It is fixed by being sandwiched from both sides.
- These conductor plates are assembled with an auxiliary molded body 600 formed by integrally molding the signal wirings which are the external signal terminals 325U and the external signal terminals 325L.
- the conductor plate 315 and the like are sealed with the first sealing resin 348 with the heat dissipation surface exposed, and the insulating sheet 333 is thermocompression bonded to the heat dissipation surface.
- the module primary sealing body 302 sealed with the first sealing resin 348 is inserted into the module case 304 and sandwiched with the insulating sheet 333, and is thermocompression bonded to the inner surface of the module case 304 that is a CAN type cooler.

- the auxiliary mold body 600 When the DC negative electrode wiring 319A and the DC negative electrode terminal 319B are fixed to the auxiliary mold body 600, a special fixing jig is required when the fuse material 700 is welded to the exposed portion 702 and the exposed portion 703 by ultrasonic welding or the like. This improves productivity. Further, when the fuse material 700 is welded by ultrasonic welding or the like, the auxiliary mold body 600 can be subjected to stress instead of the base, so that the fuse material 700 can be assembled with high reliability.
- the gap between the conductor plate and the inner wall of the module case 304 can be reduced, and the power semiconductor element The generated heat can be efficiently transmitted to the fins 305.

- the signal conductor 324 and the gate electrodes of the IGBTs 328 and 330 are joined by wire bonding 327.
- the fourth step shown in FIG. 14 (d) is a step of performing a so-called transfer mold in which the power module assembled as shown in FIG. 14 (c) is sealed with a resin material.
- the fifth step is a step of assembling the fuse material 700 as shown in FIG.
- the resin insulating layer 333 is bonded to both surfaces of the transfer-molded power module.
- the fuse material 700 may be formed by separately forming the DC positive electrode wiring 315A and the DC positive electrode terminal 315B on the positive electrode side, or on both the positive electrode side and the negative electrode side, but the fuse material 700 is provided only on the negative electrode side. Therefore, productivity is improved because the assembly is performed so that the positive electrode side faces down throughout the entire process.
- the reason for assembling so that the positive electrode side is down throughout the entire process is due to the structure of the IGBT.
- the gate electrode is formed on the emitter side of the IGBT.
- the IGBT is bonded from the emitter side by solder, and the IGBT and metal conductor are bonded from the IGBT collector side than by soldering. And the joint area becomes smaller. For this reason, when stress is applied in the assembly process, the IGBT or the like is peeled off, or the IGBT itself is displaced from the assembled position.
- the bonding area between the IGBT and the metal conductor is increased by always bonding the positive electrode side downward, that is, by joining from the collector side of the IGBT with solder. Therefore, when stress is applied in the assembling process, the semiconductor element such as the IGBT is not easily peeled off, and the IGBT is not easily displaced, so that the reliability of the power module is improved.

- coolant is suppressed.
- the upper arm circuit or the lower arm circuit is made of two power semiconductor elements connected in parallel, and the two power semiconductor elements connected in parallel are connected between the conductor plates 315 and 318 or the above-mentioned power semiconductor elements. Between the conductor plates 316 and 319, they are arranged side by side in the direction along the flow of the refrigerant, and this structure makes the entire module smaller.
- the power module 300 includes a module primary sealing body 302 (shown in FIG. 6B) having a built-in upper and lower arm circuit and a resin insulating layer 333 that are completely closed without a joint.
- a module primary sealing body 302 shown in FIG. 6B
- the built-in upper and lower arm circuits and the resin insulating layer 333 can be protected from penetration of the cooling medium.
- heat generated during operation of the power semiconductor element is diffused from both sides with a conductor plate and transmitted to the insulating sheet 333, and heat is radiated from the heat radiation surfaces 307A and 307B of the module case 304 and the fins 305, thereby realizing high cooling performance. It is a highly reliable structure capable of high current density.

- 319A can be arranged substantially parallel to each other on the basis of high reliability. For this reason, insulation reliability can be ensured and inductance can be reduced, the power converter can be adapted to high-speed switching operation, the degree of control freedom is increased, and a good current balance is obtained. As a result, the power modules 300 can be connected in parallel, and a power conversion device having an increased current capacity can be realized.
- the fuse material 700 is melted, so that the overcurrent 800 is cut off, and the gas decomposition of the sealing resin can be prevented from proceeding at the temperature inside the power module 300, and the module case 304 and the water channel jacket 19A. Since fusing occurs outside, there is no risk of water leakage, and stable and serious destruction can be prevented.
