次にその製造方法は、 第 1 3図に示すように、 凹部 1 0を有するとともに この凹部 1 0の底面に集積回路 4をワイヤーボンディング接続する第 1のェ 程 1 3と、 この第 1の工程 1 3の後に集積回路 4を接着材で封止する第 2の 工程 1 4と、 この第 2の工程 1 4の後に接着材を硬化させる第 3の工程 1 5 と、 この第 3の工程 1 5の後に凹部 1 0の天面側 1 2にクリーム半田を印刷 する第 4の工程 1 6と、 この第 4の工程 1 6の後に塗布されたクリーム半田 1 1上にチップコンデンサ 5と水晶振動子 6を実装する第 5の工程 1 7と、 この第 5の工程 1 7の後に熱を加えてチップコンデンサ 5と水晶振動子 6を 基台 7の天面側 1 2に接着する第 6の工程 1 8とを有した製造方法であった このように集積回路 4の上方に水晶振動子 6を装着することにより、 高周波 モジュールはますます小型化されてきた。
しかしながら、 近年の更成る小型化の要求に対しては、 このような従来の 構成ではどうしても水晶振動子 6とチップコンデンサ 5を合わせた大きさよ り小型化するには限界があった。 一方、 近年の半導体技術の進歩により、 集 積回路は一段とサイズの小型化が進むとともにバンプ接続をベースにしたフ リップチップ実装技術が開発されて、 集積回路は非常に小さなスペースでの 実装が可能になっている。 また、 チップコンデンサも例えば縦 0 . 6 mm横 0 . 3 mmという小型部品が出現し、 結果として集積回路とチップコンデン ザの専有面積が水晶振動子の専有面積より小さくなり、 この現実に合致した 構造の提案が必要となってきた。
この発明は、 このような問題点を解決するもので、 小型化された高周波モ ジュールを提供することを目的としたものである。 発明の開示
この目的を達成するために本発明の請求の範囲第 1項に記載の発明は、 凹 部内に集積回路と、 この集積回路と電気的に接続されたチップコンデンサと を収納するとともに、 フィル夕と基台の大きさを略等しくした構成としたも のである。 これにより、 小型化された高周波モジュールが実現できる。
請求の範囲第 2項に記載の発明のチップコンデンザが、 フィルタにクリ一 ム半田で固着されたことを特徴とする請求の範囲第 1項に記載の高周波モジ ユールであり、 フィルタ側にクリーム半田を印刷してチップコンデンサを固 着することができるので、 凹部内にクリーム半田を塗布する必要がなく生産 効率が向上する。
請求の範囲第 3項に記載の発明は、 フィル夕を水晶振動子とするとともに、 集積回路内には、 発振回路と、 この発振回路に接続された出力端子と、 温度 補償回路と、 周波数制御回路と、 前記集積回路の外部に設けられたチップコ ンデンサ接続されることにより形成される安定化電源回路とを納めることに より温度補償発振器が形成されたことを特徴とする請求の範囲第 1項に記載 の高周波モジュールであり、 小型化された温度補償発振器としての高周波モ ジュールが実現できる。
請求の範囲第 4項に記載の発明は、 高周波信号が入力される第 1の入力端 子と、 この第 1の入力端子に入力された信号が第 1のチップコンデンサを介 して供給される増幅回路と、 この増幅回路の出力が供給される S AWフィル 夕と、 この S AWフィル夕の出力が一方の入力に供給される混合回路と、 こ の混合回路の出力が第 2のチップコンデンサを介して供給される出力端子と、 前記混合回路の他方の端子に第 3のチップコンデンサを介して局部発振周波 数が入力される第 2の入力端子とを設けて受信器が形成されたことを特徴と する請求の範囲第 1項に記載の高周波モジュールであり、 第 1の入力端子に 高周波信号を入力し、 第 2の入力端子に局部発振周波数を入力することによ り、 小型化された受信器を実現することができる。
