Abstract

금속층이 형성된 반도체 웨이퍼를 절단하는 레이저 가공 방법 및 레이저 가공 장치가 개시된다. 개시된 레이저 가공 방법은, 동축으로 진행하는 복수의 레이저 빔을 상기 반도체 웨이퍼에 투과시켜 상기 반도체 웨이퍼와 경계를 이루는 상기 금속층의 표면 및 상기 반도체 웨이퍼의 일면에 인접한 위치에 각각 집광점을 형성한다.

Description

금속층이 형성된 반도체 웨이퍼를 절단하는 레이저 가공 방법 및 레이저 가공 장치
레이저 가공 방법 및 레이저 가공 장치에 관한 것으로, 상세하게는 금속층이 형성된 반도체 웨이퍼를 레이저를 이용하여 절단하는 레이저 가공 방법 및 레이저 가공 장치에 관한 것이다.
레이저 가공장치는 레이저 발진기로부터 출사된 레이저빔을 광학계를 이용하여 가공대상물에 조사하게 되고, 이러한 레이저빔의 조사에 의해 가공대상물에 대한 마킹, 노광, 식각, 펀칭, 스크라이빙(scribing), 다이싱(dicing) 등과 같은 레이저 가공작업을 수행하게 된다.
최근에는 가공대상물의 표면이 손상되는 것을 방지하기 위하여, 레이저빔에 대해 투과성이 있는 가공대상물의 내부에 집광점을 형성하여 크랙을 생성시킴으로써 가공대상물을 가공하는 방법이 각광을 받고 있다. 예를 들면, 반도체 웨이퍼의 내부에 높은 출력의 레이저빔이 포커싱되어 집광점을 형성하게 되면, 그 집광점 부근에서는 개질영역이 형성되고, 이렇게 형성된 개질영역으로부터 크랙이 발생하게 된다. 이어서, 레이저빔을 반도체 웨이퍼의 가공 예정 라인을 따라 이동시키게 되면 가공대상물 내부에는 크랙열이 형성되게 되며, 이후 자연적으로 또는 외력에 의해 크랙이 반도체 웨이퍼의 표면까지 확장됨으로써 반도체 웨이퍼가 절단될 수 있다.
그러나, 이러한 레이저 가공 방법으로 금속층이 형성된 웨이퍼를 절단하여 분리하기는 불가능하다는 단점이 있다. 이는 금속층이 대략 10㎛ 정도의 두께로 형성되는데, 레이저빔은 이러한 두께의 금속층을 투과할 수 없으므로 금속층이나 반도체 웨이퍼의 내부에는 절단에 필요한 크랙이 형성되지 않기 때문이다. 또한, 반도체 웨이퍼의 표면에 형성된 금속층은 큰 연성(ductility)을 가지고 있으므로, 웨이퍼의 절단 과정에서 수율이 크게 떨어지는 단점이 있다.
본 발명의 적어도 일 실시예는 금속층이 형성된 반도체 웨이퍼를 레이저를 이용하여 절단하는 레이저 가공 방법 및 레이저 가공 장치를 제공한다.
본 실시에에 따른 레이저 가공방법에서는 반도체 웨이퍼의 일면에 금속층이 형성된 가공대상물을 절단하기 위하여 동축 경로로 진행하는 복수의 레이저 빔을 반도체 웨이퍼를 투과한 다음, 반도체 웨이퍼와 경계가 되는 금속층의 표면 및 금속층과 경계가 되는 반도체 웨이퍼의 일면에 인접한 위치에 각각 집속시켜 집광점들을 형성함으로써 가공대상물을 보다 용이하게 절단할 수 있다. 또한, 칩들을 보호하기 위해서 사전에 보호층을 코팅하거나 또는 분단 공정 후 오염 물질 제거를 위해 세척 과정이 필요없게 되므로, 레이저 가공 공정이 단순해질 수 있다.
도 1 내지 도 4는 금속층이 형성된 반도체 웨이퍼를 가공하는 일반적인 레이저 가공방법을 설명하기 위한 도면들이다,
도 5는 본 발명의 예시적인 실시예에 따른 레이저 가공장치를 개략적으로 도시한 것이다.

