Description

単結晶ダイヤモンド及びその製造方法
 本開示は、単結晶ダイヤモンド及びその製造方法に関する。本出願は、2021年3月31日に出願した日本特許出願である特願2021-061209号に基づく優先権を主張する。当該日本特許出願に記載された全ての記載内容は、参照によって本明細書に援用される。
 従来、ダイヤモンドは、ヒートシンク、線引き用ダイス、精密加工用バイト、光学部品、レーザ窓、分光用結晶、モノクロメータ、超高圧発生装置用アンビル、半導体ダイヤモンド基板などの様々な用途に用いられてきた。これらの用途のうち、特に、光学部品、レーザ窓、分光用結晶、モノクロメータ、超高圧発生装置用アンビル、半導体ダイヤモンド基板の分野においては、性能を向上させるため、結晶欠陥や歪みの少ないダイヤモンドが開発されていた(例えば、特許文献1~特許文献3)。

 本開示は、上記単結晶ダイヤモンドの製造方法であって、
 種基板を準備する工程と、
 前記種基板上に、高温高圧合成法を用いて、単結晶ダイヤモンドを成長させる工程と、を備え、
 前記種基板の主面のサイズは、その内接円の直径が1.0mm超であり、
 前記主面のエッチピット密度は、1×105個/cm2以下であり、
 前記種基板の主面に含まれる成長セクタは2つ以下である、単結晶ダイヤモンドの製造方法である。

[本開示が解決しようとする課題]
 結晶欠陥や歪みの少ない単結晶ダイヤモンドを得るためには極力、窒素などの不純物も低減することが肝要で、窒素の多い単結晶では、結晶欠陥や歪みの低減は難しかった。近年、磁気センサ、量子メモリ、量子や小型核磁気共鳴器などの新しい応用が着目される中で、置換型位置に窒素が含有されているにもかかわらず、結晶欠陥や歪みの低減が必要とされてきた。
 近年、ダイヤモンドの新たな用途として、超小型核磁気共鳴(NMR)器が注目されている。該用途では、核スピン検出感度の向上のため、更なる結晶欠陥及び歪みの低減が望まれている。
 そこで、本目的は、窒素を含有しつつも、結晶欠陥及び歪みの低減された単結晶ダイヤモンドを提供することを目的とする。
[本開示の効果]
 本開示によれば、窒素を含有しつつも、結晶欠陥及び歪みの低減された単結晶ダイヤモンドを提供することが可能となる。
[本開示の実施形態の説明]
 最初に本開示の実施態様を列記して説明する。
 (1)本開示は、X線回折ロッキングカーブの半値幅は、20秒以下であり、
 前記X線回折ロッキングカーブの半値幅は、二結晶法によるX線回折において、第一結晶にダイヤモンド結晶を用い、(004)面平行配置で、CuKα線により測定され、
 ラマン分光スペクトルのラマンシフト1332cm-1以上1333cm-1以下におけるピークの半値幅は、2.0cm-1以下であり、
 エッチピット密度は、10000個/cm2以下であり、
 前記エッチピット密度は、エッチングテストにより測定され、
 窒素の原子数基準の含有率は、0.0001ppm以上0.1ppm以下であり、
 13Cの原子数基準の含有率は、0.01%未満である、単結晶ダイヤモンドである。
 本開示の単結晶ダイヤモンドでは、窒素を含有しつつも、結晶欠陥及び歪みが低減されている。よって、本開示の単結晶ダイヤモンドを超小型核磁気共鳴(NMR)器として用いた場合は、核スピンの検出感度が向上する。
 (2)前記X線回折ロッキングカーブの半値幅は、10秒以下であり、
 前記ラマン分光スペクトルのラマンシフト1332cm-1以上1333cm-1以下におけるピークの半値幅は、1.9cm-1以下であり、
 前記エッチピット密度は、1000個/cm2以下であり、
 X線トポグラフィー像において確認される欠陥数は、1000個/cm2以下であることが好ましい。
 これによると、単結晶ダイヤモンドの結晶欠陥及び歪みが更に低減される。
 (3)前記単結晶ダイヤモンドの単位厚み当たりの位相差の平均は、30nm/mm以下であることが好ましい。これによると、単結晶ダイヤモンドの結晶欠陥及び歪みが更に低減する。
 (4)前記位相差の平均は、10nm/mm以下であることが好ましい。これによると、単結晶ダイヤモンドの結晶欠陥及び歪みが更に低減する。
 (5)前記単結晶ダイヤモンドはNVセンターを含み、前記NVセンターの含有率は、0.1ppm以下であることが好ましい。これによると、NVセンターがお互いのスピンで干渉することなく、単一で安定に存在することができ、ダイヤ外部の核磁気を持った原子と相互作用し、これを検知することができる。
 (6)前記NVセンターの含有率は、0.00001ppm以上0.1ppm以下であることが好ましい。これによると、孤立安定した単一NVセンターを検出でき、核磁気を持った安定した原子と相互作用し、単結晶ダイヤモンドに核磁気を高感度に検知する機能を保有させることができる。
 (7)前記単結晶ダイヤモンドの硼素の原子数基準の含有率は、前記窒素の原子数基準の含有率以下であることが好ましい。これによると、NV-センターを存在させ、かつ単結晶ダイヤモンドの歪みが更に低減する。
 (8)前記硼素の原子数基準の含有率は、前記窒素の原子数基準の含有率の10%以下であることが好ましい。硼素は電子を捕獲するサイトになり、捕獲サイトを一定量以下に低減し、核磁気を検知するためのNV-センターを効率よく発生させることができる。
 (9)前記硼素の原子数基準の含有率は、前記窒素の原子数基準の含有率の10%超、かつ、前記窒素の原子数基準の含有率以下であることが好ましい。窒素が炭素と置換して配置すると、窒素と炭素間の結合手の長さが、炭素間の結合手の長さとは異なるため、歪みを有することとなる。硼素が一定量増えることで、そのひずみが緩和され、結晶欠陥と歪みが低減し、核磁気を検知するためのNV-センターが安定になり、長寿命化する。
 (10)前記硼素の原子数基準の含有率は、前記窒素の原子数基準の含有率の1%以上10%以下であることが好ましい。これによると、前述のように、一定以上の硼素の存在により、結晶欠陥と歪みを低減しつつ、かつ硼素が引き起こす電子の捕獲サイトを抑え、一定量以上の検知に必要なNVセンターを確保することができる。
 (11)前記単結晶ダイヤモンドの主面の内接円の直径は、3mm以上であることが好ましい。これによると、単結晶ダイヤモンドの超小型NMRへの加工が容易である。また、直径0.5mm以下の小さいセンサ部を多量に作製することができ、製造コストが低減する。
 (12)前記直径は、5mm以上であることが好ましい。これによると、単結晶ダイヤモンドの超小型NMRへの加工が容易である。また、直径0.5mm以下の小さいセンサ部を多量に作製することができ、製造コストがより低減する。
 (13)前記単結晶ダイヤモンドの単一セクターの含有率は、70体積%以上であることが好ましい。これによると、歪みの原因となるセクター境界の単結晶全体への影響が大きく低減でき、単結晶ダイヤモンドの歪みが更に低減する。
