純物、. 特に水分の増加は、 トンネル内壁からの水分の脱離に起因する場合が多いため、 ガス流量を増加させることによって、 不純物分圧を低下させることが可能である しかしながら、 常時、 ガストンネル内のガス流量を搬送に必要な量より多量に 設定しておくと、 低水分分圧を保つことはできるものの、 使用済みガスの処理や ガスを流入させるためのコンプレッサなどの稼動などに負担が生じ、 余分なコス 卜がかかるので好ましくない。 しかし、 ガストンネル内の水分分圧に応じて、 適 宜、 不活性ガス量と添加酸素ガス量の一方または両方を制御し、 常にガストンネ ル内の水分分圧をモニターしておくことにより、 水分分圧の増加を防き、 薄板状 基体への水分の吸着を防止できると共に、 必要以上の不活性ガスおよび酸素ガス を流動させることがなく、 必要最低限の不活性ガスおよび酸素ガスを使用するの で経済的である。
従来、 薄板状基体の表面上に自然酸化膜が形成されたか否かを判断するために は、 X線光電子分光分析装置 (X-Ray Photoelectron Spectroscopy; X P S ) を 用いなければならなかった。 しかし、 X P S分析では、 薄板状基体を超高真空中 に設置しなければならず、 量産性が悪かった。 また、 量産性を向上させるために、 複数台の X P S装置を導入すると初期投資金額が大きくなりすぎるために現実的 でない。
自然酸化膜は、 水分と酸素の共存によって形成される。 そこで、 ガストンネル 内の酸素濃度を常に一定の状態に保ち、 かつ、 環境温度を一定にしておけば、 自 然酸化膜形成の有無は、 薄板状基体が曝されるガス中の水分分圧とその濃度に暴 露される時間および基板の種類によって一意的に決定される。 したがって、 薄板 状基体が通過したガストンネル内の水分分圧と通過時間を計測することによって、 量産性よく、 薄板状基体表面の自然酸化膜の形成の有無を判断することができる c 薄板状基体表面の種類は前段に設けられた処理装置から予め正確にわかってお り、 その薄板状基体の搬送時間およびガストンネル内の水分分圧も正確に計測さ れるので、 自然酸化膜形成の有無のみならず、 その厚さも精度良く判断すること ができる。
したがって、 上述した不純物濃度デ一夕に応じて簿板状基体を清浄装置に搬入 したり、 清浄装置での能力を調整したのと同様に、 自然酸化膜形成の有無に応じ て薄板状基体を清浄化することが望ましい。
例えば、 上説した図 8に示される搬送経路を参照して説明するならば、 メイン 2
26 ライン 4 6に、 半導体レーザ検出器および圧力計を設けておき、 ガストンネル内 の水分分圧を計測しておく。 そして、 その水分分圧が問題ない程度に小さく、 薄 板状基体にそのまま所定の処理を施すことができるときには、 サブライン 4 8に 入った薄板状基体は直接処理装置 3 4に搬入され、 処理装置 3 4にて所定の処理、 例えば、 成膜処理が施される。 その後、 成膜処理の済んだ薄板状基体は、 再び.、 サブライン 4 8からメインライン 4 6に搬送され、 次工程に搬送される。
水分分圧がある程度大きい場合には、 薄板状基体は、 ガストンネルのメインラ イン 4 6からサブライン 4 8を通じて清浄装置 7 0に搬送され、 清浄装置 7 0で 清浄処理が施された後に、 処理装置 3 4で所定の処理が施され、 次工程へと搬送 される。 この際、 水分分圧が 0 . 1 P a以下の場合には、 薄板状基体に吸着した 水分は水の状態であるので、 小さいエネルギーによって簡易な清浄を施す。 他方、 自然酸化膜が形成されていると判断された場合には、 自然酸化膜を除去できるェ ネルギ一で清浄化処理を施した上で、 処理装置 3 4に搬送する。 この発明によれ ば、 より正確に、 薄板状基体の表面に自然酸化膜が形成されているものや、 単に 水分子が吸着しているものに対して臨機応変に対応することができ、 薄板状基体 に過度な清浄処理を施すことがないので、 薄板状基体表面にダメージを与えるこ とがない。 その結果、 常にダメージのない、 充分に清浄な表面に対して処理を施 すことができるので、 不良品の生産を回避することが可能である。 以下に、 本発明を実施例を用いて説明する。
