Description

熱式流量計
 本発明は、被計測流体中に発熱抵抗体を設置し流量を測定する熱式流量計に係り、特に、自動車の内燃機関の吸入空気流量や排ガス流量の測定に好適な小型の熱式流量計に関わる。
 自動車などの内燃機関の吸入空気量を検出する空気流量計として、質量流量を直接測定できる熱式の空気流量計が主流になっている。
 近年では、MEMS技術を用いてシリコン(Si)などの半導体基板上に熱式流量計のセンサ素子を製造するものが提案されている。このような半導体タイプのセンサ素子は、半導体基板の一部を矩形状に除去した空洞部を形成し、この空洞部に形成した数ミクロンの電気絶縁膜上に発熱抵抗体を形成している。発熱抵抗体の近傍の上流側と下流側に対となる温度センサ(感温抵抗体)を形成し、空気が流れることにより発生する発熱抵抗体の上流側と下流側の温度差から流量を検出することができる。また、この方式によれば、順流と逆流の判別も可能である。さらに、発熱抵抗体の大きさは数百マイクロメートルと微細であり、薄膜状に形成されることから、熱容量が小さく高速応答・低消費電力・小型化が可能である。
 センサ素子の小型化に関連する技術として、特許文献1,特許文献2に記載のものがある。特許文献1には、半導体センサ素子と制御回路チップとターミナル素材をモールド成型により一体化することにより、部品数の削減及び低コスト化を図っている。また、特許文献2では、チップ上に、複数の発熱抵抗素子及び温度検出素子と、制御回路とを一体に形成することにより小型化を図っている。
 上記の特許文献2のようにセンサ素子と制御回路を同一の半導体基板上に集積化することは、センサ素子が半導体プロセスを用いて製造されるMEMSであることから実現可能である。しかし、熱式流量計のセンサ素子の製造工程では、センサ素子に形成する抵抗体を良好な特性とするために、ウェーハ状態で高温の炉体に入れ抵抗体を熱処理するアニール工程を行っている。そのため、センサ素子と半導体集積回路を一体とした場合、センサ素子と同時に半導体集積回路も高温に晒されることになる。多くの半導体集積回路にはMOS(Metal Oxide Semiconductor)トランジスタが用いられていることから、MOSトランジスタが高温に長時間晒されることにより特性変動や動作不良を起こしてしまう。
 このような場合、アニール領域をセンサ素子が形成される領域に限定した、部分的なアニール方法が必要となる。例えば、特許文献3に示されるように、電界効果トランジスタのゲート電極に通電してゲート電極を発熱させ、この熱により電界効果トランジスタの不純物導入領域をアニールする局所アニール方法がある。

 しかしながら、センサ素子に形成する抵抗体の材料としては、不純物を導入した単結晶シリコンや多結晶シリコンなどの半導体材料の他、白金,タングステン,タンタル,モリブデン等の金属材料が用いられ、例えば、リンなどの不純物を導入した多結晶シリコンの場合、不純物を熱拡散させるために、高温で長時間の熱処理が必要である。また、金属材料の白金やモリブデンの場合、結晶粒を成長させるために、成膜した後、800℃~1000℃で数分間、アニール処理が必要である。
 特許文献3に示される手法を用いて、アニール領域に形成した電極に通電し部分的に加熱した場合、アニール処理のために高温かつ長時間の加熱を行うと、熱伝導によりアニール領域だけでなく、その周辺や、ひいては、半導体集積回路が形成された部位まで高温に上昇してしまい、半導体集積回路の特性変化,動作不良を起こしてしまう問題がある。したがって、センサ素子と半導体集積回路を一体化した構造において、センサ素子部の部分的アニールを行うためには特許文献3に示される手法では不十分である。
 そこで、本発明の目的は、上記課題に鑑みて、他の素子に影響を与えることなくセンサ素子部を部分的に熱処理でき、センサ素子の感度を向上するとともに、センサ素子の信頼性を向上し、小型の熱式流量計を提供することにある。
 上記目的を達成するために、本発明の熱式流量計は、半導体基板に形成された空洞部と、前記空洞部を覆うように設けられた絶縁膜と、により形成された薄膜部と、前記絶縁膜の間に形成された、発熱抵抗体および測温抵抗体と、を有し、前記薄膜部を形成した後に、前記薄膜部を加熱し、前記発熱抵抗体及び測温抵抗体の結晶粒径を成長させる熱処理を行う。
 本発明によれば、他の素子に影響を与えることなくセンサ素子部を部分的に熱処理でき、センサ素子の感度を向上するとともに、センサ素子の信頼性を向上し、小型の熱式流量計を提供することができる。

