 本発明は有機半導体材料として好適な新規化合物に関するものであって、式(1)(式中、Eはそれぞれ独立に、硫黄またはセレン原子を表す。R1及びR2は、それぞれ独立に、水素原子、置換基を有していてもよい炭素数4~30のアルキル基、置換基を有していてもよい炭素数4~30のアルコキシ基、置換基を有していてもよい炭素数6~30のアリール基、置換基を有していてもよい炭素数7~30のアラルキル基、置換基を有していてもよい炭素数4~30のヘテロアリール基、置換基を有していてもよい炭素数5~30のヘテロアラルキル基、フッ素原子を有していてもよい炭素数3~30のトリアルキルシリル基を表す。但し、R1及びR2は同時に水素原子ではない。)で表わされる、置換ベンゾカルコゲノアセン化合物、該化合物を含む薄膜及び該薄膜を構成成分にもつ有機半導体デバイスを提供する。

Description

置換ベンゾカルコゲノアセン化合物、該化合物を含有する薄膜及び該薄膜を含有する有機半導体デバイス
 本発明は、置換ベンゾカルコゲノアセン化合物、該化合物を含有する薄膜、及び該薄膜を有する有機半導体デバイス等に関する。
 有機半導体材料として使用可能な化合物として、非特許文献1には、ジベンゾ[d,d’]チエノ[3,2-b;4,5’-b’]ジチオフェンが記載され、特許文献1には、下記式で表されるベンゾカルコゲノアセン化合物が記載されている。

 このような状況下、有機半導体材料として好適な新規化合物が求められている。
 かかる課題を解決するために、本発明者らは置換ベンゾカルコゲノアセン化合物について鋭意検討した結果、以下の本発明に至った。

 先ず、本発明の前記式(1)で表される置換ベンゾカルコゲノアセン化合物(以下、場合により「置換ベンゾカルコゲノアセン化合物(1)」という)について詳細に説明する。
 式(1)、(2)および(3)中、Eはそれぞれ独立に、硫黄またはセレン原子を表す。R1及びR2は、それぞれ独立に、水素原子、置換基を有していてもよい炭素数4~30のアルキル基、置換基を有していてもよい炭素数4~30のアルコキシ基、置換基を有していてもよい炭素数6~30のアリール基、置換基を有していてもよい炭素数7~30のアラルキル基、置換基を有していてもよい炭素数4~30のヘテロアリール基、置換基を有していてもよい炭素数5~30のヘテロアラルキル基、フッ素原子を有していてもよい炭素数3~30のトリアルキルシリル基を表す。但し、R1及びR2の少なくとも一方は水素原子ではない。

 炭素数4~30のアルキル基が有する置換基としては、ハロゲン原子、炭素数1~30のアルコキシ基等を挙げることができる。
 ハロゲン原子としては、フッ素原子、塩素原子、臭素原子などが挙げられる。

 炭素数4~30のアルキル基が有する置換基としては、フッ素原子が好ましい。フッ素原子を有する炭素数4~30のアルキル基としては、例えば、パーフルオロヘキシル基、パーフルオロオクチル基、パーフルオロデシル基、パーフルオロドデシル基、パーフルオロトリデシル基などが挙げられる。

 好ましくは、n-ブトキシ基、n-ペンチルオキシ基、n-ヘキシルオキシ基、n-ヘプチルオキシ基、n-オクチルオキシ基、n-ノニルオキシ基、n-デシルオキシ基、n-ウンデシルオキシ基、n-ドデシルオキシ基、n-トリデシルオキシ基、n-テトラデシルオキシ基、n-ペンタデシルオキシ基、n-ヘキサデシルオキシ基、n-ヘプタデシルオキシ基、n-オクタデシルオキシ基、n-ノナデシルオキシ基、n-イコシルオキシ基等の炭素数4~20のアルコキシ基が挙げられる。
 「置換基を有していてもよい炭素数4~30のアルコキシ基」の置換基としては、例えば、フッ素原子、塩素原子、臭素原子などのハロゲン原子、炭素数1~30のアルコキシ基、炭素数6~30のアリール基、炭素数7~30のアラルキル基、炭素数4~30のヘテロアリール基、炭素数5~30のヘテロアラルキル基等を挙げることができる。置換基に含まれる水素原子はフッ素原子に置き換わっていてもよい。
 アリール基としては、フェニル基、1-ナフチル基、2-ナフチル基等を挙げることができる。
 アラルキル基としては、下記式で表される基が挙げられる。

 ヘテロアリール基とは、アリール基の芳香環に含まれる炭素原子の少なくとも1つが、窒素原子、酸素原子、硫黄原子、セレン原子などの複素原子に置き換えられた基を意味し、例えば、チエニル基、フリル基、チアゾリル基、チエノ[3,2-b]チエニル基、フロロ[3,2-b]フリル基、チエノ[3,2-b]フリル基、ベンゾ[b]チエニル基、ベンゾ[b]フリル基等が挙げられる。ヘテロアリール基としては、チエニル基、チアゾリル基、チエノ[3,2-b]チエニル基、ベンゾ[b]チエニル基、ベンゾ[b]フリル基が好ましい。

 本発明の置換ベンゾカルコゲノアセン化合物(1)は、有機溶媒への溶解性に優れることから、取扱いが容易であり、精製も容易に行うことができる。
 また、置換ベンゾカルコゲノアセン化合物(1)を有機溶媒に溶解して、塗布及び乾燥して薄膜を形成させることができる。置換ベンゾカルコゲノアセン化合物(1)は、かかる溶媒溶解性に優れているので、後述する塗布成膜加工により容易に薄膜を形成できる
 さらに、置換ベンゾカルコゲノアセン化合物(1)は、後述するように、高いキャリア移動度を示す薄膜が提供可能である。
 次に、置換ベンゾカルコゲノアセン化合物(1)の製造方法を説明する。