이하, 첨부된 도면을 참조하여 실시예들을 상세히 설명한다. 아래에 예시되는 실시예는 본 발명의 범위를 한정하는 것은 아니며, 본 발명을 이 기술 분야에서 통상의 지식을 가진 자에게 설명하기 위해서 제공되는 것이다. 도면에서 동일한 참조부호는 동일한 구성요소를 지칭하며, 각 구성요소의 크기나 두께는 설명의 명료성을 위하여 과장되어 있을 수 있다. 또한, 소정의 물질층이 기판이나 다른 층 상에 존재한다고 설명될 때, 그 물질층은 기판이나 다른 층에 직접 접하면서 존재할 수도 있고, 그 사이에 다른 제3의 층이 존재할 수도 있다. 그리고, 아래의 실시예에서 각 층을 이루는 물질은 예시적인 것이므로, 이외에 다른 물질이 사용될 수도 있다.
도 1 내지 도 4는 금속층(20)이 형성된 반도체 웨이퍼(10)를 가공하는 일반적인 레이저 가공방법을 설명하기 위한 도면들이다,
도 1을 참조하면, 가공 대상물(30)은 반도체 웨이퍼(10)와 이 반도체 웨이퍼(10)의 상면에 형성된 금속층(20)으로 구성되어 있다. 여기서, 반도체 웨이퍼(10)는 일반적인 반도체 공정에 사용되는 기판으로서 예를 들면 Si, SiC, GaAs 또는 사파이어 등을 포함할 수 있으며, 이외에도 다른 다양한 반도체 물질을 포함할 수 있다. 그리고, 금속층(20)은 일반적인 반도체 공정에 사용되는 도전성 물질로서, 예를 들면, Cu, Mo 또는 Au 등을 포함할 수 있으며, 이외에도 다른 다양한 도전성이 우수한 금속 물질을 포함할 수 있다. 가공대상물(30)을 절단하기 위해서 먼저 레이저 가공장치(미도시)를 이용하여 레이저 빔(L)을 금속층(20)의 표면에 집속시켜 집광점(P)을 형성한다. 이에 따라, 금속층(20) 표면의 집광점(P) 주위에는 레이저 어블레이션(laser ablation)에 의한 그루브가 생성될 수 있다.
다음으로, 도 2를 참조하면, 가공 예정 라인(S)을 따라 가공대상물(30)을 이동시키게 되면 집광점(P)이 움직이게 되고, 이에 따라 금속층(20)의 표면에는 가공 예정 라인(S)을 따라 그루브 라인(groove line,50)이 소정 깊이로 형성된다. 이어서, 도 3을 참조하면, 블레이드(blade,70)를 그루브 라인(50) 상에 위치시킨 다음, 상기 블레이드(70)를 그루브 라인(50)을 따라 이동하면서 소잉(sawing) 공정을 수행하게 되면 도 4에 도시된 바와 같이 가공대상물(30)은 복수개의 칩들(30',30")로 분리되게 된다.
이러한 레이저 가공방법은 레이저 빔(L)을 이용한 그루브 라인(50) 형성과 블레이드(70)와 같은 기계적 장치를 이용하여 가공대상물(30)을 절단한다. 그러나, 이러한 레이저 가공방법은 칩들(30',30")을 보호하기 위해서 사전에 보호층(미도시)의 코팅 작업이 필요하게 되고, 또한 분단 공정 후 오염 물질 제거를 위해 세척 과정이 추가적으로 필요하게 되므로, 레이저 가공 공정이 복합해진다는 문제점이 있다.
도 5는 본 발명의 예시적인 실시예에 따른 레이저 가공장치를 개략적으로 도시한 것이다.
도 5를 참조하면, 본 실시예에 따른 레이저 가공장치는 복수의 레이저 빔(L1,L2)을 출사하는 복수의 레이저 광원(201,202)과, 상기 복수의 레이저 빔(L1,L2)을 동축 경로로 진행시켜 가공대상물(100), 보다 구체적으로는 반도체 웨이퍼(110) 내에 입사시키는 광학계를 포함한다. 상기 가공대상물(100)은 반도체 웨이퍼(110)와 상기 반도체 웨이퍼(110)의 일면(즉, 도 5에서 하면)에 형성된 금속층(120)을 포함한다. 여기서, 반도체 웨이퍼(110)는 일반적인 반도체 공정에 사용되는 기판으로서 예를 들면 Si, SiC, GaAs 또는 사파이어 등을 포함할 수 있으며, 이외에도 다른 다양한 반도체 물질을 포함할 수 있다. 그리고, 금속층(120)은 일반적인 반도체 공정에 사용되는 도전성 물질로서, 예를 들면, Cu, Mo 또는 Au 등을 포함할 수 있으며, 이외에도 다른 다양한 도전성이 우수한 금속 물질을 포함할 수 있다.