 以下、本発明に係る実施例について説明する。
 本発明に係る第1の実施例について以下説明する。
 本実施例による熱式流量計のセンサ素子1の構成を図1,図2により説明する。図1は、センサ素子1を示す平面図である。また図2は、図1におけるX-X′線に沿った断面図を示す。センサ素子1の基板2は、シリコンやセラミック等の熱伝導率の良い材料で構成される。そして、基板2上に電気絶縁膜3aを形成し、基板2を裏面からエッチングすることで空洞部を形成しダイアフラム4を形成する。
 ダイアフラム4上の電気絶縁膜3aの中心付近の表面には発熱抵抗体5を形成する。発熱抵抗体5の周囲に発熱抵抗体5の加熱温度を検出する加熱温度センサ7が、発熱抵抗体5を取り巻くように形成される。発熱抵抗体5の温度を加熱温度センサ7で検出し、空気流6の温度に対して一定温度高くなるように加熱制御されている。さらに加熱温度センサ7の両側には上流側温度センサ8a,8b,下流側温度センサ9a,9bを形成する。上流側温度センサ8a,8bは発熱抵抗体5よりも上流側、下流側温度センサ9a,9bは発熱抵抗体5よりも下流側に配置する。センサ素子1の最表面は電気絶縁膜3bによって覆われ、電気絶縁膜3bは電気的絶縁を行うほか、保護膜として働く。ダイアフラム4の外部の電気絶縁膜3a上には、空気流6の温度に応じて抵抗値が変化する感温抵抗体10,11,12を配置する。
 これらの発熱抵抗体5,加熱温度センサ7,上流側温度センサ8a,8b,下流側温度センサ9a,9b,感温抵抗体10,11,12は温度によって抵抗値が変化する比較的抵抗温度係数が大きい材料で形成する。例えば、不純物をドープした多結晶シリコンや単結晶シリコンなどの半導体材料、また白金,モリブデン,タングステン,ニッケル合金などの金属材料などで形成すると良い。また、電気絶縁膜3a,3bは二酸化ケイ素(SiO2)や窒化ケイ素(Si3N4)により約2ミクロン厚の薄膜状に形成し、熱絶縁効果が十分に得られる構造とする。
 上記のように、発熱抵抗体5,加熱温度センサ7,上流側温度センサ8a,8b,下流側温度センサ9a,9bも、感温抵抗体10,11,12と同様に、感温抵抗体である。
 さらにセンサ素子1の端部には、発熱抵抗体5,加熱温度センサ7,上流側温度センサ8a,8b,下流側温度センサ9a,9b,感温抵抗体10,11,12を構成する各抵抗体を駆動・検出回路と接続するための電極が形成された電極パッド部13を設ける。尚、電極はアルミなどで形成する。
 本発明の実施例である熱式流量計は、以下のように動作する。
 図2に示したセンサ素子1の断面構成と共に示した温度分布14はセンサ素子1の表面温度の分布である。温度分布14の実線は無風時のダイアフラム4の温度分布を示す。発熱抵抗体5は、空気流6の温度よりもΔTh高くなるように加熱する。温度分布14の破線は、空気流6が発生したときのダイアフラム4の温度分布である。空気流6が発生することにより、発熱抵抗体5の上流側は空気流6により冷却され温度が下がり、下流側は発熱抵抗体5を通過し加熱された空気が流れることから温度が上がる。したがって、上流側温度センサ8a,8bと下流側温度センサ9a,9bとによって発熱抵抗体5の上下流の温度差ΔTsを測定することにより、流量が計測される。
 次に、センサ素子1の駆動・検出回路について説明する。
 図3に、センサ素子1の駆動・検出回路を示す。発熱抵抗体5の温度によって抵抗値が変化する加熱温度センサ7と感温抵抗体10とからなる直列回路と、感温抵抗体11と感温抵抗体12とからなる直列回路とを並列に接続したブリッジ回路を構成し、各直列回路に基準電圧Vrefを印加する。これらの直列回路の中間電圧を取り出し、増幅器15に接続する。増幅器15の出力は、トランジスタの16のベースに接続する。トランジスタ16のコレクタは電源VBに接続し、エミッタは発熱抵抗体5に接続し、フィードバック回路を構成する。これにより、発熱抵抗体5の温度Thは空気流6の温度Taに対して一定温度ΔTh(=Th-Ta)高くなるように制御される。
 そして、上流側温度センサ8aと下流側温度センサ9aとからなる直列回路と、下流側温度センサ9bと上流側温度センサ8bとからなる直列回路とを並列に接続したブリッジ回路を構成し、各直列回路に基準電圧Vrefを印加する。空気流により上流側温度センサ8a,8bと下流側温度センサ9a,9bとに温度差が発生すると、ブリッジ回路の抵抗バランスが変化して差電圧が発生する。この差電圧から増幅器17によって空気流量に応じた出力が得られる。
