Description

二酸化ケイ素粉末
 本発明は、半導体封止材に使用するのに好適な二酸化ケイ素粉末に関する。
 外気中の湿度、ガス、不純物から半導体を保護するために、従来から、半導体は、樹脂及び無機フィラーを含む半導体封止材によって封止されてきた。半導体封止材の熱膨張係数が半導体の熱膨張係数に比べて非常に大きいと、半導体封止材によって封止された半導体が反ってしまう可能性がある。このため、半導体封止材の熱膨張係数を半導体の熱膨張係数に近づける必要がある。樹脂の熱膨張係数は、通常、半導体の熱膨張係数よりも大きいため、無機フィラーには、熱膨張係数が小さいものを使用する必要がある。このため、半導体封止材の無機フィラーとして、工業材料中、熱膨張係数が最も低いシリカが使用されてきた。
 半導体封止材の熱膨張係数を半導体の熱膨張係数に近づけるために、半導体封止材におけるシリカの充填率を高くする必要がある。しかし、シリカの充填率を高くすると、半導体封止材の流動性が悪くなる。このため、半導体封止材に高充填で含有しても半導体封止材の流動性が悪くならないようにするために、球形度が高い球状シリカが半導体封止材の無機フィラーとして使用されてきた。
 また、ミクロンサイズのシリカの作製は、金属シリコンやアルコキシシランなどを原料とする合成法よりも天然珪石を原料とする天然法の方が適している。しかし、天然珪石を用いて作製した球状シリカは微量のウランを含有している。球状シリカがウランを含有していると、半導体封止材からα線が放出されることになる。このα線は、半導体のメモリーエラーの原因となる。このため、球状シリカにおけるウランの含有率は低いことが好ましい。
 球形度が高くウランの含有率が低い球状シリカとして、例えば、特許文献1に記載された低ウラン球状シリカ粉末が従来技術として知られている。特許文献1に記載された低ウラン球状シリカ粉末では、球状シリカを作製するとき、ウランの含有率が高い微粉を除去することにより、球状シリカ中のウランの含有率を0.9ppbまで低減している。

 しかしながら、近年、半導体の回路の複雑化に伴い、半導体のメモリーエラーの原因となるα線の半導体封止材からの放出をさらに抑制することが求められている。このため、ウランの含有率がさらに低く、球形度の高い二酸化ケイ素粉末が望まれている。
 そこで、本発明は、ウランの含有率が低く、球形度が高い二酸化ケイ素粉末を提供することを目的とする。
 本発明者らは、鋭意研究を進めたところ、ハロゲン存在下で二酸化ケイ素を加熱することによって、上記課題を解決できることを見出した。
 本発明は、上記の知見に基づくものであり、以下を要旨とする。
[1]ウランの含有率が0.8質量ppb以下であり、球形度が0.80以上である二酸化ケイ素粉末。
[2]比表面積が2.0m2/g以上である上記[1]に記載の二酸化ケイ素粉末。
[3]前記二酸化ケイ素粉末の粒度分布において、頻度の累積が10%となる粒子径(d10)が0.1~0.5μmであり、頻度の累積が50%となる粒子径(d50)が0.3~12.0μmであり、頻度の累積が90%となる粒子径(d90)が1.5~22.0μmである上記[1]又は[2]に記載の二酸化ケイ素粉末。
[4]鉄の含有率がFe2O3に換算して100質量ppm以下である上記[1]~[3]のいずれか1つに記載の二酸化ケイ素粉末。
[5]アルミニウムの含有率がAl2O3に換算して500質量ppm以下である上記[1]~[4]のいずれか1つに記載の二酸化ケイ素粉末。
[6]カリウムの含有率がK2Oに換算して10質量ppm以下である上記[1]~[5]のいずれか1つに記載の二酸化ケイ素粉末。
[7]ナトリウムの含有率がNa2Oに換算して15質量ppm以下である上記[1]~[6]のいずれか1つに記載の二酸化ケイ素粉末。
[8]カルシウムの含有率がCaOに換算して15質量ppm以下である上記[1]~[7]のいずれか1つに記載の二酸化ケイ素粉末。
[9]マグネシウムの含有率がMgOに換算して5質量ppm以下である上記[1]~[8]のいずれか1つに記載の二酸化ケイ素粉末。
[10]チタンの含有率がTiO2に換算して10質量ppm以下である上記[1]~[9]のいずれか1つに記載の二酸化ケイ素粉末。
 本発明によれば、ウランの含有率が低く、球形度が高い二酸化ケイ素粉末を提供することができる。
図1は、実施例における塩素処理の温度及び圧力の条件の概略を示す図である。
 以下、本発明の二酸化ケイ素粉末を説明する。本発明の二酸化ケイ素粉末は、ウランの含有率が0.8質量ppb以下であり、球形度が0.80以上である。
(ウランの含有率)
 本発明の二酸化ケイ素粉末のウランの含有率は0.8質量ppb以下である。二酸化ケイ素粉末のウランの含有率が0.8質量ppbよりも大きいと、二酸化ケイ素粉末を半導体封止材に使用したとき、半導体封止材からのα線の放出が強くなる場合がある。このような観点から、二酸化ケイ素粉末のウランの含有率は、好ましくは0.7質量ppb以下であり、より好ましくは0.6質量ppb以下である。二酸化ケイ素粉末のウランの含有率の範囲の下限値は、特に限定されないが、例えば、0.1質量ppbである。なお、二酸化ケイ素粉末のウランの含有率は、後述の実施例に記載の方法で測定することができる。