상기 복수의 레이저 광원(201,202)은 펄스형의 제1 레이저 빔(L1)을 출사시키는 제1 레이저 광원(201)과 펄스형의 제2 레이저 빔(L2)을 출사시키는 제2 레이저 광원(202)을 포함할 수 있다. 상기 제1 및 제2 레이저 빔(L1,L2)은 예를 들면 대략 900nm ~ 1700nm 의 파장을 가질 수 있지만, 이에 한정되는 것은 아니다. 상기 제1 레이저 빔(L1)은 후술하는 바와 같이 반도체 웨이퍼(110)와 경계가 되는 금속층(120)의 표면에 제1 집광점(P1)을 형성한다. 그리고, 상기 제2 레이저 빔(L2)은 금속층(120)과 경계가 되는 반도체 웨이퍼(110)의 일면(도 5에서 하면)에 인접한 위치에 제2 집광점(P2)을 형성한다. 이러한 제1 레이저 빔(L1)은 제2 레이저 빔(L2) 보다 작은 펄스폭을 가질 수 있다. 예를 들면, 상기 제1 레이저 빔(L1)은 펨토초(fs; femto second) 범위의 펄스폭을 가지며, 상기 제2 레이저 빔(L2)은 나노초(ns; nano second) 범위의 펄스폭을 가질 수 있다. 보다 구체적인 예로서, 상기 제1 레이저 빔(L1)은 대략 50~200 fs의 펄스폭을 가질 수 있으며, 상기 제2 레이저 빔(L2)은 대략 300~800ns의 펄스폭을 가질 수 있다. 하지만, 이에 한정되는 것은 아니며 상기 제1 및 제2 레이저 빔(L1,L2)은 다른 펄스폭을 가질 수도 있다.
제1 레이저 광원(201)으로부터 출사된 제1 레이저 빔(L1)은 소정 경로를 따라 진행하다가 미러(210)에 의해 반사된 후 빔 스플리터(beam splitter,220)를 투과하여 빔확장 유닛(230)에 입사될 수 있다. 여기서, 제1 레이저 광원(201)과 미러(210) 사이의 광 경로 상에는 필요에 따라 다른 광학 유닛(예를 들면, 1/2 파장판, 편광빔 스플리터(PBS; Polarization Beam Splitter) 등)이 더 마련될 수 있다. 그리고, 제2 레이저 광원(202)으로부터 출사된 제2 레이저 빔(L2)은 소정 경로를 따라 진행하다가 빔 스플리터(220)에 의해 반사되어 빔확장 유닛(230)에 입사될 수 있다. 여기서, 제2 레이저 광원(202)과 빔 스플리터(220) 사이의 광 경로 상에는 필요에 따라 다른 광학 유닛이 더 마련될 수 있다.
상기 빔 스플리터(220)로부터 나오는 제1 및 제2 레이저 빔(L1,L2)은 빔확장 유닛(230) 및 집속렌즈(240)를 경유한 다음, 반도체 웨이퍼(110)를 투과하여 집속되어 각각 제1 및 제2 집광점(P1,P2)을 형성하게 된다. 도 6에는 도 5에 도시된 빔확장 유닛(230) 및 집속렌즈(240)가 구체적으로 도시되어 있다. 도 6을 참조하면, 빔확장 유닛(230)은 복수개의 렌즈들(231,232,233)을 포함하고 있으며, 이러한 렌즈들(231,232,233) 사이의 간격을 변화시키게 되면 가공대상물(100) 내에 형성되는 집광점들(P1,P2)의 위치를 변화시킬 수 있다. 따라서, 빔확장 유닛(230)에 입사된 제1 및 제2 레이저 빔(L1,L2)은 빔확장 유닛(230)에 의해 가공대상물(100) 내에 형성되는 제1 및 제2 집광점(P1,P2)의 위치를 조절할 수 있다.