 次に、自動車などの内燃機関の吸気管路内にセンサ素子1,駆動・検出回路を実装した実施例を図4に示す。図4において、吸気管路18の壁面から突出するようにベース部材19を設ける。ベース部材19には、吸気管路18を流れる吸気20の一部を取り込む副通路21を形成する。副通路21内に形成した矩形状の凹部に、センサ素子1を設置する。センサ素子1を設置する部分の副通路21は流路を直線状とし、その上流側および下流側では流路を湾曲した形状とする。また、ベース部材19には、センサ素子1の駆動・検出回路を搭載した回路基板22が設けられ、金線ボンディングワイヤー23によりセンサ素子1と回路基板22を電気的に接続する。さらに、駆動回路の電源供給,出力信号を取り出すための端子24を設け、アルミボンディングワイヤー25により回路基板22と端子24を電気的に接続する。
 次に、本実施例における熱式流量計のセンサ素子1の製造方法について、図5を参照し説明する。
〔図5(a)の工程〕
 基板2としては、単結晶ケイ素(Si)等の半導体基板を用いる。ベースとなる基板2の表面を、熱酸化やCVD法等により所定の厚さ約1μmの電気絶縁膜3aとなる二酸化ケイ素(SiO2)と窒化ケイ素(Si3N4)を形成する。
〔図5(b)の工程〕
 次に、抵抗体として用いる厚さ約1μmの多結晶ケイ素(Si)からなる半導体薄膜26をCVD法等により積層する。多結晶ケイ素(Si)半導体薄膜に不純物拡散を行い、所定の抵抗率となるように高濃度ドープ処理を行う。従来、この不純物の導入・拡散工程で、センサ素子を900℃~1000℃程度の加熱炉に1時間以上投入する熱処理を行うことにより、半導体薄膜26の抵抗温度係数を向上させ、温度センサとして用いる抵抗体として良好な特性を得ていた。しかし、基板2上に半導体集積回路としてMOS(Metal Oxide Semiconductor)トランジスタを予め形成している場合(図示なし)、900℃~1000℃の熱処理を行ってしまうと、MOSトランジスタの特性変動(例えば、ソース、ドレイン領域の拡大)により、半導体集積回路に動作不良が発生してしまう。そのため、例えばゲート長が1μm程度のCMOSプロセスでは、900℃以下、数分程度まででMOSトランジスタの特性変動が起きない熱処理条件に制限しておく。したがって、本工程では半導体薄膜26は、不純物拡散が不十分であり、抵抗温度係数も低い状態にとどめておく。ここで、MOSトランジスタの特性変動が起きない熱処理条件とは、一律に決まるものではなく、半導体の微細化の程度等によって変化するものである。
〔図5(c)の工程〕
 ホトリソグラフィ技術によりレジストを所定の形状に形成した後、反応性イオンエッチング等の方法により、多結晶ケイ素(Si)半導体薄膜をパターニングすることで、所定の発熱抵抗体5,加熱温度センサ7,上流側温度センサ8a,8b,下流側温度センサ9a,9b,配線部30が得られる。
〔図5(d)の工程〕
 その後工程では、保護膜として電気絶縁膜3bを電気絶縁膜3aと同様に、二酸化ケイ素(SiO2)と窒化ケイ素(Si3N4)を約1ミクロン厚にCVD法等により形成する。
〔図5(e)の工程〕
 次に、外部回路との接続のための端子となる電極パッド部13が、電気絶縁膜3bの一部を除去した後、アルミニウム等の金属材料で形成される。
〔図5(f)の工程〕
 次に、単結晶ケイ素(Si)半導体基板2の裏面にエッチングのマスク材を所定の形状にパターニングし、水酸化カリウム(KOH)等のエッチング液を用いて異方性エッチングすることにより空洞部を形成して、ダイアフラム4を形成する。
〔図5(g)の工程〕
 次に、電極パッド部13にプローブ28を接触させ、プローブ28を通して電源27から電流を供給する。配線部30は、発熱抵抗体5に電気的に接続しておく(図示なし)ことにより、電源27から供給した電流により発熱抵抗体5が加熱される。このとき、加熱温度センサ7,上流側温度センサ8a,8b,下流側温度センサ9a,9bが900℃以上、好ましくは1000℃程度で、60分以上加熱されるように、電源27の電流を調整する。
