セラミック多層基板 発明の属する技術分野
本発明はセラミック多層基板に関するものである。 背景技術
近年、 セラミック基板表面に実装されていたキャパシタゃィンダクタ 等の受動部品をセラミック多層基板に内蔵することで電子機器の小型化 および高密度化が図られている。 このようなセラミ ック多層基板を作製 するにはドクターブレード法によって誘電体磁器組成物と有機溶剤の混 合スラリーによってグリーンシートを作製し、 乾燥させた後、 そのシー トの上面に配線導体を印刷する。 そして、 前記と同様の'誘電体磁器組成 物のグリーンシートを積み重ね、 積層物とし、 同時焼成する。
このようなセラミック多層基板は高速で高性能な信号処理を行うため、 比抵抗の小さい A gや C uを配線導体として使用している。 そのため、 A gの融点である 962°Cおよび C u融点である 1084°Cより低い温度で、 これらと同時焼成できる種々のセラミックス材料が開発されている。 ところで、 上記セラミック多層基板は浮遊容量や配線間の結合容量な どを抑制するために一般に誘電率が 10 以下のものが好適に用いられる 力 S、 一方、 セラミック多層基板内部にコンデンサを形成する場合、 コン デンサを構成するセラミッタスの誘電率は高いことが好ましい。
チタン酸バリ ウム系の誘電体磁器組成物は、 一般に誘電率が高く、 セ ラミ ック多層基板内部に高容量のコンデンサを形成させることが可能で ある。 しかしながら、 焼結温度が高く、 1150〜1200°C以上が必要である ため、 同時焼成される配線導体として A gや C uを用いることができな レ、。 このため 1000°C以下の温度で焼結可能であり、実用的な誘電率を有 するチタン酸バリゥム系の誘電体磁器組成物が必要である。
チタン酸バリゥム系の誘電体磁器組成物については種々の先行文献が 知られている。特開昭 5 4— 5 3 3 0 0においては、鉛添加系において、 酸化銅と酸化ビスマスとを添加することが記載されている。
また、 特開 2 0 0 6— 9 3 4 8 4、 特開平 5— 3 2 5 6 4 1には、 無 鉛系で低温焼成可能なチタン酸パリ ゥム系誘電体が記載されている。

No. 9B, 2006, pp 7360 - 7364 「Die丄 ectric Properties and Micro structures of Low-Temperature-Sintered BaTi03- Based Ceramics ' with CuBi204 sintering AidJ には、 チタン酸バリ ウム誘電体に対して、 ガラスを添加 せず、 C u B i 2 O 4を焼結助剤として添加することを開示した。 これ によって、チタン酸バリゥム誘電体が 9 2 0° Cで焼結可能であること、 良好な比誘電率の温度特性が得られることを確認した。 特に、 約 1 9 0 0の比誘電率と約 0. 6 %の誘電損失とが得られることを開示した。 また、 セラミック多層基板用途において、 低誘電率のセラミックは多 数知られている (特開平 9一 3 0 1 7 6 8、 特開 2 0 0 0— 2 6 4 7 2 2、 特開 2 0 0 0— 2 6 4 7 2 3 ) 発明の開示
新しい有用なセラミック多層基板の開発に際しては、 コンデンサない しキャパシタなどを構成する高誘電率セラミック層と、 低誘電率のセラ ミック層とを積層し、 一体化することが必要である。 また、 上記の理由 から、 高誘電率セラミック層と低誘電率セラミック層とを 1 0 0 0 °( 以 下の低温領域で緻密に焼成可能であることが必要であり, かつ両者をデ ラミネーションゃクラックなしで接合することが必要である。 しかも、 高誘電率セラミック層と低誘電率セラミック層との間では、 共焼結時に 成分拡散が生じ、 この結果として誘電特性が劣化する傾向がある。 これ らの問題点を解決したセラミック積層体は未だ知られていない。
本発明者は、特願 2 0 0 6 - 2 3 5 5 2 9において、低温焼成可能で、 誘電損失の小さい高誘電率チタン酸バリ ウム系誘電体を開示した。 しか し、 これを低誘電率セラミック層と共焼結したときに、 両者を強固に接 合し、デラミネーションゃクラックなしで接合することが必要である力 、 そのような技術は提供されていない。
本発明の課題は、 チタン酸バリゥム系の高誘電率層と低誘電率層との 積層体を、 低温焼成によってデラミネーシヨンやクラックを抑制しつつ 接合することである。
本発明は、 低誘電率層と高誘電率層との共焼結によって得られるセラ ミック多層基板を提供する。 低誘電率層は、 x B a O_y T i O 2 - z Z n O ( x、 y、 zは、 それぞれ、 モル比率を示し、 χ + y + z = 1 ; 0. 0 9≤ x≤ 0. 2 0 ; 0. 4 9≤ y≤ 0. 6 1 ; 0. 1 9 ≤ z≤ 0. 4 2) の組成を有する低誘電率セラミック成分と、 この低誘 電率セラミック成分 1 0 0重量部に対して 1. 0重量部以上、 5. 0重 量部以下添加されている酸化ホウ素含有ガラス成分を含む。 高誘電率層 、 C u Oおよび B i 2 O 3が添加されたチタン酸バリ ゥム系誘電体で ある。
本発明によれば、 チタン酸バリウム系誘電体に対して、 C u Oおよび
B i 2 O 3を添加することによって、 チタン酸バリ ゥム誘電体の最適焼 成温度を低くすることができ、 特には 1 0 0 0 °C以下とすることができ る。 その上で、 上述した特定組成の B a O_T i 02— Z n O系の低誘 電率セラミ ックスを、 上記の低温焼成可能なチタン酸バリウム系誘電体 と共焼結すると、 接合強度が高く、 接合面におけるラミネーシヨンゃク ラックを抑制でき、 また接合界面における成分拡散も抑制されることを 見いだし、 本発明に到達した。 図面の簡単な説明