[実施例 1 ]
図 1を参照して実施例 1を説明する。 図 1においては、 薄板状基体 1 0 , 1 0 : · · ·を搬送するガストンネル 6 4に搬送室 6 6が接続され、 この搬送室 6 6に、 処理装置 6 7 , 6 8 , 6 9と清浄装置 7 0とが設けられている。 このガストンネ ル 6 4には不活性ガス流入器 7 2が設けられ、 弁 7 1を介してガストンネル 6 4 内に窒素ガスなどの不活性ガスが流入される。 その不活性ガスはパージガスとし て、 および薄板状基体 1 0を搬送する搬送ガスとして機能する。
また、 ガストンネル 6 4には窓部 7 3を介して発振器 7 4が設けられ、 その発 振器 7 4からのレーザ光 7 9を受光する受光器 7 6が窓部 7 5を介して設けられ ている。 発振器 7 4及び受光器 7 6は分光装置コントローラ Ί 8に接続されてお り、 測定された吸収スぺクトル強度から分光装置コントローラ 7 8にてガストン ネル 6 4内の不純物濃度が演算される。
また、 ガストンネル 6 4には、 さらに、 散乱光検出器 8 8及び反射体 8 9と、 散乱光検出器 9 0及び反射体 9 1が設けられている。 これらも分光装置コント口 ーラに接続されており、 測定された散乱光強度から固体状不純物の濃度が演算さ れる。
搬送室 6 6はゲート弁 8 0を介してガストンネル 6 4と、 各ゲート弁 8 1を介 して処理装置 6 7, 6 8, 6 9と、 ゲート弁 8 2を介して清浄装置 7 0とそれぞ れ連結されている。 尚、 この例では、 数種の処理を行えるように処理装置を 3つ 設けているが、 必要に応じて、 1または 2つであっても、 または 4つ以上設けて もよい。 同様に、 清浄装置についても、 この例では、 1つしか図示していないが、 必要に応じて、 2以上設けてもよい。
搬送室 6 6には移送ハンド 8 3が設けられている。 移送ハンド 8 3は、 ガスト ンネル 6 4と搬送室 6 6内、 または搬送室 6 6内と処理装置 6 7, 6 8, 6 9、 または搬送室 6 6内と清浄装置 7 0において、 薄板状基体 1 0の取入れ若しくは 取出しを行う。
処理装置 6 7 , 6 8 , 6 9は薄板状基体 1 0の所定の処理を施すもので、 たと えば、 薄膜形成工程で使用される C V D装置や真空蒸着装置、 不純物ドービング 工程で使用される拡散炉、 エッチング工程で使用されるプラズマエッチング装置 などの多くの基板処理装置が該当する。
清浄装置 7 0は薄板状基体 1 0の表面を清浄するもので、 例えば、 アルゴンィ オンなどで薄板状基体の表面を叩くイオンクリーニング装置やプラズマイオンク リーニング装置などが適用される。
これら移送ハンド 8 3、 処理装置 6 7 , 6 8 , 6 9、 清浄装置 7 0は処理作動 コントローラ 8 4にて制御される。
尚、 この例では、 処理装置 6 7等の接続された搬送室 6 6は 1つしか図示され ていないが、 一連のガストンネル 6 4に複数の搬送室 6 6が連結されても良いこ とは勿論である。 また、 複数の搬送室を直列的に連結してもよい。
さらに、 処理作動コントローラ 8 4は分光装置コントローラ 7 8と接続されて おり、 分光装置コントローラ 7 8からの不純物濃度のデータに基づいて処理作動 コントローラ 8 4は清浄装置 7 0等を制御する。
さらに、 この図示した例では、 分光装置コントローラ 7 8は不活性ガス流入器 7 2とも接続されており、 不活性ガス流入器 7 2も分光装置コントローラ 7 8か らの不純物濃度のデ一夕に基づいて作動する。
. また、 この例の搬送装置ではガストンネル 6 4内は搬送室 6 6内よりも圧力が 高くなるので、 移送ハンド 8 3がガストンネル 6 4内から薄板状基体 1 0を搬送 室 6 6内に取入れるときに、 ガストンネル 6 4内の薄板状基体 1 0を囲う仕切弁 8 6 , 8 6が設けられている。
