本発明は、水素ラジカルへの耐性が高く、且つ射影効果を最小限に抑えて転写性を向上させた反射型フォトマスクブランク及び反射型フォトマスクを提供することを目的とする。本実施形態に係る反射型フォトマスクブランク(10)は、基板(1)と反射部(7)と低反射部(8)とを備え、低反射部(8)は、吸収層(4)と最表層(5)とから構成され、吸収層(4)は、第1の材料群から選択される1種類以上を合計して50原子%以上を含み、最表層(5)は、第2の材料群から選択される少なくとも1種類以上を合計して80原子%以上を含み、第1の材料群は、インジウム、錫、テルル、コバルト、ニッケル、プラチナ、銀、銅、亜鉛、ビスマス、並びにその酸化物、窒化物、酸窒化物であり、第2の材料群は、タンタル、アルミ、ルテニウム、モリブデン、ジルコニウム、チタン、亜鉛、バナジウム、並びにその酸化物、窒化物、酸窒化物、インジウム酸化物である。

Description

反射型フォトマスクブランク及び反射型フォトマスク
 本発明は、反射型フォトマスク及びこれを作製するための反射型フォトマスクブランクに関する。
 半導体デバイスの製造プロセスにおいては、半導体デバイスの微細化に伴い、フォトリソグラフィ技術の微細化に対する要求が高まっている。フォトリソグラフィにおける転写パターンの最小現像寸法は、露光光源の波長に大きく依存し、波長が短いほど最小解像寸法を小さくできる。このため、半導体デバイスの製造プロセスにおいて、従来の波長193nmのArFエキシマレーザー光を用いた露光光源から、波長13.5nmのEUV(Extreme Ultra Violet:極端紫外線)光を用いた露光光源に置き換わってきている。
 EUV光は波長が短いので、ほとんどの物質で高い割合で吸収される。このため、EUV露光用のフォトマスク(EUVフォトマスク)は、従来の透過型マスクと異なり、反射型マスクである(例えば、特許文献1、特許文献2、特許文献3を参照)。特許文献1には、EUVリソグラフィに用いられる反射型露光マスクにおいて、下地基板上に2種類以上の材料層を周期的に積層させた多層膜を形成し、その多層膜上に、窒化を含む金属膜からなるパターン、または窒化金属膜と金属膜との積層構造から成るマスクパターンを形成することが開示されている。また、特許文献2には、多層反射膜上に吸収体膜として、位相制御膜と、その位相制御膜上に形成された、高屈折率材料層と低屈折率材料層とを交互に積層した積層構造体とを備えた反射型EUVマスクが開示されている。また、特許文献3には、ガラス基板上にモリブデン(Mo)層及びシリコン(Si)層を交互に積層した多層膜からなる反射層を形成し、その上にタンタル(Ta)を主成分とする光吸収層を形成し、この光吸収層にパターンを形成することで得られたEUVフォトマスクが開示されている。
 EUVリソグラフィは、上述の通り光の透過を利用する屈折光学系が使用できないことから、露光機の光学系部材はレンズではなく、ミラーとなる。このため、EUVフォトマスク(反射型フォトマスク)への入射光と反射光とが同軸上に設計できない問題があり、通常、EUVリソグラフィでは光軸をEUVフォトマスクの垂直方向から6度傾けてEUV光を入射し、マイナス6度の角度で反射する反射光を半導体基板に照射する手法が採用されている。
 このように、EUVリソグラフィは、光軸を傾斜させることから、EUVフォトマスクに入射するEUV光がEUVフォトマスクのマスクパターン(吸収層パターン)の影を作ることにより、転写性能が悪化する、いわゆる「射影効果(シャドウイング効果)」と呼ばれる問題が発生することがある。
 この問題に対し、特許文献1では、位相制御膜及び低屈折率材料層を構成する材料として、EUVに対する消衰係数kが0.03以上の材料を採用することで、従来よりも膜厚が薄い吸収体層(膜厚は60nm以下)の形成が可能となり、その結果、射影効果を低減できる方法が開示されている。また、特許文献2では、従来のTaが主成分の吸収層もしくは位相シフト膜に対してEUV光に対する吸収性(消衰係数k)が高い化合物材料を採用することで膜厚を薄くし、射影効果を低減する方法が開示されている。
 また、現在のEUV露光装置では、不純物の混入、いわゆるコンタミによるチャンバー内の汚染を防ぐため、水素ラジカルによるクリーニングが行われることが多い。フォトマスクは水素ラジカル環境下にさらされることが多いため、水素ラジカルに対する耐久性が低いと、フォトマスクの寿命が短くなってしまうことがある。そのため、フォトマスクは水素ラジカル耐性の高い化合物材料で形成される必要がある。
 しかし、特許文献1及び特許文献2の方法では、水素ラジカル耐性については言及されておらず、長期間の使用に耐えうるフォトマスクであるか否か明らかになっていない。また、特許文献2の方法では、吸収層上にEUV光に対する低反射膜(低反射部)を形成する方法が記述されているが、低反射部を形成することで、吸収体層と低反射膜との合計膜厚が厚くなることにより、射影効果が増大することについては全く言及がなく、転写性の高いEUVフォトマスクであるか否か明らかになっていない。
 また、現在のEUVマスクブランクには、光吸収層として膜厚60nm~90nmのタンタル(Ta)を主成分とした膜を用いたものもある。このマスクブランクを用いて作製したEUVマスクでパターン転写の露光を行った場合、EUV光の入射方向とマスクパターンの向きとの関係によっては、マスクパターンの影となるエッジ部分で、コントラストの低下を引き起こす恐れがある。これに伴い、半導体基板上の転写パターンのラインエッジラフネスの増加や、線幅が狙った寸法に形成できないなどの問題が生じ、転写性能が悪化することがある。
 そこで、光吸収層をタンタル(Ta)からEUV光に対する吸収性(消衰係数)が高い材料への変更や、タンタル(Ta)に吸収性の高い材料を加えた反射型フォトマスクブランクが検討されている。例えば、特許文献4では、光吸収層を、Taを主成分として50原子%(at%)以上含み、さらにTe、Sb、Pt、I、Bi、Ir、Os、W、Re、Sn、In、Po、Fe、Au、Hg、Ga及びAlから選ばれた少なくとも一種の元素を含む材料で構成した反射型フォトマスクブランクが記載されている。
 さらに、ミラーは、EUV発生による副生成物(例えばSn)や炭素などによって汚染されることが知られている。汚染物質がミラーに蓄積することにより、ミラー表面の反射率が減少し、リソグラフィ装置のスループットが低下することがある。この問題に対し、特許文献5では、装置内に水素ラジカルを生成することで、水素ラジカルと汚染物質とを反応させて、ミラーからこの汚染物質を除去する方法が開示されている。
 しかしながら、特許文献4に記載の反射型フォトマスクブランクでは、光吸収層が水素ラジカルに対する耐性(水素ラジカル耐性)を有することについては検討されていない。そのため、EUV露光装置への導入によって光吸収層に形成された転写パターン(マスクパターン)を安定的に維持できず、結果として転写性が悪化する可能性がある。

 本発明の目的は、水素ラジカルへの耐性が高く、且つ射影効果を最小限に抑えて転写性を向上させたEUVフォトマスクブランク(反射型フォトマスクブランク)及びEUVフォトマスク(反射型フォトマスク)を提供することである。
 上記目的を達成するために、本発明の一態様に係る反射型フォトマスクブランクは、極端紫外線を光源としたパターン転写用の反射型フォトマスクを作製するための反射型フォトマスクブランクであって、基板と、前記基板上に形成されて入射した光を反射する反射部と、前記反射部上に形成されて入射した光を吸収する低反射部と、を備え、前記低反射部は、吸収層と最表層とから構成される少なくとも2層以上の積層構造体であり、前記吸収層の少なくとも1層は、第1の材料群から選択される1種類以上を合計して50原子%以上を含み、前記最表層は、第2の材料群から選択される少なくとも1種類以上を合計して80原子%以上を含み、前記第1の材料群は、インジウム(In)、錫(Sn)、テルル(Te)、コバルト(Co)、ニッケル(Ni)、プラチナ(Pt)、銀(Ag)、銅(Cu)、亜鉛(Zn)、及びビスマス(Bi)、並びにその酸化物、窒化物、及び酸窒化物であり、前記第2の材料群は、タンタル(Ta)、アルミ(Al)、ルテニウム(Ru)、モリブデン(Mo)、ジルコニウム(Zr)、チタン(Ti)、亜鉛(Zn)、及びバナジウム(V)、並びにその酸化物、窒化物、酸窒化物、及びインジウム酸化物(InxOy(y>1.5x))であることを特徴とする。
 また、本発明の別の態様に係る反射型フォトマスクブランクは、極端紫外線を光源としたパターン転写用の反射型フォトマスクを作製するための反射型フォトマスクブランクであって、基板と、前記基板上に形成されて入射した光を反射する反射部と、前記反射部上に形成されて入射した光を吸収する低反射部と、を備え、前記低反射部は、吸収層と最表層とから構成される少なくとも2層以上の積層構造体であり、前記吸収層の少なくとも1層は、酸化インジウムを含み、前記最表層は、タンタル(Ta)、アルミニウム(Al)、ケイ素(Si)、パラジウム(Pd)、ジルコニウム(Zr)、ハフニウム(Hf)、ニオブ(Nb)、クロム(Cr)、白金(Pt)、イットリウム(Y)、ニッケル(Ni)、鉛(Pb)、チタン(Ti)、ガリウム(Ga)、及びビスマス(Bi)、並びにその酸化物、窒化物、弗化物、ホウ化物、酸窒化物、酸ホウ化物、及び酸窒化ホウ化物の何れか1つ以上を含むことを特徴とする。
 また、前記吸収層は、インジウム(In)と酸素(O)とを合計で50原子%以上含有する材料で形成され、インジウム(In)に対する酸素(O)の原子数比(O/In)は、1以上1.5以下であってもよい。
 また、前記吸収層は、ベリリウム(Be)、カルシウム(Ca)、スカンジウム(Sc)、バナジウム(V)、マンガン(Mn)、鉄(Fe)、コバルト(Co)、銅(Cu)、ルテニウム(Ru)、銀(Ag)、バリウム(Ba)、イリジウム(Ir)、金(Au)、ケイ素(Si)、ゲルマニウム(Ge)、ハフニウム(Hf)、タンタル(Ta)、アルミニウム(Al)、パラジウム(Pd)、ジルコニウム(Zr)、ニオブ(Nb)、クロム(Cr)、白金(Pt)、イットリウム(Y)、ニッケル(Ni)、鉛(Pb)、チタン(Ti)、ガリウム(Ga)、テルル(Te)、タングステン(W)、モリブデン(Mo)、及び錫(Sn)、並びにその酸化物、窒化物、弗化物、ホウ化物、酸窒化物、酸ホウ化物、及び酸窒化ホウ化物の何れか1つ以上をさらに含んでいてもよい。
