 半球共振ジャイロスコープ9は、複数の電極92または複数の電極93を周方向に互い違いに検出電極92A,93A、または制御電極92B,93Bのいずれかとして用いる。制御電極92B,93Bに制動電圧が印加されることによって静電引力により共振子91が共振する。この状態において角速度が入力されると角速度に応じて共振子91の共振形状が回転し、共振子91と検出電極92A,93Aとの間の静電容量が検出されることによって、角速度を求めることができる。なお、共振子91の下方に形成されて環状に配された複数の電極94(図20参照)を検出電極、駆動電極として用いることも可能である。
 このような半球共振ジャイロスコープにおいては、共振子のQ値及び電極の位置関係によってその性能が決定される。共振子のQ値を高めてノイズを低減して性能を向上させるため、熱弾性係数が低い石英や合成ガラスが共振子として用いられる。この場合、共振子は、石英や合成ガラスなどを加工することによって形成されるが、いずれも難加工材料であり、高い加工精度を要する。そのため、このような共振子の形成は、機械的な研磨、切削加工の後、レーザー加工により形状を最終調整する必要があり、製造コストが非常に高くなる。
 また、共振子の製造コストを下げるため、MEMS(Micro Electro Mechanical Systems)プロセスを応用する製造方法が提案される。この種の製造方法としては、変形可能な温度まで加熱して吸引または加圧することによって、石英ウエハをワイングラス形状またはバードバス形状と呼称される形状に加工する手法が知られている。
 しかしながら、この手法によれば、共振子の切り離しに、レーザー切断、研磨が必要であり、また、共振子を電極が形成された基板に接着剤などで貼り合わせる必要がある。このため、一般的なMEMSプロセスで用いられる半導体装置の位置合わせ精度には劣る傾向があり、製造される半球共振ジャイロスコープの性能が劣化してしまう。また、この手法によれば、バッチ処理ではないため、半球共振ジャイロスコープの製造コストが高くなる。

 本発明の実施形態が解決しようとする課題は、より低いコストで半球共振ジャイロスコープとして利用可能な曲面支持構造体を製造することができる技術を提供することである。
 上述した課題を解決するため、本実施形態に係る曲面支持構造体の製造方法は、上ウエハ及び下ウエハから構成される曲面支持構造体の製造方法であって、エッチングにより前記下ウエハの上面に環状の凹部を形成し、該凹部の径外側の平面である径外面をエッチングして、該径外面よりも高い頂点を有する支持部を該凹部の略中央部に形成する支持部形成工程と、前記径外面に環状に並置される複数の第1電極を形成する第1電極形成工程と、前記複数の第1電極上に環状の塗布パターンを犠牲層として形成する犠牲層塗布工程と、前記上ウエハの底面に前記複数の第1電極に対応して環状に並置される複数の第2電極を形成する第2電極形成工程と、前記複数の第1電極と前記複数の第2電極とが重なるように前記上ウエハと前記下ウエハとを前記犠牲層を挟んで貼り合わせる貼り合わせ工程と、前記貼り合わせ工程後、前記上ウエハにおいて前記第2電極よりも径外側に位置する径外部をエッチングにより分離する径外部分離工程と、前記径外部分離工程後、前記上ウエハ、前記下ウエハ、及び前記犠牲層により画成されるキャビティ内の圧力と雰囲気圧力とを異ならせて、前記上ウエハ、前記下ウエハ、及び前記犠牲層を真空加熱する異圧加熱工程と、前記異圧加熱工程後、エッチングにより前記犠牲層を除去する犠牲層除去工程とを備える。
 本発明の実施形態によれば、より低いコストで半球共振ジャイロスコープとして利用可能な曲面支持構造体を製造することができる。

 以下、図面を参照しながら、本発明の実施形態について説明する。
(曲面支持構造体の製造方法)
 実施形態に係る曲面支持構造体の製造方法について概略的に説明する。図1は、本実施形態に係る曲面支持構造体の製造方法を示すフローチャートである。なお、各工程の詳細については後述する。
