본 발명은 신뢰성이 향상된 반도체 패키지의 제조방법에 관한 것이다.
최근 전자기기의 박형화, 소형화, 고기능화, 대용량화 추세가 확대되고 이에 따른 반도체 패키지의 고밀도화, 고집적화에 대한 필요성이 급격히 커짐에 따라 반도체 칩 크기가 점점 커지고 있으며 집적도 측면에서도 개선하기 위하여 칩을 다단으로 라미네이션하는 스택패키지 방법이 점차로 증가하고 있다.
즉, 최근 추세에 따라, 반도체 칩 등의 반도체 소자가 기판 상에 플립칩 본딩에 의해 실장된 플립칩형의 반도체 장치가 널리 이용되고 있다. 또한, 플립칩 실장에서는, 반도체 소자에 형성된 땜납 범프 등을 용융시켜 전기적으로 접속하게 되며, 집적도를 높이기 위해 칩을 다단으로 적층하는 스택 패키지가 증가하고 있다.
또한, 최근에는 실리콘 관통 전극(TSV)을 이용한 반도체가 개발되며 범프(Bump) 접합을 통한 신호전달이 이루어지고 있다. 이러한 범프 접합을 위하여 주로 열압착 본딩 기술(Thermo Compression Bonding, TCB)이 적용되고 있으며, 이 때, 열압착 본딩 기술에서 접착제가 갖는 열에 대한 경화 특성이 패키지 제조 공정성 및 패키지 신뢰도에 영향을 미친다. 예를 들어, 3차원 IC 집적기술에서는 주로 TSV(Through Silicon Via)를 활용하여 플립 칩 본딩 공정으로 칩과 칩을 적층하며 미세 피치(pitch)를 가지고 있다.
또한 각 TSV층 사이를 충진할 접착제로서 페이스트(Paste) 형태의 비전도성 페이스트 (Non Conductive Paste, NCP)가 개발되었으나, 범프(Bump)의 피치(Pitch)가 좁아지고 칩의 두께가 얇아짐에 따라 두께 조절 등이 어려워지는 문제점이 있었다. 이를 극복하기 위해, 반도체 칩 사이에는 접속의 신뢰성을 높이고자, 필름 형태로 구현된 비전도성 필름(Non-conductive Film, NCF)가 개발되고 있다.
상기 열압착 본딩은 200 내지 300℃에서 압력을 주면서 2 내지 10초 정도 단시간 내에 이루어진다. 그러나, 이러한 급격한 온도나 압력 변화에 의해 경화되는 접착제 내에는 보이드가 생기거나 솔더(Solder) 중간에 수지의 끼임이 발생하여 신뢰성 확보가 어려운 문제가 있었다. 또한, 상기 열압착 중 NCF 수지가 옆으로 삐져 나오는 필렛이 과다하여 패키지가 오염되는 문제가 있었다.
본 발명은 반도체 소자의 플립 칩 본딩 공정의 열압착본딩(TCB)시 보이드 없이 본딩 가능하며 솔더 중간에 레진의 끼임이 발생하지 않고 필렛이 최소화되어 신뢰성이 향상된 반도체 패키지의 제조방법을 제공하기 위한 것이다.
본 명세서에서는,
복수의 실리콘 관통 전극이 구비된 기판에 비전도성 필름을 라미네이션하는 단계; 및
상기 비전도성 필름이 라미네이션된 기판에 자외선을 조사하는 단계;를 포함하고,
상기 비전도성 필름은 상기 자외선 조사 전후로 용융 점도의 변화율이 1 내지 30%인,
반도체 패키지의 제조방법을 제공한다.
본 발명에 따르면, 반도체 패키지의 밀봉재료로 비전도성 필름(NCF)용 접착제 수지 조성물을 이용한 비전도성 필름을 사용함으로써, 열압착 본딩시 보이드 없이 플립칩의 본딩이 가능하고, 솔더 중간에서 수지의 끼임이 발생하지 않아 전기 접속 신뢰성이 향상되면서도 필렛(Fillet) 크기가 최소화된 반도체 패키지를 제조할 수 있다. 또한, 본 발명은 실리콘 관통 전극(TSV, Through silicon via)를 이용하여, 신호 전달 속도, 저전력 및 고성능을 달성할 수 있는 반도체 소자를 제공하는데 기여할 수 있다.
도 1은 본 발명의 반도체 패키지 방법의 일 구현예를 나타낸 것이다.
도 2는 본 발명의 일 구현예에 따른 비전도성 필름의 구조를 간략히 나타낸 것이다.
이하 발명의 구체적인 구현예의 반도체 패키지의 제조방법에 관하여 보다 상세하게 설명하기로 한다. 그러나 하기의 실시예들은 발명을 예시하기 위한 것일 뿐, 발명을 이들만으로 한정하는 것은 아니다.
발명의 일 구현예에 따르면, 복수의 실리콘 관통 전극이 구비된 기판에 비전도성 필름을 라미네이션하는 단계; 및 상기 비전도성 필름이 라미네이션된 기판에 자외선을 조사하는 단계;를 포함하고, 상기 비전도성 필름은 상기 자외선 조사 전후로 용융 점도의 변화율이 1 내지 30%인, 반도체 패키지의 제조방법이 제공될 수 있다.
본 발명은 반도체 소자를 제조하기 위한 플립칩의 본딩 공정에서, 범프가 형성된 TSV형 반도체 기판을 접합시 필름형 밀봉재료를 이용하는 반도체 패키지의 제조방법에 관한 것이다. 특히, 본 발명은 반도체 밀봉재료로 페이스트 형이 아닌 비전도성 필름을 사용하여 진공 라미네이션을 수행함으로써, 범프의 깨짐을 방지할 수 있다.
구체적으로, 상기 플립칩 본딩 공정에서 1종 이상의 반도체 칩을 적층할 때, 기재와 칩 혹은 칩과 칩간의 접착시, 적층되는 칩의 층간에 밀봉 충진 재료가 사용될 수 있다. 이때, 발명의 일 구현예에 따르면, 상기 적층 칩들의 층간 밀봉재료로 필름형인 비전도성 필름(NCF, non-conductive film)을 사용하고 또한 이를 이용시 진공 라미네이션 (vacuum lamination) 방법을 사용하는 반도체 패키지의 제조방법이 제공될 수 있다.
또, 상기 필름형 밀봉재료는 자외선이 조사된 후에 융용점도 변화율이 1 내지 30%, 또는 5 내지 29%, 또는 15 내지 27%가 되는 접착층을 포함한 비전도성 필름을 사용할 수 있으며, 이러한 필름의 사용에 의해 열압착본딩(TCB)시 보이드 없이 본딩 가능하며 솔더 중간에 수지의 끼임이 발생하지 않고 필렛(fillet)이 최소화 되어 신뢰성이 향상된 반도체 패키지를 제조할 수 있다. 상기 융융점도 변화율이 30% 이상이 되는 경우 열압착 본딩시 도통 불량 및 접속 상태 불량을 야기할 수 있다.
