Abstract

本発明は、塗布又は印刷等の簡易技術を用いた、コスト的、プロセス的負荷の少ない手法によりITOパターン視認性の低いITOを具備した基板を提供すること。該基板を用いたタッチパネル部材を提供することを目的とする。本発明は、透明下地基板の上面から、(I)ITO薄膜、膜厚が0.01μm~0.4μmであり、屈折率が1.58~1.85である、有機系薄膜(II)、膜厚が0.7μm~20μmであり、屈折率が1.46~1.56である、有機系薄膜(III)、の順に薄膜が積層されている部位を有する、基板を提供する。

Description

基板及びそれを用いたタッチパネル部材
 本発明は、基板及びそれを用いたタッチパネル部材に関する。
 近年、スマートフォンやタブレット端末の普及と共にタッチパネルが注目を集めている。このタッチパネルの課題の一つとして、センサー形成に用いられるIndium Tin Oxideすなわち酸化インジウムスズ(以下、「ITO」)のパターンの視認による端末の外観悪化、すなわち、ITOのパターン視認性の問題が挙げられる。また、最近では端末の軽量化や薄型化の要求が強まり、例えばカバーガラスの裏面側にセンサーを形成することで、ガラス数を削減する方式等が検討されている(特許文献1)。しかしながらカバーガラス一体型と呼ばれるこの方式の場合、従来のセンサーガラス/カバーガラス分離型の方式より、端末の最表面からITOパターンまでの距離が短くなり、ITOのパターン視認性の問題がより顕著となった。
 液晶表示装置用のITOのパターン視認性を低減する代表的な技術としては、ITOの上部又は下部に絶縁層薄膜を形成し、界面反射を低減する技術が開発されている(特許文献2~4)。また、タッチパネル用のITOのパターン視認性を低減する技術としてはNbとSiOの薄膜をアンダーコート層又はトップコート層として設ける技術が開発されている(特許文献5及び6)。

 しかしながら、従来の液晶表示装置用の技術をタッチパネル用に転用することは、タッチパネルの構造上の制約から、不可能又は困難であった。また、従来のタッチパネル用の技術は、確かにITOのパターン視認性を低減することができるが、複数の層を真空プロセスで形成しなければならないため、コスト的な負荷が大きいものであった。
 そこで本発明は、タッチパネルのITOのパターン視認性を低減しながら、作製時のコスト的又はプロセス的負荷を抑制可能である、基板を提供することを目的とする。
 本発明者らは上記課題を解決するため鋭意検討を行った結果、透明下地基板の上面から、ITO薄膜(I)、膜厚が0.01~0.4μmであり、屈折率が1.58~1.85である、有機系薄膜(II)、膜厚が0.7~20μmであり、屈折率が1.46~1.56である、有機系薄膜(III)、の順に薄膜が積層されている部位を有する、基板が、タッチパネルのITOのパターン視認性の問題を、顕著に改善可能であることを見出した。
 すなわち、本発明は、透明下地基板の上面から、ITO薄膜(I)、膜厚が0.01~0.4μmであり、屈折率が1.58~1.85である、有機系薄膜(II)、膜厚が0.7~20μmであり、屈折率が1.46~1.56である、有機系薄膜(III)、の順に薄膜が積層されている部位を有する、基板を提供する。
 さらに本発明は、上記有機系薄膜(III)の上面に、屈折率1.46~1.52である、透明粘着薄膜(IV)が積層されている部位を有する、基板を提供する。
 上記有機系薄膜(II)は、金属酸化物粒子を含有することが好ましく、ポリイミド、カルド樹脂、アクリル樹脂、ポリシロキサン、ポリベンゾオキサゾール、フェノール樹脂、ポリアミドイミド、ポリエーテルスルホン、ポリウレタン及びポリエステルからなる群から選択される樹脂を含有することがより好ましく、アルカリ可溶性基を有することがさらに好ましい。また、上記有機系薄膜(II)は、ポリイミド前駆体、ポリアミドイミド前駆体及びポリベンゾオキサゾール前駆体からなる群から選択される前駆体を含む樹脂組成物を用いて形成されることが好ましい。
上記有機系薄膜(III)の素材は、アクリル樹脂又はポリシロキサンのいずれかであることが好ましい。
 また本発明は、上記の基板を用いた、タッチパネル部材を提供する。
さらに本発明は、上記有機系薄膜(II)と、上記有機系薄膜(III)とを、一回の露光及び現像により一括でパターン加工して得る、基板の製造方法を提供する。
 本発明の基板によれば、タッチパネルにおけるITOのパターン視認性を顕著に低減することができ、かつ、ITOが有機系薄膜で保護されているためタッチパネルの耐久性を向上させることができる。また、本発明の基板は、コスト的又はプロセス的負荷の少ない方法で製造することができる。

 本発明の基板は、透明下地基板の上面から、ITO薄膜(I)、膜厚が0.01~0.4μmであり、屈折率が1.58~1.85である、有機系薄膜(II)、膜厚が0.7~20μmであり、屈折率が1.46~1.56である、有機系薄膜(III)、の順に薄膜が積層されている部位を有することを特徴とする。
 膜厚及び屈折率が異なる有機系薄膜(II)と有機系薄膜(III)との組み合わせにより、下層に形成されているITO薄膜(I)の上部界面及び下部界面での反射光を弱めることができ、ITOのパターン視認性を低減することができる。ここで有機系薄膜とは、1以上の有機成分を含有する薄膜をいう。なお、本明細書において「~」で範囲を示してあるものはすべて、その両境界の数値を含むことを意味する。有機系薄膜(II)の膜厚及び屈折率がそれぞれ0.01~0.4μm及び1.58~1.85であり、かつその上面に膜厚が0.7~20μmであり、屈折率が1.46~1.56である、有機系薄膜(III)、を具備することにより、有機系薄膜(II)の上部界面及び下部界面での反射光の位相及び強度を制御でき、上述のようにITO薄膜(I)の上部界面及び下部界面での反射光を弱め、ITOのパターン視認性を低減することができる。有機系薄膜(II)の膜厚が0.01μmを下回ったり、0.4μmを上回ると、位相を制御しにくくなるためパターン視認性の低減効果は得にくくなる。有機系薄膜(II)の屈折率が1.58を下回ったり、1.85を上回ると、反射光の強度を制御できなくなり、パターン視認性の低減効果は得にくくなる。有機系薄膜(III)の膜厚が0.7~20μmであることにより、下部界面の反射光(すなわち、有機系薄膜(II)の上部界面の反射光)の強度を制御することができる。また、同時にITO薄膜(I)を含む下地金属を保護することができるため、タッチパネル用途において、タッチパネルの信頼性を向上させることができる。有機系薄膜(III)の膜厚が0.7μmを下回ると、上部界面の反射光が影響するためパターン視認性の低減効果は得にくくなり、さらに下地金属を保護する機能が得られない。20μmを上回ると、透過率が低くなるためタッチパネルの外観を損ねることになる。
 本発明の基板の下地となる、透明下地基板の素材としては、光を透過する機能を有していれば特に制限はないが、厚み0.1mm当たりの全線透過率(JIS K7361-1準拠)が80%以上のものが好ましく、例えば、ガラス、アクリル樹脂、ポリエステル樹脂、ポリカーボネート、ポリアリレート、ポリエーテルスルホン、ポリプロピレン、ポリエチレン、ポリイミド又はシクロオレフィンポリマーが挙げられる。中でも透明性の観点から、ガラス、アクリル樹脂、ポリエステル樹脂、ポリカーボネート又はシクロオレフィンポリマーが好ましく、耐熱性や耐薬品性の観点から、ガラスがより好ましい。ガラスとしては、例えば、アルカリガラス、無アルカリガラス、熱強化ガラス又は化学強化ガラスが挙げられるが、タッチパネルのカバーガラスとして広く用いられている熱強化ガラス又は化学強化ガラスが好ましい。アクリル樹脂としては、ポリメタクリル酸メチルが好ましい。ポリエステル樹脂としては、ポリエチレンテレフタレート、ポリエチレンナフタレート又はポリブチレンテレフタレートが好ましい。ポリカーボネートとしては、ビスフェノールAとホスゲンとの重縮合によって得られる樹脂が好ましい。ポリイミドとしては、脂肪族カルボン酸二無水物及び/又は脂肪族ジアミンをモノマーとする樹脂が、透明性の観点から好ましい。シクロオレフィンポリマーとしては、例えば、シクロヘキセン若しくはノルボルネン又はそれらの誘導体を、付加重合又は開環メタセシス重合させて得られたものが好ましい。
 本発明の基板は、透明下地基板の上面にITO薄膜(I)を有する。ITO薄膜は、タッチパネルの透明導電膜として用いられる。ITO薄膜の形成方法としては、容易に低抵抗な薄膜が得られ、精密な膜厚制御が可能なことから、スパッタリング法が好ましい。ITO薄膜(I)の膜厚は、1~200nmが好ましい。また、ITOのパターンの間隔は、視認性低減効果の観点から100μm以下が好ましく、50μm以下がより好ましく、30μm以下がさらに好ましい。
 ITO薄膜(I)の上面には、さらに有機系薄膜(II)及び有機系薄膜(III)が積層されている。有機系薄膜(III)は、タッチパネルを傷や湿気等から保護する、保護膜としての機能を併せ持ち、歩留まり及び信頼性を向上させることができる。有機系薄膜(II)の膜厚は、0.05~0.2μmが好ましく、0.07~0.12μmがより好ましい。有機系薄膜(II)の屈折率は、1.60~1.75が好ましく、1.63~1.70がより好ましい。
 有機系薄膜(II)は、屈折率が1.58~1.85の樹脂、その他の樹脂及び金属酸化物粒子の複合体として形成されることが好ましい。有機系薄膜(II)の形成方法としては、樹脂組成物を調整して塗布又は印刷技術により加工する方法が、コスト的及びプロセス的負荷が小さく好ましい。調整した樹脂組成物の塗布に用いる装置としては、例えば、スピンコーティング、ディップコーティング、カーテンフローコーティング、スプレーコーティング若しくはスリットコーティング等の全面塗布装置又はスクリーン印刷、ロールコーティング、マイクログラビアコーティング若しくはインクジェット等の印刷装置が挙げられる。
 有機系薄膜(II)の形成に用いる樹脂としては、例えば、ポリイミド、カルド樹脂、アクリル樹脂、ポリシロキサン、ポリベンゾオキサゾール、メラミン樹脂、フェノール樹脂、ポリアミドイミド、ポリエーテルスルホン、ポリウレタン又はポリエステルが挙げられるが、樹脂成分のみでも屈折率を1.58~1.85の範囲に調整しやすいことから、ポリイミド、カルド樹脂、ポリベンゾオキサゾール、ポリアミドイミド、ポリエーテルスルホン又はポリウレタンが好ましく、ITOとの密着性が高いことから、ポリイミド、ポリベンゾオキサゾール又はポリアミドイミドがより好ましい。また、透過率の観点からは、アクリル樹脂又はポリシロキサンが好ましい。さらに、アルカリ可溶性基を有する樹脂も好ましい。アルカリ可溶性基を有することにより、感光性樹脂組成物のベース樹脂とすることができ、簡便にパターン加工が可能となる。アルカリ可溶性基に特に制限はないが、カルボキシル基、シラノール基及びフェノール性水酸基が、導入容易性の観点から好ましい。また、有機系薄膜(II)と、有機系薄膜(III)とを、一回の露光及び現像により一括でパターン加工して得ることが容易となる。
 有機系薄膜(II)の形成にポリイミドを用いる場合には、ポリイミド前駆体をITO薄膜(I)を有する透明下地基板に塗布した後、脱水閉環反応によってポリイミドの薄膜を形成することが、塗液の保存安定性、樹脂の溶解性及びアルカリ可溶性基の導入容易性から好ましい。ここでポリイミド前駆体としては、例えば、ポリアミド酸、ポリアミド酸エステル、ポリアミド酸アミド又はポリイソイミドが挙げられる。テトラカルボン酸残基とジアミン残基とを有するポリアミド酸は、テトラカルボン酸又は対応するテトラカルボン酸二無水物若しくはテトラカルボン酸ジエステルジクロリドと、ジアミン又は対応するジイソシアネート化合物若しくはトリメチルシリル化ジアミンとを反応させて得ることができる。ポリイミドは、ポリアミド酸を加熱処理又は酸や塩基等での化学処理により脱水閉環して得ることができる。より具体的には、m-キシレン等の水と共沸する溶媒を加えて加熱処理しても構わないし、弱酸性のカルボン酸化合物を加えて100℃以下の低温で加熱処理しても構わない。上記の化学処理に用いられる閉環触媒としては、例えば、カルボン酸無水物若しくはジシクロヘキシルカルボジイミド等の脱水縮合剤又はトリエチルアミン等の塩基等が挙げられる。
 有機系薄膜(II)の形成にポリベンゾオキサゾールを用いる場合には、ポリベンゾオキサゾール前駆体をITO薄膜(I)を有する透明下地基板に塗布した後、脱水閉環反応によってポリベンゾオキサゾールの薄膜を形成することが、塗液の保存安定性、樹脂の溶解性及びアルカリ可溶性基の導入容易性から好ましい。ポリベンゾオキサゾール前駆体としては、例えば、ポリヒドロキシアミド、ポリアミノアミド、ポリアミド又はポリアミドイミドが挙げられるが、ポリヒドロキシアミドが好ましい。ジカルボン酸残基とビスアミノフェノール残基とを有するポリヒドロキシアミドは、ビスアミノフェノールと、ジカルボン酸又は対応するジカルボン酸クロリド若しくはジカルボン酸活性エステル等を反応させて得ることができる。ポリベンゾオキサゾールは、ポリヒドロキシアミドを、加熱処理又は化学処理により脱水閉環して得ることができる。より具体的には、m-キシレン等の水と共沸する溶媒を加えて加熱処理しても構わないし、酸性化合物を加えて200℃以下の低温で加熱処理しても構わない。上記の化学処理に用いられる閉環触媒としては、例えば、無水リン酸、塩基又はカルボジイミド化合物が挙げられる。
 有機系薄膜(II)の形成にポリアミドイミドを用いる場合には、ポリアミドイミド前駆体をITO薄膜(I)を有する透明下地基板に塗布した後、脱水閉環反応によってポリアミドイミドの薄膜を形成することが、塗液の保存安定性、樹脂の溶解性及びアルカリ可溶性基の導入容易性から好ましい。トリカルボン酸残基とジアミン残基を有するポリアミドイミド前駆体は、トリカルボン酸又はその誘導体と、ジアミン又はこれに対応するジイソシアネート化合物とを重合して得ることができる。ポリアミドイミドは、ポリイミドをポリイミド前駆体から得るのと同様の方法で得ることができる。
 有機系薄膜(II)の形成に用いるポリイミド、ポリイミド前駆体、ポリベンゾオキサゾール、ポリベンゾオキサゾール前駆体、ポリアミドイミド又はポリアミドイミド前駆体は、下記一般式(1)~(4)から選択される1以上の式で表される構造単位を有することが好ましい。また、これらの構造単位を有する2種以上の樹脂を含有しても構わないし、2種以上の構造単位を共重合したものであっても構わない。有機系薄膜(II)の形成に用いるポリイミド、ポリイミド前駆体、ポリベンゾオキサゾール、ポリベンゾオキサゾール前駆体、ポリアミドイミド又はポリアミドイミド前駆体は、一般式(1)~(4)から選択される1以上の式で表される構造単位を、樹脂の構造単位中50mol%以上有することが好ましく、70mol%以上有することがより好ましく、90mol%以上有することがさらに好ましい。

