新規なポリ酢酸ビュル験化物系感光性樹脂、 感光性樹脂組成物及びそれを用いた 含水ゲルの形成方法並びに化合物
技術分野
本発明は、 光硬化性塗膜または光硬化性含水ゲルの形成、 もしくは水性現像液 を用いたパターン形成に用いる、 新規なポリ酢酸ビニル験化物系感光性樹脂およ 明
び感光性樹脂組成物並びに新規化合物に関する。 書
背景技術
近年、 廃水処理や診断薬といった分野において、 酵素や菌体を非加熱で固定す る優れた方法として、 光硬化性樹脂を用いた方法が認知されつつあり、 PVA— S b Qがー部に適用されている (特公平 8— 23545号公報及び特開平 2— 2 40555号公報) 。
この P.VA—S b Q樹脂は、 安定性、 安全性に優れており、 様々な用途に適用 されているが、 化合物の構造上'カチオン性の部位を持っているため、 酵素、 菌体 の固定において混合溶解可能な化合物の範囲が限定される欠点がある。
さらに、 PVA— S bQ樹脂は、 乾燥不充分で水を多く含んだ状態では、 感度 が極端に低下する欠点を持っているため、 乾燥工程を入れられない化合物を含水 状態のまま固定したい場合には十分な硬化性が得られず、 適用に問題があった。 ここで、 保存安定性に優れ、 様々な化合物に対しての親和性、 混合溶解性を持 つ材料として、 本発明者らが開発した特定の構造を有する光重合型のポリ酢酸ビ ニル鹼化物系感光性樹脂がある (特開 2000— 181062号公報) 。
しかしながら、 特開 2000— 181062号公報の感光性樹脂及び組成物は 、 水溶液を塗布、 乾燥後、 パターン露光及び現像を行なう、 いわゆるフォトレジ ストとしては、 非常に優れたものであるが、 高含水のまま光硬化によりゲルを形 成する感光性ゲルィヒ剤としては、 感度が十分とは言えず、 より高感度な感光性樹 脂および感光性樹脂組成物が望まれていた。 なお、 この特開 2000— 181062号公報に類似するものとしてポリ酢酸 ビュル鹼化物にビニノレ性不飽和結合フラグメントをペンダントさせた、 いわゆる 重合型感光性樹脂で、 フォトレジストとしてパターン形成を目的とするものが幾 つか公開されている (国際公開 WO 97/33202号パンフレッ ト) 力 ゲル を形成する感光性ゲル化剤としては、 感度が十分とは言えない点では同様である また、 これらの文献においてポリ酢酸ビュル鹼化物にペンダントさせた分子鎖 と類似する分子構造を一部に含む (メタ) アクリル酸誘導体も報告されている ( 特開 2001— 58972号公報及ぴ特開平 1 1— 327139号公報) 。 しか しながら、 これらの文献においても水溶性または水を含有する組成物に利用でき るという記述は無く、 記載例においても水溶性は認められないものである。 発明の開示
本発明は、 このような事情に鑑み、 保存安定性に優れ、 様々な化合物に対して の親和性、 混合溶解性を持ち、 かつ高感度で含水状態においても固化可能な材料 であり、 硬化物の感度が高く、 可撓性に優れ、 高含水率においても均一固化が可 能な感光性樹脂および感光性樹脂組成物並びに新規化合物を提供することを課題 とする。
本発明者らは、 上記課題を解決するために鋭意研究を重ねた結果、 下記一般式 (1) に示される構成単位を有するポリ酢酸ビニル鹼化物系感光性樹脂が、 硬化 物の感度が高く、 可撓性に優れ、 高含水率においても均一固化が可能であること を知見し、 本発明を完成するに至った。
本発明の第 1の態様は、 下記一般式 (1) に示される構成単位を有することを 特徴とするポリ酢酸ビニル鹼化物系感光性樹脂にある。

本発明の一般式 (1 ) で示される構成単位を有する感光性樹脂は、 一般式 (2 ) または (3 ) に示される化合物をポリ酢酸ビニル験化物にァセタールイ匕させる ことで得ることができる。
なお、 一般式 (1 ) で示される構成単位を有する感光性樹脂は、 アルデヒド基 を持つカルボン酸化合物、 アルデヒ ド基を持つフヱノール類またはそれらのァセ タール化物をポリ酢酸ビエル鹼化物にァセタール化し、 そのカルボン酸基、 フエ ノール性水酸基にヒ ドロキシアルキルァクリレートグリシジルエーテルを付加さ せることでも合成可能である。
