Description

태양전지
본 발명은 태양전지에 관한 것으로 특히, 페로브스카이트 흡수층을 가지는 페로브스카이트 태양전지를 포함하는 태양전지에 관한 것이다.
결정질 실리콘(crystalline silicon; c-Si) 태양전지는 태양전지는 대표적인 단일접합(single junction) 태양전지로 수십년 동안 태양전지 시장을 지배해왔다.
최근에는 무기물과 유기물이 혼합된 형태의 페로브스카이트(perovskite) 결정 구조를 갖는 물질을 광흡수체로 이용하는 새로운 태양전지가 주목을 받고 있다. 특히, 페로브스카이트 태양전지는 실리콘 태양전지에 버금가는 높은 광전변환효율을 보유하고, 상대적으로 저렴한 소재로 이루어져 있고, 200 ℃ 이하의 저온 공정에서 형성이 가능하여 제조 비용이 절감된다는 장점을 가지고 있다.
하지만, 페로브스카이트 태양전지는 저온 공정으로 형성되므로 계면에서 재결합이 쉽게 일어날 수 있으므로 포화전류밀도(saturation current density, J 0)가 높아 광전환 효율이 감소될 수 있다. 또한, 전극을 형성하는 경우에도 열에 약한 페로브스카이트 흡수층의 손상의 방지하기 위하여 저온페이스트를 이용한 저온 공정이 수행되므로 전극이 전도도가 낮으므로 전극의 직렬 저항(series resistance, R se)의 감소로 광전환 효율이 감소될 수 있다.
이에, 본 발명에서는 페로브스카이트 흡수층을 가지는 페로브스카이트 태양전지에서 포화전류밀도(J 0) 및 전극의 직렬 저항(R se)을 개선할 수 있는 태양전지의 제조 방법을 제시한다.
본 발명의 일 목적은 페로브스카이트 흡수층을 가지는 페로브스카이트 태양전지에서 개선된 포화전류밀도(J 0)를 가지는 태양전지의 제조방법을 제공하기 위한 것이다.
또한, 본 발명의 일 목적은 페로브스카이트 흡수층을 가지는 페로브스카이트 태양전지에서 개선된 직렬 저항(R se)을 가지는 태양전지의 제조방법을 제공하기 위한 것이다.
또한, 본 발명의 일 목적은 페로브스카이트 흡수층을 가지는 페로브스카이트 태양전지의 후면에 비정질 반도체층을 포함하는 광전 변환부를 구비하여 효율이 향상된 태양전지의 제조방법을 제공하기 위한 것이다.
상기와 같은 과제를 해결하기 위하여, 태양전지의 제조방법에 있어서, 기판을 준비하는 단계; 상기 기판에 접합층을 형성하는 단계; 및 상기 접합층 상에 페로브스카이트 흡수층을 가지는 페로브스카이트 태양전지를 형성하는 단계를 포함하고, 상기 기판을 준비하는 단계 내지 상기 페로브스카이트 태양전지를 형성하는 단계 사이에 적어도 한번의 광을 제공하는 광처리 단계를 수행하는 것을 특징으로 한다.
여기서 광처리 단계를 제공하여 기판, 접합층 또는 페로브스카이트 태양전지 내부의 결함을 줄이고, 계면에서의 패시베이션 성능을 향상하여 포화전류밀도(J 0)를 개선할 수 있다.
일 실시예에서, 상기 광처리 단계는 열을 제공하는 열처리를 포함하는 것을 특징으로 한다. 상세하게, 상기 열처리 온도는 100 내지 300 ℃ 범위이고, 상기 광처리 단계 및 상기 열처리는 5 내지 30분 동안 수행되는 것을 특징으로 한다. 이에, 이에, 광처리 단계의 효과가 더욱 향상될 수 있다.

실시예에 있어서, 태양전지 제조방법은 기판을 준비하는 단계, 기판에 접합층을 형성하는 단계, 접합층 상에 페로브스카이트 흡수층을 가지는 페로브스카이트 태양전지를 형성하는 단계 및 광처리 단계를 순차적으로 수행하는 것을 특징으로 한다.
실시예에 있어서, 상기 페로브스카이트 태양전지의 후면에 배치되는 상기 기판은 비정질 반도체층을 포함하는 광전 변환부로 형성되어 모놀리식 텐덤 태양전지로 구현되어 광전환 효율이 향상된 태양전지를 제조하는 것을 특징으로 한다.
본 발명에 따른 태양전지의 제조방법에 의하면, 기판을 준비하는 단계 내지 상기 페로브스카이트 태양전지를 형성하는 단계 사이에 적어도 한번의 광을 제공하는 광처리 단계를 수행하여 기판, 접합층 또는 페로브스카이트 태양전지 내부의 결함을 줄이고, 계면에서의 패시베이션 성능을 향상하여 포화전류밀도(J 0)를 개선할 수 있다.
또한, 유리 프릿의 함량이 낮고 수지(resin)를 포함하는 제2전극층 또는 제4전극층을 형성한 다음 광처리 단계를 수행하여 제2전극층 또는 제4전극층에 포함된 바인더의 활동도(activity)를 증가시키는 광 소결 효과로 전도성이 향상할 수 있다. 즉, 제2전극층과 접하는 제1전극층 사이 또는 제4전극층과 접하는 제3전극층 사이의 결합력의 향상으로 직렬 저항(series resistance)이 개선되므로 전도성이 향상될 수 있다.
또한, 페로브스카이트 흡수층을 가지는 페로브스카이트 태양전지의 후면에 비정질 반도체층을 포함하는 광전 변환부를 구비하는 모놀리식 텐덤(monolithic tandem) 태양전지로 구현한다. 이에, 태양전지의 전면에서 단파장 영역의 광을 흡수하고 후면에서 장파장 영역의 광을 흡수함으로써 문턱 파장(threshold wavelength)을 장파장 쪽으로 이동시킬 수 있으며, 결과적으로 전체 흡수파장 영역을 넓게 이용하는 광전환 효율이 향상된 태양전지를 제공할 수 있다.

도 1을 참조하면, 본 발명의 태양전지의 제조방법은 기판을 준비하는 단계(S100), 기판에 접합층을 형성하는 단계(S200), 접합층 상에 페로브스카이트 흡수층을 가지는 페로브스카이트 태양전지를 형성하는 단계(S300)를 포함하고, 기판을 준비하는 단계(S100) 내지 페로브스카이트 태양전지를 형성하는 단계(S300) 사이에 적어도 한번의 광을 제공하는 광처리 단계(S400)를 포함한다.
기판을 준비하는 단계(S100)는 후술되는 접합층 및 페로브스카이트 태양전지를 지지할 수 있는 기판을 준비하는 단계로 상기 기판은 상기 접합층 및 페로브스카이트 태양전지를 지지할 수 있는 것이면 제한없이 선택될 수 있다. 일 실시예에서 상기 기판은 유리, 폴리이미드(PI, Polyimide), PEN(Polyethylene Naphthalate) 및 PET(Polyethylene Terephthalate) 중 어느 하나 이상으로 선택되어 페로브스카이트 태양전지를 구현할 수 있다.
또한, 상기 기판은 비정질 반도체층을 포함하는 광전 변환부를 포함하는 기판일 수도 있다. 특히 상기 광전 변환부가 실리콘 반도체 기판으로 하는 경우에 본 발명의 태양전지는 페로브스카이트/실리콘 텐덤 태양전지로 구현될 수도 있다. 상기 비정질 반도체층을 포함하는 광전 변환부를 포함하는 기판은 후술되는 도 4a 및 도 4b에서 상세하게 설명될 수 있다.
