明 細 書 架橋環式多価カルボン酸 t一ブチルエステルの製造法 技術分野
本発明は、 レジス ト用の增感剤等と して有用な架橘環式ポリカルボン 酸 t 一ブチルエステルの製造法、 及び新規なノルボルナンポリ カルボン 酸 t —プチルエステル化合物に関する。 背景技術
ァダマンタンジカルボン酸 t 一ブチルエステルなどの架橋環式ポリ力 ルボン酸 t 一ブチルエステルは、 耐ェツチング性を向上させる多環脂環 式基を有すると ともに、 光酸発生剤から生成する酸により分解してカル ボキシル基を生成する tーブトキシカルボ二ル基を有することから、 フ オ トレジス ト用の增感剤又は溶解阻止剤と して注目されている。 このよ うな架橋環式ポリカルボン酸 t—プチルエステルをレジス ト樹脂組成物 中に添加すると、 シャープなパターンを形成することができる。 架橋環 式ポリ カルボン酸 t —プチルエステルをフォ ト レジス ト用の增感剤等と して用いる際には、 レジス トの性能を損なわないように、 金属成分や着 色物質等の不純物含量の少ない高純度品が求められる。
従来、 上記ァダマンタンジカルボン酸 t —プチルエステルなどの架橋 環式ポリカルボン酸 t 一ブチルエステルは、 架橋環式ポリカルボン酸と ィソブチレンとを酸触媒の存在下で反応させることにより製造されてい た。 しかし、 この方法では、 収率が 2 0 %程度と著しく低く、 工業的な 製造法と しては極めて不十分であった。 また、 上記架橋環式ポリカルボ ン酸 t 一ブチルエステルを高純度で得る方法も知られていない。 さらに、 従来の架橘環式ポリカルボン酸 t一ブチルエステルは、 前記 フォ ト レジス ト用の増感剤又は溶解阻止剤と して必ずしも充分満足でき るものではなく、 より高性能の物質が求められている。
発明の開示
従って、 本発明の目的は、 架橘環式ポリカルボン酸 t一ブチルエステ ルを工業的に効率よく製造できる方法を提供することにある。
本発明の他の目的は、 金属成分等の不純物含量の少ない高品質の架橘 環式ポリカルボン酸 t一ブチルエステルを簡易に製造できる方法を提供 することにある。
本発明のさらに他の目的は、 フォ ト レジス ト用の增感剤又は溶解阻止 剤などして有用な新規な架橘環式ポリカルボン酸 t一ブチルエステルを 提供することにある。
本発明者らは前記目的を達成するため鋭意検討した結果、 架橘環式ポ リカルボン酸ハライ ドと t一ブチルアルコール又はそのアル力 リ金属塩 とを反応させると、 両成分ともバルキーな化合物であるにも拘わらず、 意外にも極めて高い収率で対応するエステルが生成すること、 及び反応 生成物に特定の処理を施すと高純度の架橘環式ポリカルボン酸 t一プチ ルエステルが得られることを見出した。 また、 これらの研究過程で新規 な架橋環式ポリカルボン酸 t—ブチルエステルを見出した。 本発明は、 これらの知見に基づいて完成されたものである。

で表される架橘環式ポリカルボン酸とハロゲン化剤とを反応させて上記 式 ( 1 ) で表される架橘環式ポリカルボン酸ハライ ドを製造し、 次いで この架橘環式ポリカルボン酸ハライ ドと t —ブチルアルコール又はその アル力リ金属塩とを反応させてもよい。
また、 前記製造法は、 式 ( 1 ) で表される架橘環式ポリカルボン酸ハ ライ ドと、 t —ブチルアルコール又はそのアル力リ金属塩との反応生成 物を吸着材による吸着処理に付す吸着処理工程を少なく とも含んでいて もよい。
さらに、 前記製造法は、 式 ( 1 ) で表される架撟環式ポリカルボン酸 ハライ ドと、 t一ブチルアルコール又はそのアル力 リ金属塩との反応生 成物を、 水と水混和性溶媒との混合溶媒を用いた晶析に付す晶析工程を 少なく とも含んでいてもよい。
さらにまた、 前記製造法において、 式 ( 1 ) で表される架橋環式ポリ カルボン酸ハライ ドと、 t一ブチルアルコール又はそのアルカ リ金属塩 との反応生成物を、 (A) 水で洗浄する洗浄工程、 (B) 吸着材により 吸着処理する吸着処理工程、 及び (C) 晶析工程に順次供して精製する ことにより、 架撟環式ポリカルボン酸 t一ブチルエステルを得てもよレ、。 式 ( 1 ) 中の環 Zには、 例えば、 ァダマンタン環、 ノルボルナン環な どの 2〜 4環の架撟環式炭素環が含まれる。

前記式 ( 1 ) において、 Xで表されるハロゲン原子としては、 例えば、 塩素、 臭素、 ヨウ素原子などが挙げられる。 前記 mは 2以上の整数を示 し、 好ましくは 2〜 4の整数である。
t 一ブチルアルコールのアル力 リ金属塩におけるアル力 リ金属と して は、 リチウム、 ナト リ ウム、 カリ ウムなどが挙げられる。 好ましいアル カリ金属は、 ナト リ ウム又はカリ ウムであり、 特にナ ト リ ウムが好まし い。