 また、前記最表層は、遷移元素、及びビスマス(Bi)、並びにその酸化物、窒化物、弗化物、ホウ化物、酸窒化物、酸ホウ化物、及び酸窒化ホウ化物の何れか1つ以上を含んでいてもよい。
 また、前記吸収層は、複数層に分割されていてもよく、複数層に分割された場合であっても、その合計膜厚が17nm以上47nm以下の範囲内であり、且つOD値(Optica Density:光学濃度)が1.0以上であってもよい。
 また、前記吸収層は、複数層に分割された場合であっても、その合計膜厚が17nm以上45nm以下の範囲内であってもよい。
 さらに、前記低反射部の膜厚は、60nm以下であり、且つ前記最表層の膜厚は、1.0nm以上であってもよい。
 上記目的を達成するために、本発明の一態様に係る反射型フォトマスクは、極端紫外線を光源としたパターン転写用の反射型フォトマスクであって、基板と、前記基板上に形成されて入射した光を反射する反射部と、前記反射部上に形成されて入射した光を吸収する低反射部と、を備え、前記低反射部は、吸収層と最表層とから構成される少なくとも2層以上の積層構造体であり、前記吸収層の少なくとも1層は、第1の材料群から選択される1種類以上を合計して50原子%以上を含み、前記最表層は、第2の材料群から選択される少なくとも1種類以上を合計して80原子%以上を含み、前記第1の材料群は、インジウム(In)、錫(Sn)、テルル(Te)、コバルト(Co)、ニッケル(Ni)、プラチナ(Pt)、銀(Ag)、銅(Cu)、亜鉛(Zn)、及びビスマス(Bi)、並びにその酸化物、窒化物、及び酸窒化物であり、前記第2の材料群は、タンタル(Ta)、アルミ(Al)、ルテニウム(Ru)、モリブデン(Mo)、ジルコニウム(Zr)、チタン(Ti)、亜鉛(Zn)、及びバナジウム(V)、並びにその酸化物、窒化物、酸窒化物、及びインジウム酸化物(InxOy(y>1.5x))であることを特徴とする。
 また、本発明の別の態様に係る反射型フォトマスクは、極端紫外線を光源としたパターン転写用の反射型フォトマスクであって、基板と、前記基板上に形成されて入射した光を反射する反射部と、前記反射部上に形成されて入射した光を吸収する低反射部と、を備え、前記低反射部は、吸収層と最表層とから構成される少なくとも2層以上の積層構造体であり、前記吸収層の少なくとも1層は、酸化インジウムを含み、前記最表層は、タンタル(Ta)、アルミニウム(Al)、ケイ素(Si)、パラジウム(Pd)、ジルコニウム(Zr)、ハフニウム(Hf)、ニオブ(Nb)、クロム(Cr)、白金(Pt)、イットリウム(Y)、ニッケル(Ni)、鉛(Pb)、チタン(Ti)、ガリウム(Ga)、及びビスマス(Bi)、並びにその酸化物、窒化物、弗化物、ホウ化物、酸窒化物、酸ホウ化物、及び酸窒化ホウ化物の何れか1つ以上を含むことを特徴とする。
 また、前記吸収層は、インジウム(In)と酸素(O)とを合計で50原子%以上含有する材料で形成され、インジウム(In)に対する酸素(O)の原子数比(O/In)は、1以上1.5以下であってもよい。
 また、前記吸収層は、ベリリウム(Be)、カルシウム(Ca)、スカンジウム(Sc)、バナジウム(V)、マンガン(Mn)、鉄(Fe)、コバルト(Co)、銅(Cu)、ルテニウム(Ru)、銀(Ag)、バリウム(Ba)、イリジウム(Ir)、金(Au)、ケイ素(Si)、ゲルマニウム(Ge)、ハフニウム(Hf)、タンタル(Ta)、アルミニウム(Al)、パラジウム(Pd)、ジルコニウム(Zr)、ニオブ(Nb)、クロム(Cr)、白金(Pt)、イットリウム(Y)、ニッケル(Ni)、鉛(Pb)、チタン(Ti)、ガリウム(Ga)、テルル(Te)、タングステン(W)、モリブデン(Mo)、及び錫(Sn)、並びにその酸化物、窒化物、弗化物、ホウ化物、酸窒化物、酸ホウ化物、及び酸窒化ホウ化物の何れか1つ以上をさらに含んでいてもよい。
 また、前記最表層は、遷移元素、及びビスマス(Bi)、並びにその酸化物、窒化物、弗化物、ホウ化物、酸窒化物、酸ホウ化物、及び酸窒化ホウ化物の何れか1つ以上を含んでいてもよい。
 また、前記低反射部は、その膜厚が60nm以下であり、前記吸収層は、複数層に分割された場合であっても、各層の合計膜厚が17nm以上47nm以下であり、前記最表層は、その膜厚が1nm以上であってもよい。
 また、前記吸収層は、複数層に分割された場合であっても、各層の合計膜厚が17nm以上45nm以下であってもよい。
 本発明の一態様によれば、EUVに対して高い吸収性を持つ化合物材料と、最表層に水素ラジカル耐性の高い化合物材料とから成る低反射部を形成することで、ウェハ上へ転写されるパターンの寸法精度や形状精度を向上し、且つ長期間フォトマスクを使用することが可能となる。つまり、本発明の一態様によれば、水素ラジカルへの耐性が高く、且つ射影効果を最小限に抑えて転写性を向上させたEUVフォトマスクブランク(反射型フォトマスクブランク)及びEUVフォトマスク(反射型フォトマスク)を提供することができる。

 以下、図面を参照しつつ、本発明に係る反射型フォトマスクブランク及び反射型フォトマスクの各構成について説明するが、本発明は以下に示す実施形態に限定されない。以下に示す実施形態では、本発明を実施するために技術的に好ましい限定がなされているが、この限定は本発明の必須要件ではない。
 図1は、本発明の各実施形態に係る反射型フォトマスクブランク10の構造を示す概略断面図である。また、図2は、本発明の各実施形態に係る反射型フォトマスク20の構造を示す概略断面図である。ここで、図2に示す本発明の各実施形態に係る反射型フォトマスク20は、図1に示す本発明の各実施形態に係る反射型フォトマスクブランク10の低反射部8をパターニングして形成されたものである。
〔第1実施形態〕
(全体構造)
 図1に示すように、本発明の実施形態に係る反射型フォトマスクブランク10は、基板1、基板1上に形成された多層反射膜2、多層反射膜2上に形成されたキャッピング層3を備えている。これにより、基板1上には多層反射膜2及びキャッピング層3を有する反射部7が形成されている。本発明の実施形態に係る反射型フォトマスクブランク10は、反射部7上に低反射部8を備え、低反射部8は少なくとも二層以上で構成され、そのうちの一層を吸収層4とし、吸収層4上には最表層5を備えている。
(基板)
 本発明の実施形態に係る基板1には、例えば、平坦なSi基板や合成石英基板等を用いることができる。また、基板1には、チタンを添加した低熱膨張ガラスを用いることができるが、熱膨張率の小さい材料であれば、本発明ではこれらに限定されるものではない。
(反射部)
<多層反射膜>
 本発明の各実施形態に係る多層反射膜2は、露光光であるEUV光(極端紫外光)を反射するものであればよく、EUV光に対する屈折率の大きく異なる材料の組み合わせによる多層反射膜であれば好ましい。多層反射膜2は、例えば、Mo(モリブデン)とSi(シリコン)、またはMo(モリブデン)とBe(ベリリウム)といった組み合わせの層を40周期程度繰り返し積層することにより形成したものが好ましい。
<キャッピング層>
 本発明の各実施形態に係るキャッピング層3は、吸収層4に転写パターン(マスクパターン)を形成の際に行われるドライエッチングに対して耐性を有する材質で形成されて、後述する低反射部パターンをエッチング形成する際に、多層反射膜2へのダメージを防ぐエッチングストッパとして機能するものである。キャッピング層3は、例えば、Ru(ルテニウム)で形成されている。ここで、多層反射膜2の材質やエッチング条件により、キャッピング層3は設けなくてもよい。また、図示しないが、基板1上の多層反射膜2を形成していない面に裏面導電膜を形成することができる。裏面導電膜は、後述する反射型フォトマスク20を露光機に設置するときに静電チャックの原理を利用して固定するための膜である。
(低反射部)
 本発明の各実施形態に係る低反射部8は、図2に示すように、反射型フォトマスクブランク10の低反射部8の一部を除去することにより低反射部パターン8aが形成される層である。
 EUVリソグラフィにおいて、EUV光は斜めに入射し、反射部7で反射されるが、低反射部パターン8aが光路の妨げとなる射影効果により、ウェハ(半導体基板)上への転写性能が悪化することがある。この転写性能の悪化は、EUV光を吸収する低反射部8の厚さを薄くすることで低減される。低反射部8の厚さを薄くするためには、従来の材料よりEUV光に対し吸収性の高い材料、つまり波長13.5nmに対する消衰係数kの高い材料を吸収層4に適用することが好ましい。
<吸収層>
 従来の吸収層4の主材料であるタンタル(Ta)の消衰係数kは0.041である。それより大きい消衰係数kの化合物材料であれば、従来に比べて吸収層4(低反射部8)の厚さを薄くすることが可能である。図3に、タンタル(Ta)と、後述する第1の材料群との光学定数のグラフを示す。図3より、第1の材料群に含まれる材料は、それぞれ従来材料より消衰係数kが大きく、射影効果を低減できることがわかる。
 ただし、インジウム(In)は、インジウム酸化物(InxOy(y>1.5x))であるときのみ、後述する第2の材料群に含まれる。
 ここで、本実施形態における「第1の材料群」とは、インジウム(In)、錫(Sn)、テルル(Te)、コバルト(Co)、ニッケル(Ni)、プラチナ(Pt)、銀(Ag)、銅(Cu)、亜鉛(Zn)、及びビスマス(Bi)、並びにその酸化物、窒化物、及び酸窒化物で構成される材料群を意味する。つまり、本実施形態における吸収層4を構成する少なくとも1層は、インジウム(In)、錫(Sn)、テルル(Te)、コバルト(Co)、ニッケル(Ni)、プラチナ(Pt)、銀(Ag)、銅(Cu)、亜鉛(Zn)、及びビスマス(Bi)、並びにその酸化物、窒化物、及び酸窒化物で構成される材料群から選択される1種類以上を合計して50原子%以上を含んでいる。第1の材料群を構成する材料は、消衰係数kが大きいため、吸収層4を構成する少なくとも1層を、第1の材料群を構成する材料で形成した場合には、転写性能を向上させることができる。
 第1の材料群の中でも、錫(Sn)は酸化させることで熱安定性が高くなり、且つ反応性ガスにより容易に加工可能であるので、特に好ましい。
 本実施形態の吸収層4には、上述した第1の材料群から選択される少なくとも1種類の材料と、別の材料とを混合した化合物材料を用いることができるが、射影効果を低減するために、吸収層4の合計膜厚(総膜厚)は47nm以下であることが好ましい。吸収層4の合計膜厚(総膜厚)が47nmを超える場合には、射影効果により、パターン転写が向上しない場合がある。吸収層4の合計膜厚(総膜厚)が17nmに満たない場合には、OD値が1未満となることがあり、パターン転写が向上しない場合がある。