또, 상기 밀봉용 비전도성 필름을 이용하여 적층되는 반도체 칩들의 층간 밀봉시, 진공 라미네이션을 수행한다. 상기 진공 라미네이션은 상대적으로 낮은 온도에서 이루어지기 때문에, 이 온도 구간에서 점도가 낮아야 미세 피치(fine pitch)의 범프(bump) 사이를 모두 채울 수 있는데, 상기 비전도성 필름의 사용으로 진공 라미네이션 중 범프의 깨짐 등을 방지할 수 있다.
상기 비전도성 필름이 라미네이션된 기판에 자외선을 조사하는 단계는, 0.1 내지 1000mJ/㎠의 광량으로 수행할 수 있다. 즉, 일정한 파장대를 갖는 UV를 사용하며 범프의 높이나 비전도성 필름의 두께, 기재필름과 점착층의 두께에 따라 다르지만, 상기 단계는 0.1 내지 1000mJ/㎠ 혹은 100 내지 1000 mJ/㎠ 혹은 300 내지 800 mJ/㎠의 광량을 이용하여 자외선을 조사하는 것이 바람직하다. 노광후에는 광경화가 일어나 광개시제와 광경화성 수지에 포함된 에틸렌성 불포화 작용기들 사이에 가교 결합이 형성될 수 있고, 이에 의해 용융점도가 상승되며, 부분적인 가교결합에 의해 열압착 공정시 보이드가 발생하지 않으며, 필렛이 최소화 될 수 있다.
또한, 본 발명에서는 상술한 비전도성 필름을 이용하는 구성 외에, 통상의 패키징 공정을 수행할 수 있다.
예를 들어, 패키징 공정은 반도체 칩의 불량을 검사하는 웨이퍼 검사 공정; 웨이퍼를 절단하여 낱개의 칩으로 분리하는 다이싱 공정; 분리된 칩을 회로 필름(circuit film) 또는 리드 프레임의 탑재판에 부착시키는 다이본딩 공정; 반도체 칩 상에 구비된 칩 패드와 회로 필름 또는 리드 프레임의 회로 패턴을 와이어와 같은 전기적 접속 수단으로 연결시키는 와이어 본딩 공정 등을 포함할 수 있다. 이때, 상기 다이싱 공정 전에는, 기판(웨이퍼)을 원하는 두께까지 thinning하기 위한 백 그라인딩(Back grinding) 공정이 수행될 수 있다.
또한, 상기 자외선을 조사하는 단계 후에는, 상기 자외선이 조사된 비전도성 필름이 라미네이션된 기판과, 상기 비전도성 필름이 라미네이션된 기판에 대향하여 위치하는 복수의 전극 패드가 형성된 반도체 기판을 열압착 본딩하는 단계를 더 포함할 수 있다.
구체적으로, 상기 자외선 조사 후 열압착 본딩(Thermo Compression Bonding) 공정을 수행함으로써, 효과적으로 반도체 패키지를 제조할 수 있다. 상기 열압착 본딩 공정은 200℃ 이상의 고온에서 일정 압력을 가하여 단시간 내에 수행하는 것이 바람직하다. 상기 자외선 조사가 완료되면, 점착층(PSA-Adhesive)간의 점착력이 낮아져 PSA층을 벗겨내기 쉬워진다.
바람직하게, 상기 열압착 본딩하는 단계는, 200 내지 300 ℃의 온도에서 10N 내지 300N의 압력 조건 하에 2 내지 10초간 수행할 수 있으며, 50℃ 내지 150℃의 온도에서 1초 내지 10 초간 가접후 본접을 실시할 수도 있다. 더 바람직하게, 상기 압력 조건은 10N 내지 300N 혹은 50N 내지 250N일 수 있다. 또, 상기 열압착 본딩시, 시간은 2초 내지 8초일 수 있다.
상기 열압착 본딩시 온도가 200℃ 이하이면 범프위에 위치한 솔더의 녹는점에 미치지 못해 범프와 패드간의 전기적 접속이 이루어 지지 못하는 문제가 있고, 그 온도가 300℃ 이상이면 비전도성 필름이 열분해되어 아웃가스를 발생하는 문제가 있다.
또한, 상기 열압착 본딩시 압력이 10N 이하이면 범프와 패드간의 접속이 어려운 문제가 있고, 300N 이상이면 범프에 손상이 가거나 칩이 깨질 우려가 있다.
또한, 상기 열압착 본딩하는 단계 전에, 비전도성 필름의 점착층을 제거하는 단계를 더 포함할 수 있다. 본 발명은 자외선 조사 후 부분적으로 광경화된 접착층을 포함하게 되므로 자외선 조사 후 상대적으로 점착층의 제거가 용이해진다.
이러한 열압착 본딩 공정에서, 부분 경화된 접착필름(즉, 비전도성 필름)이 사용됨으로써, 보이드나 레진 끼임이 발생하지 않으며, 필렛이 최소화되어 신뢰성이 향상된 반도체 패키지를 제조할 수 있다.
한편, 본 발명은 반도체 장치의 밀봉 재료로, 필름형을 사용하되, 광경화와 열경화가 모두 가능한 비전도성 필름을 사용하는 것을 특징으로 한다. 본 발명에서 사용하는 비전도성 필름은 통상의 비전도성 필름에 사용되는 접착제 조성물을 사용하여 제공할 수 있다.
구체적으로, 상기 비전도성 필름은 자외선 조사에 의해 광경화성 수지를 포함하는 접착제 수지 조성물이 부분적으로 경화하여 필름형을 나타내는 접착층을 포함한 구조를 이용할 수 있다.
이러한 비전도성 필름은 이형 처리된 기재 필름, 점착층 및 접착층을 포함하는 접착 필름일 수 있다. 또, 상기 비전도성 필름에서, 접착층 상부에 보호 필름이 더 포함되고, 반도체 패키지용 밀봉용 재료로 사용시, 보호 필름을 제거하여 사용할 수 있다.
또, 상기 자외선 조사에 의해 접착제 수지 조성물 중 광경화성 수지와 광개시제가 UV 조사에 의해 반응하여 비전도성 필름에 형성된 접착층이 부분적으로 경화하므로, 이러한 필름은 단단해지고 점도가 높아지게 된다. 이에 따라, 접착층 및 점착층(PSA) 사이 점착력도 낮아져 점착층의 제거가 쉬워진다.
상기 비전도성 필름을 형성하기 위한 접착제 수지 조성물은, 광경화시 용융점도의 상승이 자외선을 조사하기 전과 비교하여, 그 변화율이 1 내지 30%, 또는 5 내지 29%, 또는 15 내지 27% 이내가 되는 조성물이면, 그 구성이 제한되지 않는다.
바람직한 일구현예에 따르면, 본 발명의 상기 비전도성 필름에서 접착층은, (a) 광경화 가능한 불포화 작용기를 가지는 광경화성 수지, (b) 열경화성 수지 및 경화제, (c) 광개시제, (d)무기 충전재 및 (e) 촉매를 포함하는 수지 조성물을 포함할 수 있다.