次いで、得られた化合物(4-1)と、ビスシクロオクタジエニル白金(Pt(COD)2)などの白金化合物又は銅粉末などの銅化合物と、を無溶媒で加熱する方法(以下、「第3-1反応」と記すことがある)、
 また、同様にして得られる化合物(4-1)と、ビスシクロオクタジエニルニッケル(Ni(COD)2)などのニッケル化合物とホスフィン化合物とを、溶媒の存在下で加熱攪拌する方法(以下、「第3-2反応」と記すことがある)、
等を挙げることができる。
 本第1反応に用いられる有機金属塩基としては、例えば、メチルリチウム(MeLi)、n-ブチルリチウム(n-BuLi)、sec-ブチルリチウム(sec-BuLi)及びtert-ブチルリチウム(t-BuLi)などの有機リチウム化合物やアルキルグリニヤール化合物などの有機マグネシウム化合物類などを用いることができるが、ハロゲン-メタル交換反応の反応性が良好である点から、該有機金属塩基としては有機リチウム化合物が好ましく、例えば、ブチルリチウム(BuLi)が用いられ、さらに好ましくはt-BuLiが用いられる。(当量の表現は不明確とされる虞があるので化合物基準を併記するとともに、
 有機金属塩基の使用量としては、化合物(5-1)1モルに対し、例えば、4~20モルの範囲を挙げることができ(ハロゲン原子に対して2~10倍当量の範囲)、好ましくは6~14モルの範囲(ハロゲン原子に対して3~7倍当量の範囲)、さらに好ましくは7~10モルの範囲(ハロゲン原子に対して3.5~5倍当量の範囲)が挙げられる。有機金属塩基の使用量が4モル以上であると、未反応の化合物(5-1)が低減されて、得られる化合物(4-1)の収率が向上する傾向がある。該使用量が、20モル以下であると副反応の進行が抑制され、化合物(4-1)の精製が容易になる傾向がある。
 本第1反応及びそれに続く本第2反応は、溶媒の存在下で行なわれることが好ましい。
使用される溶媒としては、本第1反応及び本第2反応の進行を著しく妨げないものから選ばれ、例えば、ペンタン、ヘキサン及びヘプタンなどの脂肪族炭化水素類、ベンゼン、トルエン及びキシレンなどの芳香族炭化水素溶媒、ジエチルエーテル及びテトラヒドロフラン(THF)などのエーテル溶媒又はこれらから選ばれる2種以上の混合溶媒が用いられる。好ましい溶媒はエーテル溶媒である。
 本第1反応は、例えば、-20℃以下、好ましくは-40℃以下、より好ましくは-60℃以下の反応温度で行なわれる。本第1反応の反応時間は使用する有機金属塩基や溶媒の種類、又は反応温度により調節できるが、10分から5時間程度の範囲である。この本第1反応に続いて、硫黄又はセレンを反応混合物に添加して本第2反応を行なう。用いる硫黄(又はセレン)は固体のまま用いてもよいし、本第1反応に使用した溶媒に溶解又は懸濁させた溶液又は懸濁液で添加してもよい。硫黄(又はセレン)を加えた後、反応温度は本第1反応と同程度の温度のまま保持してもよいし、用いた溶媒の沸点以下の範囲であれば加温してもよい。好ましくは、反応温度0~40℃の範囲に達するまで加温し、同範囲内の温度で保温する。反応時間は、例えば、30分から72時間の範囲を挙げることができる。
 本第2反応に用いられる硫黄又はセレンとしては、結晶状、粉末状、コロイド状の硫黄(又はセレン)などを用いることができる。硫黄(又はセレン)の使用量としては、化合物(5-1)1モルに対し、例えば、4~20モルの範囲を挙げることができ、好ましくは6~14モルの範囲、さらに好ましくは7~10モルの範囲が挙げられる。硫黄(又はセレン)の使用量が4モル以上であると、化合物(4-1)の収率が向上する傾向があることから好ましく、20モル以下であると、副反応の進行が抑制され、化合物(4-1)の精製が容易になる傾向があることから好ましい。
 本第2反応終了後は、必要に応じて溶媒を濃縮し、得られた反応混合物に水酸化ナトリウム水溶液や水酸化カリウム水溶液などのアルカリ水溶液を加えた後、得られた化合物(4-1)を抽出する。抽出溶液は、本第1反応及び本第2反応で用いた溶媒が水に不溶である場合は、この溶媒を抽出溶媒としてそのまま用いることもできるが、好ましい抽出溶媒はジクロロメタン及びクロロホルムなどのハロゲン化炭化水素溶媒が挙げられる。有機相と水相とに分液させた後、水相を分離し、この水相にフェリシアン酸カリウムなどのヘキサシアノ鉄酸塩水溶液を加えて、この水相から化合物(4-1)を、前記抽出溶媒などの有機溶媒を用いて抽出する。このようにして得られた化合物(4-1)は、必要に応じて、カラムクロマトグラフィー、再結晶などの操作により、さらに精製してもよい。
 本第3-1反応では、化合物(4-1)1モルに対し、例えば、0.5~20モル、好ましくは1~10モル、さらに好ましくは2~7モルの銅化合物又は白金化合物が用いられる。銅化合物としては、例えば、銅粉末などが挙げられ、白金化合物としては、例えば、ビスシクロオクタジエニル白金(Pt(COD)2)などが挙げられる。
 本第3-1反応の反応温度は、例えば、150~400℃の範囲を挙げることができ、好ましくは200~370℃の範囲が挙げられる。本第3-1反応の反応時間は1時間以内であり、好ましくは30分以内である。反応終了後、室温まで冷却し、例えば、クロロホルム、ジクロロメタンなどの、置換ベンゾカルコゲノアセン化合物(1)を溶解し得る溶媒を用いて、不溶不純物を濾別し、濾液を濃縮した後、必要に応じてカラムクロマトグラフィー、再結晶等の操作を行なうことで、置換ベンゾカルコゲノアセン化合物(1)が得られる。
 本第3-2反応において、用いられるニッケル化合物としては、ビスシクロオクタジエニルニッケル(Ni(COD)2)などの0価ニッケル化合物が好適である。本第3-2反応は、2価ニッケル化合物であるビスアセチルアセトナートニッケル(Ni(acac)2)などをジイソブチルアルミニウムハイドライドなどの還元剤を作用させることにより、系中で0価ニッケル化合物を発生させてもよい。
 ニッケル化合物の使用量としては、化合物(4-1)1モルに対し、例えば、0.5~5モルの範囲を挙げることができ、好ましくは0.7~3モルの範囲である。

 ホスフィン化合物としては、例えば、トリフェニルホスフィン、トリシクロヘキシルホスフィン、トリ(o-トリル)ホスフィン、トリメチルホスフィン、トリ-t-ブチルホスフィン、1,2-(ジフェニルホスフィノ)エタン、1,3-(ジフェニルホスフィノ)プロパン、1,4-(ジフェニルホスフィノ)ブタン及び1,1-ビス(ジフェニルホスフィノ)フェロセンなどが挙げられ、トリフェニルホスフィンが好ましい。
 ホスフィン化合物の使用量としては、ニッケル化合物1モルに対し、例えば、ホスフィン化合物が0.5~20モルの範囲等を挙げることができ、好ましくは、0.7~10モルの範囲が挙げられる。
 本第3-2反応に用いられる溶媒としては、例えば、ペンタン、ヘキサン及びヘプタンなどの脂肪族炭化水素溶媒、ベンゼン、トルエン及びキシレンなどの芳香族炭化水素溶媒、ジクロロメタン及びクロロホルムなどのハロゲン化炭化水素溶媒等を挙げることができる。これらの溶媒は、1種類で使用しても2種類以上の混合溶媒として使用してもよい。該溶媒としては、芳香族炭化水素溶媒が好ましく、トルエンがより好ましい。
 本第3-2反応の反応温度としては、例えば、10℃から溶媒の沸点以下の範囲、を挙げることができる。
 本第3-2反応の反応時間は反応温度にも拠るが、72時間以内が好ましい。
 本第3-2反応の反応終了後、必要に応じて加熱しながら濾過を行って不溶不純物を除去した後、濾液を濃縮し、必要に応じてカラムクロマトグラフィー、再結晶などの精製操作を行なうことで目的化合物である置換ベンゾカルコゲノアセン化合物(1)を得ることができる。

