- La présente invention a pour objet un matériau magnétique du type grenat, un film magnétique à forte rotation Faraday comportant un tel matériau et son procédé de fabrication.
- De façon plus précise, elle concerne la réalisation de films magnétiques monocristaJlins susceptibles d'être utilisés dans des dispositifs magnéto-optiques tels que des dispositifs d'affichage et de télécopie, utilisant l'effet Faraday.
- Le principe de tels dispositifs est d'obtenir un contraste lumineux en utilisant l'effet Faraday induit sur une lumière monochromatique à la traversée d'un matériau magnétique. Dans ces dispositifs, on utilise un substrat transparent monocristallin sur lequel est déposée une couche mince monocristalline de grenat ferrimagnétique dans laquelle l'aimantation est normale au plan, cette couche est subdivisée par gravure en cellules élémentaires magnétiques dont l'aimantation peut être orientée dans un sens ou dans l'autre. Ces cellules peuvent ainsi être visualisées en lumière polarisée grâce à l'effet Faraday : les cellules orientées dans un sens apparaîtront ainsi en clair, tandis que les cellules orientées dans l'autre sens apparaîtront en sombre. Pour utiliser de tels dispositifs pour l'affichage, il est donc nécessaire de pouvoir inverser le sens de l'aimantatlon dans chacune des cellules élémentaires par des moyens appropriés.
- Jusqu'à présent, deux techniques ont été proposées pour obtenir ce résultat.
- Selon une première technique, on inverse le sens de l'aimantation par effet thermomagnétique en utilisant une impulsion de chauffage localisée sur la cellule concernée, comme cela est décrit par :

- Selon une seconde technique, on obtient ce résultat par effet magnétique en activant sélectivement, en présence d'un champ de polarisation, des conducteurs minces déposés sur la couche magnétique en deux réseaux indépendants et perpendiculaires, entourant les cellules élémentaires magnétiques.

- Dans chacune de ces techniques, le matériau magnétique utilisé pour la réalisation du film doit présenter des caractéristiques très précises, mais celles-ci sont différentes selon que l'on utilise l'effet thermomagnétique ou l'effet magnétique.
- En effet, dans le cas de l'effet thermomagnétique, on obtient l'inversion du sens de l'aimantation par l'application d'un champ de polarisation associé à une impulsion de chauffage localisée sur certaines cellules. De ce fait, le matériau doit avoir une température de compensation proche de la température ambiante pour que l'action du champ extérieur appliqué soit nulle sur les cellules non chauffées,ce qui se produit lorsque l'on est au voisinage de la température de compensation où la résultante des aimantations des sous-réseaux de la structure grenat s'annule et rend nulle l'action d'un champ extérieur. En revanche, les cellules magnétiques qui auront été portées à une température supérieure, vont voir leur aimantation s'aligner dans le sens du champ appliqué simultanément et on obtiendra ainsi l'inversion du sens de l'aimantation.
- Des grenats magnétiques susceptibles de répondre à ces caractéristiques répondent à la composition (GdBi), (FeGaAI), O12.
- Lorsque l'on utilise la seconde technique pour obtenir l'inversion du sens de l'aimantation des cellules de la couche magnétique, la commutation de celles-ci est faite à l'aide de courants circulant dans des conducteurs croisés en présence d'un champ de polarisation. Dans ce cas, le matériau magnétique utilisé doit présenter des caractéristiques très différentes de celles des matériaux utilisant l'effet thermomagnétique. En effet, ce matériau ne doit pas avoir une température de compensation proche de la température ambiante, mais il doit avoir une aimantation faible et une anisotropie peu élevée.
- Des matériaux présentant ces caractéristiques peuvent répondre à la formule (Bi Tm), (Fe Ga), 0".
- L'emploi de la seconde technique se révèle particulièrement avantageux car il permet d'obtenir beaucoup plus rapidement l'inversion du sens de l'aimantation des cellules magnétiques, ce qui constitue un avantage important, dans les dispositifs d'affichage notamment.
- La présente invention a précisément pour objet des matériaux magnétiques à forte rotation Faraday, donc à forte proportion de bismuth, susceptibles d'être utilisés dans des dispositifs utilisant cette seconde technique pour la commutation des cellules magnétiques.
- Le matériau magnétique, selon l'invention, se caractérise en ce qu'il répond à la formule : dans laquelle M représente soit un ou plusieurs éléments des terres rares choisis parmi le lutétium, le thulium et l'ytterbium, soit l'yttrium, et x,, x" y, et y, sont tels que:
à condition que y, et y, ne soient pas tous deux égaux à 0 et que y, + y, soit au plus égal à 1. - Le matériau magnétique de l'invention est ainsi un grenat du type Gd, Bi, Fe, O12 dans lequel une partie du gadolinium a été substituée, d'une part, par au moins un élément des terres rares appartenant au groupe du lutétium, du thulium, de l'ytterbium ou par l'yttrium, et, d'autre part, par du praséodyme, et dans lequel une partie du fer a été remplacée par un élément non magnétique tel que le gallium et/ou l'aluminium.
- Dans ce matériau magnétique, la présence en forte proportion de bismuth permet d'obtenir une augmentation importante de la rotation Faraday, comme dans le cas des matériaux magnétiques de l'art antérieur, en particulier du matériau (Gd Bi), (Fe Ga AI), O12 utilisable pour une commutation par la première technique.
- La présence de praséodyme et d'un second élément des terres rares permet de modifier ce matériau pour le rendre utilisable pour une commutation par la seconde technique.
- En effet, la présence soit d'au moins un élément des terres rares appartenant au groupe du lutétium, du thulium, de l'ytterbium, soit d' yttrium permet de diminuer la température de compensation en-dessous de la température ambiante ; la présence de gallium et/ou d'aluminium permet d'ajuster l'aimantation ; et la présence de praséodyme permet d'ajuster le champ d'anisotropie magnétique uniaxia- ledu matériau à n'importe quelle valeur comprise entre 0 et 2.105.A.m 1, tout en conservant les propriétés magnéto-optiques optimisées du matériau dues en particulier à la présence de bismuth, de gallium et/ou d'aluminium, et d'une ou plusieurs terres rares choisies parmi Lu, Tm, Yb ou d'Y.
- Généralement, on utilise un seul élément des terres rares, par exemple le thulium, pour diminuer la température de compensation. Lorsque l'on utilise soit plusieurs éléments de terres rares, choisis parmi Lu, Tm, Yb soit l'Y, leurs teneurs respectives (en atomes) dans le matériau sont telles que la somme de ces teneurs correspond à x,.
- De même, on utilise généralement un seul élément pour ajuster l'aimantation. Celui-ci peut être en particulier le gallium, y, étant égal à 0 dans la formule donnée ci-dessus.
- Des matériaux magnétiques de ce type peuvent être obtenus par épitaxie sur un substrat. Ceci permet d'obtenir des films magnétiques à forte rotation Faraday constitués par une couche mince monocristalline d'un matériau magnétique répondant à la formule donnée ci-dessus et par son substrat monocristallin non magnétique.
- Pour obtenir par épitaxie une couche monocristalline de ce matériau magnétique, il est nécessaire que le substrat utilisé pour l'épitaxie ait pratiquement la même constante de réseau cristallin que le matériau magnétique à déposer.