기판에 접합층을 형성하는 단계(S200)에서 상기 접합층은 상기 기판 상에 위치할 수 있다. 상기 접합층은 상기 페로브스카이트 태양전지의 후면에 배치되어, 상기 페로브스카이트 태양전지의 후면 전극으로 작동할 수 있다. 이에, 상기 접합층은 전기 전도성이 높은 투명 전도성 산화물(transparent conductive oxide, TCO), 탄소질 전도성 소재, 금속성 소재 및 전도성 고분자를 사용하여 구현될 수 있다. 실시예에 따라서 상기 접합층은 복수의 층이 교대로 적층된 형태일 수도 있다.
상세하게, 투명 전도성 산화물은 ITO (Indium Tin Oxide), ICO (Indium Cerium Oxide), IWO (Indium Tungsten Oxide), ZITO (Zinc Indium Tin Oxide), ZIO (Zinc Indium Oxide), ZTO (Zinc Tin Oxide), GITO (Gallium Indium Tin Oxide), GIO (Gallium Indium Oxide), GZO (Gallium Zinc Oxide), AZO(Aluminum doped Zinc Oxide), FTO(Fluorine Tin Oxide) 또는 ZnO 등이 사용될 수 있다. 상기 탄소질 전도성 소재로는 그래핀, 카본나노튜브 또는 풀러렌(Fullerene, C60)이 사용될 수 있으며, 상기 금속성 소재로는 금속, 나노 와이어, Au/Ag/Cu/Mg/Mo/Ti와 같은 다층 구조의 금속 박막이 사용될 수 있다. 덧붙여, 전도성 고분자로는 폴리아닐린, 폴리피롤, 폴리싸이오펜, 폴리-3,4-에틸렌다이옥시싸이오펜-폴리스타이렌설포네이트(PEDOT-PSS), 폴리-[비스(4-페닐)(2,4,6-트리메틸페닐)아민](PTAA), 스파이로-미오타드(Spiro-MeOTAD) 또는 폴리아닐린-캄포설폰산(PANI-CSA) 등이 사용될 수 있다.

한편, 상기 접합층의 두께는 20 내지 40 nm 범위일 수 있다. 상기 접합층의 두께가 20 nm에 미치지 못하는 경우 충분한 전기 전도도를 가지지 못하여, 페로브스카이트 태양전지에서 생성된 전자의 수집에 용이하지 않다. 한편, 상기 접합층의 두께가 40 nm를 초과할 경우에는 충분한 전기 전도도를 가지지만, 상기 접합층에서의 광학 손실이 발생하게 된다. 특히, 상기 페로브스카이트 태양전지 후면으로 상기 비정질 반도체층을 포함하는 광전 변환부(실리콘을 포함하는 광전 전환부)가 배치되는 경우에는 상기 접합층의 두께가 40 nm를 초과할 때 상기 접합층에서 광흡수가 이루어지거나 또는 반사율이 증가하기 때문에 페로브스카이트/실리콘 텐덤 태양전지의 광전환 효율이 감소할 수 있다. 상기 접합층의 두께에 관해서는 후술되는 도 9 및 도 10에서 상세하게 설명될 수 있다.

상기 페로브스카이트는 AMX 3 (여기서, A는 1가의 유기 암모늄 양이온 또는 금속 양이온; M은 2가의 금속 양이온; X는 할로겐 음이온을 의미한다)으로 표시될 수 있다. 페로브스카이트 구조를 가지는 화합물의 비제한적인 예로는 CH 3NH 3PbI 3, CH 3NH 3PbI xCl 3-x, CH 3NH 3PbI xBr 3 -x, CH 3NH 3PbCl xBr 3 -x, HC(NH 2) 2PbI 3, HC(NH 2) 2PbI xCl 3 -x, HC(NH 2) 2PbI xBr 3-x, HC(NH 2) 2PbCl xBr 3 -x, (CH 3NH 3)(HC(NH 2) 2) 1- yPbI 3, (CH 3NH 3)(HC(NH 2) 2) 1-yPbI xCl 3-x, (CH 3NH 3)(HC(NH 2) 2) 1- yPbI xBr 3 -x, 또는 (CH 3NH 3)(HC(NH 2) 2) 1- yPbCl xBr 3 -x 등이 있다(0=x, y=1). 또한, AMX 3의 A에 Cs 가 일부 도핑된 화합물도 사용될 수 있다. 상기 페로브스카이트 태양전지에 관해서는 후술되는 도 5a, 도 5b 및 도 6에서 상세하게 설명될 수 있다.
한편, 광처리 단계(S400)는 전술된 기판을 준비하는 단계(S100) 내지 페로브스카이트 태양전지를 형성하는 단계(S300) 사이에 적어도 한번의 광을 제공하는 단계이다. 광을 조사하여 에너지를 가해주는 것으로 전술된 기판, 접합층 또는 페로브스카이트 태양전지의 성능을 향상시킬 수 있다. 상세하게 광을 제공하는 것으로 기판, 접합층 또는 페로브스카이트 태양전지의 수소의 이동도를 개선하여 수소의 확산 속도를 증가시킬 수 있다.
특히, 기판이 비정질 반도체층을 포함하는 광전 변환부를 포함하는 경우에는 비정질 반도체층 내부에 존재하는 많은 양의 수소의 확산 속도를 증가시켜 내부에 위치하는 수소의 양을 크게 줄일 수 있다. 나아가, 기판이 비정질 반도체층을 포함하는 광전 변환부를 형성하는 각 층의 계면에서의 결함이 감소될 수 있다. 또한, 광처리 단계(S400)로 상기 접합층의 전도도가 향상될 수도 있다.
즉, 광을 제공하는 것으로 상기 기판, 접합층 또는 페로브스카이트 태양전지 내부의 결함을 줄이고, 계면에서의 패시베이션 성능을 향상하여 포화전류밀도(saturation current density, J 0)를 개선된 태양전지를 제조할 수 있다.
또한, 광처리 단계(S400)는 열을 함께 제공하는 열처리가 수행될 수도 있다. 상세하게, 광처리 단계(S400)는 100 내지 300 ℃ 범위의 열을 추가로 가하여 수행될 수 있다. 이에, 광처리 단계(S400)의 효과가 더욱 향상될 수 있다.
광처리가 수행되는 온도는 100 내지 300 ℃의 범위일 수 있으며, 이는 광처리 단계(S400)가 수행되는 순서에 따라 상이한 온도 범위를 가질 수 있다. 광처리 단계(S400)는 수행되는 순서에 따라 도시와 같이 광처리 단계(S400a, S400b 및 S400c)와 같이 수행될 수 있다. 광처리 단계(S400)가 수행되는 순서에 따른 광처리 단계(S400a, S400b 및 S400c)에 대해서는 후술되는 도 2a 내지 도 2d에서 상세하게 설명될 수 있다.
한편, 광처리 단계(S400)에서 열이 함께 제공되는 경우에는 광원의 조사와 열처리가 동시에 수행될 수도 있다. 덧붙여, 광원의 조사와 열처리가 순차적으로 수행될 수 있다. 이때, 광원의 조사와 열처리의 순서는 광원의 조사 후 열처리가 수행되거나, 열처리 후 광원이 조사되는 순서로도 수행될 수 있다.
광처리 단계(S400)는 광처리 단계에서 상기 광의 광원은 제논 램프, 할로겐 램프, 레이저, 플라즈마 라이팅 시스템(PLS) 및 발광다이오드(LED) 중 어느 하나 이상이 선택될 수 있다. 상기 광원은 비제한적인 예로 다양한 광원이 사용될 수 있다.