(球形度)
 本発明の二酸化ケイ素粉末の球形度は0.80以上である。二酸化ケイ素粉末の球形度が0.80未満であると、二酸化ケイ素粉末を半導体封止材に使用したとき、半導体封止材の流動性が悪くなる場合がある。このような観点から、二酸化ケイ素粉末の球形度は、好ましくは0.82以上であり、より好ましくは0.84以上である。二酸化ケイ素粉末の球形度の範囲の上限値は、通常、1.00である。なお、二酸化ケイ素粉末の球形度は、後述の実施例に記載の方法で測定することができる。
(比表面積)
 本発明の二酸化ケイ素粉末の比表面積は、好ましくは2.0m2/g以上である。二酸化ケイ素粉末の比表面積が2.0m2/g以上であると、二酸化ケイ素粉末を半導体封止材に使用したとき、二酸化ケイ素粉末をより高充填に含有させることができる。このような観点から、本発明の二酸化ケイ素粉末の比表面積は、より好ましくは4.0m2/g以上である。また、本発明の二酸化ケイ素粉末の比表面積は、好ましくは20m2/g以下である。二酸化ケイ素粉末の比表面積が20m2/g以下であると、二酸化ケイ素粉末を半導体封止材に使用したとき、二酸化ケイ素粉末の樹脂への混合がより容易になる。二酸化ケイ素粉末の比表面積は、後述の実施例に記載の方法により測定することができる。なお、微粉と粗粉を混合して比表面積を上記範囲に調整してもよい。
(d10、d50及びd90)
 本発明の二酸化ケイ素粉末の粒度分布において、頻度の累積が10%となる粒子径(d10)は好ましくは0.1~2.0μmであり、頻度の累積が50%となる粒子径(d50)は好ましくは0.3~12.0μmであり、頻度の累積が90%となる粒子径(d90)は好ましくは1.5~22.0μmである。二酸化ケイ素粉末がこのような粒子径を有することにより、二酸化ケイ素粉末を半導体封止材に使用したとき、二酸化ケイ素粉末の樹脂への混合がより容易になるとともに、二酸化ケイ素粉末をより高充填に含有させることができる。このような観点から、頻度の累積が10%となる粒子径(d10)は、より好ましくは0.1~0.5μmであり、頻度の累積が50%となる粒子径(d50)は、より好ましくは0.3~5.0μm、0.3~4.0μm又は0.3~1.0μmであり、頻度の累積が90%となる粒子径(d90)は、より好ましくは1.5~6.5μm1.5~3.0μmである。上記粒子径は、後述の実施例に記載の方法により測定することができる。
(平均粒子径)
 本発明の二酸化ケイ素粉末の平均粒子径は、好ましくは0.3~12.0μmである。二酸化ケイ素粉末の平均粒子径が0.3μm以上であると、二酸化ケイ素粉末を半導体封止材に使用したとき、二酸化ケイ素粉末の樹脂への混合がより容易になる。また、二酸化ケイ素粉末の平均粒子径が12.0μm以下であると、二酸化ケイ素粉末を半導体封止材に使用したとき、二酸化ケイ素粉末をより高充填に含有させることができる。このような観点から、本発明の二酸化ケイ素粉末の平均粒子径は、より好ましくは0.3~5.0μm、0.3~4.0μm又は0.3~1.0μmでありる。二酸化ケイ素粉末の平均粒子径は、レーザー回折散乱法により測定された粒度分布のメジアン径(頻度の累積が50%となる粒子径(d50))である。
 二酸化ケイ素粉末の純度に対するユーザーの要求レベルがますます高くなっており、磁石を利用した不純物除去では、二酸化ケイ素粉末の純度に対するユーザーの要求に答えられないという問題がある。除去が難しい不純物として、ウラン、チタン、鉄等が挙げられる。本発明では、二酸化ケイ素粉末から不純物であるウラン、チタン及び鉄等を除去して高純度の二酸化ケイ素粉末を得ることができる。
(鉄の含有率)
 本発明の二酸化ケイ素粉末において、鉄の含有率は、Fe2O3に換算して、好ましくは100質量ppm以下である。鉄の含有率が、Fe2O3に換算して、100質量ppm以下であると、二酸化ケイ素粉末を半導体封止材に使用したとき、半導体、特に自動車用の半導体の配線間でショート不良が発生することを抑制することができる。また、二酸化ケイ素粉末の白度の減少も抑制できる。このような観点から、鉄の含有率は、Fe2O3に換算して、より好ましくは80質量ppm以下であり、さらに好ましくは50質量ppm以下である。なお、鉄の含有率の下限値は0質量ppmである。鉄の含有率は、後述の実施例に記載の測定方法により測定することができる。
(アルミニウムの含有率)
 本発明の二酸化ケイ素粉末において、アルミニウムの含有率は、Al2O3に換算して、好ましくは550質量ppm以下又は500質量ppm以下である。アルミニウムの含有率が、Al2O3に換算して、550質量ppm以下であると、二酸化ケイ素粉末を半導体封止材に使用したとき、半導体封止材の流動性の低下を抑制できる。このような観点から、アルミニウムの含有率は、Al2O3に換算して、より好ましくは400質量ppm以下であり、さらに好ましくは350質量ppm以下である。なお、アルミニウムの含有率の下限値は0質量ppmである。アルミニウムの含有率は、後述の実施例に記載の測定方法により測定することができる。
(カリウムの含有率)