前記式 ( 1 ) で表される架橘環式ポリカルボン酸ハライ ドと t —プチ ルアルコール又はそのアル力リ金属塩との反応 (脱ハロゲン化水素反応 又は脱塩反応) は、 通常、 有機溶媒中で行われる。 前記有機溶媒と して は、 反応を阻害しない溶媒であればよく、 例えば、 へキサン、 オクタン などの脂肪族炭化水素 ; ベンゼン、 トルエン、 キシレンなどの芳香族炭 化水素 ; シク口へキサンなどの脂環式炭化水素 ; N , N—ジメチルホル ムアミ ド (D M F ) 、 N , N—ジメチルァセ トアミ ドなどのアミ ド類 ; クロ口ホルム、 ジクロロメタン、 ジクロロェタン、 四塩化炭素、 クロ口 ベンゼン、 ト リ フルォロメチルベンゼンなどのハロゲン化炭化水素 ; 酢 酸ェチル、 酢酸ブチルなどのエステル類 ; これらの混合溶媒等を使用で きる。
t 一ブチルアルコール又はそのアルカ リ金属塩の使用量は、 式 ( 1 ) で表される架橋環式ポリカルボン酸ハライ ドの _ C ( = O ) X基 1 モル に対して、 例えば 0 . 8〜 1 . 5モル程度である。
なお、 反応成分として t 一ブチルアルコールを用いる場合には、 通常、 塩基の存在下で反応を行う。 前記塩基と しては、 例えば、 ト リェチルァ ミン、 ピリジンなどの有機塩基を使用できる。 塩基の使用量は、 式 ( 1 ) で表される架橋環式ポリカルボン酸ハライ ドの一 C ( ==〇) X基 1 モル に対して、 例えば 1〜 1 . 5モル程度である。 塩基を大過剰用いること も可能である。
前記脱ハロゲン化水素反応又は脱塩反応 (エステル化反応) の反応温 度は、 例えば、 _ 2 0 °C〜 1 0 0 °C程度、 好ましくは一 1 0 °C〜 5 0 °C 程度である。 反応は、 回分式、 半回分式、 連続式の何れの方法で行うこ ともできる。
反応終了後、 生成した架橘環式ポリカルボン酸 t—プチルエステルは、 例えば、 濾過、 濃縮、 蒸留、 抽出、 晶析、 洗浄、 再結晶、 吸着、 カラム クロマ トグラフィーなどの分離精製手段や、 これらの組み合わせにより 分離精製できる。
高純度の架橋環式ポリカルボン酸 t一ブチルエステルを得るには、 精 製工程において、 前記式 ( 1 ) で表される架橋環式ポリカルボン酸ハラ イ ドと t—ブチルアルコール又はそのアル力リ金属塩との反応生成物を 吸着材による吸着処理に付す吸着処理工程、 及び前記式 ( 1 ) で表され る架橋環式ポリカルボン酸ハライ ドと t—プチルアルコール又はそのァ ルカリ金属塩との反応生成物を、 水と水混和性溶媒との混合溶媒を用い た晶析に付す晶析工程のうち少なく とも 1つの工程を設けるのが好まし い。 また、 前記反応生成物を、 (A ) 水で洗浄する洗浄工程、 (B ) 吸 着材により吸着処理する吸着処理工程、 及び (C ) 晶析工程に順次供し て精製するのも好ましい。
[洗浄工程 (A ) ]
前記反応生成物 (反応混合液) は、 そのまま吸着処理工程に供しても よいが、 その前に、 水で洗浄する洗浄工程 (A ) に供するのが好ましい。 なお、 洗浄液は少なく とも水を含んでいればよい。 この洗浄処理により、 反応混合液中に含まれている塩等の水溶性不純物を効率よく除去できる。 洗浄液の使用量は、 洗浄処理 1回当たり、 被洗浄液 1 0 0重量部に対し て、 例えば 1 0〜 2 0 0重量部、 好ましくは 2 0〜 1 0 0重量部程度で ある。 洗浄する際の温度は、 例えば 1 0〜 1 0 0 °C程度である。 洗浄は、 回分式、 連続式、 多段式等の公知乃至慣用の方法により行う ことができ る。

吸着処理工程 (B ) では、 反応混合液又は前記洗浄工程 (A ) で得ら れた洗浄処理液などを、 必要に応じて溶媒置換 (交換) した後、 吸着処 理する。 吸着処理法と しては、 反応生成物中の不純物を除去できる処理 法であれば特に限定されないが、 活性炭、 キレート樹脂、 キレー ト繊維 及びゼータ電位膜から選択された少なく とも 1種の吸着材を用いた処理 法が好ましい。 また、 シリカゲルを吸着剤と して用いる処理法も好まし レ、0
吸着処理は、 2以上の処理法を組み合わせて行ってもよい。 2以上の 処理法の組み合わせにより、 より高純度の製品を得ることが可能となる。 2以上の処理法の組み合わせと して、 例えば、 活性炭処理及びシリカゲ ル処理から選択された少なく とも 1つの処理法と、 キレー ト樹脂処理、 キレー ト繊維処理及びゼータ電位膜処理から選択された少なく とも 1つ の処理法との組み合わせが挙げられる。 2以上の処理法を組み合わせる 場合、 処理は 1段で行ってもよく、 段階的に行ってもよい。
溶媒置換は、 例えば、 反応混合液や洗浄工程 (A ) で得られた洗浄処 理液中の反応溶媒を留去し、 吸着処理に用いる溶媒を添加することによ り行う こ とができる。 溶媒置換において、 反応溶媒は必ずしも完全に留 去する必要はなく、 例えば 4〜 1 5倍程度に濃縮するだけでもよい。 留 去した反応溶媒は再利用できる。 活性炭処理に用いる活性炭と しては、 特に限定されず、 ガス賦活活性 炭及び薬品賦活活性炭の何れも使用できる。 活性炭の起源も特に限定さ れず、 木材、 鋸屑、 果実殻、 果実殻炭などの植物系原料から得られた活 性炭 ; 泥炭、 亜炭、 褐炭、 コークス、 石炭ピッチ、 石油ピッチなどの鉱 物系原料から得られた活性炭 ; フエノール樹脂、 アク リル榭脂などの合 成樹脂原料から得られた活性炭の何れをも使用できる。 活性炭の形状も 特に限定されず、 粉末状、 粒状、 繊維状等の何れであってもよい。 また、 活性炭の比表面積は、 例えば 1 0〜 3 0 0 0 m 2 / g程度である。