本発明のチタン酸バリ ゥム系誘電体の誘電率は特に限定するものでは ない。 しかし、 誘電体コンデンサのように高い誘電率を必要とする用途 においては、 誘電率を例えば 1000 以上とすることが好ましい。
チタン酸バリ ゥム系誘電体は、 チタン酸バリ ゥムを主成分とする誘電 体を指す。 具体的には、 原料段階では、 チタン酸バリ ウムの仮焼物であ つてよく、 あるいは、 焼結後にチタン酸バリ ウムを生成する酸化チタン と酸化バリウムとの混合物であってよい。 また、 チタン酸バリ ウム系誘 電体全体を 1 0 0モル%とすると、 1 0 0モル%の全体がチタン酸バリ ゥムからなつていてよい。 あるいは、 誘電体のバリ ウム部位のうち、 3 0モノレ%以下は、 ス トロンチウム、 力 シゥム、 マグネシウムによって 置換することができる。 また、 誘電体のチタン部位のうち、 3 0モル% 以下は、 ジルコニウムによって置換することができる。
本発明においては、 チタン酸バリ ゥム系誘電体に対して C u Οおよび
B i 2 0 3を添加する。 これによつて、 チタン酸バリ ウム系誘電体の焼 成温度を低くすることができる。
添加の方法は例えば以下のとおりである。
( 1 ) C u〇および B i 2〇 3を別々の酸化物の形で添加する。
( 2 ) C u Oと B i 2〇 3との複合酸化物を添加する。 (3) ( 1 ) の複数種類の酸化物と、 ( 2) の複合酸化物とを両方 とも添加する。
(2) (3) の複合酸化物は、 仮焼によって生成'させることができる。 また、 複合酸化物としては、 C u B i 2 O 4を例示できる。
本発明の観点からは、 チタン酸バリ ウム系誘電体 1 0 0重量部に対し て、 0'. 5重量部以上、 4. 0重量部以下の C u Oおよび 4. 0重量部 以上、 9. 0重量部以下の B i 2 O 3を添加することが好ましい。
チタン酸パリ ゥム系誘電体 1 0 0重量部に対する C u〇の添加量を 0 · 5重量部以上とすること、 および B i 203の添加量を 4. 0重量部以 上とすることによって、 1 0 0 o°c以下で焼成したときの磁器の緻密性 および誘電率を向上させることができ、 接合性も向上させることが可能 になる。 この観点からは、 〇11〇の添加量を 0. 8 5重量部以上とする ことが更に好ましく、 また、 B i 203の添加量を 5. 0重量部以上と することが更に好ましい。
また、 チタン酸バリ ウム系誘電体 1 0 0重量部に対する C u Oの添加 量を 5. 0重量部以下とすること、 および B i 2 O 3の添加量を 9. 0 重量部以下とすることによって、 1 0 0 0°C以下で焼成したときの磁器 の緻密性おょぴ誘電率を向上させることができ、 接合性も向上させるこ とが可能になる。 この観点からは、 C u Oの添加量を 3. 0重量部以下 とすることが更に好ましく、 また、 B i 2〇 3の添加量を 8. 0重量部 以下とすることが更に好ましい。
本発明のセラミ ック多層基板の共焼結は、 900〜: 1000°Cで行うことが 好ましい。 共焼結温度が 9 0 0°C未満では、 焼結が困難である。 また焼 結温度を 1 0 0 0°C以下とすることによって、 広範囲な用途展開が可能 となり、 産業上の利点が大きい。 焼結温度は 9 8 0°C以下が更に好まし レ、。 また、 導体として A gなどを使う ときは、 焼結温度を 950°C以下と することが好ましい。
Pbの酸化物は、本発明のチタン酸バリ ゥム系誘電体中に実質的に含有 していないことが好ましい。 ただし微量の不可避的不純物は除く。
本発明のチタン酸バリ ゥム系誘電体中には実質的にガラス成分は含有 されていない。 また、 各金属成分の原料としては、 各金属の酸化物、 硝 酸塩、 炭酸塩、 硫酸塩を例示できる。
本発明の低誘電率層は、 低誘電率セラミック成分、 およびこの低誘電 率セラミック成分に添加されている酸化ホウ素含有ガラス成分からなる。 ここで、 低誘電率層とは、 比誘電率が 3 0以下の層を意味する。
前記低誘電率セラミック成分は、 x B a O— y T i 02— z Z n O (x、 y、 zは、 それぞれ、 モル比率を示し、 x + y + z = l ; 0. 0 9≤ x ≤ 0. 2 0 ; 0. 4 9≤ y≤ 0. 6 1 ; 0. 1 9≤ z≤ 0. 4 2) の組 成を有する磁器である。 この範囲内の組成によって、 共焼結時に、 高誘 電率セラミック層との接合性が良く、 また比誘電率を低く し、 低温で緻 密な磁器を得ることが可能である。
本発明の観点からは、 前記低誘電率セラミ ック成分中での B a Oの比 率 Xは、 0. 1 1以上とすることが更に好ましく、 また、 0. 1 5以下 とすることが更に好ましい。 また, 前記低誘電率セラミック成分中での 丁 1 02の比率 は、 0. 5以上とすることが更に好ましく、 また 0. 6以下とすることが更に好ましい。 また, 前記低誘電率セラミック成分 中での Z n Oの比率 zは、 0. 3以上とすることが更に好ましく、 また 0. 4以下とすることが更に好ましい。
