도 10a 및 도 10b를 참조하면, 상술된 본 발명의 실시 예들 중 어느 하나에 따른 마스크 보호 모듈(300), 및 상기 마스크 보호 모듈(300) 상에 배치된 투과 영역 교체 장치(400)가 제공된다. 일 실시 예에 따르면, 상기 투과 영역 고체 장치(400)는 리소그래피 장치에 포함될 수 있다.
상기 투과 영역 교체 장치(400)는 로드(410) 및 상기 로드(410)의 일단에 연결된 투과 영역 안착부(420)를 포함할 수 있다. 상기 투과 영역 안착부(420)는 상기 로드(410)가 연장되는 방향으로 회적축으로 사용하여 회전할 수 있다.
상기 투과 영역 안착부(420)에는 상기 마스크 보호 모듈의 투과 영역을 제공하는 복수의 투과 영역 모듈(216)이 안착되는 공간이 제공될 수 있다. 다시 말하면, 상기 마스크 보호 모듈의 멤브레인에서 투과 영역이 제공되는 영역은 개구부로 구성될 수 있고, 상기 멤브레인의 개구부 상에 상기 투과 영역 모듈(216)이 배치되어, 상기 마스크 보호 모듈의 투과 영역이 제공될 수 있다.
도 1 및 도 2를 참조하여 설명된 것과 같이, 상기 투과 영역으로 광이 조사될 수 있고, 리소그래피 공정이 복수회 수행되어, 상기 투과 영역의 교체가 필요한 경우, 상기 투과 영역 안착부(420)가 회전하여, 사용되지 않은 새로운 투과 영역 모듈(216)이 상기 마스크 보호 모듈(300) 상에 제공될 수 있다. 다시 말하면, 사용되지 않은 새로운 투과 영역 모듈(216)이 상기 마스크 보호 모듈(300)의 투과 영역을 제공할 수 있다. 이에 따라, 인시츄(in-situ)로 상기 투과 영역이 용이하게 교체될 수 있고, 이로 인해, 공정 시간이 감소되고, 공정 효율이 향상된 리소그래피 공정 및 리소그래피 장치가 제공될 수 있다.
도 11은 본 발명의 실시 예에 따른 리소그래피 장치를 설명하기 위한 도면이다.
도 11을 참조하면, 본 발명의 실시 예에 따른 리소그래피 장치는, 광원(10), 반사 렌즈(20), 마스크 배치 영역, 및 마스크 보호 모듈(300)을 포함할 수 있다.
상기 광원(10)은 광(60)을 방출할 수 있다. 일 실시 예에 따르면, 상기 광(60)은 극자외선일 수 있다.
상기 광원(10)에서 방출된 광은 상기 반사 렌즈(20)로 입사되고, 상기 반사 렌즈(20)는 상기 광(60)을 상기 마스크 보호 모듈(300)을 향하여 반사할 수 있다. 상기 반사 렌즈(20)는 복수의 렌즈를 포함할 수 있다.
상기 마스크 배치 영역 상에는 마스크(50)가 배치될 수 있다. 일 실시 예에 따르면, 상기 마스크(50)는 반사형 마스크일 수 있다. 이에 따라, 상기 광(60)이 상기 마스크(50)로 조사되는 경우, 상기 마스크(50)는 상기 광(60)을 반사할 수 있다.
상기 마스크 보호 모듈(300)은, 상술된 본 발명의 제1 내지 제10 실시 예에 따른 마스크 보호 모듈 중에서 어느 하나일 수 있다. 상기 마스크 보호 모듈(300)은 상기 마스크(50) 상에 배치되어 상기 광원(10)에서 방출된 상기 광(60)을 상기 마스크(50)를 향하여 투과시킬 수 있다. 보다 구체적으로, 상기 광(60)은, 상술된 본 발명의 실시 예들과 같이, 멤브레인의 투과 영역을 투과하여 상기 마스크(50)로 조사될 수 있다. 상기 마스크(50)는 상술된 바와 같이, 상기 광(60)을 반사하고, 반사된 상기 광(60)은, 상술된 본 발명의 실시 예들과 같이, 멤브레인의 투과 영역을 투과하여 기판(40)으로 조사될 수 있다.
상기 마스크(50)에서 반사된 상기 광(60)은 복수의 렌즈(미도시, 생략)를 경유하여, 상기 기판(40)으로 조사될 수 있다.