請求の範囲第 5項に記載の発明は、 高周波信号が入力される入力端子と、 この入力端子に入力された信号が第 1のチップコンデンサを介して供給され る S AWフィルタと、 この S AWフィルタの出力が供給される増幅回路と、 この増幅回路の出力が第 2のチップコンデンサを介して供給される出力端子 とを設けて送信器が形成されたことを特徴とする請求の範囲第 1項に記載の 高周波モジュールであり、 入力端子に変調信号を入力し、 出力端子から出力 される信号をアンテナに接続することにより、 小型化された送信器を実現で きる。
請求の範囲第 6項に記載の発明は、 絶縁体で形成された基台と、 この基台 に設けられた凹部と、 この凹部の底面にフリップチップ実装ざれた P L L集 積回路と、 この P L L集積回路と電気的に接続されるとともに前記基台の凹 部の天面側に被せられた電圧制御発振器とを備え、 前記凹部内に前記 P L L 集積回路と電気的に接続されたチップ部品で形成された口一パスフィルタと を収納するとともに、 前記電圧制御発振器と前記基台の大きさを略等しくし たことを特徴とする高周波モジュールであり、 このように凹部内にフリップ チップ実装された P L L集積回路とチップ部品で形成されたローパスフィル 夕を収納することにより、 基台を略電圧制御発振器の大きさに等しくするこ とができるので、 小型化された高周波モジユールが実現される。
請求の範囲第 7項に記載の発明は、 凹部を有するとともにこの凹部の底面 に集積回路をフリップチップ実装する第 1の工程と、 この第 1の工程の後に 前記集積回路を接着材で封止する第 2の工程と、 この第 2の工程の後に前記 接着材を硬化させる第 3の工程と、 この第 3の工程の後に前記凹部の底面に クリーム半田を塗布する第 4の工程と、 この第 4の工程の後に前記塗布され たクリ一ム半田上にチップコンデンサを実装する第 5の工程と、 この第 5の 工程の後に熱を加えて前記チップコンデンサを接続する第 6の工程と、 この 第 6の工程の後に前記基台の凹部側の天面にクリーム半田を印刷する第 7の 工程と、 この第 7の工程の後にフィル夕を実装する第 8の工程と、 この第 8 の工程の後に前記フィル夕を前記基台の天面に熱を加えて接着する第 9のェ 程とから成ることを特徴とする高周波モジュールの製造方法であり、 第 3の 工程で凹部の底面にクリーム半田を塗布し、 第 4の工程でチップコンデンサ を凹部内に実装し、 第 5の工程で接着するので、 小型化された高周波モジュ —ルが実現できる。
請求の範囲第 8項に記載の発明は、 凹部を有するとともにこの凹部の底面 に集積回路をフリップチップ実装する第 1の工程と、 この第 1の工程の後に 前記集積回路を接着材で封止する第 2の工程と、 この第 2の工程の後に前記 接着材を硬化させる第 3の工程と、 この第 3の工程の後に前記基台凹部側の 天面にクリーム半田を印刷する第 4の工程とを有する第 1の部品と、 この 第 1の部品とは別であって、 フィル夕にクリーム半田を印刷する第 1の工程 と、 この第 1の工程の後で前記印刷されたクリーム半田上にチップコンデン サを実装する第 2の工程と、 この第 2の工程の後で熱を加えて前記チップコ ンデンサを接着する第 3の工程とを有する第 2の部品を前記第 1の部品の基 台の天面に実装し、 その後の熱を加えて接着する工程とから成ることを特徴 とする高周波モジュールの製造方法であり、 第 2の部品においてはチップコ ンデンサをフィルタ側に装着するため、 クリ一ム半田を印刷することができ、 生産効率が向上する。
請求の範囲第 9項に記載の発明は、 凹部を有するとともにこの凹部の底面 に集積回路をフリップチップ実装する第 1の工程と、 この第 1の工程の後に 前記集積回路を接着材で封止する第 2の工程と、 この第 2の工程の後に前記 接着材を硬化させる第 3の工程とを有する第 1の部品と、 この第 1の部品と は別であって、 フィル夕にクリーム半田を印刷する工程と、 この工程の後で 前記印刷されたクリーム半田上に前記第 1の部品とチップコンデンサを実装 する第 4の工程と、 この第 4の工程の後で熱を加えて前記チップコ と前記第 1の部品とを同時に接着させる第 5の工程とから成ることを特徴と する高周波モジュールの製造方法であり、 第 5の工程でチップコンデンザと 第 1の部品とが同時に接着されるので、 生産効率が更に向上する。