 一般式(1)~(4)中、複数のR、R及びRはそれぞれ同じでも異なってもよく、炭素数2以上の2~8価の有機基を示す。複数のRは炭素数2以上の4~8価の有機基を示す。複数のR及びRはそれぞれ同じでも異なってもよく、フェノール性水酸基若しくはカルボキシル基又はそれらがアルキル化された基を示す。複数のR、R、R及びR10はそれぞれ同じでも異なってもよく、水素原子、フェノール性水酸基、スルホン酸基、チオール基及び炭素数1~20の1価の有機基より選択される基である。Yは末端基を示す。nは10~10000の範囲であり、r、s及びqは0~6の整数、pは0~4の整数、m及びlはそれぞれ0~4の整数を示す。

 これらの酸は、そのまま、又は、酸無水物、酸クロリド若しくは活性エステルとして使用できる。

 ただし、Jは直接結合、-COO-、-CONH-、-CH-、-C-、-O-、-C-、-SO-、-S-、-Si(CH-、-O-Si(CH-O-、-C-、-C-O-C-、-C-C-C-又は-C-C-C-を示す。
 また、ジメチルシランジフタル酸又は1,3-ビス(フタル酸)テトラメチルジシロキサン等のシリコン原子含有テトラカルボン酸を用いることにより、基板に対する接着性や、洗浄等に用いられる酸素プラズマ、UVオゾン処理に対する耐性を高めることができる。これらシリコン原子含有のジカルボン酸又はテトラカルボン酸は、全酸成分の1~30mol%用いることが好ましい。
 一般式(1)~(4)中、R及びRはジアミン残基又はビスアミノフェノール残基(以下、これらをあわせて「アミン残基」という)を示す。R(R(NH及びR(R10(NHを構成するジアミン成分並びにビスアミノフェノール成分(以下、これらをあわせて「ジアミン成分」という)としては、例えば、ビス(3-アミノ-4-ヒドロキシフェニル)ヘキサフルオロプロパン、ビス(3-アミノ-4-ヒドロキシフェニル)スルホン、ビス(3-アミノ-4-ヒドロキシフェニル)プロパン、ビス(3-アミノ-4-ヒドロキシフェニル)メチレン、ビス(3-アミノ-4-ヒドロキシフェニル)エーテル、ビス(3-アミノ-4-ヒドロキシ)ビフェニル若しくはビス(3-アミノ-4-ヒドロキシフェニル)フルオレン等のヒドロキシル基含有ジアミン、3,5-ジアミノ安息香酸若しくは3-カルボキシ-4,4’-ジアミノジフェニルエーテル等のカルボキシル基含有ジアミン、3-スルホン酸-4,4’-ジアミノジフェニルエーテル等のスルホン酸含有ジアミン又はジチオヒドロキシフェニレンジアミン、3,4’-ジアミノジフェニルエーテル、4,4’-ジアミノジフェニルエーテル、3,4’-ジアミノジフェニルメタン、4,4’-ジアミノジフェニルメタン、3,4’-ジアミノジフェニルスルホン、4,4’-ジアミノジフェニルスルホン、3,4’-ジアミノジフェニルスルヒド、4,4’-ジアミノジフェニルスルヒド、1,4-ビス(4-アミノフェノキシ)ベンゼン、ベンジン、m-フェニレンジアミン、p-フェニレンジアミン、1,5-ナフタレンジアミン、2,6-ナフタレンジアミン、ビス(4-アミノフェノキシフェニル)スルホン、ビス(3-アミノフェノキシフェニル)スルホン、ビス(4-アミノフェノキシ)ビフェニル、ビス{4-(4-アミノフェノキシ)フェニル}エーテル、1,4-ビス(4-アミノフェノキシ)ベンゼン、2,2’-ジメチル-4,4’-ジアミノビフェニル、2,2’-ジエチル-4,4’-ジアミノビフェニル、3,3’-ジメチル-4,4’-ジアミノビフェニル、3,3’-ジエチル-4,4’-ジアミノビフェニル、2,2’,3,3’-テトラメチル-4,4’-ジアミノビフェニル、3,3’,4,4’-テトラメチル-4,4’-ジアミノビフェニル若しくは2,2’-ジ(トリフルオロメチル)-4,4’-ジアミノビフェニルあるいはこれらの芳香族環の水素原子の一部をアルキル基又はハロゲン原子で置換した化合物や、シクロヘキシルジアミン又はメチレンビスシクロヘキシルアミン等の脂肪族ジアミンが挙げられる。さらにこれらのジアミンは、メチル基、エチル基等の炭素数1~10のアルキル基、トリフルオロメチル基等の炭素数1~10のフルオロアルキル基、F、Cl、Br又はI等の1以上の基で置換されていても構わない。耐熱性が要求される用途では、芳香族ジアミンを全ジアミン成分の50mol%以上使用することが好ましい。また、アミン残基の好ましい構造としては、例えば、下記のような構造又はこれら構造における1~4個の水素原子を炭素数1~20のアルキル基、フルオロアルキル基、アルコキシル基、エステル基、ニトロ基、シアノ基、フッ素原子若しくは塩素原子により置換した構造が挙げられる。
 これらのジアミンは、そのまま、又は、対応するジイソシアネート化合物若しくはトリメチルシリル化ジアミンとして使用できる。