 図1に示すように、まず、下ウエハに対して、曲面を支持する支持部をエッチングにより形成する支持部形成工程が実施され(S101)、第1電極を形成する第1電極形成工程が実施され(S102)、犠牲層の塗布パターンニングを行う犠牲層塗布工程が実施される(S103)。また、上ウエハに対して、第2電極を形成する第2電極形成工程が実施される(S104)。
 犠牲層塗布工程、第2電極形成工程が実施された後、上ウエハと下ウエハとを犠牲層により貼り合わせる貼り合わせ工程が実施され(S105)、上ウエハの径外部を分離する径外部分離工程が実施される(S106)。
 径外部分離工程後、チャンバを備える真空加熱装置により真空加熱を行う等圧加熱工程(S107)、異圧加熱工程(S108)が実施され、犠牲層を除去する犠牲層除去工程(S109)が実施されることによって、半球共振ジャイロスコープとして利用可能な曲面支持構造体が製造される。
(支持部形成工程)
 支持部形成工程について説明する。図2は、凹部が形成された下ウエハの構成を示す平面図である。図3は、図2のA-A線断面図である。
 支持部形成工程は、図2、図3に示すように、下ウエハ1に環状の凹部10を形成することによって、支持部11を形成する工程である。下ウエハ1は、合成石英、シリコン、テンパックスガラス、低膨張ガラスなどのケイ素化合物から製造された板状部材である。支持部形成工程においては、その上面に等方エッチングにより凹部10が形成されるとともに、凹部10の径外側に支持部11の頂点よりも高さが低い平面である径外面12がエッチングにより形成される。なお、支持部11の頂点と径外面12との高低差距離については後に詳述する。
(第1電極形成工程)
 第1電極形成工程について説明する。図4は、電極が形成された下ウエハの構成を示す平面図である。図5は、図4のB-B線断面図である。
 第1電極形成工程は、図4、図5に示すように、下ウエハ1における径外面12に高融点金属からなる複数の第1電極13を形成する工程である。複数の第1電極13は、径外面12において、凹部10を囲うように環状に並置されるように形成される。また、複数の第1電極13のそれぞれは、径外側に延在する接続線路131を有する。
 (犠牲層塗布工程)
 犠牲層塗布工程について説明する。図6は、犠牲層が形成された下ウエハの構成を示す平面図である。図7は、図6のC-C線断面図である。
 犠牲層塗布工程は、図6、図7に示すように、犠牲層として、TEOS(Tetraethyl Orthosilicate Tetraethoxysilane)、ポリシラザンなどの液体ガラスにより、複数の第1電極13を覆う環状の塗布パターン3を形成する工程である。なお、この塗布パターンは、後述する貼り合わせ工程まで半固体状態に保持される。
(第2電極形成工程)
 第2電極形成工程について説明する。図8は、電極が形成された上ウエハの構成を示す底面図である。図9は、図8のD-D線断面図である。
 第2電極形成工程は、図8、図9に示すように、上ウエハ2に複数の第2電極23を形成する工程である。上ウエハ2は、下ウエハ1と同様に、合成石英、シリコン、テンパックスガラス、低膨張ガラスなどのケイ素化合物から製造された板状部材である。第2電極形成工程においては、複数の第1電極13のそれぞれに対応する複数の第2電極23が上ウエハ2の底面に形成される。ここで、複数の第2電極23は、複数の第1電極13と同様に環状に並置されるように形成される。
 また、本実施形態において、複数の第2電極23のそれぞれは、対応する第1電極13と重ね合わされた場合、この第1電極13の領域内に収まるように小さく形成されるものとするが、第1電極13を第2電極23よりも小さく形成しても良い。このように第1電極13または第2電極23の一方を、他方の領域内に収まるように形成することによって、貼り合わせ工程において生じ得る位置ずれの影響を低減することができる。
 また、支持部形成工程において、径外面12は、支持部11の頂点と径外面12との距離が第1電極13の厚みと、第2電極23の厚みとを合わせた距離よりも大きくなるようにエッチングされる。これによって、後に詳述する貼り合わせ工程により重ねられた第1電極13と第2電極23との間に間隙が形成される。
