Definitions
- the present invention relates to a method for manufacturing a substrate made of a single crystal of a group III nitride such as aluminum nitride.
- Aluminum nitride (AlN) has a large forbidden band width of 6.2 eV and is a direct transition type semiconductor. Therefore, the same group III nitride as gallium nitride (GaN) or indium nitride (InN) is used. It is expected as a material for ultraviolet light emitting devices including mixed crystals.
- a semiconductor element such as an ultraviolet light emitting element, a grad layer, an active layer, or the like is provided between an n-type semiconductor layer electrically bonded to the n electrode and a p-type semiconductor layer electrically bonded to the p electrode. It is necessary to form a laminated structure including it, and from the viewpoint of light emission efficiency, it is important that any layer has high crystallinity, that is, there are few crystal dislocations and point defects. For these reasons, generally, the above laminated structure is formed on a single crystal substrate (hereinafter, also referred to as “self-standing substrate”) having sufficient mechanical strength to exist independently.
- a single crystal substrate hereinafter, also referred to as “self-standing substrate” having sufficient mechanical strength to exist independently.
- the self-standing substrate for forming the laminated structure has a small difference in lattice constant and thermal expansion coefficient from the group III nitride single crystal such as aluminum gallium indium nitride (AlGaInN) forming the laminated structure.
- group III nitride single crystal such as aluminum gallium indium nitride (AlGaInN) forming the laminated structure.
- High thermal conductivity is required from the viewpoint of preventing deterioration. Therefore, in order to produce a semiconductor element containing aluminum nitride, it is advantageous to form the above layer structure on an Al-based group III nitride single crystal substrate.

- a method for facilitating separation by introducing voids at the interface has also been proposed (see Patent Document 2).
- the difference in lattice constant between the base substrate and the Al-based group III nitride single crystal Stress (hereinafter, also referred to as “lattice mismatch stress”) is generated in the Al-based group III nitride single crystal due to the difference in thermal expansion coefficient.
- This lattice mismatch stress does not cause a big problem when the thickness of the Al-based Group III nitride single crystal layer is thin, but the Al-based Group III nitride single crystal has a thickness as required for a free-standing substrate.
- the substrate can be smoothed in appearance, but the distortion at the crystal level cannot be removed and obtained.

- a self-supporting substrate having almost no warpage and a good surface state.
- the aluminum nitride free-standing substrate has a very high vapor phase growth temperature compared to the vapor phase growth temperature of other group III nitride single crystals, and the crystal itself is hard. Therefore, although it was particularly difficult to obtain a high-quality free-standing substrate, according to the method of the present invention, it is possible to obtain a high-quality free-standing substrate with good reproducibility.
- an aluminum nitride single crystal free-standing substrate having a radius of curvature of the crystal plane of 1 m or more which could not be obtained by the conventional method, It is also possible to obtain an aluminum nitride single crystal free-standing substrate having a radius of curvature of 1 m or more and an absorption coefficient for light having energy of 1.59 to 5.9 eV of 2000 cm ⁇ 1 or less.
- the method of the present invention is characterized in that the self-supporting substrate peeling from the base substrate is extremely easy. For this reason, it becomes possible to omit the process for removing the base substrate and the process for removing the warpage of the separated substrate, which not only simplifies the process but also significantly increases the product yield and the raw material effective utilization rate. It becomes possible.
- the laminate of the first aspect of the present invention is an inorganic substance that does not substantially decompose at 800 ° C. in an inert gas, and decomposes and volatilizes by contact with a reducing gas, preferably hydrogen gas, at 800 to 1600 ° C.

- Aluminum nitride is most preferred because it is easy to do.
- the Al group III nitride thin film layer needs to be made of a single crystal or a mixture of a single crystal and an amorphous material.
- the layer is polycrystalline, a mixture of polycrystalline and amorphous, or completely amorphous, it is difficult to form a group III nitride single crystal thereon.