 具体的な通電方法を図13に示す。Siウェーハである基板2に形成されたセンサ素子1に、プローブ28を接触させる。プローブ28の片側は電源27に接続され、プローブ28の他方は、電流計39を介して電源27に接続される。電源27は、電圧源であり、電圧Vを調整することにより発熱抵抗体5の加熱温度を調整することができる。電流源39は、発熱抵抗体5に流れる電流Iを測定する。発熱抵抗体5は温度により抵抗値が変化することから、電源27の電圧Vと、電流計39の電流Iから、発熱抵抗体5の抵抗値(V/I)を算出することにより、発熱抵抗体5の温度を測定することができる。また、発熱抵抗体5の消費電力(V・I)からも発熱抵抗体5の加熱温度を算出することができる。この場合、あらかじめ、発熱抵抗体5の電力と温度の関係を取得しておく必要がある。発熱抵抗体5の抵抗値から加熱温度を算出する場合、熱処理により抵抗値が変化してしまうことから誤差を含む。消費電力から算出する場合は、熱処理による抵抗値の変化を受けないことから、より精度良く加熱温度を測定することができる。
 上記の熱処理により、図5(b)の工程では不十分だった熱処理を行うことができ、発熱抵抗体5,加熱温度センサ7,上流側温度センサ8a,8b,下流側温度センサ9a,9bの抵抗体の不純物拡散・結晶成長を行うことができ、抵抗温度係数を向上し、抵抗体として良好な特性が得られる。
 また、本工程で発熱抵抗体5に電流を印加した場合、配線30にも電流が流れ発熱が起きるが、基板2上に位置していることから、基板2へ放熱され温度上昇が起きない。900℃より高温になる部分は、熱絶縁されたダイアフラム4の部分に限定することができる。したがって、ダイアフラム4を形成した後に、発熱抵抗体5を通電し熱処理を行うことが、本発明の特徴である。
 図15は、本工程により熱処理した後の、発熱抵抗体5と配線部30の結晶状態を示す断面図である。図15(a)は、配線部30の断面であり、図15(b)は発熱抵抗体5の断面を示す。本工程により熱処理された発熱抵抗体5は、高温で熱処理されることから、結晶が成長し、結晶の粒径が大きくなる。一方、発熱抵抗体5と同一材料で形成された配線部30は、本工程で熱処理されないため、結晶が成長しない。したがって、本工程で熱処理される部位とされない部位とで結晶粒径が異なる状態になる。結晶粒径が大きくなると、抵抗温度係数が高くなり、ダイアフラム4に位置する発熱抵抗体や測温抵抗体の温度検出感度を向上することが可能である。
 また、予め基板2上に半導体集積回路としてMOS(Metal Oxide Semiconductor)トランジスタが形成された領域が高温に加熱されることはないため、MOSトランジスタの特性変動や動作不良を起こすことがない。
 以上の工程によりセンサ素子1、または、半導体集積回路を含んだセンサ素子1が完成する。
 本実施例により製造したセンサ素子1の特徴について詳細に説明する。図6は、センサ素子1のダイアフラム4の拡大図である。ダイアフラム4上の加熱温度センサ7は発熱抵抗体5の周辺を取り巻くように形成し、さらにダイアフラム4の上流側に向かって延設され、配線部30e,30hに結線されている。これらの加熱温度センサ7から配線部30e,30hに至るまで図5(b)の工程により形成した半導体薄膜26をエッチングすることにより形成している。
 加熱温度センサ7と配線部30e,30hは元々と同一の半導体薄膜26から形成されているが、図5(g)の工程により、ダイアフラム4上に形成された加熱温度センサ7を熱処理することにより、発熱抵抗体5の近傍の加熱温度センサ7と、配線部30e,30h部位とで異なる特性の抵抗体となる。
 図7に多結晶Si薄膜を用いた抵抗体を900℃から1000℃で熱処理したときの熱処理時間と抵抗温度係数との関係を示す。また、図8に多結晶Si薄膜を用いた抵抗体を900℃から1000℃で熱処理したときの熱処理時間と抵抗率との関係を示す。図7から、熱処理を長時間加えることによって、抵抗体の抵抗温度係数が向上する。図5(g)の工程により、ダイアフラム4上に位置する加熱温度センサ7は、抵抗温度係数が向上するのに対し、ダイアフラムの外に位置する配線部30e,30hは、加熱されない位置であるため抵抗温度係数は変化しない。したがって、配線部30e,30hよりも加熱温度センサ7の方が高い抵抗温度係数を持つことになる。したがって、図5(g)の工程により、加熱温度センサ7の抵抗温度係数が向上することにより温度検出感度が向上し、発熱抵抗体5の温度を高精度に検出することが可能になり、高精度な発熱抵抗体5の温度制御が可能になる。これにより、流量検出精度が向上する。