 また、本実施形態の吸収層4を構成する材料の混合比は、パターン転写が可能なコントラストを維持するため、OD値が1以上になるよう計算された混合比である必要がある。本実施形態の吸収層4を構成する材料の混合比の下限値は、混合する別材料の光学定数に依存するため、一概には決められないが、従来膜より射影効果を低減するためには、第1の材料群を構成する材料が少なくとも50原子%以上含有する化合物材料であることが望ましい。
 更に、微細なパターンを転写するためには、反射部7と低反射部8からそれぞれ反射した光の強度のコントラストは高い方が望ましい。よって、吸収層4のOD値は1.5以上であることが、より好ましい。
 吸収層4は、キャッピング層3上に、例えばスパッタで形成されるが、エッチング後の吸収層パターンのラフネスや面内寸法均一性、あるいは転写像の面内均一性のため、吸収層4の膜質は十分にアモルファスであることが好まれる。そのため、吸収層4は、ホウ素(B)、窒素(N)、珪素(Si)、ゲルマニウム(Ge)、及びハフニウム(Hf)、並びにその酸化物、窒化物、及び酸窒化物から選ばれる少なくとも1種の材料を50原子%未満で含有する化合物材料で形成されていてもよい。
 吸収層4は、第1の材料群の他に、例えば、アモルファス性向上、洗浄耐性向上、ミキシング防止、検査光のコントラスト向上、位相シフト等の目的で別材料を混合して形成されてもよい。
 なお、吸収層4は、単層構造であってもよいし、複数層に分割された層構造であってもよい。吸収層4が複数層に分割された層構造である場合には、各層を異なる組成で形成してもよい。例えば、吸収層4の最下層を、第1の材料群を構成する材料のうち、消衰係数kが最も大きい材料で形成し、第1の材料群を構成する材料の消衰係数kが順次小さくなるように積層してもよい。また、吸収層4の最下層を、第1の材料群を構成する材料のうち、消衰係数kが最も小さい材料で形成し、第1の材料群を構成する材料の消衰係数kが順次大きくなるように積層してもよい。
<最表層>
 上述したとおり、EUV露光機ではフォトマスクは水素ラジカル環境下にさらされることが多いため、水素ラジカル耐性の高い化合物材料を使ってフォトマスクを長寿命化する必要がある。
 図4に示す通り、水素の流量を1019at/(cm2s)とし、40MHzのCCP(Capacitively Coupled Plasma:容量結合プラズマ)を使って電極間距離を18mmとした条件で励起された水素ラジカル環境下で、膜減り速さ0.1nm/s以下の化合物材料を、本実施形態においては、水素ラジカル耐性の高い材料とする。
 なお、本実施形態における水素ラジカル耐性の評価は、上記評価方法に限定されず、例えば、0.36ミリバール(mbar)以下の真空中で、電力1kwのマイクロ波プラズマを使い水素プラズマを発生させ、水素ラジカルリッチな環境下において、膜減り速さが0.1nm/s以下の材料を、水素ラジカル耐性の高い材料としてもよい。
 ここで、膜減り速さの測定値に関して、上述した2つの方法による差は極僅かであり、ほぼ同じ値が得られる。
 最表層5は、後述する第2の材料群から選択される少なくとも1種類以上を合計して80原子%以上を含んでおり、第2の材料群の材料は、前述のラジカル耐性の高い材料としての条件を満たす材料である。最表層5の化合物材料は、第2の材料群の他に、例えば、別の材料を混合することができるが、最表層5は、ラジカル耐性を低下させないために、第2の材料群の材料を少なくとも80原子%以上含有する化合物材料で構成されていることが望ましい。
 ここで、本実施形態における「第2の材料群」とは、タンタル(Ta)、アルミ(Al)、ルテニウム(Ru)、モリブデン(Mo)、ジルコニウム(Zr)、チタン(Ti)、亜鉛(Zn)、及びバナジウム(V)、並びにその酸化物、窒化物、酸窒化物、及びインジウム酸化物(InxOy(y>1.5x))で構成される材料群を意味する。つまり、本実施形態における最表層5は、タンタル(Ta)、アルミ(Al)、ルテニウム(Ru)、モリブデン(Mo)、ジルコニウム(Zr)、チタン(Ti)、亜鉛(Zn)、インジウム(In)、及びバナジウム(V)、並びにその酸化物、窒化物、及び酸窒化物で構成される材料群から選択される1種類以上を合計して80原子%以上を含んでいる。
 低反射部8は、その膜厚が吸収層4と最表層5とを合わせた膜厚となるため、射影効果が増大する懸念がある。そのため、吸収層4と最表層5との合計膜厚は60nm以下であることが望ましい。また、十分に水素ラジカル耐性を持つ化合物材料を最表層5とする場合、安定した膜厚分布を得るために、最表層5の膜厚は1.0nm以上が好ましい。また、シャドウイング効果を最小限にするために、最表層5の膜厚は10nm以下がよい。
 最表層5は、吸収層4上に、例えばスパッタで形成されるが、エッチング後の最表層パターンのラフネスや面内寸法均一性、あるいは転写像の面内均一性のため、最表層5の膜質は十分にアモルファスであることが好まれる。そのため、最表層5は、ホウ素(B)、窒素(N)、ゲルマニウム(Ge)、及びハフニウム(Hf)、並びにその酸化物、窒化物、及び酸窒化物から選ばれる少なくとも1種の元素を組成比20%未満で含有する化合物材料で形成されていてもよい。
 なお、最表層5を構成する材料は、上記材料以外に、例えば、ベリリウム(Be)、カルシウム(Ca)、スカンジウム(Sc)、バナジウム(V)、マンガン(Mn)、鉄(Fe)、コバルト(Co)、銅(Cu)、ゲルマニウム(Ge)、ヒ素(As)、ストロンチウム(Sr)、モリブデン(Mo)、テクネチウム(Tc)、ルテニウム(Ru)、ロジウム(Rh)、銀(Ag)、バリウム(Ba)、タングステン(W)、レニウム(Re)、オスミウム(Os)、イリジウム(Ir)、金(Au)、及びラジウム(Ra)、並びにその酸化物、窒化物、弗化物、ホウ化物、酸窒化物、酸ホウ化物、及び酸窒化ホウ化物から選ばれる少なくとも1種の元素を組成比20%未満で含有する材料であってもよい。
 従来のEUV反射型フォトマスクの吸収層4には、上述のようにTaを主成分とする化合物材料が適用されてきた。この場合、反射部7と低反射部8との光強度のコントラストを表す指標である光学濃度OD(式1)で1以上を得るには、膜厚は40nm以上必要であり、OD値2以上を得るには膜厚は70nm以上必要であった。

 なお、上記式1では、反射部7からの反射光の強度を「Rm」とし、低反射部8からの反射光の強度を「Ra」として示している。
 なお、従来のEUV反射型フォトマスクでは、上述の通りTaを主成分とする化合物材料で、膜厚60nmであり、低反射部8からの反射率は2%程度で、反射部7とのODに変換すると1.5程度である。OD値は大きいほうがコントラストはよく、高い転写性が得られる。パターン転写にはOD値>1が必要であるが、上記従来との比較により、OD値は1.5以上であると、更に好ましい。
〔第2実施形態〕
 本発明の第2実施形態に係る反射型フォトマスクブランク10及び反射型フォトマスクの20各構成は、吸収層4及び最表層5の各構成以外は、上述した本発明の第1実施形態に係る反射型フォトマスクブランク10及び反射型フォトマスクの20各構成と同じである。よって、本実施形態では、本発明の第1実施形態と異なる部分である吸収層4及び最表層5について説明し、その他の部分についての説明は省略する。
<吸収層>
 図5は、一部の金属材料のEUV光の波長13.5nmに対する光学定数を示すグラフである。図5の横軸は屈折率nを表し、縦軸は消衰係数kを示している。従来の吸収層4の主材料であるタンタル(Ta)の消衰係数kは0.041である。それより大きい消衰係数kを有する材料であれば、従来に比べて吸収層4の厚さを薄くすることが可能である。
 上記のような消衰係数kを満たす材料としては、図5に示すように、例えば、銀(Ag)、プラチナ(Pt)、インジウム(In)、コバルト(Co)、錫(Sn)、ニッケル(Ni)、テルル(Te)がある。
 従来のEUV反射型フォトマスクの吸収層4には、上述のようにTaを主成分とする化合物材料が適用されてきた。この場合、第1実施形態で説明したように、OD値で1以上を得るには、吸収層4の膜厚は40nm以上必要であり、OD値で2以上を得るには、吸収層4の膜厚は70nm以上必要であった。Taの消衰係数kは0.041だが、消衰係数kが0.06以上のインジウム(In)と酸素(O)とを含む材料を吸収層4に適用することで、少なくともOD値が1以上であれば吸収層4の膜厚を17nmまで薄膜化することが可能であり、OD値が1.8以上であれば吸収層4の膜厚を47nm以下にすることが可能であり、OD値が2以上であれば吸収層4の膜厚を45nm以下にすることが可能である。ただし、吸収層4の膜厚が47nmを超える場合には、射影効果により、パターン転写が向上しない場合がある。
 そのため、本発明の第2実施形態に係る吸収層4は、インジウム(In)と酸素(O)とを含む材料を主成分とし、膜厚は17nm以上47nm以下であることが好ましい。つまり、吸収層4の膜厚が17nm以上47nm以下の範囲内であると、Taを主成分とした化合物材料で形成された従来の吸収層4に比べて、射影効果を十分に低減することができ、転写性能が向上する。また、吸収層4の膜厚が17nm以上45nm以下の範囲内であると、Taを主成分とした化合物材料で形成された従来の吸収層4に比べて、OD値を高めることができ、転写性能が向上する。
 また、上述した「主成分」とは、吸収層全体の原子数に対して50原子%以上含んでいる成分をいう。
 更に、微細なパターンを転写するためには、第1実施形態と同様に、反射部7と低反射部8から反射した光の強度のコントラストは高い方が望ましい。よって、吸収層4のOD値は1.5以上であることが、より好ましい。
 吸収層4を形成するためのインジウム(In)及び酸素(O)を含む材料は、1:1から1:1.5の間にあることが好ましい。つまり、吸収層4における、インジウム(In)に対する酸素(O)の原子数比(O/In)は、1以上1.5以下であることが好ましい。なお、この範囲は原子数比が1未満であると熱耐性の低下が進行し、原子数比1.5であると化学量論比が最大であることに基づく。