活性炭処理に付す被処理液と しては、 溶液であれば特に限定されない 、 不純物の除去効果の点から、 例えば、 前記被処理液の溶媒と して、 メ タノール、 エタノールなどのアルコールなどが好ましい。 活性炭処理 に付す被処理液中の前記架橋環式ポリカルボン酸 t —プチルエステルの 濃度は、 処理効率や作業性等を損なわない範囲で適宜選択できるが、 一 般には 1〜 5 0重量%程度、 好ましくは 5〜 3 0重量%程度である。 な お、 活性炭処理溶媒と してメタノール等のアルコールを用いる場合のァ ルコールの使用量は、 架橋環式ポリ カルボン酸 t 一ブチルエステル 1 0 0重量部に対して、 例えば 2 0 0〜 1 0 0 0重量部程度である。 活性炭 の使用量も処理効率や作業性等を考慮して適宜選択でき、 例えば、 被処 理液中に含まれる架橘環式ポリカルボン酸 t —ブチルエステル 1 0 0重 量部に対して、 5〜 1 0 0 0重量部、 好ましくは 1 0〜 1 0 0重量部程 度である。
活性炭処理における処理温度は、 例えば 1 0〜 1 5 0 °C程度である。 活性炭処理は、 バッチ式、 連続式、 固定床方式、 流動床方式等の公知の 方法を採用できる。 活性炭処理により、 主に着色成分を効率よく除去す ることができ、 色相に優れた架橋環式ポリカルボン酸 t _ブチルエステ ルを簡易に得ることができる。 このよ うに着色度の小さい架橘環式ポリ カルボン酸 t 一ブチルエステルは、 フォ トレジス ト用の增感剤又は溶解 阻止剤などと して極めて有用である。
前記キレー ト樹脂処理に用いられるキレート樹脂と しては、 金属とキ レー トを形成可能な官能基を有する樹脂であれば特に限定されないが、 その代表的な例と して、 イ ミノジ酢酸型、 ポリアミン型等のキレ一 ト樹 脂が挙げられる。 キレー ト樹脂の交換容量と しては特に制限はないが、 例えば 0 . 1 〜 2モル / 1程度のものが使用される。
キレ一 ト樹脂処理に付す被処理液と しては、 溶液であれば特に限定さ れないが、 不純物の除去効果の点から、 例えば、 前記被処理液の溶媒と して、 メ タノール、 エタノールなどのアルコール、 酢酸ェチル、 酢酸ブ チルなどのエステルなどが好ましい。 キレート樹脂処理に付す被処理液 中の架橋環式ポリカルボン酸 t一ブチルエステルの濃度は、 処理効率や 作業性等を損なわない範囲で適宜選択できるが、 一般には 1 〜 5 0重量 %程度、 好ましくは 5〜 3 0重量%程度である。 キレート樹脂の使用量 も処理効率や作業性等を考慮して適宜選択でき、 例えば、 被処理液中に 含まれる金属 1モルに対して、 交換基と して 1 0 0 0モル〜 1 0 0 0 0 0モル程度である。
キレー ト榭脂処理における処理温度は、 例えば 1 0〜 1 5 0 °C程度で ある。 キレー ト樹脂処理は、 バッチ式、 連続式、 固定床方式、 流動床方 式等の公知の方法を採用できる。 キレー ト榭脂処理により、 主に微量金 属成分 (例えば、 F e、 A 1 など) を効率よく除去することができる。 そのため、 キレ一ト榭脂処理が施された架橋環式ポリカルボン酸 t ーブ チルエステルは、 フォ トレジス ト用の增感剤又は溶解阻止剤などと して 好適に使用できる。
前記キレー ト繊維処理に用いられるキレート繊維と しては、 天然繊維 に化学結合でキレー ト官能基 (例えば、 イ ミノジ酢酸型樹脂など) を固 定化させたものであれば特に限定されないが、 その代表的な例と してセ ルロースを基材と したキレー ト繊維 (商品名 「キレス トフアイバー J 、 キレス ト株式会社製等) などが挙げられる。
キレー ト繊維処理に付す被処理液と しては、 溶液であれば特に限定さ れないが、 不純物の除去効果の点から、 例えば、 前記被処理液の溶媒と して、 メ タノール、 エタノール、 イ ソプロ ピノレアノレコーノレ、 ォクタノー ノレなどのアルコール ; 酢酸ェチル、 酢酸ブチルなどのエステノレ ; トルェ ン等の芳香族炭化水素 ; へキサン、 ヘプタン等の脂肪族炭化水素 ; 塩化 メチレン、 1 , 2 —ジク ロ ロェタン等のハロゲン化炭化水素 ; テ トラ ヒ ドロフランなどのエーテル類などが好ましい。 キレー ト繊維処理に付す 被処理液中の架橘環式ポリカルボン酸 t一ブチルエステルの濃度は、 処 理効率や作業性等を損なわない範囲で適宜選択できるが、 一般には 1 〜
5 0重量%程度、 好ましくは 5〜 3 0重量%程度である。 キレー ト繊維 の使用量も処理効率や作業性等を考慮して適宜選択できる。