 (14)前記単一セクターの含有率は、90体積%以上であることが好ましい。これによると、歪みの原因となるセクター境界の単結晶全体への影響がほとんどなくなり、単結晶ダイヤモンドの歪みが更に低減する。
 (15)本開示は、上記単結晶ダイヤモンドの製造方法であって、
 種基板を準備する工程と、
 前記種基板上に、高温高圧合成法を用いて、単結晶ダイヤモンドを成長させる工程と、を備え、
 前記種基板の主面のサイズは、その内接円の直径が1.0mm超であり、
 前記主面のエッチピット密度は、1×105個/cm2以下であり、
 前記種基板の主面に含まれる成長セクタは2つ以下である、単結晶ダイヤモンドの製造方法である。
 本開示によれば、制御された窒素が添加されつつも、結晶欠陥及び歪みの低減された単結晶ダイヤモンドを提供することが可能となる。本開示によれば、核スピン検出感度を向上させることができる高品質の単結晶ダイヤモンドを得ることができる。
 [本開示の実施形態の詳細]
 本開示の単結晶ダイヤモンドの具体例を、以下に図面を参照しつつ説明する。本開示の図面において、同一の参照符号は、同一部分または相当部分を表すものである。また、長さ、幅、厚さ、深さなどの寸法関係は図面の明瞭化と簡略化のために適宜変更されており、必ずしも実際の寸法関係を表すものではない。
 本明細書において「A~B」という形式の表記は、範囲の上限下限(すなわちA以上B以下)を意味し、Aにおいて単位の記載がなく、Bにおいてのみ単位が記載されている場合、Aの単位とBの単位とは同じである。
 本明細書において「半値幅」という表記は、「半値全幅(full width at half maximum,FWHM)」を意味する。
 本明細書の結晶学的記載においては、()は個別面を示し、{}は集合面を示す。
 [実施形態1:単結晶ダイヤモンド]
 本開示の一実施形態(以下、「本実施形態」とも記す。)の単結晶ダイヤモンドは、
 X線回折ロッキングカーブの半値幅は、20秒以下であり、
 上記X線回折ロッキングカーブは、二結晶法によるX線回折において、第一結晶にダイヤモンド結晶を用い、(004)面平行配置で、CuKα線により測定され、
 ラマン分光スペクトルのラマンシフト1332cm-1以上1333cm-1以下におけるピークの半値幅は、2.0cm-1以下であり、
 エッチピット密度は、10000個/cm2以下であり、
 上記エッチピット密度は、エッチングテストにより測定され、
 窒素の原子数基準の含有率は、0.0001ppm以上0.1ppm以下であり、
 13Cの原子数基準の含有率は、0.01%未満である。
 (X線回折ロッキングカーブ)
 単結晶ダイヤモンドのX線回折ロッキングカーブの半値幅が小さいほど、該単結晶ダイヤモンドの結晶性が高く、結晶欠陥及び歪みが低減されていることを示す。本実施形態の単結晶ダイヤモンドは、そのX線回折ロッキングカーブの半値幅が20秒以下であり、結晶性が高く、結晶欠陥及び歪みが低減されている。
 単結晶ダイヤモンドのX線回折ロッキングカーブの半値幅の上限は、結晶性向上の観点から、20秒以下であり、10秒以下が好ましく、8秒以下がより好ましく、6秒以下が更に好ましい。単結晶ダイヤモンドのX線回折ロッキングカーブの半値幅の下限は、製造上の観点から、4.2秒以上とすることができる。単結晶ダイヤモンドのX線回折ロッキングカーブの半値幅は、4.2秒以上20秒以下が好ましく、4.2秒以上10秒以下がより好ましく、4.2秒以上8秒以下が更に好ましく、4.2秒以上6秒以下が更に好ましい。
 上記単結晶ダイヤモンドのX線回折ロッキングカーブの半値幅は、二結晶法によるX線回折において、第一結晶にダイヤモンド結晶を用い、(004)面平行配置で、CuKα線により測定される。該二結晶法においては、第一結晶および第二結晶は測定対象である該単結晶ダイヤモンドから切り出したダイヤモンド結晶を使用する。ロッキングカーブの半値幅には、第一結晶と第二結晶の双方の結晶性が反映される。よって、第一結晶及び第二結晶の両方が、測定対象である該単結晶ダイヤモンドから切り出したダイヤモンド結晶である場合、ロッキングカーブの半値幅は、該サンプルの結晶性の品質を敏感に反映した値となる。
 同一の単結晶ダイヤモンドにおいて、異なる領域で上記の測定を行っても、結果にばらつきがないことが確認されている。
 (ラマンスペクトルのピークの半値幅)
 単結晶ダイヤモンドのラマン分光におけるラマンシフト1332cm-1以上1333cm-1以下に現れるダイヤモンドフォノンピークがシャープであり、半値幅が小さいほど、該ダイヤモンドの結晶性が高くなる。本実施形態の単結晶ダイヤモンドは、そのラマン分光スペクトルのラマンシフト1332cm-1以上1333cm-1以下におけるピークの半値幅(以下、「ラマンスペクトルのピークの半値幅」とも記す。)が2.0cm-1以下であり、結晶性が高い。
 単結晶ダイヤモンドのラマンスペクトルのピークの半値幅の上限は、2.0cm-1以下であり、1.9cm-1以下が好ましく、1.8cm-1以下がより好ましく、1.7cm-1以下が更に好ましい。単結晶ダイヤモンドのラマンスペクトルのピークの半値幅の下限は、製造上の観点から、1.5cm-1以上とすることができる。単結晶ダイヤモンドのラマンスペクトルのピークの半値幅は、1.5cm-1以上2.0cm-1以下が好ましく、1.5cm-1以上1.9cm-1以下がより好ましく、1.5cm-1以上1.8cm-1以下が更に好ましく、1.5cm-1以上1.7cm-1以下が更に好ましい。
 上記ラマンスペクトルのピークの半値幅は、以下の手順で測定される。まず、測定サンプルである単結晶ダイヤモンドの任意の表面をメタルボンド砥石で表面粗さRaが20nm以下となるように研磨する。測定サンプルは主に正方形、8角形に近いものが好ましい。研磨面に対して、下記の条件でレーザを照射して散乱したラマン線を検出する。
(測定条件)
測定装置:LabRAM HR-800(HORIBA JOBIN YVON社製)
レーザ波長:532nm
測定温度:室温(20℃以上25℃以下)
波数分解能:0.5cm-1以下の条件で測定した値を本実施形態の単結晶ダイヤモンドのラマンスペクトルのピークの半値幅とする。光源および装置由来の半値幅が0.5cm-1以下であれば、装置の分解能に左右されずに、測定値をダイヤモンド固有の半値幅と見做すことができる。励起光に用いるレーザー光の半値幅を測定することによって光源および装置由来の半値幅を知ることができる。なお、光源および装置由来の半値幅が0.5cm-1超2.0cm-1未満である場合は、半値幅の測定値の2乗から光源および装置由来の半値幅の2乗を差引き、その値の平方根の値を用いることで、ダイヤモンド固有の半値幅に換算することができる。光源および装置由来の半値幅が2.0cm-1超であると、精度が低下するため、好ましくない。
レーザ照射位置(測定領域):以下の(i)~(v)の5箇所でラマン線を検出する。
(i)測定サンプルの研磨面の中央部(2次元面で重心位置)でラマン線を検出する。