 置換ベンゾカルコゲノアセン化合物(1)に含まれるR1及びR2が同一種の基または異種の基である場合の製造法としては、例えば、非特許文献1(Advanced Materials, 19, 3008-3011(2007))に記載の方法に準じて製造する方法を挙げることができる。すなわち、下記式に示すように、R1またはR2を有するベンゾ[b]チオフェンを臭素で臭素化した後、得られた臭素化体にリチウムジイソプロピルアミド(LDA)を作用させ、次いで、塩化銅でカップリング反応させ、続いて、得られたカップリング体にブチルリチウム(BuLi)およびビス(フェニルスルフォニル)スルフィド((C6H5SO2)2S)を作用させて化合物(1)を製造する方法等である。

 次に、本発明の薄膜及び有機半導体デバイスについて説明する。
 本発明の薄膜は、置換ベンゾカルコゲノアセン化合物(1)を含有する。該薄膜は高いキャリア移動度を示すことから、該薄膜を有機半導体活性層として有する有機半導体デバイスの材料として好適である。
 また、本発明の有機半導体デバイスは、本発明の薄膜を含有するものである。本発明の有機半導体デバイスとしては、例えば、有機トラジスタ、電界発光素子、太陽電池等を挙げることができる。また、本発明の有機トランジスタは、例えば、電子ペーパー、フレキシブルディスプレイ、ICタグ、及びセンサ等に使用可能である。
 本発明の薄膜の形成方法としては、例えば、塗布成膜加工を挙げることができる。ここで、塗布成膜加工とは、置換ベンゾカルコゲノアセン化合物(1)を溶媒に溶解し、得られた溶液組成物を基板もしくは絶縁体層に塗布する工程を有する成膜加工を意味する。
 塗布の方法としては、キャスティング法、ディップコート法、ダイコーター法、ロールコーター法、バーコーター法、スピンコート法、インクジェット法、スクリーン印刷法、オフセット印刷法、マイクロコンタクト印刷法などが挙げられる。これらの手法は、単独で用いてもよいし、2種以上を組み合わせてもよい。
 上記溶液組成物の調製に用いる溶媒は、適用する置換ベンゾカルコゲノアセン化合物(1)の種類に応じて最適な溶媒を選択することができるが、好適には、例えばベンゼン、トルエン、キシレン、クロロベンゼン、o-ジクロロベンゼン等の芳香族炭化水素溶媒、例えばジクロロメタン、クロロホルム、1,2-ジクロロエタン、1,1’,2,2’-テトラクロロエタン、四塩化炭素等のハロゲン化脂肪族炭化水素溶媒、例えばテトラヒドロフラン、ジオキサン等のエーテル溶媒、例えばペンタン、ヘキサン、ペンタン、オクタン、シクロヘキサン等の脂肪族炭化水素溶媒が挙げられ、中でも、トルエン、キシレン、o-ジクロロベンゼン、ジクロロメタン、クロロホルム、テトラヒドロフラン、ヘキサンが好ましい。この溶媒は2種以上を混合溶媒にして用いることもできる。該溶液組成物における置換ベンゾカルコゲノアセン化合物(1)の濃度は0.001~50重量%、好ましくは0.01~10重量%、より好ましくは0.1~5重量%である。なお、該溶液組成物には、得られる薄膜のキャリア移動度を著しく損なわない範囲であれば、酸化防止剤、安定剤などの添加剤を含有していてもよい。なお、該溶液組成物の調製は、溶媒に置換ベンゾカルコゲノアセン化合物(1)を、例えば、10~200℃、好ましくは20~150℃程度で溶解することで得ることができる。
 かくして得られる溶液組成物を、基板又は絶縁層に塗布して塗布膜を形成せしめた後、該塗布膜に含有されている溶媒を除去することで、基板上又は絶縁層上に薄膜が形成される。この溶媒の除去には自然乾燥処理、加熱処理、減圧処理、通風処理又はこれらを組み合わせた処理が採用されるが、操作が簡便である点で自然乾燥処理もしくは加熱処理が好ましい。この処理に係わる条件を簡単に記載すると、大気下で放置もしくはホットプレートで基板加熱(例えば、40~250℃、好ましくは、50~200℃)という条件が挙げられる。
 本発明の薄膜は、、置換ベンゾカルコゲノアセン化合物(1)が溶媒に分散している分散液を用いて塗布成膜加工により薄膜を形成することもできる。この場合は、上述の塗布成膜加工において、溶液組成物を該分散液に読み替えれば容易に実施可能である。
 このように、本発明の薄膜は、上記の塗布成膜加工等の簡便な方法により形成することができる。
 本発明の薄膜を形成する方法の異なる例示として、置換ベンゾカルコゲノアセン化合物(1)を、真空蒸着法、スパッタリング法、CVD法、分子線エピタキシャル成長法などの真空プロセスに供して薄膜を形成する方法を挙げることができる。
 真空蒸着法による薄膜の形成方法は、置換ベンゾカルコゲノアセン化合物をルツボや金属ボート中で真空下、加熱し、蒸発した有機半導体材料を基板もしくは絶縁体材料に蒸着させる方法である。蒸着時の真空度は、通常1×10-1Pa以下、好ましくは1×10-3Pa以下である。蒸着時の基板温度は通常0℃~300℃、好ましくは20℃~200℃である。蒸着速度は、例えば、0.001nm/sec~10nm/secの範囲等を挙げることができ、好ましくは0.01nm/sec~1nm/secの範囲である。
 上記塗布成膜加工又は上記真空プロセスにより得られる置換ベンゾカルコゲノアセン化合物(1)を含有する薄膜の膜厚は、たとえば有機トランジスタの素子構造により適宜調節することができるが、好ましくは1nm~10μmであり、さらに好ましくは5nm~1μmである。
 本発明の有機トランジスタとしては、例えば、有機電界効果トランジスタ(OFET)が挙げられる。
 該有機電界効果トランジスタの構造は、通常、ソース電極及びドレイン電極が本発明の薄膜からなる有機半導体活性層に接して設けられており、さらに有機半導体活性層に接した絶縁層(誘電体層)を挟んでゲート電極が設けられていればよい。その素子構造としては、例えば、
(1)基板/ゲート電極/絶縁体層/ソース電極・ドレイン電極/有機半導体活性層 という構造(図1参照)、
(2)基板/ゲート電極/絶縁体層/有機半導体活性層/ソース電極・ドレイン電極 という構造(図2参照)
(3)基板/有機半導体活性層/ソース電極・ドレイン電極/絶縁体層/ゲート電極 という構造
(4)基板/ソース電極(又はドレイン電極)/有機半導体活性層+絶縁体層+ゲート電極/ドレイン電極(又はソース電極)という構造などがあげられる。このとき、ソース電極,ドレイン電極, ゲート電極は、それぞれ複数設けてもよい。また、複数の有機半導体活性層を同一平面内に設けてもよいし、積層して設けてもよい。
 次に、本発明の有機トランジスタの他の構成成分に関し、具体例を挙げて説明する。