상기와 같은 레이저 가공장치에서, 제1 레이저 광원(201)으로부터 출사된 제1 레이저 빔(L1)은 미러(210)에 의해 반사된 후 빔 스플리터(220)를 투과하게 되고, 제2 레이저 광원(202)으로부터 출사된 제2 레이저 빔(L2)은 빔 스플리터(220)를 반사하게 된다. 이에 따라, 상기 빔 스플리터(220)에서 나오는 제1 및 제2 레이저 빔(L1,L2)은 동축 경로를 따라 진행하게 된다. 그리고, 이렇게 동축 경로를 진행하는 제1 및 제2 레이저 빔(L1,L2)은 빔확장 유닛(230) 및 집속 렌즈(240)를 경유한 다음 가공 대상물(100) 내의 소정 위치에 집속되어 제1 및 제2 집광점(P1,P2)을 형성한다. 여기서, 빔확장 유닛(230) 내의 렌즈들(231,232,233) 위치를 변화시킴으로써 제1 및 제2 레이저 빔(L1,L2)이 집속되는 위치를 조절할 수 있다.
한편, 상기 제1 및 제2 레이저 빔(L1,L2)이 소정의 시간차를 두고 가공대상물(100) 내에 입사된다. 도 7은 도 5에 도시된 레이저 가공장치로부터 출사되어 가공대상물에 입사되는 제1 레이저빔(L1)과 제2 레이저빔(L2)의 파형을 시간에 따라 도시한 것이다. 도 7을 참조하면, 제1 레이저 광원(201)으로부터 출사된 펄스형의 제1 레이저 빔(L1)이 가공대상물(100)에 입사된 후, 소정 시간(△t)이 경과하여 제2 레이저 광원(202)으로부터 출사된 펄스형의 제2 레이저 빔(L2)이 가공대상물(100)에 입사된다. 도 7에서는 제1 및 제2 레이저 빔(L1,L2)이 그 파형이 서로 중첩되이 않아 상호 간섭하지 않는 경우가 도시되어 있지만, 상기 제1 레이저 빔(L1)의 파형과 제2 레이저 빔(L2)의 파형이 일부 중첩하여 제1 및 제2 레이저 빔(L1,L2)이 상호 간섭하는 경우도 가능하다. 이와 같이 소정의 시간차(△t)를 가지는 제1 및 제2 레이저 빔(L1,L2)이 한 세트(set)를 이루어 가공대상물(100) 내에 집속되어 집광점들(P1,P2)을 형성하게 되고, 이어서 가공대상물(100)이 일정 거리만큼 이동한 후, 다음 세트의 제1 및 제2 레이저 빔(L1,L2)이 가공대상물(100) 내에 입사됨으로써 집광점들(P1,P2)이 일정방향으로 이동을 하게 된다.
이하에서는 도 5에 도시된 레이저 가공장치를 이용하여 반도체 웨이퍼(110)와 금속층(120)으로 이루어진 가공대상물(100)을 절단하는 공정을 도 8a 내지 도 12를 참조하여 설명한다.
도 8a는 레이저 가공장치로부터 출사된 제1 및 제2 레이저 빔(L1,L2)이 가공대상물(100) 내부에 제1 및 제2 집광점(P1,P2)을 형성한 상태를 도시한 것이며, 도 8b는 도 8a의 측면도이다.
도 8a 및 도 8b를 참조하면, 가공대상물(100)을 준비한다. 상기 가공대상물(100)은 반도체 웨이퍼(110)와 상기 반도체 웨이퍼(110)의 하면에 형성된 금속층(120)으로 구성된다. 여기서, 반도체 웨이퍼(110) 및 금속층(120)은 전술한 바와 같이 일반적인 반도체 제조공정에 사용되는 물질을 포함할 수 있다. 이어서, 도 5에 도시된 레이저 가공장치의 집속 렌즈(240)로부터 나온 펄스형의 제1 및 제2 레이저 빔(L1,L2)을 반도체 웨이퍼(110) 내부에 투과시켜 각각 제1 및 제2 집광점(P1,P2)을 형성한다. 상기 제1 및 제2 레이저 빔(L1,L2)은 금속층(120)이 형성되지 않은 반도체 웨이퍼(110)의 상면에 입사되어 반도체 웨이퍼(110)를 투과한다.