本発明に用いることができるポリ酢酸ビュル鹼化物は、 特に制限はないが、 重 合度は 2 0 0〜5 0 0 0の範囲が好ましい。 重合度が 2 0 0より小さい場合、 十 分な塗膜強度が得られず、 5 0 0 0より大きい場合、 溶液粘度が高くなり過ぎ取 极いが難しくなる。
験化度は 6 0 %以上、 より好ましくは 7 0 %以上のものが好適である。 鹼化度 が 6 0 %未満では十分な水溶性が得られない。
上記ポリ酢酸ビュル鹼化物には、 現像性調節、 レジスト物性向上の目的で他の ビニルモノマーを共重合したもの、 親水性基変性、 親油性基変性、 末端変性、 力 チオン変性、 ァニオン変性等、 変性ポリ酢酸ビニル鹼化物も適用可能である。 一般式 (2 ) 及ぴ (3 ) の化合物は、 ヒ ドロキシアルキルアタリ レートグリシ ジルェーテノレとァルデヒ ド基を持つカルボン酸化合物またはそのァセタール化物 の付加反応、 ヒドロキシアルキルァクリレートグリシジルエーテルとアルデヒ ド 基を持つフエノール類またはそのァセタール化物の付加反応によって得ることが 出来る。 その反応は、 特開昭 6 0 - 2 2 2 4 4 2号公報等に記載された公知の反 応と同様である。
この他にも、 エポキシ基を持つアルデヒ ドまたはそのァセターノレ化物とヒ ドロ キシアルキル(メタ)アタリレートの付加反応、 あるいは、 アルデヒ ド基を持つ力 ルボン酸化合物またはそのァセタール化物、 もしくはアルデヒド基を持つフヱノ ール類またはそのァセタール化物と、 ヒ ドロキシアルキルグリシジルエーテルの 付加反応生成物とアルキル (メタ) アタリレートのエステル交換反応等によって も得ることができるが、 上述したヒ ドロキシアルキルアタリレートグリシジルェ —テルを用いる方法が、 容易かつ高収率、 高品質な生成物が得られるので、 最も 好ましい。
このヒ ドロキシアルキルァクリレートグリシジルエーテルを用いる方法の反応 は、 通常、 反応基質に熱、 または触媒もしくはその併用により進行させることが 出来る。 必要に応じて反応系に溶媒を加えてもよく、 副反応抑制の目的で重合禁 止剤を加えてもよい。
反応に使用する溶媒は特に制限はないが、 へキサン、 ヘプタン、 オクタン、 ノ ナン、 デカン等の脂肪族炭化水素、 ベンゼン、 トルエン、 キシレン、 ェチルベン ゼン等の芳香族炭化水素、 ジェチルエーテル、 ジプロピルエーテル、 ジブチルェ 一テル、 ジォキサン、 テトラヒ ドロフラン等のエーテル類、 酢酸ェチル、 酢酸ブ チル、 酢酸アミル等のエステル類、 塩化メチレン、 クロ口ホルム、 四塩化炭素、 トリクレン、 テトラクレン等のハロゲン系溶剤、 メタノール、 エタノール、 2— プロパノーノレ、 n—ブタノール、 s e c —ブタノーノレ、 イソブタノーノレ、 t e r t—ブタノ一ノレ等のアルコール類、 エチレングリコール、 ジエチレングリコール 、 トリエチレングリコーノレ、 テトラエチレングリコーノレ等のエチレングリコーノレ 類、 エチレングリコールモノメチルエーテル、 ジエチレングリコールモノメチル エーテノレ、 エチレングリコーノレジェチノレエーテノレ、 ジエチレングリコーノレジメチ ノレエーテノレ等のグリコーノレエーテノレ類、 エチレングリコーノレモノエチノレエーテノレ アセテート、 ジエチレングリコーノレモノェチノレエーテノレアセテート、 ジエチレン グリコールモノブチルエーテルァセテ一ト等のダリコールエーテルァセテ一ト類 、 プロピレングリコール、 ジプロピレングリコール、 トリプロピレングリコーノレ 等のプロピレングリコーノレ類、 プロピレングリコールモノメチルエーテル、 プロ ピレンダリコールモノェチルエーテノレ、 ジプロピレンダリコールモノメチノレエ一 テル、 ジプロピレングリコールモノェチルエーテル、 プロピレングリコールジメ チノレエーテノレ、 ジプロピレングリコーノレジメチノレエーテノレ、 プロピレングリコ一 ノレジェチルエーテノレ、 ジプロピレンダリコールジェチノレエーテル等のプロピレン グリコールエーテル類、 プロピレンダリコールモノメチルエーテノレアセテート、 プロピレンダリコーノレモノェチルエーテルァセテ一ト、 ジプロピレンダリコール モノメチルエーテノレアセテート、 ジプロピレンダリコールモノェチルエーテルァ セテート等のプロピレングリコールエーテルアセテート類、 ジメチルスルホキシ ド、 スルホラン等の硫黄系溶剤、 N—メチルピロリ ドン、 ジメチルホルムアミ ド 、 ジメチルァセトアミ ド等のアミ ド類、 およびそれらの混合物が挙げられる。 