또한, 상기 비전도성 필름은 자외선을 조사하기 전에 800 내지 15000 Paㆍs의 용융점도를 가지고, 자외선을 조사한 후에 1000 내지 18000Paㆍs의 용융점도를 가질 수 있다.
상기 비전도성 필름의 자외선 조사 전의 융용점도가 800 Paㆍs 이하이면 필름이 끈적임에 의해 취급이 어려운 문제가 있고, 15000 Paㆍs 이상일 경우 점도가 높아 진공 라미네이션시 범프 사이가 모두 채워지지 못하고 보이드가 생기는 문제가 발생될 수 있다. 따라서, 본 발명에서 상기 비전도성 필름을 형성하기 위한 접착제 수지 조성물을 사용하여, 자외선 조사 전후의 변화율이 1 내지 30%인 조성에 제한이 없게 사용될 수 있더라도, 상기 점도 범위 내가 되도록 하는 것이 중요하다.
한편, 본 발명은 상기 비전도성 필름을 TSV를 포함한 기판에 형성시 진공 라미네이션 (vacuum lamination)을 수행한다.
바람직하게, 본 발명에서 상기 비전도성 필름을 라미네이션하는 단계는 40 내지 130℃ 혹은 40 내지 100℃에서 진공 조건 하에 수행하는 것이 바람직하다. 이 때, 상기 진공 라미네이션시, 그 온도가 40℃ 이하이면 필름의 유동성이 낮아 범프 사이가 채워지지 못하는 문제가 있고, 130℃ 이상이면 라미네이션 중 열경화가 일어나 용융점도가 상승하여 채움성이 발현되지 못하는 문제가 있다. 즉, 반도체 밀봉용 재료를 범프 기판에 진공 라미네이션시, 비전도성 필름의 사용으로 상기 라미네이션 온도에서 미세 피치의 범프를 효과적으로 매립할 수 있다.
또한, 상기 복수의 실리콘 관통 전극이 구비된 기판은, 반도체 기판 내부를 관통하는 복수의 실리콘 관통 비아 및 접속을 위한 복수의 범프가 형성되어 있다.
구체적으로, 본 발명은 반도체 패키지 제조시, 신호 전달 속도, 저전력, 고성능을 달성하기 위해 실리콘 관통 전극(TSV, Trough silicon via)을 이용하여 전기적 연결을 이루는 방법을 사용한다.
상기 방법은 반도체 기판으로 사용하는 실리콘 칩 내부에 복수의 비아(Via(hole))을 뚫고 금속을 채운 뒤, 마이크로 범프 간의 연결을 하는 방법이다. 따라서, 상기 반도체 기판에는 복수개의 범프가 형성될 수 있고, 상기 범프는 금속 필러 (metal pillar) 및 상기 필러 위에 솔더 캡(solder cap)을 포함할 수 있다.
상기 솔더 캡은 본딩 온도를 낮추기 위해 형성되는 것이 바람직하며, 접합층인 Sn, SnAg, SnAgCu 계열을 사용하여 형성할 수 있다.
또, 후술하겠지만, 상기 실리콘 관통 전극이 구비된 기판의 대향 면에는 금속 패드가 구비된 반도체 기판이 배열될 수 있다.
본 발명에 따르면, 상기 TSV를 포함한 반도체 기판은 1이상 적층될 수 있으며, 이러한 반도체 기판은 플립 칩 형태의 패키징 방법으로 수행될 수 있다. 또한, 상술한 비전도성 필름을 진공 라미네이션하여, 적층되는 칩 중간에 충진 재료로 사용할 수 있다.
상기 TSV 연결을 위해서는 통상의 방법에 따라 수행될 수 있는 바, 그 방법이 제한되지는 않는다. 예를 들어, 상기 범프 전극은 금속 기둥 및 솔더 캡 (Solder Cap)을 포함할 수 있는 마이크로 범프 본딩 방법이 사용될 수 있다. 상기 금속 필러는 크게 제한되지 않고, 일례로 잘 알려진 구리 필러(Copper pillar)일 수 있다.
이러한 본 발명의 반도체 패키지 방법을 도면을 참고하여 설명한다.

도 2는 본 발명의 일 구현예에 따른 비전도성 필름의 구조를 간략히 나타낸 것이다.
발명의 일 구현예에 따라, 본 발명은 반도체 기판 내부를 관통하는 복수의 실리콘 관통 비아 및 상기 실리콘 관통 비아를 채우는 복수의 범프가 형성되어 있는 범프 기판 (bumped wafer) 10을 준비한다. 상기 범프 기판 10에는 구리 필러 (Cu pillar) 11 및 주성분이 Sn인 솔더 캡 (solder cap)이 형성되어 있다.
이후, 상기 범프 기판에 비전도성 필름 20을 위치시키고 진공 라미네이션을 수행하고, 열압착 본딩을 수행한다.
이때, 상기 비전도성 필름 20은 도 2에 도시된 바대로 캐리어 필름 1, 점착제층 2, 접착제층 3, 보호 필름 4을 포함한다. 이러한 비전도성 필름을 범프 기판에 진공 라미네이션시 보호 필름을 제거하여 적용할 수 있다.
또한, 상기 진공 라미네이션을 수행 후, 자외선 조사 전에 통상의 백그라인딩 및 칩을 일정크기로 잘라 개별화하는 다이싱 공정을 수행할 수 있다.
또, 상기 열압착 본딩시 상기 자외선이 조사된 비전도성 필름이 라미네이션된 기판 10과, 상기 비전도성 필름 20이 라미네이션된 기판에 대향하여 위치하는 복수의 전극 패드 31가 형성된 반도체 기판 30을 위치시킨 후, 이 두 기판을 열압착 본딩하는 단계를 수행할 수 있다.
한편, 상기 구현예의 반도체 접착용 수지 조성물에 포함되는 상기 광경화성 수지, 광개시제, 열경화성 수지 및 경화제, 촉매 등은 반도체 회로 접속용 비전도성 필름용 접착제 조성물 분야에서 알려진 통상적으로 성분들이 적용될 수 있고, 그 종류가 제한되지는 않는다.