(貼り合わせ工程)
 貼り合わせ工程について説明する。図10は、貼り合わされた上ウエハ及び下ウエハを示す平面図である。図11は、図10のE-E線断面図である。
 貼り合わせ工程は、図10、図11に示すように、複数の第1電極13とこれらに対応する複数の第2電極23とが重なるように上ウエハ2の底面と下ウエハ1の上面とを貼り合わせる工程である。この貼り合わせ工程においては、両面アライナーにより上ウエハ2と下ウエハとが位置合わせされた状態において加圧による固定がなされ、更に所定のキャビティ圧力P1の雰囲気中で300~500℃で真空加熱装置による仮焼成がなされることによって、上ウエハ2と下ウエハ1とが貼り合わせられる。この際、下ウエハ1における凹部10、支持部11、上ウエハ2の底面、塗布パターン3により画成された環状のキャビティC内の圧力であるキャビティ圧力はP1となる。
 なお、上ウエハ2及び下ウエハ1がテンパックスガラスまたはシリコンから成る場合には、両面アライナーに代えて陽極接合装置を用いて上ウエハ2と下ウエハ1とが貼り合わせられても良い。いずれの方法を用いた場合であっても、本貼り合わせ工程によれば、アライメント誤差を半導体プロセスレベル(5um以下)に抑えることができる。
(径外部分離工程)
 径外部分離工程について説明する。図12は、径外部が分離された上ウエハを示す側断面図である。なお、図12は、図3、図5、図7、図11に対応する断面を示すものであり、図中における上下方向及び左右方向に延在し、支持部を通る平面による切断面を示すものである。
 径外部分離工程は、図12に示すように、上ウエハ2における径外部をエッチングにより分離する工程である。ここで、径外部は、上ウエハ2において、支持部11の中心を円心とした場合に塗布パターン3よりも径外側に位置する部分を示す。
 異圧加熱工程によれば、後に詳述するように上ウエハ2は3次元形状に変形されるが、異圧加熱工程に先立って、平面状の上ウエハ2に対してエッチングを行うことにより、半導体プロセスの精密なパターンを応用することができるとともに、高いコストが掛かるレーザー切断工程や研磨工程を不要とすることができる。
 なお、上ウエハ2の端部にはエッチングにより鋭角に形成される部分が生じ得るが、等圧加熱工程及び異圧加熱工程により加熱されることにより、上ウエハ2の端部は丸められる。これによって、本製造方法により製造された曲面支持構造体が半球共振ジャイロスコープとして利用された場合、エネルギー閉じ込め効果が高くなるためQ値が向上する。
(等圧加熱工程及び異圧加熱工程)
 等圧加熱工程及び異圧加熱工程について説明する。図13、図16は、それぞれ、チャンバ内の圧力が密閉空間より小さい状態、チャンバ内の圧力が密閉空間より大きい状態で真空加熱された上ウエハ及び下ウエハを示す側断面図である。なお、図13、16は、図12と同様の平面による切断面を示すものである。
 等圧加熱工程は、真空装置のチャンバ内の圧力である雰囲気圧力P2をキャビティ圧力P1と略同一として、上ウエハ2及び下ウエハ1を軟化するまで真空加熱する工程である。等圧加熱工程において、チャンバ内の温度は、上ウエハ2及び下ウエハ1の材質が石英である場合には1200~1400℃であり、テンパックスガラスである場合には500~600℃とする。等圧加熱工程によれば、下ウエハ1の支持部11と上ウエハ2とが融着して一体となり、また、液体ガラスからなる塗布パターン3と下ウエハ1及び上ウエハ2とが融着して、キャビティCの気密性が高くなる。なお、下ウエハ1と上ウエハ2との融着、塗布パターン3と下ウエハ1及び上ウエハ2との融着は異圧加熱工程によっても生じるため、等圧加熱工程は本製造方法から省略することもできる。
 異圧加熱工程は、雰囲気圧力P2をキャビティ圧力P1と異ならせて、即ち雰囲気圧力P2をキャビティ圧力P1より小さくするか、または雰囲気圧力P2をキャビティ圧力P1より大きくして、上ウエハ2及び下ウエハ1を軟化するまで真空加熱する工程である。異圧加熱工程において、チャンバ内の温度は、上ウエハ2及び下ウエハ1の材質が石英である場合には1400~1700℃であり、テンパックスガラスである場合には600~700℃とする。