 本発明の二酸化ケイ素粉末において、カリウムの含有率は、K2Oに換算して、好ましくは30質量ppm以下、20質量ppm以下又は10質量ppm以下である。カリウムの含有率が、K2Oに換算して、30質量ppm以下であると、二酸化ケイ素粉末を半導体封止材に使用したとき、半導体封止材の成形性の低下を抑制できる。また、二酸化ケイ素粉末の白度の減少も抑制できる。なお、カリウムの含有率の下限値は0質量ppmである。カリウムの含有率は、後述の実施例に記載の測定方法により測定することができる。
(ナトリウムの含有率)
 本発明の二酸化ケイ素粉末において、ナトリウムの含有率は、Na2Oに換算して、好ましくは15質量ppm以下である。ナトリウムの含有率が、Na2Oに換算して、15質量ppm以下であると、二酸化ケイ素粉末を半導体封止材に使用したとき、半導体封止材の硬化が遅延することを抑制できる。また、配線の腐食が発生したり、半導体素子の性能が低下したりすることも抑制することができる。なお、ナトリウムの含有率の下限値は0質量ppmである。ナトリウムの含有率は、後述の実施例に記載の測定方法により測定することができる。
(カルシウムの含有率)
 本発明の二酸化ケイ素粉末において、カルシウムの含有率は、CaOに換算して、好ましくは20ppm以下又は15質量ppm以下である。カルシウムの含有率が、CaOに換算して、15質量ppm以下であると、二酸化ケイ素粉末を半導体封止材に使用したとき、半導体封止材の成形性の低下を抑制できる。また、二酸化ケイ素粉末の白度の減少も抑制できる。なお、カルシウムの含有率の下限値は0質量ppmである。カルシウムの含有率は、後述の実施例に記載の測定方法により測定することができる。
(マグネシウムの含有率)
 本発明の二酸化ケイ素粉末において、マグネシウムの含有率は、MgOに換算して、好ましくは10質量ppm以下又は5質量ppm以下である。マグネシウムの含有率が、MgOに換算して、5質量ppm以下であると、二酸化ケイ素粉末を半導体封止材に使用したとき、半導体封止材の成形性の低下を抑制できる。また、二酸化ケイ素粉末の白度の減少も抑制できる。なお、マグネシウムの含有率の下限値は0質量ppmである。マグネシウムの含有率は、後述の実施例に記載の測定方法により測定することができる。
(チタンの含有率)
 本発明の二酸化ケイ素粉末において、チタンの含有率は、TiO2に換算して、好ましくは10質量ppm以下である。チタンの含有率が、TiO2に換算して、10質量ppm以下であると、半導体の配線間でショート不良が発生することを抑制することができる。なお、チタンの含有率の下限値は0質量ppmである。チタンの含有率は、後述の実施例に記載の測定方法により測定することができる。
(二酸化ケイ素粉末50g中の着磁性異物の数)
 二酸化ケイ素粉末の純度に対するユーザーの要求レベルがますます高くなっており、磁石を利用した着磁性異物の除去では、二酸化ケイ素粉末の純度に対するユーザーの要求に答えられないという問題がある。
 本発明の二酸化ケイ素粉末50g中の20~45μmの粒子径の着磁性異物の数は、200個/50g以下、150個/50g以下、100個/50g以下、50個/50g以下、25個/50g以下又は10個/50g以下が好ましい。。二酸化ケイ素粉末50g中の20~45μmの粒子径の着磁性異物の数が600個/50g以下であると、二酸化ケイ素粉末を半導体封止材に使用したとき、半導体、特に自動車用の半導体の配線間でショート不良が発生することを抑制することができる。また、二酸化ケイ素粉末の白度の減少も抑制できる。二酸化ケイ素粉末50g中の20~45μmの粒子径の着磁性異物の数は、後述の実施例に記載の方法により測定することができる。二酸化ケイ素粉末50g中の45~100μmの粒子径の着磁性異物の数は、50個/50g以下、40個/50g以下、30個/50g以下、20個/50g以下、10個/50g以下、5個/50g以下又は2個/50g以下が好ましい。二酸化ケイ素粉末50g中の100~200μmの粒子径の着磁性異物の数は、10個/50g以下、5個/50g以下、2個/50g以下、1個/50g以下又は0個/50gが好ましい。二酸化ケイ素粉末50g中の200~275μmの粒子径の着磁性異物の数は、1個/50g以下又は0個/50gが好ましい。
(イオン性不純物の含有率)
 本発明の二酸化ケイ素粉末において、Fe2+の含有率は、好ましくは15質量ppm以下である。Fe2+の含有率が、15質量ppm以下であると、二酸化ケイ素粉末を半導体封止材に使用したとき、半導体、特に自動車用の半導体の配線間でショート不良が発生することを抑制することができる。また、二酸化ケイ素粉末の白度の減少も抑制できる。なお、Fe2+の含有率の下限値は0質量ppmである。Fe2+の含有率は、後述の実施例に記載の測定方法により測定することができる。
 また、本発明の二酸化ケイ素粉末において、Na+の含有率は、好ましくは10質量ppm以下である。Na+の含有率が、10質量ppm以下であると、二酸化ケイ素粉末を半導体封止材に使用したとき、半導体封止材の硬化が遅延することを抑制できる。また、配線の腐食が発生したり、半導体素子の性能が低下したりすることも抑制することができる。なお、Na+の含有率の下限値は0質量ppmである。Na+の含有率は、後述の実施例に記載の測定方法により測定することができる。
