Abstract

The forward voltage drop can be reduced if the recovery time is kept to the conventional limit. The base of the semi-conductor element is located between the second and third junction and the gate (6) between the first and second junction. The base has three layers, the centre layer (7b) being considerably thinner and more heavily doped than the outer layers (7a, 7c). The outer layers have equal doping, but considerably lower than the gate. A maximum blocking voltage of 2500V at frequencies of 1-50 kHz can be achieved. The centre layer (7b) doping may be 1017-1818 cm-3, and that of the outer ones (7z, 7c) 1010-1013 cm-3.

   Die Erfindung betrifft ein bistabiles Halbleiterbauele ment mit mindestens drei Zonenübergängen, das von einem
Sperrzustand in einen Durchlasszustand umschaltbar ist, mit einer Basis genannten Zone zwischen dem zweiten und dem dritten Zonenübergang und einer Steuerzone genannten
Zone zwischen dem ersten und dem zweiten Zonenübergang.



   Derartige Halbleiterbauelemente werden gemeinhin kurz als  Thyristor  bezeichnet.



   Bekannte Thyristoren bestehen im allgemeinen aus vier
Zonen, die abwechslungsweise vom n- und vom p-Leitungs typ sind. Im vorwärts leitenden Zustand werden in inneren
Zonen, insbesondere die hochohmige Basis, mit Ladungsträ gern überschwemmt. Diese Überschwemmung hat zur
Folge, dass nach dem Übergang des Thyristors in den Rück wärts-Sperrzustand eine Verzögerung der Sperrfähigkeit für die wiederkehrende Vorwärtsspannung auftritt, weil die über schüssigen Ladungsträger durch Rekombination in der Basis erst abgebaut werden müssen (vergleiche z. B. Köhl, Scientia
Electrica, Vol. XI, Fasc. 1 [1965], S. 30/31).

  Da die Ladungs trägerdichte im überschwemmten Zustande etwa zehn e-Po tenzen über der Trägerdichte im Gleichgewichtszustand liegt, wird angenommen, dass bis zum vollständigen Abbau des Trägerüberschusses durch Rekombination im Durch schnitt etwa die vier- bis zehnfache mittlere Trägerlebens dauer benötigt wird. Diese für den Trägerabbau benötigte
Zeit wird Freiwerdezeit genannt.



   Dem Herabsetzen der Trägerlebensdauer zwecks Verkürzung der Freiwerdezeit ist jedoch insofern eine Grenze gesetzt, als unterhalb einer kritischen Lebensdauer für eine bestimmte Basisbreite der Durchlassspannungsabfall exponentiell ansteigt. Somit ist man durch Herabsetzen der Trägerlebensdauer wohl in der Lage, die Freiwerdezeit, und damit das dynamische Sperrverhalten des Thyristors zu verbessern, gleichzeitig muss man aber unterhalb einer bestimmten Grenze eine Verschlechterung des Durchlassverhaltens in Kauf nehmen.



   Ziel der vorliegenden Erfindung ist es, diese Gegensätzlichkeit der Forderungen zu überwinden, also die Trägerlebensdauer und damit die Freiwerdezeit eines Thyristors weiter herabzusetzen, ohne dass eine Vergrösserung des Durchlassspannungsabfalls auftritt, bzw. den Durchlassspannungsabfall zu vermindern, ohne dafür eine grössere Trägerlebensdauer und damit eine grössere Freiwerdezeit in Kauf nehmen zu müssen.



   Die Aufgabe wird erfindungsgemäss dadurch gelöst, dass die Basis aus mindestens drei Einzelzonen besteht, von denen die mittlere höher dotiert und erheblich dünner ist als jede der beiden äusseren Einzelzonen, und die Dotierungskonzentrationen in den beiden äusseren Einzelzonen einander gleich und erheblich niedriger sind als in der Steuerzone.



   Durch diese Massnahme ist es möglich, die Trägerlebensdauer und damit die Freiwerdezeit eines Thyristors um das Drei- bis Vierfache gegenüber bekannten Anordnungen bei gleichem Durchlassspannungsabfall herabzusetzen. Andererseits ist es natürlich möglich, bei gleichbleibender Trägerlebensdauer den Durchlassspannungsabfall zu reduzieren.



   Ein Thyristor, dessen n-Basis aus einer mittleren, hochdotierten Einzelzone besteht, welche zwischen zwei niedrig n-dotierten Einzelzonen liegt, ist rein schematisch zwar schon einmal veröffentlicht worden (DT-AS 1 299 766, Fig.