また、 複数の搬送室 6 6に対応して処理作動コントローラ 8 4が複数ある場合 には、 1つの分光装置コントローラ 7 8からそれら複数の処理作動コントローラ 8 4にデ一夕を送信してもよいし、 また、 各処理作動コントローラ 8 4のそれぞ れに対応して分光装置コントローラ 7 8を設けてもよい。 この例の搬送装置において、 ガストンネル 6 4内を搬送されてきた薄板状基体 1 0は、 ゲート弁 8 0の前で停止し仕切弁 8 6で他の薄板状基体 1 0と仕切られ ると共に、 ゲート弁 8 0が開放し、 移送ハンド 8 3によって簿板状基体 1 0が搬 送室 6 6内に取り入れられる。
そして、 移送ハンド 8 3は簿板状基体 1 0を清浄装置 7 0内に移送し、 薄板状 基体 1 0は清浄装置 7 0内で清浄される。
この際、 薄板状基体 1 0が搬送されてきたガストンネル 6 4内の不純物濃度の デ一夕は半導体レーザ検出器から処理作動コントローラ 8 4に伝送されてきてお り、 その不純物データに基づいて清浄装置 7 0は薄板状基体 1 0の表面を清浄す る。 すなわち、 ガストンネル 6 4内の不純物が少ない場合には、 薄板状基体 1 0 にダメージを与えないように、 低エネルギ (例えば、 0 . 2 eV以下) の清浄処理 を行い、 また、 もし、 ガストンネル 6 4内の固体状の不純物が多く、 薄板状基体 の表面に多量の固体状不純物が付着していると推定される場合には低温の不活性 ガスを流しながら照射イオン密度を大きくすることによって清浄処理を行うか、 純水を用いた清浄処理を行う。 また、 ガストンネル 6 4内の不純物濃度がさらに 高く (例えば、 O . l p p m以上) 、 薄板状基体の表面に自然酸化膜などが生成 されていると推定される場合には、 それが除去できる程度のエネルギ (0 . 3〜 5 eV) による清浄処理を行う。
こうして、 ガストンネル 6 4内の不純物濃度に応じた清浄処理を絰た後、 移送 ハンド 8 3によって、 清浄装置 7 0内の薄板状基体 1 0を処理装置 6 7等内に移 送し、 簿板状基体 1 0に所定の成膜処理等を行う。
また、 ガストンネル内の不純物濃度が小さく、 薄板状基体がほとんど汚染され ていないときには、 搬送経路を変更し、 清浄装置 7 0を経由することなく、 移送 ハンド 8 3により、 直ちに、 処理装置 6 7等に搬入することもできる。 処理装置 6 7等にて所定の処理が終了した後には、 移送ハンド 8 3によって薄 板状基体は処理装置 6 7等からガストンネル 6 4内に再び移送され、 次工程にと 搬^ o
また、 この装置においては、 不純物濃度のデ一夕は不活性ガス流入器 7 2にも 接続されており、 不純物濃度が高いときには、 不活性ガスの流入量を増加し、 ガ ストンネル 6 4内の不純物濃度を低減するようにする。
こうして、 ガストンネル 6 4内の不純物の低減作動と、 薄板状基体に対する不 純物濃度に応じた清浄処理の併用により、 より高精度に清浄の保たれた薄板状基 体を処理装置にて安定して処理することができる。
また、 不純物濃度が高く、 強固な自然酸化膜が生成される場合には、 窒素ガス に加えて、 約 l vol%の H Fガスを流入することにより、 酸化膜の除去がより容 易になる。 但し、 この場合、 薄板状基体表面がフッ素で終端される場合があり、 そのときは、 H Fガスの流入と共に、 例えば、 波長 8 0 Onm以下の光を照射する と、 表面からフッ素が脱離する。 また、 ガストンネル 6 4と搬送室 6 6を仕切るゲート弁 8 0の耐久性や、 ゲ一 ト弁 8 0の摩耗による不純物の発生を防止する為に、 ゲート弁 8 0が開閉する際 のガストンネル 6 4内の圧力と搬送室 6 6内の圧力は等しい方が好ましい。 同様 に、 各処理室 6 7〜6 9と搬送室 6 6を仕切るゲート弁 8 1の耐久性や、 ゲート 弁 8 1の摩耗による不純物の発生を防止する為に、 各ゲート弁 8 1が開閉する際 の各処理室 6 7〜6 9内の圧力と搬送室 6 6内の圧力は等しい方が好ましい。 