- a good group III nitride single crystal it is preferably a single crystal, and even when it is a mixture of a single crystal and an amorphous material, a higher ratio of the single crystal is preferable.

- the half-value width of AlN (002) measured by X-ray rocking curve measurement is 50 minutes, which is sufficiently good.
- Group III nitride single crystals can be formed.
- the laminate of the present invention has the greatest feature in that a plurality of voids exist at the interface between the base substrate and the Al-based group III nitride thin film layer.

- the number of voids present at the interface between the base substrate and the Al group III nitride thin film layer of the laminate of the present invention is usually 0.01 to 100, preferably 0.1 to 10 per 1 ⁇ m 2. is there.
- “base Al group III nitride thin film layer having a group III nitride single crystal layer on the surface” and a base From the viewpoint that the substrate can be easily separated, the total area of the portion where the Al-based Group III nitride thin film layer and the base substrate are not in contact with each other due to a plurality of voids with respect to the area of the Al-based Group III nitride thin film layer
- the ratio (void ratio) is preferably 10 to 90%, particularly preferably 30 to 70%.
- the shape of the air gap differs depending on the type of base substrate used, and thus cannot be defined unconditionally.
- the opening has a hexagonal depth ( The hole is shallow and uniform (relative to the diameter).
- the laminate of the present invention it is formed by machining such that the depth is 0.5 ⁇ m or less, preferably 1 to 200 nm, particularly preferably 3 to 20 nm, by selecting conditions for forming voids. It can also be a very shallow gap that is difficult to achieve.

- the group III nitride constituting the group III nitride single crystal layer is Al 1- (x + y + z) Ga x In y B z N (where x, y, and z are each independently 0 or more and 1 or less) And x + y + z ⁇ 1)).
- the group III nitride single crystal layer constitutes the underlying Al-based group III nitride thin film layer.
- Al group III nitride having the same composition as the Al group III nitride is preferable, but Al group III nitride having a different composition, or a group III nitride other than Al group such as GaN, particularly group III Even when it is made of Ga group III nitride in which the proportion of Ga in the element is 50 atomic% or more, the lattice mismatch stress is extremely small, and the group III nitride single crystal having good crystallinity A layer can be formed.
- the thickness of the group III nitride single crystal layer is not particularly limited. However, when the purpose is to manufacture a group III nitride single crystal free-standing substrate, the thickness is 10 to 10,000 ⁇ m, particularly 50 to 1, 000 ⁇ m is preferable.
- the laminated body of this invention can be suitably manufactured by the method containing the following process (A) and (B).
- An Al-based Group III nitride having a thickness of 3 to 200 nm comprising a single crystal Al-based Group III nitride or a mixture of a single-crystal Al-based Group III nitride and an amorphous Al-based Group III nitride on a base substrate
- Step of preparing a raw material laminated substrate on which a thin film layer is formed (B) The base substrate of the raw material laminated substrate is heated by heating the raw material laminated substrate to 800 to 1600 ° C. in an atmosphere containing a reducing gas and ammonia gas. And selectively decomposing the base substrate at an interface between the Al group III-nitride thin film layer and forming a void at the interface.
- Al-based group III nitride thin film When the Al-based group III nitride thin film is thin, the decomposability of the base substrate generated when the reducing gas such as hydrogen gas or the reducing gas comes into contact with the base substrate at a high temperature of 800 ° C. or higher. It can permeate biological gases.
- Al-based group III nitride itself has the property of decomposing in the same manner as the base substrate when it comes into contact with a reducing gas such as hydrogen at a high temperature, but it can suppress decomposition by coexisting ammonia gas. Can do.
- Ammonia is a decomposition product of Al-based group III nitride, and the coexistence of this shifts the equilibrium of the decomposition reaction to the left side (raw material side), so it is considered that decomposition is suppressed.
- the above method utilizes such properties of the Al-based group III nitride thin film, and selectively decomposes only the base substrate of the raw material laminated substrate obtained in the step (A). It has succeeded in forming voids at the interface with the group III nitride thin film layer.