상기 광원의 파장은 300 nm 내지 1200 nm 범위의 포함할 수 있다. 또한, 상기 광원의 파장은 300 nm 미만의 자외선(ultraviolet light, UV) 영역의 광선을 포함할 수도 있다.
상기 광원의 광량은 상기 광원에 인가되는 전류의 값과 광원과 광원이 조사되는 기재 간의 거리로 조절될 수 있다. 일 실시예에서, 상기 광원은 백색 LED로 상기 광원과 상기 광원이 조사되는 기재간의 거리는 485 내지 518 mm 범위의 거리로 조절되어 100 내지 800 W/m 2 범위의 광량으로 조사될 수 있다.
광량이 100 W/m 2 미만인 경우 광처리에 의한 포화전류밀도(J 0) 개선의 효과가 충분하지 않을 수 있다. 한편, 800 W/m 2를 초과하는 경우에는 높은 광 에너지의 조사로 인하여 광처리 단계(S400) 중에 상기 기판, 접합층 또는 페로브스카이트 태양전지의 열화가 진행되어 태양전지의 광전환효율이 감소될 수 있다.
특히, 페로브스카이트 태양전지는 열에 약하므로 광량이 800 W/m 2를 초과하는 광원이 조사될 경우 780 nm 이상의 적외선영역에 의하여 발생하는 열로 페로브스카이트 태양전지가 열화될 수 있다는 문제점이 있다. 또한, 상기 기판은 비정질 반도체층을 포함하는 광전 변환부를 포함하는 기판일 경우 비정질 반도체층이 과도한 광원을 흡수하여 결정화되어 태양전지 전체의 효율이 감소하는 문제점이 발생할 수도 있다.
한편, 낮은 광량이라도 광처리 단계(S400)의 시간이 길어지면 에너지 누적량이 증가하므로 광처리 단계(S400)는 조사되는 시간을 조절하여 적절하게 수행될 수 있다. 일 실시예에서 바람직한 광처리 단계(S400)의 시간은 5 내지 30분 범위의 광 조사 시간을 가질 수 있다. 상기 광 조사 시간은 광량과 마찬가지로 5분 미만으로 조사될 경우, 광처리에 의한 충분한 효과에 이를 수 없다. 반면에, 상기 광 조사 시간이 30분을 초과할 경우에는 가해지는 에너지 누적량의 증가로 상기 기판, 접합층 또는 페로브스카이트 태양전지의 열화가 진행되어 태양전지의 광전환효율이 감소될 수 있다.
또한, 이하 설명되는 변형예 또는 실시예에서는 앞선 예와 동일 또는 유사한 구성에 대해서는 동일, 유사한 참조번호가 부여되고, 그 설명은 처음 설명으로 갈음된다.
도 2a 내지 도 2d는 본 발명의 태양전지 제조방법에서 서로 다른 순서의 광처리 단계(S400a, S400b 및 S400c)가 수행되는 다양한 실시예의 제조방법을 도시한 순서도이다.
도 2a를 참조하면, 태양전지 제조방법은 기판을 준비하는 단계(S100), 광처리 단계(S400a), 기판에 접합층을 형성하는 단계(S200), 접합층 상에 페로브스카이트 흡수층을 가지는 페로브스카이트 태양전지를 형성하는 단계(S300)를 순차적으로 수행할 수 있다.
기판을 준비하는 단계(S100) 다음으로 수행되는 광처리 단계(S400a)는 상기 기판의 계면의 결합을 감소시키거나 또는 기판에 포함된 레이어의 수소 확산 속도를 증가시킬 수 있다. 특히, 상기 기판이 비정질 반도체층을 포함하는 광전 변환부를 포함하는 경우에는 비정질 반도체층 내부에 존재하는 많은 양의 수소의 확산 속도를 증가시켜 내부에 위치하는 수소의 양을 크게 줄일 수 있다. 나아가, 기판이 비정질 반도체층을 포함하는 광전 변환부를 형성하는 각 층의 계면에서의 결함이 감소할 수 있다.
즉, 광처리 단계(S400a)에서 제공되는 광 또는 열에 의하여 비정질 반도체 층 내부의 수소 반응성이 증가하여 비정질 반도체층을 포함하는 광전 변환부에 발생할 수 있는 열화를 방지할 수 있다. 상기 기판이 비정질 반도체층을 포함하는 광전 변환부를 포함하는 경우에는 200 ℃ 이상의 온도에서 열적 안정성을 확보할 수 있고 상기 광전 변환부의 포화전류밀도(J 0)를 개선할 수 있다. 하지만, 300 ℃ 이상의 열이 상기 비정질 반도체층을 포함하는 광전 변환부에 조사될 경우에는 상기 비정질 반도체층이 결정화되어 태양전지의 광전환 효율이 감소할 수 있다. 따라서, 광처리 단계(S400a)가 기판을 준비하는 단계(S100) 다음으로 수행될 때, 광처리 단계(S400a)와 함께 수행되는 열처리의 온도는 200 내지 300 ℃ 범위인 것이 바람직하다.
나아가, 상기 기판이 비정질 반도체층을 포함하는 광전 변환부를 포함하는 경우, 상기 광전 변환부의 후면에 배치되어 전자의 수집 또는 전공의 이동을 수행하는 투명 전도성 산화물을 포함하는 제1전극층 및 금속을 포함하는 제2전극층의 전도도를 향상할 수 있다. 상기 광전 변환부가 비정질 반도체층을 포함하므로 300 ℃ 이상에서의 공정에 어려움이 따른다. 이에, 상기 제1전극층 및 제2전극층은 300 ℃ 이하의 온도에서 형성된다.
한편, 기판을 준비하는 단계(S100) 다음으로 광처리 단계(S400a)가 수행될 때, 광 조사 시간 및 열처리 시간이 30분을 초과할 경우에는 광 및 열에 의하여 가해지는 에너지 누적량의 증가로 상기 기판의 열화가 진행되어 태양전지의 광전환효율이 감소될 수 있으며, 과도한 공정시간의 소요로 제조 시간이 길어지는 문제점을 야기할 수 있다.
광처리 단계(S400a)가 수행되어 상기 제1전극층 및 제2전극층 사이의 결합력이 향상되어 상기 제1전극층과 상기 제2전극층 사이의 직렬 저항(series resistance)이 개선되므로 전도성이 향상될 수 있다.
또한, 금속을 포함하는 상기 제2전극층은 유리 프릿의 함량이 낮고 수지(resin)를 포함하므로 전도성 물질의 소결(sintering)되어 서로 연결되는 것이 아니라 서로 접촉하여 응집(aggregation)되어 전도성을 가진다. 하지만, 광처리 단계(S400a)의 광 조사 또는 열처리에 의하여 상기 제2전극의 직렬 저항이 개선되므로 전도성이 향상될 수 있다.
도 2b를 참조하면, 태양전지 제조방법은 기판을 준비하는 단계(S100), 기판에 접합층을 형성하는 단계(S200), 광처리 단계(S400b), 접합층 상에 페로브스카이트 흡수층을 가지는 페로브스카이트 태양전지를 형성하는 단계(S300)를 순차적으로 수행할 수 있다.
기판에 접합층을 형성하는 단계(S200) 다음으로 수행되는 광처리 단계(S400b)는 앞선 도 2a의 광처리 단계(S400a)의 상기 기판의 계면 결합을 감소시키거나 또는 비정질 반도체층을 포함하는 기판에 포함된 레이어의 수소 확산 속도를 증가시키는 효과에 덧붙여 상기 접합층의 전도도를 향상할 수도 있다.