しかし、 通常、 ガストンネル内の圧力は 7 6 O Torr以上であり、 各処理室 6 7 〜6 9内の圧力は Ι ΤΟΓΓ以下である。 そこで、 搬送室 6 6に圧力調整機構を設け、 ゲート弁 8 0を開放するときには、 搬送室 6 6内の圧力を高め (7 6 0 ΤΟΓΓ) 、 ガストンネル 6 4内と搬送室 6 6内の圧力を等しくしておき、 また、 ゲート弁 8 1を開放するときには、 搬送室 6 6内の圧力を下げ ( Ι ΤΟΓΓ) 、 各処理室 6 7〜 6 9内の圧力と搬送室 6 6内の圧力とを等しくしておくことが望ましい。
尚、 搬送室 6 6ではなく、 各処理室 6 7〜 6 9内の圧力を各処理後に、 7 6 0 Torrに圧力を高めて対処することも考えられるが、 この手段であると、 各処理に よって生じる副生成物からなるダス卜が、 圧力増加の為に導入するガス流によつ て舞上がり、 処理済の薄板状基体に再付着しやすく、 望ましくない。
搬送室 6 6内の圧力を調整する圧力調整機構には、 高速排気が可能であって、 かつ、 高清浄を保つことのできるシステムが必要である。 そのようなシステムと しては、 オイルフリーのターボ分子ポンプとドライポンプの 2段直結型が好適で ある。 搬送室 6 6内をより高速に排気する為に、 なるべく排気容量の大きいもの が望ましい。 また、 このような搬送室 6 6に圧力調整機構を設けることの代りに、 ガストン ネルにおける仕切板 8 6と仕切板 8 6の間に、 それらの間の気体を排気する圧力 調整機構を設けておくことがより望ましい。
この圧力調整機構を設けた場合にあっては、 ガストンネル 6 4内を搬送された きた任意の薄板状基体 1 0が搬送室 6 6の前に到達したときに、 仕切板 8 6, 8 6を閉じて、 その薄板状基体 1 0をガストンネル 6 4内で仕切る。 その後、 圧力 調整機構を駆動して仕切板 8 6 , 8 6で仕切られた空間を減圧する。 この際、 そ の空間を Ι ΤΟΓΓ以下にして、 搬送室 6 6内と同じ圧力にする。
その後、 ゲート弁 8 0を開き、 薄板状基体 1 0をガストンネル 6 4内から搬送 室 6 6内に搬送し、 清浄装置 7 0または処理装置 6 7に搬送し、 所定の処理を施 す。 そして、 所定の処理が終了した後に、 薄板状基体 1 0を搬送室 6 6からガス卜 ンネル 6 4内に搬出し、 ゲート弁 8 0を閉じた後、 仕切板 8 6 , 8 6で仕切られ た空間の圧力を高め、 そして、 仕切板 8 6 , 8 6を開放して薄板状基体 1 0を次 の工程に搬送する。
このようなものであると、 仕切板 8 6と仕切板 8 6の間の空間は、 搬送室 6 6 よりも狭いので、 より小さな空間の圧力調整をすればよく、 より高速に排気する ことができ、 処理速度が向上する。 また、 ガストンネル 6 4内の全てを搬送室 6 6と同様に減圧状態にしておくこ とも望ましい。 そのようにガストンネル 6 4内の圧力と搬送室 6 6内の圧力を等 しくしておくことにより、 仕切板 8 6等を省略し、 簡易化することができる。 しかも、 ガストンネル 6 4内の全てを減圧状態にしておくことで、 ガス分子流 速が増加し、 少ないガス流量で薄板状基体を搬送することが可能となり、 ガスト ンネル 6 4内に導入する搬送用ガスの流量を低減できる。 また、 ガストンネル 6 4内を減圧状態とすることで、 半導体レーザ検出器における不純物の検出におい て、 不純物による吸収の直接的な検出でなく、 二次微分信号として検出でき、 よ り高感度な検出が可能となる。
[実施例 2 ]