(ii)上記中央部から、研磨面の端部までの直線を引き、該直線の長さが最大となる位置Pを特定する。中央部からPまでの距離をD1とした場合、中央部からPまでの線分上で、中央部からの距離が(3/4)D1の位置でラマン線を検出する。
(iii)上記中央部から、Pと逆方向に直線を引き、該直線と研磨面の端部との交点Qを特定する。すなわち、P、中央部及びQは同一直線L1上に存在する。中央部からQまでの距離をD2とした場合、中央部からQまでの線分上で、中央部からの距離が(3/4)D2の位置でラマン線を検出する。
(iv)上記中央部を通り、上記P、中央部及びQを通る直線L1と直交する直線L2を引き、該直線L2と研磨面の端部との交点R及びSを特定する。中央部からRまでの距離をD3とした場合、中央部からRまでの線分上で、中央部からの距離が(3/4)D3の位置でラマン線を検出する。
(v)上記中央部から上記Sまでの距離をD4とした場合、中央部からSまでの線分上で、中央部からの距離が(3/4)D4の位置でラマン線を検出する。
 上記5箇所のそれぞれで検出されたラマン線に対してスペクトル解析を行い、ラマンシフト1332cm-1以上1333cm-1以下に現れるダイヤモンドフォノンピークを特定する。該ダイヤモンドフォノンピークに、ローレンツ関数を最小二乗法でフィッティングし、ラマンシフト1332cm-1以上1333cm-1以下における上記5箇所のそれぞれにおけるピークの半値幅を求める。上記5カ所のピークの半値幅のうち、中央部の半値幅と、それ以外の4箇所の半値幅とを4:1の比率で加重平均をとる。
 同一の単結晶ダイヤモンドにおいて、上記の5箇所の測定領域の設定とその加重平均の算出方法で、サンプルの歪みなどの結晶性を一意的に評価し、サンプル間で比較できる。
 (エッチピット密度)
 本明細書において、エッチピット密度とは、単結晶ダイヤモンド中に線状に伸びる針状欠陥に由来する線状欠陥量を示す指標であり、後述のエッチングテストにより測定される。単結晶ダイヤモンドのエッチピット密度が小さいほど、該単結晶ダイヤモンドの欠陥が少なく、該単結晶ダイヤモンドの結晶性が高いことを示す。本実施形態の単結晶ダイヤモンドは、そのエッチピット密度が10000個/cm2以下であり、結晶性が高い。
 単結晶ダイヤモンドのエッチピット密度の上限は、結晶性向上の観点から、10000個/cm2以下であり、1000個/cm2以下が好ましく、100個/cm2以下がより好ましく、10個/cm2以下が更に好ましい。単結晶ダイヤモンドのエッチピット密度の下限は、0個/cm2以上とすることができる。単結晶ダイヤモンドのエッチピット密度は、0個/cm2以上10000個/cm2以下が好ましく、0個/cm2以上1000個/cm2以下がより好ましく、0個/cm2以上100個/cm2以下が更に好ましく、0個/cm2以上10個/cm2以下が更に好ましい。
 上記単結晶ダイヤモンドのエッチピット密度は、エッチングテストにより測定される。具体的には、以下の手順で測定される。
 単結晶ダイヤモンドを、エッチング液である硝酸カリウム(KNO3)融液に浸漬し、白金製のるつぼ内で600~700℃で0.5~2時間加熱する。徐冷した後に単結晶ダイヤモンドを取り出し、上記成長主面を光学顕微鏡で観察する。逆ピラミッド状のエッチピットを観察し、エッチピット密度に応じて、エッチピットの大きさをるつぼの温度と処理時間で調整する。この調整のために、まずは小さいエッチピットができる条件(るつぼの温度と処理時間)で処理を行い、エッチピット密度をおおよそ把握した後に、測定を行う際の条件(るつぼの温度と処理時間)を設定する。
 エッチピット密度に合わせて、個々のエッチピットが重ならないように、エッチピットの大きさ(サイズ)を選定する。エッチピットを大きくする過程で、エッチピットの数は変わらないために、エッチピットの大きさは評価する視野のサイズ(エッチピットの密度)に合わせる。調整の例としては、エッチピット密度が5000個/cm2以上の高い時は、エッチピットの大きさは5~20μm角程度とし、個々が重ならないようにする。成長表面の中のエッチピット密度の高い領域を3カ所を選び、各領域において1mm以下の矩形の測定領域を設ける。各測定領域内で、100個のエッチピットが存在する面積を測定し、該エッチピットの数(100個)及び該面積に基づき、1cm2当たりのエッチピットの数を算出する。3つの各測定領域のエッチピット密度の平均を、本明細書における「単結晶ダイヤモンドのエッチピット密度」とする。
 エッチピット密度が5000個/cm2未満では、エッチピットができる条件(るつぼの温度と処理時間)を変化させて徐々にエッチピットを大きくし、顕微鏡が低倍率でも確認できるようにする。密度の高いところの箇所が判別できない試料では、試料成長表面全体でエッチピットを数え、1cm2当たりのエッチピットの数(エッチピット密度)を算出する。該エッチピット密度を、本明細書における「単結晶ダイヤモンドのエッチピット密度」とする。
 本明細書において、エッチピットとは、明瞭な逆ピラミッドの窪みを意味する。ほぼ同程度の大きさのエッチピットが分布しており、エッチピットと判定できる。5000個/cm2以上の試料では、大多数を占めるエッチピットのサイズ(面積基準のd50のサイズ)の1/4から最大のサイズのエッチピットまでをカウントし、5000個/cm2未満の試料では、大多数を占めるエッチピットのサイズ(面積基準のd50のサイズ)の1/8から最大のサイズのエッチピットまでをカウントする。
 本明細書において、1cm2当たりのエッチピットの数(エッチピット密度)が、上記線状欠陥の密度に該当する。同一の単結晶ダイヤモンドにおいて、上記測定方法おけるエッチピットの数の平均を、本実施形態における「上記成長主面を貫く転位欠陥の密度」とする。
 (窒素含有率)
 単結晶ダイヤモンド中の単独の窒素は、結晶欠陥及び歪みの原因となるので、少ない方が好ましい。しかしながら、窒素は核磁気を検知するNMRの用途には欠かせない発光中心の要素であり、核磁気を検知する原子と最適に相互作用しなければならないので、できるだけ多く存在することが、相互作用の確率が高くなり好ましい。従って、最適な範囲がある。本実施形態の単結晶ダイヤモンドにおいて、窒素の原子数基準の含有率(以下、「窒素含有率」とも記す。)は、0.0001ppm以上0.1ppm以下である。これにより、該単結晶ダイヤモンドでは、結晶欠陥及び歪みが低減されて、窒素が核磁気を持つ原子と最適に相互作用されている。
 単結晶ダイヤモンドの窒素含有率の下限は、検知に利用する単一のNVセンターの観点から、0.0001ppm以上であり、0.001ppm以上がより好ましく、0.005ppm以上が更に好ましく、0.01ppm以上が更に好ましい。単結晶ダイヤモンドの窒素含有率は、0.0001ppm以上0.1ppm以下であり、0.001ppm以上0.1ppm以下が好ましく、0.005ppm以上0.1ppm以下がより好ましく、0.01ppm以上0.1ppm以下が更に好ましい。