광처리 단계(S400b)와 함께 수행되는 열처리의 온도는 200 내지 300 ℃ 범위인 것이 바람직하다. 광처리 단계(S400b) 와 함께 수행되는 열처리의 온도가 200 ℃ 미만에서 수행될 경우에는 상기 기판의 계면 결함을 감소시키거나 비정질 반도체층을 포함하는 기판의 효율 향상에 기여하기 어렵다. 한편, 광처리 단계(S400b)와 함께 수행되는 열처리의 온도가 300 ℃를 초과할 경우에는 비정질 반도체층을 포함하는 기판의 성능저하를 야기할 수 있다.
한편, 접합층을 형성하는 단계(S200) 다음으로 광처리 단계(S400a)가 수행될 때, 광 조사 시간 및 열처리 시간이 30분을 초과할 경우에는 광 및 열에 의하여 가해지는 에너지 누적량의 증가로 상기 기판 또는 접합층의 열화가 진행되어 태양전지의 광전환효율이 감소될 수 있다.도 2c를 참조하면, 태양전지 제조방법은 기판을 준비하는 단계(S100), 기판에 접합층을 형성하는 단계(S200), 접합층 상에 페로브스카이트 흡수층을 가지는 페로브스카이트 태양전지를 형성하는 단계(S300) 및 광처리 단계(S400c)를 순차적으로 수행할 수 있다.
페로브스카이트 태양전지를 형성하는 단계(S300) 다음으로 수행되는 광처리 단계(S400c)는 상기 기판, 접합층 또는 페로브스카이트 태양전지 내부의 결함을 줄이고, 계면에서의 패시베이션 성능을 향상하여 포화전류밀도(J 0)가 개선시킬 수 있다.
광처리 단계(S400c)와 함께 수행되는 열처리의 온도는 100 내지 200 ℃ 범위인 것이 바람직하다. 광처리 단계(S400c)와 함께 수행되는 열처리의 온도가 100 ℃ 미만일 경우 상기 기판, 접합층 또는 페로브스카이트 태양전지 내부의 결함을 줄이고, 계면에서의 패시베이션 성능을 향상하는 효과가 미미할 수 있다. 한편, 페로브스카이트 흡수층을 가지는 상기 페로브스카이트 태양전지는 열에 약하므로 광처리 단계(S400c)와 함께 수행되는 열처리의 온도가 200 ℃를 초과하는 경우에는 열에 의해 상기 페로브스카이트 흡수층이 열화되는 문제가 발생할 수 있다.
페로브스카이트 태양전지를 형성하는 단계(S300) 다음으로 광처리 단계(S400c)가 수행될 때, 광 조사 시간 및 열처리 시간이 10분을 초과할 경우에는 광 및 열에 의하여 가해지는 에너지 누적량의 증가로 상기 페로브스카이트 흡수층이 열화되는 문제가 발생할 수 있다.
도 2d를 참조하면, 태양전지 제조방법은 광 처리 조건 및 열처리 조건이 서로 상이한 제1광처리 단계(S400d) 및 제2광처리 단계(S400e)를 포함할 수 있다. 상세하게, 제1광처리 단계(S400d)는 기판을 준비하는 단계(S100) 또는 기판에 접합층을 형성하는 단계(S200) 다음에 수행될 수 있다. 한편, 제2광처리 단계(S400e)는 접합층 상에 페로브스카이트 흡수층을 가지는 페로브스카이트 태양전지를 형성하는 단계(S300) 다음에 수행될 수 있다.
제1광처리 단계(S400d)의 광 및 열에 의하여 가해지는 총 에너지 누적량은 제2광처리 단계(S400e)의 광 및 열에 의하여 가해지는 총 에너지 누적량보다 클 수 있다. 상세하게, 광처리 단계(S400d)와 함께 수행되는 열처리의 온도는 200 내지 300 ℃ 범위인 것이 바람직하며, 광 조사 시간 및 열처리 시간은 30분 이하인 것이 바람직하다. 이는 광처리 단계(S400d)가 수행되는 중의 광 및 열에 의하여 가해지는 에너지 누적량에 기인한다. 한편, 제2광처리 단계(S400e)와 함께 수행되는 열처리의 온도는 100 내지 200 ℃ 범위인 것이 바람직하며, 광 조사 시간 및 열처리 시간은 10분 이하인 것이 바람직하다. 이는 광처리 단계(S400e)가 수행되는 중의 광 및 열에 의하여 가해지는 에너지 누적량의 증가로 의한 페로브스카이트 흡수층이 열화되는 문제에 기인한다.
도 3은 본 발명의 태양전지의 제조방법으로 제조된 태양전지(10)의 개념도이다.
도 3을 참조하면, 태양전지(10)는 기판(100), 접합층(200) 및 페로브스카이트 흡수층을 가지는 페로브스카이트 태양전지(300)를 포함한다.
기판(100)은 페로브스카이트 태양전지(300)를 지지할 수 있는 유리, 폴리이미드(PI, Polyimide), PEN(Polyethylene Naphthalate) 및 PET(Polyethylene Terephthalate) 중 어느 하나 이상으로 선택될 수 있다. 상기 기판에 관한 위 열거 사항은 예시적일 뿐 페로브스카이트 태양전지(300)를 지지할 수 있다면 제한되지 아니한다. 나아가, 기판(100)은 비정질 반도체층을 포함하는 광전 변환부를 포함하는 기판일 수도 있다.
접합층(200)은 기판(100)과 페로브스카이트 태양전지(300) 사이에 배치되어, 페로브스카이트 태양전지(300)의 후면 전극으로 작동할 수 있다. 또한, 기판(100)은 비정질 반도체층을 포함하는 광전 변환부를 포함하는 기판일 경우에는 터널링 막의 역할을 수행하여 페로브스카이트/실리콘 텐덤 태양전지를 구현할 수도 있다.
이에, 접합층(200)은 전기 전도성이 높은 투명 전도성 산화물(transparent conductive oxide, TCO), 탄소질 전도성 소재, 금속성 소재 및 전도성 고분자를 사용하여 구현될 수 있다. 실시예에 따라서 접합층(200)은 복수의 층이 교대로 적층된 형태일 수도 있다.
나아가, 상기 접합층은 n형 또는 p형 불순물을 도핑하여 사용할 수 있다. 예를 들어, 접합층(120)으로 n형 또는 p형 비정질 실리콘층을 적용하는 것도 가능하다.
접합층(200)의 두께는 20 내지 40 nm 범위일 수 있다. 상기 접합층의 두께가 20 nm에 미치지 못하는 경우 충분한 전기 전도도를 가지지 못하여, 페로브스카이트 태양전지(300)에서 생성된 전자의 수집에 용이하지 않다. 한편, 상기 접합층의 두께가 40 nm를 초과할 경우에는 충분한 전기 전도도를 가지지만, 상기 접합층에서의 광학 손실이 발생하게 된다.
페로브스카이트 태양전지(300)는 페로브스카이트 흡수층을 포함하는 것으로 상기 페로브스카이트 흡수층은 페로브스카이트 구조를 가지는 화합물을 광활성층으로 포함할 수 있다. 상기 페로브스카이트 흡수층 유기 할라이드 페로브스카이트 또는 금속 할라이드 페로브스카이트 중 적어도 하나 이상을 포함할 수 있다.
도 4a 및 도 4b는 본 발명의 기판의 일 실시예로 비정질 반도체층을 포함하는 광전 변환부(100')의 제조방법의 순서도와 개념도이다.