 異圧加熱工程において雰囲気圧力P2をキャビティ圧力P1より小さくした場合、図13に示すように、キャビティCが膨張することによって、上ウエハ2の一部が変形して、環状に沿って上方に突出する曲面状をなす環状凸曲面21Aが形成される。また、上ウエハ2において環状の塗布パターン3と融着された部分は変形せず、環状凸曲面21Aの端部から径外方向に突出するフランジ部22が形成される。
 一方、異圧加熱工程において雰囲気圧力P2をキャビティ圧力P1より大きくした場合、図16に示すように、キャビティCが収縮することによって、上ウエハ2の一部が変形して、環状に沿って下方に突出する曲面状をなす環状凹曲面21Bが形成される。また、環状凸曲面21Aが形成される場合と同様に、上ウエハ2において環状の塗布パターン3と融着された部分は変形せず、環状凹曲面21Bの端部から径外方向に突出するフランジ部22が形成される。
 雰囲気圧力P2をキャビティ圧力P1より小さくした場合の異圧加熱工程、または異圧加熱工程において雰囲気圧力P2をキャビティ圧力P1より大きくした場合の異圧加熱工程のいずれにおいても、キャビティ圧力P1と雰囲気圧力P2との圧力差、真空加熱中のチャンバ内の温度、真空加熱装置内の昇降機構の昇降時間などを調節することによって、環状凸曲面21A、環状凹曲面21Bの厚み、高さ、曲率などを所望のものとすることができる。
 また、異圧加熱工程において、塗布パターン3を形成する液体ガラスは、その組成が石英に近づくため、キャビティC内の気密性を向上させるが、上ウエハ2及び下ウエハ1の材料と比較して耐薬品性が悪い状態となる。
(犠牲層除去工程)
 犠牲層除去工程について説明する。図14、図15は、それぞれ、環状凸曲面を有する曲面支持構造体の構成を示す側断面図、断面斜視図である。図17、図18は、それぞれ、環状凹曲面を有する曲面支持構造体の構成を示す側断面図、断面斜視図である。なお、図14、図15、図17及び図18は、いずれも、図12、図13と同様の平面による切断面を示すものである。
 犠牲層除去工程は、液体ガラスにより形成される塗布パターン3をエッチングにより除去する工程である。真空加熱により変性された塗布パターン3は、他の部分と比較してエッチレートが早いため、エッチングにより選択的に除去可能となっている。なお、犠牲層除去工程においては、塗布パターン3を形成する液体ガラスのみをエッチングする薬剤が用いられても良い。
 犠牲層除去工程によれば、図14、図15に示すような上方に突出する環状凸曲面21Aを有する曲面支持構造体4A、または、図17、図18に示すような下方に突出する環状凹曲面21Bを有する曲面支持構造体4Bが製造される。曲面支持構造体4Aは、環状凸曲面21Aと、フランジ部22と、環状凸曲面21Aを略中心位置で支持する支持部11と、第1電極13と、第2電極23とを備える。また、曲面支持構造体4Bは、環状凸曲面21Aに代えて環状凹曲面21Bを備える点のみが曲面支持構造体4Aとは異なる。
 以上に説明した製造方法によれば、既存の安価なプロセスを用いて、半球共振ジャイロスコープとして利用可能な曲面支持構造体4A,4Bを製造することができる。また、本製造方法によれば、3次元構造を有する環状凸曲面21A、環状凹曲面21B、及び支持部11と、第1電極13、第2電極23とが一括形成される。このため、製造工程において機械的な位置合わせが不要であり、また、曲面支持構造体4A,4Bを半球共振ジャイロスコープとして用いた場合、ドリフトなどの位置ズレの影響によって性能を劣化させる現象が防止される。
 なお、本実施形態においては、複数の第1電極13及び複数の第2電極23が環状に並置されるものとして説明したが、複数の第1電極13は、径外面12に配されていればよく、また、複数の第2電極23は、複数の第1電極13に対応して、上ウエハ2の底面に配されていれば良い。
 本発明の実施形態は、例として提示したものであり、発明の範囲を限定することは意図していない。この新規な実施形態は、その他の様々な形態で実施されることが可能であり、発明の要旨を逸脱しない範囲で、種々の省略、置き換え、変更を行うことができる。これら実施形態やその変形は、発明の範囲や要旨に含まれるとともに、特許請求の範囲に記載された発明とその均等の範囲に含まれる。