일례를 들면, 상기 광경화성 수지는 광경화 가능한 에틸렌성 불포화 작용기를 가지는 것이 바람직하다. 이런 광경화성 수지로서 아크릴레이트계 화합물이 바람직하게 사용될 수 있고, 보다 구체적인 예로서, 2-히드록시에틸아크릴레이트, 2-히드록시프로필아크릴레이트, 펜타에리스리톨트리아크릴레이트, 또는 디펜타에리스리톨펜타아크릴레이트 등의 수산기 함유의 아크릴레이트계 화합물; 폴리에틸렌글리콜디아크릴레이트, 또는 폴리프로필렌글리콜디아크릴레이트 등의 수용성 아크릴레이트계 화합물; 트리메틸올프로판트리아크릴레이트, 펜타에리스리톨테트라아크릴레이트, 또는 디펜타에리스리톨헥사아크릴레이트 등의 다가 알코올의 다관능 폴리에스테르아크릴레이트계 화합물; 트리메틸올프로판, 또는 수소 첨가 비스페놀 A 등의 다관능 알코올 또는 비스페놀 A, 비페놀 등의 다가 페놀의 에틸렌옥시드 부가물 및/또는 프로필렌옥시드 부가물의 아크릴레이트계 화합물; 상기 수산기 함유 아크릴레이트의 이소시아네이트 변성물인 다관능 또는 단관능 폴리우레탄아크릴레이트계 화합물; 비스페놀 A 디글리시딜에테르, 수소 첨가 비스페놀 A 디글리시딜에테르 또는 페놀 노볼락 에폭시 수지의 (메트)아크릴산 부가물인 에폭시아크릴레이트계 화합물; 카프로락톤 변성 디트리메틸올프로판테트라아크릴레이트, ε-카프로락톤 변성 디펜타에리스리톨의 아크릴레이트, 또는 카프로락톤 변성 히드록시피발산네오펜틸글리콜에스테르디아크릴레이트 등의 카프로락톤 변성의 아크릴레이트계 화합물, 및 상술한 아크릴레이트계 화합물에 대응하는 메타크릴레이트계 화합물 등의 감광성(메트)아크릴레이트 화합물로 이루어진 군에서 선택된 1종 이상의 화합물을 사용할 있다.
또한, 신뢰성 향상 측면에서 광경화 가능한 불포화 작용기 및 반응성 작용기 (글리시딜기, 산무수물기, 히드록시기, 카르복시기등)를 동시에 가지는 광경화수지가 더욱 바람직하다. 이런 광경화성 수지의 예로서 글리시딜(메타)아크릴레이트, 4-하이드록시부틸 (메타) 아크릴레이트글리시딜에테르 외에, 에폭시기와 반응하는 관능기 및 에틸렌성 불포화기를 가지는 화합물과, 다관능성 에폭시 수지를 반응시켜 얻어지는 화합물, 페놀 노볼락계 수지에 에피클로로히드린과 2-(메타)아크릴로일 록시에틸이소시아네이트를 반응시킨 화합물, 그리고 스티렌, α-메틸스티렌, 저급 알킬(메트)아크릴레이트, 이소부틸렌 등의 불포화 이중 결합을 갖는 화합물의 공중합체의 일부에 비닐기, 알릴기, (메트)아크릴로일기 등의 에틸렌성 불포화기와 에폭시기 등의 반응성기를 갖는 화합물, 예를 들어, 글리시딜(메트)아크릴레이트를 반응시키고, 에틸렌성 불포화기를 팬던트로서 부가시킴으로서 얻어지는 중합성 화합물등을 예로 들 수 있다.
상기의 광개시제는, 수지 조성물의 노광시 광경화성 수지간에 라디칼 광경화를 개시하는 역할을 한다.
광개시제로서는 공지의 것을 사용할 수 있고, 벤조인, 벤조인메틸에테르, 벤조인에틸에테르 등의 벤조인과 그 알킬에테르류; 아세토페논, 2,2-디메톡시-2-페닐아세토페논, 1,1-디클로로아세토페논, 4-(1-t-부틸디옥시-1-메틸에틸)아세토페논 등의 아세토페논류; 2-메틸안트라퀴논, 2-아밀안트라퀴논, 2-t-부틸안트라퀴논, 1-클로로안트라퀴논 등의 안트라퀴논류; 2,4-디메틸티오크산톤, 2,4-디이소프로필티오크산톤, 2-클로로티오크산톤 등의 티오크산톤류; 아세토페논디메틸케탈, 벤질디메틸케탈 등의 케탈류; 벤조페논, 4-(1-t-부틸디옥시-1-메틸에틸)벤조페논, 3,3',4,4'-테트라키스(t-부틸디옥시카르보닐)벤조페논 등의 벤조페논류와 같은 물질들을 사용할 수 있다.
또, 2-메틸-1-[4-(메틸티오)페닐]-2-모르폴리노프로파논-1,2-벤질-2-디메틸아미노-1-(4-몰포리노페닐)-부탄-1-온, 2-(디메틸아미노)-2-[(4-메틸페닐)메틸]-1-[4-(4-몰포리닐)페닐]-1-부타논, N,N-디메틸아미노아세토페논(시판품으로서는 치바스페셜리티케미컬사(현, 치바저팬사) 제품의 이루가큐어(등록상표) 907, 이루가큐어 369, 이루가큐어 379 등) 등의 α-아미노아세토페논류, 2,4,6-트리메틸벤조일디페닐호스핀옥사이트, 비스(2,4,6-트리메틸벤조일)-페닐포스핀옥사이드, 비스(2,6-디메톡시벤조일)-2,4,4-트리메틸-펜틸포스핀옥사이드(시판품으로서는, BASF사 제품 루실린(등록상표) TPO, 치바스페셜리티케미컬사 제품의 이루가큐어 819 등) 등의 아실포스핀옥사이드류가 바람직한 광개시제로서 언급될 수 있다.
또, 바람직한 광개시제로서는, 옥심에스테르류를 들 수 있다. 옥심에스테르류의 구체예로서는 2-(아세틸옥시이미노메틸)티오크산텐-9-온, (1,2-옥탄디온, 1-[4-(페닐티오)페닐]-, 2-(O-벤조일옥심)), (에탄온, 1-[9-에틸-6-(2-메틸벤조일)-9H-카르바졸-3-일]-, 1-(O-아세틸옥심)) 등을 들 수 있다. 시판품으로서는 치바스페셜리티케미컬사 제품의 GGI-325, 이루가큐어 OXE01, 이루가큐어 OXE02, ADEKA사 제품 N-1919, 치바스페셜리티케미컬사의 Darocur TPO 등을 들 수 있다.
상기 열경화성 수지의 예가 크게 한정되는 것은 아니지만, 에폭시 수지가 바람직하게 적용될 수 있다.
구체적으로, 상기 에폭시 수지는 비스페놀계 에폭시 수지, 바이페닐계 에폭시 수지, 나프탈렌계 에폭시 수지, 플로렌계 에폭시 수지, 페놀노볼락계 에폭시 수지, 크레졸노볼락계 에폭시 수지, 비스페놀 노볼락계 에폭시 수지, 비페닐 노볼락계 에폭시 수지, 트리스하이드록실페닐메탄계 에폭시 수지, 테트라페닐메탄계 에폭시 수지, 디시클로펜타디엔형 에폭시 수지, 및 디시클로펜타디엔 변성 페놀형 에폭시 수지 및 지환식 에폭시 수지로 이루어진 군에서 선택된 1종 이상일 수 있다.
여기서, 상기 비스페놀계 에폭시 수지로는 비스페놀 A형 에폭시 수지, 비스페놀 F형 에폭시 수지, 비스페놀 S형 에폭시 수지, 수소첨가 비스페놀 A형 에폭시 수지, 비스페놀 AF형 에폭시 수지 등을 들 수 있다.