도 4a 및 도 4b를 참조하면, 비정질 반도체층을 포함하는 광전 변환부 (100')의 제조방법은 반도체 기판(110)을 준비하는 단계(S110), 제1 및 제2터널링 막(120a, 120b)을 형성하는 단계(S120), 제1 및 제2도전형 영역(130a, 130b)을 형성하는 단계(S130), 제1전극층(140)을 형성하는 단계(S140) 및 제2전극층(150)을 형성하는 단계(S150)를 포함한다.
반도체 기판(110)은 소정 비정항을 가지면서 도펀트를 포함하는 결정질 실리콘 기판일 수 있다. 나아가, 반도체 기판(110)의 표면은 텍스쳐링(texturing)되어 요철을 가질 수 있다. 상기 요철은 반도체 기판(110)의 (111)면으로 구성되며 불규칙한 크기를 가지는 피라미드 형상을 가져 입사되는 광의 반사율을 낮추고 비정질 반도체층을 포함하는 광전 변환부에서의 광전효율을 증가시킬 수 있다. 하지만, 본 발명의 반도체 기판(110)의 표면 상태는 텍스쳐링된 요철에 한정되지 아니하며 반도체 기판(110)의 전면 또는 후면에 텍스쳐링에 의한 요철이 형성되지 않은 기판일 수도 있다.
제1 및 제2터널링 막(120a, 120b)을 형성하는 단계(S120)에서는 반도체 기판(110)의 전면과 후면에 전체적으로 터널링 막(120a, 120b)이 형성될 수 있다. 상세하게, 반도체 기판(110)의 전면에는 제1터널링 막(120a)이 형성되고, 반도체 기판(110)의 후면에는 제2터널링 막(120b)이 형성될 수 있다. 제1 및 제2터널링 막(120a, 120b)은 반도체 기판(110)의 전면 및 후면의 전체적으로 형성되어 패시베이션되어 계면에서의 재결합을 줄여준다.
또한, 제1 및 제2터널링 막(120a, 120b)은 전자 및 정공에게 일종의 배리어(barrier)로 작용하여, 소수 캐리어(minority carrier)가 통과되지 않도록 하고, 반도체 기판(110)과 제1 및 제2터널링 막(120a, 120b)의 계면에 축적된 후에 일정 이상의 에너지를 가지는 다수 캐리어(majority carrier)만이 터널링 효과에 의하여 제1 및 제2터널링 막(120a, 120b)을 각기 통과할 수 있다.
제1 및 제2터널링 막(120a, 120b)은 캐리어가 터널링될 수 있는 질화물, 반도체, 전도성 고분자 등을 포함할 수 있다. 예를 들어, 제1 및 제2터널링 막(120a, 120b)은 실리콘 산화물, 실리콘 질화물, 실리콘 산화 질화물, i형(intrinsic) 비정질 반도체(일 예로, i형 비정질 실리콘), i형 다결정 반도체(일 예로, i형 다결정 실리콘) 등을 포함할 수 있다.
일 실시예에서, 제1 및 제2터널링 막(120a, 120b)은 제1 및 제2터널링 막(120a, 120b)이 비정질 실리콘(a-Si)층, 비정질 실리콘 탄화물(a-SiCx)층, 비정질 실리콘 산화물(a-SiOx)층 등으로 구성될 수 있다. 일 실시예에서 제1 및 제2터널링 막(120a, 120b)은 i형 비정질 실리콘층으로 형성될 수 있다. 제1 및 제2터널링 막(120a, 120b)이 i형 비정질 실리콘층으로 형성되는 경우 반도체 기판(110)과 우수한 접착 특성을 가지며, 우수한 전기 전도도를 가질 수 있다.
제1 및 제2도전형 영역(130a, 130b)을 형성하는 단계(S130)에서는 제1터널링 막(120a)의 전면 상에는 제1도전형을 가지는 제1도전형 반도체층(130a)이 배치될 수 있다. 한편, 제2터널링 막(120b)의 후면 상에는 제2도전형을 가지는 제2도전형 반도체층(130b)이 배치될 수 있다. 상기 제1도전형 반도체층은 p형 불순물을 포함하는 p형 반도체층이 될 수 있으며, 상기 제2도전형 반도체층은 n형 불순물을 포함하는 n형 반도체층이 될 수 있다. 다만, 본 발명은 반드시 이에 한정되는 것은 아니며, 제1도전형이 n형이 되고 제2도전형이 p형이 되는 예시도 가능하다. 상기 p형 불순물은 보론(B), 알루미늄(Al), 갈륨(Ga), 인듐(In) 등의 3족 원소이며, 상기 n형 불순물은 인(P), 비소(As), 비스무스(Bi), 안티몬(Sb) 등의 5족 원소일 수 있다.
반도체 기판(110)이 제2도전형을 불순물을 포함하게 되면, 제1도전형 반도체층(130a)이 반도체 기판(110)과 다른 도전형을 가진다. 이에, 반도체 기판(110)과 제1도전형 반도체층(130a)은 PN 접합을 형성하게 된다. 즉, 제1도전형 반도체층(130a)은 에미터(emitter)를 형성한다. 한편, 제2도전형 반도체층(130b)은 반도체 기판(110)과 동일한 도전형을 가지고, 반도체 기판(110) 보다 높은 불순물 농도를 가지는 후면전계(back surface field, BSF)를 형성한다. 즉, 제1 및 제2도전형 영역(130a, 130b)에 의하여 비정질 반도체층을 포함하는 광전 변환부(100')의 다수 캐리어의 이동이 용이해지므로 광전 변환부(100')의 광변환 효율이 증가할 수 있다. 그러나 본 발명이 이에 한정되지는 아니한다. 반도체 기판(110)이 제1도전형 불순물을 포함하면, 제1도전형 반도체층(130a)이 전면전계(front surface field)를 형성하고, 제2도전형 반도체층(130b)이 에미터 영역을 형성할 수도 있다.
제1 및 제2터널링 막(120a, 120b) 상에 제1도전형 반도체층(130a) 및 제2도전형 반도체층(130b)이 배치되어 비정질 반도체층을 포함하는 광전 변환부(100')의 구조가 단순화될 수 있고, 제1 및 제2터널링 막(120a, 120b)의 터널링 효과가 극대화될 수 있다.
제1도전형 반도체층(130a) 및 제2도전형 반도체층(130b)은 비정질 실리콘(a-Si)층, 비정질 실리콘 탄화물(a-SiCx)층 및 비정질 실리콘 산화물(a-SiOx)층 중 선택될 수 있다. 일 실시예에서 제1 및 제2터널링 막(120a, 120b)은 i형 비정질 실리콘일 경우, 제1도전형 반도체층(130a) 및 제2도전형 반도체층(130b)은 각각 제1도전형 비정질 실리콘층 및 제1도전형 비정질 실리콘층으로 형성되어 제1 및 제2터널링 막(120a, 120b)과 우수한 접착력을 가질 수 있다.
제1전극층(140)을 형성하는 단계(S140) 및 제2전극층(150)을 형성하는 단계(S150)에서 형성하는 제1전극층(140) 및 제2전극층(150)은 제2도전형 반도체층(130b)의 후면에 형성하여 광전 변환부(100')에서 빛을 받아 형성되어 제2도전형 반도체층(130b)으로 이동하는 캐리어(전자 또는 정공)을 통로를 형성할 수 있다.