- vapor phase epitaxy HVPE, MOCVD
- MBE surface nitridation
- a sapphire substrate is disclosed in Japanese Patent Application Laid-Open No. No. 213586, a method for nitriding the surface, or a method for nitriding the surface by treating the sapphire substrate with ammonia gas at a high temperature). Any known method can be employed without any particular limitation.
- the Al-based group III nitride thin film layer brings the heated base substrate into contact with the group III element source gas and the nitrogen source gas.
- the heated base substrate is brought into contact with the group III element source gas, and then the base substrate is brought into contact with the group III element source gas and the nitrogen source gas. It is preferable that it is formed by the vapor phase growth method that starts the process.
- a reducing gas such as hydrogen gas can pass through the Al group III nitride thin film layer relatively freely at high temperatures if the thickness of the Al group III nitride thin film layer is within the above range.
- the effect of the film quality of the group nitride thin film layer on the decomposition reaction of the base substrate is small.
- the gas generated by the decomposition of the base substrate for example, the oxygen gas generated when a sapphire substrate is used as the base substrate, passes through the film using nitrogen vacancies in the Al-based group III nitride thin film layer. It is thought to move.
- a group III element source gas is introduced after first introducing ammonia gas, which is a nitrogen source gas, and contacting with a heated base substrate In this case, a layer that is an extremely thin layer but lacks nitrogen vacancies is formed at the interface, so that the movement of oxygen gas is difficult to occur and voids are hardly formed.
- a group III element source gas is first introduced, such a layer is not formed, so that voids can be efficiently formed under mild conditions.
- the step (B) is a step for introducing voids at the interface between the base substrate of the raw material laminated substrate and the Al group III nitride thin film layer, and the reducing property diffused and permeated through the Al group III nitride thin film layer.
- the base substrate is selectively decomposed by the gas.
- Al-group III nitrides also decompose when contacted with a high-temperature reducing gas alone, but in step (B), ammonia gas is allowed to coexist in the reducing gas to prevent the decomposition.
- Examples of the reducing gas used in the step (B) include hydrogen gas and carbon monoxide gas, but it is preferable to use hydrogen gas because it is easy to diffuse and contains few impurities. Further, when hydrogen gas is used as the reducing gas, when sapphire is used as the base substrate, there is an effect of suppressing the reaction of forming AlN by the reaction between the Al gas generated by the decomposition of sapphire and ammonia. Therefore, there is no growth of AlN on the surface of the Al-based group III nitride thin film layer, and the surface smoothness can be maintained.
- the partial pressure of the reducing gas in the atmosphere may be 1 ⁇ 10 ⁇ 2 to 1 ⁇ 10 1 atm, but 1 ⁇ 10 ⁇ 1 to 1 ⁇ 10 1 atm from the viewpoint of controlling the decomposition rate of the base substrate. It is preferable that On the other hand, the partial pressure of ammonia gas is 1 ⁇ 10 ⁇ 5 to 1 ⁇ 10 1 atm, particularly 1 ⁇ 10 ⁇ 4 to 1 ⁇ 10 ⁇ 1 , because it suppresses the decomposition of the Al group III nitride thin film layer. It is preferably atm. As the reducing gas and ammonia gas, it is preferable to use those having high purity.
- ammonia gas is decomposed at a high temperature to generate hydrogen gas, so that an atmosphere containing a reducing gas and ammonia gas can be obtained even if only ammonia gas is supplied.
- the atmosphere when the raw material laminated substrate is heat-treated in the step (B) is preferably composed of only a reducing gas and ammonia gas, but nitrogen gas, helium gas, argon gas, etc., as long as the reaction is not adversely affected.
- the inert gas may be contained.
- the temperature when the raw material laminated substrate is heat-treated in an atmosphere containing a reducing gas and ammonia gas needs to be 800 to 1600 ° C.