反応に使用する触媒にも制限はないが、 一例として、 酸触媒としては、 硫酸、 リン酸、 過塩素酸等の無機酸、 B F 3 等のルイス酸、 メタンスルホン酸、 ベンゼ ンスルホン酸、 p—トルエンスルホン酸、 ドデシルベンゼンスルホン酸等の有機 スルホン酸が挙げられる。 塩基性触媒としては、 トリェチルァミン、 テトラメチ ルエチレンジァミン、 トリブチルァミン、 トリ— n—ォクチルァミン、 ジメチル ベンジルァミン、 ピリジン、 N, N—ジメチル一 4—アミノビリジン等の 3級ァ. ミン、 テトラメチルアンモニゥムクロライド、 テトラメチルアンモニゥムブロミ ド、 テトラェチルアンモニゥムブロミ ド、 テトラプチルアンモニゥムブロミ ド等 の 4級アンモニゥム塩、 トリフエニルホスフィン、 トリブチ^ ^ホスフィン等のリ ン化合物が挙げられる。 なお、 ピリジン、 トリェチルァミン等の液状触媒を溶剤 として使用することもできる。
適用可能な重合禁止剤にも特に制限はないが、 一例として、 フヱノール、 アル キルフエノール、 カテコール、 アルキルカテコール、 ノヽイドロキノン、 ハイド口 キノンモノメチルエーテル、 N—アルキル一 N— -トロソァニリン、 N—ニトロ ソ一フエニルヒ ドロキシルァミン塩、 フエノチアジン、 2, 2 , 6, 6—テトラ メチルビペリジン _ 1—ォキシル、 2, 2 , 6, 6—テトラメチルー 4—ヒ ドロ キシピペリジン一 1ーォキシル、 p—メ トキシフエノール等が挙げられる。 なか でも、 ポリ酢酸ビュル鹼化物にァセタール化させる際、 水溶性が求められるため 、 2 , 2, 6 , 6—テトラメチルー 4—ヒ ドロキシピペリジン一 1—ォキシルが 最も好ましい。
反応後、 溶媒、 触媒および重合禁止剤は、 必要に応じて除去してもよいが、 除 去せずにそのままポリ酢酸ビュル験化物にァセタール化させる反応に用いてもか まわない。
なお、 これらの合成法において、 下記一般式 (4 ) 又は (5 ) に相当する化合 物が、 副反応生成物として少量生成する場合がある。 これらは、 分離精製しても よいが、 一般的に実用上の問題を生じることはなく、 そのまま使用してかまわな レ、。

また、 一般式 (2 ) または (3 ) に示されるアルデヒ ド又はァセタール化合物 は、 これ自体新規であり、 他の用途への利用も考えられる。
一般式 (2 ) または (3 ) で示される化合物をポリ酢酸ビニル験化物にァセタ ール化して一般式 (1 ) で示される構成単位を有する感光性樹脂を得る反応は、 通常、 溶液中で熱、 または酸触媒もしくはその併用で行われる。 なお、 その際に 副反応抑制の目的で重合禁止剤を加えてもよい。 溶液を構成する溶媒は特に制限 はないが、 ポリ酢酸ビニル鹼化物が溶解する組成が好ましい。 一例として、 水、 エチレングリ コーノレ、 ジエチレングリ コーノレ、 ト リエチレングリ コーノレ、 テトラ エチレングリコーノレ等のエチレングリコール類、 エチレングリコールモノメチノレ エーテノレ、 ジエチレングリコーノレモノメチノレエーテノレ、 エチレングリコーノレジェ チルエーテノレ、 ジエチレングリコールジメチノレエーテル等のグリコールエーテル 類、 エチレングリ コーノレモノェチルエーテルアセテー ト、 ジエチレングリ コーノレ モノエチノレエーテノレアセテート、 ジエチレングリコーノレモノブチノレエーテノレァセ テート等のダリコールエーテルアセテート類、 プロピレングリコール、 ジプロピ レングリコール、 トリプロピレングリコール等のプロピレングリコール類、 