 単結晶ダイヤモンド中の窒素含有率は、二次イオン質量分析法(SIMS:Secondary Ion Mass Spectrometry)、又はESRによって測定される。
 (硼素含有率)
 単結晶ダイヤモンド中の硼素は、結晶欠陥及び歪みの原因となる。本実施形態の単結晶ダイヤモンドにおいて、硼素の原子数基準の含有率(以下、「硼素含有率」)は、上記窒素の原子数基準の含有率以下であることが好ましい。これによると、単結晶ダイヤモンド中の結晶欠陥及び歪みが低減される。
 単結晶ダイヤモンドの硼素含有率の上限は、超小型NMRの用途ではNVセンターは核磁気検知のために必要で、検知に有効なNV-センターを存在させ、増加させるという観点から、窒素含有率以下であることが好ましく、窒素含有率の10%以下がより好ましく、窒素含有率の1%以下が更に好ましく、窒素含有率の0.1%以下が更に好ましい。単結晶ダイヤモンドの硼素含有率の下限は、少ないほど好ましいため、0ppm以上が好ましい。単結晶ダイヤモンドの硼素含有率は、0ppm以上かつ窒素含有率以下が好ましく、0ppm以上かつ窒素含有率の10%以下がより好ましく、0ppm以上かつ窒素含有率の1%以下が更に好ましく、0ppm以上かつ窒素含有率の0.1%以下が更に好ましい。単結晶ダイヤモンドの硼素含有率の下限は、製造上の観点からは、窒素含有率の1%以上が好ましい。よって、単結晶ダイヤモンドの硼素含有率は、窒素含有率の1%以上10%以下が好ましい。
 一方、単結晶ダイヤモンドが窒素及び硼素を所定の比率で含む場合、窒素及び硼素に由来する結晶欠陥や歪みが緩和される傾向にある。この観点からは、単結晶ダイヤモンドの硼素の含有率は、窒素含有率の0.5%以上かつ窒素含有率未満であることが好ましく、窒素含有率の1%以上30%以下がより好ましく、窒素含有率の3%以上10%以下が更に好ましい。硼素は、超小型NMRの用途での検知部のNV-センターを低減する影響を与えるが、結晶欠陥や歪みの低減の効果があり、結晶の擾乱を防ぎ、核磁気を高感度で検知する効果がある。
 単結晶ダイヤモンド中の硼素含有率は、二次イオン質量分析法(SIMS:Secondary Ion Mass Spectrometry)によって測定される。
 (13C含有率)
 本実施形態の単結晶ダイヤモンドにおいて、13Cの原子数基準の含有率は、0.01%未満であることが好ましい。13Cは外部の核磁気を検知するためのノイズとなる内部原子であるので、少ないことが好ましく、13Cの含有率が上記の範囲であると、磁気検知感度を増加させる。単結晶ダイヤモンドの13Cの原子数基準の含有率の上限は、外部核磁気のノイズとならないために、0.01%未満であり、0.008%以下が好ましく、0.006%以下がより好ましく、0.005%以下が更に好ましい。単結晶ダイヤモンドの13Cの原子数基準の含有率の下限は、製造上の観点から、0.0001%以上が好ましい。単結晶ダイヤモンドの13Cの原子数基準の含有率は0.0001%以上0.01%未満であり、0.0001%以上0.008%以下がより好ましく、0.0001%以上0.006%以下が更に好ましく、0.0001%以上0.005%以下が更に好ましい。
 単結晶ダイヤモンドの13Cの原子数基準の含有率は、SIMS分析によって測定される。
 同一の単結晶ダイヤモンドにおいて、測定領域の設定箇所を任意に変更しても、測定結果にばらつきがないことが確認されている。
 (欠陥数)
 単結晶ダイヤモンドに含まれる欠陥としては、空孔などの点欠陥、線状に伸びる針状欠陥、不純物、積層欠陥、歪みなどが挙げられる。これらの欠陥のうち、線状欠陥および積層欠陥は、X線トポグラフィー像においてそれらの存在が確認される。これらの欠陥は、結晶のそれら以外の部分(欠陥がより少ない部分、すなわち、結晶性が高い部分)に比べてX線の反射強度が高いため、X線トポグラフィー像において、ポジ像の場合は暗部として、ネガ像の場合は明部としてそれらの存在が示される。本明細書において、欠陥数とは、単結晶ダイヤモンド中の線状欠陥の本数に由来する欠陥量を示す指標である。
 本実施形態の単結晶ダイヤモンドの欠陥数は、1000個/cm2以下であることが好ましい。これによると、単結晶ダイヤモンドの結晶欠陥及び歪みが更に低減される。単結晶ダイヤモンドの欠陥数の上限は、結晶欠陥及び歪みの低減の観点から、1000個/cm2以下が好ましく、100個/cm2以下がより好ましく、10個/cm2以下が更に好ましく、5個/cm2以下が更に好ましい。単結晶ダイヤモンドの欠陥数の下限は、0個/cm2以上が好ましい。単結晶ダイヤモンドの欠陥数は、0個/cm2以上1000個/cm2以下が好ましく、0個/cm2以上100個/cm2以下がより好ましく、0個/cm2以上10個/cm2以下が更に好ましく、0個/cm2以上5個/cm2以下が更に好ましい。
 (位相差)
 ダイヤモンドは等方的な結晶であるため、通常は等方的な屈折率(誘電率)を有する。一方、ダイヤモンド中に欠陥及び歪みが存在する場合、該ダイヤモンドは複屈折率を有する。ダイヤモンド中の欠陥に円偏光が照射された場合には、遅軸と速軸に沿うそれぞれの偏光の光に位相差が発生して楕円偏光(直線偏光を含む)となって出射される。ダイヤモンドの結晶の欠陥や歪みに伴い屈折率が等方的でないと、光が最も遅くなる偏光方向(遅軸)と最も速くなる偏光方向(速軸)が生じる。一方、欠陥以外の、等方的な屈折率を維持している部分に円偏光が照射された場合は、位相差が発生せず、円偏光のまま出射される。楕円偏光における楕円の長軸および短軸の向き、並びに、当該長軸および短軸の長さの比を求めることにより、光学軸や位相差を求めることができる。また、レンズや顕微鏡を組み合わせることにより、微細な部分における局部的な位相差の情報を得ることができる。また、デジタル検出器の画素の前に集積された偏光子を配置することにより、それぞれの画素における情報(すなわち、試料の局部的な位置の情報)を二次元的に得ることができる。
 局部的な位置毎に測定された位相差は、基板の板厚方向に積分された値となる。よって、同じ板厚のサンプル同士を比較するか、あるいは板厚で規格化して比較する。板厚で規格化した場合、1mm厚さに換算された位相差(単位:nm/mm)で表示する。例えば、1mm厚さへの換算は、0.1mm厚さで測定された値は10倍し、0.2mm厚さで測定された値は5倍し、0.5mm厚さで測定された場合は2倍する。
 二次元的な位相差の値は、基板面内での分布を示すものである。基板の特性を表現する方法としては、任意の面内の平均値で代表することが妥当である。基板の平均の位相差とは、その基板のサイズ内の有効面積での平均値を意味する。ここで、有効面積とは、基板の端では位相差の値は正確に測定できないため、端部を除いた面積部分を意味する。より正確には、基板の主面の重心から端までの距離を100%とした場合、重心から90%までの距離の範囲内の面積と定義される。ここで有効面積での平均値とは、面積当たりの位相差という意味ではなく、局部的な各部の位相差を面内にわたって平均した値のことであり、位相差の面内の度数分布の平均ということである。したがって、平均値も単位はnm/mmで表示される。