図 2を参照して実施例 2を説明する。 この例は実施例 1と基本的には同様のも のであるが、 実施例 1と異なり、 ガストンネル 6 4に、 不活性ガス流入器 7 2 a 及び酸素ガス流入器 7 2 bが設けられ、 弁 7 1 aおよび弁 7 1 bを介して、 ガス トンネル 6 4内に窒素ガスなどの不活性ガスおよび酸素ガスが流入される。 また、 ガストンネル 6 4に設けられた発振器 7 4及び受光器 7 6によって測定される吸 収スぺクトル強度から分光装置コントローラ 7 8にてガストンネル 6 4内の酸素 濃度が演算される。 また、 ガストンネル 6 4には分光装置コントローラ 7 8に接 続されている圧力計 9 2が設けられており、 ガストンネル 6 4内の圧力が計測さ れ、 ガストンネル 6 4内の水分分圧が演算される。 また、 分光装置コントローラ 7 8は不活性ガス流入器 7 2 aおよび酸素ガス流入器 7 2 bとも接続されており、 不活性ガス流入器 7 2 aおよび酸素ガス流入器 7 2 bも分光装置コントローラ 7 8からの酸素濃度に基づいて作動すると共に、 水分分圧を 0 . 1 P a以下にする ためにその流入量がそれそれ制御される。
この例の搬送装置においては、 ガストンネル内の水分分圧のデータは分光装置 コントローラ 7 8から処理作動コントローラ 8 4に伝送されてきており、 そのデ —夕に基づいて清浄装置 7 0は薄板状基体 1 0の表面を清浄化する。 すなわち、 ガストンネル 6 4内の水分分圧が 0 . 1 P a以下の場合には、 薄板状基体 1 0に ダメージを与えないように、 低エネルギー、 例えば 0 . 2 e V程度のエネルギー によって清浄化する。 他方、 自然酸化膜が形成されていると判断された場合には、 自然酸化膜を除去できるエネルギー、 例えば、 0 . 3〜5 e Vで清浄処理を施す か、 あるいは希フッ酸処理後、 純水洗浄を行う。
また、 この装置においては、 水分分圧などの不純物に関するデータは不活性ガ ス流入器 7 2 aおよび酸素ガス流入器 7 2 bにも接続されており、 不純物濃度が 高いときには、 不活性ガスおよび酸素ガスの供給量を増加し、 ガストンネル 6 4 内の不純物濃度を低減する。 こうして、 ガストンネル 6 4内の不純物の低減作動 と薄板状基体 1 0に対する不純物濃度に応じた清浄処理の併用により、 より高精 度に清浄の保たれた簿板状基体を処理装置にて安定して処理できると共に、 ガス トンネル 6 4内の不純物低減作動に不活性ガスと酸素ガスを併用することにより、 酸欠対策にかかるコストや付帯設備を削除することができる。 [実施例 3 ]
図 9を参照して実施例 3を説明する。 この例は実施例 1と基本的には同様のも のであるが、 実施例 1と異なり、 ガストンネル 6 4と搬送室 6 6の間に、 ゲート 弁 8 0の他に、 もう 1つゲート弁 8 5を設け、 ゲート弁 8 0とゲート弁 8 5の間 に、 緩衝室 8 7を設けたことに特徴がある。
この緩衝室 8 7には圧力調整機構 (図示略) が設けられており、 緩衝室 8 7内 の圧力は自在に制御されるようになっている。
この緩衝室 8 7を設けたものの場合、 まず、 7 6 O Torrのガストンネル 6 4内 を搬送されてきた薄板状基体 1 0は、 7 6 O Torrに保たれた緩衝室 8 7内に搬送 され、 その後、 ゲート弁 8 0を閉じる。 その後、 圧力調整機構を駆動してこの緩 衝室 8 7内を減圧状態にし、 搬送室 6 6と同じ圧力状態とする。 その後、 ゲート 弁 8 5を開放し、 薄板状基体 1 0を緩衝室 8 7内から搬送室 6 6内に搬入し、 薄 板状基体 1 0に所定の処理を施す。
処理の施された薄板状基体 1 0は、 再び、 搬送室 6 6から緩衝室 8 7内に戻さ れ、 ゲート弁 8 5が閉じられた後に、 緩衝室 8 7内は 7 6 O Torrに戻される。 そ の後、 ゲート弁 8 0が開放し、 緩衝室 8 7内の薄板状基体 1 0はガストンネル 6 4内に搬出される。
このように、 搬送室 6 6よりも小さい緩衝室 8 7を設けたものであると、 搬送 室 6 6の圧力を調整するよりも、 より高速かつ確実に圧力の調整をすることが可 能となり、 また、 スループットも向上する。
また、 緩衝室 8 7と処理装置 6 7〜6 9の間には搬送室 6 6が介在しているの' で、 処理装置 6 7〜6 9内で発生する副生成物が緩衝室 8 7にまで入り込む可能 性は小さい。 特に、 搬送室 6 6は減圧されて希薄状態とされているので、 微粒子 などのダストは落下し、 緩衝室 8 7に到達することは殆どない。 従って、 緩衝室 8 7内で急激なガスの排気や導入を伴う圧力調整を行なってもダスト等が舞上が るなどのおそれがない。