 さらに、本発明の二酸化ケイ素粉末において、Cl-の含有率は、好ましくは1.0質量ppm以下である。Cl-の含有率が、1.0質量ppm以下であると、二酸化ケイ素粉末を半導体封止材に使用したとき、HClが生じてリード線を腐食してしまうことを抑制できる。なお、Cl-の含有率の下限値は0質量ppmである。Cl-の含有率は、後述の実施例に記載の測定方法により測定することができる。
(二酸化ケイ素粉末の製造方法)
 本発明の二酸化ケイ素粉末を、例えば、以下の製造方法によって製造することができる。
 二酸化ケイ素粉末の製造方法は、二酸化ケイ素粉末原料を用意する工程(A)、二酸化ケイ素粉末原料を溶融し球状化して未分級溶融球状二酸化ケイ素粉末を作製する工程(B)、未分級溶融球状二酸化ケイ素粉末を分級して粒度別の溶融球状二酸化ケイ素粉末を作製する工程(C)、粒度別の溶融球状二酸化ケイ素粉末をブレンドして溶融球状二酸化ケイ素粉末のブレンド品を作製する工程(D)、溶融球状二酸化ケイ素粉末のブレンド品を塩素処理する工程(E)及びブレンド品を製品化する工程(F)を含む。
(工程(A))
 工程(A)では、二酸化ケイ素粉末原料を用意する。二酸化ケイ素粉末原料には、例えば、天然珪石を粉砕することによって得られる珪石粉、珪酸アルカリと鉱酸との湿式反応により合成されたシリカゲル、アルコキシシランからゾルゲル法で得られたゲルの粉砕物、金属シリコン粒子などが挙げられる。これらの二酸化ケイ素粉末原料の中で、製造コストや原料粉末の粒度調整の容易さから、天然珪石の粉砕粉が好ましい。なお、珪石粉を用いて高純度の二酸化ケイ素粉末を作製するためには、通常、SiO2の純度が99.5質量%以上の天然高純度珪石の珪石粉が用いられる。しかし、天然高純度珪石は希少であるので、原料コストが高くなり、また原料供給が不安定になる可能性がある。この二酸化ケイ素粉末の製造方法では、後述の塩素処理により、SiO2の純度が低い天然珪石を用いても高純度の二酸化ケイ素粉末を製造できるので、原料コストを低減することができる。
 二酸化ケイ素粉末原料となる珪石粉は、例えば、以下のようにして製造される。珪石を水洗後、振動ミル、ボールミル等の粉砕機を使用して粉砕して珪石粉を作製する。そして、振動ふるいや分級機を使用して、作製した珪石粉の粒度分布が調整される。
 二酸化ケイ素粉末原料の粒径を調整することにより、本発明の二酸化ケイ素粉末の比表面積及び粒径を制御することができる。二酸化ケイ素粉末原料の粒径は、一般的には平均粒径が例えば100μm以下であり、また粉末同士が凝集しやすい1μm以下の微粉末を多く含有したものであってもよい。
(工程(B))
 工程(B)では、二酸化ケイ素粉末原料を溶融し球状化して未分級溶融球状二酸化ケイ素粉末を作製する。例えば、二酸化ケイ素粉末原料を火炎中に噴射する。その結果、二酸化ケイ素粉末原料は、溶融し、それと同時に、表面張力により球状化する。火炎を通過した二酸化ケイ素粉末原料の液滴は急冷され、非晶質の球状二酸化ケイ素である未分級溶融球状二酸化ケイ素粉末となる。火炎を形成するための燃料ガスとしては、例えばプロパン、ブタン、プロピレン、アセチレン、水素等が使用され、また助燃ガスとしては、例えば空気、酸素等が使用される。火炎温度は、例えば2000~2400℃である。
 未分級溶融球状二酸化ケイ素粉末の球形度は、例えば、火炎の熱量及び二酸化ケイ素粉末原料の噴射量により調節することができる。火炎の熱量が不十分であると、溶融球状化が不十分となり、未分級溶融球状二酸化ケイ素粉末の球形度が低くなる。火炎の熱量が高すぎると、未分級溶融球状二酸化ケイ素粉末の製造コストが高くなる。また、二酸化ケイ素粉末原料の噴射量が多すぎると、溶融後に粒子同士が融着し、未分級溶融球状二酸化ケイ素粉末の球形度が低くなる。二酸化ケイ素粉末原料の噴射量が少なすぎると、未分級溶融球状二酸化ケイ素粉末の製造コストが高くなる。
(工程(C))
 工程(C)では、未分級溶融球状二酸化ケイ素粉末を分級して粒度別の溶融球状二酸化ケイ素粉末を作製する。例えば、二酸化ケイ素粉末原料が火炎を通過して得られた未分級溶融球状二酸化ケイ素粉末を捕集するとき、粒子サイズごとに分級してから捕集する。粗粒は、重力沈降室、サイクロンなどを使用して捕集されてもよく、細粒は、バグフィルタ、電気集塵機などを使用して捕集されてもよい。分級された溶融球状二酸化ケイ素粉末は、その後、気流式分級機、振動ふるい、円筒ふるいなどの分級機を使用して、さらに粒子サイズごとに分級されてもよい。
(工程(D))
 工程(D)では、粒度別の溶融球状二酸化ケイ素粉末をブレンドして溶融球状二酸化ケイ素粉末のブレンド品を作製する。例えば、粒度別の溶融球状二酸化ケイ素粉末が組み合わさって最密充填するような割合で粒度別の溶融球状二酸化ケイ素粉末が配合される。そして、配合された溶融球状二酸化ケイ素粉末は、V型ブレンダー、ダブルコーンブレンダー、エアーブレンダーなどの混合機を使用して混合される。これにより、充填性のよい溶融球状二酸化ケイ素粉末のブレンド品が製造される。
(工程(E))
 工程(E)では、溶融球状二酸化ケイ素粉末のブレンド品を塩素処理する。以下、溶融球状二酸化ケイ素粉末のブレンド品の塩素処理を詳細に説明する。