 ただし、Jは直接結合、-COO-、-CONH-、-CH-、-C-、-O-、-C-、-SO-、-S-、-Si(CH-、-O-Si(CH-O-、-C-、-C-O-C-、-C-C-C-又は-C-C-C-を示す。
 また、ジアミン成分として、1,3-ビス(3-アミノプロピル)テトラメチルジシロキサン又は1,3-ビス(4-アニリノ)テトラメチルジシロキサン等のシリコン原子含有ジアミンを用いることにより、基板に対する接着性や、洗浄等に用いられる酸素プラズマ、UVオゾン処理に対する耐性を高めることができる。これらシリコン原子含有ジアミンは、全ジアミン成分の1~30mol%用いることが好ましい。
 有機系薄膜(II)の形成に用いる樹脂組成物の保存安定性を向上させるため、主鎖末端を、モノアミン、酸無水物、モノカルボン酸、モノ酸クロリド化合物又はモノ活性エステル化合物等の末端封止剤で封止することが好ましい。末端封止剤として用いられるモノアミンの導入割合は、全アミン成分に対して0.1~60mol%が好ましく、5~50mol%がより好ましい。末端封止剤として用いられる酸無水物、モノカルボン酸、モノ酸クロリド化合物又はモノ活性エステル化合物の導入割合は、ジアミン成分に対して0.1~100mol%が好ましく、5~90mol%がより好ましい。なお、複数の末端封止剤を反応させることにより、複数の異なる末端基を導入しても構わない。
 モノアミンとしては、アニリン、2-エチニルアニリン、3-エチニルアニリン、4-エチニルアニリン、5-アミノ-8-ヒドロキシキノリン、1-ヒドロキシ-7-アミノナフタレン、1-ヒドロキシ-6-アミノナフタレン、1-ヒドロキシ-5-アミノナフタレン、1-ヒドロキシ-4-アミノナフタレン、2-ヒドロキシ-7-アミノナフタレン、2-ヒドロキシ-6-アミノナフタレン、2-ヒドロキシ-5-アミノナフタレン、1-カルボキシ-7-アミノナフタレン、1-カルボキシ-6-アミノナフタレン、1-カルボキシ-5-アミノナフタレン、2-カルボキシ-7-アミノナフタレン、2-カルボキシ-6-アミノナフタレン、2-カルボキシ-5-アミノナフタレン、2-アミノ安息香酸、3-アミノ安息香酸、4-アミノ安息香酸、4-アミノサリチル酸、5-アミノサリチル酸、6-アミノサリチル酸、2-アミノベンゼンスルホン酸、3-アミノベンゼンスルホン酸、4-アミノベンゼンスルホン酸、3-アミノ-4,6-ジヒドロキシピリミジン、2-アミノフェノール、3-アミノフェノール、4-アミノフェノール、2-アミノチオフェノール、3-アミノチオフェノール又は4-アミノチオフェノールが好ましい。また、これらを2種以上用いても構わない。
 酸無水物、モノカルボン酸、モノ酸クロリド化合物又はモノ活性エステル化合物としては、無水フタル酸、無水マレイン酸、ナジック酸無水物、シクロヘキサンジカルボン酸無水物若しくは3-ヒドロキシフタル酸無水物等の酸無水物、3-カルボキシフェノール、4-カルボキシフェノール、3-カルボキシチオフェノール、4-カルボキシチオフェノール、1-ヒドロキシ-7-カルボキシナフタレン、1-ヒドロキシ-6-カルボキシナフタレン、1-ヒドロキシ-5-カルボキシナフタレン、1-メルカプト-7-カルボキシナフタレン、1-メルカプト-6-カルボキシナフタレン、1-メルカプト-5-カルボキシナフタレン、3-カルボキシベンゼンスルホン酸若しくは4-カルボキシベンゼンスルホン酸等のモノカルボン酸類又はこれらのカルボキシル基が酸クロリド化したモノ酸クロリド化合物、テレフタル酸、フタル酸、マレイン酸、シクロヘキサンジカルボン酸、1,5-ジカルボキシナフタレン、1,6-ジカルボキシナフタレン、1,7-ジカルボキシナフタレン若しくは2,6-ジカルボキシナフタレン等のジカルボン酸類の一方のカルボキシル基だけが酸クロリド化したモノ酸クロリド化合物あるいはモノ酸クロリド化合物とN-ヒドロキシベンゾトリアゾール若しくはN-ヒドロキシ-5-ノルボルネン-2,3-ジカルボキシイミドとの反応により得られる活性エステル化合物が好ましい。また、これらを2種以上用いても構わない。
 樹脂中に導入された末端封止剤は、例えば、末端封止剤が導入された樹脂を酸性溶液に溶解し、樹脂の構成単位であるアミン成分と酸成分に分解してから、ガスクロマトグラフィー(GC)又はNMR測定することにより容易に検出できる。また、末端封止剤が導入された樹脂を熱分解ガスクロマトグラフ(PGC)、赤外スペクトル又は13CNMRスペクトル測定で検出することによっても容易に検出できる。
 有機系薄膜(II)の形成に用いるポリイミド、ポリイミド前駆体、ポリベンゾオキサゾール、ポリベンゾオキサゾール前駆体、ポリアミドイミド又はポリアミドイミド前駆体の重量平均分子量(以下、「Mw」)は、ゲルパーミエーションクロマトグラフィー(以下、「GPC」)で測定されるポリスチレン換算で、5000~200000であることが好ましい。Mwを上記範囲とすることで、塗布特性及びパターン形成する際の現像液への溶解性が良好となる。
 有機系薄膜(II)の形成に用いるカルド樹脂としては、カルド構造を有するエポキシ化合物若しくはアクリル化合物の硬化物又はカルド構造を有するポリエステル化合物が好ましい。カルド構造を有するエポキシ化合物としては、例えば、9,9-ビス(4-グリシジロキシフェニル)フルオレン又は9,9-ビス[4-(2-グリシジロキシエトキシ)フェニル]フルオレンが挙げられる。カルド構造を有するアクリル化合物としては、例えば、9,9-ビス[4-(2-アクリロイルオキシエトキシ)フェニル]フルオレン、9,9-ビス[4-(2-メタクリロイルオキシエトキシ)フェニル]フルオレン、9,9-ビス[4-(3-アクリロイルオキシ-2-ヒドロキシプロポキシ)フェニル]フルオレン又は9,9-ビス[4-(2-(3-アクリロイルオキシ-2-ヒドロキシプロポキシ)エトキシ)フェニル]フルオレンが挙げられる。カルド構造を有するポリエステル化合物としては、例えば、CR-TR1、CR-TR2、CR-TR3、CR-TR4又はCR-TR5(いずれも大阪ガスケミカル製)が挙げられる。
 有機系薄膜(II)の形成に用いるポリエーテルスルホンとしては、例えば、「スミカエクセルPES 3600P」、「スミカエクセルPES 3600P」又は「スミカエクセルPES 3600P」(いずれも住友化学製)が挙げられる。
 有機系薄膜(II)の形成に用いるフェノール樹脂は、例えば、フェノール化合物とアルデヒド化合物とをアルカリ性触媒の存在下で反応させた後、酸性下にて常法でメチロール基をアルコキシ化して得ることができる。フェノール化合物としては、フェノール、p-クレゾール、m-クレゾール、o-クレゾール、2,3-ジメチルフェノール、2,4-ジメチルフェノール、2,5-ジメチルフェノール、2,6-ジメチルフェノール、3,4-ジメチルフェノール又は3,5-ジメチルフェノールが好ましい。また、アルデヒド化合物としては、例えば、ホルマリン、パラホルムアルデヒド、アセトアルデヒド、ベンズアルデヒド、ヒドロキシベンズアルデヒド又はクロロアセトアルデヒドが挙げられるが、これらを2種以上用いても構わない。
 有機系薄膜(II)の形成に用いるポリウレタンは、多官能イソシアネートとポリオールとの反応により得られるものが好ましい。多官能イソシアネートとしては、例えば、ヘキサメチレンジイソシアネート、1,3-ビス(イソシアネートメチル)ベンゼン、1,3-ビス(イソシアネートメチル)シクロヘキサン、ノルボルネンジイソシアネート、ナフタレン-1,5-ジソシアナート、ジフェニルメタン-4,4‘-ジイソシアネート又はトルエン-2,4-ジイソシアネ-ト等が挙げられ、ポリオールとしては、エチレングリコール、プロピレングリコール、ペンタエリスリトール、ジペンタエリスリトール、1,4-ビス(2-ヒドロキシエトキシ)ベンゼン、1,3-ビス(2-ヒドロキシエトキシ)ベンゼン、4,4’-ビス(2-ヒドロキシエトキシ)ビフェニル、2,2-ビス(4-(2-ヒドロキシエトキシ)フェニル)プロパン又はビス(4-(2-ヒドロキシエトキシ)フェニル)メタン等が挙げられるが、これらを2種以上用いても構わない。
 有機系薄膜(II)の形成に用いるメラミン樹脂としては、例えば、メラミンとホルムアルデヒドとの反応により得られる樹脂が挙げられる。
 有機系薄膜(II)の形成に用いるポリエステルとしては、例えば、多官能エポキシ化合物と多価カルボン酸化合物との重付加反応、又は、ポリオール化合物と二酸無水物との重付加反応、を経て得られるものが、合成が容易であり、副反応が少ないため、好ましい。ポリオール化合物としては、ラジカル重合性基及び芳香環を導入し易いため、多官能エポキシ化合物とラジカル重合性基含有一塩基酸化合物との反応により得られるものが好ましい。
 多官能エポキシ化合物と多価カルボン酸化合物との重付加反応を経る方法としては、例えば、触媒存在下、多価カルボン酸化合物を多官能エポキシ化合物に対して1.01~2当量加えて重合させた後、末端のカルボン酸部位にラジカル重合性基含有エポキシ化合物を付加させ、生成する水酸基に酸無水物を付加させる方法が挙げられる。また、触媒存在下、多官能エポキシ化合物を多価カルボン酸化合物に対して1.01~2当量加えて重合させた後、末端のエポキシ部位にラジカル重合性基含有一塩基酸化合物を付加させ、生成する水酸基に酸無水物を付加させる方法が挙げられる。
 ポリオール化合物と二酸無水物との重付加反応を経る方法としては、例えば、触媒存在下、ポリオール化合物)二酸無水物とを任意の比率で重合させた後、生成するカルボキシル基の一部にラジカル重合性基含有エポキシ化合物を付加させる方法が挙げられる。なお、ポリオール化合物がラジカル重合性基を有する場合には、ラジカル重合性基含有エポキシ化合物を付加させなくとも構わない。
 重付加反応及び付加反応に用いる触媒としては、例えば、テトラブチルアンモニウムアセテート等のアンモニウム系触媒、2,4,6-トリス(ジメチルアミノメチル)フェノール若しくはジメチルベンジルアミン等のアミノ系触媒、トリフェニルホスフィン等のリン系触媒又はアセチルアセトネートクロム若しくは塩化クロム等のクロム系触媒等が挙げられる。
 多官能エポキシ化合物としては、硬化膜等の屈折率の調整及び耐薬品性を向上させるため、下記一般式(5)で表される化合物が好ましい。

 R11、R12、R13及びR14としては、例えば、メチル基、エチル基、プロピル基、シクロペンチル基、シクロヘキシル基、フェニル基、ナフチル基、o-トリル基若しくはビフェニル基又は以下に示す置換基が挙げられる。

 また、R11及びR12は環状構造を形成しても構わないが、環状構造は5~7員環が好ましい。R11及びR12が環状構造を形成する場合の具体例として、以下に示す置換基が挙げられる。

 多価カルボン酸化合物としては、例えば、コハク酸、マレイン酸、フマル酸、イタコン酸、フタル酸、テレフタル酸、イソフタル酸、トリメリット酸、ピロメリット酸、2,2’-ビフェニルジカルボン酸又は4,4’-ビフェニルジカルボン酸が挙げられるが、硬化膜等の耐薬品性及び絶縁性を向上させるため、フタル酸、テレフタル酸、イソフタル酸、トリメリット酸、ピロメリット酸、2,2’-ビフェニルジカルボン酸又は4,4’-ビフェニルジカルボン酸が好ましい。
 ポリオール化合物としては、例えば、エチレングリコール、プロピレングリコール、ブチレングリコール、グリセリン、トリメチロールプロパン若しくはペンタエリスリトール等の脂肪族アルコール化合物、9,9-ビス[4-(2-ヒドロキシエトキシ)フェニル]フルオレン、多官能エポキシ化合物とラジカル重合性基含有一塩基酸化合物との反応により得られる化合物又は下記一般式(6)で表されるビスフェノール化合物とラジカル重合性基含有エポキシ化合物との反応により得られる化合物等の芳香族アルコール化合物が挙げられるが、芳香族アルコール化合物が好ましい。なお、一般式(6)におけるR11、R12、R13及びR14は、一般式(5)と同じである。