 単結晶の欠陥の量が一定でも、基板の厚さが厚いほど、位相差は蓄積されて大きくなる。また、基板の面積が大きいほど、欠陥が面全体に及ぼす影響が増すので、位相差が大きくなる。このような理由で、単位厚さに換算の位相差が小さいほど、及び/又は、面内度数分布の平均の位相差が小さいほど、ダイヤモンドの品質が良いこととなる。また、同じ位相差であっても、大きな基板であるほど、ダイヤモンドの品質が良いこととなる。それは、小さく切断すると応力が緩和されて、位相差が小さくなるからである。歪の品質のパラメータとしては、位相差の大小と基板のサイズの大小が影響する。
 上記位相差の値は、単結晶ダイヤモンド中の欠陥量及び歪の大きさと正の相関を示す。本実施形態の単結晶ダイヤモンドの単位厚み当たりの位相差の平均は、30nm/mm以下であることが好ましい。これによると、単結晶ダイヤモンドの結晶欠陥及び歪みが更に低減する。単結晶ダイヤモンドの単位厚み当たりの位相差の平均の上限は、欠陥及び歪みの低減の観点から、30nm/mm以下が好ましく、10nm/mm以下がより好ましく、5nm/mm以下が更に好ましく、2nm/mm以下が更に好ましい。単結晶ダイヤモンドの単位厚み当たりの位相差の平均の下限は、0nm/mmが好ましい。製造上の観点からは、該位相差の標準偏差の下限は、例えば、0.01nm/mm以上とすることができる。単結晶ダイヤモンドの単位厚み当たりの位相差の平均は、0nm/mm以上30nm/mm以下が好ましく、0nm/mm以上10nm/mm以下がより好ましく、0nm/mm以上5nm/mm以下が更に好ましく、0nm/mm以上2nm/mm以下が更に好ましい。単結晶ダイヤモンドの単位厚み当たりの位相差の平均は、製造上の観点からは、0.01nm/mm以上30nm/mm以下が好ましく、0.01nm/mm以上10nm/mm以下がより好ましく、0.01nm/mm以上5nm/mm以下が更に好ましく、0.01nm/mm以上2nm/mm以下が更に好ましい。
 単結晶ダイヤモンドの単位厚み当たりの位相差は、以下の手順で測定される。まず、単結晶ダイヤモンドを、厚さ0.1~5mmの板形状に加工する。加工方法としては、研磨やエッチングを用いることができる。単結晶ダイヤモンドの厚み1mmに比例換算した値が単位厚み当たりの位相差である。
 次に、単結晶ダイヤモンドの位相差の測定を複屈折分布測定装置(株式会社フォトニックラティス社製、「WPA-micro」(商標)または「WPA-100」(商標))を用いて行う。一般に、位相差は90度(波長の1/4)を超えると判別が困難であるが、上記複屈折分布測定装置では集積偏光子方式から集積波長板方式となっているため、測定範囲が位相差180度(波長の1/2)にまで拡張されている。なお、波長を3種類(1つの中心波長とこれに近い2つの波長)用いると、測定範囲が波長の5~6倍にまで拡張されることが実験的に検証されている。上記の複屈折分布測定装置で得られた測定値を、ソフトウェア(株式会社フォトニックラティス社製、「PA-View」(商標))を用いて処理することにより、単位厚み当たりの位相差の平均を求める。
 同一の単結晶ダイヤモンドにおいては、前述の測定装置では面分布が計測されて面内での平均が算出されるので、その測定の配置などには影響されない。上記の測定領域の設定箇所を任意に変更しても、測定結果にばらつきがないことが確認されている。
 (NVセンター)
 図1に示されるように、NVセンター100とは、ダイヤモンド結晶中の置換型窒素原子(N)と、その隣の炭素が抜けてできた空孔(V)とからなる複合欠陥である。NVセンターは1個の電子を捕獲して負(-)に帯電しており、スピン三重項と呼ばれる磁場・電場・温度を感じ取る状態を形成する。NVセンターは単一スピンでも光で敏感に状態検出することが可能である。更にダイヤモンドは原子間結合力が強く、スピンが攪乱を受けにくいため、室温でも高感度測定が可能である。これらのことから、NVセンターは非常に簡便に利用できる超小型核磁気共鳴(NMR)器への用途に好適である。
 本実施形態の単結晶ダイヤモンドは、NVセンターを含み、前記NVセンターの含有率は、0.1ppm以下であることが好ましい。該NVセンターは、例えば、単結晶ダイヤモンドに対して、3MeVのエネルギーの電子線照射後に、900℃で真空アニール処理を行うことにより形成することができる。電子線照射量は、単結晶ダイヤモンドの窒素含有率に応じてドーズ量を変化させて過不足なく照射することが好ましい。これによると、該単結晶ダイヤモンドは、高感度核磁気検知の用途に好適である。本明細書において、「単結晶ダイヤモンドがNVセンターを含む」とは、単結晶ダイヤモンドのNVセンターの含有率が後述のNVセンターの測定方法で蛍光を検出できる濃度以上であることを意味する。単結晶ダイヤモンドのNVセンターの含有率の下限は、検出感度向上の観点から、0.00001ppm以上が好ましく、0.001ppm以上がより好ましく、0.005ppm以上が更に好ましい。単結晶ダイヤモンドは、NVセンターを含み、かつ、NVセンターの含有率が0.1ppm以下が好ましく、NVセンターの含有率が0.00001ppm以上0.1ppm以下が好ましく、0.001ppm以上0.1ppm以下が更に好ましく、0.005ppm以上0.1ppm以下が更に好ましい。
 単結晶ダイヤモンドのNVセンターの含有率は、電子スピン共鳴法(ESR)によって観測し、算出する。また、低濃度の場合は、蛍光顕微鏡で観察し、単一のNVセンターをカウントすることで計測でき、高濃度の場合は、低濃度の値を蛍光強度に換算して、蛍光強度比から換算することができる。
 (サイズ)
 単結晶ダイヤモンドの主面の内接円の直径は、3mm以上であることが好ましい。これによると、単結晶ダイヤモンドの高感度な小型核磁気共鳴の用途への加工が容易である。また、製造コストが低減する。単結晶ダイヤモンドの主面の内接円の直径の下限は、加工の容易さや製造コストの低減の観点から、3mm以上が好ましく、4mm以上がより好ましく、5mm以上が更に好ましく、7mm以上が更に好ましい。単結晶ダイヤモンドの主面の内接円の直径の上限は、製造上の観点から、50mm以下とすることができる。単結晶ダイヤモンドの主面の内接円の直径は、3mm以上50mm以下が好ましく、4mm以上50mm以下がより好ましく、5mm以上50mm以下が更に好ましく、7mm以上50mm以下が更に好ましい。
 単結晶ダイヤモンドの主面の内接円の直径は、測長機能のある光学顕微鏡により測定される。
 (単一セクター含有率)