도 12는 본 발명의 실시 예에 따른 마스크 보호 모듈의 멤브레인과 마스크 사이의 거리에 따른 EUV 강도를 측정한 그래프이고, 도 13은 본 발명의 실시 예에 따른 마스크 보호 모듈의 멤브레인과 마스크 사이의 거리에 따른 이미지 특성을 나타내는 이미지이고, 도 14는 본 발명의 실시 예에 따른 마스크 보호 모듈의 멤브레인과 마스크 사이의 거리에 따른 image contrast, NILS, 및 H-V CD bias를 측정한 그래프이다.
도 12 내지 도 14를 참조하면, 실리콘 질화물로 형성된 멤브레인을 갖는 마스크 보호 모듈을 제조하고, EUV 광을 조사하면서, 실리콘 질화물 멤브레인과 마스크 사이의 거리에 따른 EUV 강도, 이미지 특성, image contrast, NILS, 및 H-V CD bias를 측정하였다.
도 12 내지 도 14에서 알 수 있듯이, 실리콘 질화물 멤브레인과 마스크 사기의 거리가 변화하더라도, EUV 강도, 이미지 특성이 실질적으로 동일하고, image contrast, NILS, 및 H-V CD bias 특성 또한 실질적으로 동일한 것을 확인할 수 있다. 다시 말하면, 도 1 내지 도 10b를 참조하여 설명된 것과 같이, 다양한 형태의 투과 영역을 갖는 마스크 보호 모듈을 사용하여, 멤브레인과 마스크 사이의 거리가 변화하더라도, 리소그래피 특성에 실질적으로 영향을 미치지 않음을 확인할 수 있다.
이상, 본 발명을 바람직한 실시 예를 사용하여 상세히 설명하였으나, 본 발명의 범위는 특정 실시 예에 한정되는 것은 아니며, 첨부된 특허청구범위에 의하여 해석되어야 할 것이다. 또한, 이 기술분야에서 통상의 지식을 습득한 자라면, 본 발명의 범위에서 벗어나지 않으면서도 많은 수정과 변형이 가능함을 이해하여야 할 것이다.
본 발명의 실시 예에 따른 마스크 보호 모듈, 이를 포함하는 펠리클, 및 이를 포함하는 리소그래피 장치는, 반도체 공정, 디스플레이 제조 공정 등 다양한 전사 소자를 제조하는 공정에 사용될 수 있다.

Claims (20)

  1. 프레임(frame); 및
    상기 프레임에 의해 지지되는 멤브레인(membrane)을 포함하되,
    상기 멤브레인은, 광의 투과도, 열 전달율, 또는 강도 중에서 적어도 어느 하나가 다른 영역들을 포함하는 마스크 보호 모듈.
  2. 제1 항에 있어서,
    상기 멤브레인은,
    상기 광이 투과하는 투과 영역(penetration region); 및
    상기 투과 영역을 둘러싸고, 상기 광의 투과도가 상기 투과 영역보다 낮은 주변 영역(peripheral region)을 포함하는 마스크 보호 모듈.
  3. 제2 항에 있어서,
    상기 주변 영역의 열 전달율은, 상기 투과 영역의 열 전달율보다, 높은 것을 포함하는 마스크 보호 모듈.
  4. 제2 항에 있어서,
    상기 주변 영역 및 상기 투과 영역은 서로 다른 두께를 갖는 것을 포함하는 마스크 보호 모듈.
  5. 제4 항에 있어서,
    상기 주변 영역의 두께가 상기 투과 영역의 두께보다 두꺼운 것을 포함하는 마스크 보호 모듈.
  6. 제2 항에 있어서,
    상기 주변 영역 및 상기 투과 영역은 서로 동일한 물질로 형성되고,
    상기 주변 영역의 두께가 상기 투과 영역의 두께보다 두꺼운 것을 포함하는 마스크 보호 모듈.
  7. 제2 항에 있어서,
    상기 주변 영역 및 상기 투과 영역은 서로 다른 물질로 형성되는 것을 포함하는 마스크 보호 모듈.
  8. 제2 항에 있어서,
    상기 주변 영역의 강도가, 상기 투과 영역의 강도보다, 높은 것을 포함하는 마스크 보호 모듈.
  9. 제2 항에 있어서,
    상기 주변 영역의 비율이, 상기 투과 영역의 비율보다 높은 것을 포함하는 마스크 보호 모듈.