(実施例 1 )
第 1図は本発明の実施例 1における温度補償発振器 (高周波モジュールの 一例として用いた) の断面図である。 第 1図において、 2 1はセラミックで 形成された基台であり、 4枚のセラミックシート 2 1 a, 2 1 b, 21 c, 2 1 dが積層されて形成されたものである。 その大きさは略縦 3. Omm、 横 5. Omm、 高さ 0. 6mmであり、 中央に凹部 22が形成されている。 そして、 この凹部 22の底面 22 aにはチップコンデンサ 23 a, 23 が 実装され、 またフリツプチップ実装された集積回路 24がバンプ 24 aで接 続されている。 また、 2 5は、 絶縁材としての封止剤 (アンダーフィル) で あり、 集積回路 24を底面 22 aに固着するとともに集積回路 24の回路面 の保護をしている。 26は、 基台 2 1の凹部 2 2を形成する側に設けられた 天面であり、 集積回路 24の端子がセラミック上を配線パターンで導出され ている。
27は、 1 0〜20 MHz帯の水晶振動子であり、その大きさは略縦 3. 0 mm、 横 5. 0mm、 高さ 0. 7 mmである。 この水晶振動子 2 7の電極は 配線パターンで天面 2 6に対応する位置 2 8に導出され、 クリーム半田で半 田付けされて水晶振動子 2 7の電極と集積回路 24の端子とは電気的に接続 される。 また、 このように、 凹部 22を覆うように水晶振動子 27を被せて 固着することにより、全体として、略縦 3. 0mm、横 5. 0mm、高さ 1. 3 mmの大きさを有する温度補償発振器が完成する。
このように、 フリップチップ型の集積回路 24をバンプ 24 aで接続し、 縦 0. 6mm、 横 0. 3 mmの小型のチップコンデンサ 2 3 a , 2 3 bを凹 部 22内に埋設することにより、 水晶振動子 2 7と同一の形状まで小型化す ることができる。
第 2図はその回路図である。 第 2図において、 2 9 a, 2 9 bは集積回路 24内に設けられた増幅器であり、 30は温度補正回路であり、 3 1は安定 化電源回路であり、 32はバリキャップダイオード (可変容量ダイオード) であり共に集積回路 24内に収納されている。 増幅器 2 9 aの入力と出力と の間には水晶振動子 2 7が接続されており、 この増幅器 2 9 aの入力とダラ ンドとの間に接続されたバリキヤップダイォード 3 2とで共振回路を形成し、 発振周波数を決定している。 そして、 この増幅器 2 9 aで形成された発振器 の出力は次の増幅器 2 9 bを介して出力端子 3 3 aに接続されている。 また、 この出力端子 3 3 aはチップコンデンサ 2 3 c (第 1図には示さず) を介し て基台 2 1に設けられた端子 3 4 aに接続されている。 温度補正回路 3 0は 増幅器 2 9 aの入力に接続され、 共振回路の温度に対する周波数変化の補正 を行っている。 また、 3 3 e, 3 4 eは周波数制御電圧の入力端子であり、 バリキャップダイオード 3 2に接続されて、 制御電圧に応じて発振周波数を 制御している。 3 3 dと 3 4 dは電源入力端子であり、 電圧安定化回路 3 1 を介して各回路に安定した電圧を供給している。 3 3 b, 3 4 bはグランド 端子である。 また、 電圧安定化回路 3 1は、 端子 3 3 cを介してチップコン デンサ 2 3 aが接続されている。