  2). Diese Schemazeichnung vermittelt dem Fachmann jedoch in keiner Weise die durch die vorliegende Erfindung gegebene Lehre und deren Vorteile. Das gleiche gilt für die US-PS 3 538 401, z. B. Fig. 19 ff.



   Im folgenden werden Ausführungsbeispiele der Erfindung anhand von Zeichnungen näher erläutert. Es zeigen:
Fig. 1 die schematische Darstellung eines Ausführungsbeispiels,
Fig. 2 schematisch das Dotierungsprofil in der Basis eines mit zusätzlichen pn-Ubergängen versehenen Ausführungsbeispiels und
Fig. 3 den Verlauf der Ladungsträgerdichte im Vorwärts Durchlasszustand in der Basis für eine mit pn-Übergängen versehene Basis und für eine Basis ohne diese pn-Übergänge.



   Der Durchlassspannungsabfall in der Basis ist von der Basisbreite und der Trägerlebensdauer näherungsweise proportional zum Ausdruck exp   (dgl)    abhängig. Darin bedeutet d die halbe Basisbreite und L =   WiYB    die Diffusionslänge, wobei D = Diffusionskonstante nur TB = Trägerlebensdauer in der Basis. Für jeden Wert der Basisbreite existiert ein kritischer Wert der Trägerlebensdauer, bei dessen Unterschreitung der Durchlassspannungsabfall in der Basis rapid ansteigt. Andererseits wird der Durchlassspannungsabfall auch wesentlich durch die minimale Trägerdichte in der Basis im Vorwärts-Durchlasszustand bestimmt, welche dem Ausdruck   l/cosh(d/L)    proportional ist.



   In Fig.   list    nun ein Thyristor dargestellt, welcher einen ersten Zonenübergang 1, einen zweiten Zonenübergang 2, einen dritten Zonenübergang 3 und einen vierten Zonenübergang 4, sowie eine hoch n-dotierte (n+) Zone 5, eine p-dotierte Zone 6, eine aus den Einzelzonen 7a, 7b, 7c bestehende Basis 7, eine p-dotierte Zone 8 und eine hoch p-dotierte (p+) Zone 9 aufweist. Die mit der Kathode K versehene Zone 5 wirkt als n-Emitter, die mit der Anode A versehene Zone als p-Emitter, und die mit der Steuerelektrode G versehene Zone 6 als Steuerzone. Die Breite der Basis beträgt 2d.



   Gemäss Fig. 1 wird nun anstelle einer einzigen hochohmigen n-Basis eine Struktur mit drei Einzelzonen   i"    n+, i2 vorgesehen, wobei   i    und i2 je eine eigenleitende (intrinsische) und n+ eine mit Donatoren hochdotierte Zone darstellen. Damit beträgt die effektive Basisbreite praktisch nur noch die Hälfte des ursprünglichen Wertes, obwohl sich die Gesamtdicke des Thyristors nur unwesentlich vergrössert. Der Grund dafür besteht darin, dass durch die Einfügung der mittleren Einzelzone 7b im Vorwärts-Durchlasszustand die Trägerdichte im Bereich dieser Einzelzone 7b angehoben wird. Die den Durchlassspannungsabfall bestimmende minimale Trägerdichte kann jetzt näherungsweise durch   llcosh(dI2L)    beschrieben werden. Bei unveränderter Trägerlebensdauer wird der Durchlassspannungsabfall also erheblich reduziert.

  Andererseits kann man für einen unveränderten Durchlassspannungsabfall jetzt Lebensdauern zulassen, die 3- bis 4mal kleiner sind als vorher, was eine 3- bis 4mal kürzere Freiwerdezeit zur Folge hat. Für die dargestellte Struktur ist die elektrische Feldstärke in der sperrenden i-Zone konstant, im Gegensatz zum quasilinearen Abfall in einer üblichen hochohmigen n-Zone. Damit braucht jede der i-Zonen nur halb so dick zu sein wie die ursprüngliche n-Zone.



   Von grosser Bedeutung ist auch, dass durch die geschilderten Massnahmen insbesondere der negative Winkel, unter dem der Thyristor zwecks Verbesserung des statischen Sperrverhaltens angeschrägt werden muss (vergleiche z. B. US-PS   3491    272 oder US-PS 3 575 644), bei gleich gutem Sperrverhalten jetzt weniger steil sein kann, so dass ein beachtlicher Gewinn an aktiver Fläche möglich ist.

 

   In einem bevorzugten Ausführungsbeispiel betrug die Trägerkonzentration für die mittlere (7b) der drei Einzelzonen 1017 bis 1018 cm-3, und für die beiden äusseren (7a, 7c) 1013 cm-3. Die übrigen Zonen 5, 6, 8 und 9 waren wie üblich (vergleiche z. B. Scientia Elect. Xl [1965] 23) dotiert.