 工程(E)の塩素化処理は、塩素存在下で上記ブレンド品を加熱する塩素存在下加熱工程を含む。これにより、ブレンド品中の不純物は塩素化され塩化物となり、昇華する。その結果、ブレンド品から不純物は分離され、ブレンド品の純度が高くなる。
 塩素存在下加熱工程における加熱温度は、不純物が塩素存在下で塩素化されて塩化物となるとともに、二酸化ケイ素ができるだけ塩素化されない温度であれば特に限定されない。また、塩素存在下加熱工程における加熱温度を所望の不純物が塩素化により塩化物となる温度に調節することにより、ブレンド品の不純物の中から所望の不純物をブレンド品から除去することができる。塩素存在下でブレンド品中の不純物を効率的に塩化物に変えるとともに昇華させるという観点及び二酸化ケイ素の塩素化を抑制する観点から、塩素存在下加熱工程における加熱温度は、好ましくは400~1200℃であり、より好ましくは430~1100℃であり、さらに好ましくは450~1050℃である。また、ブレンド品中の不純物を可能な限り塩化物に変えるという観点及び塩素化処理の効率の観点から、塩素存在下加熱工程における加熱時間は、好ましくは1~120分であり、より好ましくは1~60分であり、さらに好ましくは3~45分である。なお、後述のサイクルを繰り返す場合は、上記加熱時間は、各サイクルの塩素存在下加熱工程における加熱時間である。不純物の塩素化により生成した塩化物を昇華させるという観点及び雰囲気中の塩素量の観点から、塩素存在下加熱工程におけるブレンド品の周囲の圧力は、好ましくは0.0001~100kPaであり、より好ましくは0.0005~50kPaであり、さらに好ましくは0.01~20kPaである。塩素は腐食性を有するので、窒素、アルゴンなどの不活性ガスと混合して塩素を供給することが好ましい。ブレンド品中の不純物を塩化物に変えるという観点から、ブレンド品の周囲の雰囲気中の塩素の含有率は、好ましくは30体積%以上であり、より好ましくは50体積%以上であり、さらに好ましくは80体積%以上である。
 塩素存在下で加熱することにより、二酸化ケイ素粉末の形態を維持しながら、二酸化ケイ素粒子の中心にある不純物まで除去できるという観点から、塩素存在下で加熱することにより不純物を除去する二酸化ケイ素粉末の平均粒子径は、0.002~100μmであることが好ましく、0.005~50μmであることがより好ましく、0.01~20μmであることがさらに好ましい。なお、二酸化ケイ素粉末の平均粒子径は、レーザー回折散乱法により測定された粒度分布のメジアン径である。
 塩素処理は、塩素存在下加熱工程の後に減圧下でブレンド品を加熱する第1の減圧下加熱工程をさらに含んでもよい。これにより、不純物の塩素化により生成した塩化物を、より完全に昇華させることができる。その結果、ブレンド品の純度をさらに高めることができる。また、ブレンド品中に残存する塩素もブレンド品から除去することができる。なお、ブレンド品中の塩素の含有率が高いと、ブレンド品を半導体封止材に使用した場合、HClが生じてリード線を腐食してしまう場合がある。不純物の塩素化により生成した塩化物を、より完全に昇華させるという観点及び加熱に要するコストの観点から、第1の減圧下加熱工程における加熱温度は、好ましくは600~1250℃であり、より好ましくは700~1200℃であり、さらに好ましくは800~1150℃である。不純物の塩素化により生成した塩化物を、より完全に昇華させるという観点、及び減圧に要するコストの観点から、第1の減圧下加熱工程におけるブレンド品の周囲の圧力は、絶対圧で、好ましくは0.0001~100kPaであり、より好ましくは0.0005~50kPaであり、さらに好ましくは0.01~20kPaである。不純物の塩素化により生成した塩化物を、より完全に昇華させるという観点、及び生産性の観点から、第1の減圧下加熱工程において、減圧した所定の圧力で維持する時間は、好ましくは5~180分であり、より好ましくは10~120分であり、さらに好ましくは15~60分である。なお、後述のサイクルを繰り返す場合は、上記所定の圧力で維持する時間は、各サイクルの第1の減圧下加熱工程における所定の圧力で維持する時間である。
 塩素存在下加熱工程及び第1の減圧下加熱工程からなるサイクルを2回以上繰り返すことが好ましい。これにより、さらに多くの不純物がブレンド品から分離され、ブレンド品の純度がさらに高くなる。ブレンド品の高純度化の観点及び生産性の観点から、ハロゲン存在下加熱工程及び第1の減圧下加熱工程からなるサイクルは、2~20回繰り返すことが好ましく、3~15回繰り返すことがより好ましく、4~9回繰り返すことがさらに好ましい。
 塩素処理は、不活性ガス存在下でブレンド品を加熱する不活性ガス存在下加熱工程をさらに含むことが好ましい。これにより、ブレンド品に残存している塩素をさらに完全に除去することができる。その結果、ブレンド品の純度がさらに高くなる。不活性ガスには、例えば、窒素ガス、アルゴンガス等が挙げられる。コストの観点から、これらの不活性ガスの中で窒素ガスが好ましい。
 不活性ガス存在下加熱工程における加熱温度は、塩素存在下加熱工程の加熱温度よりも高いことが好ましい。しかし、不活性ガス存在下加熱工程における加熱温度は、ハロゲン存在下加熱工程の加熱温度に比べて、200℃以下だけ高いことが好ましく、100℃以下だけ高いことがより好ましく、50℃以下だけ高いことがさらに好ましい。