プロ ピレンダリコーノレモノメチノレエーテノレ、 プロピレングリコーノレモノエチノレエーテ ノレ、 ジプロピレングリコーノレモノメチノレエーテル、 ジプロピレングリコールモノ ェチ^/エーテル、 プロピレングリコー ジメチルエーテ Λ^、 ジプロピレングリコ ーノレジメチノレエーテノレ、 プロピレングリコーノレジェチノレエーテノレ、 ジプロピレン グリコー^/ジェチノレエーテノレ等のプロピレングリコーノレエーテノレ類、 プロピレン グリコーノレモノメチノレエーテノレアセテート、 プロピレンダリコーノレモノエチノレエ 一テルアセテート、 ジプロピレングリコールモノメチノレエーテルアセテート、 ジ プロピレンダリコールモノェチルエーテルァセテ一ト等のプロピレンダリコール エーテルアセテート類、 ジメチルスルホキシド、 Ν—メチルピロリ ドン、 ジメチ ルホルムアミ ド、 ジメチルァセトアミ ド、 およびそれらの混合物、 2—プロパノ ール等が挙げられる。 なかでも水が安全で好ましいが、 作業上、 高沸点溶剤が必 要な場合、 プロピレングリコー^^ ジプロピレングリコール、 Ν—メチルピロリ ドンを水と混合、 もしくは単独で使用することが好ましい。
反応に使用する酸触媒に制限はないが、 一例として、 硫酸、 リン酸、 硝酸、 過 塩素酸等の無機酸、 ギ酸、 酢酸、 プロピオン酸、 シユウ酸、 マロン酸、 こはく酸 、 マレイン酸、 フマル酸、 フタル酸等の有機カルボン酸、 メタンスルホン酸、 ベ ンゼンスルホン酸、 ρ—トルエンスルホン酸、 ドデシルベンゼンスルホン酸等の 有機スルホン酸が挙げられる。
反応後、 これらの酸は、 水酸化ナトリウム、 水酸化カリウム、 アンモニア、 有 機ァミン等のアルカリ化合物もしくはその溶液で中和する力 \ あるいは塩基性ィ オン交換樹脂を用いて取り除くことが好ましい。
反応温度はペンダントする化合物の種類、 および酸触媒の種類、 濃度に大きく 依存するが、 通常、 室温から 1 0 0 °Cの範囲が好適に用いられる。
一般式 (2 ) または (3 ) で示される化合物をポリ酢酸ビュル験化物にァセタ ール化する反応に際して、 例えばホルムアルデヒ ド、 ァセトアルデヒド、 プロピ オンアルデヒド、 ブチルァノレデヒ ド、 ベンズアルデヒ ド、 ヒ ドロキシベンズアル デヒ ド、 o _ベンズアルデヒ ドスルホン酸又はその塩、 ベンズアルデヒ ドー 2, 4—ジスルホン酸又はその塩などのアルデヒ ド類もしくはこれらのァセタール化 物を同時に反応させることもできる。
ポリ酢酸ビニル鹼化物に対する一般式 (2 ) または (3 ) で示される化合物の 化合物導入率は、 化合物の種類で異なるが、 酢酸ビニル単量体ユニットに対し 0 . 0 2〜2 O m o 1 %の範囲が好ましい。 より好ましくは 0 . :!〜 5 m o l %で ある。 導入率が多すぎれば現像性の低下をもたらし、 低すぎれば十分な感度が得 られず、 塗膜強度も低下し、 また、 含水ゲルを形成することも困難にな 。 本発明の上記一般式 (1 ) に示される構成単位を有する感光性樹脂は、 感光性 樹脂組成物に用いることができる。 本発明の感光性樹脂を用いて本発明の感光性 樹脂組成物を構成する場合、 光架橋反応を促進させる目的で、 光重合開始剤、 光 増感剤を混合することが望ましい。 これらの化合物は溶剤に溶解、 もしくは分散 した状態で感光性樹脂に混合する力、 感光性樹脂に対し化学的に結合させてもか まわない。 組成物中に光重合開始剤を溶解、 もしくは分散させる場合、 光重合開 始剤の量は感光性樹脂に対して通常 0 . 1〜3 0重量%、 好ましくは 1〜1 0重 量%とする。 