 ラジカル重合性基含有一塩基酸化合物としては、例えば、(メタ)アクリル酸、コハク酸モノ(2-(メタ)アクリロイルオキシエチル)、フタル酸モノ(2-(メタ)アクリロイルオキシエチル)、テトラヒドロフタル酸モノ(2-(メタ)アクリロイルオキシエチル)又はp-ヒドロキシスチレン等が挙げられる。
 ラジカル重合性基含有エポキシ化合物としては、例えば、(メタ)アクリル酸グリシジル、(メタ)アクリル酸α-エチルグリシジル、(メタ)アクリル酸α-n-プロピルグリシジル、(メタ)アクリル酸α-n-ブチルグリシジル、(メタ)アクリル酸3,4-エポキシブチル、(メタ)アクリル酸3,4-エポキシヘプチル、(メタ)アクリル酸α-エチル-6,7-エポキシヘプチル、ブチルビニルエーテル、ブチルアリルエーテル、2-ヒドロキシエチルビニルエーテル、2-ヒドロキシエチルアリルエーテル、シクロヘキサンビニルエーテル、シクロヘキサンアリルエーテル、4-ヒドロキシブチルビニルエーテル、4-ヒドロキシブチルアリルエーテル、アリルグリシジルエーテル、ビニルグリシジルエーテル、o-ビニルベンジルグリシジルエーテル、m-ビニルベンジルグリシジルエーテル、p-ビニルベンジルグリシジルエーテル、α-メチル-o-ビニルベンジルグリシジルエーテル、α-メチル-m-ビニルベンジルグリシジルエーテル、α-メチル-p-ビニルベンジルグリシジルエーテル、2,3-ジグリシジルオキシメチルスチレン、2,4-ジグリシジルオキシメチルスチレン、2,5-ジグリシジルオキシメチルスチレン、2,6-ジグリシジルオキシメチルスチレン、2,3,4-トリグリシジルオキシメチルスチレン、2,3,5-トリグリシジルオキシメチルスチレン、2,3,6-トリグリシジルオキシメチルスチレン、3,4,5-トリグリシジルオキシメチルスチレン又は2,4,6-トリグリシジルオキシメチルスチレンが挙げられる。
 酸無水物としては、例えば、コハク酸無水物、マレイン酸無水物、イタコン酸無水物、フタル酸無水物、トリメリット酸無水物、ピロメリット酸一無水物、2,3-ビフェニルジカルボン酸無水物、3,4-ビフェニルジカルボン酸無水物、ヘキサヒドロフタル酸無水物、グルタル酸無水物、3-メチルフタル酸無水物、ノルボルネンジカルボン酸無水物、シクロヘキセンジカルボン酸無水物又は3-トリメトキシシリルプロピルコハク酸無水物が挙げられる。
 有機系薄膜(II)の形成に用いるアクリル樹脂としては、カルボキシル基含有アクリル樹脂がパターン加工性の観点から好ましく、少なくとも一部にエチレン性不飽和二重結合基が導入されていること及び/又は分岐を有することが硬化膜硬度の点で好ましい。アクリル樹脂の合成方法としては、(メタ)アクリル化合物のラジカル重合が挙げられる。(メタ)アクリル化合物としては、例えば、カルボキシル基及び/又は酸無水物基含有(メタ)アクリル化合物あるいはその他の(メタ)アクリル酸エステルが挙げられる。ラジカル重合の触媒としては、アゾビスイソブチロニトリル等のアゾ化合物又は過酸化ベンゾイル等の有機過酸化物が一般的に用いられる。ラジカル重合の条件は適宜設定すればよいが、溶媒中、カルボキシル基及び/又は酸無水物基含有(メタ)アクリル化合物、その他の(メタ)アクリル酸エステル及びラジカル重合触媒を添加し、バブリングや減圧脱気等によって反応容器内を十分に窒素置換したのち、60~110℃で30~300分反応させることが好ましい。酸無水物基含有(メタ)アクリル化合物を用いた場合には、理論量の水を加え30~60℃で30~60分反応させることが好ましい。また、必要に応じてチオール化合物等の連鎖移動剤を用いても構わない。
 アクリル樹脂の合成に用いる(メタ)アクリル化合物としては、例えば、(メタ)アクリル酸、(メタ)アクリル酸無水物、イタコン酸、イタコン酸無水物、こはく酸モノ(2-アクリロイルオキシエチル)、フタル酸モノ(2-アクリロイルオキシエチル)、テトラヒドロフタル酸モノ(2-アクリロイルオキシエチル)、(メタ)アクリル酸メチル、(メタ)アクリル酸エチル、(メタ)アクリル酸プロピル、(メタ)アクリル酸シクロプロピル、(メタ)アクリル酸シクロペンチル、(メタ)アクリル酸シクロヘキシル、(メタ)アクリル酸シクロヘキセニル、(メタ)アクリル酸4-メトキシシクロヘキシル、(メタ)アクリル酸2-シクロプロピルオキシカルボニルエチル、(メタ)アクリル酸2-シクロペンチルオキシカルボニルエチル、(メタ)アクリル酸2-シクロヘキシルオキシカルボニルエチル、(メタ)アクリル酸2-シクロヘキセニルオキシカルボニルエチル、(メタ)アクリル酸2-(4-メトキシシクロヘキシル)オキシカルボニルエチル、(メタ)アクリル酸ノルボルニル、(メタ)アクリル酸イソボニル、(メタ)アクリル酸トリシクロデカニル、(メタ)アクリル酸テトラシクロデカニル、(メタ)アクリル酸ジシクロペンテニル、(メタ)アクリル酸アダマンチル、(メタ)アクリル酸アダマンチルメチル、(メタ)アクリル酸1-メチルアダマンチル、(メタ)アクリル酸グリシジル、(メタ)アクリル酸α-エチルグリシジル、(メタ)アクリル酸α-n-プロピルグリシジル、(メタ)アクリル酸α-n-ブチルグリシジル、(メタ)アクリル酸3,4-エポキシブチル、(メタ)アクリル酸3,4-エポキシヘプチル、(メタ)アクリル酸α-エチル-6,7-エポキシヘプチル又はベンジルメタクリレートが挙げられるが、現像性の観点から、(メタ)アクリル酸がより好ましく、耐熱性の観点から、(メタ)アクリル酸イソボニル、(メタ)アクリル酸トリシクロデカニル又は(メタ)アクリル酸ジシクロペンテニルがより好ましい。
 また、アクリル樹脂は、(メタ)アクリル化合物と、その他の不飽和二重結合含有モノマーとの共重合体であっても構わない。その他の不飽和二重結合含有モノマーとしては、例えば、スチレン、p-メチルスチレン、o-メチルスチレン、m-メチルスチレン、α-メチルスチレン、p-ヒドロキシスチレン、無水マレイン酸、ノルボルネン、ノルボルネンジカルボン酸、ノルボルネンジカルボン酸無水物、シクロヘキセン、ブチルビニルエーテル、ブチルアリルエーテル、2-ヒドロキシエチルビニルエーテル、2-ヒドロキシエチルアリルエーテル、シクロヘキサンビニルエーテル、シクロヘキサンアリルエーテル、4-ヒドロキシブチルビニルエーテル、4-ヒドロキシブチルアリルエーテル、アリルグリシジルエーテル、ビニルグリシジルエーテル、o-ビニルベンジルグリシジルエーテル、m-ビニルベンジルグリシジルエーテル、p-ビニルベンジルグリシジルエーテル、α-メチル-o-ビニルベンジルグリシジルエーテル、α-メチル-m-ビニルベンジルグリシジルエーテル、α-メチル-p-ビニルベンジルグリシジルエーテル、2,3-ジグリシジルオキシメチルスチレン、2,4-ジグリシジルオキシメチルスチレン、2,5-ジグリシジルオキシメチルスチレン、2,6-ジグリシジルオキシメチルスチレン、2,3,4-トリグリシジルオキシメチルスチレン、2,3,5-トリグリシジルオキシメチルスチレン、2,3,6-トリグリシジルオキシメチルスチレン、3,4,5-トリグリシジルオキシメチルスチレン又は2,4,6-トリグリシジルオキシメチルスチレンが挙げられるが、硬化膜の耐湿熱性が向上し、かつITO等の金属の腐食耐性が向上するため、スチレンが好ましい。
 エチレン性不飽和結合を有するアクリル樹脂としては、カルボキシル基及び/又は酸無水物基含有(メタ)アクリル化合物、(メタ)アクリル酸エステル及び/又はその他の不飽和二重結合含有モノマーをラジカル重合したのち、エチレン性不飽和二重結合基を有するエポキシ化合物を付加反応して得られるものが好ましい。付加反応に用いる触媒としては、例えば、ジメチルアニリン、2,4,6-トリス(ジメチルアミノメチル)フェノール若しくはジメチルベンジルアミン等のアミノ系触媒、2-エチルヘキサン酸スズ(II)若しくはラウリン酸ジブチルスズ等のスズ系触媒、2-エチルヘキサン酸チタン(IV)等のチタン系触媒、トリフェニルホスフィン等のリン系触媒又はアセチルアセトネートクロム若しくは塩化クロム等のクロム系触媒等が挙げられる。
 エチレン性不飽和二重結合基を有するエポキシ化合物としては、例えば、(メタ)アクリル酸グリシジル、(メタ)アクリル酸α-エチルグリシジル、(メタ)アクリル酸α-n-プロピルグリシジル、(メタ)アクリル酸α-n-ブチルグリシジル、(メタ)アクリル酸3,4-エポキシブチル、(メタ)アクリル酸3,4-エポキシヘプチル、(メタ)アクリル酸α-エチル-6,7-エポキシヘプチル、ブチルビニルエーテル、ブチルアリルエーテル、2-ヒドロキシエチルビニルエーテル、2-ヒドロキシエチルアリルエーテル、シクロヘキサンビニルエーテル、シクロヘキサンアリルエーテル、4-ヒドロキシブチルビニルエーテル、4-ヒドロキシブチルアリルエーテル、アリルグリシジルエーテル、ビニルグリシジルエーテル、o-ビニルベンジルグリシジルエーテル、m-ビニルベンジルグリシジルエーテル、p-ビニルベンジルグリシジルエーテル、α-メチル-o-ビニルベンジルグリシジルエーテル、α-メチル-m-ビニルベンジルグリシジルエーテル、α-メチル-p-ビニルベンジルグリシジルエーテル、2,3-ジグリシジルオキシメチルスチレン、2,4-ジグリシジルオキシメチルスチレン、2,5-ジグリシジルオキシメチルスチレン、2,6-ジグリシジルオキシメチルスチレン、2,3,4-トリグリシジルオキシメチルスチレン、2,3,5-トリグリシジルオキシメチルスチレン、2,3,6-トリグリシジルオキシメチルスチレン、3,4,5-トリグリシジルオキシメチルスチレン又は2,4,6-トリグリシジルオキシメチルスチレン等が挙げられる。
 分岐を有するアクリル樹脂は、エチレン性不飽和二重結合基及び/又はチオール基を複数有する化合物を重合時に用いることで得ることができる。エチレン性不飽和二重結合基を複数有する化合物としては、グリセロールジアクリレート、グリセロールジメタクリレート、グリセロールアクリレートメタクリレート、グリセロールトリアクリレート、グリセロールトリメタアクリレート、グリセロールジアクリレートメタクリレート、グリセロールアクリレートジメタクリレート、ジビニルベンゼン、トリビニルベンゼン、ジエチレングリコールジアクリレート、トリエチレングリコールジアクリレート、トリメチロールプロパンジアクリレート、トリメチロールプロパントリアクリレートなどが挙げられる。チオール基を複数有する化合物としては、ペンタエリスリトール テトラキス(3-メルカプトブチレート)、トリメチロールエタントリス(3-メルカプトブチレート)、1,4-ビス(3-メルカプトブチリルオキシ)ブタン、1,3,5-トリス(3-メルカブトブチルオキシエチル)-1,3,5-トリアジン-2,4,6(1H,3H,5H)-トリオンなどが挙げられる。
 有機系薄膜(II)の形成に用いるアクリル樹脂のMwは、GPCで測定されるポリスチレン換算で、2000~200000であることが好ましい。Mwを上記範囲とすることで、塗布特性及びパターン形成する際の現像液への溶解性が良好となる。

 オルガノシラン化合物の加水分解反応条件は適宜設定すればよいが、例えば、溶媒中、オルガノシラン化合物に酸触媒及び水を1~180分かけて添加した後、室温~110℃で1~180分反応させることが好ましい。このような条件で加水分解反応を行うことにより、急激な反応を抑制することができる。反応温度は、30~105℃が好ましい。また、加水分解反応は、酸触媒の存在下で行うことが好ましい。酸触媒としては、蟻酸、酢酸又はリン酸を含む酸性水溶液が好ましい。これら酸触媒の含有量は、加水分解反応時に使用される全オルガノシラン化合物100重量部に対して、0.1~5重量部が好ましい。酸触媒の含有量を上記範囲とすることで、加水分解反応が必要かつ十分に進行するよう容易に制御できる。縮合反応の条件としては、オルガノシラン化合物の加水分解反応によりシラノール化合物を得た後、反応液をそのまま50℃~溶媒の沸点で1~100時間加熱することが好ましい。また、ポリシロキサンの重合度を上げるために、再加熱又は塩基触媒を添加しても構わない。また、必要に応じて加水分解反応後に、生成アルコール等を加熱及び/又は減圧によって適量を留出、除去し、その後に任意溶媒を添加しても構わない。
 有機系薄膜(II)の形成に用いるポリシロキサンのMwは、GPCで測定されるポリスチレン換算で、1000~100000であることが好ましい。Mwを上記範囲とすることで、塗布特性及びパターン形成する際の現像液への溶解性が良好となる。
 有機系薄膜(II)は、金属酸化物粒子を含有することが好ましい。金属酸化物粒子を含有することで、屈折率を所望の範囲に調整することができる。金属酸化物粒子の数平均粒子径は1~200nmであることが好ましく、透過率の高い硬化膜を得るためには、1~70nmであることがより好ましい。ここで金属酸化物粒子の数平均粒子径は、ガス吸着法、動的光散乱法、X線小角散乱法、透過型電子顕微鏡又は走査型電子顕微鏡により測定することができる。金属酸化物粒子としては、単体での屈折率が高いものが好ましく、より具体的には、酸化チタン粒子、チタン酸バリウム粒子等のチタン酸化物粒子又は酸化ジルコニウム粒子等のジルコニウム酸化物粒子が好ましい。
 金属酸化物粒子は適当なナノ粒子粉体を調達し、ビーズミル等の分散機を用いて粉砕又は分散することができる。市販品のナノ粒子粉体としては、例えば、T-BTO-020RF(チタン酸バリウム;戸田工業株式会社製)、UEP-100(酸化ジルコニウム;第一稀元素化学工業株式会社製)又はSTR-100N(酸化チタン;堺化学工業株式会社製)が挙げられる。また、分散体として調達することもできる。酸化ケイ素-酸化チタン粒子としては、例えば、“オプトレイク”(登録商標)TR-502、“オプトレイク”TR-503、“オプトレイク”TR-504、“オプトレイク”TR-513、“オプトレイク”TR-520、“オプトレイク”TR-527、“オプトレイク”TR-528、“オプトレイク”TR-529、“オプトレイク”TR-544又は“オプトレイク”TR-550(いずれも日揮触媒化成工業(株)製)が挙げられる。酸化ジルコニウム粒子としては、例えば、バイラールZr-C20(平均粒径=20nm;多木化学(株)製)、ZSL-10A(平均粒径=60-100nm;第一稀元素株式会社製)、ナノユースOZ-30M(平均粒径=7nm;日産化学工業(株)製)、SZR-M若しくはSZR-K(いずれも堺化学(株)製)又はHXU-120JC(住友大阪セメント(株)製)が挙げられる。
 金属酸化物粒子の含有量は、樹脂組成物の固形分中1~75重量%程度が一般的である。
 有機系薄膜(II)を形成に用いる樹脂組成物の固形分濃度は、膜厚が制御し易いことから、0.1~10wt%が好ましい。
有機系薄膜(III)の屈折率は、1.48~1.54が好ましく、1.50~1.53がより好ましい。有機系薄膜(III)の膜厚は、1.0~5μmが好ましく、1.5~3.0μmがより好ましい。有機系薄膜(III)の形成方法は、上述の有機系薄膜(II)での例と同一である。
有機系薄膜(III)の素材としては、透明性、汎用性又は屈折率の観点から、アクリル樹脂、エポキシ樹脂又はポリシロキサンが好ましく、加工性の観点から、アクリル樹脂、ポリシロキサンがより好ましい。アクリル樹脂及びポリシロキサンの好ましい例は、上述の有機系薄膜(II)での例と同一である。有機系薄膜(III)を形成する樹脂組成物の固形分濃度は、膜厚が制御し易いことから、5~80wt%が好ましい。
 有機系薄膜(II)及び有機系薄膜(III)を形成する樹脂組成物は、感光性樹脂組成物であっても構わないし、ポジ型又はネガ型のどちらであっても構わない。
 上記感光性樹脂組成物がポジ型の場合、感光性を付与する成分としては、キノンジアジド化合物が好ましい。キノンジアジド化合物とアルカリ可溶性樹脂との混合物は、露光及びアルカリ現像によってポジ型を形成する。キノンジアジド化合物としては、フェノール性水酸基を有する化合物にナフトキノンジアジドスルホン酸がエステル結合した化合物が好ましく、該化合物のフェノール性水酸基のオルト位、及びパラ位にそれぞれ独立して水素又は下記一般式(7)で表される置換基を有する化合物が用いられる。