 また、図8から、熱処理を多く加えることによって、抵抗体の抵抗率が低くなる。これは、多結晶Si薄膜の結晶粒径が大きくなるためである。図5(g)の工程により、ダイアフラム4上に位置する加熱温度センサ7は、抵抗率が小さくなるのに対し、ダイアフラムの外に位置する配線部30e,30hは、加熱されない位置であるため抵抗率は変化しない。したがって、配線部30e,30hよりも加熱温度センサ7の方が低い抵抗率を持つことになる。熱処理時間を長くすると、図8の結果から抵抗率の変化が徐々に小さくなり、ある一定値のところで飽和する特性がある。90分以上の熱処理であれば抵抗率の変化がほぼ飽和状態であるため、製造工程において、熱処理時間に数分のばらつきが発生しても、抵抗率のばらつきは小さくすることができる。また、90分以上の熱処理により結晶粒径を大きくしておくことにより、安定した抵抗体になるため、抵抗劣化を低減することも可能である。したがって、長期間の動作に対しても特性変動が小さく、高信頼な熱式流量計が得られる。
 図6に示す上流側温度センサ8a,8b,下流側温度センサ9a,9bに関しても上記と同様である。ダイアフラム4上の上流側温度センサ8a,8bは発熱抵抗体5の上流側に形成し、さらにダイアフラム4の上流側に向かって延設され、配線部30a,30b,30c,30dに結線されている。これらの上流側温度センサ8a,8bから配線部30a,30b,30c,30dに至るまで図5(b)の工程により形成した半導体薄膜26をエッチングすることにより形成している。
 上流側温度センサ8a,8bと配線部30a,30b,30c,30dは元々と同一の半導体薄膜26から形成されているが、図5(g)の工程により、ダイアフラム4上に形成された上流側温度センサ8a,8bを熱処理することにより、発熱抵抗体5の近傍の上流側温度センサ8a,8bと、配線部30a,30b,30c,30d部位とで異なる特性の抵抗体となる。すなわち、配線部30a,30b,30c,30dよりも上流側温度センサ8a,8bの方が高い抵抗温度係数を持つことになる。また、配線部30a,30b,30c,30dよりも上流側温度センサ8a,8bの方が低い抵抗率を持つことになる。下流側温度センサ9a,9bと、その配線部30k,30l,30m,30nについても同様である。
 図5(g)の工程により、上流側温度センサ8a,8bと下流側温度センサ9a,9bの抵抗温度係数が向上することにより温度検出感度が向上し、発熱抵抗体5の上流側と下流側の温度差を高精度に検出することが可能になり、特に低流量域の微小な温度差においても高精度な流量検出が可能になる。
 図6に示す発熱抵抗体に関しても上記と同様である。
 本実施例により、半導体からなる基板2上にセンサ素子と半導体集積回路を設けた場合においてもセンサ素子の特性を悪化させず、また半導体集積回路の特性変動や動作不良を発生することがなく、熱式流量計の小型化・高精度化が可能になる。
 本実施例では、基板2の全てを除去したダイアフラム4としているが、基板2の一部を残した状態でも効果が得られる。すなわち、熱処理する部位と、熱処理しない部位において、基板2の膜厚が異なるようにしておけば部分的な高温熱処理が可能となり、他の半導体素子や、センサ素子などの熱処理に関しても適用可能である。
 本発明に係る第2の実施例について以下説明する。
 本実施例による熱式流量計のセンサ素子29の構成を図9により説明する。本実施例では、第1の実施例と異なる構成についての説明とし、その他の構成については第1の実施例と同様な構成である。
 図9は、本実施例におけるセンサ素子29を示す平面図である。また図10は、図9におけるセンサ素子1の断面図を示す。ダイアフラム4の外の電気絶縁膜3a上には、空気流6の温度に応じて抵抗値が変化する感温抵抗体10,11,12を配置している。本実施例では、感温抵抗体10,11,12が形成される部位の基板2を除去している。すなわち、ダイアフラム4に加えて、第2のダイアフラム31を備えている。第2のダイアフラム31は、図5(f)の工程で、ダイアフラム4と同時に形成される。