適用される光重合開始剤、 光増感剤に特に制限はないが、 一例とし て、 ベンゾフエノン、 ヒ ドロキシベンゾフエノン、 ビス一 N, N—ジメチ^^アミ ノベンゾフエノシ、 ビス一 N, N—ジェチルァミノべンゾフエノン、 4—メ トキ シ一 4 ' —ジメチルァミノべンゾフエノン等のベンゾフエノン類、 チォキサント ン、 2 , 4 _ジェチルチオキサントン、 イソプロピルチオキサントン、 クロロチ ォキサントン、 イソプロポキシクロ口チォキサントン等のチォキサントン類、 ェ チルアントラキノン、 ベンズアントラキノン、 アミノアントラキノン、 クロロア ントラキノン等のアントラキノン類、 ァセトフエノン類、 ベンゾインメチルエー テノレ、 ベンゾインェチノレエーテノレ、 ベンゾインフエニノレエーテノレ等のベンゾイン エーテル類、 2, 4, 6—トリハロメチルトリアジン類、 1—ヒ ドロキシシクロ へキシノレフエ二ルケトン、 2— ( o—クロ口フエニル) ー4, 5—ジフエニノレイ ミダゾ一ルニ量体、 2— (o—クロロフヱニル) ー4, 5—ジ (m—メ トキシフ ェニル) イミダゾールニ量体、 2— (o—フルオロフェニル) _ 4, 5—ジフエ 二ルイミダゾ一ルニ量体、 2— ( o—メ トキシフエ二ル) 一 4, 5—ジフエ二ノレ イミダゾールニ量体、 2 _ ( p—メ トキシフエニル) ー4, 5—ジフエ二ルイミ ダゾールニ量体、 2 , 4—ジ (p—メ トキシフエニル) 一 5—フエ二ルイミダゾ 一ルニ量体、 2— (2, 4—ジメ トキシフエ-ル) ー4, 5—ジフエニノレイミダ ゾール二量体等、 2, 4 , 5—トリァリ一ルイミダゾールニ量体類、 ベンジルジ メチルケタール、 2—べンジルー 2—ジメチルアミノー 1 _ ( 4一モルホリノフ ェニル) 一ブタン一 1—オン、 2—メチル一 1— 〔4一 (メチルチオ) フエニル 〕 一 2—モルホリノ一 1 _プロパノン、 2—ヒ ドロキシ一 2—メチル一 1—フエ 二ノレ一プロパン一 1—オン、 1— 〔4— ( 2—ヒ ドロキシエトキシ) 一フエ二ノレ 〕 一 2—ヒ ドロキシ一 2—メチル _ 1—プロパン一 1一オン、 フエナントレンキ ノン、 9 , 1 0—フヱナンスレンキノン、 メチルベンゾイン、 ェチルベンゾイン 等のベンゾイン類、 9一フエ二ルァクリジン、 1 , 7—ビス (9, 9 ' —アタリ ジニル) ヘプタン等、 ァクリジン誘導体、 ビスァシルフォスフィンオキサイ ド、 およびこれらの混合物等が挙げられる。
これらの開始剤に加え、 促進剤等を添加することもできる。 これらの例として 、 p—ジメチルァミノ安息香酸ェチル、 p—ジメチルァミノ安息香酸イソアミル 、 エタノールァミン、 ジエタノールァミン、 トリエタノールァミン等が挙げられ る。
また、 本発明の感光性樹脂組成物には、 感度、 コントラス トの増加、 硬化物物 性向上の目的で、 重合性モノマーを添加することも可能である。 一例として、 ポ リエチレングリコールジァクリレート (エチレン基の数が 2〜1 4のもの) 、 ポ リエチレングリコールジメタクリ レート (エチレン基の数が 2〜 1 4のもの) 、 トリメチロールプロパンジァクリ レート、 トリメチロールプロパンジメタクリ レ ート、 トリメチロールプロパントリアタリ レート、 トリメチローノレプロパントリ メタクリ レート、 トリメチロールプロパンエトキシトリアタリレート、 トリメチ ロールプロパンエトキシトリメタクリ レート、 トリメチロールプロパンプロポキ シトリアタリ レート、 トリメチロールプロパンプロポキシトリメタクリ レート、 テトラメチロールメタントリアタリ レート、 テトラメチロールメタントリメタク リレート、 テトラメチロールメタンテトラアタリ レート、 テトラメチロールメタ ンテトラメタクリレート、 ポリプロピレングリコールジアタリ レート (プロピレ ン基の数が 2〜1 4のもの) 、 ポリプロピレングリコールジメタタリ レート (プ ロピレン基の数が 2〜1 4のもの) 、 ジペンタエリスリ トーノレペンタァクリレー ト、 ジペンタエリスリ トーノレペンタメタクリレート、 ジペンタエリ スリ トーノレへ キサアタリ レート、 ジペンタエリスリ トールへキサメタクリ レート、 ビスフエノ ール Aポリオキシエチレンジアタリ レート、 ビスフエノール Aポリオキシェチレ ンジメタクリ レート、 ビスフエノーノレ Aジォキシエチレンジアタリ レート、 ビス フエノール Aジォキシエチレンジメタクリレート、 ビスフエノール