次にその製造方法を第 3図を用いて説明する。 本実施例 1における温度補 償発振器の製造方法は、 凹部 2 2を有するとともにこの凹部 2 2の底面 2 2 aに集積回路 2 4をフリップチップ実装する第 1の工程 3 5と、 この第 1の 工程 3 5の後に集積回路 2 4を接着材 2 5で封止する第 2の工程 3 6と、 こ の第 2の工程 3 6の後に接着材 2 5を硬化させる第 3の工程 3 7と、 この第 3の工程 3 7の後に凹部 2 2の底面 2 2 aにクリーム半田をデイスペンサ等 で塗布する第 4の工程 3 8と、 この第 4の工程 3 8の後に塗布されたクリ一 ム半田上にチップコンデンサ 2 3 a , 2 3 bを実装する第 5の工程 3 9と、 この第 5の工程 3 9の後に熱を加えてチップコンデンサ 2 3 a , 2 3 bを接 着する第 6の工程 4 0と、 この第 6の工程 4 0の後に基台 2 1の天面 2 6側 にクリーム半田を印刷する第 7の工程 4 1と、 この第 7の工程 4 1の後に水 晶振動子 2 7を実装する第 8の工程 4 2と、 この第 8の工程 4 2の後に水晶 振動子 2 7を天面 2 6側に熱を加えて接着する第 9の工程 4 3とから成る温 度補償発振器の製造方法であり、 第 4の工程 3 8で凹部 2 2の底面 2 2 aに クリーム半田を塗布し、 第 5の工程 3 9でチップコンデンサ 2 3 a , 2 3 b を凹部 2 2内に実装し、 第 6の工程 4 0で接着するので、 小型化された温度 補償発振器が実現できる。
(実施例 2 )
第 4図は実施例 2における温度補償発振器 (高周波モジュールの一例とし て用いた) の断面図である。 第 4図において、 実施例 1と異なるところはチ ップコンデンサ 2 3 a, 2 3 bを水晶振動子 2 7側にクリーム半田で固着し たことである。 即ち、 チップコンデンサ 2 3 a , 2 3 bの配線は基台 2 1の 凹部 2 2を形成する側の天面 2 6と対向する面 2 8に導出し、 クリ一ム半田 で集積回路 2 4と電気的に接続されている。 このチップコンデンサ 2 3 a , 2 3 bは (実施例 1に於いても同様であるが) 凹部 2 2の内面 2 2 cと集積 回路 2 4の間に収納されることにより薄型化を図っている。
このように、 チップコンデンサ 2 3 a , 2 3 bを水晶振動子 2 7側に設け ることにより、 クリーム半田を印刷することが可能となり、 実施例 1のよう にデイスペンザでクリーム半田を塗布する必要がなく、 生産性が向上する。 従って、 その製造方法は第 5図に示すようになる。 即ち、 凹部 2 2を有す るとともにこの凹部 2 2の底面 2 2 aに集積回路 2 4をフリップチップ実装 する第 1の工程 4 5と、 この第 1の工程 4 5の後に集積回路 2 4を接着材 2 5で封止する第 2の工程 4 6と、 この第 2の工程 4 6の後に接着材 2 5を 硬化させる第 3の工程 4 7と、 この第 3の工程 4 7の後に基台 2 1の凹部 2 2の天面側 2 6にクリーム半田を印刷する第 4の工程 4 8とを有する第 1 の部品 4 9と、 この第 1の部品 4 9とは別工程で、 水晶振動子 2 7にクリ一 ム半田を印刷する第 1の工程 5 0と、 この第 1の工程 5 0の後で印刷された クリーム半田上にチップコンデンサ 2 3 a , 2 3 bを実装する第 2の工程 5 1と、 この第 2の工程 5 1の後で熱を加えてチップコンデンサ 2 3 a , 2 3 bを接着する第 3の工程 5 2とを有する第 2の部品 5 3を第 1の部品 4 9の基台 2 1の天面側 2 6に実装する工程 5 4と、 その後で熱を加えて接 着する工程 5 5とから成る温度補償発振器の製造方法であり、 第 2の部品 53においてはチップコンデンサ 23 a, 2 3 bを水晶振動子 27側に装着 するため、 クリーム半田を印刷することが可能となり、 生産効率が向上する。