 なお、図1及び図2には単層の吸収層4を示したが、本実施形態に係る吸収層4はこれに限定されるものではない。本実施形態に係る吸収層4は、例えば、1層以上の吸収層、即ち複層の吸収層であってもよい。つまり、本実施形態に係る吸収層4は、複数層に分割されていてもよく、その場合であっても、各吸収層4の膜厚を合計した総膜厚は、17nm以上47nm以下であることが好ましく、17nm以上45nm以下であることが好ましい。
 また、吸収層4を構成する材料は、インジウム(In)及び酸素(O)を合計で50原子%以上含有することが好ましい。これは、吸収層4にインジウム(In)と酸素(O)以外の成分が含まれていると、EUV光吸収性が低下する可能性があるものの、インジウム(In)と酸素(O)以外の成分が50原子%未満であれば、EUV光吸収性の低下はごく僅かであり、EUVマスクの吸収層4としての性能の低下はほとんどないためである。
 吸収層4は、キャッピング層3上に形成されるが、インジウム(In)と酸素(O)以外の材料として、例えば、ベリリウム(Be)、カルシウム(Ca)、スカンジウム(Sc)、バナジウム(V)、マンガン(Mn)、鉄(Fe)、コバルト(Co)、銅(Cu)、ルテニウム(Ru)、銀(Ag)、バリウム(Ba)、イリジウム(Ir)、金(Au)、ケイ素(Si)、ゲルマニウム(Ge)、ハフニウム(Hf)、タンタル(Ta)、アルミニウム(Al)、パラジウム(Pd)、ジルコニウム(Zr)、ニオブ(Nb)、クロム(Cr)、白金(Pt)、イットリウム(Y)、ニッケル(Ni)、鉛(Pb)、チタン(Ti)、ガリウム(Ga)、テルル(Te)、タングステン(W)、モリブデン(Mo)、錫(Sn)、ヒ素(As)、ストロンチウム(Sr)、テクネチウム(Tc)、ロジウム(Rh)、レニウム(Re)、オスミウム(Os)、及びラジウム(Ra)、並びにその酸化物、窒化物、弗化物、ホウ化物、酸窒化物、酸ホウ化物、及び酸窒化ホウ化物から選ばれる少なくとも1種を50原子%未満で含有する材料で構成されていてもよい。
 吸収層4を構成する材料は、例えば、ベリリウム(Be)、カルシウム(Ca)、スカンジウム(Sc)、バナジウム(V)、マンガン(Mn)、鉄(Fe)、銅(Cu)、ゲルマニウム(Ge)、ヒ素(As)、ストロンチウム(Sr)、テクネチウム(Tc)、ロジウム(Rh)、バリウム(Ba)、タングステン(W)、レニウム(Re)、オスミウム(Os)、金(Au)などを含有することで、ラフネス、面内寸法均一性、転写像の面内均一性が向上し、十分にアモルファスである材料とすることができる。
 また、吸収層4を構成する材料は、例えば、銀(Ag)、ニッケル(Ni)、テルル(Te)、錫(Sn)などを含有することで、消衰係数kが従来の主材料であるタンタル(Ta)より大きい材料とすることができる。
 また、吸収層4を構成する材料は、例えば、タンタル(Ta)、ケイ素(Si)、ジルコニウム(Zr)、ハフニウム(Hf)、ニオブ(Nb)、イットリウム(Y)、鉛(Pb)、ガリウム(Ga)などを含有することで、水素ラジカルとの反応が生じにくく、より水素ラジカル耐性のある材料とすることができる。
 また、吸収層4を構成する材料は、例えば、アルミニウム(Al)、クロム(Cr)、ジルコニウム(Zr)などを含有することで、マスク洗浄に一般に使用されるSPMやAPMのような薬液に対し反応性が低く、より洗浄耐性のある材料とすることができる。
 また、吸収層4を構成する材料は、例えば、窒化ケイ素(SiN)、酸化タンタル(TaO)などを含有することで、波長190nm~260nmの光吸収が高く検査光のコントラスト向上性のある材料とすることができる。
 また、吸収層4を構成する材料は、例えば、コバルト(Co)、ルテニウム(Ru)、イリジウム(Ir)、金(Au)、パラジウム(Pd)、白金(Pt)、モリブデン(Mo)などを含有することで、13.5nmの波長に対する屈折率nが0.95未満であり位相シフト性を向上する材料とすることができる。
 以上、吸収層4に含有可能な材料の効果の一例を記述したが、各材料の効果は上記の例に限定されず、複数に該当してもよい。
 また、反射型フォトマスク20は、第1実施形態で説明したように、水素ラジカル環境下に曝されるため、水素ラジカル耐性の高い光吸収材料でなければ、長期の使用に耐えられない。本実施形態においては、0.36ミリバール(mbar)以下の真空中で、電力1kwのマイクロ波プラズマを使い水素プラズマを発生させ、水素ラジカルリッチな環境下において、膜減り速さが0.1nm/s以下の材料を、水素ラジカル耐性の高い材料とする。
 なお、本実施形態における水素ラジカル耐性の評価は、上記評価方法に限定されず、例えば、図4に示す通り、水素の流量を1019at/(cm2s)とし、40MHzのCCP(Capacitively Coupled Plasma:容量結合プラズマ)を使って電極間距離を18mmとした条件で励起された水素ラジカル環境下で、膜減り速さ0.1nm/s以下の化合物材料を、水素ラジカル耐性の高い材料としてもよい。
 ここで、膜減り速さの測定値に関して、上述した2つの方法による差は極僅かであり、ほぼ同じ値が得られる。
 nk値の組み合わせを満たす材料のうち、インジウム(In)単体では水素ラジカルへの耐性が低いことが知られている。
 なお、表1に示す膜減り速さの評価試験では、膜減り速さの測定を複数回繰り返し、その全てにおいて膜減り速さが0.1nm/s以下であった場合を「○」と評価し、水素ラジカル処理開始直後で数nmの膜減りがあったものの、その後膜減り速さが0.1nm/s以下であった場合を「△」と評価し、その全てにおいて膜減り速さが0.1nm/s超であった場合を「×」と評価した。
 また、上記原子数比(O/In比)は、膜厚1μmに成膜された材料をEDX(エネルギー分散型X線分析)で測定した結果である。
 上記評価結果を表1に示す。

 O/In比が1.0のときは膜減り速さが大きく、O/In比が1.5のときはわずかながら膜減りが生じた。
<最表層>
 本実施形態においても第1実施形態と同様に、水素ラジカル耐性向上のためには耐性の高い材料を最表層に設けることが有効である。最表層5は、水素ラジカル耐性を低下させないために、水素ラジカル耐性のある材料を少なくとも80原子%以上含有する材料で形成されることが望ましい。そのため、最表層5は、例えば、タンタル(Ta)、アルミニウム(Al)、ケイ素(Si)、パラジウム(Pd)、ジルコニウム(Zr)、ハフニウム(Hf)、ニオブ(Nb)、クロム(Cr)、白金(Pt)、イットリウム(Y)、ニッケル(Ni)、鉛(Pb)、チタン(Ti)、ガリウム(Ga)、及びビスマス(Bi)、並びにその酸化物、窒化物、弗化物、ホウ化物、酸窒化物、酸ホウ化物、及び酸窒化ホウ化物の何れか1つ以上を含む材料を少なくとも80原子%以上含有する材料で構成されることが望ましい。なお、最表層5を構成する材料は、上述した材料以外の材料を含んでいてもよい。
 低反射部8は、第1実施形態と同様に、その膜厚が吸収層4と最表層5とを合わせた膜厚となるため、射影効果が増大する懸念がある。そのため、第1実施形態と同様に、吸収層4と最表層5の各層の層厚の合計は60nm以下であることが望ましい。また、十分に水素ラジカル耐性を持つ材料で最表層5を形成する場合、安定した膜厚分布を得るために、第1実施形態と同様に、最表層5の膜厚は1nm以上が好ましい。
 吸収層4を酸化インジウム(O/In=1.5)とし、最表層5を酸化タンタル(TaO)として、最表層5の各層厚における膜減り速さの評価試験を実施した。なお、本評価の評価基準は、表1に示した膜減り速さの評価試験における評価基準と同じである。
 上記結果を表2に示す。

 表2に示すように、酸化タンタル(TaO)の膜厚が1nm、5nm、10nmの時、いずれも膜減りが生じなかった。
 最表層5は、吸収層4上に形成されるが、エッチング後の吸収パターン7aのラフネスや面内寸法均一性、転写像の面内均一性のため、第1実施形態と同様に、膜質は十分にアモルファスであることが好まれる。そのため、最表層5を構成する材料は、例えば、ベリリウム(Be)、カルシウム(Ca)、スカンジウム(Sc)、バナジウム(V)、マンガン(Mn)、鉄(Fe)、コバルト(Co)、銅(Cu)、ゲルマニウム(Ge)、ヒ素(As)、ストロンチウム(Sr)、モリブデン(Mo)、テクネチウム(Tc)、ルテニウム(Ru)、ロジウム(Rh)、銀(Ag)、バリウム(Ba)、タングステン(W)、レニウム(Re)、オスミウム(Os)、イリジウム(Ir)、金(Au)、及びラジウム(Ra)、並びにその酸化物、窒化物、弗化物、ホウ化物、酸窒化物、酸ホウ化物、及び酸窒化ホウ化物から選ばれる少なくとも1種の元素を組成比20%未満で含有する材料でもよい。
 なお、最表層5を構成する材料は、上記材料以外に、例えば、ホウ素(B)、窒素(N)、ゲルマニウム(Ge)、及びハフニウム(Hf)、並びにその酸化物、窒化物、及び酸窒化物から選ばれる少なくとも1種の元素を組成比20%未満で含有する化合物材料であってもよい。
 以上、本発明の第1実施形態の構成と、第2実施形態の構成とについて説明したが、本発明が各実施形態の構成に限定されるものではない。例えば、本発明では、第1実施形態における構成と、第2実施形態における構成とを組み合わせて用いてもよい。上述した第1実施形態における構成と、第2実施形態における構成とを組み合わせて用いた場合であっても、本願の課題を解決できる。
[実施例]
 以下、本発明の第1実施形態に係る反射型フォトマスクブランク及びフォトマスクの実施例について、図と表を用いて説明する。
[実施例1-1]
 最初に、反射型フォトマスクブランク100の作製方法について図6を用いて説明する。
 まず、図6に示すように、低熱膨張特性を有する合成石英の基板11の上に、シリコン(Si)とモリブデン(Mo)を一対とする積層膜が40枚積層されて形成された多層反射膜12を形成する。多層反射膜12の膜厚は280nmとした。図6では、簡便のため、多層反射膜12は、数対の積層膜で図示されている。
 次に、多層反射膜12上に、中間膜としてルテニウム(Ru)で形成されたキャッピング層13を、その膜厚が2.5nmになるように成膜した。これにより、基板11上には多層反射膜12及びキャッピング層13を有する反射部17が形成されている。
 次に、キャッピング層13の上に、酸化錫(SnO)で形成された吸収層14をその膜厚が25nmになるよう成膜した。錫(Sn)と酸素(O)の原子数比率は、XPS(X線光電子分光法)で測定したところ1:1.6であった。なお、錫(Sn)は化学的な安定化のため、O/Sn>1で結合しているのが好ましい。また、吸収層14の結晶性をXRD(X線回析装置)で測定したところ、わずかに結晶性が見られるものの、アモルファスであることがわかった。