 ダイアフラム31上に形成される感温抵抗体10,11,12は、図3に示した駆動回路において、加熱温度センサ7とブリッジ回路を構成している抵抗体である。このブリッジ回路により、発熱抵抗体5が空気の温度に対して所定の温度に加熱されるように動作している。そのため、加熱温度センサ7と感温抵抗体10,11,12は、ほぼ同程度の抵抗温度係数を備えていることが望ましい。したがって、感温抵抗体10,11,12についても、加熱温度センサ7と同様に、図5(g)の工程において熱処理される構成とすることが望ましい。したがって、感温抵抗体10,11,12が形成される部位の基板2を除去したダイアフラム4を備えておき、感温抵抗体10,11,12を通電加熱することにより温度上昇させ、感温抵抗体10,11,12が熱処理されることにより加熱温度センサ7と同様に、抵抗温度係数を向上させることができる。また、感温抵抗体10,11,12は空気の温度に依存して抵抗変化がおきることから、空気の温度を検出する吸気温度センサとして用いることができる。この場合、図5(g)の熱処理工程により抵抗温度係数が向上し、空気温度の検出感度が向上し、高精度化が図れる。また、ダイアフラム31上に形成することにより、熱容量が大幅に小さくなり空気温度変化に対する応答性も向上させることが可能になる。さらには、吸気温度と吸気流量とこれらの駆動回路となる半導体集積回路を1つの半導体基板に形成した1チップの複合センサとすることができ、大幅な小型化が可能になる。
 本発明に係る第3の実施例について以下説明する。
 本実施例による熱式流量計のセンサ素子32の構成を図11により説明する。本実施例では、第1の実施例と異なる構成についての説明とし、その他の構成については第1の実施例と同様な構成である。
 図11は、本実施例におけるセンサ素子32を示す断面図である。本実施例では、ダイアフラム4上に形成した発熱抵抗体5,加熱温度センサ7,上流側温度センサ8a,8b,下流側温度センサ9a,9bの下に電気絶縁膜3cを介して熱処理用ヒータ33を形成している。熱処理用ヒータは、発熱抵抗体5と同様な工程で形成することができ、具体的には、図5の工程(b),(c),(d)を繰り返すことにより、多層膜を形成することが可能である。この熱処理用ヒータの電極を配線部34によりダイアフラム4の外に取り出し、電極パッド部35を形成する。配線部34は、熱処理用ヒータと同一膜で形成している。電極パッド部35は、電極パッド部13と同様に形成される。本実施例では、図5(g)の工程において、熱処理用ヒータ33に通電加熱することにより、ダイアフラム4部を高温化し、発熱抵抗体5,加熱温度センサ7,上流側温度センサ8a,8b,下流側温度センサ9a,9bの熱処理を行うことが特徴である。具体的には、図5(g)の工程において、プローブ28を、図11に示した電極パッド部35に接触させ電源27からの電流を調整し、熱処理用ヒータ33に加熱電流を流す構成である。
 上記構成により、熱処理用ヒータ33が形成される領域を広くとることが可能であり、ダイアフラム4上を均一な温度分布で加熱することができる。すなわち、発熱抵抗体5,加熱温度センサ7,上流側温度センサ8a,8b,下流側温度センサ9a,9bを同じ温度で熱処理することができる。第1の実施例では、発熱抵抗体5を加熱することにより熱処理を行っていたため、ダイアフラム4内で外側に位置する抵抗体の温度が低くなり、最適な温度に加熱できない問題がある。したがって、上流側温度センサ8a,8bと下流側温度センサ9a,9bの温度が低くなり十分な熱処理ができない。本実施例によれば、ダイアフラム4内の温度を均一にすることができ、ダイアフラム4内に位置する上流側温度センサ8a,8bと下流側温度センサ9a,9bを最適な温度で熱処理できるようになる。すなわち、実施例1に比べ、上流側温度センサ8a,8bと下流側温度センサ9a,9bの抵抗温度係数を向上させ、高精度な熱式流量計が得られる。
 熱処理用ヒータ33の材料としては、第1実施例と同様に多結晶Si膜で形成できるが、他の材料を選択することもできる。例えば、耐熱に優れる白金,タングステン,タンタル,モリブデンなどの金属材料を使用することが可能である。金属材料を選択すれば、熱伝導率が高くなり、より均一な温度分布とすることができる。したがって、発熱抵抗体5,加熱温度センサ7,上流側温度センサ8a,8b,下流側温度センサ9a,9bを同時に最適な温度に加熱することができより簡易に熱処理を行うことができる。
 本実施例は、第1の実施例に示したダイアフラム4に熱処理用ヒータを設けた構成であるが、第2の実施に示した感温抵抗体10,11,12が形成された部位においても適用可能である。具体的には感温抵抗体10,11,12の下に電気絶縁膜3cを介して熱処理用ヒータを形成する。感温抵抗体10,11,12が形成される部位の基板2を除去しダイアフラム31を形成した後に熱処理用ヒータを加熱させることにより感温抵抗体10,11,12の熱処理を行う。