[自然酸化膜生成の経時変化試験]
雰囲気ガス中の水分による簿板状基体の表面に対する影響について調べた。 薄板状基体として、 抵抗値 2〜4 Ω · 。111の11 ( 1 0 0 ) 型シリコン基板を用 い、 この基板を水分分圧 1 0 P a以上のクリーンルーム内の雰囲気、 及び N 2 + 02ガストンネルシステム (水分分圧 0 . 1 P a) の雰囲気に曝し、 それそれの基 板の表面に形成された自然酸化膜厚を経時的に測定し、 比較した。 その結果を図 1 0に示す。
水分分圧が 1 0 P a以上の雰囲気に基板を曝すと、 曝された直後に、 水分は 1 0分子層以上吸着し、 周囲の酸素がその中に時間とともに溶存する。 自然酸化膜 は、 曝された直後には形成されないものの、 約 200分後になって形成が始まり、 約 1000分後に厚さ 0 . 3 nmに成長する。 その後、 ステップ状に膜厚が増加し、 約 20000分後には厚さ 0 . 5 nmに成長する。
対して、 水分分圧 0 . 1 P aのガストンネル内雰囲気に薄板状基体が曝された 場合、 その直後に水分が吸着するが、 その厚さは 1分子層以下であるため、 1000 0分経過後でも自然酸化膜は増加せず、 自然酸化膜は殆ど形成されない。 この場 合、 吸着した水分は吸着水として薄板状基体の表面に存在している。
[吸着水分濃度の水分分圧依存性試験]
各種材料の表面への水分の吸着量の雰囲気ガス中の水分の分圧による依存性に ついて試験した。 試料として、 内径が 4 . 3 5腿、 長さが 4 mのステンレス配管において、 その 内面に、 クロム酸化膜を析出させたもの (C r 203) 、 S iを堆積した後に酸化 処理したもの (S i 02) 、 電解研磨したもの (E P ) 、 鉄酸化膜を析出させた もの (F e 203) の 4種を用意した。
水分分圧が 0 . 1 5 P a以下の場合には、 各試料の内面の水分を加熱通気によ つて完全に除去した後に、 所定の水分分圧のアルゴンガスを試料の一端から通気 し、 他端に排出されてきたアルゴンガス中の水分濃度をモニタし、 水分を含むァ ルゴンガスが排出されるまでの時間を測定した。 通気するアルゴンガス中の水分 分圧が低いと、 通気後のしばらくは、 アルゴンガス中に含有されている水分は全 て試料に吸着し、 排出したアルゴンガス中に水分は含まれていない。 そして、 試 料内面への水分の吸着が飽和状態になってはじめて排出したアルゴンガス中に水 分が含有されるようになる。 したがって、 排出したアルゴンガス中に水分が含ま れるようになるまでの時間を計測することにより、 通気するアルゴンガス中の各 水分分圧に応じた試料内面への吸着水分濃度を算出することができる。
水分分圧が 1 0 P a以上の場合には、 即座に多量の水分が試料の内面に吸着し、 アルゴンガスの通気直後から水分を含んだアルゴンガスが排出されるので、 同じ 試験方法では吸着水分濃度を求めることはできない。 そこで、 所定の水分分圧の アルゴンガスを十分に通気して水分の吸着を飽和状態にさせた後に、 無水フッ化 水素酸を流し、 その無水フッ化水素酸の電気伝導度を測定することにより平衡吸 着水分濃度を算出した。 無水フッ化水素酸は極性が大きく、 水分溶解度が大きい ので、 これを試料内に流すことにより試料の内面に吸着した水分を完全に除去す ることができる。 また、 無水フッ化水素酸に水分が混入するとその電気伝導度が 変化するので、 試料内を流した無水フッ化水素酸の電気伝導度を測定することに より、 試料の内面に吸着していた水分量を算出することが可能となる。 試験結果を図 11に示す。 尚、 図 11において、 水分分圧が 10 P a以上の範 囲においては、 試料の材料の種類による影響がなくなり、 Cr 203、 Si02、 EP、 Fe 203のいずれも同じ吸着水分濃度を示した。