 本実施形態の単結晶ダイヤモンドにおいて、単一セクターの含有率は、70体積%以上であることが好ましい。これによると、歪みの原因となるセクター境界の単結晶全体への影響が大きく低減できるので、高感度な小型磁気共鳴器を作製できる。また、直径0.5mm以下の均質な小さいセンサ部を多量に作製でき、製造コストが低減する。ここで、セクターとは、特定の異なる結晶面を由来(下地基板)として成長した領域である。単結晶ダイヤモンドに含まれるセクターとしては、{001}セクター、{113}セクター、{115}セクター及び{111}セクター等が挙げられる。それぞれの面方位の結晶面を下地基板として成長しながら、一つ単結晶を構成している。ここで{abc}セクターとは、{abc}面を由来(下地基板)として成長した領域である。これらのうち、上記単一セクターは、安定面を形成しやすく、平坦な面を形成できるという観点から、{100}、{111}もしくは{113}セクターであることが好ましい。
 単結晶ダイヤモンドの単一セクターの含有率の下限は、70体積%以上が好ましく、80体積%以上がより好ましく、90体積%以上が更に好ましく、95体積%以上が更に好ましい。単結晶ダイヤモンドの単一セクターの含有率の上限は、100体積%以下とすることができる。単結晶ダイヤモンドの単一セクターの含有率は、70体積%以上100体積%以下が好ましく、80体積%以上100体積%以下がより好ましく、90体積%以上100体積%以下が更に好ましく、95体積%以上100体積%以下が更に好ましい。
 単結晶ダイヤモンドの単一セクターの含有率は、以下の手順で測定される。成長セクターは含有する不純物濃度が異なるため、蛍光強度が異なる。従って、フォトルミネッセンス法(PL)あるいはカソードルミネッセンス法(CL)によって基板表面の蛍光の分布を確認し、その境界が明らかな線状に確認される。また、成長方向にその断面を作製し、深さ方向の境界も確認することができる。セクターの境界は2次元的には略直線または3次元的には略平面であるので、直線や平面の境界を境にして、面積比や体積比、さらには一番大きいセクターの含有率を求めることができる。また、共焦点顕微鏡を用いることで、3次元のセクター領域分布も求めることができる。また、表面に露出している面積比率に基づき、単一セクターの割合を算出することもできる。
 [実施形態2:単結晶ダイヤモンドの製造方法]
 上記実施形態1の単結晶ダイヤモンドは、高温高圧合成法の温度差法により合成することができる。
 高温高圧合成法の温度差法で単結晶ダイヤモンドを合成する場合において、種基板はその上に成長する単結晶ダイヤモンドの結晶性に大きく影響する。
 従来の種結晶(種基板)は、0.5mmサイズに満たない大きさであり、厚さのサイズも同等のものであった。該種結晶は、結晶全体を利用するものである。具体的には、種結晶の上部面に加えて、側面からも結晶成長させて結晶全体を大きくする。種結晶自体が小さいと、該種結晶に含まれる欠陥の絶対数が少なくなる。よって、成長した単結晶ダイヤモンド中の欠陥密度も低くなる。このため、欠陥密度の低い単結晶ダイヤモンドを成長させるためには、種結晶のサイズが小さい方が好ましい。
 一方、大きな単結晶ダイヤモンドを成長させるためには、種結晶は大きい方が有利であることが知られている。しかし、種結晶が大きいと欠陥の絶対数が増えること、及び、単結晶内部で欠陥密度の高いところを利用せざるを得ないという欠点があった。さらに、種結晶が大きいと、成長セクタが5つ以上混入してしまうことがある。成長セクタが異なると、不純物濃度も異なり、結晶の歪に悪影響を及ぼす。
 高品質な大きなサイズの単結晶ダイヤモンドを得るためには、種基板のサイズを大きくすることが重要である。種基板の主面のサイズは、その内接円の直径が1.0mm以上が好ましく、1.0mm超がより好ましく、2.0mm以上がより好ましく、3.0mm以上が更に好ましい。種基板のサイズの上限は特に限定されないが、製造上の観点から、例えば50mm以下とすることができる。
 本実施形態の製造方法では、種基板の側面からの成長結晶を重視しないため、基板の厚さは薄い方が好ましい。高温高圧下での割れの発生を抑制する観点から、主面サイズ(内接円の直径)と厚さの比(=厚さ/サイズ)は、0.1以上0.5以下が好ましい。
 種基板サイズが大きくなると、成長した単結晶ダイヤモンドでは主面と同じ成長セクタが大きく成長する。基板の切り出し方によっては、成長セクタを単一にした大きな基板を作製することもできる。また、単一成長セクタの割合を大きくした基板を作製することもできる。
 種基板のサイズの次に着目すべきポイントは、種基板の欠陥量および成長セクタの数である。種基板の主面のエッチピット密度は、1×105個/cm2以下が好ましく、5×103個/cm2以下がより好ましく、1000個/cm2以下がより好ましく、100個/cm2以下がさらに好ましい。該エッチピット密度の下限は特に限定されず、0個/cm2以上とすることができる。
 成長セクタは異なる面方位の上に成長した二つの領域である。異なる成長セクタは不純物濃度が異なるため、これらの境界近傍には歪が蓄積されている。従って、種基板の主面に含まれる成長セクタは2つ以下であり、1つが好ましい。該成長セクタは1つ以上2つ以下が好ましい。
 本実施形態の製造方法では、上記の通り、エッチピット密度や成長セクタの個数が制御された単結晶ダイヤモンドを種基板として使用することで、欠陥や歪みの少ない、核スピン検出感度が向上した高品質の単結晶ダイヤモンドを得ることができる。
 種基板の原子数基準の窒素含有率N1に対する、該種基板上に成長する単結晶ダイヤモンドの原子数基準の窒素含有率N2の割合N2/N1は、0.2以上5以下であることが好ましい。これによると、種基板と単結晶ダイヤモンドとの格子ミスマッチが解消される。よって、欠陥や歪みの少ない、核スピン検出感度が向上した高品質の単結晶ダイヤモンドを得ることができる。
 具体的な製造方法は以下の通りである。
 (種基板を準備する工程)
 後述の温度差法に用いるダイヤモンド種基板を準備する。ダイヤモンド種基板としては、以下のダイヤモンド種基板A又はダイヤモンド種基板Bを準備する。
 図2及び図3に示されるように、温度差法で合成された単結晶ダイヤモンド素材は、いずれも複数の成長セクターを有する。図2及び図3において、24a,34aは第1のセクターを示し、24b,34bは第2のセクターを示す。第1のセクターと第2のセクターとは異なる。第1のセクター及び第2のセクターは、それぞれ例えば、{001}セクター、{113}セクター、{115}セクター又は{111}等である。
 ダイヤモンド種基板Aは1mm以上、好ましくは5mm以上のサイズ(内接円の直径)を有し、窒素の原子数基準の含有率は0.01ppm以下である。また、エッチピット密度は5×103個/cm2以下である。種基板Aは窒素含有率が低いため、複数セクタを含む場合であっても、セクタ間の窒素含有率の相違による微小な格子不整合、及び、これに由来する種基板自体の歪みを小さくすることができる。
 ダイヤモンド種基板Bは1mm以上、好ましくは5mm以上のサイズを有し、窒素の原子数基準の含有率は100ppm以上150ppm以下である。また、エッチピット密度は1×105個/cm2以下である。種基板Bは、欠陥を犠牲にして、種基板の大きなサイズを確保している。大きな種基板を利用することにより、その上に成長する単結晶ダイヤモンドの単一の成長セクタ比率を増加させて、成長させた単結晶ダイヤモンドの歪を低減することができる。