레이저 가공장치로부터 나오는 제1 및 제2 레이저 빔(L1,L2)은 전술한 바와 같이 동축 경로를 따라 진행하면서 반도체 웨이퍼(110)에 입사된다. 상기 제1 및 제2 레이저 빔(L1,L2)은 예를 들면 대략 900nm ~ 1700nm 의 파장을 가질 수 있지만, 이에 한정되는 것은 아니다. 여기서, 제1 레이저 빔(L1)은 제2 레이저 빔(L2)보다 짧은 펄스폭을 가질 수 있다. 예를 들면, 제1 레이저 빔(L1)은 펨토초 범위(구체적인 예로서 대략 50~200 fs)의 펄스 폭을 가질 수 있으며, 제2 레이저 빔(L2)은 나노초 범위(구체적인 예로서 대략 300~800ns)의 펄스 폭을 가질 수 있다. 하지만, 이는 단지 예시적인 것으로, 이외에도 상기 제1 및 제2 레이저 빔(L1,L2)은 다른 펄스폭을 가질 수도 있다.
상기 제1 및 제2 레이저 빔(L1,L2)은 소정의 시간차를 투과 반도체 웨이퍼(110)에 입사되어 제1 및 제2 집광점(P1,P2)을 형성한다. 즉, 전술한 도 7에 도시된 바와 같이, 제1 레이저 빔(L1)이 먼저 반도체 웨이퍼(110)에 입사되어 제1 집광점(P1)을 형성한 다음, 소정의 시간(△t)이 경과한 다음 제2 레이저 빔(L2)이 반도체 웨이퍼(110)에 입사됨으로써 제2 집광점(P2)을 형성한다. 이와 같은 한 세트의 제1 및 제2 레이저 빔(P1,P2)이 시간차를 두고 반도체 웨이퍼(110)에 입사됨으로써 가공대상물(100) 내의 소정 위치에 제1 및 제2 집광점(P1,P2)이 형성된다.
상기 제1 집광점(P1)은 제1 레이저 빔(L1)이 반도체 웨이퍼(110)를 투과하여 반도체 웨이퍼(110)와 경계를 이루는 금속층(120)의 표면에 집속됨으로써 형성된다. 이와 같이 금속층(120)의 표면에 제1 집광점(P1)이 형성됨에 따라 금속층(120)의 표면에는 레이저 어블레이션(laser ablation)에 의한 그루브가 생성될 수 있다. 그리고, 제2 집광점(P2)은 제1 레이저 빔(L1)과 동축 경로로 진행하는 제2 레이저 빔(L2)이 반도체 웨이퍼(110)를 투과하여 금속층(120)과 경계를 이루는 반도체 웨이퍼(110)의 하면에 인접한 위치에 집속됨으로써 형성된다. 이와 같이, 반도체 웨이퍼(110)의 하면에 인접한 위치에 제2 집광점(P2)이 형성됨에 따라 제2 집광점(P2) 주변에는 개질영역이 형성되고, 이러한 개질 영역으로부터 반도체 웨이퍼(110)의 표면까지 확장되는 크랙(crack)이 형성될 수 있다. 여기서, 제2 집광점(P2)은 제1 집광점(P1) 보다 높은 위치에 형성됨에 따라 제2 집광점(P2)은 제1 집광점(P1)의 형성에 따라 생성된 그루브에 의해 방해받지 않고 형성될 수 있다.
도 9a는 가공대상물(100) 내부에 제1 및 제2 집광점(P1,P2)이 형성된 상태에서 제1 및 제2 집광점(P1,P2)이 이동하는 모습을 도시한 것이다. 도 9b는 도 9a의 Ⅰ-Ⅰ'선을 따라 본 단면도이다.
도 9a 및 도 9b를 참조하면, 도 8a 및 도 8b에 도시된 바와 같이 제1 및 제2 집광점(P1,P2)이 각각 금속층(120)의 표면 및 반도체 웨이퍼(110)의 하면 인근 위치에 형성된 상태에서 가공대상물(100)을 가공 예정라인(S)을 따라 이동시킨 다음, 도 7에 도시된 바와 같이 다른 세트의 제1 및 제2 레이저 빔(L1,L2)을 소정의 시간차(△t)를 두고 가공대상물(100) 내에 조사한다. 이에 따라, 상기 제1 및 제2 집광점(P1,P2)은 일정 방향(즉, 가공대상물의 이동방향과 반대방향)으로 이동하면서 형성된다. 한편, 상기 제1 및 제2 집광점(P1,P2)의 이동은 가공대상물(100) 대신에 레이저 가공장치를 이동하면서 수행될 수도 있다. 이와 같이 가공대상물(100)을 이동하면서 제1 및 제2 레이저 빔(P1,P2)이 반복적으로 가공대상물(100) 내에 조사되게 되면, 가공 예정 라인(S)을 따라 제1 및 제2 집광점(P1,P2)이 가공대상물(100) 내부에서 이동한다.