前記低誘電率セラミック成分 1 0 0重量部に対して、 1. 0重量部以 上、 5. 0重量部以下の酸化ホウ素含有ガラス成分を添加することによ つて、 低誘電率層の焼結温度を効果的に低下させることが可能となる。 この酸化ホウ素含有ガラス成分とは、 少なく とも酸化ホウ素を含有す るガラス成分を意味する。 このガラス成分は、 酸化ホウ素のみであって よいが、 酸化ホウ素以外の金属酸化物を含有していることが好ましい。 酸化ホウ素以外の金属酸化物成分と しては、 B a O、 A 1 2 O 3 > n
0、 S i 〇 2およびアルカリ金属酸化物を例示できる。
好適な実施形態においては、 前記セラミック多層基板が、 B a O—
A 1 2 O 3 - S i O 2系セラミ ックを含んでおり、低誘電率セラミック層 力 この B a O— A 1 2 O 3 - S i 〇 2系セラミックと共焼結により接合 されている。
B a O - A 1 2 O 3 - S i 0 2系セラミックは、セラミック多層基板内 に比抵抗の小さな Ag、 Cu、 Ag - Pd等の低融点金属を配線導体として同時 焼結することができ、 高周波特性に優れたセラミック多層基板の形成が 可能である。 また、 前述の低誘電率層のガラス成分とほぼ同組成である ので、 接合強度が強く、 共焼結による基板特性の変動も少ない。
B a O - A 1 2 O 3 - S i O 2系セラミックは、好ましくは以下の組成 を有する。
(必須成分)
BaO: 40〜65重量部
A1203: 0. 1〜20重量部
Si02: 25— 46重量部
(任意成分)
ZnO: 0. 5〜20重量部
必要に応じて前述した酸化ホウ素含有ガラス成分のいずれかを 0. 3〜 5. 0重量部添加してもよい。
本発明において、 前記した各金属酸化物成分の比率は、 原料混合物に おける各金属の酸化物への換算値である。 原料混合物における各金属の 酸化物への換算値は、 各金属原料の混合比率によって定まる。 本発明に おいては、 各金属原料の混合比率を精密天枰によって秤量し、 この秤量 値に基づいて前記換算値を算出する。
本発明のセラミック多層基板は、 A g、 C uおよび A g— P d合金か らなる群より選ばれた材質からなる導電膜を備えていることが好ましレ、。 また、 本発明のセラミック多層基板は、 一対の電極層を備えており、 これら一対の電極層間に前記高誘電率セラミック層が配置されており、 この一対の電極層によって所定の静電容量が引き出されていることが好 ましい。
本発明のセラミック多層基板を製造する際には、 好ましくは、 所望の 組成となるように各酸化物粉末を秤量し、 湿式混合して、 チタン酸バリ ゥム系誘電体およぴ低誘電率誘電体の双方について、各混合粉末を得る。 その後、 低誘電率材は 900°C〜1300°Cの範囲(好ましくは 1050°C以上) および高誘電率材は 900〜1200°Cの範囲(好ましくは 1000〜1100°C)で 仮焼する。 仮焼体を粉枠し、 各セラミック粉末を得る。 そして、 好まし くは、 各セラミック粉末と有機バインダ、 可塑剤、 分散剤および有機溶 剤とを混合し、 ドクターブレード法によってシート成形し、 これを積層 して積層体を得る。 この積層体を 9 0 0〜 1 0 0 0 °Cで焼成し、 セラミ ック多層基板を得る。
図 1は、 本発明を適用したセラミック多層基板の一例を示す。 本図面 は L C内蔵多層配線基板を模式的に示す断面図である。 多層配線基板 1 0上に、 外装電極 3、 ハンダバンプ 2を介して集積回路 1が搭載されて いる。 多層配線基板 1 0は、 例えば前記したような低誘電率層 4と高誘 電率層 5、 6からなつている。 適切な設計にしたがって、 内層電極 7お ょぴビア導体 8が縦横に形成されており、 多層配線を構成している。 多 層基板 1 0においては、 C l、 C 2、 C 3はいずれもコンデンサを形成 しており、 L 1はィンダクタを形成しており、 それぞれ所定の用途に利 用できる。 また、 低誘電率層 4のうち、 例えば L1を形成する層において は、 B a O— A 1 2 O 3 - S i 〇 2系セラミックとしてもよレヽ。 実施例
(実験 A )
(誘電体原料の作製)
所望の組成となるように各酸化物粉末を秤量し、 湿式混合して、 チタ ン酸バリ ゥム系誘電体および低誘電率誘電体の双方について、 各混合粉 末を得る。 その後、 低誘電率材は 1 0 5 0— 1 3 0 0 °Cで仮焼し、 高誘 電率材は 1 0 0 0〜 1 1 0 o °cで仮焼した。 その後粉砕して各セラミツ ク原料粉末を得た。
(ガラス作製)
表 1に示す各ガラス種 A、 B、 Cを作製した。 各ガラス成分を構成す る各酸化物を秤量し、 乾式混合によって混合物を得た。 その後、 白金ル ッボ中で溶融させ、 溶融物を水中で急速冷却して塊状のガラスを得た。 このガラスを湿式粉碎して、 各低融点ガラス粉末を得た。