図 11から、 水分分圧が 0.15 Pa以下であると吸着水分濃度は 3 X 1014 分子/ cm2以下であることがわかる。 水分子は、 その数が 1 X 1015/cm2以下で あると多分子層を形成できないことは知られているから、 水分分圧がこの範囲で は、 多分子層は形成されていないことがわかる。 また、 単分子吸着においては、 水分子の吸着のしゃすさは吸着表面の活性化エネルギの影響を受けるので、 吸着 表面の種類によって吸着量が異なることからも、 水分分圧が 0.15 P a以下で は単分子層が形成されていることがわかる。
また、 図 11から、 水分分圧が 10 Pa以上の範囲においては、 吸着水分濃度 は 7 X 1015分子/ cm2以上となっており、 1 X 1015/cm2よりも多いので、 多 分子層が形成されていることがわかる。 また、 吸着表面の種類に依存することな く、 吸着水分濃度が一致していることからも多分子層が形成されていることがわ かる。
単分子層であると自然酸化膜は形成されにくいが、 多分子層が形成されている と水分子がその水素結合によってクラス夕状態で存在するようになり、 自然酸化 膜が形成されやすいことは知られているので、 図 11から、 水分分圧が 0.1 P a以下であれば、 自然酸化膜が殆ど形成されないことがわかる。
[有機状不純物吸着試験]
薄板状基体の表面に対する雰囲気ガス中の有機状不純物の影響について試験し た。
図 12は、 クリーンルーム雰囲気中に上記シリコン基板を曝した場合のその表 面に吸着した有機汚染物量を F T— I R (フーリエ変換型赤外分光計) で計測し た絰時変化を示す。 図の横軸は吸収波数、 縦軸は有機物の吸着量である。
シリコン基板は、 ォゾンを添加した超純水で表面の有機汚染物を除去したもの を用いた。 洗浄直後 (0時間) では基板表面に有機汚染物の吸着が認められない が、 曝露時間の経過とともに吸着量が増大して 、るのが分かる。
一方、 図 1 3は、 N 2 + 02ガストンネルシステム (水分分圧 0 . 1 P a ) を採 用したガストンネル内に、 上記と同様の処理を施したシリコン基板を曝した場合 の有機汚染物量の絰時変化を示す。 N 2 + 02ガストンネルシステムでは、 トンネ ル内の有機不純物濃度の測定データに基づいてトンネル内に供給するガス量を制 御し、 トンネル内に有機状汚染物が混入しないように管理していることから、 こ のトンネル内では、 2 4時間シリコン基板を曝しても、 基板表面に有機汚染物が 吸着していないことがわかる。

Claims

請求の範囲
1 . 不活性ガスまたは不活性ガスに酸素ガスを添加した混合ガスからなるパー ジガスが流動するガストンネルを通じて、 薄板状基体を搬送する薄板状基体の搬 送方法において、
半導体レーザ検出器にてガストンネル内の不純物の濃度を測定し、 得られた測 定デ一夕に基づいて薄板状基体の搬送を制御することを特徴とする薄板状基体の 搬送方法。
2 . 半導体レーザ検出器の発振器からの光の波長を 0 . 7 5〜 2 mの範囲で 掃引し、 その吸収スぺクトルを測定してガス状不純物の濃度を測定することを特 徴とする請求項 1記載の薄板状基体の搬送方法。
3 . 半導体レーザ検出器の発振器からの光の吸収スぺクトルを測定することに よりガス状不純物の濃度を測定し、 散乱光強度を測定することにより固体状不純 物の濃度を測定することを特徴とする請求項 1記載の簿板状基体の搬送方法。
4 . 吸収スぺクトルと散乱光強度を同期することにより固体状不純物をガス状 不純物と区別して同定することを特徴とする請求項 3記載の薄板状基体の搬送方 法。
5 . 前記測定デ一夕に基づいてガストンネル内のパージガスの流量を制御する ことを特徴とする請求項 1記載の薄板状基体の搬送方法。
6 . 前記測定デー夕に基づいて搬送経路を制御することを特徴とする請求項 1 記載の簿板状基体の搬送方法。
7 . 薄板状基体の搬送される処理装置の前段に、 薄板状基体の清浄装置を設け、 前記測定データに応じて薄板状基体を前記清浄装置に搬入することを特徴とする 請求項 1記載の薄板状基体の搬送方法。