 次に、吸収層14上に、酸化タンタル(TaO)で形成される最表層15をその膜厚が2nmになるよう成膜した。これにより、反射部17上には吸収層14及び最表層15を有する低反射部18が形成されている。
 次に、基板11の多層反射膜12が形成されていない側に窒化クロム(CrN)で形成された裏面導電膜16を100nmの厚さで成膜し、実施例1-1の反射型フォトマスクブランク100を作製した。
 基板11上へのそれぞれの膜の成膜(層の形成)には、多元スパッタリング装置を用いた。各々の膜の膜厚は、スパッタリング時間で制御した。
 次に、反射型フォトマスク200の作製方法について図7から図11を用いて説明する。
 まず、図7に示すように、反射型フォトマスクブランク100に備えられた低反射部18の上に、ポジ型化学増幅型レジスト(SEBP9012:信越化学社製)を120nmの膜厚にスピンコートで成膜し、110℃で10分間ベークし、レジスト膜19を形成した。
 次いで、電子線描画機(JBX3030:日本電子社製)によってポジ型化学増幅型レジストで形成されたレジスト膜19に所定のパターンを描画した。その後、110℃、10分間のベーク処理を施し、次いでスプレー現像(SFG3000:シグマメルテック社製)した。これにより、図8に示すように、レジストパターン19aを形成した。
 次に、レジストパターン19aをエッチングマスクとして、フッ素系ガスを主体としたドライエッチングにより、最表層15のパターニングを行い、図9に示すように最表層15に最表層パターンを形成した。
 次に、塩素系ガスを主体としたドライエッチングにより吸収層14のパターニングを行い、吸収層パターンを形成した。これにより、図10に示すように低反射部パターン18aを形成した。
 次に、残ったレジストパターン19aの剥離を行い、図11に示すように本実施例による反射型フォトマスク200を作製した。
 次に、80℃の硫酸に10分間浸漬し、その後アンモニアと過酸化水素水と水を1:1:20の割合で混合した洗浄槽に、500Wのメガソニックを用いて10分間浸漬し、10分間流水する、洗浄を行った。本実施例では、AFMで膜厚を測定し、成膜時の膜厚と比較したが、変化は見られなかった。なお、本実施例におけるフォトマスクに必要な洗浄耐性として、前記洗浄工程によって膜減り量が1nm以下である材料および構造を、洗浄耐性が高いとする。
 本実施例において、低反射部18に形成した低反射部パターン18aは、転写評価用の反射型フォトマスク200上で、線幅64nmLS(ラインアンドスペース)パターン、AFMを用いた吸収層の膜厚測定用の線幅200nmLSパターン、EUV反射率測定用の4mm角の低反射部除去部を含んでいる。本実施例では、EUV照射による射影効果の影響がより見えやすくなるように、線幅64nmLSパターンを、図12に示すようにx方向とy方向それぞれに設計した。
[実施例1-2]
 吸収層14を酸化錫(SnO)と酸化珪素(SiO)とが50:50の比率で均質となる化合物材料で形成し、その膜厚が47nmになるよう成膜した。酸化珪素(SiO)は、EUV光に対して透明性が高いため、即ち上述した第1の材料群の中で最もEUVの吸収の低い化合物材料であるため、選択した。
 次に、吸収層14上に、酸化タンタル(TaO)で形成される最表層15をその膜厚が1.5nmになるよう成膜した。その結果、低反射部18の膜厚は合計で48.5nmとなった。なお、吸収層14及び最表層15の各成膜以外は、実施例1-1と同様の方法で、実施例1-2の反射型フォトマスクブランク100及び反射型フォトマスク200を作製した。
[実施例1-3]
 吸収層14を酸化錫(SnO)と酸化珪素(SiO)とが50:50の比率で均質となる化合物材料で形成し、その膜厚が47nmになるよう成膜した。
 次に、吸収層14上に、モリブデン(Mo)で形成される最表層15をその膜厚が13nmになるよう成膜した。その結果、低反射部18の膜厚は合計で60nmとなった。なお、吸収層14及び最表層15の各成膜以外は、実施例1-1と同様の方法で、実施例1-3の反射型フォトマスクブランク100及び反射型フォトマスク200を作製した。
[実施例1-4]
 吸収層14を酸化錫(SnO)で形成し、その膜厚が17nmになるよう成膜した。
 次に、吸収層14上に、酸化タンタル(TaO)で形成される最表層15をその膜厚が1.5nmになるよう成膜した。その結果、低反射部18の膜厚は合計で18.5nmとなった。なお、吸収層14及び最表層15の各成膜以外は、実施例1-1と同様の方法で、実施例1-4の反射型フォトマスクブランク100及び反射型フォトマスク200を作製した。
[実施例1-5]
 吸収層14を酸化錫(SnO)と酸化珪素(SiO)とが50:50の比率で均質となる化合物材料で形成し、その膜厚が35nmになるよう成膜した。
 次に、吸収層14上に、酸化タンタル(TaO)で形成される最表層15をその膜厚が1.5nmになるよう成膜した。その結果、低反射部18の膜厚は合計で36.5nmとなった。なお、吸収層14及び最表層15の各成膜以外は、実施例1-1と同様の方法で、実施例1-5の反射型フォトマスクブランク100及び反射型フォトマスク200を作製した。
[実施例1-6]
 吸収層14を酸化錫(SnO)で形成し、その膜厚が16nmになるよう成膜した。
 次に、吸収層14上に、酸化タンタル(TaO)で形成される最表層15をその膜厚が0.8nmになるよう成膜した。その結果、低反射部18の膜厚は合計で16.8nmとなった。なお、吸収層14及び最表層15の各成膜以外は、実施例1-1と同様の方法で、実施例1-6の反射型フォトマスクブランク100及び反射型フォトマスク200を作製した。
[実施例1-7]
 吸収層14を酸化錫(SnO)で形成し、その膜厚が17nmになるよう成膜した。
 次に、吸収層14上に、酸化タンタル(TaO)で形成される最表層15をその膜厚が0.8nmになるよう成膜した。その結果、低反射部18の膜厚は合計で17.8nmとなった。なお、吸収層14及び最表層15の各成膜以外は、実施例1-1と同様の方法で、実施例1-7の反射型フォトマスクブランク100及び反射型フォトマスク200を作製した。
[比較例1-1]
 吸収層14を窒化タンタル(TaN)で形成し、その膜厚が58nmになるよう成膜した。また、最表層15を酸化タンタル(TaO)で形成し、その膜厚2nmになるよう成膜した。本比較例は、従来のタンタル(Ta)を主成分とした既存膜の反射型フォトマスクを想定したものである。なお、吸収層14及び最表層15の各成膜以外は、実施例1-1と同様の方法で、比較例1-1の反射型フォトマスクブランク100及び反射型フォトマスク200を作製した。
[比較例1-2]
 吸収層14を酸化錫(SnO)と酸化珪素(SiO)とが40:60の比率で均質となる化合物材料で形成し、その膜厚が42nmになるよう成膜した。
 次に、吸収層14上に、酸化タンタル(TaO)で形成される最表層15をその膜厚が1.5nmになるよう成膜した。その結果、低反射部18の膜厚は合計で43.5nmとなった。なお、吸収層14及び最表層15の各成膜以外は、実施例1-1と同様の方法で、比較例1-2の反射型フォトマスクブランク100及び反射型フォトマスク200を作製した。
[比較例1-3]
 吸収層14を酸化錫(SnO)で形成し、その膜厚が25nmになるよう成膜した。また、最表層15は形成しなかった。なお、それ以外は、実施例1-1と同様の方法で、比較例1-3の反射型フォトマスクブランク100及び反射型フォトマスク200を作製した。
 前述の実施例及び比較例において作製した各反射型フォトマスク200の反射層領域における反射率Rmと、低反射部領域における反射率RaとをEUV光による反射率測定装置を用いて測定した。反射率Rmの測定は4mm角の吸収層除去部で行った。その測定結果から、上述した式(1)を用いてOD値を算出した。
(水素ラジカル耐性)
 図4に示す通り、40MHzのCCP(Capacitively Coupled Plasma:容量結合プラズマ)を使って、流量1019at/(cm2s)の水素を、チャンバー300内で励起して水素プラズマを発生させ、電極間距離18mmの片方の電極301上に、サンプル302である実施例及び比較例で作製した各反射型フォトマスク200を設置して、各サンプル302について、水素ラジカル耐性を測定した。水素ラジカル耐性の測定は、水素ラジカル処理後に低反射部18の膜厚変化を、原子間力顕微鏡(AFM)を用いて確認することで行った。また、水素ラジカル耐性の測定は、線幅200nmLSパターンを用いて行った。
(ウェハ露光評価)
 EUV露光装置(NXE3300B:ASML社製)を用いて、EUVポジ型化学増幅型レジストを塗布した半導体ウェハ上に、実施例及び比較例で作製した各反射型フォトマスク200の低反射部パターン18aを転写露光した。このとき、露光量は図12に示すx方向のLSパターンが設計通りに転写するように調節した。具体的には、本露光試験では、図12に示すx方向のLSパターン(線幅64nm)が、半導体ウェハ上で16nmの線幅となるように露光した。電子線寸法測定機により転写されたレジストパターンの観察及び線幅測定を実施し、解像性の確認を行った。
 これらの評価結果を表3に示した。

 表3において、比較例1-1では、吸収層14が窒化タンタル(TaN)で形成され、その膜厚が58nmであり、最表層15が酸化タンタル(TaO)で形成され、その膜厚が2nmである、タンタル(Ta)系既存膜を備えた反射型フォトマスク200におけるマスク特性とウェハ上のレジストパターン寸法とを示している。なお、ウェハ上のレジストパターン寸法は、「パターン転写性」欄の「H-Vバイアス」として記載された数値である。
 比較例1-1の反射型フォトマスク200のとき、OD値は1.5でパターン転写可能なコントラストが得られた。また、EUV光によるパターニングの結果、y方向のパターン寸法は9nmでH-Vバイアス(水平-垂直寸法差)は7nmとなり、解像するがシャドウイング効果の影響が大きく、転写性の低い結果となった。なお、本実施例において、タンタル(Ta)系既存膜のH-Vバイアスより小さいバイアス値となった材料および構造の条件を、転写性が改善した条件とする。