キレ一 ト繊維処理における処理温度は、 例えば 1 0〜 1 5 0 °C程度で ある。 キレー ト繊維処理は、 バッチ式、 連続式、 固定床方式、 流動床方 式等の公知の方法を採用できる。 キレート繊維処理により、 主に微量金 属成分 (例えば、 F e 、 A 1 など) を効率よく除去することができる。 前記ゼータ電位膜処理は、 被処理液をしてゼ一タ電位膜を通過させる ことにより行われる。 ゼータ電位膜処理に用いられるゼータ電位膜と し ては、 ゼータ電位に基づいて微細粒子を吸着可能な濾過膜であれば特に 限定されず、 例えば、 キュノ (株) 製、 商品名 「ゼータプラス」 などを 使用できる。 ゼータ電位膜の材質と して、 例えば、 樹脂、 セルロース、 パーライ ト、 ケイソゥ土、 ガラス繊維などが挙げられる。
ゼータ電位膜処理に付す被処理液の溶媒と しては、 特に限定されない が、 代表的な例と して、 例えば、 メタノール、 エタノールなどのアルコ ール ; 酢酸ェチル、 酢酸ブチルなどのエステル ; トルエン、 キシレンな どの芳香族炭化水素などが例示される。 ゼータ電位膜処理に付す被処理 液中の架橘環式ポリカルボン酸 t一ブチルエステルの濃度は、 処理効率 や作業性等を損なわない範囲で適宜選択できるが、 一般には 1 〜 5 0重 量。 /。、 好ましくは 5〜 3 0重量。 /0程度である。
被処理液の処理量は、 ゼータ電位膜 1 m 2当たり、 例えば l 〜 3 0 k g程度である。 また、 処理速度は、 例えば 0 . 0 2〜 2 m 3 / m 2Z時程 度である。
ゼ一タ電位膜処理における処理温度は、 例えば 1 0〜 1 5 0 °C程度で ある。 ゼータ電位膜処理により、 主に微量金属成分 (例えば、 F e 、 A 1 など) を効率よく除去できる。 そのため、 ゼータ電位膜処理が施され た架橋環式ポリ カルボン酸 t一ブチルエステルは、 フォ ト レジス ト用の 增感剤又は溶解阻止剤などと して好適に使用できる。
シリ力ゲル処理に用いるシリ力ゲルと しては特に限定されない。 シリ 力ゲル処理に付す被処理液と しては、 溶液であれば特に限定されないが、 例えば、 前記キレート繊維処理に付す被処理液と同様の溶媒を使用でき る。 シリ力ゲル処理に付す被処理液中の前記架橋環式ポリカルボン酸 t 一ブチルエステルの濃度は、 処理効率や作業性等を損なわない範囲で適 宜選択できるが、 一般には 1 〜 5 0重量%程度、 好ましくは 5〜 3 0重 量%程度である。 シリ力ゲルの使用量も処理効率や作業性等を考慮して 適宜選択できる。
シリ力ゲル処理における処理温度は、 例えば 1 0〜 1 5 0 °C程度であ る。 シリカゲル処理は、 バッチ式、 連続式、 固定床方式、 流動床方式等 の公知の方法を採用できる。 シリ カゲル処理により、 高沸点有機物、 着 色成分などを効率よく除去することができる。 このよ うに高沸点有機物 等の含有量の極めて少ない架橘環式ポリカルボン酸 t一ブチルエステル は、 フォ トレジス ト用の增感剤又は溶解阻止剤などと して有用である。
[晶析工程 (C ) ]
反応生成物は、 前記吸着処理工程 (B ) を経た後、 通常、 晶析工程 ( C ) に供される。 晶析工程 (C ) では、 前記吸着処理工程 (B ) で得 られた吸着処理液から (必要に応じて溶媒置換した後) 、 前記架橋環式 ポリカルボン酸 t 一ブチルエステルを晶析させる。 なお、 反応生成物 (反応混合物) をそのまま晶析工程 (C ) に供してもよく、 洗浄工程 ( A ) で得られた洗浄処理液を晶析工程 (C ) に供してもよい。
晶析溶媒と しては、 ベンゼン、 トルエン、 キシレン、 ェチルベンゼン などの芳香族炭化水素 ; へキサン、 ヘプタン、 オクタンなどの脂肪族炭 化水素 ; シクロへキサンなどの脂環式炭化水素 ; 四塩化炭素、 クロロホ ノレム、 ジクロロメタン、 1, 2—ジクロロェタン、 ト リ フノレオロメチル ベンゼン、 クロ口ベンゼンなどのハロゲン化炭化水素 ; メタノール、 ェ タノール、 イソプロピルアルコール、 ブタノールなどのアルコール ; ァ セ トン、 メチルェチルケ トンなどのケ トン ; 酢酸メチル、 酢酸ェチル、 酢酸イ ソプロピル、 酢酸ブチル、 安息香酸ェチルなどのエステル ; ァセ トニ ト リル、 プロピオ二 ト リル、 ベンゾニ トリルなどの二 ト リノレ ; ジェ チルエーテル、 ジイソプロピルエーテル、 t 一ブチルメチルエーテル、 ジブチルエーテル、 ジメ トキシェタン、 ァニソ一ル、 ジォキサン、 テ ト ラヒ ドロフランなどの鎖状又は環状エーテル類 ; N , N—ジメチルホル ムアミ ド、 N , N—ジメチルァセ トアミ ドなどの非プロ トン極性溶媒 ; 二硫化炭素 ; 水 ; これらの混合溶媒などが挙げられる。
好ましい晶析溶媒と して、 水と水混和性溶媒 (例えば、 テ トラヒ ドロ フラン等の環状エーテル、 メタノール、 イソプロピルアルコール等のァ ルコールなど) との混合溶媒が挙げられる。 晶析溶媒と して水と水混和 性溶媒との混合溶媒を用いる場合、 両者の割合は、 晶析化合物の種類に よっても異なるが、 例えば、 前者 (水) ノ後者 (水混和性溶媒) (重量 比) = 5 9 5〜95Z5、 好ましくは 1 0 90〜 8 0 2 0程度で ある。