Aトリォキシ エチレンジアタリ レート、 ビスフエノール Aトリオキシエチレンジメタクリレー ト、 ビスフエノール Aデカオキシエチレンジアタリ レート、 ビスフエノール Aデ カオキシエチレンジメタクリ レート、 多価カルボン酸 (無水フタル酸等) と水酸 基及びエチレン性不飽和基を有する化合物 (]3—ヒ ドロキシェチルァクリレート 、 一ヒ ドロキシェチルメタタリ レート等) とのエステル化物、 アクリル酸若し くはメタクリル酸のアルキルエステル (アクリル酸メチルエステル、 メタクリル 酸メチルエステル、 アタリノレ酸ェチルエステル、 メタクリル酸ェチルエステル、 アクリル酸ブチルエステル、 メタクリル酸ブチルエステル、 アクリル酸 2—ェチ ルへキシルエステル、 メタクリル酸 2 _ェチルへキシルエステル等) などが挙げ られる。
本発明の感光性樹脂組成物には、 他の成分として、 重合禁止剤、 可塑剤、 顔料 、 染料、 消泡剤、 カップリング剤等、 従来公知のものを必要に応じて配合できる 。
なお、 本発明の感光性樹脂組成物は溶媒として水を含有することが好ましい。 水以外の溶剤を用いて合成された感光性樹脂から、 本発明の感光性樹脂組成物を 構成する場合、 単に水で希釈するのみでもよいが、 溜去による溶剤置換、 または 乾燥固化後に水溶解、 あるいは、 脂肪族炭化水素、 芳香族炭化水素、 酢酸ェチル 、 酢酸ブチルといった非極性溶剤に投入し固形分を析出分離後、 水に再溶解させ てもかまわない。
上記本発明の感光性樹脂組成物は、 低濃度状態でも高感度であるため、 例えば 、 固形分濃度 0 . 5〜 5 0 %、 好ましくは 1 %以上の低濃度水溶液としても光重 合反応することにより、 含水ゲルを形成することができる。 また、 本発明の感光性樹脂組成物は、 機能を形成する各種の薬効成分、 酵素、 菌体等を混合することができる。 この場合は、 各種の薬効成分、 酵素、 菌体等を 含有する感光性樹脂組成物を光硬化させることにより、 各種の薬効成分、 酵素、 菌体等を包含した含水ゲルを形成することができる。 勿論、 本発明の感光性樹脂 組成物から含水ゲルを形成した後に、 各種の薬効成分、 酵素、 菌体等を含浸させ てもよい。
なお、 本発明の感光性樹脂組成物は、 通常のレジス ト組成物と同様にパター二 ングすることができる。 それゆえ、 本発明の感光性樹脂組成物に機能を形成する 各種の薬効成分、 酵素、 菌体等を混合したもの、 または本発明の感光性樹脂組成 物から含水ゲルを形成した後に機能を形成する各種の薬効成分、 酵素、 菌体等を 含浸させたものを、 フォトリソグラフィ一によりパターユングすることも可能で ある。 勿論、 通常のフォトレジス トとして使用することもできる。
本発明の感光性樹脂組成物をフォトパター ングに用いる場合、 現像方法は、 スプレー式、 ノ ドル式、 浸漬式等、 いずれも可能であるが、 残渣の少ないスプレ 一式が好ましい。 必要に応じて、 超音波等を照射することもできる。
なお、 現像液は中性の水が好ましいが、 弱酸性、 弱アルカリ性であってもかま わない。 現像性補助の目的で有機溶剤、 界面活性剤、 消泡剤等を添加することも 可能である。 . 以下に、 本発明を実施例に基づいて説明するが、 この感光性樹脂を用いて構成 される感光性樹脂組成物の種類、 使用目的によって異なるため、 あくまで例示で あり、 本発明の範囲を制限するものではない。
(実施例 1 )
4ーヒ ドロキシブチルアタリレートグリシジルエーテル (日本化成 (株) 製品 4 H B A G E ) 4 5 gとテレフタルアルデヒ ド酸 6 0 g、 重合禁止剤として p ーメ トキシフエノール 0 . 2 g、 および触媒として N, N—ジメチルー 4一アミ ノビリジン 1 . 4 gを反応容器に入れ、 8 5 °Cの湯浴中で 9時間攪拌し赤褐色粘 稠性溶液を得た。 4—ヒドロキシブチルァタリレートダリシジルエーテルの反応 率は 9 2 %であった。 この溶液 100 gに 5 w t %炭酸ナトリゥム水溶液 100 gを加え、 1時間攪 拌した後、 抽出溶媒としてトルエン 250 gを加え抽出した。 このトルエン層を エバポレーターにより濃縮し、 赤褐色粘稠性液体 (A) を得た。