   Die dreischichtige Basis 7 hat den Vorteil, dass die überschüssigen Träger nur um einen halb so grossen Weg diffundieren müssen wie im bekannten Thyristor, bis sie in einer hochdotierten Zone rekombinieren können. Es wird bei konstantem Gradienten der Trägerdichte eine Verkürzung der   Freiwerdezeit um den Faktor 2, und bei vernachlässigbarem Gradienten der Trägerdichte um den Faktor 4 erreicht, da für den zurückgelegten Weg d eines Trägers in der Zeit t   gilt: d ¯ d.   



   Gemäss einem weiteren Ausführungsbeispiel können in den beiden schwach dotierten Einzelzonen 7a, 7b pn-Überzüge   jl,    j2 vorgesehen sein, die in Fig. 1 gestrichelt angedeutet sind. Beispielsweise kann das Dotierungsprofil dann die in Fig. 2 gezeigte Gestalt haben. Dabei sind in positiver Ordinatenrichtung die Konzentration der Donatoren ND und in negativer Ordinatenrichtung die Konzentration der Akzeptoren NA in Abhängigkeit von der Basisbreite x aufgetragen.



  Mit der Basisstruktur nach Fig. 2 lässt sich eine weitere Erhöhung der minimalen Trägerdichte in der Basis im Durchlasszustand, und damit eine weitere Verminderung des Durchlassspannungsabfalls erzielen.



   Fig. 3 zeigt die Trägerdichte in der Basis des vorwärts leitenden Thyristors in Abhängigkeit von der Basisbreite x ohne pn-Übergänge (ausgezogene Linie) und mit pn-Übergängen gestrichelte Linie). Wie ersichtlich, weist die Verteilung der Trägerdichte ein Maximum im Bereich der mittleren Einzelzone 7b, und gemäss der gestrichelten Linie dann auch im Bereich der pn-Übergänge   jl    und j2 auf.



   Die pn-Übergänge jl, j2 müssen relativ dünn ausgeführt sein, um das Einschalten des Thyristors nicht zu behindern.



  Die Übergänge   j1,    j2 können z. B. durch eine Erhöhung der n-Dotierung auf einer Dicke von etwa 10 Mikron auf etwa 1017   cm-3,    und eine gleich daran anschliessende p-Dotierung auf etwa derselben Dicke bei etwa 1017 cm-3 realisiert werden. Die Durchbruchspannung des Thyristors wird durch die pn-Übergänge   j1,    j2 etwas verschlechtert.



   Die dargestellten Strukturen lassen sich beispielsweise durch Epitaxie realisieren. Es ist jedoch auch möglich, bei einem Wachstum des Thyristor-Kristalls aus der Schmelze das gewünschte Dotierungsprofil durch geeignete Temperaturschritte, z. B. mittels des Peltier-Effektes. zu erzielen, derart, dass mittels der Temperaturschritte die Wachstumsrate und damit die Dotierung beeinflusst wird (vergleiche z. B. El.



  Chem. Soc. [1971] 1014).



   Zusammengefasst ergibt die Struktur nach der Erfindung folgende Vorteile:
Bei gleichbleibender Freiwerdezeit kann die Durchlassspannung vermindert werden.



   Bei gleichbleibender Durchlassspannung kann die Freiwerdezeit verkürzt werden, und zwar bis um den Faktor 4.



   Die Sperrspannung kann bis um 30% erhöht werden.



   Es können bei gleichbleibendem statischen Sperrverhalten kleinere Anschrägungswinkel vorgesehen werden, wodurch aktive Fläche gewonnen wird.



   Bei gleichbleibendem Anschrägungswinkel kann in den p-Zonen 6, 8 ein steileres Dotierungsprofil vorgesehen werden, wodurch diese Zonen dünner gemacht werden können.



   Ein Thyristor nach der Erfindung (ohne zusätzliche pn-Übergänge   jl,    j2) kann beispielsweise wie folgt ausgebildet sein:
Für eine maximale Sperrspannung von 2500 V hat die von der Basis 7 aufzunehmende Raumladungszone bei einer Dotierung von z. B. 1011 cm-3 (das entspricht in der Praxis  Eigenleitung ) der Einzelzonen 7a und 7c (und 1018 cm-3 der Einzelzone 7b) eine Dicke von etwa 125   um.    Daher werden die Einzelzonen 7a und 7c jeweils 125 um dick gemacht, so dass die Basis 7 insgesamt rund 250   um    dick ist.