- the heat treatment temperature may be within the above range, but from the viewpoint that the porosity is easy to control and the voids can be efficiently formed, the treatment is preferably performed at 1000 to 1600 ° C., 1200 to 1550 ° C., particularly 1250 to More preferably, the treatment is performed at 1500 ° C.
- a suitable temperature range may be appropriately determined depending on the film thickness, atmospheric composition and pressure, treatment time, and desired porosity of the Al-based group III nitride thin film layer.
- the void ratio is defined as processing temperature, processing time, and reducing gas partial pressure. And a negative correlation with the film thickness of the Al-based group III nitride thin film layer. Therefore, by examining the relationship between these conditions and the porosity in advance, the porosity can be controlled by changing these conditions. For example, when the Al group III nitride thin film layer is an aluminum nitride layer having a thickness of 100 nm and is treated with hydrogen gas having a partial pressure of 0.7 atm, the porosity is about 55% after treatment at 1450 ° C. for 30 minutes. Can be formed.
- the apparatus for performing the heat treatment in the step (B) is not particularly limited as long as the apparatus can control the atmosphere and can heat the source substrate to 800 to 1600 ° C.
- the apparatus used in the step (A) It is also possible to use a device that has been modified as it is, or if necessary, such as a gas introduction line attached to the device.
- the laminate according to the present invention which is manufactured by such a method and the uppermost surface of which is an Al group III nitride thin film layer, can be suitably used as a substrate for vapor phase growth of a group III nitride single crystal.
- the group III nitride is Al 1- (x + y + z) Ga x In yB z N (where x, y, and z are each independently a rational number of 0 or more and 1 or less, and x + y + z ⁇ 1. ).
- the group III nitride single crystal there is an effect of reducing the lattice mismatch stress due to the voids.
- the strain is reduced. It is possible to grow a high-quality single crystal with little. Then, even if the group III nitride single crystal is grown thickly, no warp or crack occurs, so that a good group III nitride single crystal free-standing substrate can be obtained as a result. From the viewpoint of the quality of the obtained group III nitride single crystal, it is preferable to grow a group III nitride single crystal having a composition similar to that of the underlying Al group III nitride thin film layer. Most preferably it is grown.
- the present invention has been applied to the manufacture of an aluminum nitride single crystal self-supporting substrate.
- the significance of using the laminate of the invention is significant.
- a vapor phase growth method such as an HVPE method, an MBE method, or a MOVPE method is applicable.
- the group III nitride single crystal is grown on the laminate of the present invention by vapor phase growth, the group III nitride is epitaxially grown on the laminate of the present invention heated to generally 500 to 1600 ° C.
- the equipment, raw materials, film forming conditions, etc. used at this time are not particularly different from those of the conventional vapor phase growth method, and can be appropriately determined according to the type of group III nitride to be formed and the type of vapor phase growth method to be employed. Good.
- the step (B) and the group III nitride single crystal are separated from each other.
- the phase growth method is performed using the same apparatus, there is no need to take out the laminate of the present invention from the apparatus, so there is less risk of contamination, and the vapor phase of the group III nitride single crystal Since the process for cleaning a laminated body before growth can also be simplified, it is preferable.
- the layered product of the present invention can be taken out from the reaction apparatus after completion of the step (B), and the vapor phase growth method of the group III nitride single crystal can be performed using another apparatus.
- a buffer layer is formed directly or as necessary on a base substrate such as zinc or zinc oxide, and then a group III nitride single crystal thick film is formed and separated from the base substrate by some means.
- a group III nitride single crystal is grown to a thickness required for a free-standing substrate, lattice mismatch stress cannot be ignored, and the substrate is warped or cracked. There arises a problem that a single crystal film is cracked or broken.
- the lattice mismatch stress is small and the problem is difficult to be realized.
- the lattice mismatch stress increases due to shrinkage, so the problem is obvious. Turn into.