得られた、 赤褐色粘稠性液体 (A) を、 高速液体クロマトグラフィー、 1 H— NMR、 I Rによって分析した。 高速液体クロマトグラフィーの測定条件は、 力 ラム: SUPER I OREX ODS (資生堂 (株) 製) s i z e φ 4. 6 mm X 250 mm、 溶離液: CH3 CN : 0. lw t%リン酸水 ( 40 : 60 v o 1 %) 、 流量: 1. Om 1 /m i n、 カラム温度: 35. 0°C、 検出器: MD_ 9 10 (日本分光 (株) 製) 、 検出波長: 203 nmである。 1 H— NMRは J N M— AL400 (日本電子 (株) 製) を用い、 試料を TMS含有 CDC 13 に溶 解し測定した。 I Rは FT/I R— 410 (日本分光 (株) 製) を用い、 KB r 錠剤法により測定した。
この粘稠性液体の高速液体クロマトグラフィーによる分析結果を図 1に、 1 H — NMRの測定結果を図 2に、 I Rの測定結果を図 3に示す。 これらの結果より 、 この溶液は一般式 (2) で示される化合物に相当する下記化合物 (B) の他、 一般式 (4) で示される化合物に相当する下記化合物 (C) と推定される異性体 を含んでおり、 その比は化合物 (B) 化合物 (C) =80 20と判断される

(実施例 2)
重合度 1 700、 験化率 88%のポリ酢酸ビニル鹼化物 (日本合成工業 (株) 製品 EG— 30) 50 gを精製水 430 gに分散させた後、 90°Cまで昇温し て溶解させた。 この溶液を 60°Cまで冷却した後、 触媒としてリン酸 3. 0 g、 実施例 1で得られた赤褐色粘稠性液体 (A) 4. 2 g、 溶媒として 2—プロパノ ール 59 gおよび重合禁止剤として 2, 2, 6, 6—テトラメチノレー 4—ヒ ドロ キシピペリジン— 1一ォキシノレ (旭電化工業 (株) 製品 アデカスタブ LA— 7 RD) 13. 6mgを加え、 60 °Cで 7時間攪拌した。 得られた粘稠性溶液を 4 5°Cまで冷却した後、 塩基性イオン交換樹脂 (三菱化学 (株) 製品 ダイヤィォ ン WA20) 44 gを加え 2時間攪拌した。 pHが中性であることを確認した後 、 室温に冷却し、 400メッシュの紗を用いてイオン交換樹脂を濾別、 粘稠性榭 脂溶液を得た。
この溶液に光重合開始剤として、 1— [4— (2—ヒ ドロキシエトキシ) 一フ ェニル] — 2—ヒ ドロキシ一 2—メチル一 1 _プロパン一 1—オン (チバ 'スぺ シャルティ ·ケミカルズ (株) 製品 I r g a c u r e 2959) を溶液中の樹 脂分に対し 3重量%添加し感光性樹脂組成物を得た。
この感光性樹脂組成物水溶液を水にて表 1の濃度に希釈し、 それぞれを試験管 に入れ、 密栓した状態で、 照度 38 OmW/c m2 のメタルハライドランプ UV 照射機にて、 2. 8秒間 UV照射を行った後、 試験管を直立させて栓を空け、 重 さ 5. 5 gの鉄球を液面に置いて、 鉄球の沈降 ·保持により硬化性を比較評価し た。 結果を表 1に示す。

(実施例 3 )
重合度 3000、 鹼化率 88%のポリ酢酸ビニル鹼化物 (日本合成工業 (株) 製品 OKS— 9101) 37 gを精製水 464 gに分散させた後、 90°Cまで 昇温して溶解させた。 この溶液を 60°Cまで冷却した後、 触媒としてリン酸 3. 5 g、 実施例 1で得られた赤褐色粘稠性液体 (A) 2. 9 g、 溶媒として 2—プ ロパノール 1 16 gおよび重合禁止剤として 2, 2, 6, 6—テトラメチルー 4 —ヒ ドロキシピペリジン— 1—ォキシル (旭電化工業 (株) 製品 アデカスタブ LA- 7RD) 15. 6mgを加え、 60°Cで 7時間攪拌した。 得られた粘稠性 溶液を 45 °Cまで冷却した後塩基性イオン交換樹脂 (三菱化学 (株) 製品 ダイ ャイオン WA 20) 50 gを加え 2時間攪拌した。 pHが中性であることを確認 した後、 室温に冷却し、 400メッシュの紗を用いてイオン交換樹脂を濾別、 粘 稠性樹脂溶液を得た。