 本発明における、有機トランジスタの作製において、ソース電極、ドレイン電極及びゲート電極を形成する材料は導電性材料であれば特に限定されず、白金、金、銀、ニッケル、クロム、銅、鉄、錫、アンチモン鉛、タンタル、インジウム、パラジウム、テルル、レニウム、イリジウム、アルミニウム、ルテニウム、ゲルマニウム、モリブデン、酸化モリブデン、タングステン、酸化スズ・アンチモン、酸化インジウム・スズ(ITO)、フッ素ドープ酸化亜鉛、亜鉛、炭素、グラファイト、グラッシーカーボン、銀ペースト及びカーボンペースト、リチウム、ベリリウム、ナトリウム、マグネシウム、カリウム、カルシウム、スカンジウム、チタン、マンガン、ジルコニウム、ガリウム、ニオブ、ナトリウム、ナトリウム-カリウム合金、マグネシウム、リチウム、アルミニウム、マグネシウム/銅混合物、マグネシウム/銀混合物、マグネシウム/アルミニウム混合物、マグネシウム/インジウム混合物、アルミニウム/酸化アルミニウム混合物、リチウム/アルミニウム混合物等が用いられるが、特に、白金、金、銀、酸化モリブデン、インジウム、ITO、炭素が好ましい。又は、ドーピング等で導電率を向上させた公知の導電性ポリマー、例えば、導電性ポリアニリン、導電性ポリピロール、導電性ポリチオフェン、ポリエチレンジオキシチオフェンとポリスチレンスルホン酸の錯体等も好適に用いられる。中でも半導体層との接触面において電気抵抗が少ないものが好ましい。これらの導電性材料は単独で使用してもよいし、2種類以上を混合して使用してもよい。電極の膜厚は、材料によっても異なるが、好ましくは0.1nm~10μmであり、さらに好ましくは0.5nm~5μmであり、より好ましくは1nm~3μmである。また、ゲート電極と基板を兼ねる場合は上記の膜厚より大きくてもよい。
 本発明の有機トランジスタに用いられるソース電極、ドレイン電極は、表面処理が施されていてもよい。本発明の薄膜(有機半導体活性層)と接触する電極表面に表面処理が施されていると、該薄膜を含む有機トランジスタのトランジスタ特性が向上する傾向があることから好ましい。表面処理としては、例えば、1-オクチルチオール、1-パーフルオロオクチルチオール、1-オクタデシルチオール、1-パーフルオロオクタデシルチオール等のチオール基を有する飽和炭化水素化合物、例えば、ベンゼンチオール、パーフルオロベンゼンチオール等のチオール基を有する芳香族化合物、例えば、チエニルチオール、パーフルオロチエニルチオール等のチオール基を有する複素環芳香族化合物等のチオール化合物をアルコールなどとともに溶液とし、上記電極を該溶液に浸漬処理するなどして上記電極の表面を修飾する方法等を挙げることができる。
 電極の形成方法としては、上記原料を用いて種々の方法で実施することができる。具体的には、真空蒸着法、スパッタ法、塗布法、熱転写法、印刷法、ゾルゲル法などが挙げられる。成膜時又は成膜後に、パターニングを必要に応じて行うことが好ましい。パターニングの方法としては、種々の方法を用いることができる。具体的には、フォトレジストのパターニングとエッチングを組み合わせたフォトリソグラフィー法などが挙げられる。また、インクジェット印刷、スクリーン印刷、オフセット印刷、凸版印刷などの印刷法、マイクロコンタクトプリンティング法などのソフトリソグラフィーの手法なども挙げられる。これらの手法は単独で用いてもよいし、2種類以上を混合してパターニングを行うことも可能である。
 絶縁体層としては種々の絶縁膜を用いることができる。該絶縁膜の材料として、無機酸化物、無機窒化物、有機化合物等を挙げることができる。
 無機酸化物としては、酸化ケイ素、酸化アルミニウム、酸化タンタル、酸化チタン、酸化スズ、酸化バナジウム、チタン酸バリウムストロンチウム、ジルコニウム酸チタン酸バリウム、ジルコニウム酸チタン酸鉛、チタン酸鉛ランタン、チタン酸ストロンチウム、チタン酸バリウム、フッ化バリウムマグネシウム、チタン酸ビスマス、チタン酸ストロンチウムビスマス、タンタル酸ストロンチウムビスマス、タンタル酸ニオブ酸ビスマス、トリオキサイドイットリウムなどが挙げられ、好ましくは、酸化ケイ素、酸化アルミニウム、酸化タンタル、酸化チタンである。無機窒化物としては、窒化ケイ素、窒化アルミニウム等が挙げられる。有機化合物としては、ポリイミド、ポリアミド、ポリエステル、ポリアクリレート、光ラジカル重合又は光カチオン重合して得られる光硬化性樹脂、アクリロニトリル成分を含有する共重合体、ポリビニルフェノール、ポリビニルアルコール、ノボラック樹脂、シアノエチルプルランなどが挙げられ、好ましくは、ポリイミド、ポリビニルフェノール、ポリビニルアルコールが挙げられる。これらの絶縁体層の材料は単独で使用してもよいし、2種類以上を組み合わせて使用してもよい。
 絶縁体層の膜厚は、材料によっても異なるが、好ましくは0.1nm~100μmであり、さらに好ましくは0.5nm~50μmであり、より好ましくは5nm~10μmである。
 絶縁体層の形成方法としては、上記原料を用いて種々の方法で実施することができる。具体的には、スピンコーティング、スプレーコーティング、ディップコーティング、キャスト、バーコート、ブレードコーティング、スクリーン印刷、オフセット印刷、インクジェット、真空蒸着法、分子線エピタキシャル成長法、イオンクラスタービーム法、イオンプレーティング法、スパッタリング法、大気圧プラズマ法、CVD法などのドライプロセス法が挙げられる。その他、ゾルゲル法やアルミニウム上のアルマイト、シリコンの熱酸化膜のように金属上に酸化物膜を形成する方法などが挙げられる。
 基板の材料としては、ガラス、紙、石英、セラミック、樹脂製シートなどが挙げられる。該樹脂製シートの材質としては、具体的には、ポリエチレンテレフタレート(PET)、ポリエチレンナフタレート(PEN)、ポリエーテルスルホン(PES)、ポリエーテルイミド、ポリエーテルエーテルケトン、ポリフェニレンスルフィド、ポリアリレート、ポリイミド、ボリカーボネート(PC)、セルローストリアセテート(TAC)、セルロースアセテートプロピオネート(CAP)などが挙げられる。基板の厚さは、好ましくは1μm~10mmであり、さらに好ましくは5μm~5mmである。
 本発明の薄膜(以下、有機半導体活性層と記すことがある)と接触する絶縁体層や基板の部分において、絶縁体層や基板上に表面処理を行ってもよい。有機半導体活性層が積層される絶縁体層上に表面処理を行うことにより、有機トランジスタのトランジスタ特性を向上させることができる。表面処理としては、具体的には、ヘキサメチルジシラザン、オクタデシルトリクロロシラン、オクチルトリクロロシラン、フェネチルトリクロロシランなどによる疎水化処理、塩酸、硫酸、過酸化水素水などによる酸処理、水酸化ナトリウム、水酸化カリウム、水酸化カルシウム、アンモニアなどによるアルカリ処理、オゾン処理、フッ素化処理、酸素やアルゴンなどのプラズマ処理、ラングミュラー・ブロジェット膜の形成処理、その他の絶縁体や半導体の薄膜の形成処理、機械的処理、コロナ放電などの電気的処理、繊維などを利用したラビング処理などが挙げられる。
 表面処理を行う方法としては、例えば、真空蒸着法、スパッタ法、塗布法、印刷法、ゾルゲル法などが挙げられる。
 また、有機半導体活性層上に樹脂もしくは無機化合物からなる保護膜を設けてもよい。
保護膜の形成により、外気の影響を抑制してトランジスタの駆動を安定化することができる。
 本発明の薄膜は、置換ベンゾカルコゲノアセン化合物(1)を含有することから、高いキャリア移動度を示す。ゆえに、本発明の薄膜は、有機トランジスタにおける有機半導体活性層として有用であり、本発明の薄膜を含有する有機半導体活性層をもつ有機トランジスタは優れたトランジスタ特性を発現するものであり、有機半導体デバイスに有用なものとなる。
 以下、本発明を実施例によりさらに詳しく説明する。
 <製造例1:2-ブロモ-4-ヘキシルアニリンの合成>