 塩素処理は、不活性ガス存在下加熱工程の後に減圧下でブレンド品を加熱する第2の減圧下加熱工程をさらに含んでもよい。これにより、ブレンド品に残存している塩素をさらに完全に除去することができる。その結果、ブレンド品の純度がさらに高くなる。ブレンド品からの塩素の除去の観点及び加熱に要するコストの観点から、第2の減圧下加熱工程における加熱温度は、好ましくは600~1250℃であり、より好ましくは700~1200℃であり、さらに好ましくは800~1150℃である。ブレンド品からの塩素の除去の観点及び減圧に要するコストの観点から、第2の減圧下加熱工程におけるブレンド品の周囲の圧力は、絶対圧で、好ましくは0.0001~100kPaであり、より好ましくは0.0005~50kPaであり、さらに好ましくは0.01~20kPaである。ブレンド品からの塩素の除去の観点及び生産性の観点から、第2の減圧下加熱工程において、減圧した所定の圧力で維持する時間は、好ましくは5~180分であり、より好ましくは10~120分であり、さらに好ましくは15~60分である。なお、後述のサイクルを繰り返す場合は、上記所定の圧力で維持する時間は、各サイクルの第2の減圧下加熱工程における所定の圧力で維持する時間である。
 不活性ガス存在下加熱工程及び第2の減圧下加熱工程からなるサイクルを2回以上繰り返すことが好ましい。これにより、ブレンド品に残存している塩素をさらに完全に除去することができ、ブレンド品の純度をさらに高くすることができる。ブレンド品の高純度化の観点及び生産性の観点から、不活性ガス存在下加熱工程及び第2の減圧下加熱工程からなるサイクルは、2~20回繰り返すことが好ましく、3~15回繰り返すことがより好ましく、5~12回繰り返すことがさらに好ましい。
(工程(F))
 工程(F)では、ブレンド品を製品化する。具体的には、ブレンド品に対して所望によりシランカップリング剤による表面処理を行ったり、粗大粒子を精密に除去する分級処理を行ったりする。工程(F)を経たブレンド品は製品として出荷される。
(半導体封止材)
 本発明の二酸化ケイ素粉末は半導体封止材に好適に使用される。半導体封止材は、本発明の二酸化ケイ素粉末及び樹脂を含む樹脂組成物を用いて、例えば、以下のようにして作製される。
 まず、樹脂組成物をロール又は押し出し機等で加熱しながら混練し、その混練物をシート状に伸ばして冷却する。その後、粉砕したり、混練物を線状に押し出して冷却しながら切断したりして、粉砕物としての半導体封止材が得られる。この粉砕物については、円柱状に成形したタブレット状や粒子サイズ、形状を整えた細かい粒状の半導体封止材としてもよい。
 上述の半導体封止材を用いて半導体を封止するには、トランスファーモールド法、コンプレッションモールド法等の常套の成形手段が採用される。例えば、半導体封止材を用いてトランスファー成形により封止するには、タブレット状の半導体封止材をトランスファー成形機に取り付けられた金型に備えたポットに装填し、加熱して溶融させた後、プランジャーで加圧、さらに加熱することによりこれを硬化させて封止する。また、コンプレッションモールドでは、金型に直接樹脂組成物の粒をのせ、溶融した成型材料をゆっくりと基板に圧力をかけ成形する。
(樹脂組成物)
 半導体封止材に使用される樹脂組成物は、上述したように本発明の二酸化ケイ素粉末及び樹脂を含む。樹脂組成物中の二酸化ケイ素粉末の含有率は10~95質量%であることが好ましく、30~90質量%であることがより好ましい。
 樹脂としては、エポキシ樹脂、シリコーン樹脂、フェノール樹脂、メラミン樹脂、ユリア樹脂、不飽和ポリエステル、フッ素樹脂、ポリイミド、ポリアミドイミド、ポリエーテルイミド等のポリアミド;ポリブチレンテレフタレート、ポリエチレンテレフタレート等のポリエステル;ポリフェニレンスルフィド、芳香族ポリエステル、ポリスルホン、液晶ポリマー、ポリエーテルスルホン、ポリカーボネート、マレイミド変成樹脂、ABS樹脂、AAS(アクリロニトリルーアクリルゴム・スチレン)樹脂、AES(アクリロニトリル・エチレン・プロピレン・ジエンゴム-スチレン)樹脂等を使用することができる。
 これらの樹脂の中で、半導体封止材を調製するためには、1分子中にエポキシ基を2個以上有するエポキシ樹脂が好ましい。エポキシ樹脂としては、ビフェニル型エポキシ樹脂、フェノールノボラック型エポキシ樹脂、オルソクレゾールノボラック型エポキシ樹脂、フェノール類とアルデヒド類のノボラック樹脂をエポキシ化したもの、ビスフェノールA、ビスフェノールF及びビスフェノールS等のグリシジルエーテル、フタル酸やダイマー酸等の多塩基酸とエポクロルヒドリンとの反応により得られるグリシジルエステル酸エポキシ樹脂、線状脂肪族エポキシ樹脂、脂環式エポキシ樹脂、複素環式エポキシ樹脂、アルキル変性多官能エポキシ樹脂、β-ナフトールノボラック型エポキシ樹脂、1,6-ジヒドロキシナフタレン型エポキシ樹脂、2,7-ジヒドロキシナフタレン型エポキシ樹脂、ビスヒドロキシビフェニル型エポキシ樹脂、さらには難燃性を付与するために臭素等のハロゲンを導入したエポキシ樹脂等が挙げられる。なかでも、耐湿性や耐ハンダリフロー性の点からは、ビフェニル型エポキシ樹脂、オルソクレゾールノボラック型エポキシ樹脂、ビスヒドロキシビフェニル型エポキシ樹脂、ナフタレン骨格のエポキシ樹脂等が好適である。