또한, 본 접착제 조성물은 열가소성 수지를 추가로 더 포함할 수도 있다. 이러한 열가소성 수지 또한 그 종류가 크게 한정되는 것은 아니며, 예를 들어 폴리이미드, 폴리에테르 이미드, 폴리에스테르 이미드, 폴리아미드, 폴리에테르 술폰, 폴리에테르 케톤, 폴리올레핀, 폴리염화비닐, 페녹시, 부타디엔 고무, 스티렌-부타디엔 고무, 폴리 이소프렌, 반응성 부타디엔 아크릴로 니트릴 공중합 고무 및 (메타)아크릴레이트계 수지로 이루어진 군으로부터 선택된 하나 이상의 고분자 수지를 포함할 수 있다.
바람직하게는, 상기 열가소성 수지로, -10℃ 내지 30 ℃의 유리전이온도 및 50,000 내지 1,000,000 g/mol의 중량평균분자량을 갖는 (메타)아크릴레이트계 공중합 수지가 적용될 수 있다.
한편, 상기 광경화성 수지는, 열경화수지 및 경화제의 총합 100 중량부를 기준으로 3 내지 45 중량부로 포함될 수 있다. 상기 광경화성 수지의 함량이 3 중량부 이하이면 자외선 조사후의 광경화도가 충분하지 않아 보이드가 발생하는 문제가 있고, 45 중량부 이상이면 자외선 조사후의 용융점도가 과도하게 상승하여 열압착 본딩시 범프간 접속이 잘 안되는 문제가 있다.
상기 열경화성 수지는, 전체 수지 조성물 중 고형분 함량 100 중량부를 기준으로 15 내지 80 중량부로 사용될 수 있다.
상기 열가소성 수지는 접착 필름 제조시 조성물의 흐름성 제어 등을 고려하여, 상기 열경화성 수지 100 중량부를 기준으로 10 내지 500 중량부로 포함될 수 있다.
상기 경화제로는 상기 열경화성 수지의 경화제 역할을 할 수 있는 것으로 알려진 화합물을 사용할 수 있다. 보다 구체적으로, 상기 경화제는 페놀계 경화제, 아민계 경화제, 및 산무수물계 경화제로 이루어진 군에서 선택된 1종 이상의 화합물을 포함할 수 있다.
상기 경화제로는 노볼락계 페놀 수지가 바람직하게 적용될 수 있다.
상기 노볼락계 페놀 수지는 반응성 작용기 사이에 고리가 위치하는 화학 구조를 갖는다. 이러한 구조적 특성으로 인하여, 상기 노볼락계 페놀 수지는 상기 접착제 조성물의 흡습성을 보다 낮출 수 있으며, 고온의 IR 리플로우 공정에서 안정성을 보다 높일 수 있어서, 접착 필름의 박리 현상이나 리플로우 균열 등을 방지하는 역할을 할 수 있다.
상기 노볼락계 페놀 수지의 구체적인 예로는 노볼락 페놀 수지, 자일록 노볼락 페놀 수지, 크레졸 노볼락 페놀 수지, 바이페닐 노볼락 페놀 수지, 비스페놀A 노볼락 페놀 수지, 및 비스페놀F 노볼락 페놀 수지로 이루어진 군에서 선택된 1 종 이상을 들 수 있다.
상기 노볼락계 페놀 수지는 60℃ 이상, 또는 60℃ 내지 150℃, 또는 65℃ 내지 140℃의 연화점을 갖는 것이 바람직하게 적용될 수 있다. 60℃ 이상의 연화점을 갖는 노볼락계 페놀 수지는 접착제 조성물의 경화 후 충분한 내열성, 강도 및 접착성을 가질 수 있도록 한다. 하지만, 상기 노볼락계 페놀 수지의 연화점이 너무 높으면 상기 접착제 조성물의 유동성이 낮아져서 실제 반도체 제조 공정에서 접착제 내부에 빈 공간(void)가 생성되어 최종 제품의 신뢰성이나 품질을 크게 저하시킬 수 있다.
상기 경화제의 함량은 최종 제조되는 접착 필름의 물성 등을 고려하여 적절히 선택할 수 있다. 예를 들어, 상기 경화제는 상기 열경화성 수지 100 중량부를 기준으로 10 내지 700 중량부 또는 30 내지 300 중량부로 사용될 수 있다.
상기 반도체 접착용 수지 조성물은 경화 촉매를 더 포함할 수 있다.
상기 경화 촉매는 상기 경화제의 작용이나 상기 반도체 접착용 수지 조성물의 경화를 촉진 시키는 역할을 하며, 반도체 접착 필름 등의 제조에 사용되는 것으로 알려진 경화 촉매를 큰 제한 없이 사용할 수 있다.
예를 들어, 상기 경화 촉매로는 인계 화합물, 붕소계 화합물, 인-붕소계 화합물, 및 이미다졸계 화합물로 이루어진 군에서 선택된 1종 이상을 사용할 수 있다. 상기 경화 촉매의 사용량은 최종 제조되는 접착 필름의 물성 등을 고려하여 적절히 선택할 수 있다.
한편, 상기 구현예의 반도체 접착용 수지 조성물은 무기 충전재를 더 포함할 수 있다.
상기 무기 충전재로는 알루미나, 실리카, 황산바륨, 수산화 마그네슘, 탄산 마그네슘, 규산 마그네슘, 산화 마그네슘, 규산 칼슘, 탄산 칼슘, 산화 칼슘, 수산화 알루미늄, 질화 알루미늄, 및 붕산 알루미늄으로 이루어진 군에서 선택된 1종 이상의 무기 입자가 적용될 수 있다.
이온성 불순물을 흡착하여 신뢰성을 향상시킬 수 있는 이온 흡착제를 무기 충진제로 사용할 수도 있다. 상기 이온 흡착제로는 수산화 마그네슘, 탄산마그네슘, 규산 마그네슘, 산화 마그네슘 같은 마그네슘계, 규산 칼슘, 탄산칼슘, 산화칼슘, 알루미나, 수산화 알루미늄, 질화 알루미늄, 붕산알루미늄 위스커, 지르코늄계 무기물, 및 안티몬 비스무트계 무기물로 이루어진 군에서 선택된 1종 이상의 무기 입자가 적용될 수 있다.
상기 무기 충전재는 0.01 내지 10 ㎛, 혹은 0.02 내지 5.0 ㎛, 혹은 0.03 내지 2.0 ㎛의 평균 입경(최장 외경 기준)을 갖는 것이 바람직하게 적용될 수 있다. 상기 무기 충전재의 입경이 너무 작을 경우 상기 접착제 조성물 내에서 쉽게 응집될 수 있다. 반면에, 상기 무기 충전재의 입경이 너무 클 경우 상기 무기 충전재에 의한 반도체 회로의 손상 및 접착 필름의 접착성 저하가 유발될 수 있다.
상기 무기 충전재의 함량은 상기 광경화성 수지, 열경화성 수지, 경화제, 및 열가소성 수지의 총 합 100 중량부를 기준으로 10 내지 300 중량부 또는 15 내지 250 중량부로 사용될 수 있다.
상기 구현예의 반도체 접착용 수지 조성물은 솔더의 산화막 제거를 위한 플럭스, 레벨링제, 소포제등의 첨가제를 추가적으로 첨가할 수 있다.