 水浴下、4-ヘキシルアニリン(和光純薬社製)(50.53g、285mmol)、酢酸アンモニウム(AcONH4:2.20g、28.5mmol)及びアセトニトリル(MeCN:855ml)の混合液にN―ブロモコハク酸イミド(NBS:53.26g、299.3mmol)を加え、水浴バスを取り外し、3時間攪拌した。その後、エバポレーターにて反応溶液を濃縮し、酢酸エチルを加え、水、食塩水により洗浄した。有機層を抽出、硫酸ナトリウムで乾燥後、エバポレーターにて濃縮することによりオイルを得た。
シリカゲルカラムによって精製することにより、2-ブロモ-4-ヘキシルアニリンを得た。(35.63g、139.1mmol、収率48.8%)。

 製造例1で得られた2-ブロモ-4-ヘキシルアニリン(25.62g、100.0mmol)、水450mLの混合液に濃硫酸50gを滴下し、混合液を5℃に冷却した。亜硫酸ナトリウム(NaSO3:8.97g、130.0mmol)水溶液(水20mL)を混合液に滴下し10℃にて2時間攪拌後、ヨウ化カリウム(KI:132.8g、0.80mol)水溶液(水300mL)中へ5℃にて加えた。その後室温(約24℃)にて6時間攪拌後20分間加熱還流し、室温に冷却した後、亜硫酸水素ナトリウム(22.5g、216.2mmol)水溶液(水450mL)中に注ぎ込んだ。酢酸エチルを加え、有機層を抽出、硫酸マグネシウムで乾燥後、エバポレーターにて濃縮することにより2-ブロモ-4-ヘキシル-1-ヨードベンゼンを主成分とする褐色オイル28.15gを得た(76.7mmol、収率76.7%)。

 製造例2で得られたオイル14.68g(40.0mmol)、テトラキストリフェニルホスフィンパラジウム(Pd(PPh3)4:0.28g、0.40mmol)、ヨウ化銅(CuI:0.15g、0.80mmol)およびジイソプロピルアミン((i-Pr)2NH:53.6mL)の混合物中へトリメチルシリルアセチレン(Me3Si-C≡CH(TMS-C≡CH):4.71g、48.0mmol)のジイソプロピルアミン(26.4mL)溶液を室温にて滴下、そのまま2時間攪拌した。析出した塩をシリカゲルショートカラムにて取り除き、ろ液を濃縮することにより2-ブロモ-4-ヘキシル-1-(トリメチルシリル)エチニルベンゼンを主成分とするオイルを得た。得られたオイルをテトラヒドロフラン(THF:80mL)、メタノール(MeOH:80mL)で希釈し、室温にて炭酸カリウム(K2CO3:0.55g、4.0mmol)を加え3時間攪拌した。溶媒を留去した後1%塩化アンモニウム水溶液およびエーテルを加え、有機層を硫酸マグネシウムで乾燥後、濃縮することにより淡褐色オイルを得た。ヘキサンを展開溶媒としてシリカゲルカラムにより精製することにより、式[1715]で示される2-ブロモ-1-エチニル-4-ヘキシルベンゼン(以下、化合物[1715]と記すことがある。)(7.56g、28.5mmol、収率71.2%)を得た。

 ヨウ化銅(CuI:0.95g、5.0mmol)、N,N,N’,N’-テトラメチルエチレンジアミン(TMEDA:1.5mL,10.0mmol)のアセトン溶液(100mL)に製造例3で得た、化合物[1715](26.5g、100.0mmol)を加え室温にて、空気をバブリングさせながら5時間攪拌した。アセトンを減圧留去し、残渣に1N塩酸を加え、つづいてクロロホルムにて抽出、硫酸マグネシウムで乾燥後、濃縮した。トルエンから再結晶することによりオレンジ色粉末として、式[1145]で示される1,4-ビス(2-ブロモ-4-ヘキシルフェニル)ジアセチレン(以下、化合物[1145]と記すことがある。)を得た(11.8g、22.0mmol、収率45.0%)。