なお、 吸着処理工程における溶媒と晶析溶媒とが異なる場合には、 溶 媒置換を行う。 溶媒置換は、 吸着処理工程における溶媒の留去と晶析溶 媒の添加により行うことができる。 留去した溶媒は再利用できる。
晶析溶媒の使用量は、 溶媒の種類によっても異なるが、 一般には、 架 撟環式ポリカルボン酸 t一ブチルエステル 1 0 0重量部に対して、 2 0 〜 1 0 00重量部、 好ましくは 2 5〜 80 0重量部程度である。 晶析操 作は、 例えば 3 0〜 1 00°C程度の温度から一 2 0〜 3 0°C程度の温度 まで冷却することによって行われることが多い。
前記晶析操作により、 原料や副生物等を効率よく除去でき、 高純度の 架橋環式ポリカルボン酸 t一ブチルエステルを得ることができる。
晶析後、 得られた結晶を溶媒で洗浄 (リ ンス) することにより、 より 高純度の架橋環式ポリカルボン酸 t—プチルエステルを取得することが できる。 前記洗浄に用いる溶媒と しては、 例えば、 水と水混和性溶媒 (例えば、 メタノール、 イ ソプロピルアルコール等のアルコールなど) との混合溶媒などが好ましい。
洗浄に用いる溶媒 (リ ンス溶媒) の使用量は、 例えば、 架撟環式ポリ カルボン酸 t一ブチルエステル 1 00重量部に対して、 1 0〜 1 0 0 0 重量部、 好ましく は 5 0〜400重量部程度である。 洗浄に用いる溶媒 の温度は、 室温程度であってもよいが、 好ましくは— 1 0〜 1 o°c程度 である。
晶析により得られた結晶、 又はさらに洗浄を施した結晶の乾燥条件は、 品質及び作業効率を損なわない範囲で適宜設定でき、 例えば温度 1 0〜 1 0 0 °C程度、 及び常圧又は減圧下 [例えば、 0. :!〜 7 6 0 mmH g ( 1 3 . 3〜: L O l O O O P a ) 程度] で乾燥が行われる。 乾燥は、 窒 素等の不活性ガス気流中で行ってもよい。 晶析で得られる母液、 及び洗 浄処理液からは、 蒸留又は蒸発により溶媒を回収できる。 回収した溶媒 は再利用が可能である
図 1 は本発明の製造法の一例を示す製造工程図である。 この例では、 原料である架橋環式ポリカルボン酸ハライ ドと t 一ブチルアルコール又 はそのアルカリ金属塩、 及び反応溶媒が反応器 1に供給される (反応ェ 程) 。
反応混合液は反応器 1から洗浄槽 2に移され、 水などの洗浄液で洗浄 される (洗浄工程) 。 洗浄後の有機層には、 通常、 反応で生成した架橋 環式ポリカルボン酸 t 一ブチルエステル、 微量の副生物及び反応溶媒が 含まれている。 一方、 洗浄後の水層にはアルカ リ金属のハライ ドなどが 含まれている。
洗浄後の有機層は蒸発器 3に供給され、 反応溶媒が留去される (脱溶 媒工程) 。 缶残液は、 メタノールなどの吸着処理溶媒及び吸着材と と も に吸着処理槽 4に供給され吸着処理に付される (吸着処理工程) 。 吸着 処理においては、 前記のように、 2種以上の吸着法を組み合わせて実施 することができる。 なお、 反応溶媒と吸着処理における溶媒とが同一で ある場合には、 溶媒を置換する操作を省略できる。
吸着処理後の処理液は濾過器 5により濾過され、 得られた濾液は蒸発 器 6に供給され、 吸着処理溶媒が留去される (脱溶媒工程) 。 この際、 次の晶析工程で用いる晶析溶媒のうち前記吸着処理溶媒よ り も沸点の高 い溶媒 (晶析溶媒 1 ) を前記濾液に加えて蒸発器 6に供給することによ り、 簡単に溶媒置換を行う ことができる。 蒸発器 6の缶残液に、 必要に 応じて他の晶析溶媒 2を加え、 冷却することにより、 架橋環式ポリカル ボン酸 t —ブチルエステルが晶析する (晶析工程) 。 なお、 吸着処理溶 媒と晶析溶媒とが同一である場合には、 溶媒を置換する操作を省略でき る。
晶析した架橋環式ポリカルボン酸 t—プチルエステルは、 濾過器 8で 濾過した後、 洗浄用溶媒で洗浄し (リ ンス工程) 、 真空乾燥機 9で乾燥 することにより (乾燥工程) 、 製品化される。 前記晶析工程及びリ ンス 工程で得られた母液及び洗浄液 (濾液) は、 蒸発器 1 0に供給され、 塔 頂よ り回収される (溶剤回収工程) 。
本発明の製造法によれば、 原料と して用いる架橋環式ポリカルボン酸 ハライ ド及び t—ブチルアルコール又はそのアル力リ金属塩が何れも嵩 高い化合物であるにも拘わらず、 反応が円滑に進行して、 目的のエステ ル化合物が高い収率で生成する。 特に、 t —ブチルアルコールのアル力 リ金属塩を用いる場合には極めて高い収率 (例えば 9 0 %以上) で目的 物が生成する。 そのため、 架橘環式ポリカルボン酸 t 一ブチルエステル を工業的に効率よく製造できる。
なお、 反応原料として用いる前記式 ( 1 ) で表される架橋環式ポリ力 ルボン酸ハライ ドは、 例えば、 前記式 ( 3 ) で表される架橘環式ポリ力 ルボン酸とハロゲン化剤とを反応させることによ り得ることができる。 この反応は、 通常有機溶媒中で行われ、 該有機溶媒と して、 例えば前記 の溶媒を用いることができる。