이 과정에서, 반도체 웨이퍼(110)와 경계가 되는 금속층(120)의 표면에는 제1 집광점(P1)이 이동함에 따라 금속층(120)의 일부가 레이저 어블래이션에 의해 제거되어 형성된 내부 그루브 라인(internal groove line)이 가공 예정 라인(S)을 따라 형성된다. 그리고, 상기 금속층(120)과 경계가 되는 반도체 웨이퍼(110)의 하면에 인접한 위치에서는 제2 집광점(P2)이 이동함에 따라 크랙열이 가공 예정 라인을 따라 형성되고, 이러한 크랙열에서 반도체 웨이퍼(110)의 하면까지 크랙들이 확장될 수 있다. 이와 같이 가공대상물(100)의 이동이 끝나게 되면 도 10에 도시된 바와 같이 가공대상물(100) 내부에는 내부 그루브 라인(125) 및 크랙열(111)의 형성이 완료된다.
도 11을 참조하면, 반도체 웨이퍼(110)의 두께가 두꺼운 경우에는 가공대상물(100) 내부에 전술한 내부 그루브 라인(125) 및 크랙열(111)을 형성한 다음, 제2 레이저 빔(L2)을 반도체 웨이퍼(110) 내부에 포커싱하여 집광점을 형성하고 가공대상물(100)을 이동함으로써 반도체 웨이퍼(110)의 내부에 적어도 하나의 내부 크랙열(112,113)을 더 형성할 수도 있다. 한편, 상기 내부 크랙열(112,113)은 추가적인 레이저 빔(미도시)을 사용하여 내부 그루브 라인(125) 및 크랙열(111)과 동시에 형성되도록 하는 것도 가능하다. 이러한 하나 이상의 내부 크랙열(112,113)에 의해 가공대상물(100)이 보다 용이하게 절단될 수 있다. 한편, 상기 제1 레이저 빔(L1)을 이용한 동일한 반복 공정으로 금속층(120)의 표면에 형성되는 내부 그루브 라인(125)을 보다 깊은 깊이로 형성할 수도 있다.
도 12를 참조하면, 도 11에 도시된 바와 같이 가공 대상물(100) 내부에 가공 예정 라인(S)을 따라 내부 그루브 라인(125) 및 크랙열(111)(및 내부 크랙열(112,113))이 형성된 상태에서 자연적으로 또는 외부에서 가공대상물(100)에 충격을 가해게 되면 브레이킹(breaking)에 의해 가공대상물(100)을 복수개의 칩들(100',100")로 분단될 수 있다.
이상과 같이, 본 실시에에 따른 레이저 가공방법에서는 반도체 웨이퍼(110)의 일면에 금속층(120)이 형성된 가공대상물(100)을 절단하기 위하여 동축 경로로 진행하는 복수의 레이저 빔(L1,L2)을 반도체 웨이퍼(110)를 투과하여, 반도체 웨이퍼(110)와 경계가 되는 금속층(120)의 표면 및 금속층(120)과 경계가 되는 반도체 웨이퍼(110)의 일면에 인접한 위치에 각각 집속시켜 집광점들(P1,P2)을 형성함으로써 가공대상물을 보다 용이하게 절단할 수 있다. 또한, 칩들(100',100")을 보호하기 위해서 사전에 보호층을 코팅하거나 또는 분단 공정 후 오염 물질 제거를 위해 세척 과정이 필요없게 되므로, 레이저 가공 공정이 단순해질 수 있다.
이상에서 예시적인 실시예들을 통하여 기술적 내용을 설명하였으나, 당해 분야에서 통상적 지식을 가진 자라면 이로부터 다양한 변형 및 균등한 타 실시예가 가능하다는 점을 이해할 것이다.
일 측면에 있어서,
반도체 웨이퍼와 상기 반도체 웨이퍼의 일면에 형성된 금속층을 포함하는 가공대상물을 레이저를 이용하여 가공하는 레이저 가공방법에 있어서,
동축 경로로 진행하는 복수의 레이저 빔을 상기 반도체 웨이퍼에 투과시켜 상기 반도체 웨이퍼와 경계를 이루는 상기 금속층의 표면 및 상기 반도체 웨이퍼의 일면에 인접한 위치에 각각 집광점을 형성하는 레이저 가공방법이 제공된다.