  10. 제2 항에 있어서,
    상기 투과 영역은,
    외부로부터 상기 멤브레인으로 입사하는 상기 광이 투과하는 제1 투과 영역; 및
    상기 제1 투과 영역을 투과하여, 상기 멤브레인 상에 배치된 마스크에서 반사된 광이 투과하는 제2 투과 영역을 포함하고,
    상기 제1 투과 영역 및 상기 제2 투과 영역은 서로 이격되어 제공되는 것을 포함하는 마스크 보호 모듈.
  11. 제2 항에 있어서,
    상기 주변 영역은,
    상기 투과 영역을 둘러싸는 제1 주변 영역; 및
    상기 제1 주변 영역을 둘러싸는 제2 주변 영역을 포함하고,
    상기 제1 주변 영역의 열 전달율은, 상기 제2 주변 영역의 열 전달율보다 높고,
    상기 제2 주변 영역의 강도는, 상기 제1 주변 영역의 강도보다 높은 것을 포함하는 마스크 보호 모듈.
  12. 제1 항에 있어서,
    상기 멤브레인은, 평면 형태(plane shape)로 제공되는 것을 포함하는 마스크 보호 모듈.
  13. 제1 항에 있어서,
    상기 프레임 및 상기 멤브레인으로 둘러싸인 내부 공간이 정의되고,
    상기 프레임의 적어도 일부분은, 상기 내부 공간을 개방(open)하도록 구성되어, 상기 내부 공간으로 마스크가 삽입 또는 탈거되는 경로를 제공하는 것을 포함하는 마스크 보호 모듈.
  14. 제1 항에 있어서,
    상기 프레임 및 상기 멤브레인으로 둘러싸인 내부 공간이 정의되고,
    상기 프레임은, 서로 분리되도록 구성된 제1 프레임 및 제2 프레임을 포함하고,
    상기 멤브레인은, 서로 분리되도록 구성된 제1 멤브레인 및 제2 멤브레인을 포함하고,
    상기 제1 멤브레인은 상기 제1 프레임에 의해 지지되고,
    상기 제2 멤브레인은 상기 제2 프레임에 의해 지지되고,
    상기 제1 멤브레인 및 상기 제1 프레임을 포함하는 제1 세그먼트, 및 상기 제2 멤브레인 및 상기 제2 프레임을 포함하는 제2 세그먼트가 이격되도록 구성되어, 상기 내부 공간으로 마스크가 삽입 또는 탈거되는 경로를 제공하는 것을 포함하는 마스크 보호 모듈.
  15. 제1 항에 따른 마스크 보호 모듈을 포함하는 펠리클.
  16. 광을 방출하는 광원;
    상기 광을 반사하는 마스크가 배치되는, 마스크 배치 영역; 및
    상기 마스크 상에 배치되어 상기 광원에서 방출된 상기 광을 상기 마스크를 향하여 투과시키는, 마스크 보호 모듈을 포함하되,
    상기 마스크 보호 모듈은,
    프레임; 및
    상기 프레임에 의해 지지되는 멤브레인을 포함하되,
    상기 멤브레인은, 상기 광이 투과하는 투과 영역, 및 상기 광의 투과도가 상기 투과 영역보다 낮은 주변 영역을 포함하는 리소그래피 장비.
  17. 제17 항에 있어서,
    상기 광은 극자외선(Extreme Ultraviolet)을 포함하는 리소그래피 장비.
  18. 제17 항에 있어서.
    투과 영역 교체 장치를 더 포함하되,
    상기 투과 영역 교체 장치는,
    로드; 및
    상기 로드의 일단에 연결되고, 상기 멤브레인의 상기 투과 영역을 제공하는 투과 영역 모듈이 안착되는 복수의 공간을 포함하고, 상기 로드를 회전축으로 회전하는 투과 영역 안착부를 포함하는 리소그래피 장비.
  19. 제17 항에 있어서,
    상기 주변 영역은 상기 투과 영역을 둘러싸고,
    상기 주변 영역은 상기 투과 영역보다 기계적 강도가 높거나, 또는 열 전달율이 높은 것을 포함하는 리소그래피 장비.
  20. 제17 항에 있어서,
    상기 투과 영역은, 서로 이격된 제1 투과 영역 및 제2 투과 영역을 포함하고,
    상기 주변 영역은 상기 제1 및 제2 투과 영역들을 둘러싸는 것을 포함하는 리소그래피 장비.