 表3において、実施例1-1では、吸収層14が酸化錫(SnO)で形成され、その膜厚が25nmであり、最表層15が酸化タンタル(TaO)で形成され、その膜厚が2nmである低反射部18を備えた反射型フォトマスク200におけるマスク特性とウェハ上のレジストパターン寸法とを示している。
 実施例1-1の反射型フォトマスク200のとき、水素ラジカルに対して膜厚変化は見られず、良好な結果になった。OD値は2.0で十分高いコントラストであった。EUV光によるパターニングの結果、H-Vバイアスは4nmとなり、今回評価した中で最も良い結果であった。
 表3において、実施例1-2では、吸収層14が酸化錫(SnO)と酸化珪素(SiO)との化合物材料(混合比1:1)で形成され、その膜厚が47nmであり、最表層15が酸化タンタル(TaO)で形成され、その膜厚が1.5nmである低反射部18を備えた反射型フォトマスク200におけるマスク特性とウェハ上のレジストパターン寸法とを示している。
 実施例1-2の反射型フォトマスク200のとき、水素ラジカルに対して膜厚変化は見られず、良好な結果になった。OD値は1.7で十分なコントラストであった。酸化珪素(SiO)はEUV光に対して低吸収の材料であり、混合比も1:1、即ち第1の材料群の材料の含有量が50原子%であるが、膜厚47nmで十分なコントラストが得られた。EUV光によるパターニングの結果、H-Vバイアスは5nmとなり、比較例1-1と比べて、シャドウイングの効果を低減してパターン転写性を改善できる結果となった。
 表3において、実施例1-3では、吸収層14が酸化錫(SnO)と酸化珪素(SiO)との化合物材料(混合比1:1)で形成され、その膜厚が47nmであり、最表層15がモリブデン(Mo)で形成され、その膜厚が13nmである低反射部18を備えた反射型フォトマスク200におけるマスク特性とウェハ上のレジストパターン寸法とを示している。
 実施例1-3の反射型フォトマスク200のとき、水素ラジカルに対して膜厚変化は見られなかった。OD値は1.6で十分なコントラストであった。EUV光によるパターニングの結果、H-Vバイアスは6nmでパターン転写することができた。吸収層14と最表層15との各膜厚を合計すると低反射部18の膜厚は60nmであったが、吸収層14の化合物材料と最表層15の材料との組み合わせにより、シャドウイングの効果を低減してパターン転写性を改善することができた。
 表3において、実施例1-4では、吸収層14が酸化錫(SnO)で形成され、その膜厚が17nmであり、最表層15が酸化タンタル(TaO)で形成され、その膜厚が1.5nmである低反射部18を備えた反射型フォトマスク200におけるマスク特性とウェハ上のレジストパターン寸法とを示している。
 実施例1-4の反射型フォトマスク200のとき、水素ラジカルに対して膜厚変化は見られなかった。OD値は1.0であった。EUV光によるパターニングの結果、H-Vバイアスは6nmでパターン転写することができた。
 表3において、実施例1-5では、吸収層14が酸化錫(SnO)と酸化珪素(SiO)との化合物材料(混合比1:1)で形成され、その膜厚が35nmであり、最表層15が酸化タンタル(TaO)で形成され、その膜厚が1.5nmである低反射部18を備えた反射型フォトマスク200におけるマスク特性とウェハ上のレジストパターン寸法とを示している。
 実施例1-5の反射型フォトマスク200のとき、水素ラジカルに対して膜厚変化は見られなかった。OD値は1.0であった。EUV光によるパターニングの結果、H-Vバイアスは6nmでパターン転写することができた。この結果から、第1の材料群の材料の含有量を50原子%にした吸収層14の場合、その膜厚を35nmまで薄膜化できることがわかった。
 表3において、実施例1-6では、吸収層14が酸化錫(SnO)で形成され、その膜厚が16nmであり、最表層15が酸化タンタル(TaO)で形成され、その膜厚が0.8nmである低反射部18を備えた反射型フォトマスク200におけるマスク特性とウェハ上のレジストパターン寸法とを示している。
 実施例1-6の反射型フォトマスク200のとき、水素ラジカルに対して僅かな膜厚変化が見られた。最表層15の膜厚が薄く、均一な成膜ができておらず、成膜ムラにより選択的に吸収層が膜減りしたと見られる。OD値は0.99であり、転写可能なコントラストとしては十分ではなかった。EUV光によるパターニングの結果、H-Vバイアスは6nmでパターン転写することができたが、コントラストの不足により、ラインエッジラフネスは大きくなった。
 表3において、実施例1-7では、吸収層14が酸化錫(SnO)で形成され、その膜厚が17nmであり、最表層15が酸化タンタル(TaO)で形成され、その膜厚が0.8nmである低反射部18を備えた反射型フォトマスク200におけるマスク特性とウェハ上のレジストパターン寸法とを示している。
 実施例1-7の反射型フォトマスク200のとき、水素ラジカルに対して実施例1-6と同様、僅かな膜厚変化が見られた。OD値は1.0であった。EUV光によるパターニングの結果、H-Vバイアスは6nmでパターン転写することができた。実施例1-6よりもコントラストが高いため、ラインエッジラフネスの悪化は見られなかった。
 表3において、比較例1-2では、吸収層14が酸化錫(SnO)と酸化珪素(SiO)との化合物材料(混合比2:3)で形成され、その膜厚が42nmであり、最表層15が酸化タンタル(TaO)で形成され、その膜厚が1.5nmである低反射部18を備えた反射型フォトマスク200におけるマスク特性とウェハ上のレジストパターン寸法とを示している。
 比較例1-2の反射型フォトマスク200のとき、OD値が1.0であった。EUV光によるパターニングの結果、y方向には転写しなかった。第1の材料群の含有比が50原子%を下回る場合、吸収層14の膜厚を厚くしなければ十分なコントラストは得られず、コントラストを得るために厚膜にすると射影効果が大きくなり、転写性は悪化する結果になった。なお、水素ラジカル耐性の評価は行わなかった。
 表3において、比較例1-3では、吸収層14が酸化錫(SnO)で形成され、その膜厚が25nmであり、最表層15を形成しなかった反射型フォトマスク200におけるマスク特性とウェハ上のレジストパターン寸法とを示している。
 比較例1-2の反射型フォトマスク200のとき、OD値は1.7で十分なコントラストが得られた。EUV光によるパターニングの結果、H-Vバイアスは4nmとなり、高い転写性が得られた。しかし、水素ラジカル耐性評価の結果、処理の前後で膜厚の変化が見られた。
 なお、表3では、各評価結果を、優れた特性を備えていると評価した場合には「○」で、使用上問題ない特性を備えていると評価した場合には「△」で、使用上その特性に問題があると評価した場合には「×」で表記している。
 実施例1-1~1-5と既存膜(比較例1-1)とを比較すると、水素ラジカル耐性は遜色なく、パターン転写性は向上することが明らかである。また、実施例1-1~1-7と比較例1-3とを比較すると、吸収層14だけで形成した低反射部18よりも、第2の材料群から少なくとも1種含む材料で最表層15を形成した低反射部18の方が、水素ラジカル耐性が高くなることが明らかである。
 また、表3の実施例1-1~1-7と比較例1-1~1-3のいずれの反射型フォトマスク200においても、洗浄処理の前後で膜厚に変化はなく、洗浄耐性は高い結果であった。
 これにより、第1の材料群から成る化合物材料を50原子%以上含む吸収層14上に、第2の材料群から成る化合物材料を80原子%以上含む最表層15を形成した反射型フォトマスク200は、転写性、及び水素ラジカル耐性に優れており、射影効果を低減し、且つ長寿命で転写性能の高い反射型フォトマスクであることが明らかである。
 以下、本発明の第2実施形態に係る反射型フォトマスクブランク及び反射型フォトマスクの実施例について説明する。
[実施例2-1]
 図6に示すように、低熱膨張特性を有する合成石英の基板11の上に、シリコン(Si)とモリブデン(Mo)を一対とする積層膜が40枚積層されて形成された多層反射膜12を形成する。多層反射膜12の膜厚は280nmであった。
 次に、多層反射膜12上に、中間膜としてルテニウム(Ru)で形成されたキャッピング層13を、膜厚が2.5nmになるように成膜した。これにより、基板11上には多層反射膜12及びキャッピング層13を有する反射部17が形成されている。
 次に、キャッピング層13の上に、吸収層14を酸化インジウムとゲルマニウムとが30:70の比率で均質となる材料で、その膜厚が47nmになるよう成膜した。インジウムと酸素の原子数比率は、XPS(X線光電子分光法)で測定したところ1:1.5であった。また、吸収層14の結晶性をXRD(X線回析装置)で測定したところ、アモルファスであることがわかった。
 次に、吸収層14上に、酸化タンタルで形成される最表層15をその膜厚が2nmになるよう成膜した。これにより、反射部17上には吸収層14及び最表層15を有する低反射部18が形成されている。
 次に、基板11の多層反射膜12が形成されていない側に窒化クロムで形成された裏面導電膜16を100nmの厚さで成膜し、実施例2-1の反射型フォトマスクブランク100を作製した。
 基板11上へのそれぞれの膜の成膜には、多元スパッタリング装置を用いた。各々の膜の膜厚は、スパッタリング時間で制御した。
 次に、反射型フォトマスク200の作製方法について図7から図11を用いて説明する。
 図7に示すように、反射型フォトマスクブランク100に備えられた低反射部18の上に、ポジ型化学増幅型レジスト(SEBP9012:信越化学社製)を120nmの膜厚にスピンコートで成膜し、110℃で10分間ベークし、レジスト膜19を形成した。
 次いで、電子線描画機(JBX3030:日本電子社製)によってポジ型化学増幅型レジストで形成されたレジスト膜19に所定のパターンを描画した。その後、110℃、10分間ベーク処理を施し、次いでスプレー現像(SFG3000:シグマメルテック社製)した。これにより、図8に示すように、レジストパターン19aを形成した。
 次に、レジストパターン19aをエッチングマスクとして、フッ素系ガスを主体としたドライエッチングにより、最表層15のパターニングを行い、図9に示すように最表層15に最表層パターンを形成した。
 次に、塩素系ガスを主体としたドライエッチングにより吸収層14のパターニングを行い、吸収パターンを形成した。これにより、図10に示すように低反射部パターン18aを形成した。