- Such a problem is that the thickness of the group III nitride single crystal layer formed on the base substrate exceeds the thickness required for a free-standing substrate, and the effect of lattice mismatch stress near the interface with the base substrate. It is thought that this can be solved by setting the thickness to a value that can be ignored.
- a group III nitride single crystal is vapor-phase grown on the Al group III nitride thin film layer by a plurality of voids existing at the interface between the base substrate and the Al group III nitride thin film layer.
- the lattice mismatch stress generated in the case can be greatly relieved, and a group III nitride single crystal layer with very little distortion and warpage can be easily formed.
- the layer " can be peeled off naturally. Furthermore, by controlling the porosity, the base substrate and the “Al having a group III nitride single crystal layer on the surface” by the stress generated due to the difference in thermal expansion coefficient during cooling after the vapor phase growth is completed. It is also possible to spontaneously peel off the group III nitride thin film layer ". In particular, when spontaneous separation is performed during vapor phase growth, no lattice mismatch stress is generated in principle in the growth after separation, and therefore a particularly high-quality group III nitride single crystal free-standing substrate can be obtained. .
- the natural peeling preferably occurs in a form in which the base substrate and the “Al group III nitride thin film layer having a group III nitride single crystal layer on the surface” are completely separated, but partially occur. In some cases. However, even in this case, the two can be easily separated by applying a slight external force. Further, in any case, no warpage is observed in the peeled “Al group III nitride thin film layer having a group III nitride single crystal layer on the surface”. In the method of the present invention, since an Al-based group III nitride thin film layer is formed on a base substrate having a smooth surface, the base substrate is selectively decomposed to form voids. The peeling surface of the thin film layer can be in a good surface state with high smoothness maintained. Therefore, a complicated separation step can be omitted.
- the radius of curvature of the crystal plane means a radius of curvature at the crystal level, and is different from the apparent radius of curvature.
- warping can be eliminated by polishing, and the substrate can be a flat substrate with a large curvature radius, but the distortion of the crystal cannot be removed by polishing.
- the curvature radius of the crystal plane does not change.
- the self-supporting substrate obtained by the method of the present invention it is possible to manufacture a semiconductor element with high luminous efficiency. It should be noted that the larger the radius of curvature of the crystal plane, the better. In principle, it is possible to manufacture a crystal plane having a radius of curvature exceeding 1000 m according to the method of the present invention.
- the thickness of the measurement sample is less than 50 ⁇ m, a measurement error due to the measurement sample preparation operation becomes large, and thus the thickness of the sample is preferably 50 ⁇ m or more.
- the method of the present invention when the method of the present invention is applied to the production of an aluminum nitride free-standing substrate, it is possible to obtain a highly transparent free-standing substrate in combination with the above-mentioned value of the radius of curvature of the crystal plane. it can.
- the absorption coefficient for light having an energy of 1.59 ⁇ 5.9 eV is 2000 cm -1 or less, preferably from 1 ⁇ 1800 cm -1, it is possible to obtain an aluminum nitride self-supporting substrate.
- the crystal surface In an aluminum nitride free-standing substrate, the crystal surface has a radius of curvature of 1 m or more and an absorption coefficient for light having an energy of 1.59 to 5.9 eV of 2000 cm ⁇ 1 or less.
- Those having a transmittance of 1 to 1800 cm ⁇ 1 have not been known so far, and have been obtained for the first time by the method of the present invention. That is, when a self-standing substrate is manufactured by a vapor phase growth method, an apparently flat substrate can be obtained by polishing. As described above, the curvature radius of the crystal plane is shown in a comparative example described later. Thus, it is about 0.5 m at most, and a thing of 1 m or more is not obtained. In addition, even when a self-supporting substrate is manufactured by a sublimation method, it is difficult to align the crystal growth direction, and a portion having a large curvature radius of the crystal plane may be locally formed, but 1 m over the entire area.
- a single crystal obtained by the sublimation method generally contains a transition element or oxygen as an impurity, it has low transparency and a large absorption coefficient for light having an energy of 1.59 to 5.9 eV.