 樹脂がエポキシ樹脂の場合、樹脂組成物は、エポキシ樹脂の硬化剤、又はエポキシ樹脂の硬化剤とエポキシ樹脂の硬化促進剤とを含むことが好ましい。
 エポキシ樹脂の硬化剤としては、例えば、各種フェノール系樹脂;フェノール、クレゾール、キシレノール、レゾルシノール、クロロフェノール、t-ブチルフェノール、ノニルフェノール、イソプロピルフェノール、オクチルフェノール等の群から選ばれた1種又は2種以上の混合物をホルムアルデヒド、パラホルムアルデヒド又はパラキシレンとともに酸化触媒下で反応させて得られるノボラック型樹脂;ポリパラヒドロキシスチレン樹脂;ビスフェノールAやビスフェノールS等のビスフェノール化合物;ピロガロールやフロログルシノール等の3官能フェノール類;無水マレイン酸、無水フタル酸や無水ピロメリット酸等の酸無水物;メタフェニレンジアミン、ジアミノジフェニルメタン、ジアミノジフェニルスルホン等の芳香族アミン;等を挙げることができる。
 エポキシ樹脂と硬化剤との反応を促進させるために、上記した硬化促進剤を使用することができる。硬化促進剤としては、例えばトリフェニルホスフィン、ベンジルジメチルアミン、2-メチルイミダゾール等が挙げられる。
 樹脂組成物は、上記各材料の所定量をブレンダーやヘンシェルミキサー等によりブレンドした後、加熱ロール、ニーダー、一軸又は二軸押し出し機等により混練したものを冷却後、粉砕することによって製造することができる。
 以下、本発明について、実施例及び比較例により、詳細に説明する。なお、本発明は以下の実施例に限定されるものではない。
 実施例及び比較例の二酸化ケイ素粉末について、以下の評価を行った。
(粒子径)
 レーザー散乱回折式粒度分布測定装置(商品名「CILAS920」、CILAS社製)又は粒度分布測定装置(商品名「LS230」、ベックマン・コールター株式会社製)を使用して、二酸化ケイ素粉末の頻度の累積が10%となる粒子径(d10)、頻度の累積が50%となる粒子径(d50)及び頻度の累積が90%となる粒子径(d90)を測定した。なお、頻度の累積が50%となる粒子径(d50)が平均粒子径である。
(比表面積)
 比表面積測定機(商品名「Macsorb HM model-1208」、MACSORB社製)を使用して、BET法により、二酸化ケイ素粉末の比表面積を測定した。
(球形度)
 湿式フロー式粒子径・形状分析装置(商品名「FPIA-3000」、Malvern Panalytical社製)を用いて測定を行った。試料を純水に分散させたのち、液体を平面伸張流動セル内に流し、セル内を移動する非晶質シリカ粉末を100個以上、対物レンズにて画像として記録し、この記録画像及び次の式(1)から平均円形度を算出した。式(1)中、HDは円相等径を表し、対象粒子の投影面積と真円の面積比から求める。PMは対象粒子の投影周囲長を表す。このようにして算出された二酸化ケイ素粒子200個の平均値を平均円形度とした。

(U(ウラン)の含有率)
 フッ化水素酸及び硝酸を用いて二酸化ケイ素粉末の加熱分解を実施して試料溶液を作製した。そして、誘導結合プラズマ質量分析装置(日立計測器株式会社製、測定限界:0.01ppb)を使用して試料溶液の定量分析を行い、U(ウラン)の含有率を測定した。
(二酸化ケイ素粉末50g中の着磁性異物の数)
 1000mLビーカーに二酸化ケイ素粉末50gとイオン交換水800gを加えてスラリーを調製した。このスラリーを撹拌装置により、回転数550rpm、5秒間隔で反転させながら、そこに、厚み20μmのゴム製カバーを被せた長さ150mm、直径25mm、磁力12000ガウスの棒磁石を1分間浸漬させ、着磁性粒子を捕捉した。着磁性粒子を捕捉した棒磁石をスラリーから取り出し、空のビーカー上でゴム製カバーを外してイオン交換水でゴム製カバーを洗浄しながら着磁性粒子を脱離させ、着磁性粒子を水中に分散させた。得られた分散液を直径25mmのナイロンフィルター(目開13μm)、を装着した吸引濾過装置にかけることによりナイロンフィルター上に着磁性粒子を回収した。着磁性粒子を回収したナイロンフィルターをマイクロスコープにセットし、100倍の倍率にてフィルター全領域を移動させながらナイロンフィルター上に回収させた着磁性粒子のうち、20μm以上の着磁性粒子の個数を計測した。
(イオン性不純物の含有率)
<Feイオンの測定方法>
 濃硝酸と濃塩酸と水とを容積比で1:5:34になるように調整した王水30mLと、二酸化ケイ素粉末の試料5gとを、100mLのビーカーに入れて加熱処理した。放冷後、遠心分離を行い、得られた上澄み液を測定液とした。この測定液を、空気-アセチレンの原子吸光光度計で測定し、248.3nmの吸光度を測定した。
<Naイオンの測定方法>
 二酸化ケイ素粉末の試料10gと、イオン交換水70mLをPE製容器に入れて1分間振とうした。その後乾燥機に入れ、95℃で20時間放置後、冷却した。蒸発した分の水を追加して定量とした。その後、遠心分離を行い、上澄み液を回収して測定液とした。この測定液を、空気-アセチレンの原子吸光光度計で測定し、589.0nmの吸光度を測定した。