ハロゲン化剤と しては、 例えば、 塩化チォニル、 臭化チォニルなどの ハロゲン化チォニル ; ォキシ塩化リ ン、 ォキシ臭化リ ンなどのォキシハ 口ゲン化リ ン ; 三塩化リン、 五塩化リ ンなどのハロゲン化リ ン ; ジクロ 口 ト リ フエ二ノレホスホラン、 ジブロモ ト リ フエ二/レホスホランなどのノヽ 口 ト リ フエニルホスホラン ; 塩化ォキザリルなどのハロゲン化ォキザリ ル等の慣用のハロゲン化剤を使用することができる。 なかでも、 好まし いハロゲン化剤と して、 塩化チォニルなどのハロゲン化チォニル等が挙 げられる。
ハロゲン化剤の使用量は、 式 ( 3 ) で表される架橋環式ポリカルボン 酸のカルボキシル基 1モルに対して、 例えば 1モル以上であり、 大過剰 量用いることもできる。
この反応においては、 反応促進剤と して、 N , N—ジメチルホルムァ ミ ドなどを用いるのが好ましい。 反応促進剤の使用量は、 ハロゲン化剤 に対して、 0 . 0 1 〜 1 0重量%程度、 好ましくは 0 . 1 〜 5重量%程 度である。 反応促進剤を溶媒と して用いることもできる。
ハロゲン化反応の反応温度は、 ハロゲン化剤の種類などによ り適宜選 択できるが、 一般には— 1 0 °C〜 1 5 0 °C程度である。 反応は、 回分式、 半回分式、 連続式の何れの方法で行うこともできる。
本反応によれば、 前記式 ( 1 ) で表される架橘環式ポリカルボン酸ハ ライ ドが非常に高い収率で生成する。 生成した架橘環式ポリカルボン酸 ハライ ドは、 そのまま、 又は濃縮等の簡単な処理、 精製を施した後、 前 記脱塩反応に供することができる。
本発明の前記式 (4 ) で表されるノルボルナンポリカルボン酸 t —ブ チルエステル化合物において、 Rはノルボルナン環に結合した置換基を 示す。 該置換基と しては、 前記例示の置換基などが挙げられる。 なかで も、 好ましい置換基には、 ハロゲン原子、 d - 4アルキル基、 ォキソ基、 保護基で保護されていてもよいヒ ドロキシル基、 保護基で保護されてい てもよいカルボキシル基等が含まれる。
nは 0〜 5の整数を示し、 nが 2以上のとき、 Rはそれぞれ異なって いてもよい。 また、 mは 2以上の整数であり、 好ましく は 2〜 4程度、 特に 2である。
t 一ブトキシカルボニル基のノルボルナン環における結合位置は、 特 に限定されないが、 少なく とも 2位及び 3位に結合しているのが好まし レ、。 なお、 ノルボルナンポリカルボン酸 t —ブチルエステル化合物には、 立体異性体が存在しうるが、 それらの化合物は何れも本発明に含まれる。 式 (4 ) で表されるノルボルナンポリカルボン酸 t —ブチルエステル 化合物は、 上記本発明の架橋環式ポリカルボン酸 t —プチルエステルの 製造法を利用することにより高収率で得ることができる。
この化合物は、 耐ェツチング性に寄与するノルポルナン環を有すると ともに、 光酸発生剤から生成する酸により容易に分解してカルボキシル 基を生成可能な t —ブトキシカルボ二ル基を有するため、 フォ ト レジス ト用の添加剤、 例えば、 増感剤、 溶解阻止剤等と して利用できる。 産業上の利用可能性
本発明の方法によれば、 架橘環式ポリカルボン酸 t—プチルエステル を工業的に効率よく製造できる。 また、 金属成分等の不純物含量の少な い高品質の架撟環式ポリカルボン酸 t 一ブチルエステルを簡易に製造で きる
また、 本発明によれば、 フォ ト レジス ト用の増感剤又は溶解阻止剤な どして有用な新規な架橘環式ポリカルボン酸 t 一ブチルエステルが提供 される。 実施例
以下に、 実施例に基づいて本発明をよ り詳細に説明するが、 本発明は これらの実施例により限定されるものではない。
実施例 1
攪拌機、 冷却管、 温度計、 酸性ガス トラップを備えた 3 Lの丸底フラ スコに、 1 , 3—ァダマンタンジカルボン酸 5 0 0 g ( 2 . 2 3 0モル) 、 塩化チォニル 1 3 2 6 g ( 1 1 . 1 4 8モル) を入れて攪拌し、 これに N, N—ジメチルホルムァミ ド (DMF) 8. 1 5 g ( 0. 1 1 2モル) を室温にて滴下し、 次いで、 ゆっく り と加熟して 7 0°Cで 2時間攪拌し た。 反応混合液を室温まで冷却し、 減圧下で残存する塩化チォニルと D MFを除去することにより、 1 , 3—ァダマンタンジカルボン酸ジクロ リ ド 5 9 9 g ( 2. 2 94モル) を粗精製物と して得た。

攪拌機、 温度計、 滴下ロー ト、 塩化カルシウム管を備えた 5 Lの丸底 フラスコに、 ナ ト リ ウム t一ブトキシド 3 6 8 g ( 3. 8 2 9モル) 及 びトルエン 1 8 0 0 m l を入れ、 水冷下攪拌しながら、 上記で得られた 1 , 3—ァダマンタンジカルボン酸ジクロ リ ド 400 g ( 1. 5 3モル) の トルエン溶液 ( 24 00 m l ) を 1時間かけて滴下した。 次いで、 室 温まで昇温し、 さらに 1時間攪拌した後、 蒸留水 ( 1 0 0 0 m 1 X 3 ) にて洗浄した。 適量の硫酸ナ ト リ ウムで乾燥した後、 ろ過し、 滤液から 減圧下で溶媒を留去することにより、 下記式で表される 1 , 3—ァダマ ンタンジカルボン酸ジ t一ブチルエステル 4 9 0 g ( 1. 4 5 5モル) を白色固体として得た [純度 9 9 % (ガスクロマトグラフィ一による) ] 。 得られた白色固体を、 メタノール一水系から再結晶し、 1, 3—ァダ マンタンジカルボン酸ジ t一ブチルエステルの精製品を 4 6 0 g ( 1. 3 6 9 g ) を白色粉末と して得た [融点 : 6 5— 6 6 °C ; 純度 9 9. 5 % (ガスクロマ トグラフィーによる) ] 。