 製造例4で得た、化合物[1145](10.6g、20mmol)をTHF200mLに溶解し、窒素雰囲気下、-78℃にてt-BuLiの1.59Mペンタン溶液(62.9mL、100.0mmol)を滴下した。-78℃にて1時間攪拌後、硫黄粉末(3.2g、100.0mmol)を少量ずつ加えた後、緩やかに室温まで昇温しそのまま2時間攪拌した。1M水酸化ナトリウム水溶液(300mL)およびK3Fe(CN)6(32.9g、100.0mmol)を加え室温にて1時間攪拌後、クロロホルムを加え有機層を抽出した。有機層は飽和食塩水で洗浄後、硫酸マグネシウムで乾燥、エバポレーターにより濃縮した。ヘキサンから再結晶することにより深赤色固体として、式[575]で示される化合物(以下、化合物[575]と記すことがある。)を得た(3.07g、6.22mmol、収率30.9%)。

 窒素雰囲気下、製造例5で得た、化合物[575](4.79g、9.65mmol)、ビス(1,5-シクロオクタジエン)ニッケル(0)(Ni(COD)2:2.92g、10.6mmol)およびトリフェニルホスフィン(PPh3:5.57g、21.2mmol)にトルエンを加え室温にて1時間攪拌した。その後110℃にて10時間攪拌し、室温に冷却後セライトでろ過した。セライト上の残渣を熱オルトジクロロベンゼンにて抽出し、半濃縮、冷却することにより無色板状結晶として、式[5]で示される化合物(以下、化合物[5]と記すことがある。)を得た(1.82g、3.92mmol、収率40.6%)。

 室温下、4-ドデシルアニリン(和光純薬社製)(74.51g)、酢酸アンモニウム(AcONH4:2.20g)、アセトニトリル(MeCN:855mL)の混合液にN―ブロモコハク酸イミド(NBS:53.26g)を加え、3時間攪拌した。その後、エバポレーターにて反応溶液を濃縮し、残留物を水、食塩水により洗浄した。酢酸エチルを加え、有機層を抽出、硫酸ナトリウムで乾燥後、エバポレーターにて濃縮することにより黒色オイルを得た。ヘキサン:酢酸エチル=1:1の混合溶媒を展開溶媒として用いたシリカゲルカラムによって精製することにより、2-ブロモ-4-ドデシルアニリンを主成分とする褐色オイル98.13gを得た。
上記で得られたオイルのうち96.97gを原料として、水(2.14L)、濃硫酸(142.5L)、亜硫酸ナトリウム(NaSO3:25.57g)、ヨウ化カリウム(KI:378.5g)を用い、2-ブロモ-4-ヘキシル-1-ヨードベンゼンの製造例2と同様な操作を行うことにより、2-ブロモ-4-ドデシル-1-ヨードベンゼンを主成分とする褐色オイル104.72gを得た。
 上記で得られたオイルのうち104.0gを原料として、テトラキス(トリフェニルホスフィン)パラジウム(Pd(PPh3)41.01g)、ヨウ化銅(CuI:0.548g)、ジイソプロピルアミン((i-Pr)2NH:88mL)、トリメチルシリルアセチレン(Me3Si-C≡CH(TMS-C≡CH):15.5g)を用い、2-ブロモ-4-ヘキシル-1-(トリメチルシリル)エチニルベンゼンの製造例3と同様な操作を行うことにより、2-ブロモ-4-ドデシル-1-(トリメチルシリル)エチニルベンゼンを主成分とする淡褐色オイル76.34gを得た。上記で得られたオイルのうち73.88gを原料として、テトラヒドロフラン(220mL)、メタノール(220mL)、炭酸カリウム(1.52g)を用い、2-ブロモ-1-エチニル-4-ドデシルベンゼンの製造例3と同様な操作を行うことにより、式[1724]で示される化合物を主成分とする淡褐色オイル65.01gを得た。
 得られたオイルのうち64.0gをヨウ化銅(CuI:1.10g)、N,N,N’,N’-テトラメチルエチレンジアミン(TMEDA:1.72mL)のアセトン溶液(120mL)に加えて、室温下、11時間攪拌した。アセトンを減圧留去し、残渣に1N塩酸を加え、つづいてクロロホルムにて抽出した。水および食塩水で洗浄後、硫酸マグネシウムで乾燥し、濃縮した。得られたタール状の残渣をヘキサンに溶かし、その溶液を濃縮することで黄白色粉末である、式[1154]で示される化合物(以下、化合物[1154]と記すことがある。)を得た(22.27g、32.97mmol、収率12%)。

<実施例3:化合物[5]からなる薄膜の真空蒸着法による形成および該薄膜をもつ有機トランジスタの作製>
 SiO2熱酸化膜付きnドープシリコンウエハー上に、ヘキサメチルジシラザンをスピンコートにより成膜した基板に、金属マスクを用いてクロムを3nm、金を50nm順次真空蒸着して電極を作成した。作成した電極のチャネル幅及びチャネル長は、それぞれ、2000μm及び20μmであった。次に実施例1で合成した化合物[5]を昇華により精製した試料を石英製のるつぼに入れ、るつぼを加熱し、真空蒸着法により、化合物[5]からなる薄膜を形成した。
 真空蒸着法に用いた装置チェンバ内の真空度は、1×10-4パスカル以下であり、基板の温度は、室温(24℃)以上80℃以下の範囲であった。薄膜の膜厚は、約200nmであった。
 このようにして、昇華により精製した化合物[5]からなる薄膜をもつ有機トランジスタ(図1参照)を製造することができた。
<実施例4:化合物[5]からなる薄膜をもつ有機トランジスタに関する測定>
 実施例3で作製した化合物[5]からなる薄膜をもつ有機トランジスタの電気特性はパラメーターアナライザーを用いて真空下で測定した。その結果、ゲート電極(Vg)に負のゲート電圧の印加を増加させると、負のドレイン電流(Id)が増加することから、製造した化合物[5]からなる薄膜をもつ有機トランジスタは、p型の有機トランジスタであることを確認することができた。負のゲート電圧(Vg)において、ドレイン電圧(Vd)に対するドレイン電流(Id)の変化曲線は、良好であり、高いドレイン電圧において飽和領域を有していた。さらに、有機トランジスタのキャリアの飽和電界効果移動度μは、有機トランジスタの電気的特性の飽和領域におけるドレイン電流Idを表す式