- the above absorption coefficient means the absorption coefficient ( ⁇ ) calculated according to the following formula from the result of measuring the transmittance spectrum in the visible region and the ultraviolet region, ie, 1.59 to 5.9 eV, with a spectrophotometer.
- I / I 0 EXP ( ⁇ L) (In the formula, I 0 represents the intensity of incident light, I represents the intensity of transmitted light, and L represents the thickness of the aluminum nitride single crystal free-standing substrate.) In measuring the absorption spectrum, if irregular reflection occurs on the surface of AlN, it is preferable to perform surface polishing in advance.
- an Al-based group III nitride thin film layer made of aluminum nitride (AlN) single crystal is formed on a sapphire base substrate by HVPE method, voids are introduced, and then nitrided by HVPE method as group III nitride single crystal layer
- HVPE method aluminum nitride

After the thermal cleaning, the substrate temperature is heated to 800 to 1600 ° C., preferably 1000 to 1400 ° C., supply of various source gases is started, and an AlN single crystal thin film is formed on the base substrate. At this time, the supply amount of aluminum trichloride gas is appropriately determined in consideration of the crystal growth rate on the substrate.

- the film thickness is controlled by adjusting the supply gas partial pressure, the base substrate temperature, etc. This can be done by controlling the film forming time by examining the relationship between the film forming time and the film thickness in advance for each film forming condition. Further, the crystal state of the formed AlN single crystal thin film can be confirmed by performing X-ray rocking curve measurement.

- the formation of the AlN single crystal layer as the group III nitride single crystal layer ⁇ step (C) ⁇ may be performed in the same manner as the step (A) except that thermal cleaning is not performed.
- the supply of aluminum trichloride gas is stopped and the temperature of the substrate is lowered.

- aluminum trichloride gas and ammonia gas were supplied into the reaction tube at aluminum trichloride partial pressure: 5.0 ⁇ 10 ⁇ 4 atm and ammonia gas partial pressure: 1.3 ⁇ 10 ⁇ 3 atm, Started to grow aluminum nitride single crystal. After maintaining this state and growing an aluminum nitride single crystal on the sapphire substrate, the crystal growth was terminated by stopping the supply of aluminum trichloride. In the aluminum nitride single crystal growth step, an aluminum trichloride gas was first introduced to bring the heated substrate into contact with the aluminum trichloride gas, and then ammonia gas was further introduced.
- the susceptor temperature was gradually heated to 1450 ° C. After the susceptor temperature reached 1450 ° C., the substrate was heat treated for 30 minutes.
- the steps (A) and ( B) was carried out (reference experiment 2).
- a cross-sectional SEM photograph of the substrate obtained by the reference experiment is shown in FIG. It can be confirmed that voids are formed on the sapphire substrate side at the interface between the sapphire substrate and the AlN single crystal film formed in the step (A).
- the void ratio was about 55%.
- the crystal growth was terminated by stopping the supply of aluminum trichloride after a lapse of a predetermined time, and the cooling of the external and local heating devices was started. At this time, in order to prevent re-decomposition of the aluminum nitride grown on the substrate, ammonia gas was passed through the reaction tube until the substrate temperature became 550 ° C. or lower. After confirming that the heating device had dropped to near room temperature, the substrate was taken out of the reactor. - the self-supporting substrate thus obtained was cleaved and the cross section was observed with an SEM (see FIG. 3).
- the average film thickness of the aluminum nitride single crystal film was about 85 ⁇ m.
ここで、Al系III族窒化物とは、Al1-(x+y+z)GaxInyBzN(但し、x、y及びzは夫々独立に0以上1未満の有理数であり、x+y+z<1である。)
ここで、III族窒化物とは、Al1-(x+y+z)GaxInyBzN(但し、x、y及びzは夫々独立に0以上1以下の有理数であり、x+y+z≦1である。)
Journal of Crystal Growth Vol.237-