(実施例 3 )
第 6図は実施例 3における温度補償発振器 (高周波モジュールの一例とし て用いた) の製造方法の工程図である。 第 6図において実施例 2との相違は、 基台 2 1とチップコンデンサ 2 3 a, 2 3 bと水晶振動子 2 7とを同時に一 括して接着して生産効率を更に向上させるところにある。 即ち、 凹部 2 2を 有するとともにこの凹部 2 2の底面 22 aに集積回路 24をフリップチップ 実装する第 1の工程 5 6と、 この第 1の工程 5 6の後に集積回路 24を接着 材 2 5で封止する第 2の工程 5 7と、 この第 2の工程 5 7の後に接着材 2 5 を硬化させる第 3の工程 5 8とを有する第 1の部品 5 9と、 この第 1の部品
59とは別の工程であって、 水晶振動子 2 7にクリーム半田を印刷する工程
60と、 この工程 60の後で印刷されたクリーム半田上に第 1の部品 5 9と チップコンデンサ 23 a, 2 3 bを実装する工程 6 1と、 この工程 6 1の後 で熱を加えてチップコンデンサ 2 3 a, 2 3 bと第 1の部品 5 9とを同時に 接着する工程 6 2とから成る温度補償発振器の製造方法であり、 工程 6 2で チップコンデンサ 23 a, 2 3 bと第 1の部品 59とを同時に接着するので、 生産効率が更に向上する。
(実施例 4)
第 7図は、 携帯電話等に使用される受信器 (高周波モジュールの一例とし て用いた) のブロック図である。 第 7図において、 6 5 a, 6 5 bは SAW (表面弾性波) フィル夕であり、 UHF帯の周波数を通過させるバンドパス フィル夕である。 また、 6 6は増幅器であり、 67は混合器であり、 共に集 積回路 6 9内に収納されている。 また、 6 8 a, 68 b, 6 8 c, 6 8 dは チップコンデンサである。 そして、 これらの集積回路 69やチップコンデン サ 68 a, 68 b, 68 c, 68 dは、 絶縁性を有するセラミック製の基台 70に設けられた凹部 70 a (図示せず) に収納されている。 この実施例 4 に於いても 65 a, 65 bで形成された SAWフィル夕 65の大きさは通過 させる周波数によって決定されるものであり、 基台 70の大きさを SAWフ ィル夕 65の大きさに合わせることによって小型化を図っている。
次に、 この受信器の回路は第 7図に示すように、 UHF帯の高周波信号が 入力される入力端子 7 1 aと、 この入力端子 7 1 aが接続されたチップコン デンサ 68 aと、 このチップコンデンサ 68 aに接続された S AWフィル夕 65 aと、 この SAWフィル夕 6 5 aの出力に接続された増幅器 66と、 こ の増幅器 66の出力に接続された SAWフィル夕 65 bと、 この SAWフィ ル夕 65 bの出力に接続されたチップコンデンサ 68 bと、 このチップコン デンサ 6 8 bの出力に一方の端子が接続された混合器 6 7と、 この混合器
67の出力がチップコンデンサ 68 cを介して接続された出力端子 7 1 bと、 局部発振周波数がチップコンデンサ 68 dを介して混合器 67の他方の端子 に接続される入力端子 72とから構成されている。
なお、 その製造方法は実施例 2或いは実施例 3と同様である。
(実施例 5 )
第 8図は、 携帯電話等に使用される送信器 (高周波モジュールの一例とし て用いた) のブロック図である。 第 8図において、 73は SAWフィル夕で あり、 UHF帯の周波数を通過させるバンドバスフィル夕である。 また、 74 は電力増幅器であり集積回路(図示せず) 内に収納されている。 また、 76 a,