を用いて算出することができる。ここで、L及びWは、それぞれ、有機トランジスタのチャネル長及びチャネル幅であり、Ciは、ゲート電極用の絶縁体層(以下、ゲート絶縁膜と記すことがある)の単位面積当たりの静電容量であり、Vgは、ゲート電圧であり、Vtは、ゲート電圧のしきい値電圧である。式(a)を用いて、製造した化合物[5]からなる薄膜をもつ有機トランジスタのキャリアの飽和電界効果移動度μを計算した結果、基板の温度60℃で製造した化合物[5]からなる薄膜をもつ有機トランジスタにおけるキャリアの飽和電界効果移動度(キャリア移動度)は1.6cm2/Vsであった。また、ドレイン電圧Vdが-50Vにおける、ゲート電圧が0Vと-50V時のドレイン電流Id値の比(以下、オン/オフ比と記すことがある)は、107であった。
<実施例5:化合物[5]の溶媒溶解性及び化合物[5]を含有する薄膜の塗布成膜加工による形成>
 実施例1で製造した化合物[5]をテトラヒドロフランに溶解して、化合物[5]の濃度が0.5重量%の溶液組成物を調製した。
 この溶液組成物を、ヘキサメチルジシラザン処理を行ったSiO2熱酸化膜付きnドープシリコンウエハー上にスピンコート法により塗布し、化合物[5]からなる薄膜を形成した。さらに形成した薄膜を80℃にて30分保温した。薄膜の膜厚は、約30nmであった。
<実施例6:化合物[5]からなる薄膜をもつ有機トランジスタの作製>
 実施例5で得られた薄膜に、金属マスクを用いて酸化モリブデン、続いて金の層を真空蒸着法で、上記薄膜上に成膜して、ソース電極及びドレイン電極を形成した。ここで、ソース電極及びドレイン電極を形成することによって得られた有機TFTのチャネル幅及びチャネル長は、それぞれ、2000μm及び20μmであった。このようにして、図2に示すような、化合物[5]を含有する薄膜をもつ有機トランジスタを作製することができた。
<実施例7:化合物[5]からなる薄膜をもつ有機トランジスタに関する測定>
 実施例6で製造した有機トランジスタの電気特性を実施例4と同様に測定した結果、キャリアの電界効果移動度(キャリア移動度)及びオン/オフ比はそれぞれ、0.3cm2/Vs及び107であった。
<実施例8:化合物[14]からなる薄膜および該薄膜をもつ有機トランジスタの作製>
 SiO2熱酸化膜付きnドープシリコンウエハー上に、チャネル幅2000μm、チャネル長20μmのソース電極、ドレイン電極(SiO2熱酸化膜側から、クロム、金の順)を作製した。この基板をアセトンで10分間超音波洗浄した後、オゾンUVを20分間照射した。その後、フェニルエチルトリクロロシランのトルエン希釈液を用い、これに基板を2分間浸漬することによりこの基板表面をシラン処理した。さらに、パーフルオロベンゼンチオールのイソプロピルアルコール希釈液を用い、これに基板を2分間浸漬することにより基板上に形成したAu電極表面を修飾することにより、トランジスタ基板を作製した。
 次に実施例2で合成した化合物[14]を石英製のるつぼに入れ、るつぼを加熱し、真空蒸着法により、化合物[14]からなる薄膜をトランジスタ基板上に形成した。真空蒸着法に用いた装置チェンバ内の真空度は、1×10-4パスカル以下であり、基板の温度は、80℃であった。薄膜の膜厚は、約100nmであった。
<実施例9:化合物[14]からなる薄膜をもつ有機トランジスタに関する測定>
 実施例8で得られた有機薄膜トランジスタ素子のドレイン電圧(Vd)を-40Vに設定し、ゲート電圧Vgを20~-40Vに変化させた条件で、そのトランジスタ特性を測定した。かかる測定により得られた伝達特性から算出した、有機薄膜トランジスタによる電界効果移動度(移動度)は0.4cm2/Vs、オン/オフ比は107であった。
<実施例10:化合物[14]の溶媒溶解性及び化合物[14]を含有する薄膜の塗布成膜加工による形成>
 実施例8と同様にして得られた基板上に化合物[14]の0.5重量%ジクロロベンゼン溶液を100℃に加熱してスピンコート法により塗布し、120℃のホットプレートで30分間乾燥させることにより、約30nmの厚さを有する化合物の薄膜を形成した。
<実施例11:化合物[14]からなる薄膜をもつ有機トランジスタに関する測定>
 上述のようにして得られた有機薄膜トランジスタ素子のドレイン電圧(Vd)を-40Vに設定し、ゲート電圧(Vg)を20~-40Vに変化させた条件で、そのトランジスタ特性を測定した。かかる測定により得られた伝達特性から算出した、有機薄膜トランジスタによる電界効果移動度は0.5cm2/Vs、オン/オフ比は107であった。
<比較例1:化合物C-1からなる薄膜をもつ有機トランジスタの作成およびそれに関する測定>