(低誘電率材の調製)
得られた仮焼物とガラス、 必要に応じて所定量の C u Oを添加し、 粉 砕して低誘電率セラミック原料粉末を得た。 表 2〜 5に記載の低誘電率 材組成の誘電率は、 すべて 20〜30、 Q値(3GH z )は 3000以上である。
(高誘電率材の調製)
チタン酸バリゥム系誘電体仮焼物に対して所定量の C u Oおよび B i 2 O 3を添加し、 粉砕して、 表 2〜 5記載の各高誘電率セラミック原 料を得た。
(テープ成形)
調整した各原料粉末に有機パインダ、 可塑剤、 分散剤および有機溶剤 を加え、 ボールミルにて混合し、 スラリーを得た。 このスラリーを用い て ドクターブレード装置によって厚さ 0.02〜0.1mni のグリーンシー ト を成形した。
(接合性、 抗折強度試験)
低誘電率セラミックグリーンシートを焼成後厚みが 2mm程度になる ように積層し、 その中間に高誘電率セラミックグリーンシートを挿入し て焼成し、 約 3mm X 30mm X 2mm の試験片を取り出して 3点曲げ試験 を行った。 接合性は同様の構造物に対し、 鏡面研磨を行って接合界面部 のクラック、空隙、相互拡散を電子顕微鏡で観察した。 この結果を表 2、 3、 4、 5に示す。
(誘電率測定)
低誘電率セラミックグリーンシートの中間に高誘電率セラミックグ リーンシートを挿入した構造物に対し、 あらかじめ高誘電率層の一部が 容量層となるようにスク リーン印刷によつて電極パターン(電極の重な りの面積は焼成後 2mm2)を形成し、 ビアで電極を引き出す。 その後適当 な大きさにカットして容量を測定し、 誘電率を算定した。 この結果を表 2、 3、 4、 5に示す。 表 2