この溶液に光重合開始剤として、 1— [4一 (2—ヒ ドロキシエトキシ) 一フ ェニノレ] 一 2—ヒ ドロキシ一 2—メチノレ一 1—プロパン一 1—オン (チバ 'スぺ シャルティ ·ケミカルズ (株) 製品 I r g a c u r e 2959) を溶液中の樹 脂分に対し 3重量%添加し感光性樹脂組成物を得た。
この感光性樹脂組成物水溶液を水にて表 2の濃度に希釈し、 実施例 2と同様の 条件にて、 鉄球の沈降 ·保持により硬化性を比較評価した。 結果を表 2に示す。

(比較例 1 )
PVA— SbQ樹脂 (東洋合成工業 (株) 製品 SPP— H_13 重合度 1 700) を水にて表 3の濃度に希釈し、 実施例 2と同様の方法により、 硬化性を. 評価した。 結果を表 3に示す。

表 1〜3に示すように、 実施例 2では固形分濃度が 2 %、 実施例 3では固形分 濃度が 1%と低濃度水溶液であっても強固で均一な含水ゲルであり、 鉄球を保持 することができた。 一方、 比較例 1では固形分濃度 8%と、 実施例と比べて高濃 度の水溶液としないと鉄球を保持することができなかった。
(実施例 4)
重合度 1700、 鹼化率 88%のポリ酢酸ビニル鹼化物 (日本合成工業 (株) 製品 商品名 EG—30) 50 gを精製水 354 gに分散させた後、 90。じまで 昇温して溶解させた。 この溶液を 60°Cまで冷却した後、 触媒としてリン酸 3. 2 g、 実施例 1で得られた赤褐色粘稠性液体 (A) を 6. 2 g、 溶媒として 2— プロパノール 152 gおよび重合禁止剤として 2, 2, 6, 6—テトラメチル一 4—ヒ ドロキシピペリジン— 1ーォキシル (旭電化工業 (株) 製品 アデカスタ ブ LA—7RD) 14. lmgを加え、 60°Cで 7時間攪拌した。 得られた透明 な粘稠性溶液を 45 °Cまで冷却した後、 塩基性イオン交換樹脂 (三菱化学 (株) 製品 ダイヤイオン WA20) 47 gを加え 2時間攪拌した。 pHが中性である ことを確認した後、 400メッシュの紗を用いてイオン交換樹脂を濾別、 透明な 粘稠性樹脂溶液を得た。
この溶液に光重合開始剤として、 1_ [4— (2—ヒ ドロキシエトキシ) 一フ ェニル] — 2—ヒ ドロキシ一 2—メチルー 1—プロパン一 1—オン (チバ ·スぺ シャルティ ·ケミカルズ (株) 製品 I r g a c u r e 2959) を溶液中の樹 脂分に対し 3重量%添加し感光性樹脂組成物を得た。
この感光性樹脂組成物をプレードコーターで、 ガラス基板上に全面塗布、 80 °Cのクリーンオーブンで 5分間乾燥した後、 室温まで冷却、 所定のパターンを備 えたマスクを介し、 照度 4. OmWZcm2 の超高圧水銀灯で 50 Om J cm 2 の紫外線を照射した。 続いてイオン交換水で 30秒間スプレー現像し、 目的の パターンを得た。 パターンの膜厚は 1. 0/ m、 解像度は Ι Ομπιであり、 感度 はゥグラステップタブレットで 5段であった。 産業上の利用可能性
本発明によれば、 保存安定性に優れ、 様々な化合物に対しての親和性、 混合溶 解性を持ち、 かつ高感度で含水状態においても固化可能な材料であり、 硬化物の 感度が高く、 可撓性に優れ、 高含水率においても均一固化が可能な感光性樹脂お よび感光性樹脂組成物並びに新規化合物を提供することができる。 この本発明の 感光性樹脂および感光性樹脂組成物は、 例えば、 水溶液の固化に適用した場合に は、 低濃度でも強固で均一なゲルを形成できるものとして、 また、 フォト ター ニングに適用した場合には、 高感度、 高解像度な水溶性レジストとして、 新規か つ有用なものである

5. 請求の範囲 2 4の何れかの感光性樹脂組成物を用い、 光重合反応する ことにより含水ゲルを得ることを特徴とする含水ゲルの形成方法。
6. 下記一般式 (2) に示されることを特徴とする化合物。