8 . 薄板状基体の搬送される処理装置の前段に、 薄板状基体の清浄装置を設け、 前記測定デ一夕に基づいて前記清浄装置を制御することを特徴とする請求項 1記 載の薄板状基体の搬送方法。
9 . パージガスと同一成分からなる搬送用ガスの流動によって薄板状基体を搬 送することを特徴とする請求項 1記載の薄板状基体の搬送方法。
1 0 . 薄板状基体に処理を施す複数の処理装置と、 それらの処理装置を結び、 薄板状基体を搬送すると共にパージガスが内部を流動するガストンネルと、 該ガ ストンネルに設けられ、 ガストンネル内の不純物の濃度を測定する半導体レーザ 検出器とを具備し、 該半導体レーザ検出器で得られた測定データに基づいてガス トンネル内のパージガスの流量が制御されることを特徴とする薄板状基体の搬送
1 1 . 簿板状基体に処理を施す複数の処理装置と、 それらの処理装置を結び、 簿板状基体を搬送すると共にパージガスが内部を流動するガストンネルと、 該ガ ストンネルに設けられ、 ガストンネル内の不純物の濃度を測定する半導体レーザ 検出器とを具備し、 該半導体レーザ検出器で得られた測定データに基づいて薄板 状基体の搬送経路が制御されることを特徴とする薄板状基体の搬送装置。
1 2 . 薄板状基体に処理を施す複数の処理装置と、 それらの処理装置を結び.、 薄板状基体を搬送すると共にパージガスが内部を流動するガストンネルと、 該ガ ストンネルに設けられ、 ガストンネル内の不純物の濃度を測定する半導体レーザ 検出器と、 前記処理装置とガストンネルの間に設けられた薄板状基体の清浄装置 とを具備し、 前記半導体レーザ検出器で得られた測定データに基づいて前記清浄 装置が制御されることを特徴とする薄板状基体の搬送装置。
1 3 . 半導体レーザ検出器が、 レーザ光を発光する発振器と、 該レーザ光を検 出する受光器と、 発振器から受光器への光軸に垂直な軸上に設けられた散乱光検 出器と、 前記光軸を挟んで散乱光検出器に対向して設けられた反射体とを有して なることを特徴とする請求項 1 0〜1 2のいずれかに記載の薄板状基体の搬送装

1 4 . 不活性ガスに酸素ガスを添加した混合ガスからなるパージガスが流動す るガストンネルを通じて、 薄板状基体を搬送する簿板状基体の搬送方法において、 ガストンネル内の酸素濃度を半導体レーザ検出器にて測定、 監視することを特 徴とする薄板状基体の搬送方法。
1 5 . 前記半導体レーザ検出器により測定された前記ガストンネル内の酸素濃 度測定データに基づいて、 該ガストンネル内に供給する酸素ガスと不活性ガスの 少なくとも一方の供給量を制御することを特徴とする請求項 1 4記載の薄板状基 体の搬送方法。
1 6 . 前記ガストンネル内の水分分圧を 0 . 1 P a以下とすることを特徴とす る請求項 1 4記載の簿板状基体の搬送方法。
1 7 . ガストンネル内の水分分圧から水分吸着あるいは自然酸化膜形成の有無 を判断し、 その判断に基づいて薄板状基体を清浄装置で清浄することを特徴とす る請求項 1 4記載の薄板状基体の搬送方法。
1 8 . 薄板状基体に処理を施す複数の処理装置と、 それら処理装置を結び、 薄 板状基体を搬送すると共にパージガスが内部を流動するガストンネルと、 該ガス トンネルに設けられ、 ガストンネル内の酸素濃度を測定する半導体レーザ検出器 とを備え、 該半導体レーザ検出器で得られたデータに基づいてガストンネル内に 供給入する酸素ガス量と不活性ガス量との少なくとも一方が制御されることを特 徴とする薄板状基体の搬送装置。
1 9 . 薄板状基体に処理を施す複数の処理装置と、 それら処理装置を結び、 薄 板状基体を搬送すると共にパージガスが内部を流動するガストンネルと、 該ガス トンネルに設けられ、 ガストンネル内の不純物の濃度を測定する半導体レーザ検 出器と、 該ガストンネル内の圧力を測定する圧力計と、 前記処理装置とガストン ネルの間に設けられた薄板状基体の清浄装置とを備え、 前記半導体レーザ検出器 と前記圧力計で得られた測定データに基づいて前記清浄装置が制御されることを 特徴とする簿板状基体の搬送装置。