   Die p-Zonen 6 und 8 sind jeweils etwa 30   u    dick.



   Mit einer Lebensdauer von etwa 2   usec    in den Zonen 6, 7 und 8 ergibt sich mit einer Struktur nach der Erfindung dann eine Freiwerdezone von etwa 40   usec    bei einem Durchlassungsspannungsabfall von etwa 1,2 V bei 200 A/cm2.



   Mit einer Lebensdauer von 0,5   usec    ergibt sich eine Freiwerdezeit von 10   usec    bei einem Durchlassspannungsabfall von etwa 1,8 V. Ein derartiges Element kann aufgrund sei ner extremen kurzen Freiwerdezeit bei Frequenzen der Hauptspannung bis zu 50 kHz betrieben werden.



   Demgegenüber hat ein übliches Halbleiterbauelement mit einer mit   5    1013 cm-3 dotierten n-Basis und einer aufzunehmenden Raumladungszone von 2 x 125   u    eine Gesamtdicke der Basis von 430   u    (2 x 125   u    plus 40% neutrale Zone plus 80   11    Sicherzeit für Ausdehnungsschwankungen). Die p-Zonen betragen beispielsweise wieder jeweils 30   Il,    insgesamt also 60   u.   



   Eine derartige Struktur erfordert für einen Durchlassspan nungsabfall von 1,8 V eine Trägerlebensdauer von mindestens 4   usec,    und weist, bei 125   "C    Betriebstemperatur, eine Freiwerdezeit von 80   usec    auf. Ein derartiges Element kann bei Frequenzen oberhalb 6,25 kHz nicht mehr betrieben werden, da es für die wiederkehrende Vorwärtsspannung noch nicht wieder sperrbereit ist.



   PATENTANSPRUCH I
Bistabiles Halbleiterbauelement mit mindestens drei Zonenübergängen, das von einem Sperrzustand in einen Durchlasszustand umschaltbar ist, mit einer Basis genannten Zone zwischen dem zweiten und dem dritten Zonenübergang und einer Steuerzone genannten Zone zwischen dem ersten und dem zweiten Zonenübergang, dadurch gekennzeichnet, dass die Basis (7) aus mindestens drei Einzelzonen (7a, 7b, 7c) besteht, von denen die mittlere (7b) höher dotiert und erheblich dünner ist als jede der beiden äusseren Einzelzonen (7a, 7c), und die Dotierungskonzentrationen (No) in den beiden äusseren Einzelzonen (7a, 7c) einander gleich und erheblich niedriger sind als in der Steuerzone (6).



   UNTERANSPRÜCHE
1. Halbleiterbauelement nach Patentanspruch 1, dadurch gekennzeichnet, dass die mittlere Einzelzone (7b) in einer Konzentration zwischen 1017 und 1018 cm-3, und die beiden äusseren Einzelzonen (7a, 7c) in einer Konzentration zwischen 1010 und 1013 cm-3 dotiert sind.



   2. Halbleiterbauelement nach Patentanspruch 1, dadurch gekennzeichnet, dass die beiden äusseren Einzelzonen (7a, 7c) eigenleitend sind.



   3. Halbleiterbauelement nach Patentanspruch 1, dadurch gekennzeichnet, dass die beiden äusseren Einzelzonen (7a, 7c) etwa gleich dick sind.



   4. Halbleiterbauelement nach Patentanspruch 1, dadurch gekennzeichnet, dass in mindestens einer der beiden äusseren Einzelzonen (7a, 7c) ein pn-Übergang   (j1,    j2) vorgesehen ist.

 

   5. Halbleiterbauelement nach Unteranspruch 4, dadurch gekennzeichnet, dass die die pn-Übergänge (il, j2) bildenden Schichten (10,   11) dünner    sind als die mittlere Einzelzone (7b).



   PATENTANSPRUCH 11
Verfahren zum Betrieb eines Halbleiterbauelementes nach Patentanspruch 1, dadurch gekennzeichnet, dass es bei einer maximalen Sperrspannung von 2500 V und einer Frequenz der Hauptspannung von 1 bis 50 kHz betrieben wird.



   PATENTANSPRUCH III
Verfahren zur Herstellung eines Halbleiterbauelementes nach Patentanspruch 1, dadurch gekennzeichnet, dass die aus den drei Einzelzonen (7a, 7b, 7c) bestehende Basis (7) mittels Epitaxie oder durch gesteuertes Kristallwachstum aus der Schmelze erzeugt wird.

   The structures shown can be implemented, for example, by epitaxy.