또한, 상기 반도체 회로 접속용 접착제 조성물은 상기 광경화성 수지, 열경화성 수지, 경화제 및 열가소성 수지, 그리고 무기 충전재의 총 합 100 중량부를 기준으로 10 내지 200 중량부의 유기 용매를 포함할 수 있다. 상기 유기 용매의 함량은 상기 접착제 조성물 및 최종적으로 제조되는 접착 필름의 물성이나 제조 공정을 고려하여 결정될 수 있다.
상기 유기 용매는 에스터류, 에터류, 케톤류, 방향족 탄화수소류, 및 설폭사이드류로 이루어진 군으로부터 선택된 1 종 이상의 화합물일 수 있다.

상기 방향족 탄화수소류 용매는 톨루엔, 자일렌, 아니솔, 리모넨 등일 수 있다.
상기 설폭사이드류 용매는 다이메틸설폭사이드 등일 수 있다.
이 밖에도, 상기 반도체 회로 접속용 접착제 조성물은 커플링제를 포함할 수 있다. 상기 커플링제의 종류는 특별히 제한되지 않지만, 바람직하게는 2-(3,4 에폭시사이클로헥실)-에틸트리메톡시실란, 3-글리시독시프로필트리메톡시실란, 3-글리시독시프로필메틸-디에톡시실란, 3-글리시독시프로필트리에톡시실란, N-2(아미노에틸)3-아미노프로필메틸디메톡시실란, N-2(아미노에틸)3-아미노프로필-트리메톡시실란, N-2(아미노에틸)3-아미노프로필트리에톡시실란, 3-아미노프로필-트리메톡시실란, 3-아미노프로필트리에톡시실란, 3-트리에톡실리-N-(1,3 디메틸-부틸리덴)프로필아민, N-페닐-3-아미노프로필트리메톡시실란, 머캅토가 함유된 3-머캅토프로필메틸디메톡시실란, 3-머캅토프로필트리메톡시실란 등이 바람직하게 적용될 수 있다.
또, 발명의 다른 일 구현 예에 따르면, 상술한 접착제 조성물을 포함하는 비전도성 필름에서, 이형 처리된 기재 필름은 상기 필름을 지지하기 위한 지지 기재로서, 내열성이나 내약품성이 우수한 수지 필름; 상기 수지 필름을 구성하는 수지를 가교 처리한 가교 필름; 또는 상기 수지 필름의 표면에 실리콘 수지 등을 도포하여 박리 처리한 필름 등이 이용될 수 있다.
상기 수지 필름을 구성하는 수지로는 폴리에스테르, 폴리에틸렌, 폴리프로필렌, 폴리부텐, 폴리부타디엔과 같은 폴리올레핀, 염화비닐, 에틸렌-메타크릴산 공중합체, 에틸렌 아세트산비닐 공중합체, 폴리에스테르, 폴리이미드, 폴리에틸렌 테레프탈레이트, 폴리아미드, 폴리우레탄 등을 적용할 수 있으며, 자외선 조사 측면에서 투명한 폴리에틸렌 테레프탈레이트가 바람직하다.
상기 지지 기재의 두께는 특별히 한정되지 않지만 3 내지 400 ㎛, 혹은 5 내지 200 ㎛, 혹은 10 내지 150 ㎛일 수 있다.
상기 접착층은 상술한 접착제 조성물로 이루어진다. 상기 접착제 조성물에 관한 내용은 상술한 바와 같다.
또한, 필요에 따라, 상기 접착층 상에는 점착층이 개재될 수 있다. 상기 점착층으로는 이 분야에 공지된 것이 특별한 제한 없이 적용될 수 있다.
상기 보호 필름의 종류는 특별히 제한되지 않으며, 이 분야에 공지된 플라스틱 필름이 적용될 수 있다. 예를 들어, 상기 보호 필름은 폴리에스테르, 폴리에틸렌, 폴리프로필렌, 폴리에틸렌 테레프탈레이트 등을 적용할 수 있다.
상기 반도체 밀봉용 비전도성 필름의 제조방법은 제한되지 않으며, 이 분야에 잘 알려진 방법으로 얻을 수 있다. 일례로, 상기 필름은 상기 지지 기재 상에 점착층을 형성한 후 상기 점착층 상에 접착층 및 보호 필름을 순차로 적층하는 방법으로 제조될 수 있다.
상기 지지 기재 상에 접착층을 형성하는 방법은, 상기 접착제 조성물을 그대로 혹은 적절한 유기 용매에 희석하여 콤마 코터, 그라비아 코터, 다이 코터, 리버스 코터 등 공지의 수단으로 상기 지지 기재 또는 이형 필름 상에 도포한 후, 60 ℃ 내지 150 ℃의 온도에서 10 초 내지 30 분 동안 건조시키는 방법이 이용될 수 있다.
상기 접착층의 두께는 1 내지 500 ㎛, 혹은 5 내지 100 ㎛, 혹은 5 내지 50 ㎛의 범위에서 적절히 조절될 수 있다.
발명의 구체적인 구현예를 하기의 실시예에서 보다 상세하게 설명한다. 단, 하기의 실시예는 발명의 구체적인 구현예를 예시하는 것일 뿐, 본 발명의 내용이 하기의 실시예에 의하여 한정되는 것은 아니다.
[제조예 : 광경화성 수지의 제조]
제조예 1
VH-4170(DIC 제품, 비스페놀 A 노볼락 수지)에 에피클로로 히드린과 2-아크릴로일록시 에틸 이소시아네이트를 1:9의 몰비로 촉매와 함께 반응시켜 광경화와 열경화가 동시에 가능한 화합물을 제조하였다.
실시예 1: 반도체 접착용 수지 조성물 및 비전도성 필름(접착 필름)의 제조
도 1의 공정에 따라 반도체 패키지를 제조하였다. 반도체 패키지 공정에 사용한 비전도성 필름은 도 2의 구조를 갖는 부분적으로 경화된 접착층을 갖는 필름을 밀봉재료로 사용하였다.
(1) 반도체 회로 접속용 접착제 조성물의 제조
에폭시 수지의 경화제인 페놀 수지 KH-6021 (DIC사 제품, 비스페놀A 노볼락 수지) 40g; 에폭시 수지로서 RE-310S (일본 화약 제품, 비스페놀 A 에폭시 수지) 30g; YDCN-500-5P (국도화학 제품, 크레졸 노볼락 에폭시 수지) 35g, 광경화제로서 A-DCP (신나카무라사 제품, 트리시클로메탄 디메탄올 디아크릴레이트) 10g, 디펜타에리스리톨 헥사아크릴레이트 0.5g, 광개시제로서 Darocur TPO 1g, 열가소성 아크릴레이트 수지 KG-3015 (Mw: 90만, 유리전이온도: 10℃) 15g; 촉매(2-phenyl-4,5-dihydroxymethyl imidazole) 1.5g; 플럭스 1g 및 무기 충전재 (SC-2050, 아드마텍 구상 실리카) 75g 을 메틸에틸케톤에 혼합하여, 반도체 회로 접속용 접착제 조성물(고형분 45중량% 농도)을 얻었다.