 R15~R17はそれぞれ同じでも異なっていてもよく、炭素数1~10のアルキル基、カルボキシル基、フェニル基又は置換フェニル基のいずれかを示すか、あるいは、R15とR16、R15とR17はR16とR17で環を形成しても構わない。
 一般式(7)で表される置換基において、R15~R17はそれぞれ同じでも異なっていてもよく、炭素数1~10の置換若しくは無置換アルキル基、カルボキシル基、フェニル基又は置換フェニル基のいずれかを示す。アルキル基としては、例えば、メチル基、エチル基、n-プロピル基、イソプロピル基、n-ブチル基、イソブチル基、t-ブチル基、n-ヘキシル基、シクロヘキシル基、n-ヘプチル基、n-オクチル基、トリフルオロメチル基又は2-カルボキシエチル基が挙げられる。フェニル基の水素を置換する置換基としては、水酸基が挙げられる。また、R15とR16、R15とR17はR16とR17で形成される環としては、例えば、シクロペンタン環、シクロヘキサン環、アダマンタン環又はフルオレン環が挙げられる。
 フェノール性水酸基のオルト位及びパラ位が水素又は一般式(7)で表される置換基以外の場合、熱硬化によって酸化分解が起こり、キノイド構造に代表される共役系化合物が形成され、硬化膜が着色して無色透明性が低下してしまう。なお、キノンジアジド化合物は、フェノール性水酸基を有する化合物と、ナフトキノンジアジドスルホン酸クロリドとの公知のエステル化反応により合成することができる。
 フェノール性水酸基を有する化合物としては、例えば、以下の化合物が挙げられる(本州化学工業(株)製)。

 ナフトキノンジアジドスルホン酸としては、例えば、4-ナフトキノンジアジドスルホン酸又は5-ナフトキノンジアジドスルホン酸が挙げられる。4-ナフトキノンジアジドスルホン酸エステル化合物はi線(波長365nm)領域に吸収を持つため、i線露光に適している。また、5-ナフトキノンジアジドスルホン酸エステル化合物は広範囲の波長領域に吸収が存在するため、広範囲の波長での露光に適している。露光する波長によって、4-ナフトキノンジアジドスルホン酸エステル化合物又は5-ナフトキノンジアジドスルホン酸エステル化合物を適宜選択することが好ましい。4-ナフトキノンジアジドスルホン酸エステル化合物と5-ナフトキノンジアジドスルホン酸エステル化合物とを混合して用いても構わない。
 ナフトキノンジアジド化合物の分子量は、300~1500が好ましく、350~1200がより好ましい。ナフトキノンジアジド化合物の分子量が1500より大きいと、4~10重量%の添加量ではパターン形成ができなくなる可能性がある。一方、ナフトキノンジアジド化合物の分子量が300より小さいと、無色透明性が低下する可能性がある。
 感光性樹脂組成物がネガ型の場合、感光性を付与する成分としては、光重合開始剤及び多官能モノマーが好ましい。

 α-アミノアルキルフェノン化合物としては、例えば、2-メチル-[4-(メチルチオ)フェニル]-2-モルフォリノプロパン-1-オン、2-ジメチルアミノ-2-(4-メチルベンジル)-1-(4-モルフォリン-4-イル-フェニル)-ブタン-1-オン又は2-ベンジル-2-ジメチルアミノ-1-(4-モルフォリノフェニル)-ブタノン-1が挙げられる。アシルホスフィンオキサイド化合物としては、例えば、2,4,6-トリメチルベンゾイルフェニルホスフィンオキサイド、ビス(2,4,6-トリメチルベンゾイル)-フェニルフォスフィンオキサイド又はビス(2,6-ジメトキシベンゾイル)-(2,4,4-トリメチルペンチル)-フォスフィンオキサイドが挙げられる。オキシムエステル化合物のとしては例えば、1-フェニル-1,2-プロパンジオン-2-(o-エトキシカルボニル)オキシム、1,2-オクタンジオン,1-[4-(フェニルチオ)-2-(O-ベンゾイルオキシム)]、1-フェニル-1,2-ブタジオン-2-(o-メトキシカルボニル)オキシム、1,3-ジフェニルプロパントリオン-2-(o-エトキシカルボニル)オキシム又はエタノン,1-[9-エチル-6-(2-メチルベンゾイル)-9H-カルバゾール-3-イル]-,1-(0-アセチルオキシム)が挙げられる。アミノ基を有するベンゾフェノン化合物としては、例えば、4,4-ビス(ジメチルアミノ)ベンゾフェノン又は4,4-ビス(ジエチルアミノ)ベンゾフェノン等が挙げられる。アミノ基を有する安息香酸エステル化合物としては、例えば、p-ジメチルアミノ安息香酸エチル、2-エチルヘキシル-p-ジメチルアミノベンゾエート又はp-ジエチルアミノ安息香酸エチルが挙げられる。
 感光性を付与する成分である多官能モノマーとしては、例えば、ジエチレングリコールジアクリレート、トリエチレングリコールジアクリレート、テトラエチレングリコールジアクリレート、ジエチレングリコールジメタクリレート、トリエチレングリコールジメタクリレート、テトラエチレングリコールジメタクリレート、トリメチロールプロパンジアクリレート、トリメチロールプロパントリアクリレート、トリメチロールプロパンジメタクリレート、トリメチロールプロパントリメタクリレート、1,3-ブタンジオールジアクリレート、1,3-ブタンジオールジメタクリレート、ネオペンチルグリコールジアクリレート、1,4-ブタンジオールジアクリレート、1,4-ブタンジオールジメタクリレート、1,6-ヘキサンジオールジアクリレート、1,9-ノナンジオールジメタクリレート、1,10-デカンジオールジメタクリレート、ジメチロール-トリシクロデカンジアクリレート、ペンタエリスリトールトリアクリレート、ペンタエリスリトールテトラアクリレート、ペンタエリスリトールトリメタクリレート、ペンタエリスリトールテトラメタクリレート、ジペンタエリスリトールペンタアクリレート、ジペンタエリスリトールヘキサアクリレート、トリペンタエリスリトールヘプタアクリレート、トリペンタエリスリトールオクタアクリレート、テトラペンタエリスリトールノナアクリレート、テトラペンタエリスリトールデカアクリレート、ペンタペンタエリスリトールウンデカアクリレート、ペンタペンタエリスリトールドデカアクリレート、トリペンタエリスリトールヘプタメタクリレート、トリペンタエリスリトールオクタメタクリレート、テトラペンタエリスリトールノナメタクリレート、テトラペンタエリスリトールデカメタクリレート、ペンタペンタエリスリトールウンデカメタクリレート、ペンタペンタエリスリトールドデカメタクリレート、ジメチロール-トリシクロデカンジアクリレート、エトキシ化ビスフェノールAジアクリレート、9,9-ビス[4-(2-アクリロイルオキシエトキシ)フェニル]フルオレン、9,9-ビス[4-(2-メタクリロイルオキシエトキシ)フェニル]フルオレン、9,9-ビス[4-(2-メタクリロイルオキシエトキシ)-3-メチルフェニル]フルオレン、(2-アクリロイルオキシプロポキシ)-3-メチルフェニル]フルオレン、9,9-ビス[4-(2-アクリロイルオキシエトキシ)-3、5-ジメチルフェニル]フルオレン又は9,9-ビス[4-(2-メタクリロイルオキシエトキシ)-3、5-ジメチルフェニル]フルオレン、が挙げられるが、感度向上の観点から、ペンタエリスリトールテトラアクリレート、ジペンタエリスリトールペンタアクリレート、ジペンタエリスリトールヘキサアクリレート、トリペンタエリスリトールヘプタアクリレート又はトリペンタエリスリトールオクタアクリレートが好ましく、疎水性向上の観点から、ジメチロール-トリシクロデカンジアクリレート、ジメチロール-トリシクロデカンジメタクリレート、エトキシ化ビスフェノールAジアクリレート又は9,9-ビス[4-(2-アクリロイルオキシエトキシ)フェニル]フルオレンが好ましい。
 その他の多官能モノマーとしては、例えば、多官能エポキシ化合物と(メタ)アクリル酸とを反応して得られるエポキシ(メタ)アクリレートが挙げられる。多官能エポキシ化合物としては、例えば、以下の化合物が挙げられる。

 有機系薄膜(II)及び有機系薄膜(III)は、一回の露光及び現像により一括でパターン加工して得ることが、プロセス数を削減できるため好ましい。より具体的には、有機系薄膜(II)形成用の樹脂組成物のプリベーク膜上に、有機系薄膜(III)形成用の感光性樹脂組成物を塗布し、露光、現像及びキュアすることにより、パターン加工された有機系薄膜(II)及び有機系薄膜(III)を得ることができる。有機系薄膜(II)の形成に用いられる樹脂は、有機系薄膜(II)と有機系薄膜(III)との混濁又は塗膜の白濁を防止するため、有機系薄膜(III)形成用の感光性樹脂組成物が含有する溶媒に不溶又は難溶であることが好ましい。有機系薄膜(II)及び有機系薄膜(III)を一回の露光及び現像により一括でパターン加工する場合、有機系薄膜(II)の形成に用いられる樹脂としては、ポリイミド前駆体、ポリベンゾオキサゾール前駆体又はポリアミドイミド前駆体が好ましい。
 本発明の透明粘着薄膜(IV)とは、透明粘着剤により形成された薄膜をいう。ここで透明粘着剤とは、光を透過し、かつ粘着性を有する素材をいう。
 透明粘着薄膜(IV)の膜厚は、粘着性と透明性の観点から、1~200μmが好ましい。
 透明粘着剤の粘着力は、3~100N/20mmが好ましい。また透明粘着剤の透過率は、タッチパネルの外観の観点から、全線透過率(JIS K7361-1準拠)で90%以上が好ましい。
 透明粘着剤としては、例えば、熱硬化型粘着剤又はUV硬化型粘着剤が挙げられる。屈折率が1.46~1.52の熱硬化型透明粘着剤としては、例えば、炭素数1~20のアルキル(メタ)アクリレート、水酸基を含有する(メタ)アクリレート及び/又はカルボキシル基を含有する(メタ)アクリル酸誘導体を構成モノマーとする共重合体、あるいは、多官能イソシアネート化合物及び/又は多官能エポキシ化合物を含有する熱硬化型粘着剤が挙げられる。屈折率が1.46~1.52のUV硬化型透明粘着剤としては、例えば、単官能若しくは多官能の(メタ)アクリレートモノマー及び/又はオリゴマーと、光重合開始剤とを主成分とする、UV硬化型粘着剤が挙げられる。
 このような透明粘着剤としては、種々の基板同士を貼り合わせるために用いられる、OCA(Optical Claer Adhesive)材料(熱硬化型粘着剤の通称)又はOCR(Optical Claer Adhesive Resin)材料(UV硬化型粘着剤の通称)を使用することができる。また上記のような透明粘着剤から形成された透明粘着薄膜(IV)としては、飛散防止フィルム等の市販の多機能フィルムが具備する粘着剤を使用することができる。
 透明粘着薄膜(IV)を形成することが可能な、市販のOCA材料としては、例えば、8171CL、8172CL、8146-1若しくは8146-2(いずれも住友スリーエム(株)製)、CS9622T、CS9621T若しくはCS9070(いずれも日東電工(株)製)、TE-9000、TE-7000、TE-8500若しくはDA-5000H(以上、日立化成(株)製)又はMO-3010若しくはMO-T010(いずれもリンテック(株)製)が挙げられる。透明粘着薄膜(IV)を形成することが可能な、市販のOCR材料としては、例えば、XV-SV-B1若しくはXV-7811(いずれもパナソニック(株)製)又はUVP-1003、UVP-1100、UVP-7100若しくはUVP-7000(いずれも東亞合成(株)製)が挙げられる。透明粘着薄膜(IV)とすることが可能な、市販の透明粘着剤付き多機能フィルムとしては、例えば、飛散防止フィルムとして広く使用されているHA-110、HA-115、HA-116若しくはHA-203(いずれもリンテック(株)製)又はHC1100F-BP若しくはHC2120F-BP(いずれもDIC(株)製)が挙げられる。
 本発明の基板の用途としては、例えば、抵抗膜式タッチパネル、静電容量式タッチパネル、TFT基板が挙げられるが、静電容量式タッチパネルに用いることが好ましく、カバーガラス一体型静電容量式タッチパネルに用いることがより好ましい。
 以下に本発明をその実施例及び比較例を挙げて詳細に説明するが、本発明の態様はこれらに限定されるものではない。
 (合成例1) ヒドロキシル基含有ジアミン化合物の合成
 18.3g(0.05mol)の2,2-ビス(3-アミノ-4-ヒドロキシフェニル)ヘキサフルオロプロパン(セントラル硝子(株)製;以下、「BAHF」)を100mLのアセトン及び17.4g(0.3mol)プロピレンオキシド(東京化成(株)製)に溶解させ、-15℃に冷却した。ここに20.4g(0.11mol)の3-ニトロベンゾイルクロリド(東京化成(株)製)を100mLのアセトンに溶解させた溶液を滴下した。滴下終了後、-15℃で4時間撹拌し、その後室温に戻した。析出した白色固体を濾別し、50℃で真空乾燥した。
 得られた白色固体30gを300mLのステンレスオートクレーブに入れ、250mLメチルセルソルブに分散させ、2gの5%パラジウム-炭素(和光純薬工業(株)製)を加えた。ここに水素を風船で導入して、還元反応を室温で行った。約2時間後、風船がこれ以上しぼまないことを確認して、反応を終了させた。反応終了後、濾過して触媒であるパラジウム化合物を除き、ロータリーエバポレーターで濃縮し、下記式で表されるヒドロキシル基含有ジアミン化合物を得た。