 上記ダイヤモンド種基板A及びダイヤモンド種基板Bにおいて、図2及び図3に示されるように、単一または複数の成長セクターを有するダイヤモンド種基板22,32a、32bを切り出す事ができる。該切り出しは、水ガードレーザー加工機を用いて行うことが好ましい。これによると、加工精度が向上でき、1mm以上かつ、単一成長セクター(セクターの数は1個)のダイヤモンド種基板が得られる。ダイヤモンド種基板のサイズは、1.5mm以上が好ましい。
 (単結晶ダイヤモンドを成長させる工程)
 次に、上記種基板上に、高温高圧合成法を用いて、単結晶ダイヤモンドを成長させる。これにより、実施形態1の単結晶ダイヤモンドを得ることができる。該単結晶ダイヤモンドでは、結晶欠陥及び歪みが低減されている。
 高温高圧法の温度差法は、例えば図4に示される構成を有する試料室を用いて行われる。
 図4に示されるように、単結晶ダイヤモンド51の製造に用いる試料室10では、黒鉛ヒータ57で囲まれた空間内に絶縁体52、炭素源53、溶媒金属54、ダイヤモンド種基板55が配置され、黒鉛ヒータ57の外部には圧力媒体56が配置される。温度差法とは、試料室10の内部で縦方向の温度勾配を設け、高温部(Thigh)に炭素源53、低温部(Tlow)にダイヤモンド種基板55を配置し、炭素源53とダイヤモンド種基板55との間に溶媒金属54を配して、この溶媒金属54が溶解する温度以上でダイヤモンドが熱的に安定になる圧力以上の条件に保持してダイヤモンド種基板55上に単結晶ダイヤモンド51を成長させる合成方法である。
 炭素源53としては、ダイヤモンド粉末を用いることが好ましい。また、グラファイト(黒鉛)や熱分解炭素を用いることもできる。溶媒金属4としては、鉄(Fe)、コバルト(Co)、ニッケル(Ni)及びマンガン(Mn)等から選ばれる1種以上の金属またはこれらの金属を含む合金を用いることができる。
 溶媒金属54には、窒素ゲッターとして、チタン(Ti)を3.0質量%以上の濃度で添加することが好ましい。これによると、単結晶ダイヤモンド中の原子数基準の窒素含有率を0.1ppm以下とすることができる。
 また、溶媒金属54には、硼素(B)を0.002~0.2ppmの濃度で添加することが好ましい。これによると、単結晶ダイヤモンド中の原子数基準の硼素含有率を0.00001~0.001ppmとすることができる。
 温度差法では、結晶中の窒素及び13Cを極微量に残すために、窒素ゲッターとして金属溶媒に一定量なチタン(Ti)を添加する事と同時に、炭素源である黒鉛の純度を制御する。これにより、結晶中の窒素及び13C含有率を制御できる。この方法は、従来の温度差法では採用されていない。
 ダイヤモンド種基板上に成長させて得られる単結晶ダイヤモンドの窒素の原子数基準の含有率は、ダイヤモンド種基板の窒素の原子数基準の含有率の0.1倍以上10倍以下であることが好ましい。これによると、窒素の添加による結晶中の欠陥や歪を緩和できる。
 単結晶ダイヤモンド中のNVセンターは、3MeVのエネルギーの電子線を、例えば、単結晶ダイヤモンド中の窒素の原子数基準の含有率1ppm当たり、3×1017cm-2のドーズ量(電子線照射量)となるように照射し、その後、該単結晶ダイヤモンドを真空中、900℃でアニールすることにより形成することができる。これにより、窒素含有率よりも少ないNVセンター量を形成できる。窒素含有率が多いサンプルでは電子線照射量を多くし、窒素含有率が少ないサンプルでは電子線照射量を少なくすることが好ましい。
 本実施の形態を実施例によりさらに具体的に説明する。ただし、これらの実施例により本実施の形態が限定されるものではない。
 以下の実施例において、単結晶ダイヤモンドのラマン分光スペクトルのラマンシフト1332cm-1以上1333cm-1以下におけるピークの半値幅は、ダブルモノクロメーターラマン分光装置で装置を用いて、波数分解能0.5cm-1以下で測定、又は、LabRAM HR-800(HORIBA JOBIN YVON社製)装置で測定し、光源と装置の分解能を考慮して、ダイヤモンド自体の半値幅に換算して得た。
 <単結晶ダイヤモンドの製造>
 温度差法で作製された単結晶ダイヤモンド素材から、単一成長セクター又は複数のセクターを含むようにダイヤモンド種基板を切り出し、上記実施形態2に記載のダイヤモンド種基板A及びダイヤモンド種基板Bを準備する。各試料のダイヤモンド種基板の種類、サイズ、ダイヤモンド種基板に含まれる成長セクターの数、エッチピット密度を、表1の「ダイヤモンド種基板」の「種類」、「サイズ」、「成長セクター数」、「エッチピット密度」欄に示す。

 例えば、試料1で用いるダイヤモンド種基板のサイズは1mmであり、エッチピット密度は5個/cm2である。
 次に、温度差法により、上記のダイヤモンド種基板上に、ダイヤモンド結晶を成長させて、各試料の単結晶ダイヤモンドを得る。温度差法は、図4に示される構成を有する試料室を用いて行われる。
 炭素同位体12Cの濃度が99.995%以上のメタンガスを、600℃以上に加熱したスポンジチタン中に通すことで、メタンガスから窒素を除去する。この窒素を除去したメタンガスを、真空チャンバ内で、1900℃の高温に熱したNiを含まないTa基板に吹き付ける。それにより、Ta基板上でメタンガスを分解し、Ta基板上に10mm×10mmの大きさを有し、炭素同位体12Cの濃度が99.99~99.995%の黒鉛を形成する。この黒鉛を炭素源として使用する。
 金属溶媒には硼素が微量添加されているFe、Coを用いて、溶媒組成はFe/Co=60/40(質量比)とする。SIMSにより溶媒中の硼素を分析した結果、0.002ppmである。さらに窒素ゲッターとしてTiを表1の「合成条件」の「Ti添加量」に記載の量(試料1では3質量%)添加した高純度のFe-Co-Ti合金を金属溶媒として準備する。また、周囲からの炭素同位体12Cの混入を防ぐため、ヒータ表面を99.999%以上の炭素同位体12Cの濃度をもつ黒鉛でコーティングしておく。
 次に、下から順に、種結晶、溶媒、炭素源である、同位体を濃縮した高純度グラファイトを配置したダイヤモンド合成系を、炭素とNiとを含まないFe製でありコップ状のセルによって包み、その上面を10-3Pa以下の真空中でシールする。
 これを、超高圧発生装置を用いて、圧力5.5Pa、温度1300℃で表1の「合成条件」の「合成時間」欄に記載の時間(例えば、試料1では100時間)保持して種結晶上にダイヤモンドを育成する。その後、先ず温度を室温まで降温し、次いで減圧を行い、合成した単結晶ダイヤモンドを取り出す。
 上記単結晶ダイヤモンドに対して、3MeVのエネルギーの電子線を、単結晶ダイヤモンド中の窒素の原子数基準の含有率1ppm当たり、3×1017cm-2のドーズ量となるように照射し、その後、該単結晶ダイヤモンドを、真空中、900℃でアニールし、各試料の単結晶ダイヤモンドを得た。