제1전극층(140)은 제2도전형 반도체층(130b)의 후면의 적어도 일부를 덮도록 형성될 수 있다. 제1전극층(140)은 전기 전도성이 높은 투명 전도성 산화물(transparent conductive oxide, TCO), 탄소질 전도성 소재, 금속성 소재 및 전도성 고분자를 사용하여 구현될 수 있다. 일 실시예에 제1전극층(140)은 ITO (Indium Tin Oxide)로 형성될 수 있다. 나아가, 제1전극층(140)의 후면 상에는 제1전극층(140)보다 전기 전도성이 우수한 물질로 제2전극층(150)을 형성하여 캐리어 수집 효율을 향상할 수 있고, 저항을 저감할 수 있다. 이에, 광전 변환부(100')의 특성이 향상될 수 있다.
전술된 제1터널링 막(120a), 제2터널링 막(120b), 제1도전형 반도체층(130a) 및 제2도전형 반도체층(130b)은 비정질 반도체층으로 형성되므로 300 ℃를 초과하는 온도에서는 변성이 발생한다. 이에, 제2전극층(150)의 형성은 300 ℃ 이하의 온도에서 수행될 수 있다. 따라서, 제2전극층(150)은 유리 프릿(glass frit)을 구비하지 않아 저온에서도 쉽게 소성될 수 있다. 상세하게, 제2전극층(150)은 전도성 물질과 수지(바인더, 경화제, 첨가제)만을 포함할 수 있다. 상기 전도성 물질로는 은(Ag), 알루미늄(Al), 구리(Cu)와 같은 금속을 포함할 수 있으며, 상기 수지는 셀룰오스계 또는 페놀릭계의 바인더, 아민계의 경화제를 포함할 수 있다.
금속을 포함하는 제2전극층(150)은 유리 프릿의 함량이 낮고 수지(resin)를 포함하므로 전도성 물질의 소결(sintering)되어 서로 연결되는 것이 아니라 서로 접촉하여 응집(aggregation)되어 고온에서 형성되는 전극에 비하여 낮은 전도성을 가진다.
하지만, 기판이 광전 변환부(100')일 경우 전술된 광처리 단계(S400a)의 광 조사 또는 열처리에 의하여 제2전극층(150)에 포함된 바인더의 활동도(activity)를 증가시켜 광 소결 효과를 가져 비정질 반도체층의 열화를 방지하고 제2전극층(150)의 전도성이 향상할 수 있다. 즉, 전술된 광처리 단계(S400a)에 의하여 광전 변환부(100')의 제2전극층(150)의 직렬 저항이 개선될 수 있다.
도 5a 및 도 5b는 본 발명의 접합층 상에 페로브스카이트 흡수층을 가지는 페로브스카이트 태양전지(300)의 제조방법의 순서도와 개념도이다.
도 5a 및 도 5b를 참조하면, 페로브스카이트 태양전지(300)는 접합층(미도시) 상에 전자전달층(310), 페로브스카이트 흡수층(320), 정공전달층(330), 제3전극층(340) 및 제4전극층(350)을 순차적으로 적층하여 형성할 수 있다.
상세하게, 페로브스카이트 흡수층을 가지는 페로브스카이트 태양전지(300)의 제조방법은 전자전달층(310)을 형성하는 단계(S310), 페로브스카이트 흡수층(320)을 형성하는 단계(S320), 정공전달층(330)을 형성하는 단계(S330), 제3전극층(340)을 형성하는 단계(S340) 및 제4전극층(350)을 형성하는 단계(S350)를 포함한다.
전자전달층(310)을 형성하는 단계(S310)에서는 접합층(미도시) 전면에 전자전달층(310)을 형성한다. 전자전달층(310)은 접합층은 전기 전도성이 높은 투명 전도성 산화물(transparent conductive oxide, TCO), 탄소질 전도성 소재로 구현될 수 있다.
상세하게, 전자전달층(310)을 구현하는 투명 전도성 산화물은 Ti 산화물, Zn 산화물, In 산화물, Sn 산화물, W 산화물, Nb 산화물, Mo 산화물, Mg 산화물, Zr 산화물, Sr 산화물, Yr 산화물, La 산화물, V 산화물, Al 산화물, Y 산화물, Sc 산화물, Sm 산화물, Ga 산화물, In 산화물 및 SrTi 산화물 등이 있다. 바람직하게 전자전달층(310)은 ZnO, TiO 2, SnO 2, WO 3 및 TiSrO 3로부터 선택되는 적어도 하나 이상을 포함할 수 있다.
나아가, 상기 탄소질 전도성 소재로는 그래핀, 카본나노튜브 또는 풀러렌(Fullerene, C60)이 사용될 수 있다.
페로브스카이트 흡수층(320)을 형성하는 단계(S320)에서는 전자전달층(310) 전면에 페로브스카이트 흡수층(320)을 형성한다.
페로브스카이트 흡수층(320)은 태양으로부터 빛 에너지를 받아 발생한 정공-전자쌍이 전자 또는 정공으로 분해될 수 있도록 형성된다. 일 실시예에서, 페로브스카이트 흡수층(320)에서 형성된 전자는 전자전달층(310)으로 전달되며, 페로브스카이트 흡수층(320)에서 형성된 정공은 정공전달층(330)으로 전달될 수 있다.
페로브스카이트 흡수층(320)은 요오드화메틸암모늄(Methyl Ammonium Iodide, MAI), 요오드화포름아미디늄(Formamidinium Iodide, FAI)과 같은 유기 할라이드 페로브스카이트 또는 요오드화납(PbI 2), 요오드화브롬(PbBr) 및 염화납(PbCl 2)과 같은 금속 할라이드 페로브스카이트를 포함할 수 있다. 즉, 페로브스카이트 흡수층(320)은 유기 할라이드 페로브스카이트 또는 금속 할라이드 페로브스카이트 중 적어도 하나 이상을 포함하는 다층 적층구조일 수 있다. 페로브스카이트 흡수층(320)의 적층 구조에 대해서는 후술되는 도 6에서 상세하게 설명될 수 있다.
상세하게, 페로브스카이트 흡수층(320)은 AMX 3(여기서, A는 1가의 유기 암모늄 양이온 또는 금속 양이온; M은 2가의 금속 양이온; X는 할로겐 음이온을 의미한다)으로 표시될 수 있다. 페로브스카이트 구조를 가지는 화합물의 비제한적인 예로는 CH 3NH 3PbI 3, CH 3NH 3PbI xCl 3 -x, CH 3NH 3PbI xBr 3 -x, CH 3NH 3PbCl xBr 3 -x, HC(NH 2) 2PbI 3, HC(NH 2) 2PbI xCl 3-x, HC(NH 2) 2PbI xBr 3 -x, HC(NH 2) 2PbCl xBr 3 -x, (CH 3NH 3)(HC(NH 2) 2) 1- yPbI 3, (CH 3NH 3)(HC(NH 2) 2) 1-yPbI xCl 3-x, (CH 3NH 3)(HC(NH 2) 2) 1- yPbI xBr 3 -x, 또는 (CH 3NH 3)(HC(NH 2) 2) 1-yPbCl xBr 3-x 등이 있다(0=x, y=1). 또한, AMX 3의 A에 Cs 가 일부 도핑된 화합물도 사용될 수 있다.
페로브스카이트 흡수층(320)은 단일스텝 스핀코팅법(singlestep spin-coating method), 멀티스텝 스핀코팅법(multi-step spin-coating method), 듀얼소스 기상증착법(dual-source vapor deposition method) 및 기상도움 용액공정법(vapor-assisted solution process)으로 형성할 수 있다.