상기 복수의 레이저 빔은 펄스형의 제1 및 제2 레이저 빔을 포함하고, 상기 레이저 가공방법은 상기 제1 레이저 빔을 상기 반도체 웨이퍼와 경계를 이루는 상기 금속층의 표면에 제1 집광점을 형성하는 단계와, 상기 제2 레이저 빔을 상기 금속층과 경계를 이루는 상기 반도체 웨이퍼의 일면에 인접한 위치에 제2 집광점을 형성하는 단계를 포함할 수 있다.
상기 제2 레이저 빔은 상기 제1 레이저 빔과 소정의 시간차를 두고 상기 반도체 웨이퍼에 입사될 수 있다. 여기서, 상기 제1 및 제2 레이저 빔은 상호 간섭하지 않거나 또는 상호 간섭할 수 있다. 상기 제1 레이저 빔은 상기 제2 레이저 빔보다 작은 펄스폭을 가질 수 있다. 예를 들면, 상기 제1 레이저 빔은 펨토초(femto second) 범위의 펄스폭을 가지며, 상기 제2 레이저 빔은 나노초(nano second) 범위의 펄스폭을 가질 수 있다.
상기 레이저 가공방법은 상기 제1 및 제2 집광점을 상기 가공대상물의 가공 예정 라인을 따라 이동시키는 단계를 더 포함할 수 있다. 이 경우, 상기 제1 집광점의 이동에 따라 상기 금속층의 표면에는 내부 그루브 라인(internal groove line)이 형성되며, 상기 제2 집광점의 이동에 따라 상기 반도체 웨이퍼의 일면에 인접한 위치에는 크랙열(crack row)이 형성될 수 있다.
상기 복수의 레이저 빔은 상기 금속층이 형성되지 않은 상기 반도체 웨이퍼의 타면으로 입사될 수 있다. 상기 복수의 레이저 빔은 예를 들면 대략 900nm ~ 1700nm 의 파장을 가질 수 있다. 상기 반도체 웨이퍼는 예를 들면 Si, Sic, GaAs 또는 사파이어를 포함할 수 있으며, 상기 금속층은 예를 들면 Cu, Mo 또는 Au를 포함할 수 있다.
다른 측면에 있어서,
반도체 웨이퍼와 상기 반도체 웨이퍼의 일면에 형성된 금속층을 포함하는 가공대상물을 레이저를 이용하여 가공하는 레이저 가공장치에 있어서,
복수의 레이저 빔을 출사하는 복수의 레이저 광원; 및
상기 복수의 레이저 빔을 동축 경로로 진행시켜 상기 반도체 웨이퍼를 투과하며, 상기 반도체 웨이퍼와 경계를 이루는 상기 금속층의 표면 및 상기 반도체 웨이퍼의 일면에 인접한 위치에 각각 집광점을 형성하는 광학계;를 포함하는 레이저 가공장치가 제공된다.
상기 복수의 레이저 광원은 상기 금속층의 표면에 제1 집광점을 형성하는 펄스형의 제1 레이저 빔을 출사하는 제1 레이저 광원과 상기 반도체 웨이퍼의 일면에 인접한 위치에 제2 집광점을 형성하는 펄스형의 제2 레이저 빔을 출사하는 제2 레이저 광원을 포함할 수 있다.

Claims (19)

  1. 반도체 웨이퍼와 상기 반도체 웨이퍼의 일면에 형성된 금속층을 포함하는 가공대상물을 레이저를 이용하여 가공하는 레이저 가공방법에 있어서,
    동축 경로(coaxial path)로 진행하는 복수의 레이저 빔을 상기 반도체 웨이퍼에 투과시켜 상기 반도체 웨이퍼와 경계를 이루는 상기 금속층의 표면 및 상기 반도체 웨이퍼의 일면에 인접한 위치에 각각 집광점을 형성하는 레이저 가공방법.
  2. 제 1 항에 있어서,
    상기 복수의 레이저 빔은 펄스형의 제1 및 제2 레이저 빔을 포함하고,
    상기 제1 레이저 빔을 상기 반도체 웨이퍼와 경계를 이루는 상기 금속층의 표면에 제1 집광점을 형성하는 단계와,
    상기 제2 레이저 빔을 상기 금속층과 경계를 이루는 상기 반도체 웨이퍼의 일면에 인접한 위치에 제2 집광점을 형성하는 단계를 포함하는 레이저 가공방법.