Claims (7)

  1.  上ウエハ及び下ウエハから構成される曲面支持構造体の製造方法であって、
     エッチングにより前記下ウエハの上面に環状の凹部を形成し、該凹部の径外側の平面である径外面をエッチングして、該径外面よりも高い頂点を有する支持部を該凹部の略中央部に形成する支持部形成工程と、
     前記径外面に配される複数の第1電極を形成する第1電極形成工程と、
     前記複数の第1電極上に環状の塗布パターンを犠牲層として形成する犠牲層塗布工程と、
     前記上ウエハの底面に前記複数の第1電極に対応して配される複数の第2電極を形成する第2電極形成工程と、
     前記複数の第1電極と前記複数の第2電極とが重なるように前記上ウエハと前記下ウエハとを前記犠牲層を挟んで貼り合わせる貼り合わせ工程と、
     前記貼り合わせ工程後、前記上ウエハにおいて前記第2電極よりも径外側に位置する径外部をエッチングにより分離する径外部分離工程と、
     前記径外部分離工程後、前記上ウエハ、前記下ウエハ、及び前記犠牲層により画成されるキャビティ内の圧力と雰囲気圧力とを異ならせて、前記上ウエハ、前記下ウエハ、及び前記犠牲層を真空加熱する異圧加熱工程と、
     前記異圧加熱工程後、エッチングにより前記犠牲層を除去する犠牲層除去工程と
     を備える曲面支持構造体の製造方法。
  2.  前記径外部分離工程後、前記異圧加熱工程に先立って、前記キャビティ内の圧力と雰囲気圧力とを同等として、前記上ウエハ、前記下ウエハ、及び前記犠牲層を真空加熱する等圧加熱工程を更に備えることを特徴とする請求項1に記載の曲面支持構造体の製造方法。
  3.  前記上ウエハ及び前記下ウエハはケイ素化合物からなり、
     前記塗布パターンは液体ガラスにより形成されることを特徴とする請求項1または請求項2に記載の曲面支持構造体の製造方法。
  4.  前記異圧加熱工程は、前記雰囲気圧力を前記キャビティ内の圧力よりも小さくして真空加熱を行うことを特徴とする請求項1~請求項3のいずれか一項に記載の曲面支持構造体の製造方法。
  5.  前記異圧加熱工程は、前記雰囲気圧力を前記キャビティ内の圧力よりも大きくして真空加熱を行うことを特徴とする請求項1~請求項3のいずれか一項に記載の曲面支持構造体の製造方法。
  6.  前記複数の第1電極は、前記径外面に環状に並置され、
     前記複数の第2電極は、前記上ウエハの底面に前記複数の第1電極に対応して環状に並置されることを特徴とする請求項1~請求項5のいずれか一項に記載の曲面支持構造体の製造方法。
  7.  上ウエハ及び下ウエハから製造される半球共振ジャイロスコープであって、
     エッチングにより前記下ウエハの上面に環状の凹部を形成し、該凹部の径外側の平面である径外面をエッチングして、該径外面よりも高い頂点を有する支持部を該凹部の略中央部に形成する支持部形成工程と、
     前記径外面に配される複数の第1電極を形成する第1電極形成工程と、
     前記複数の第1電極上に環状の塗布パターンを犠牲層として形成する犠牲層塗布工程と、
     前記上ウエハの底面に前記複数の第1電極に対応して配される複数の第2電極を形成する第2電極形成工程と、
     前記複数の第1電極と前記複数の第2電極とが重なるように前記上ウエハと前記下ウエハとを前記犠牲層を挟んで貼り合わせる貼り合わせ工程と、
     前記貼り合わせ工程後、前記上ウエハにおいて前記第2電極よりも径外側に位置する径外部をエッチングにより分離する径外部分離工程と、
     前記径外部分離工程後、前記上ウエハ、前記下ウエハ、及び前記犠牲層により画成されるキャビティ内の圧力と雰囲気圧力とを異ならせて、前記上ウエハ、前記下ウエハ、及び前記犠牲層を真空加熱する異圧加熱工程と、
     前記異圧加熱工程後、エッチングにより前記犠牲層を除去する犠牲層除去工程とによって製造された半球共振ジャイロスコープ。