実施例 2
攪拌機、 温度計、 水素供給ライ ンを備えた丸底フラスコに、 c i s - 5—ノルボルネン一エン ド一 2 , 3—ジカルボン酸 1 0 g、 1 0重量% P d - C 1 g、 及びェタノ一ル 2 5 m 1 を入れ、 水素雰囲気下 ( 0. 1 O l MP a ) 、 室温で 3時間攪拌した。 反応混合液をろ過し、 濾液を濃 縮することにより、 c i s —ノルボルナン一エンド一 2 , 3—ジカルボ ン酸を 9. 9 g (収率 9 8 %) 得た。
攪拌機、 冷却管、 温度計、 酸性ガス トラップを備えた丸底フラスコに、 上記で得られた c i s —ノルボルナン一エンド一 2 , 3—ジカルボン酸 9. 9 g、 塩化チォニル 4 2. 6 g及びトルエン 2 0 m 1 を入れて攪拌 し、 これに DMF 0. 4 gを室温にて滴下した。 次いで、 ゆっく り と加 熱して 8 0°Cで 2時間攪拌した後、 室温まで冷却し、 減圧下で残存する 塩化チォニルと DMFを除去することにより、 c i s —ノルボルナン一 エン ド一 2 , 3—ジカルボン酸ジクロ リ ドを 1 1. 7 g (収率 9 9 %) 得た。
攪拌機、 温度計、 滴下ロート、 塩化カルシウム管を備えた丸底フラス コに、 ナ ト リ ウム t一ブトキシド 1 2. 3 g及びトルエン 1 5 0 m l を 入れ、 氷冷下攪拌しながら、 上記で得られた c i s —ノルボルナンーェ ンドー 2 , 3—ジカルボン酸ジクロ リ ド 1 1. 7 gの トルエン溶液 ( 1 5 0 m l ) を 1時間かけて滴下した。 1 0 °Cでさらに 1時間攪拌した後、 反応混合液を蒸留水 ( 1 0 0 m 1 X 3 ) にて洗浄し、 適量の硫酸ナ ト リ ゥムで乾燥した後、 ろ過し、 濾液から減圧下で溶媒を留去することによ り、 下記式で表される c i s—ノルボルナン一エンド一 2 , 3—ジカル ボン酸ジ t一ブチルエステル 1 2. 5 gを得た (収率 9 2 %) 。

実施例 3
実施例 1 と同様の方法により得られた 1 , 3—ァダマンタンジカルボ ン酸ジクロ リ ド 2. 0 g ( 7. 5 6 ミ リモル) の トルェン溶液 ( 3 0 m 1 ) に ト リエチルァミン 1. 6 8 g ( 1 6. 6 ミ リモル) を加えた後、 t一ブチルアルコール 1. 1 2 g ( 1 5. 1 ミ リモル) を 1 0分間かけ て滴下し、 室温下で 2時間攪拌した。 反応混合液を蒸留水 ( 1 5 m 1 X 3) にて洗浄し、 硫酸ナト リ ウムで乾燥した後、 ろ過し、 據液から滅圧 下で溶媒を留去して得られた濃縮物をシリカゲルカラムクロマ トグラフ ィ一に付すことにより、 1 , 3—ァダマンタンジカルボン酸ジ tーブチ ルエステル 0. 7 7 g ( 2. 7 7 ミ リモル) を白色固体と して得た。 実施例 4
図 1の製造工程図に従ってァダマンタンー 1 , 3—ジカルボン酸一ジ 一 t一ブチルエステルを製造した。
内容積 1 0 Lのガラス製反応器 1に、 ァダマンタン一 1 , 3—ジカル ボン酸 3 0 0 g、 N , N—ジメチルホルムアミ ド 4. 8 g及びトルエン 2 1 0 0 gを入れ、 窒素雰囲気下、 塩化チォニル 3 3 1. 5 gを 1時間 で滴下した。 1時間熟成後、 t—ブチルカリ ウム 44 6 g と トルエン 2 1 0 0 gの混合液を 3時間で滴下した。 1時間熟成した後、 反応終了と した。 この間、 液の温度を 3 0°Cにコン トロールした。 反応液をガスク 口マ トグラフィ一により分析した結果、 ァダマンタン一 1 , 3—ジカル ボン酸一ジー t一ブチルエステルが 3 8 0 g生成していた。
この反応液を攪拌機を備えた洗浄槽 2に移し、 温度 3 0 °Cの条件下、 水で 3回洗浄した。 なお、 何れの場合も、 被洗浄液 1 0 0重量部に対し て 6 0重量部の洗浄液を用いた。 この洗浄操作により、 有機層と してァ ダマンタン一 1 , 3—ジカノレボン酸ージー tーブチノレエステノレの トルェ ン溶液が得られた。
この有機層を内容積 1 0 Lのガラス製エバポレータ一 3を用いて濃縮 し [ 5 0mmH g ( 6 6 64 P a ) 、 6 0。C] 、 4 3 3. 5 gの濃縮液 を得た。