 (合成例2) ポリイミド(P1)の合成
 乾燥窒素気流下、16.5g(0.045mol)のBAHFを250gのN-メチル-2-ピロリドン(以下、「NMP」)に溶解させた。ここに15.5g(0.05mol)の3,3’,4,4’-ジフェニルエーテルテトラカルボン酸二無水物(マナック(株)製;以下、「ODPA」)を50gのNMPとともに加えて、30℃で2時間撹拌した。その後、3-アミノフェノール(東京化成(株)製)1.09g(0.01mol)を加え、40℃で2時間撹拌を続けた。さらにピリジン(東京化成(株)製)2.5gをトルエン(東京化成(株)製)15gに希釈して、溶液に加え、冷却管を付け系外に水をトルエンとともに共沸で除去しながら溶液の温度を120℃にして2時間、さらに180℃で2時間反応させた。この溶液の温度を室温まで低下させ、水2Lに溶液を投入し、ポリマー固体の沈殿を濾過で集めた。さらに水2Lで3回洗浄を行い、集めたポリマー固体を50℃の真空乾燥機で72時間乾燥して、ポリイミド(P1)を得た。
 (合成例3) ポリイミド前駆体(P2)の合成
 乾燥窒素気流下、25.7g(0.043mol)の合成例1で得られたヒドロキシル基含有ジアミン化合物、0.62g(0.0025mol)の1,3-ビス(3-アミノプロピル)テトラメチルジシロキサン(以下、「SiDA」)を200gのNMPに溶解した。ここに15.5g(0.05mol)のODPAを50gのNMPとともに加えて、40℃で2時間撹拌した。その後、1.09g(0.01mol)の3-アミノフェノール(東京化成(株)製)を加え、40℃で2時間撹拌した。さらに、3.57g(0.03mol)のジメチルホルアミドジメチルアセタール(三菱レーヨン(株)製;以下、「DFA」)を5gのNMPで希釈した溶液を10分かけて滴下し、滴下後、40℃で2時間撹拌を続けた。撹拌終了後、溶液を2Lの水に投入して、ポリマー固体の沈殿を濾過で集めた。さらに2Lの水で3回洗浄を行い、集めたポリマー固体を50℃の真空乾燥機で72時間乾燥して、ポリイミド前駆体(P2)を得た。ポリイミド前駆体(P2)のMwは30000であった。
 (合成例4) ポリベンゾオキサゾール前駆体(P3)の合成
 乾燥窒素気流下、16.5g(0.045mol)のBAHFを50gのNMP及び26.4gのグリシジルメチルエーテルに溶解させ、溶液の温度を-15℃まで冷却した。ここに7.4g(0.025mol)のジフェニルエーテルジカルボン酸ジクロリド(日本農薬(株)製)及び5.1g(0.025mol)のイソフタル酸ジクロリド(東京化成(株)製)を25gのGBLに溶解させた溶液を、内部の温度が0℃を越えないように滴下した。滴下終了後、-15℃で6時間撹拌を続けた。反応終了後、メタノールを10重量%含んだ2Lの水に溶液を投入し、ポリマー固体の沈殿を濾過で集めた。さらに2Lの水で3回洗浄し、集めたポリマー固体を50℃の真空乾燥機で72時間乾燥して、を得た。
 20gの得られたポリヒドロキシアミド樹脂を80gのNMPに溶解し、0.58g(0.0035mol)の2-アミノ-4-tert-ブチルフェノールを加えて室温で2時間撹拌した。撹拌終了後、溶液を2Lの水に投入して、ポリマー固体の沈殿を濾過で集めた。さらに2Lの水で3回洗浄を行い、集めたポリマー固体を50℃の真空乾燥機で72時間乾燥して、ポリベンゾオキサゾール前駆体(P3)を得た。
 (合成例5) ポリアミドイミド前駆体(P4)の合成
 窒素置換雰囲気下、19.22g(96.0mmol)の4,4’-ジアミノジフェニルエーテル(和歌山精化工業(株)製)、0.99g(4.0mmol)のSiDA及び10.1g(100.0mmol)のトリエチルアミン(東京化成(株)製)を、200gのNMPに溶解させた。ここに80gのNMPに溶解させた20.63g(98.0ミリmol)の無水トリメリット酸クロリドを滴下した。滴下終了後、液温を30℃に温調し4時間撹拌し反応させた。得られた重合溶液を2Lのイオン交換水中に入れ、濾過分別し、再度純水で洗浄して、ポリアミドイミド酸前駆体(P4)の粉末を得た。
 (合成例6) ポリエステル樹脂溶液(P5)の合成
 148gの1,1-ビス(4-(2,3-エポキシプロピルオキシ)フェニル)-3-フェニルインダン、47gのアクリル酸、1gのテトラブチルアンモニウムアセテート(以下、「TBAA」)、2.0gのtert-ブチルカテコール及び244gのPGMEAを仕込み、120℃で5時間撹拌した。室温まで冷却した後、71gのビフェニルテトラカルボン酸二無水物及び1gのTBAAを加えて110℃で3時間撹拌した。室温まで冷却した後、9gのテトラヒドロフタル酸無水物を加えて120℃で5時間撹拌した。反応終了後、500gのPGMEAを加え、付加触媒を除去するために反応溶液を1規定ギ酸水溶液で分液抽出処理し、硫酸マグネシウムで乾燥後、固形分濃度が40wt%になるようにロータリーエバポレーターで濃縮し、ポリエステル樹脂P5を得た(Mw=5000(ポリスチレン換算))。
 (合成例7) アクリル樹脂溶液(P6)の合成
 500mLのフラスコに1gの2,2’-アゾビス(イソブチロニトリル)(以下、「AIBN」)及び50gのプロピレングリコールメチルエーテルアセテート(以下、「PGMEA」)を仕込んだ。その後、26.5gメタクリル酸、21.3gのスチレン及び37.7gのトリシクロ[5.2.1.02,6]デカン-8-イルメタクリレート(以下、「TCDMA」)を仕込み、室温でしばらく撹拌してから、フラスコ内をバブリングによって十分に窒素置換した後、70℃で5時間加熱撹拌した。次に、得られた溶液に14.6gのメタクリル酸グリシジル(以下、「GMA」)、1gのジメチルベンジルアミン、0.2gのp-メトキシフェノール及び100gのPGMEA添加し、90℃で4時間加熱撹拌した。反応終了後、付加触媒を除去するために反応溶液を1規定ギ酸水溶液で分液抽出処理し、硫酸マグネシウムで乾燥後、固形分濃度が40wt%になるようにPGMEAを加え、アクリル樹脂溶液(P6)を得た(Mw=30000(ポリスチレン換算))。
 (合成例8) アクリル樹脂溶液(P7)の合成
 500mLのフラスコに1gのAIBN及び150gのPGMEAを仕込んだ。その後、15.8gメタクリル酸、11.5gのスチレン、32.3gのTCDMA、9.4gのメタクリル酸t-ブチル、15.6gのGMA及び23.3gのグリセロールトリメタクリレートを仕込み、室温でしばらく撹拌してから、フラスコ内をバブリングによって十分に窒素置換した後、70℃で5時間加熱撹拌した。反応終了後、0.2gのp-メトキシフェノールを添加し、固形分濃度が40wt%になるようにPGMEAを加え、アクリル樹脂溶液(P7)を得たMw=15000(ポリスチレン換算))。
 (合成例9) ポリシロキサン溶液(P8)の合成
 500mLのフラスコに47.67g(0.35mol)のメチルトリメトキシシリル、39.66g(0.20mol)のフェニルトリメトキシシラン、82.04g(0.35mol)のγ-アクリロイルプロピルトリメトキシシラン、26.23(0.1mol)の3-トリメトキシシリルプロピル無水コハク酸及び195.6gのダイアセトンアルコール(以下、「DAA」)を仕込み、40℃のオイルバスに漬けて撹拌しながら55.8gの水(加水分解に必要な理論量)に0.39gのリン酸(仕込みモノマーに対して0.2重量部)を溶かしたリン酸水溶液を滴下ロートで10分かけて添加した。40℃で1時間撹拌した後、オイルバス温度を70℃に設定して1時間撹拌し、さらにオイルバスを30分かけて115℃まで昇温した。昇温開始1時間後に溶液の内温が100℃に到達し、そこから2時間加熱撹拌した(内温は100~110℃)。反応中に副生成物であるメタノール、水が合計127g留出した。得られたポリシロキサンのDAA溶液に、ポリマー濃度が40wt%となるようにDAAを加え、ポリシロキサン溶液(P8)を得た(Mw=4500(ポリスチレン換算))。
 (合成例10) ポリシロキサン溶液(P9)の合成
 500mLの27.24g(0.20mol)のフラスコにメチルトリメトキシシラン、76.39g(0.35mol)のトリフルオロプロピルトリメトキシシラン、82.04g(0.35mol)のγ-アクリロイルプロピルトリメトキシシラン、26.23(0.1mol)3-トリメトキシシリルプロピル無水コハク酸及び211.9gのDAAを仕込み、40℃のオイルバスに漬けて撹拌しながら55.8gの水(加水分解に必要な理論量)に0.39gのリン酸(仕込みモノマーに対して0.2重量部)を溶かしたリン酸水溶液を滴下ロートで10分かけて添加した。40℃で1時間撹拌した後、オイルバス温度を70℃に設定して1時間撹拌し、さらにオイルバスを30分かけて115℃まで昇温した。昇温開始1時間後に溶液の内温が100℃に到達し、そこから2時間加熱撹拌した(内温は100~110℃)。反応中に副生成物であるメタノール、水が合計12g留出した。得られたポリシロキサンのDAA溶液に、ポリマー濃度が40wt%となるようにDAAを加え、ポリシロキサン溶液(P9)を得た(Mw=3000(ポリスチレン換算))。
 (合成例11) ポリシロキサン溶液(P10)の合成
 500mLのフラスコに40.86g(0.3mol)のメチルトリメトキシシラン、99.15g(0.50mol)のフェニルトリメトキシシラン、49.28g(0.20mol)の2-(3,4-エポキシシクロヘキシル)エチルトリメトキシシラン及び189.29gのDAAを仕込み、40℃のオイルバスに漬けて撹拌しながら54.0gの水(加水分解に必要な理論量)に0.39gのリン酸(仕込みモノマーに対して0.2重量部)を溶かしたリン酸水溶液を滴下ロートで10分かけて添加した。40℃で1時間撹拌した後、オイルバス温度を70℃に設定して1時間撹拌し、さらにオイルバスを30分かけて115℃まで昇温した。昇温開始1時間後に溶液の内温が100℃に到達し、そこから2時間加熱撹拌した(内温は100~110℃)。反応中に副生成物であるメタノール、水が合計120g留出した。得られたポリシロキサンのDAA溶液に、ポリマー濃度が40wt%となるようにDAAを加え、ポリシロキサン溶液(P10)を得た(Mw=4500(ポリスチレン換算))。
 (調製例1) 樹脂組成物(H1)の調製
 黄色灯下にて、1.364gのジルコニア分散体(1)(ジペンタエリスリトールヘキサアクリレート/ジルコニア=3/7(重量比)のPGMEA分散液;ジルコニア含量=35wt%)、0.0382gの0.0382gのイルガキュアOXE-02(BASF製;エタノン,1-[9-エチル-6-(2-メチルベンゾイル)-9H-カルバゾール-3-イル]-,1-(0-アセチルオキシム))及び0.0048gのハイドロキノンメチルエーテル(以下、「HQME」)を加え、9.50gのテトラヒドロフルフリルアルコール(以下、「THFA」)及び8.23gのPGMEAに溶解させ撹拌した。そこへ、“カヤラッド(登録商標)”DPHA(新日本化薬製;ジペンタエリスリトールヘキサアクリレート)の50wt%PGMEA溶液を0.068g、アクリル樹脂溶液(P6)を0.597g、シリコーン系界面活性剤である「BYK-333(ビックケミージャパン(株)製;シリコーン系界面活性剤)のPGMEA1wt%溶液を0.2000g(濃度100ppmに相当)、それぞれ加えて、撹拌した。次いで0.45μmのフィルターで濾過を行い、ネガ型感光性の樹脂組成物(H1)を得た。
 (調製例2) 樹脂組成物(H2)の調製
 黄色灯下にて、1.364gのジルコニア分散体(1)、0.0382gのイルガキュアOXE-02及び0.0048gのHQMEを加え、9.50gのTHFA及び8.347gのPGMEAに溶解させ撹拌した。そこへDPHAの50wt%PGMEA溶液を0.0682g、CR-TR5(大阪ガスケミカル製;アルカリ可溶性カルド樹脂の50wt%PGMEA溶液)を0.478g、BYK-333のPGMEA1wt%溶液を0.2000g、それぞれ加えて、撹拌した。次いで0.45μmのフィルターで濾過を行い、ネガ型感光性の樹脂組成物(H2)を得た。
 (調製例3) 樹脂組成物(H3)の調製
 CR-TR5の代わりにポリエステル樹脂(P5)を用いた以外は調製例2と同様の操作を行い、ネガ型感光性の樹脂組成物(H3)を得た。
(調製例4) 樹脂組成物(H4)の調製
 黄色灯下にて、1.364gのジルコニア分散体(2)(ビニルトリメトキシシラン/2-メタクリロイルオキシエチルイソシアネート/ジルコニア=1/1/10(重量比)のメチルエチルケトン(以下、「MEK」)分散液;ジルコニア含量=30wt%)、0.0382gのイルガキュアOXE-02及び0.0048gのHQMEを加え、9.50gのTHFA及び8.347gのPGMEAに溶解させ撹拌した。そこへDPHAの50wt%PGMEA溶液を0.0682g、CR-TR5を0.478g、BYK-333のPGMEA1wt%溶液を0.2000g、それぞれ加えて、撹拌した。次いで0.45μmのフィルターで濾過を行い、ネガ型感光性の樹脂組成物(H4)を得た。
(調製例5) 樹脂組成物(H5)の調製
 CR-TR5の代わりにポリエステル樹脂(P5)を用いた以外は調製例4と同様の操作を行い、ネガ型感光性の樹脂組成物(H5)を得た。
 (調製例6) 樹脂組成物(H6)の調製
 ジルコニア分散体(2)の代わりに「SZR-K」(堺化学(株)製、ジルコニアMEK分散液;ジルコニア含量=30wt%)を用いた以外は調製例4と同様の操作を行い、ネガ型感光性の樹脂組成物(H6)を得た。
(調製例7) 樹脂組成物(H7)の調製
 ジルコニア分散体(2)の代わりに「SZR-K」を用いた以外は調製例5と同様の操作を行い、ネガ型感光性の樹脂組成物(H7)を得た。
 (調製例8) 樹脂組成物(H8)の調製
 黄色灯下にて、1.592gのTR-513(日揮触媒化成製;二酸化チタンγ-ブチロラクトン分散液;固形分濃度=30wt%)、0.0382gのイルガキュアOXE-02及び0.0048gのHQMEを加え、9.14gのDAA及び7.95gのγ-ブチロラクトン(以下、「GBL」)に溶解させ撹拌した。そこへ、DPHAの50wt%PGMEA溶液を0.478g、シロキサン溶液(P8)を0.597g、BYK-333のPGMEA1wt%溶液を0.2000g、それぞれ加えて、撹拌した。次いで0.45μmのフィルターで濾過を行い、ネガ型感光性の樹脂組成物(H8)を得た。
 (調製例9) 樹脂組成物(H9)の調製
 黄色灯下にて、1.663gのTR-513、5.70gの乳酸エチル(以下、「EL」)及び11.94gのGBLを加え撹拌した。そこへ、TP5-280M(東洋合成製;TrisP-PA(本州化学製)の5-ナフトキノンジアジドスルホン酸エステル化合物)を0.150g、ポリイミド前駆体(P2)を0.349g、BYK-333のPGMEA1wt%溶液を0.2000g、それぞれ加えて、溶解するまで撹拌した。次いで0.45μmのフィルターで濾過を行い、ポジ型感光性の樹脂組成物(H9)を得た
 (調製例10) 樹脂組成物(H10)の調製
 黄色灯下にて、0.0382gのイルガキュアOXE-02及び0.0048gのHQMEを加え、9.50gのTHFA及び8.35gのPGMEAに溶解させ撹拌した。そこへ、EA-0250P(大阪ガスケミカル製;9,9-ビス[4-(2-アクリロイルオキシエトキシ)フェニル]フルオレンの50wt%PGMEA溶液;固形分濃度=50wt%)を0.287g、DPHAの50wt%PGMEA溶液を0.669g、CR-TR5を0.995g、BYK-333のPGMEA1wt%溶液を0.2000g、それぞれ加えて、撹拌した。次いで0.45μmのフィルターで濾過を行い、ネガ型感光性の樹脂組成物(H10)を得た。
 (調製例11) 樹脂組成物(H11)の調製
 黄色灯下にて、0.0382gのイルガキュアOXE-02、0.0048gのHQME及び0.478gのポリイミド(P1)を加え、9.50gのGBL及び8.35gのPGMEAに溶解させ撹拌した。そこへ、EA-0250Pを0.287g、DPHAの50wt%PGMEA溶液を0.669g、BYK-333のPGMEA1wt%溶液を0.2000g、それぞれ加えて、撹拌した。次いで0.45μmのフィルターで濾過を行い、ネガ型感光性の樹脂組成物(H11)を得た。
 (調製例12) 樹脂組成物(H12)の調製
 黄色灯下にて、TP5-280Mを0.150g、ポリイミド(P1)を0.843g、ELを5.70g、GBLを13.10g、BYK-333のPGMEA1wt%溶液を0.2000g、それぞれ加えて、溶解するまで撹拌した。次いで0.45μmのフィルターで濾過を行い、ポジ型感光性の樹脂組成物(H12)を得た。
 (調製例13) 樹脂組成物(H13)の調製
 ポリイミド(P1)の代わりにポリイミド前駆体(P2)を用いた以外は調製例13と同様の操作を行い、ポジ型感光性の樹脂組成物(H13)を得た。
 (調製例14) 樹脂組成物(H14)の調製
 ポリイミド(P1)の代わりにポリベンゾオキサゾール前駆体(P3)を用いた以外は調製例13と同様の操作を行い、ポジ型感光性の樹脂組成物(H14)を得た。
 (調製例15) 樹脂組成物(H15)の調製
 ポリイミド(P1)の代わりにポリアミドイミド前駆体(P4)を用いた以外は調製例13と同様の操作を行い、ポジ型感光性の樹脂組成物(H15)を得た。
 (調製例16) 樹脂組成物(H16)の調製
 ポリイミド(P1)の代わりにCR-TR5を用いた以外は調製例13と同様の操作を行い、ポジ型感光性の樹脂組成物(H16)を得た。
 (調製例17) 樹脂組成物(H17)の調製