ここで、 「接合性」 の項目は、 拡散、 微小クラック、 デラミネーション がなく、抗折強度が 2 0 O M P a以上である場合は 「〇」 とした。拡散、 または微小クラックが見られた場合には、 「△」 とし、 拡散成分が多く、 あるいはデラミネーションゃクラックが見られる場合には「X」とした。 表 2に示すように、 試料 1では、 B a〇の比率 Xが本発明外であり、 拡散、 微小クラックが見られた。 試料 2、 3では良好な接合性が得られ る。 試料 4では、 低誘電率層へのガラス添加量が 0 . 5重量部と本発明 外であり、 高誘電率層との接合性が低い。 試料 5、 6、 7、 8では良好 な接合性が得られた。 試料 9では、 低誘電率層へのガラス添加量が 6 . 0重量部と本発明外であり、 拡散、 微小クラックが見られる。

表 3に示すように、 試料 1 0、 1 1では良好な接合性が得られる。 試 料 1 2、 1 3では、 & 0の比率 が 0. 2 2、 0. 2 5と本発明外で あり、 接合性が低下している。 試料 1 4、 1 5では、 丁 1 〇2の比率 が本発明外であり、 接合性が低下している。 試料 1 6、 1 7では、 T i O 2の比率 yと Z n Oの比率 zが本発明外であり、 接合性が低下してい る。 試料 1 8、 1 9では良好な接合性が得られている。

表 4に示すように、 低誘電率層に C u Oを添加することによって、 共 焼結された高誘電率層の誘電率が一層向上するという作用効果が得られ る。 この比率は、 低誘電率セラミック成分 1 0 0重量部に対して 2 0重 量部以下、 更には 2〜 2 0重量部が特に好ましい。

表 5に示すように、 試料 2 7〜 3 7では良好な抗折強度と誘電率とが 得られた。
本発明の特定の実施形態を説明してきたけれども、 本発明はこれら特 定の実施形態に限定されるものではなく、 請求の範囲の範囲から離れる ことなく、 種々の変更や改変を行いながら実施できる。

Claims

請求の範囲
1. 低誘電率層と高誘電率層との共焼結によって得られるセラミッ ク多層基板であって、
前記低誘電率層が、 x B a O— y T i〇 2— z Z n O (x、 y、 zは、 それぞれ、 モル比率を示し、 X + y + z = 1 ; 0. 0 9≤ X≤ 0. 2 0 ; 0. 4 9≤ y≤ 0. 6 1 ; 0. 1 9≤ z≤ 0. 4 2) の組成を有す るセラミック成分と、 このセラミック成分 1 0 0重量部に対して 1. 0 重量部以上、 5. 0重量部以下添加されている酸化ホウ素含有ガラス成 分を含んでおり、 前記高誘電率層が、 C u Oおよび B i 2 O 3が添加さ れたチタン酸バリゥム系誘電体であることを特徴とする、 セラミック多 層基板。
2.. 前記高誘電率層において、 前記チタン酸バリウム系誘電体 1 0 0重量部に対して、 0. 5重量部以上、 4. 0重量部以下の C u Oおよ び 4. 0重量部以上、 9. 0重量部以下の B i 2 O 3が添加されている ことを特徴とする、 請求項 1記載のセラミック多層基板。
3. 前記低誘電率層において、 前記セラミック成分 1 0 0重量部に 対して 2 0重量部以下の C u Oが添加されていることを特徴とする、 請 求項 1または 2記載のセラミック多層基板。
4. 前記セラミック多層基板が、 B a O— A l 2 O 3 - S i O 2系セ ラミックを含んでおり、 前記低誘電率層が、 この B a〇一 A 1 2 O 3 - S i O 2系セラミックと共焼結により接合されていることを特徴とする、 請求項 1〜 3のいずれか一つの請求項に記載のセラミック多層基板。
5 . 前記共焼結の温度が 1 0 0 0 °C以下であることを特徴とする、 請求項 1〜 4のいずれか一つの請求項に記載のセラミック多層基板。
6 . A g、 C uおよび A g— P d合金からなる群より選ばれた材質 からなる導電膜を備えていることを特徴とする、 請求項 1〜 5のいずれ か一つの請求項に記載のセラミック多層基板。
7 . 一対の電極層を備えており、 これら一対の電極層間に前記高誘 電率層が配置されており、 この一対の電極層によって所定の静電容量が 引き出されていることを特徴とする、 請求項 1〜 6のいずれか一つの請 求項に記載のセラミック多層基板。