 <評価>
 電子線照射前の各試料の単結晶ダイヤモンドについて、サイズ、X線回折ロッキングカーブの半値幅、ラマンスペクトルのピークの半値幅、エッチピット密度、X線トポグラフィー像にて確認される欠陥数、位相差の平均、窒素含有率、13C含有率、硼素含有率、切り出しサイズ、単一セクター含有率を測定した。電子線照射後の各試料の単結晶ダイヤモンドについて、NVセンター含有率を測定した。結果を表2の単結晶ダイヤモンドの「サイズ」、「XrcのFWHM」、「ラマン半値幅」、「エッチピット密度」、「欠陥数」、「平均位相差」、「N」、「13C」、「B」、「切り出しサイズ」、「単一セクター」、「NV」欄に示す。本実施例で評価した試料の厚さは全て0.4mmである。なお、単結晶ダイヤモンドのサイズ、X線回折ロッキングカーブの半値幅、ラマンスペクトルのピークの半値幅、エッチピット密度、X線トポグラフィー像にて確認される欠陥数、位相差の平均、窒素含有率、13C含有率、硼素含有率、切り出しサイズ、単一セクター含有率の測定結果は、電子線照射前後でほとんど変化しないことが確認されている。

 例えば、試料1ではESRで結晶中の窒素含有率を測定した結果、0.095ppmであった。また、ESRで結晶中のNVセンター含有率を測定した結果、0.05ppmであった。また、SIMSにより結晶中の硼素含有率を分析した結果、0.00015ppmであり、結晶中の13C含有率を分析した結果、0.004%である。また、分解能0.5cm-1 のダブルモノクロメーターラマン分光装置でラマン分光スペクトルを測定し、1332cm-1の半値幅を求めたところ、1.5cm-1である。また、得られたダイヤモンドを偏向光透過顕微鏡で偏向光透過像を観察し、歪みを評価した結果、平均位相差は2nmである。また、第一結晶として合成ダイヤモンド結晶(004)面を用い平行配置した二結晶法によるCuKαでのX線回折のロッキングカーブの半値幅を測定したところ、6秒である。さらにX線トポグラフにより結晶内の欠陥を観察すると、線状な転位欠陥は8個/cm2である。次に、同じダイヤモンドをKNO3溶融塩(600~700℃)中に1時間投入し、エッチピットの密集部でのエッチピットの数で評価すると8個/cm2である。
 単結晶ダイヤモンドの「サイズ」、「XrcのFWHM」、「ラマン半値幅」、「エッチピット密度」、「欠陥数」、「平均位相差」の値が小さくなるほど、NVに与える擾乱の影響が小さくなるので、該単結晶ダイヤモンドを用いたセンサ部の性能が良くなる。単結晶ダイヤモンドの「切り出しサイズ」、「単一セクター」が大きくなるほど、センサ部に使える単結晶ダイヤモンドの量が増え、生産性が良くなる。
 以上のように本開示の実施の形態および実施例について説明を行なったが、上述の各実施の形態および実施例の構成を適宜組み合わせたり、様々に変形することも当初から予定している。
 今回開示された実施の形態および実施例はすべての点で例示であって、制限的なものではないと考えられるべきである。本発明の範囲は上記した実施の形態および実施例ではなく請求の範囲によって示され、請求の範囲と均等の意味、および範囲内でのすべての変更が含まれることが意図される。

Claims (15)

  1.  X線回折ロッキングカーブの半値幅は、20秒以下であり、
     前記X線回折ロッキングカーブの半値幅は、二結晶法によるX線回折において、第一結晶にダイヤモンド結晶を用い、(004)面平行配置で、CuKα線により測定され、
     ラマン分光スペクトルのラマンシフト1332cm-1以上1333cm-1以下におけるピークの半値幅は、2.0cm-1以下であり、
     エッチピット密度は、10000個/cm2以下であり、
     前記エッチピット密度は、エッチングテストにより測定され、
     窒素の原子数基準の含有率は、0.0001ppm以上0.1ppm以下であり、
     13Cの原子数基準の含有率は、0.01%未満である、単結晶ダイヤモンド。
  2.  前記X線回折ロッキングカーブの半値幅は、10秒以下であり、
     前記ラマン分光スペクトルのラマンシフト1332cm-1以上1333cm-1以下におけるピークの半値幅は、1.9cm-1以下であり、
     前記エッチピット密度は、1000個/cm2以下であり、
     X線トポグラフィー像において確認される欠陥数は、1000個/cm2以下である、請求項1に記載の単結晶ダイヤモンド。
  3.  前記単結晶ダイヤモンドの単位厚み当たりの位相差の平均は、30nm/mm以下である、請求項1又は請求項2に記載の単結晶ダイヤモンド。
  4.  前記位相差の平均は、10nm/mm以下である、請求項3に記載の単結晶ダイヤモンド。
  5.  前記単結晶ダイヤモンドはNVセンターを含み、前記NVセンターの含有率は、0.1ppm以下である、請求項1から請求項4のいずれか1項に記載の単結晶ダイヤモンド。
  6.  前記NVセンターの含有率は、0.00001ppm以上0.1ppm以下である、請求項5に記載の単結晶ダイヤモンド。
  7.  前記単結晶ダイヤモンドの硼素の原子数基準の含有率は、前記窒素の原子数基準の含有率以下である、請求項1から請求項6のいずれか1項に記載の単結晶ダイヤモンド。
  8.  前記硼素の原子数基準の含有率は、前記窒素の原子数基準の含有率の10%以下である、請求項7に記載の単結晶ダイヤモンド。
  9.  前記硼素の原子数基準の含有率は、前記窒素の原子数基準の含有率の10%超、かつ、前記窒素の原子数基準の含有率以下である、請求項7に記載の単結晶ダイヤモンド。
  10.  前記硼素の原子数基準の含有率は、前記窒素の原子数基準の含有率の1%以上10%以下である、請求項7に記載の単結晶ダイヤモンド。
  11.  前記単結晶ダイヤモンドの主面の内接円の直径は、3mm以上である、請求項1から請求項10のいずれか1項に記載の単結晶ダイヤモンド。
  12.  前記直径は、5mm以上である、請求項11に記載の単結晶ダイヤモンド。
  13.  前記単結晶ダイヤモンドの単一セクターの含有率は、70体積%以上である、請求項1から請求項12のいずれか1項に記載の単結晶ダイヤモンド。
  14.  前記単一セクターの含有率は、90体積%以上である、請求項13に記載の単結晶ダイヤモンド。
  15.  請求項1から請求項14のいずれか1項に記載の単結晶ダイヤモンドの製造方法であって、
     種基板を準備する工程と、
     前記種基板上に、高温高圧合成法を用いて、単結晶ダイヤモンドを成長させる工程と、を備え、
     前記種基板の主面のサイズは、その内接円の直径が1.0mm超であり、
     前記主面のエッチピット密度は、1×105個/cm2以下であり、
     前記種基板の主面に含まれる成長セクタは2つ以下である、単結晶ダイヤモンドの製造方法。