 特許文献1で開示されている上記式に示す化合物C-1を用いた以外は、実施例3と同様にして薄膜を真空蒸着法により形成し、続いて、該薄膜をもつ有機トランジスタの作製を行った。実施例4に準じて、得られた有機トランジスタの電気特性を測定した結果、得られた有機トランジスタのキャリア移動度及びオン/オフ比はそれぞれ、10-5cm2/Vs及び103であった。
<実施例12:化合物[41]の作成、化合物[41]からなる薄膜の塗布成膜加工法による形成、並びに該薄膜をもつ有機トランジスタの作製および測定>
 4-ドデシルアニリンの代わりに4-ペンチルオキシアニリンを用いる以外は、製造例7、製造例8及び実施例2と同様にして、化合物[41](表2の化合物番号41の化合物を意味する。)を得ることができる。
 得られる化合物[41]を用いて、実施例8と同様にしてトランジスタ基板の作成を行い、続いて、実施例10と同様にして該薄膜をもつ有機トランジスタの作製を行う。得られる有機トランジスタの測定を実施例9に準じて行うことにより、高いキャリア移動度の値を得ることができる。
<実施例13:化合物[155]の作成>
 4-ドデシルアニリンの代わりに4-(4-フェニルブチル)アニリンを用いる以外は、製造例7、製造例8及び実施例2と同様にして化合物[155](表9の化合物番号155の化合物を意味する。)を得ることができる。
 得られる化合物[155]を用いて、実施例8と同様にしてトランジスタ基板の作成を行い、続いて、実施例10と同様にして該薄膜をもつ有機トランジスタの作製を行う。得られる有機トランジスタの測定を実施例9に準じて行うことにより、高いキャリア移動度の値を得ることができる。
<実施例14:化合物[222])の作成>
 製造例1における4-ヘキシルアニリンに代わり、3-オクチルアニリンを用いる以外は、製造例7、製造例8及び実施例2と同様にして、化合物[218](表13の化合物番号222の化合物を意味する。)を得ることができる。
 得られる化合物[222]を用いて、実施例8と同様にしてトランジスタ基板の作成を行い、続いて、実施例10と同様にして該薄膜をもつ有機トランジスタの作製を行う。得られる有機トランジスタの測定を実施例9に準じて行うことにより、高いキャリア移動度の値を得ることができる。
<実施例15:化合物[7]の作成>
 4-ドデシルアニリンの代わりに4-(2-エチルヘキシル)アニリンを用いる以外は、製造例7、製造例8及び実施例2と同様にして化合物[7](表1の化合物番号7の化合物を意味する。)を得ることができる。
<実施例16:化合物[12]の作成>
 4-ドデシルアニリンの代わりに4-(2-ヘキシルデシル)アニリンを用いる以外は、製造例7、製造例8及び実施例2と同様にして化合物[12](表1の化合物番号15の化合物を意味する。)を得ることができる。
<実施例17:化合物[15]の作成>
 4-ドデシルアニリンの代わりに4-トリデシルアニリンを用いる以外は、製造例7、製造例8及び実施例2と同様にして化合物[15](表1の化合物番号15の化合物を意味する。)を得ることができる。
<実施例18:化合物[18]の作成>
 4-ドデシルアニリンの代わりに4-ヘキサデシルアニリンを用いる以外は、製造例7、製造例8及び実施例2と同様にして化合物[18](表2の化合物番号18の化合物を意味する。)を得ることができる。
<実施例19:化合物[42]の作成>
 4-ドデシルアニリンの代わりに4-(2-ヘキシルオクチル)アニリンを用いる以外は、製造例7、製造例8及び実施例2と同様にして化合物[42](表2の化合物番号42の化合物を意味する。)を得ることができる。
<実施例20:化合物[84]の作成>
 4-ドデシルアニリンの代わりに4-(4’-ヘキシルフェニル)アニリンを用いる以外は、製造例7、製造例8及び実施例2と同様にして、化合物[84](表4の化合物番号84の化合物を意味する。)を得ることができる。
<実施例21:化合物[97]の作成>
 4-ドデシルアニリンの代わりに4-[2-(5-ヘキシル)チエニル]アニリンを用いる以外は、製造例7、製造例8及び実施例2と同様にして化合物[97](表5の化合物番号97の化合物を意味する。)を得ることができる。
<実施例22:化合物[205]の作成>
 4-ドデシルアニリンの代わりに4-[(2-ベンゾ[b]チエノ)オクチル]アニリンを用いる以外は、製造例7、製造例8及び実施例2と同様にして化合物[205](表12の化合物番号205の化合物を意味する。)を得ることができる。
<実施例23:化合物[208])の作成>
 Advanced Materials, 19, 3008-3011(2007)に準じて、下記式に従って製造することにより、化合物[208](表12の化合物番号208の化合物を意味する。)を得ることができる。

Claims (27)

  1.  式(1)

    (式中、Eはそれぞれ独立に、硫黄またはセレン原子を表す。R1及びR2は、それぞれ独立に、水素原子、置換基を有していてもよい炭素数4~30のアルキル基、置換基を有していてもよい炭素数4~30のアルコキシ基、置換基を有していてもよい炭素数6~30のアリール基、置換基を有していてもよい炭素数7~30のアラルキル基、置換基を有していてもよい炭素数4~30のヘテロアリール基、置換基を有していてもよい炭素数5~30のヘテロアラルキル基、フッ素原子を有していてもよい炭素数3~30のトリアルキルシリル基を表す。但し、R1及びR2は同時に水素原子ではない。)
    で表される置換ベンゾカルコゲノアセン化合物。
  2.  式(1)におけるEが、全て硫黄原子である請求項1記載の化合物。
  3.  式(1)におけるR1及びR2は、それぞれ独立に、水素原子、フッ素原子を有していてもよい炭素数4~30のアルキル基、フッ素原子を有していてもよい炭素数4~30のアルコキシ基、アルキル基又はアルコキシ基を有していてもよい炭素数6~30のアリール基(該アリール基はフッ素原子を有していてもよい)、フッ素原子を有していてもよい炭素数7~30のアラルキル基、アルキル基又はアルコキシ基を有していてもよい炭素数4~30のヘテロアリール基(該ヘテロアリール基はフッ素原子を有していてもよい)、フッ素原子を有していてもよい炭素数5~30のヘテロアラルキル基である請求項1又は2記載の化合物。

  5.  式(2)において、Eはそれぞれ独立に、硫黄またはセレン原子を表す。R1及びR2はそれぞれ独立に、水素原子、フッ素原子を置換基として有していてもよい炭素数4~30のアルキル基又はフッ素原子を置換基として有していてもよい炭素数3~30のトリアルキルシリル基である請求項4記載の化合物。
  6.  式(2)において、R1及びR2は、それぞれ独立に、炭素数4~30のアルキル基又は炭素数3~30のトリアルキルシリル基である請求項5記載の化合物。
  7.  式(2)において、R1及びR2が炭素数4~30のアルキル基である請求項5記載の化合物。
  8.  式(2)において、R1及びR2は、同一であり、かつ、炭素数4~20のアルキル基である請求項5記載の化合物。
  9.  式(2)において、R1及びR2が炭素数6~12のアルキル基である請求項5記載の化合物。
  10.  式(2)におけるR1及びR2は、それぞれ独立に、水素原子、フッ素原子を有していてもよい炭素数4~30のアルキル基、フッ素原子を有していてもよい炭素数4~30のアルコキシ基、アルキル基を有していてもよい炭素数6~30のアリール基(該アリール基はフッ素原子を有していてもよい)、フッ素原子を有していてもよい炭素数7~30のアラルキル基である請求項4記載の化合物。
  11.  式(2)において、R1及びR2は、同一であり、かつ、炭素数4~20のアルコキシ基である請求項4記載の化合物。
  12.  式(2)において、R1及びR2は、同一であり、かつ、炭素数1~20のアルキル基を有する炭素数6~10のアリール基である請求項4記載の化合物。
  13.  式(2)において、R1及びR2は、同一であり、かつ、炭素数7~20のアラルキル基である請求項4記載の化合物。
  14.  式(2)において、R1及びR2はそれぞれ独立に、炭素数3~30のトリアルキルシリル基である請求項5記載の化合物。