 これにより、感温抵抗体10,11,12の熱処理温度が均一になり、感温抵抗体10,11,12の抵抗温度係数を、より一致させることができる。これにより、加熱温度センサ7と、感温抵抗体10,11,12で形成したブリッジ回路の抵抗バランスのばらつきが低減され、高精度な発熱抵抗体5の温度制御が可能になる。
 本発明に係る第4の実施例について以下説明する。
 本実施例による熱式流量計のセンサ素子36の構成を図12により説明する。本実施例では、第1の実施例と異なる構成についての説明とし、その他の構成については第1の実施例と同様な構成である。
 図12は、本実施例におけるセンサ素子36を示す断面図である。センサ素子36を形成する基板2には、センサ素子を駆動し流量検出を行う半導体集積回路37を一体に設けている。具体的には、図3に示したトランジスタ16,増幅器15,増幅器17等が半導体集積回路37に含まれる。
 第1の実施例では、図5(g)に示すように電極パッド部13に、電源27からプローブ28を介して電流を供給し加熱させることによって熱処理を行っていた。本実施例では、半導体集積回路37を介して、発熱抵抗体5に電流を供給している。半導体集積回路37に、演算装置や、スイッチ等を設けることにより、発熱抵抗体5に供給する電流を制御することができる。したがって、第1の実施例のように、プローブ28を接触させるための電極パッド部13を設ける必要がない。熱処理のための電極パッド部13を設ける必要ないことから、センサ素子36の面積を小型にすることができる。
 図14は、センサ素子36をモールド材40により実装した例である。センサ素子36は、リードフレーム41上に配置され、センサ素子36に形成した電極パッド45とリードフレーム43とをボンディングワイヤーにより接続する。電極パッド45は、センサ素子36を駆動するための電源端子の他、検出した流量信号を取り出す出力端子、また、半導体集積回路37とのデジタル通信を行うための通信端子などを設けている。リードフレーム43は、熱式流量計の電源や外部に信号を取り出すコネクタに接続される。
 モールド材40としては、エポキシ系の樹脂を使用し、既知の射出成形により製造される。またモールド材40はセンサ素子36のダイアフラム4が空気に晒させるように、ダイアフラム4を避けるように形成する。また、センサ素子36の裏面側には、ダイアフラム4の裏面側が密封状態とならないようにリードフレーム41とモールド材40に貫通孔42を形成している。
 射出成形はモールド材の形状ばらつきが小さく、低コストで製造することができることからセンサ素子の実装ばらつきを低減することができる。製造ばらつきが小さいことから、センサ素子を小型化することが可能である。
 本発明に係る第5の実施例について以下説明する。
 本実施例では、第1の実施例と異なる構成についての説明とし、その他の構成については第1の実施例と同様な構成である。
 第1の実施例では、発熱抵抗体5,加熱温度センサ7,上流側温度センサ8a,8b,下流側温度センサ9a,9b等の抵抗体を多結晶Siで形成していたが、他の材料でも形成することができる。
 センサ素子に形成する抵抗体の材料としては、不純物を導入した単結晶シリコンや多結晶シリコンなどの半導体材料の他、白金,タングステン,タンタル,モリブデン等の金属材料を用いることができる。金属材料の抵抗温度係数は2000ppm/℃以上であり、高感度なセンサ素子が得られる。金属材料の白金は800℃以上で結晶成長が始まることから、800℃以上の熱処理が必要であり、好ましくは900℃で熱処理することにより良好な特性の抵抗体が得られる。また、モリブデンでは700℃以上で結晶成長が始まることから、700℃以上の熱処理が必要であり、好ましくは1000℃で熱処理することにより抵抗温度係数の高い抵抗体が得られる。
 したがって、金属材料を用いた場合、図5(g)に示した工程における熱処理温度は700℃以上が好ましい。具体的には、白金の場合800℃以上、モリブデンの場合700℃以上の温度で熱処理を行うことにより効果が得られる。好ましくは、白金の場合900℃、モリブデンの場合1000℃に加熱し熱処理を行うことで、抵抗温度係数が高く、熱処理時間のばらつきの影響を低減した抵抗体が得られ、多結晶Si薄膜を用いた場合にくらべ高感度な熱式流量計が得られる。