(2) 접착 필름의 제조
콤마 코터를 이용하여, 통상의 아크릴계 수지를 포함한 점착성 수지 조성물을 이용하여, 폴리에틸렌테레프탈레이트 필름(두께 38㎛) 상에 도포한 후 건조하여 약 20㎛ 두께의 점착층을 형성하였다. 이후, 상기 콤마 코터를 이용하여 상술한 접착제 수지 조성물을 코팅하고, 110℃에서 3분간 건조하여 약 20㎛ 두께의 접착층이 형성된 접착 필름을 얻었다. 이후, 상기 접착층 상부에 통상의 보호 필름(이형 처리된 폴리에틸렌 테레프탈레이트)을 약 20㎛ 두께로 형성하였다.
(3) 반도체 장치의 제조
복수의 실리콘 관통 전극이 구비되고, 높이 15㎛ 및 피치 50㎛인 구리 필러상에 무연 솔더(SnAgCu)가 3㎛ 높이로 형성되어 있는 반도체 소자인 범프칩(4.5mm × 4.5mm)을 포함하는 웨이퍼를 준비하였다.
상기 비전도성 접착 필름에서 보호 필름을 제거하고, 상기 웨이퍼의 범프 면에 상기 접착 필름의 접착층이 위치하도록 하여 80℃에서 진공라미네이션을 진행한 후, 각의 칩으로 개별화 하였다.
비전도성 필름이 진공 라미네이션된 개별화된 범프칩에 대하여, 500mJ/cm 2 광량으로 자외선을 조사하였다.
상기 자외선의 조사가 완료되면, 점착층의 점착력이 낮아지므로 비전도성 필름의 접착층 상부에 있는 점착층이 이형 기재필름과 함께 쉽게 제거되었다.
이후, 상기 접착층이 라미네이션되어 있는 개별화된 범프칩에 대하여, 열압착 본더를 이용하여 50㎛ 피치 접속 패드를 가지고 있는 6mm × 8mm 기재 칩에 100N으로 70℃에서 3초간 가접후, 260℃로 가열하여 4초간 열압착 본딩을 진행하였다.
실시예 2
하기 접착제 조성물을 이용한 것을 제외하고, 실시예 1과 동일한 방법으로, 접착필름 및 반도체 장치를 제조하였다.
에폭시 수지의 경화제인 페놀 수지 GPH-65(일본화약제품, 비페닐 노볼락 수지) 50g; 에폭시 수지로서 RE-310S (일본 화약 제품, 비스페놀 A 에폭시 수지, 에폭시 당량 180 g/eq) 20g; YDCN-500-5P (국도화학 제품, 크레졸 노볼락 에폭시 수지) 30g, 광경화성 수지로서 제조예 1의 화합물 15g, 광개시제로서 OXE01 0.3g; 촉매(2-phenyl-4,5-dihydroxymethyl imidazole) 1.5g; 플럭스 1g; 및 무기 충전재 (SC-2050, 아드마텍 구상 실리카) 90g 을 메틸에틸케톤에 혼합하여, 반도체 회로 접속용 접착제 조성물(고형분 45중량% 농도)을 얻었다.
실시예 3
하기 접착제 조성물을 이용한 것을 제외하고, 실시예 1과 동일한 방법으로, 접착필름 및 반도체 장치를 제조하였다.
실시예 2에 열가소성 수지로서 KG-3015 15g을 추가로 넣은 것을 제외하고는, 실시예 1과 같이 하여 반도체 회로 접속용 접착제 조성물을 얻었다.
비교예 1
하기 접착제 조성물을 이용한 것을 제외하고, 실시예 1과 동일한 방법으로, 접착필름 및 반도체 장치를 제조하였다.
실시예 1에서 광경화제인 A-DCP (신나카무라사 제품, 트리시클로메탄 디메탄올 디아크릴레이트)와 디펜타에리스리톨 헥사아크릴레이트, 광개시제인 Darocur TPO를 넣지 않은 것을 제외하고는 실시예 1과 같은 방법으로 하여 접착제 조성물을 얻었다.
비교예 2
실시예 3에서 비전도성 접착필름을 라미네이션 한 후에 자외선 조사를 실시하지 않고 열압착 본딩을 실시한 것을 제외하고는 실시예 3과 같은 방법으로 반도체 장치를 얻었다.
비교예 3
하기 접착제 조성물을 이용한 것을 제외하고, 실시예 1과 동일한 방법으로, 접착필름 및 반도체 장치를 제조하였다.
실시예 2에서 GPH-65를 KA-1163(DIC 제품, 크레졸 노볼락 수지) 40g으로 변경하고, RE-310S를 EOCN-104S로 변경하고, 무기 충전재 SC-2050(아드마텍 구상 실리카, 평균입경 500nm)을 YC100C(아드마텍 구상 실리카, 평균입경 100nm) 340g으로 변경한 것을 제외하고는 실시예 2와 같은 방법으로 접착제 조성물을 얻었다.
비교예 4
하기 접착제 조성물을 이용한 것을 제외하고, 실시예 1과 동일한 방법으로, 접착필름 및 반도체 장치를 제조하였다.
실시예 2에서 광경화성 수지로서 제조예 1의 화합물 70g, 디펜타에리스리톨 헥사아크릴레이트 5g, 광개시제로서 OXE01 0.8g, 무기 충전재 (SC-2050, 아드마텍 구상 실리카) 100g을 사용한 것을 제외하고는 실시예 2와 같은 방법으로 접착제 조성물을 얻었다.
비교예 5
하기 접착제 조성물을 이용한 것을 제외하고, 실시예 1과 동일한 방법으로, 접착필름 및 반도체 장치를 제조하였다.
에폭시 수지의 경화제인 페놀 수지 VH-4170(DIC제품, 비스페놀A 노볼락 수지) 50g; 에폭시 수지로서 RE-310S (일본 화약 제품, 비스페놀 A 에폭시 수지, 에폭시 당량 180 g/eq) 75g, 광경화성 수지로서 A-BPE-10 (신나카무라사 제품, 2.2 Bis[4-(아크릴록시폴리에톡시)페닐]프로판 (에틸렌 옥사이드 10몰 부가품)) 10g, 광개시제로서 Darocur TPO 0.5g; 촉매(2-phenyl-4,5-dihydroxymethyl imidazole) 1g; 플럭스 1g; 및 무기 충전재 (SC-2050, 아드마텍 구상 실리카) 40g 을 메틸에틸케톤에 혼합하여, 반도체 회로 접속용 접착제 조성물을 얻었다.
[시험예]
(1) 용융 점도 및 점도 변화율 측정
실시예 및 비교예에서 각각 얻어진 접착 필름을 두께 320㎛가 될 때까지 중첩하여 적층한 후 80℃의 롤 라미네이터를 이용하여 라미네이트하였다. 이후, 각 시편을 지름 8 ㎜의 원형으로 성형한 이후, TA사의 advanced rheometric expansion system(ARES)를 이용하여 5 rad/s의 전단속에서 10℃/분의 승온 속도를 적용하여 측정값의 가장 낮은 수치의 점도값을 용융점도로 판단하였다. 자외선 조사 후의 용융점도는 비전도성 접착 필름의 캐리어 필름면쪽에서 500mJ/㎠ 광량의 자외선을 조사한 후, 라미네이트하여 동일 방법으로 용융 점도를 측정하였다.