 次に、残ったレジストパターン19aの剥離を行い、図11に示すように本実施例による反射型フォトマスク200を作製した。
 次に、本実施例による反射型フォトマスク200を、80℃の硫酸に10分間浸漬し、その後アンモニアと過酸化水素水と水を1:1:20の割合で混合した洗浄液を満たした洗浄槽に、500Wのメガソニックを用いて10分間浸漬し、10分間流水し、洗浄を行った。その後、原子間力顕微鏡(AFM)で膜厚を測定し、成膜時の膜厚と比較したが、膜厚に変化は見られなかった。
 本実施例において、低反射部18に形成した低反射部パターン18aは、転写評価用の反射型フォトマスク200上で、線幅64nmLS(ラインアンドスペース)パターン、AFMを用いた吸収層14の膜厚測定用の線幅200nmLSパターン、EUV反射率測定用の4mm角の低反射部除去部を含んでいる。線幅64nmLSパターンは、EUVの斜め照射による射影効果の影響が見えやすくなるように、図12に示すようにx方向とy方向それぞれに設計した。
[実施例2-2]
 吸収層14を酸化インジウムとゲルマニウムが50:50の比率で均質となる材料で形成し、その膜厚が47nmになるよう成膜した。インジウムと酸素の原子数比率は、XPS(X線光電子分光法)で測定したところ1:1.5であった。
 次に、吸収層14上に、酸化タンタルで形成される最表層15をその膜厚が2nmになるよう成膜した。その結果、低反射部18の膜厚は合計で49nmとなった。なお、吸収層14及び最表層15の各成膜以外は、実施例2-1と同様の方法で、実施例2-2の反射型フォトマスクブランク100及び反射型フォトマスク200を作製した。
[実施例2-3]
 吸収層14を酸化インジウムとゲルマニウムが50:50の比率で均質となる材料で形成し、その膜厚が33nmになるよう成膜した。インジウムと酸素の原子数比率は、XPS(X線光電子分光法)で測定したところ1:1.5であった。
 次に、吸収層14上に、酸化タンタルで形成される最表層15をその膜厚が2nmになるよう成膜した。その結果、低反射部18の膜厚は合計で35nmとなった。なお、吸収層14及び最表層15の各成膜以外は、実施例2-1と同様の方法で、実施例2-3の反射型フォトマスクブランク100及び反射型フォトマスク200を作製した。
[実施例2-4]
 吸収層14を酸化インジウムで形成し、その膜厚が26nmになるよう成膜した。インジウムと酸素の原子数比率は、XPS(X線光電子分光法)で測定したところ1:1.5であった。
 次に、吸収層14上に、酸化タンタルで形成される最表層15をその膜厚が2nmになるよう成膜した。その結果、低反射部18の膜厚は合計で28nmとなった。なお、吸収層14及び最表層15の各成膜以外は、実施例2-1と同様の方法で、実施例2-4の反射型フォトマスクブランク100及び反射型フォトマスク200を作製した。
[実施例2-5]
 吸収層14を酸化インジウムで形成し、その膜厚が26nmになるよう成膜した。インジウムと酸素の原子数比率は、XPS(X線光電子分光法)で測定したところ1:1.5であった。
 次に、吸収層14上に、ビスマス(Bi)で形成される最表層15をその膜厚が2nmになるよう成膜した。その結果、低反射部18の膜厚は合計で28nmとなった。なお、吸収層14及び最表層15の各成膜以外は、実施例2-1と同様の方法で、実施例2-5の反射型フォトマスクブランク100及び反射型フォトマスク200を作製した。
[比較例2-1]
 吸収層14を酸化インジウムで形成し、その膜厚が26nmになるよう成膜した。インジウムと酸素の原子数比率は、XPS(X線光電子分光法)で測定したところ1:1.5であった。また、最表層15は形成しなかった。なお、それ以外は、実施例2-1と同様の方法で、比較例2-1の反射型フォトマスクブランク100及び反射型フォトマスク200を作製した。
[比較例2-2]
 吸収層14を窒化タンタルで形成し、その膜厚が58nmになるよう成膜した。また、最表層15は酸化タンタルで形成し、その膜厚が2nmになるよう成膜した。本比較例は、従来のタンタルを主成分とした既存膜の反射型フォトマスクを想定したものである。なお、吸収層14及び最表層15の各成膜以外は、実施例2-1と同様の方法で、比較例2-2の反射型フォトマスクブランク100及び反射型フォトマスク200を作製した。
 前述の実施例及び比較例において作製した反射型フォトマスク200の反射層領域の反射率Rmと低反射部領域の反射率RaとをEUV光による反射率測定装置で測定した。反射率Rmの測定は4mm角の吸収層除去部で行った。その測定結果から、上述した式(1)を用いてOD値を算出した。
(水素ラジカル耐性)
 マイクロ波プラズマを使って、電力1kWで水素圧力が0.36ミリバール(mbar)以下の水素ラジカル環境下に、実施例及び比較例で作製した反射型フォトマスク200を設置した。水素ラジカル処理後での吸収層4の膜厚変化を、AFMを用いて確認した。測定は線幅200nmLSパターンで行った。
 この時、水素ラジカル耐性は膜減り速度が0.1nm/s以下であった場合を「○」と評価し、特に優れていたものは「◎」とした。また、水素ラジカル処理開始直後で数nmの膜減りがあったものの、その後膜減り速さが0.1nm/s以下であった場合を「△」と評価し、その全てにおいて膜減り速さが0.1nm/s超であった場合を「×」と評価した。なお、本実施例において、「○」以上の評価であれば、使用上何ら問題はないため、合格とした。
(ウェハ露光評価)
 EUV露光装置(NXE3300B:ASML社製)を用いて、EUVポジ型化学増幅型レジストを塗布した半導体ウェハ上に、実施例及び比較例で作製した反射型フォトマスク200の低反射部パターン18aを転写露光した。このとき、露光量は、図12のx方向のLSパターンが設計通りに転写するように調節した。その後、電子線寸法測定機により転写されたレジストパターンの観察及び線幅測定を実施し、解像性の確認を行った。
 このとき、HV-バイアスは既存膜の7.3nmを「△」、7.3nm未満であれば「○」、4.5nm以下であれば「◎」とし、OD値は1.5以上であれば「○」、2以上であれば「◎」とした。なお、HV-バイアスについては、「△」以上の評価であれば、使用上何ら問題はないため、合格とした。また、OD値については、「○」以上の評価であれば、使用上何ら問題はないため、合格とした。
 これらの評価結果を表4に示した。

 表4において、比較例2-2では、吸収層14が窒化タンタルで膜厚58nm、最表層15が酸化タンタルで膜厚2nmの、Ta系既存膜におけるマスク特性とウェハ上のレジストパターン寸法とを示している。比較例2-2の反射型フォトマスク200のとき、OD値は1.54でパターン転写可能なコントラストが得られた。EUV光によるパターニングの結果、H-Vバイアス(水平-垂直寸法差)は7.3nmとなり、解像するがシャドウイング効果の影響が大きく、転写性の低い結果となった。
 表4において、実施例2-1では、吸収層14が酸化インジウムとゲルマニウムからなる材料(混合比30:70)で膜厚47nm、最表層15が酸化タンタルで膜厚2nmのフォトマスクにおけるマスク特性とウェハ上のレジストパターン寸法とを示している。実施例2-1の反射型フォトマスク200のとき、水素ラジカルに対して膜厚変化は見られず、良好な結果になった。OD値は1.73でパターン転写可能なコントラストが得られた。EUV光によるパターニングの結果、H-Vバイアスは5.3nmとなり、比較例2-2と比べて優れたパターン転写性が得られた。
 表4において、実施例2-2では、吸収層14が酸化インジウムとゲルマニウムからなる材料(混合比50:50)で膜厚47nm、最表層15が酸化タンタルで膜厚2nmのフォトマスクにおけるマスク特性とウェハ上のレジストパターン寸法とを示している。実施例2-2の反射型フォトマスク200のとき、水素ラジカルに対して膜厚変化は見られず、良好な結果になった。OD値は2.33で実施例2-1よりも高いコントラストが得られた。EUV光によるパターニングの結果、H-Vバイアスは7.0nmとなり、比較例2-2と比べて、シャドウイングの効果を低減してパターン転写性を改善できる結果であるが、実施例2-1と比べるとその性能はやや劣る。
 表4において、実施例2-3では、吸収層14が酸化インジウムとゲルマニウムからなる材料(混合比50:50)で膜厚33nm、最表層15が酸化タンタルで膜厚2nmのフォトマスクにおけるマスク特性とウェハ上のレジストパターン寸法とを示している。実施例2-3の反射型フォトマスク200のとき、水素ラジカルに対して膜厚変化は見られず、良好な結果になった。OD値は1.55でパターン転写可能なコントラストが得られた。EUV光によるパターニングの結果、H-Vバイアスは4.1nmとなり、比較例2-2と比べて、シャドウイングの効果を低減してパターン転写性を大きく改善できる結果であり、実施例2-2と比べて、より薄膜にしたほうがOD値、H-Vバイアスのいずれも改善することが分かった。
 表4において、実施例2-4では、吸収層14が酸化インジウムで膜厚26nm、最表層15が酸化タンタルで膜厚2nmのフォトマスクにおけるマスク特性とウェハ上のレジストパターン寸法とを示している。実施例2-4の反射型フォトマスク200のとき、水素ラジカルに対して膜厚変化は見られなかった。OD値は1.77でありパターン転写可能なコントラストが得られた。EUV光によるパターニングの結果、H-Vバイアスは4.6nmとなり、比較例2-2と比べて、シャドウイングの効果を低減してパターン転写性を大きく改善できる結果となった。
 表4において、実施例2-5では、吸収層14が酸化インジウムで膜厚26nm、最表層15がビスマス(Bi)で膜厚2nmのフォトマスクにおけるマスク特性とウェハ上のレジストパターン寸法とを示している。実施例2-5の反射型フォトマスク200のとき、水素ラジカルに対して膜厚変化は見られなかった。OD値は1.77でありパターン転写可能なコントラストが得られた。EUV光によるパターニングの結果、H-Vバイアスは4.6nmとなり、比較例2-2と比べて、シャドウイングの効果を低減してパターン転写性を大きく改善できる結果となった。
 表4において、比較例2-1では、吸収層14が酸化インジウム(O/In=1.5)で膜厚26nm、最表層15を形成しなかった場合のマスク特性とウェハ上のレジストパターン寸法とを示している。比較例2-1の反射型フォトマスク200のとき、OD値は1.77で十分なコントラストが得られた。EUV光によるパターニングの結果、H-Vバイアスは4.6nmとなり、高い転写性が得られた。しかし、水素ラジカル耐性評価の結果、水素ラジカル処理開始直後で1nmの膜減りがあり、その後膜減りは観測されなかった。