정공전달층(330)을 형성하는 단계(S330)는 전도성 고분자로 형성될 수 있다. 상세하게, 전도성 고분자로는 폴리아닐린, 폴리피롤, 폴리싸이오펜, 폴리-3,4-에틸렌다이옥시싸이오펜-폴리스타이렌설포네이트(PEDOT-PSS), 폴리-[비스(4-페닐)(2,4,6-트리메틸페닐)아민](PTAA), 스파이로-미오타드(Spiro-MeOTAD) 또는 폴리아닐린-캄포설폰산(PANI-CSA) 등이 사용될 수 있다.
전술된 페로브스카이트 흡수층(320)의 후면에 위치하는 전자전달층(310) 및 정공전달층(330)의 위치는 필요에 따라 서로 바뀔 수 있다.
제3전극층(340)을 형성하는 단계(S340) 및 제4전극층(350)을 형성하는 단계(S350)에서는 정공전달층(330)의 전면 상에 제3전극층(340) 및 제4전극층(350)을 형성한다. 제3전극층(340) 및 제4전극층(350)의 역할, 물질, 형상은 전술된 제1전극층(140) 및 제2전극층(150)의 설명으로 갈음할 수 있다. 상세하게, 제3전극층(340)은 제1전극층(140)과 유사하게 전기 전도성이 높은 투명 전도성 산화물(transparent conductive oxide, TCO), 탄소질 전도성 소재, 금속성 소재 및 전도성 고분자를 사용하여 구현될 수 있다. 나아가, 제4전극층(350)은 제2전극층(150)과 유사하게 제3전극층(340)의 전면 상에 형성되고 제3전극층(340)보다 전기 전도성이 우수한 물질로 형성하여 캐리어 수집 효율을 향상할 수 있고, 저항을 저감할 수 있다.
제4전극층(350)을 형성할 때 열처리의 온도가 150 ℃를 초과하는 경우, 열에 의해 상기 페로브스카이트 흡수층이 열화되는 문제가 발생할 수 있다. 이에, 제4전극층(350)은 제2전극층(150)과 유사하게 유리 프릿(glass frit)을 구비하지 않아 저온에서도 쉽게 소성될 수 있는 소재로 형성될 수 있다. 상세하게, 제4전극층(350)은 전도성 물질과 수지(바인더, 경화제, 첨가제)만을 포함할 수 있다. 금속을 포함하는 제4전극층(350)은 유리 프릿의 함량이 낮고 수지(resin)를 포함하므로 전도성 물질의 소결(sintering)되어 서로 연결되는 것이 아니라 서로 접촉하여 응집(aggregation)되어 고온에서 형성되는 전극에 비하여 낮은 전도성을 가진다.
하지만, 전술된 광처리 단계(S400c)의 광 조사 또는 열처리에 의하여 제4전극층(350)에 포함된 바인더의 활동도(activity)를 증가시켜 광 소결 효과를 가져 제4전극층(350)의 전도성이 향상할 수 있다. 또한, 전술된 광처리 단계(S400c)에 의해서 기판, 접합층 또는 페로브스카이트 태양전지(300) 내부의 결함을 줄이고, 각 레이어 계면에서의 패시베이션 성능을 향상하여 태양전지 전체의 포화전류밀도(J 0)가 개선시킬 수 있다.
도 6은 본 발명의 페로브스카이트 흡수층(320a, 320b, 320c, 320d)의 적층 구조에 대한 개념도이다.
도 6을 참조하면, 페로브스카이트 흡수층(320a, 320b, 320c, 320d)은 유기 할라이드 페로브스카이트 또는 금속 할라이드 페로브스카이트를 중 적어도 하나 이상을 포함하는 다층 적층구조이다.
도 6의 (a)의 페로브스카이트 흡수층(320a)은 유기 할라이드 페로브스카이트(321a)의 전면에 금속 할라이드 페로브스카이트(322a)가 적층된 이중적층 구조이다. 이에, 서로 다른 파장의 빛 에너지를 받아 전자 및 정공을 형성하는 이중적층 구조를 적용하여 페로브스카이트 흡수층(320a)을 포함하는 태양전지의 광전효율을 향상시킬 수 있다.
도 6의 (b)의 페로브스카이트 흡수층(320b)은 금속 할라이드 페로브스카이트(321b)의 전면에 유기 할라이드 페로브스카이트(322b)가 적층된 이중적층 구조이다.
도 6의 (c) 및 (d)는 유기 할라이드 페로브스카이트 또는 금속 할라이드 페로브스카이트를 포함하는 삼중적층 구조의 페로브스카이트 흡수층(320c, 320d)이다. 페로브스카이트 흡수층(320c, 320d)은 샌드위치 구조이다. 상세하게, 페로브스카이트 흡수층(320c)은 금속 할라이드 페로브스카이트(321c, 323c) 사이에 유기 할라이드 페로브스카이트(322c)가 배치된 삼중적층 구조이다. 또한, 페로브스카이트 흡수층(320d)은 유기 할라이드 페로브스카이트(321d, 323d) 사이에 금속 할라이드 페로브스카이트(322d)가 배치된 삼중적층 구조이다.
도 7 및 도 8은 본 발명의 태양전지 제조방법으로 제조된 태양전지(10', 10")의 개념도이다.
도 7을 참조하면, 태양전지(10')는 기판(100)의 전면에 상에 순차적으로 적층된 접합층(200) 및 페로브스카이트 태양전지(300)를 포함한다. 이때, 태양전지(10')는 접합층(200) 및 제4전극층(350)이 서로 연결되어 회로를 형성할 수 있다. 즉, 제4전극층(350)은 태양전지(10')의 전면 전극으로 작동하고, 접합층(200)은 태양전지(10')의 후면 전극으로 작동할 수 있다.
도 8을 참조하면, 태양전지(10")는 비정질 반도체층을 포함하는 광전 변환부(100')를 기판으로 할 수 있다. 태양전지(10")는 광전 변환부(100') 전면 상에 순차적으로 적층된 접합층(200) 및 페로브스카이트 태양전지(300)를 포함한다.
이에, 특히, 광전 변환부(100')의 반도체 기판(110) 실리콘 반도체 기판일 경우, 태양전지(10")는 실리콘 태양전지의 전면에 페로브스카이트 태양전지(300)를 적층하여 접합시킨 모놀리식 텐덤(monolithic tandem) 태양전지로 구현될 수 있다. 즉, 태양전지(10")는 페로브스카이트/실리콘 텐덤 태양전지로 구현될 수도 있다.
이때, 태양전지(10")는 전면에서 단파장 영역의 광을 흡수하고 후면에서 장파장 영역의 광을 흡수함으로써 문턱 파장(threshold wavelength)을 장파장 쪽으로 이동시킬 수 있으며, 결과적으로 전체 흡수파장 영역을 넓게 이용할 수 있다는 이점이 있다. 즉, 태양전지(10")의 광전환 효율이 향상될 수 있다.
한편, 태양전지(10")에서 접합층(200)은 전면의 페로브스카이트 태양전지(300)와 광전 변환부(100')가 서로 터널 접합된다. 이에, 태양전지(10")는 전면에 구비된 제4전극층(350)과 후면에 구비된 제2전극층(150)이 서로 연결되어 회로를 형성할 수 있다. 즉, 제4전극층(350)은 태양전지(10")의 전면 전극으로 제2전극층(150)은 태양전지(10')의 후면 전극으로 작동할 수 있다.
도 9 및 도 10은 본 발명의 접합층의 두께에 따른 광학적 손실 및 전기 전도도의 분석 결과이다.
