Jeho emitor ije spojený jednak s hradlom polom riadeiného tranzistora a jednak cez zaťažovací odpor so zemou.

BACKGROUND OF THE INVENTION The present invention relates to a protective circuit for increasing the maximum supply voltage of a field-controlled transistor.
Existing protection circuits employ a series of transistor wiring that requires accurate adjustment of transient resistances and control voltages of all transistors, while the output current of such wiring is affected by the protection used.
The above drawbacks are eliminated by a protective circuit for increasing the maximum supply voltage of a field-controlled transistor, consisting of three resistors, a bipolar transistor and a field-controlled transistor according to the invention, the bipolar NPN transistor first being connected to the supply voltage source. resistance associated with its base. This is coupled to a collector array-controlled P-type transistor whose emitter is coupled with the emitter of the bipolar transistor, through a second resistor to the ground and with a transistor-protected collector. Its emitter is connected to both the gate array of the transistor and the load resistor to the ground. The protected transistor gate is coupled to a unidirectional voltage feed circuit that is coupled to a voltage control source. An additional feature of the invention is that the bipolar transistor is of the PNP type and the field-controlled transistor is of the N-type. The advantage of the circuit according to the invention is that the protective circuit minimally affects the output current of the circuit, does not need such a precise setting and allows to set maximum UCe of the protected transistor to the desired value.
In the accompanying drawing, an exemplary circuit of the invention is shown, which allows to deliver the required current to the load with the possibility of higher load stresses.
The connection according to the invention, as shown in the attached drawing, consists of a protected MOSFET transistor 6 with an enriched channel type N, whose emitter is connected via a load resistor 7 to ground, and whose collector is connected to the emitter of a bipolar transistor 2 of NPN type, with emitter a field-controlled transistor 3 with a P-type channel and a second resistor 4 with the ground. The first resistor 1 is connected to the base of the bipolar transistor 2 and together with its collector to the power supply source 9: The collector of the field-controlled transistor 3 is connected to the base of the bipolar transistor 2 and the gate of the field-controlled transistor 3 is connected to the emitter of the protected transistor 6. the voltage Ur is connected via circuit 8 for displacement of the unidirectional voltage to the gate of the protected transistor 8.
The function of the connection according to the invention is as follows. At zero input control voltage U, the DC voltage shift circuit 8 is set at the gate of the protected voltage transistor 6 at which the desired current flows into the load through the protected transistor channel 6. Streams that flow into the load through the gates of transistors 3 and 6 can be negligible when using high quality MOSFETs. Upon increasing the UCE voltage of the protected transistor 6, the field-controlled transistor 3 is opened, thereby reducing the current flowing to the base of the bipolar transistor 2, increasing the RCE transition resistance of the bipolar transistor 2, thereby increasing the voltage drop on the bipolar transistor 2 due to what UCE protected transistor 6 drops.
With positive input control voltage Ur, the protected transistor 6 is opened, resulting in a higher current flowing into the load. The values of the resistors 1 and 4 are selected with respect to the maximum required UCE voltage of the protected transistor G. When using a symmetrical circuit, currents of opposite polarity can be controlled. The bipolar transistor 2 is then PNP, the field-controlled transistor 3 is of the N-type and the protected transistor 6 is of the P-type.
The connection according to the invention can be used in current and voltage sources as well as in integrated circuits.