 ポリイミド前駆体(P2)を0.998g、ELを5.70g、GBLを13.10g、BYK-333のPGMEA1wt%溶液を0.2000g、それぞれ加えて、溶解するまで撹拌した。次いで0.45μmのフィルターで濾過を行い、非感光性の樹脂組成物(H18)を得た。
 (調製例19) 樹脂組成物(H19)の調製
 ポリイミド前駆体(P2)の代わりにポリベンゾオキサゾール前駆体(P3)を用いた以外は調製例18同様の操作を行い、非感光性の樹脂組成物(H17)を得た。
 (調製例20) 樹脂組成物(H20)の調製
 ポリイミド前駆体(P2)の代わりにポリアミドイミド前駆体(P4)を用いた以外は調製例18と同様の操作を行い、非感光性の樹脂組成物(H20)を得た。
 (調製例21) 樹脂組成物(H21)の調製
 0.5gのポリスチレン(和光純薬製;Mn=125000~200000)を9.300gのトルエンに溶解させ、BYK-333の1wt%トルエン溶液を0.200g加えて、撹拌した。次いで0.45μmのフィルターで濾過を行い、樹脂組成物(H21)を得た。
 (調製例22) 樹脂組成物(H22)の調製
 0.5gの9,9-ビス[4-(2-グリシジロキシエトキシ)フェニル]フルオレン(大阪ガスケミカル製;EG-200)を9.300gのPGMEAに溶解させ、0.02gのSI-200(三新化学(株)製;熱酸発生剤)、BYK-333の1wt%PGMEA溶液を0.200g、それぞれ加えて、撹拌した。次いで0.45μmのフィルターで濾過を行い、樹脂組成物(H22)を得た。
 (調製例23) 樹脂組成物(H23)の調製
 黄色灯下にて、8.200gのジルコニア分散体(1)、0.2296gのイルガキュアOXE-02及び0.0048gのHQMEを加え、7.00gのTHFA及び1.062gのPGMEAに溶解させ撹拌した。そこへ、DPHAの50wt%PGMEA溶液を0.4100g、CR-TR5を2.870g、BYK-333のPGMEA1wt%溶液を0.2000g、それぞれ加えて、撹拌した。次いで0.45μmのフィルターで濾過を行い、ネガ型感光性の樹脂組成物(H23)を得た。
 (調製例24) 樹脂組成物(M1)の調製
 黄色灯下にて、0.0382gのイルガキュアOXE-02及び0.0048gのHQMEを加え、9.50gのGBL及び8.10gのPGMEAに溶解させ撹拌した。そこへ、DPHAの50wt%PGMEA溶液を0.955g、アクリル樹脂溶液(P6)を1.194g、BYK-333のPGMEA1wt%溶液を0.2000g、それぞれ加えて、撹拌した。次いで0.45μmのフィルターで濾過を行い、ネガ型感光性の樹脂組成物(M1)を得た。
 (調製例25) 樹脂組成物(M2)の調製
 アクリル樹脂溶液(P6)の代わりにアクリル樹脂溶液(P7)を用いた以外は調製例20と同様の操作を行い、ネガ型感光性の樹脂組成物(M2)を得た。
(調製例26) 樹脂組成物(M3)の調製
黄色灯下にて、0.900gのTP5-280Mを加え、6.15gのPGMEAに溶解させ撹拌した。そこへ、アクリル樹脂溶液(P6)を12.75g、BYK-333のPGMEA1wt%溶液を0.2000g、それぞれ加えて、撹拌した。次いで0.45μmのフィルターで濾過を行い、ポジ型感光性の樹脂組成物(M3)を得た。
 (調製例27) 樹脂組成物(M4)の調製
 アクリル樹脂溶液(P6)の代わりにアクリル樹脂溶液(P7)を用いた以外は調製例22と同様の操作を行い、ポジ型感光性の樹脂組成物(M4)を得た。
 (調製例28) 樹脂組成物(M5)の調製
 黄色灯下にて、0.2843gのイルガキュアOXE-01及び0.0284gのHQMEを加え、2.74gのDAA及び3.96gのPGMEAに溶解させ撹拌した。そこへ、DPHAの50wt%PGMEA溶液を5.68g、ポリシロキサン溶液(P8)を7.106g、BYK-333のPGMEA1wt%溶液を0.2000g、それぞれ加えて、撹拌した。次いで0.45μmのフィルターで濾過を行い、ネガ型感光性の樹脂組成物(M5)を得た。
 (調製例29) 樹脂組成物(M6)の調製
 ポリシロキサン溶液(P8)の代わりにポリシロキサン溶液(P9)を用いた以外は調製例24と同様の操作を行い、ネガ型感光性の樹脂組成物(M6)を得た。
 (調製例30) 樹脂組成物(M7)の調製
 黄色灯下にて、0.900gのTP5-280Mを加え、0.7526gのDAA及び5.40gのPGMEAに溶解させ撹拌した。そこへ、ポリシロキサン溶液(P10)を12.75g、BYK-333のPGMEA1wt%溶液を0.2000g、それぞれ加えて、撹拌した。次いで0.45μmのフィルターで濾過を行い、ポジ型感光性の樹脂組成物(M7)を得た。
 (調製例31) 樹脂組成物(M8)の調製
 黄色灯下にて、調製例20で調製した樹脂組成物(M1)を3.333g、PGMEAを16.777g、それぞれ加えて、撹拌した。次いで0.45μmのフィルターで濾過を行い、ネガ型感光性の樹脂組成物(M8)を得た。