Claims (11)

  1.  半導体基板に形成された空洞部と、
     前記空洞部を覆うように設けられた絶縁膜により形成された薄膜部と、
     前記絶縁膜の間に形成された、発熱抵抗体および測温抵抗体と、を有する熱式流量計の製造方法において、
     前記薄膜部を形成した後に前記薄膜部を加熱し、前記発熱抵抗体及び前記測温抵抗体の結晶粒径を成長させる熱処理を行うことを特徴とする熱式流量計の製造方法。
  2.  請求項1記載の熱式流量計の製造方法において、
     前記熱処理は、前記発熱抵抗体を通電することにより前記発熱抵抗体を高温に加熱し、前記発熱抵抗体及び前記測温抵抗体の結晶粒径を成長させる熱処理であることを特徴とする熱式流量計の製造方法。
  3.  請求項1記載の熱式流量計の製造方法において、
     前記薄膜部には第2の発熱抵抗体が設けられており、
     前記熱処理は、前記第2の発熱抵抗体を通電することにより前記第2の発熱抵抗体を加熱し、前記発熱抵抗体及び測温抵抗体の結晶粒径を成長させる熱処理であることを特徴とする熱式流量計の製造方法。
  4.  請求項1記載の熱式流量計の製造方法において、
     前記半導体基板上に第2の薄膜部を形成する工程を有し、
     前記第2の薄膜部には第2の測温抵抗体が形成されており、
     前記第2の薄膜部を形成した後に、前記第2の薄膜部を加熱し、前記第2の測温抵抗体の結晶粒径を成長させる熱処理を行うことを特徴とした熱式流量計。
  5.  請求項4記載の熱式流量計の製造方法において、
     前記第2の薄膜部には第2の発熱抵抗体が設けられており、前記第2の発熱抵抗体を通電することにより前記第2の薄膜部を加熱し、前記第2の発熱抵抗体の結晶粒径を成長させる熱処理を行うことを特徴とした熱式流量計。
  6.  半導体基板に形成された空洞部と、前記空洞部を覆うように設けられた絶縁膜により形成された薄膜部と、前記絶縁膜の間に形成された、発熱抵抗体および測温抵抗体と、を有する熱式流量計において、
     前記発熱抵抗体に接続され前記薄膜部の外側に延設される引き出し配線部を備え、
     前記引き出し配線部の前記薄膜部の外側に位置する部分の抵抗温度係数は、前記発熱抵抗体の抵抗温度係数よりも小さく、かつ、
     前記引き出し配線部の前記薄膜部の外側に位置する部分の抵抗率は、前記発熱抵抗体の抵抗率よりも大きいことを特徴とする熱式流量計。
  7.  請求項6記載の熱式流量計において、
     前記薄膜部に第2の発熱抵抗体を設け、前記第2の発熱抵抗体を通電するための通電パッドが設けられていることを特徴とする熱式流量計。
  8.  請求項6記載の熱式流量計において、
     前記半導体基板上に第2の薄膜部が形成されており、
     前記第2の薄膜部は、第2の測温抵抗体が形成されており、
     前記第2の測温抵抗体に接続され前記第2の薄膜部の外側に延設される第2の引き出し配線部を備え、
     前記第2の引き出し配線部の前記第2の薄膜部の外側に位置する部分の抵抗温度係数は、前記第2の測温抵抗体の抵抗温度係数よりも小さく、かつ、
     前記第2の引き出し配線部の前記第2の薄膜部の外側に位置する部分の抵抗率は、前記第2の測温抵抗体の抵抗率よりも大きいことを特徴とする熱式流量計。
  9.  請求項8記載の熱式流量計において、
     前記第2の薄膜部は、第2の発熱抵抗体が形成されており、
     前記第2の発熱抵抗体に接続され前記第2の薄膜部の外側に延設される第3の引き出し配線部を備え、
     前記第3の引き出し配線部の前記第2の薄膜部の外側に位置する部分の抵抗温度係数は、前記第2の発熱抵抗体の抵抗温度係数よりも小さく、かつ、
     前記第3の引き出し配線部の前記第2の薄膜部の外側に位置する部分の抵抗率は、前記第2の発熱抵抗体の抵抗率よりも大きいことを特徴とする熱式流量計。
  10.  請求項6乃至9記載のいずれかの熱式流量計において、
     前記半導体基板上に駆動・検出・信号処理を行う半導体トランジスタからなる集積回路を設けたことを特徴とする熱式流量計。
  11.  請求項10記載の熱式流量計において、
     前記半導体基板は、リードフレーム上に配置され、
     前記半導体基板および前記リードフレームをモールド材でモールドしたことを特徴とする熱式流量計。