76 b, 76 cはチップコンデンサである。 そして、 これらの集積回路ゃチ ップコンデンサ 76 a, 76 b, 76 cは、 絶縁性を有するセラミック製の 基台 77に設けられた凹部 (図示せず) に収納されている。 この実施例 5に 於いても SAWフィルタ 7 3の大きさは通過させる周波数によって決定され るものであり、 基台 7 7の大きさを SAWフィル夕 Ί 3の大きさに合わせる ことによって小型化を図っている。
次に、 この送信器の回路は第 8図に示すように、 UHF帯の変調された高 周波信号が入力される入力端子 7 9と、 この入力端子 7 9が接続されたチッ プコンデンサ 7 6 aと、 このチップコンデンサ 76 aに接続された SAWフ ィル夕 7 3と、 この SAWフィル夕 7 3の出力に接続されたチップコンデン サ 7 6 bと、 このチップコンデンサ 7 6 bの出力に接続された電力増幅器 74と、 この電力増幅器 74の出力に接続されたチップコンデンサ 7 6 cと、 このチップコンデンサ 7 6 cの出力に接続された出力端子 8 0とから構成さ れている。 また、 その製造方法は実施例 2或いは実施例 3と同様である。
(実施例 6)
第 9図は、 実施例 6における VCO (電圧制御発振器) /PLLモジュ一 ル (高周波モジュールの一例として用いた) のブロック図である。 第 9図に おいて、本発明の VCOZP L Lモジュールは、絶縁体で形成された基台 8 1 と、 この基台 8 1に設けられた凹部 8 2と、 この凹部 82の底面にフリップ チップ実装された PL L集積回路 8 3と、 この PL L集積回路 8 3と電気的 に接続されるとともに基台 8 1の凹部の天面側に被せられた VCO 85とを 備えた構成である。 そして、 凹部 82内に PL L集積回路 8 3と電気的に接 続され、 チップ部品で形成されたローパスフィルタ 84とを収納するととも に、 VCO 8 5と基台 8 1の大きさを略等しくしたものであり、 このように 凹部 8 2内にバンプ接続された P L L集積回路 8 3とチップ部品で形成され た口一パスフィル夕 84を収納することにより、 基台 8 1を略 VC〇8 5の 大きさに等しくすることができるので、 小型化された VCOZP L Lモジュ ールが実現できる。 この VCO/P L Lモジュールは、 VCO 85の出力端子 85 aからチッ プコンデンサ 86 (2 p F) を介して PLL集積回路 83の一方の入力に接 続されるとともに発振器出力として出力端子 87に出力している。 88は基 準周波数信号が入力される入力端子であり、 PLL集積回路 83の他方の入 力に接続されている。 また、 この PLL集積回路 83の出力はチップ部品で 形成されたローパスフィル夕 84を介して VC085の入力端子 85 bに接 続されている。
ここで、 口一パスフィル夕 84は、 入力に抵抗 89 (1キロオーム) が接 続され、 この出力 90とグランドとの間にコンデンサ 9 1 (1000ピコフ ァラッド) と、 抵抗 92 (5. 6キロォ一ム) とコンデンサ 93 (0. 047 マイクロファラッド) の直列接続体とが接続されている。 また、 抵抗 92の 出力 90には抵抗 94 (8. 2キロオーム) が接続されて VCO 85の入力 85 bに接続されている。 また、 この抵抗 94の出力とグランドとの間には コンデンサ 95 (4700ピコファラッド) が接続されている。
なお、 その製造方法は実施例 2或いは実施例 3と同様であり、 フィル夕の 代わりに VC085を用いたものである。 産業上の利用可能性
以上のように本発明によれば、 凹部内に集積回路と電気的に接続されたチ ップコンデンサとを収納するとともに、 フィルタと基台の大きさを略等しく した構成としたものであり、 このように凹部内に集積回路とチップコンデン サを収納することにより、 基台を略フィル夕の大きさに等しくすることがで きるので、 小形化された高周波モジュールが実現できる。