도 9를 참조하면, 상기 접합층의 두께가 증가함에 따라 상기 접합층에서 광을 흡수하여 발생하는 단락광전류(short-circuit current density, Jsc)의 손실이 커진다. 또한, 상기 접합층의 두께가 증가함에 따라 상기 접합층에서 광을 반사하여 발생하는 단락광전류(Jsc)의 손실 또한 증가한다. 즉, 상기 접합층의 두께가 증가하면 태양전지를 구동할 때 광학적 손실이 커진다.
한편, 도 10을 참조하면, 상기 접합층의 두께가 증가함에 따라 상기 접합층의 비저항이 낮아진다. 비저항이 낮아진 상기 접합층을 태양전지에 적용하면 캐리어의 이동이 원할해지면서 태양전지를 구동할 때 전기적 손실이 감소하게 된다.
즉, 본 발명의 접합층의 두께의 증가는 광학적 손실을 야기하지만 전기적 손실을 감소시키는 요소로 작용하므로 상충성(trade-off)을 가지게 된다. 이에, 상기 접합층의 전기적 특성과 광학적 특성을 비교하여 도출되는 상기 접합층 두께의 최적점은 하기 표 1의 시뮬레이션 결과를 참고하여 도출할 수 있다.

도 9와 도 10 및 표 1을 참조하면, 상기 접합층의 두께가 20 내지 40 nm 범위일 때 전기적 특성과 광학적 특성이 고려된 최적점이 도출될 수 있음을 알 수 있다. 상기 접합층의 두께가 20 nm에 미치지 못하는 경우 충분한 전기 전도도를 가지지 못하여, 본 발명의 태양전지에서 생성된 전자의 수집에 용이하지 않다. 한편, 상기 접합층의 두께가 40 nm를 초과할 경우에는 충분한 전기 전도도를 가지지만, 상기 접합층에서의 상당한 광학 손실이 발생하게 된다.
이상에서 설명한 태양전지의 제조방법은 위에서 설명된 실시예들의 구성과 방법에 한정되는 것이 아니라, 상기 실시예들은 다양한 변형이 이루어질 수 있도록 각 실시예들의 전부 또는 일부가 선택적으로 조합되어 구성될 수도 있다.

Claims (23)

  1. 태양전지의 제조방법에 있어서,
    기판을 준비하는 단계;
    상기 기판에 접합층을 형성하는 단계; 및
    상기 접합층 상에 페로브스카이트 흡수층을 가지는 페로브스카이트 태양전지를 형성하는 단계를 포함하고,
    상기 기판을 준비하는 단계 내지 상기 페로브스카이트 태양전지를 형성하는 단계 사이에 적어도 한번의 광을 제공하는 광처리 단계를 수행하는 것을 특징으로 하는 태양전지의 제조방법.
  2. 제1항에 있어서,
    상기 광처리 단계에서 상기 광의 광원은 제논 램프, 할로겐 램프, 레이저, 플라즈마 라이팅 시스템(PLS) 및 발광다이오드(LED) 중 어느 하나인 것을 특징으로 하는 태양전지의 제조방법.
  3. 제1항에 있어서,
    상기 광처리 단계에서 광원과 상기 광원이 조사되는 기재간의 거리는 485 내지 518 mm 범위이고,
    상기 광의 광량은 100 내지 800 W/m 2 범위인 것을 특징으로 하는 태양전지의 제조방법.
  4. 제1항에 있어서,
    상기 광처리 단계는 열을 제공하는 열처리를 포함하는 것을 특징으로 하는 태양전지의 제조방법.
  5. 제4항에 있어서,
    상기 열처리가 수행되는 온도는 100 내지 300 ℃ 범위이고,
    상기 광처리 단계 및 상기 열처리는 5 내지 30분 동안 수행되는 것을 특징으로 하는 태양전지의 제조방법.
  6. 제1항에 있어서,
    상기 광처리 단계는 상기 기판을 준비하는 단계 다음으로 수행되는 것을 특징으로 하는 태양전지의 제조방법.

    상기 광처리 단계가 수행되는 온도는 100 내지 150 ℃ 범위이고,
    상기 광처리 단계가 수행되는 시간은 5 내지 10분인 것을 특징으로 하는 태양전지의 제조방법.
  11. 제1항에 있어서,
    상기 광처리 단계는 제1광처리 단계 및 제2광처리 단계를 포함하고,
    상기 제1광처리 단계는 상기 기판을 준비하는 단계 또는 기판에 접합층을 형성하는 단계 다음에 수행되고,
    상기 제2광처리 단계는 상기 페로브스카이트 태양전지를 형성하는 단계 다음에 수행되고,
    상기 제1광처리 단계에 의하여 가해지는 에너지 누적량은 상기 제2광처리 단계에 의하여 가해지는 에너지 누적량보다 더 큰 것을 특징으로 하는 태양전지의 제조방법.
  12. 제1항에 있어서,
    상기 기판은 유리, 폴리이미드(PI, Polyimide), PEN(Polyethylene Naphthalate) 및 PET(Polyethylene Terephthalate) 중 어느 하나 이상인 것을 특징으로 하는 태양전지의 제조방법.
  13. 제1항에 있어서,
    상기 기판은 비정질 반도체층을 포함하는 광전 변환부를 포함하는 것을 특징으로 하는 태양전지의 제조방법.
  14. 제13항에 있어서,
    상기 광전 변환부는,
    반도체 기판;
    상기 반도체 기판의 전면에 배치되는 제1도전형 반도체층;
    상기 반도체 기판의 후면에 배치되는 제2도전형 반도체층; 및
    을 포함하는 것을 특징으로 하는 태양전지의 제조방법.
  15. 제14항에 있어서,
    상기 제1도전형 반도체층 및 상기 제2도전형 반도체층 중 적어도 하나가 비정질 반도체층, 비정질 실리콘 탄화물층, 비정질 실리콘 질화물 또는 비정질 실리콘 산화물층 중 선택된 어느 하나 이상으로 형성되는 것을 특징으로 하는 태양전지의 제조방법.
  16. 제14항에 있어서,
    상기 반도체 기판의 전면 및 후면 상에 터널링막이 배치되고,
    상기 터널링막은 i형 비정질 반도체층, 비정질 실리콘 탄화물층, 비정질 실리콘 질화물 또는 비정질 실리콘 산화물층 중 선택된 어느 하나 이상으로 형성되는 것을 특징으로 하는 태양전지의 제조방법.
  17. 제14항에 있어서,
    상기 제2도전형 반도체층의 후면에는
    투명 전도성 산화물을 포함하는 제1전극층; 및
    금속을 포함하는 제2전극층이 순차적으로 배치되는 것을 특징으로 하는 태양전지의 제조방법.
  18. 제1항에 있어서,
    상기 접합층은 투명 전도성 산화물, 탄소질 전도성 소재, 금속성 소재 및 전도성 고분자 소재 중 선택된 어느 하나 이상으로 형성되는 것을 특징으로 하는 태양전지의 제조방법.
  19. 제18항에 있어서,
    상기 접합층의 두께는 20 내지 40 nm 범위인 것을 특징을 하는 태양전지의 제조방법.
  20. 제1항에 있어서,
    상기 페로브스카이트 태양전지는,
    상기 접합층의 전면에 위치하는 전자전달층을 형성하는 단계;
    상기 전자전달층의 전면에 위치하는 페로브스카이트 흡수층을 형성하는 단계; 및
    상기 페로브스카이트 흡수층의 전면에 위치하는 정공전달층 형성하는 단계를 포함하는 것을 특징으로 하는 태양전지의 제조방법.
  21. 제20항에 있어서,
    상기 페로브스카이트 태양전지의 전면에는
    투명 전도성 산화물을 포함하는 제3전극층; 및