得られた濃縮液に、 メタノール 1 4 6 5 gを加え、 還流下、 水 5 1 5 gを加え、 水冷下で 3時間攪拌冷却すると、 ァダマンタン— 1 , 3—ジ カルボン酸ージ一 t—ブチルエステルが結晶化し、 スラリ一が得られた。 このスラリーの温度は 2°Cであった。 晶析終了後、 結晶を濾別し、 これ に冷 5 0重量%メタノール水溶液 500 gを加え洗浄した。 洗浄終了後、 結晶を濾別し、 真空乾燥機で 24時間乾燥することにより [ l O mmH g ( 1 3 3 0 P a ) 、 5 0°C] 、 白色のァダマンタン一 1 , 3—ジカル ボン酸一ジ _ t—ブチルエステル 3 7 0. 5 gを得た。 得られたァダマ ンタン一 1 , 3—ジカルボン酸—ジ— t—ブチルエステルの純度は 9 9. 9重量%であった。
実施例 5
図 1の製造工程図に従ってァダマンタン— 1, 3—ジカルボン酸—ジ - t一ブチルエステルを製造した。
內容積 1 0 Lのガラス製反応器 1に、 ァダマンタン一 1, 3—ジカル ボン酸 3 0 0 g、 N, N—ジメチルホルムアミ ド 4. 8 g及びトルエン 2 1 0 0 gを入れ、 窒素雰囲気下、 塩化チォニル 3 3 1. 5 gを 1時間 で滴下した。 1時間熟成後、 t—ブチルカリ ウム 44 6 g と トルエン 2 1 0 0 gの混合液を 3時間で滴下した。 1時間熟成した後、 反応終了と した。 この間、 液の温度を 3 0 °Cにコントロールした。 反応液をガスク 口マ トグラフィ一によ り分析した結果、 ァダマンタン一 1 , 3—ジカル ボン酸一ジー t—ブチルエステルが 3 8 0 g生成していた。
この反応液を攪拌機を備えた洗浄槽 2に移し、 温度 3 0°Cの条件下、 水で 3回洗浄した。 なお、 何れの場合も、 被洗浄液 1 00重量部に対し て 6 0重量部の洗浄液を用いた。 この洗浄操作により、 有機層と してァ ダマンタン一 1 , 3—ジカノレボン酸ージー t—ブチノレエステノレの トノレエ ン溶液が得られた。
この有機層を内容積 1 0 Lのガラス製エバポレータ一 3を用いて濃縮 し [ 5 0 mmH g ( 6 6 64 P a ) 、 6 0 °C ] Λ 4 3 3. 5 gの濃縮液 を得た。
得られた濃縮液に、 メタノール 1 4 6 5 gを加えた。 この溶液にキレ ス ト榭脂 (三菱化学 (株) 製、 C R— 1 1 ) 7 0. 2 gを加え、 温度 4 0 °Cの条件で吸着処理を行った。 その後、 キレス ト樹脂を濾過器 5によ り濾別した。
濾液を加熱して還流下、 水 5 1 5 gを加え、 氷冷下で 3時間攪拌冷却 すると、 ァダマンタン一 1, 3—ジカルボン酸一ジー t—ブチルエステ ルが結晶化し、 スラリーが得られた。 このスラ リーの温度は 2。Cであつ た。 晶析終了後、 結晶を濾別し、 これに冷 5 0重量%メタノール水溶液 5 0 0 gを加え洗浄した。 洗浄終了後、 結晶を濾別し、 真空乾燥機で 2 4時間乾燥することにより [ 1 0 mmH g ( 1 3 30 P a ) 、 5 0 °C] 、 白色のァダマンタン一 1, 3—ジカルボン酸ージー t一ブチルエステル 3 7 0. 5 gを得た。 得られたァダマンタン一 1 , 3—ジカルボン酸一 ジ一 t一ブチルエステルの純度は 9 9. 9重量%であり、 不純物の金属 成分である F e含有量は 6 3重量 p p bであった。

で表される架橘環式ポリカルボン酸ハライ ドと、 t一ブチルアルコール 又はそのアルカリ金属塩とを反応させて、 下記式 ( 2 )

で表される架橘環式ポリカルボン酸ハライ ドを製造し、 次いでこの架橘 環式ポリカルボン酸ハライ ドと t一ブチルアルコール又はそのアル力 リ 金属塩とを反応させる請求の範囲第 1項記載の架橘環式ポリ カルボン酸 t 一ブチルエステルの製造法。
3 . 式 ( 1 ) で表される架橘環式ポリカルボン酸ハライ ドと、 t ーブ チルアルコール又はそのアル力リ金属塩との反応生成物を吸着材による 吸着処理に付す吸着処理工程を少なく とも含む請求の範囲第 1項記載の 架橋環式ポリカルボン酸 t —ブチルエステルの製造法。
4 . 式 ( 1 ) で表される架橘環式ポリカルボン酸ハライ ドと、 t ーブ チルアルコール又はそのアル力 リ金属塩との反応生成物を、 水と水混和 性溶媒との混合溶媒を用いた晶析に付す晶析工程を少なく とも含む請求 の範囲第 1項記載の架橋環式ポリカルボン酸 t 一ブチルエステルの製造 法。
5 . 式 ( 1 ) で表される架橋環式ポリカルボン酸ハライ ドと、 t ーブ チルアルコール又はそのアルカリ金属塩との反応生成物を、 (A ) 水で 洗浄する洗浄工程、 (B ) 吸着材により吸着処理する吸着処理工程、 及 び (C ) 晶析工程に順次供して精製された架橘環式ポリカルボン酸 t 一 ブチルエステルを得る請求の範囲第 1項記載の架撟環式ポリカルボン酸 t 一ブチルエステルの製造法。
6 . 式 ( 1 ) 中の環 Zが 2〜 4環の架撟環式炭素環である請求の範囲 第 1項〜第 5項の何れかの項に記載の架撟環式ポリカルボン酸 t —プチ ルエステルの製造法。
7 . 式 ( 1 ) 中の環 Zがァダマンタン環又はノルボルナン環である請 求の範囲第 1項〜第 5項の何れかの項に記載の架橘瑷式ポリカルボン酸 t 一ブチルエステルの製造法。