  3. 제 2 항에 있어서,
    상기 제2 레이저 빔은 상기 제1 레이저 빔과 소정의 시간차를 두고 상기 반도체 웨이퍼에 입사되는 레이저 가공방법.
  4. 제 3 항에 있어서,
    상기 제1 및 제2 레이저 빔은 상호 간섭하지 않거나 또는 상호 간섭하는 레이저 가공방법.
  5. 제 3 항에 있어서,
    상기 제1 레이저 빔은 상기 제2 레이저 빔보다 작은 펄스폭을 가지는 레이저 가공방법.
  6. 제 5 항에 있어서,
    상기 제1 레이저 빔은 펨토초(femto second) 범위의 펄스폭을 가지며, 상기 제2 레이저 빔은 나노초(nano second) 범위의 펄스폭을 가지는 레이저 가공방법.
  7. 제 3 항에 있어서,
    상기 제1 및 제2 집광점을 상기 가공대상물의 가공 예정 라인을 따라 이동시키는 단계를 더 포함하는 레이저 가공방법.
  8. 제 7 항에 있어서,
    상기 제1 집광점의 이동에 따라 상기 금속층의 표면에는 내부 그루브 라인(internal groove line)이 형성되며, 상기 제2 집광점의 이동에 따라 상기 반도체 웨이퍼의 일면에 인접한 위치에는 크랙열(crack row)이 형성되는 레이저 가공방법.
  9. 제 1 항에 있어서,
    상기 복수의 레이저 빔은 상기 금속층이 형성되지 않은 상기 반도체 웨이퍼의 타면으로 입사되는 레이저 가공방법.
  10. 제 1 항에 있어서,
    상기 복수의 레이저 빔은 900nm ~ 1700nm 의 파장을 갖는 레이저 가공방법.
  11. 제 1 항에 있어서,
    상기 반도체 웨이퍼는 Si, Sic, GaAs 또는 사파이어를 포함하고, 상기 금속층은 Cu, Mo 또는 Au를 포함하는 레이저 가공방법.
  12. 반도체 웨이퍼와 상기 반도체 웨이퍼의 일면에 형성된 금속층을 포함하는 가공대상물을 레이저를 이용하여 가공하는 레이저 가공장치에 있어서,
    복수의 레이저 빔을 출사하는 복수의 레이저 광원; 및
    상기 복수의 레이저 빔을 동축 경로로 진행시켜 상기 반도체 웨이퍼를 투과하며, 상기 반도체 웨이퍼와 경계를 이루는 상기 금속층의 표면 및 상기 반도체 웨이퍼의 일면에 인접한 위치에 각각 집광점을 형성하는 광학계;를 포함하는 레이저 가공장치.
  13. 제 12 항에 있어서,
    상기 복수의 레이저 광원은 상기 금속층의 표면에 제1 집광점을 형성하는 펄스형의 제1 레이저 빔을 출사하는 제1 레이저 광원과 상기 반도체 웨이퍼의 일면에 인접한 위치에 제2 집광점을 형성하는 펄스형의 제2 레이저 빔을 출사하는 제2 레이저 광원을 포함하는 레이저 가공장치.
  14. 제 13 항에 있어서,
    상기 제2 레이저 빔은 상기 제1 레이저 빔과 소정의 시간차를 두고 상기 반도체 웨이퍼에 입사되는 레이저 가공장치.
  15. 제 14 항에 있어서,
    상기 제1 레이저 빔은 상기 제2 레이저 빔보다 작은 펄스폭을 가지는 레이저 가공장치.
  16. 제 14 항에 있어서,
    상기 제1 및 제2 집광점을 상기 가공대상물의 가공 예정 라인을 따라 이동시키는 레이저 가공장치.
  17. 제 16 항에 있어서,
    상기 제1 집광점의 이동에 따라 상기 금속층의 표면에는 내부 그루브 라인이 형성되며, 상기 제2 집광점의 이동에 따라 상기 반도체 웨이퍼의 일면에 인접한 위치에는 크랙열이 형성되는 레이저 가공장치.
  18. 제 11 항에 있어서,
    상기 복수의 레이저 빔은 상기 금속층이 형성되지 않은 상기 반도체 웨이퍼의 타면으로 입사되는 레이저 가공장치.
  19. 제 11 항에 있어서,
    상기 복수의 레이저 빔은 900nm ~ 1700nm 의 파장을 갖는 레이저 가공장치.