 (実施例1)
 (1)パターンITOの作製
 厚さ1.1mmの化学強化ガラス基板に、膜厚50nmのITOをスパッタリングした後、ポジ型フォトレジスト(OFPR-800;東京応化工業(株)製)をスピンコーター(1H-360S;ミカサ(株)製)を用いてスピンコートした後、ホットプレート(SCW-636;大日本スクリーン製造(株)製)を用いて100℃で2分間プリベークした。得られたプリベーク膜に、PLAを用いて超高圧水銀灯を光源として、マスクを介して100μmのギャップで1000J/m露光した。その後、自動現像装置(AD-2000;滝沢産業(株)製)を用いて、2.38wt%水酸化テトラメチルアンモニウム(以下、「TMAH」)水溶液で90秒間シャワー現像し、次いで水で30秒間リンスし、パターン加工を施した。その後、HCl-HNO系のエッチング液でITOをエッチングし、剥離液でフォトレジストを除去し、第一電極とそれと直交する第二電極の一部がパターン加工されたITO(図1及び図2の符号2)を有するガラス基板を作製した(図1のaに相当)。なお、ITOのパターン間隔は40μmとなるように設計した。
 (2)透明絶縁膜の作製
 (1)で得られたガラス基板上にネガ型感光性樹脂組成物NS-E2000(東レ(株)製)をスピンコートした後、ホットプレートを用いて90℃で2分間プリベークした。得られたプリベーク膜に、マスクを介して100μmのギャップで2000J/m露光した。その後、0.4wt%TMAH水溶液で90秒間シャワー現像し、次いで水で30秒間リンスした。次に、空気中230℃で1時間キュアを行い、膜厚1.5μmの透明絶縁膜(図1及び図2の符号3)を作製した(図1のbに相当)。
 (3)モリブデン/アルミニウム/モリブデン(MAM)配線の作製
 (2)で得られたガラス基板上に、ターゲットとしてモリブデン及びアルミニウムを用い、エッチング液としてHPO/HNO/CHCOOH/HO=65/3/5/27(重量比)混合溶液を用いる以外は、上記(1)と同様の手順によりMAM配線(図1及び図2の符号4)を作製した(図1のcに相当)。またMAMの膜厚は、250nmになるように調整した。
 (4)有機系薄膜(II)の形成
 (3)で得られたガラス基板上に、調製例1で得られた樹脂組成物(H1)をスピンコートした後、ホットプレートを用いて90℃で2分間プリベークした。得られたプリベーク膜に、マスクを介して100μmのギャップで2000J/m露光した。その後、0.4wt%TMAH水溶液で90秒間シャワー現像し、次いで水で30秒間リンスした。次に、空気中230℃で1時間キュアを行い、有機系薄膜(II)に相当する膜厚0.10μmの硬化膜(図2の符号5)を作製した。
 (5)有機系薄膜(III)の形成
 (4)で得られたガラス基板上に、調製例20で得られた樹脂組成物(M1)をスピンコートした後、ホットプレートを用いて110℃で2分間プリベークした。得られたプリベーク膜に、マスクを介して100μmのギャップで2000J/m露光した。その後、0.4wt%TMAH水溶液で90秒間シャワー現像し、次いで水で30秒間リンスした。次に、空気中230℃で1時間キュア用い、有機系薄膜(III)層に相当する膜厚2.50μmの硬化膜を作製した。 
(6)透明粘着剤付きフィルムの貼りあわせ
 (5)で得られたガラス基板上の一部に、粘着剤とその反対面にハードコートを具備するPETフィルム(HA-116;リンテック(株)製、粘着剤屈折率=1.47)を、空気が噛み込まないようにして貼り合わせた。
 (7)ITOパターン視認性の評価
 (6)で得られたガラス基板の裏面側からのITOのパターン視認性について、下記10段階で評価した。6以上を合格とした。
10 : 白色蛍光灯5cm下において凝視で全くパターンが見えない
9 : 白色蛍光灯5cm下において凝視でわずかにパターンが見える。
8 : 白色蛍光灯5cm下において凝視で少しパターンが見える。
7 : 白色蛍光灯5cm下において凝視ではっきりパターンが見える。
6 : 白色蛍光灯5cm下において通常の目視でわずかにパターンが見える。
5 : 白色蛍光灯5cm下において通常の目視で少しパターンが見える。

 (8)PCT(プレッシャークッカーテスト)による下地金属腐食性評価
 下地金属として全面にMAMを具備するガラス上に、上記(4)及び(5)記載の方法で2層の硬化膜を作製した後、温度121℃、湿度100%、気圧=2atmのオーブン(HAST CHAMBERE EHS-221MD;エスペック株式会社製)内に20時間放置する試験を行った後、硬化膜下のMAMが腐食によって変色する欠点の占有面積割合を、目視によって下記11段階で評価した。7以上を合格とした。
10 : 硬化膜下のMAMの変色面積割合が0%。硬化膜自体の外観変化なし。
9 : 硬化膜下のMAMの変色面積割合が1~3%。硬化膜自体の外観変化なし。
8 : 硬化膜下のMAMの変色面積割合が4~6%。硬化膜自体の外観変化なし。
7 : 硬化膜下のMAMの変色面積割合が7~9%。硬化膜自体の外観変化なし。

 (実施例2~17及び実施例25~50)
 表2又は表3に示す構成で、実施例1と同様の手法により基板を作製し、評価を行った。ただし、有機系薄膜(II)を形成するステップにおいて、実施例9及び実施例11~15では、現像液として2.38wt%TMAH水溶液を用いた。
 (実施例18~20)
 有機系薄膜(II)を形成するステップにおいて、樹脂組成物の加工をプリベークまでしか行わず、有機系薄膜(III)層を形成するステップへと進んだ以外は、実施例1と同様に評価を行った。
 (実施例21及び22)
 アルカリ可溶性基を含有しない有機系薄膜(II)の形成を、以下の手順で実施した以外は、実施例1と同様の手法により基板を作製し、評価を行った。
 (4)有機系薄膜(II)の形成
 (3)で得られたガラス基板端部における、有機系薄膜(II)未形成部分に予めセロハンテープを貼付け、その後調製例14又は15で得られた樹脂組成物(H14)又は(H15)をスピンコートした後、ホットプレートを用いて90℃で2分間プリベークした。その後、セロハンテープを剥離した。次に、空気中230℃で1時間キュアを行い、有機系薄膜(II)に相当する膜厚0.10μmの硬化膜(図2の符号5)を作製した。
 (実施例23及び24)
 (1)パターンITOの作製
 厚さ0.2mmのポリエチレンテレフタラート(PET)基板に、実施例1と同様の手法によりパターンITOを作製した。ただし、フォトレジストの塗布にはバーコーターを用い、プリベークにはオーブンを用い、エッチャントには5wt%のシュウ酸水溶液を用いた。
 (2)有機系薄膜(II)の形成
 (1)で得られたPET基板上に、調製例2又は7で得られた樹脂組成物(H2)又は(H7)樹脂組成物を、バーコーターを用いて塗布し、オーブンを用いて90℃で10分間プリベークした。得られたプリベーク膜に、マスクを介して100μmのギャップで2000J/m露光した。その後、0.4wt%TMAH水溶液で90秒間シャワー現像し、次いで水で30秒間リンスした。次に、空気中130℃で1時間キュアを行い、(II)層に該当する膜厚0.10μmの硬化膜を作製した。
 (3)有機系薄膜(III)の形成
 (2)で得られたPET基板上に、調製例20で得られた樹脂組成物(M2)を、バーコーターを用いて塗布し、オーブンを用いて90℃で10分間プリベークした。得られたプリベーク膜に、マスクを介して100μmのギャップで2000J/m露光した。その後、0.4wt%TMAH水溶液で90秒間シャワー現像し、次いで水で30秒間リンスした。次に、空気中130℃で1時間キュア用い、(III)層に該当する膜厚2.5μmの硬化膜を作製した。
 (3)で得られたPET基板上の一部に、粘着剤とその反対面にハードコートを具備するPETフィルム(HA-116;リンテック(株)製)を、空気が噛み込まないようにして貼り合わせた。
 (5)ITOパターン視認性の評価
 (4)で得られたPET基板の裏面側からのパターン視認性について、実施例1と同様に評価を行った。
 (比較例1)
 有機系薄膜(II)を形成するステップにおいて、樹脂組成物(H2)を用い、有機系薄膜(III)を形成するステップを行わなかった以外は、実施例1と同様に評価を行った。
(比較例2)
 有機系薄膜(II)を形成するステップにおいて、樹脂組成物(H7)を用い、有機系薄膜(III)を形成するステップを行わなかった以外は、実施例1と同様に評価を行った。
 (比較例3)
 有機系薄膜(II)を形成するステップを行わなかった以外は、実施例1と同様に評価を行った。
 (比較例4~11)
 表3に示す構成で、実施例1と同様の手法により基板を作製し、評価を行った。
 1 : 透明下地基板
 2 : ITO薄膜(I)
 3 : 絶縁膜
 4 : MAM配線
 5 : 有機系薄膜(II)
 6 : 有機系薄膜(III)
 本発明の基板は、抵抗膜式タッチパネル、静電容量式タッチパネル等に用いることができる。

Claims (10)

  1.  透明下地基板の上面から、
     酸化インジウムスズ薄膜(I)、
     膜厚が0.01~0.4μmであり、屈折率が1.58~1.85である、有機系薄膜(II)、
     膜厚が0.7~20μmであり、屈折率が1.46~1.56である、有機系薄膜(III)、の順に薄膜が積層されている部位を有する、基板。
  2.  前記有機系薄膜(III)の上面に、屈折率が1.46~1.52である、透明粘着薄膜(IV)が積層されている部位を有する、請求項1記載の基板。
  3.  前記有機系薄膜(II)は、金属酸化物粒子を含有する、請求項1又は2記載の基板。
  4.  前記有機系薄膜(II)は、ポリイミド、カルド樹脂、アクリル樹脂、ポリシロキサン、ポリベンゾオキサゾール、フェノール樹脂、ポリアミドイミド、ポリエーテルスルホン、ポリウレタン及びポリエステルからなる群から選択される樹脂を含有する、請求項1~3のいずれか一項記載の基板。
  5.  前記有機系薄膜(II)は、アルカリ可溶性基を有する、請求項1~4のいずれか一項記載の基板。
  6.  前記有機系薄膜(II)は、ポリイミド前駆体、ポリアミドイミド前駆体及びポリベンゾオキサゾール前駆体からなる群から選択される前駆体を含む樹脂組成物を用いて形成される、請求項1~5のいずれか一項記載の基板。
  7.  前記有機系薄膜(III)の素材が、アクリル樹脂又はポリシロキサンのいずれかである、請求項1~6のいずれか一項記載の基板。
  8.  前記透明下地基板は、強化ガラス基板である、請求項1~7のいずれか一項記載の基板。
  9.  請求項1~8のいずれか一項記載の基板を用いた、タッチパネル部材。
  10.  前記有機系薄膜(II)と、前記有機系薄膜(III)とを、一回の露光及び現像により一括でパターン加工して得る、請求項1~7のいずれか一項記載の基板の製造方法。