(2) 보이드 평가
실시예 및 비교예에서 각각 얻어진 반도체 장치에 대해 Scanning Acousitic Tomography(SAT)를 통하여 범프칩과 기재칩 사이에 보이드가 차지하는 면적이 1% 이하가 되는 것을 합격(○)으로, 그리고 1% 초과하는 것을 불합격(×)으로 평가하였다.
(3) 도통 평가
실시예 및 비교예에서 각각 얻어진 반도체 장치에 대해 데이지 체인 접속을 확인할 수 있었던 것을 합격(○)으로, 그리고 데이지 체인 접속을 확인할 수 없었던 것을 불합격(×)으로 평가하였다.
(4) 접속 상태 평가
실시예 및 비교예에서 각각 얻어진 반도체 장치에 대해 접속부를 단면 연마하여 노출시키고 광학 현미경으로 관찰하였다. 접속부에 접착 조성물 트랩핑이 보이지 않고 땜납이 배선에 충분히 젖어 있는 것을 합격(○)으로, 그리고 그 이외의 것을 불합격(×)으로 평가하였다.
(5) 필렛 평가 (단위: ㎛)
실시예 및 비교예에서 각각 얻어진 반도체 장치에 대해 광학 현미경을 이용하여 범프칩 위에서 관찰하여 비전도성 접착 필름이 흘러나온 필렛의 최대 길이를 측정하였다.

상기 표 1 및 2의 결과를 보면, 상기 실시예 1 내지 3은 자외선 조사 전후 용융점도 변화율이 30% 이하로 낮아 열압착 본딩시 보이드가 없고, 도통 및 접속 상태가 우수함을 확인할 수 있다. 또, 상기 실시예 1 내지 3은 필렛도 줄일 수 있어서, 신뢰성을 향상시켰다.
한편, 비교예 1 내지 2는 자외선 조사 전후 융용점도 변화가 없고 양호한 도통 평가 결과를 나타내었지만, 보이드가 발생하고, 접속상태가 불량하였으며, 필렛이 과다하여 패키지를 오염시키는 원인으로 작용하였다.
또, 비교예 3은 무기 충진재를 과량 사용함에 따라 필름의 용융점도가 높아지고 융융점도 변화율도 30% 이상이 되어 TCB 후에도 범프 연결이 이루어지지 않아 도통이 되지 않고, 접속상태 불량이 일어났다.
또, 비교예 4는 광경화성 수지의 함량 범위가 과다하여, 자외선 조사 전후 융용점도 변화율이 552%로 증가하였고, 도통 불량 및 접속 상태 불량을 나타내었다. 즉, 비교예 4 경우 광경화성 수지의 함량이 늘어나서 같은 양의 UV 조사 후, 점도 증가가 크기 때문에 TCB시 접속이 제대로 되지 않았다.
또, 비교예 5는 자외선 조사 전/후의 용융점도가 낮아 TCB시 매크로 보이드가 발생하고, 접속부의 솔더 사이에 접착물의 트랩핑이 발생한 것을 확인할 수 있었다.
그러므로, 본 발명과 같이, 반도체 밀봉재료로 페이스트 형이 아닌 비전도성 필름을 사용하고, 특히 자외선 조사 전후의 융융점도 변화율이 조절된 비전도성 필름을 사용하여 진공 라미네이션을 수행해야 필렛이 최소화되어 범프의 깨짐을 방지할 수 있다. 이에, 본 발명의 반도체 패키지의 제조방법에 따르면 열압착 본딩시 도통 및 접속상태가 우수하여 신뢰성을 향상시킬 수 있다.

Claims (12)

  1. 복수의 실리콘 관통 전극이 구비된 기판에 비전도성 필름을 라미네이션하는 단계; 및
    상기 비전도성 필름이 라미네이션된 기판에 자외선을 조사하는 단계;를 포함하고,
    상기 비전도성 필름은 상기 자외선 조사 전후로 용융 점도의 변화율이 1 내지 30%인,
    반도체 패키지의 제조방법.
  2. 제1항에 있어서, 상기 비전도성 필름은, 상기 자외선 조사 전후로 용융 점도의 변화율이 15 내지 27%인 반도체 패키지의 제조방법.
  3. 제1항에 있어서, 상기 비전도성 필름이 라미네이션된 기판에 자외선을 조사하는 단계는 0.1 내지 1000mJ/㎠의 광량으로 수행하는 반도체 패키지의 제조방법.
  4. 제1항에 있어서, 상기 비전도성 필름은 이형 처리된 기재 필름, 점착층 및 접착층을 포함하는, 반도체 패키지의 제조방법.
  5. 제4항에 있어서, 상기 비전도성 필름에서 접착층은,
    (a) 광경화 가능한 불포화 작용기를 가지는 광경화성 수지, (b) 열경화성 수지 및 경화제, (c) 광개시제, (d)무기 충전재 및 (e) 촉매를 포함한 수지 조성물을 포함하는
    반도체 패키지의 제조방법.
  6. 제4항에 있어서, 상기 광경화성 수지는 열경화성 수지 및 경화제의 총합 100 중량부를 기준으로 3 내지 45중량부로 포함되는 반도체 패키지의 제조방법.
  7. 제1항에 있어서,
    상기 비전도성 필름은 자외선을 조사하기 전에 800 내지 15000Paㆍs의 용융점도를 가지고, 자외선을 조사한 후에 1000 내지 18000Paㆍs의 용융점도를 가지는 반도체 패키지의 제조방법.
  8. 제1항에 있어서,
    상기 비전도성 필름을 라미네이션하는 단계는 40 내지 130℃에서 진공 조건 하에 수행하는 반도체 패키지의 제조방법.
  9. 제1항에 있어서,
    상기 복수의 실리콘 관통 전극이 구비된 기판은,
    반도체 기판 내부를 관통하는 복수의 실리콘 관통 비아 및 상기 실리콘 관통 비아를 채우는 복수의 범프가 형성되어 있는, 반도체 패키지의 제조방법.
  10. 제1항에 있어서, 상기 자외선을 조사하는 단계 후에는,
    상기 자외선이 조사된 비전도성 필름이 라미네이션된 기판과,
    상기 비전도성 필름이 라미네이션된 기판에 대향하여 위치하는 복수의 전극 패드가 형성된 반도체 기판을 열압착 본딩하는 단계를 더 포함하는 반도체 패키지의 제조방법.
  11. 제10항에 있어서,
    상기 열압착 본딩하는 단계는, 200 내지 300 ℃의 온도에서 10N 내지 300N 의 압력 조건 하에 2 내지 10초간 수행하는 반도체 패키지의 제조방법.
  12. 제10항에 있어서,
    상기 열압착 본딩하는 단계 전에, 비전도성 필름의 점착층을 제거하는 단계를 더 포함하는 반도체 패키지의 제조방법.