<塩素イオンの測定方法>
 二酸化ケイ素粉末の試料10gと、イオン交換水70mLをPE製容器に入れて1分間振とうした。その後乾燥機に入れ、95℃で20時間放置後、冷却した。蒸発した分の水を追加して定量とした。その後、遠心分離を行い、上澄み液を回収して測定液とした。この測定液をイオンクロマトグラフで測定した。
 なお、上記Feイオン、Naイオン及び塩素イオンは、それぞれの標準原液(1,000ppm)を調製し、これを希釈して標準液を作製した。それらの吸光度と各イオン濃度との関係から検量線を作成した。
(アルミニウム、鉄、カリウム、ナトリウム、カルシウム、マグネシウム及びチタンの含有率)
 フッ化水素酸、硝酸を用いて二酸化ケイ素粉末の加熱分解を行い、試料溶液を作製した。そして、誘導結合プラズマ質量分析装置を使用して試料溶液の定量分析を行い、二酸化ケイ素粉末中のAl2O3に換算したアルミニウムの含有率、Fe2O3に換算した鉄の含有率、K2Oに換算したカリウムの含有率、Na2Oに換算したナトリウムの含有率、CaOに換算したカルシウムの含有率、MgOに換算したマグネシウムの含有率、及びTiO2に換算したチタンの含有率を測定した。
 二酸化ケイ素粉末に対して以下の塩素処理を行って、二酸化ケイ素粉末A~Gを作製した。
 塩素処理には、塩素雰囲気バッチ炉(商品名「Model480」、株式会社ノリタケカンパニーリミテド製)を使用した。塩素処理の温度及び圧力の条件の概略を図1に示す。また、塩素処理の操業条件を以下に示す。

塩素雰囲気バッチ炉に供給した窒素ガスの純度:99.998%
(塩素存在下加熱工程)
塩素雰囲気バッチ炉に供給した塩素ガスの流量:5L/min
塩素雰囲気バッチ炉に供給した窒素ガスの流量:20L/min
塩素雰囲気バッチ炉に供給した全ガス中の塩素ガスの含有率:20体積%
加熱温度:900℃
1サイクル中の塩素存在下加熱工程における加熱時間:5分
圧力:91.3kPa
備考:最初に0.01kPaまでバッチ炉内を減圧してから塩素ガス及び窒素ガスを供給した。また、室温から900℃まで昇温したときの昇温速度は5℃/minであった。
(第1の減圧下加熱工程)
加熱温度:900℃
圧力:0.13kPa
1サイクル中の第1の減圧下加熱工程における上記圧力で維持する時間:2分
(塩素存在下加熱工程及び第1の減圧下加熱工程からなるサイクル)
サイクル数:6回
(不活性ガス存在下加熱工程)
塩素雰囲気バッチ炉に供給した窒素ガスの流量:20L/min
加熱温度:1000℃
1サイクル中の不活性ガス存在下加熱工程における加熱時間:5分
圧力:91kPa
備考:第1の減圧工程から不活性ガス存在下加熱工程に移行するとき、0.01kPaまでバッチ炉内を減圧してバッチ炉内の塩素ガスを除去してから窒素ガスを供給した。
(第2の減圧下加熱工程)
加熱温度:1000℃
圧力:0.13kPa
1サイクル中の第2の減圧下加熱工程における上記圧力で維持する時間:2分
(不活性ガス存在下加熱工程及び第2の減圧下加熱工程からなるサイクル)
サイクル数:4回
備考:4サイクル終了後、0.01kPaまでバッチ炉内を減圧してからバッチ炉内の圧力を大気圧とした。
 二酸化ケイ素粉末B~二酸化ケイ素粉末Gは、表1に示す二酸化ケイ素粉末を用いた以外は二酸化ケイ素粉末Aと同様に製造した。
 結果を表1に示す。

 以上の実施例が示すとおり、ウランの含有率が0.8質量ppb以下であり、球形度が0.80以上である二酸化ケイ素粉末を製造することができた。

 

Claims (10)

  1.  ウランの含有率が0.8質量ppb以下であり、
     球形度が0.80以上である二酸化ケイ素粉末。
  2.  比表面積が2.0m2/g以上である請求項1に記載の二酸化ケイ素粉末。
  3.  前記二酸化ケイ素粉末の粒度分布において、頻度の累積が10%となる粒子径(d10)が0.1~0.5μmであり、頻度の累積が50%となる粒子径(d50)が0.3~12.0μmであり、頻度の累積が90%となる粒子径(d90)が1.5~22.0μmである請求項1又は2に記載の二酸化ケイ素粉末。
  4.  鉄の含有率がFe2O3に換算して100質量ppm以下である請求項1~3のいずれか1項に記載の二酸化ケイ素粉末。
  5.  アルミニウムの含有率がAl2O3に換算して500質量ppm以下である請求項1~4のいずれか1項に記載の二酸化ケイ素粉末。
  6.  カリウムの含有率がK2Oに換算して10質量ppm以下である請求項1~5のいずれか1項に記載の二酸化ケイ素粉末。
  7.  ナトリウムの含有率がNa2Oに換算して15質量ppm以下である請求項1~6のいずれか1項に記載の二酸化ケイ素粉末。
  8.  カルシウムの含有率がCaOに換算して15質量ppm以下である請求項1~7のいずれか1項に記載の二酸化ケイ素粉末。
  9.  マグネシウムの含有率がMgOに換算して5質量ppm以下である請求項1~8のいずれか1項に記載の二酸化ケイ素粉末。
  10.  チタンの含有率がTiO2に換算して10質量ppm以下である請求項1~9のいずれか1項に記載の二酸化ケイ素粉末。