. 高周波信号が入力される第 1の入力端子と、 この第 1の入力端子に入力 された信号が第 1のチップコンデンサを介して供給される増幅回路と、 この増幅回路の出力が供給される S AWフィルタと、 この S AWフィル 夕の出力が一方の入力に供給される混合回路と、 この混合回路の出力が 第 2のチップコンデンサを介して供給される出力端子と、 前記混合回路 の他方の端子に第 3のチップコンデンサを介して局部発振周波数が入力 される第 2の入力端子とを設けて受信器が形成されたことを特徴とする 請求の範囲第 1項に記載の高周波モジュール。
5 . 高周波信号が入力される入力端子と、 この入力端子に入力された信号が 第 1のチップコンデンサを介して供給される S AWフィル夕と、 この S AWフィル夕の出力が供給される増幅回路と、 この増幅回路の出力が 第 2のチップコンデンサを介して供給される出力端子とを設けて送信器 が形成されたことを特徴とする請求の範囲第 1項に記載の高周波モジュ —ル。
絶縁体で形成された基台と、 この基台に設けられた凹部と、 この凹部の 底面にフリップチップ実装された P L L集積回路と、 この P L L集積回 路と電気的に接続されるとともに前記基台の凹部の天面側に被せられた 電圧制御発振器とを備え、 前記凹部内に前記 P L L集積回路と電気的に 接続されたチップ部品で形成された口一パスフィル夕とを収納するとと もに、 前記電圧制御発振器と前記基台の大きさを略等しくしたことを特 徴とする高周波モジュール。
凹部を有するとともにこの凹部の底面に集積回路をフリップチップ実装 する第 1の工程と、 この第 1の工程の後に前記集積回路を接着材で封止 する第 2の工程と、 この第 2の工程の後に前記接着材を硬化させる第 3 の工程と、 この第 3の工程の後に前記凹部の底面にクリーム半田を塗布 する第 4の工程と、 この第 4の工程の後に前記塗布されたクリーム半田 上にチップコンデンサを実装する第 5の工程と、 この第 5の工程の後に 熱を加えて前記チップコンデンサを接着する第 6の工程と、 この第 6の 工程の後に前記基台の凹部の天面側にクリーム半田を印刷する第 7のェ 程と、この第 7の工程の後にフィル夕を実装する第 8の工程と、この第 8 の工程の後に前記フィル夕を前記基台の天面に熱を加えて接着する第 9 の工程とから成ることを特徴とする高周波モジュールの製造方法。
凹部を有するとともにこの凹部の底面に集積回路をフリップチップ実装 する第 1の工程と、 この第 1の工程の後に前記集積回路を接着材で封止 する第 2の工程と、 この第 2の工程の後に前記接着材を硬化させる第 3 の工程と、 この第 3の工程の後に前記基台凹部側の天面にクリーム半田 を印刷する第 4の工程とを有する第 1の部品と、 この第 1の部品とは別 であって、 フィルタにクリーム半田を印刷する第 1の工程と、 この第 1 の工程の後で前記印刷されたクリーム半田上にチップコンデンサを実装 する第 2の工程と、 この第 2の工程の後で熱を加えて前記チップコンデ ンサを接着する第 3の工程とを有する第 2の部品を前記第 1の部品の基 台の天面に実装し、 その後で熱を加えて接着する工程とから成ることを 特徴とする高周波モジュールの製造方法。
9 . 凹部を有するとともにこの凹部の底面に集積回路をフリップチップ実装 する第 1の工程と、 この第 1の工程の後に前記集積回路を接着材で封止 する第 2の工程と、 この第 2の工程の後に前記接着材を硬化させる第 3 の工程とを有する第 1の部品と、 この第 1の部品とは別であって、 フィ ル夕にクリーム半田を印刷する工程と、 この工程の後で前記印刷された クリーム半田上に前記第 1の部品とチップコンデンサを実装する第 4の 工程と、 この第 4の工程の後で熱を加えて前記チップコンデンサと前記 第 1の部品とを同時に接着させる第 5の工程とから成ることを特徴とす る高周波モジュールの製造方法。