 実施例2-1~2-5と既存膜(比較例2-2)とを比較すると、実施例2-1~2-5の各反射型フォトマスク200の水素ラジカル耐性は、既存膜を用いた反射型フォトマスクと同等またはそれ以上であり、パターン転写性は向上することができた。また、比較例2-1との対比から、吸収層14だけで低反射部18を形成するよりも、水素ラジカル耐性のある材料を主材料として最表層15を形成した低反射部18の方が、水素ラジカル耐性が高くなることが明らかとなった。
 また、表4に示した実施例2-1~2-5と比較例2-1~2-2のいずれの反射型フォトマスク200においても、洗浄処理の前後で膜厚に変化はなく、洗浄耐性があるという結果となった。
 これにより、高いk値を有する材料などで構成された吸収層14に、水素ラジカル耐性のある材料などで構成された最表層15を形成した反射型フォトマスク200は、転写性、照射耐性に優れており、射影効果を低減し、且つ長寿命で転写性能の高いフォトマスクである結果となった。つまり、高いk値を有する材料を含んで形成された吸収層14上に、水素ラジカル耐性のある材料を含んで形成された最表層15を備えた反射型フォトマスク200であれば、射影効果を抑制または軽減し、且つ水素ラジカルに対する耐性を備える。
 本発明に係る反射型フォトマスクブランク及び反射型フォトマスクは、半導体集積回路などの製造工程において、EUV露光によって微細なパターンを形成するために好適に用いることができる。

Claims (15)

  1.  極端紫外線を光源としたパターン転写用の反射型フォトマスクを作製するための反射型フォトマスクブランクであって、
     基板と、
     前記基板上に形成されて入射した光を反射する反射部と、
     前記反射部上に形成されて入射した光を吸収する低反射部と、を備え、
     前記低反射部は、吸収層と最表層とから構成される少なくとも2層以上の積層構造体であり、
     前記吸収層の少なくとも1層は、第1の材料群から選択される1種類以上を合計して50原子%以上を含み、
     前記最表層は、第2の材料群から選択される少なくとも1種類以上を合計して80原子%以上を含み、
     前記第1の材料群は、インジウム(In)、錫(Sn)、テルル(Te)、コバルト(Co)、ニッケル(Ni)、プラチナ(Pt)、銀(Ag)、銅(Cu)、亜鉛(Zn)、及びビスマス(Bi)、並びにその酸化物、窒化物、及び酸窒化物であり、
     前記第2の材料群は、タンタル(Ta)、アルミ(Al)、ルテニウム(Ru)、モリブデン(Mo)、ジルコニウム(Zr)、チタン(Ti)、亜鉛(Zn)、及びバナジウム(V)、並びにその酸化物、窒化物、酸窒化物、及びインジウム酸化物(InxOy(y>1.5x))であることを特徴とする反射型フォトマスクブランク。
  2.  極端紫外線を光源としたパターン転写用の反射型フォトマスクを作製するための反射型フォトマスクブランクであって、
     基板と、
     前記基板上に形成されて入射した光を反射する反射部と、
     前記反射部上に形成されて入射した光を吸収する低反射部と、を備え、
     前記低反射部は、吸収層と最表層とから構成される少なくとも2層以上の積層構造体であり、
     前記吸収層の少なくとも1層は、酸化インジウムを含み、
     前記最表層は、タンタル(Ta)、アルミニウム(Al)、ケイ素(Si)、パラジウム(Pd)、ジルコニウム(Zr)、ハフニウム(Hf)、ニオブ(Nb)、クロム(Cr)、白金(Pt)、イットリウム(Y)、ニッケル(Ni)、鉛(Pb)、チタン(Ti)、ガリウム(Ga)、及びビスマス(Bi)、並びにその酸化物、窒化物、弗化物、ホウ化物、酸窒化物、酸ホウ化物、及び酸窒化ホウ化物の何れか1つ以上を含むことを特徴とする反射型フォトマスクブランク。
  3.  前記吸収層は、インジウム(In)と酸素(O)とを合計で50原子%以上含有する材料で形成され、
     インジウム(In)に対する酸素(O)の原子数比(O/In)は、1以上1.5以下であることを特徴とする請求項2に記載の反射型フォトマスクブランク。
  4.  前記吸収層は、ベリリウム(Be)、カルシウム(Ca)、スカンジウム(Sc)、バナジウム(V)、マンガン(Mn)、鉄(Fe)、コバルト(Co)、銅(Cu)、ルテニウム(Ru)、銀(Ag)、バリウム(Ba)、イリジウム(Ir)、金(Au)、ケイ素(Si)、ゲルマニウム(Ge)、ハフニウム(Hf)、タンタル(Ta)、アルミニウム(Al)、パラジウム(Pd)、ジルコニウム(Zr)、ニオブ(Nb)、クロム(Cr)、白金(Pt)、イットリウム(Y)、ニッケル(Ni)、鉛(Pb)、チタン(Ti)、ガリウム(Ga)、テルル(Te)、タングステン(W)、モリブデン(Mo)、及び錫(Sn)、並びにその酸化物、窒化物、弗化物、ホウ化物、酸窒化物、酸ホウ化物、及び酸窒化ホウ化物の何れか1つ以上をさらに含むことを特徴とする請求項2または請求項3に記載の反射型フォトマスクブランク。
  5.  前記最表層は、遷移元素、及びビスマス(Bi)、並びにその酸化物、窒化物、弗化物、ホウ化物、酸窒化物、酸ホウ化物、及び酸窒化ホウ化物の何れか1つ以上を含むことを特徴とする請求項2から請求項4の何れか1項に記載の反射型フォトマスクブランク。
  6.  前記低反射部は、その膜厚が60nm以下であり、
     前記吸収層は、複数層に分割された場合であっても、各層の合計膜厚が17nm以上47nm以下であり、
     前記最表層は、その膜厚が1nm以上であることを特徴とする請求項1から請求項5の何れか1項に記載の反射型フォトマスクブランク。
  7.  前記吸収層は、複数層に分割された場合であっても、各層の合計膜厚が17nm以上45nm以下であることを特徴とする請求項6に記載の反射型フォトマスクブランク。
  8.  前記吸収層は、合計膜厚が17nm以上47nm以下の範囲内であり、且つOD値(Optica Density:光学濃度)が1.0以上であることを特徴とする請求項1から請求項6の何れか1項に記載の反射型フォトマスクブランク。
  9.  極端紫外線を光源としたパターン転写用の反射型フォトマスクであって、
     基板と、
     前記基板上に形成されて入射した光を反射する反射部と、
     前記反射部上に形成されて入射した光を吸収する低反射部と、を備え、
     前記低反射部は、吸収層と最表層とから構成される少なくとも2層以上の積層構造体であり、
     前記吸収層の少なくとも1層は、第1の材料群から選択される1種類以上を合計して50原子%以上を含み、
     前記最表層は、第2の材料群から選択される少なくとも1種類以上を合計して80原子%以上を含み、
     前記第1の材料群は、インジウム(In)、錫(Sn)、テルル(Te)、コバルト(Co)、ニッケル(Ni)、プラチナ(Pt)、銀(Ag)、銅(Cu)、亜鉛(Zn)、及びビスマス(Bi)、並びにその酸化物、窒化物、及び酸窒化物であり、
     前記第2の材料群は、タンタル(Ta)、アルミ(Al)、ルテニウム(Ru)、モリブデン(Mo)、ジルコニウム(Zr)、チタン(Ti)、亜鉛(Zn)、及びバナジウム(V)、並びにその酸化物、窒化物、酸窒化物、及びインジウム酸化物(InxOy(y>1.5x))であることを特徴とする反射型フォトマスク。
  10.  極端紫外線を光源としたパターン転写用の反射型フォトマスクであって、
     基板と、
     前記基板上に形成されて入射した光を反射する反射部と、
     前記反射部上に形成されて入射した光を吸収する低反射部と、を備え、
     前記低反射部は、吸収層と最表層とから構成される少なくとも2層以上の積層構造体であり、
     前記吸収層の少なくとも1層は、酸化インジウムを含み、
     前記最表層は、タンタル(Ta)、アルミニウム(Al)、ケイ素(Si)、パラジウム(Pd)、ジルコニウム(Zr)、ハフニウム(Hf)、ニオブ(Nb)、クロム(Cr)、白金(Pt)、イットリウム(Y)、ニッケル(Ni)、鉛(Pb)、チタン(Ti)、ガリウム(Ga)、及びビスマス(Bi)、並びにその酸化物、窒化物、弗化物、ホウ化物、酸窒化物、酸ホウ化物、及び酸窒化ホウ化物の何れか1つ以上を含むことを特徴とする反射型フォトマスク。
  11.  前記吸収層は、インジウム(In)と酸素(O)とを合計で50原子%以上含有する材料で形成され、
     インジウム(In)に対する酸素(O)の原子数比(O/In)は、1以上1.5以下であることを特徴とする請求項10に記載の反射型フォトマスク。
  12.  前記吸収層は、ベリリウム(Be)、カルシウム(Ca)、スカンジウム(Sc)、バナジウム(V)、マンガン(Mn)、鉄(Fe)、コバルト(Co)、銅(Cu)、ルテニウム(Ru)、銀(Ag)、バリウム(Ba)、イリジウム(Ir)、金(Au)、ケイ素(Si)、ゲルマニウム(Ge)、ハフニウム(Hf)、タンタル(Ta)、アルミニウム(Al)、パラジウム(Pd)、ジルコニウム(Zr)、ニオブ(Nb)、クロム(Cr)、白金(Pt)、イットリウム(Y)、ニッケル(Ni)、鉛(Pb)、チタン(Ti)、ガリウム(Ga)、テルル(Te)、タングステン(W)、モリブデン(Mo)、及び錫(Sn)、並びにその酸化物、窒化物、弗化物、ホウ化物、酸窒化物、酸ホウ化物、及び酸窒化ホウ化物の何れか1つ以上をさらに含むことを特徴とする請求項10または請求項11に記載の反射型フォトマスク。
  13.  前記最表層は、遷移元素、及びビスマス(Bi)、並びにその酸化物、窒化物、弗化物、ホウ化物、酸窒化物、酸ホウ化物、及び酸窒化ホウ化物の何れか1つ以上を含むことを特徴とする請求項10から請求項12の何れか1項に記載の反射型フォトマスク。
  14.  前記低反射部は、その膜厚が60nm以下であり、
     前記吸収層は、複数層に分割された場合であっても、各層の合計膜厚が17nm以上47nm以下であり、
     前記最表層は、その膜厚が1nm以上であることを特徴とする請求項9から請求項13の何れか1項に記載の反射型フォトマスク。
  15.  前記吸収層は、複数層に分割された場合であっても、各層の合計膜厚が17nm以上45nm以下であることを特徴とする請求項14に記載の反射型フォトマスク。