- En choisissant de façon appropriée les valeurs de x et y, on peut ainsi disposer de substrats ayant une constante de réseau cristallin qui peut varier dans la gamme de 1,247 à 1,250 nm.
- Pour le dépôt par épitaxie en phase liquide de la couche, on utilise la technique classique qui consiste à préparer un bain d'épitaxie à partir des oxydes des différents constituants de la couche à déposer, soit un bain contenant de l'oxyde de gadolinium, de l'oxyde de praséodyme, au moins un oxyde d'un métal M, de l'oxyde de bismuth, de l'oxyde de fer, de l'oxyde de gallium et/ou de l'oxyde d'aluminium et on utilise un solvant pour la dissolution de ces différents oxydes. Ce solvant peut être en particulier un mélange d'oxyde de plomb et d'oxyde de bore.
- Dans le bain, les quantités des différents oxydes sont telles qu'elles correspondent à la composition de la couche que l'on veut déposer. On introduit ensuite un substrat dans le bain en t'entraînant en rotation et on règle la température de dépôt Td en fonction de la température de saturation Ts du bain, afin d'obtenir la croissance d'une couche monocristalline de composition voulue. La température de dépôt est généralement de 10 à 30°C inférieure à la température de saturation.

- Ceci permet d'obtenir en particulier les caractéristiques magnéto-optiques voulues.
- D'autres caractéristiques et avantages de l'invention apparaîtront mieux à la lecture de la description qui suit d'exemples de réalisation de l'invention, donnés bien entendu à titre illustratif et non limitatif, en référence au dessin annexé qui est un diagramme représentant l'évolution de l'anisotropie de la couche en fonction de la teneur en praséodyme du bain d'épitaxie.
- On prépare un bain d'épitaxie en mélangeant dans un creuset en platine les quantités suivantes d'oxydes :
- 1674 g de PbO
- 1590 g de BiO,
- 82 g de B,O,
- 218 g de Fe,O,
- 29 g de Ga2O3
- 5,2 g de Tm2O3
- 16,3 g de Gd2O3 et
- 3,5 g de Pr6O11.
- On introduit ensuite le creuset dans un four à 1000°C pendant plusieurs heures pour fondre le mélange, puis on le soumet à une agitation en utilisant un agitateur en platine et on ramène la température du mélange à 950°C. On poursuit l'agitation mécanique pendant 4 h et après avoir retiré l'agitateur, on fait descendre la température de bain le plus rapidement possible à 800°C.
- On introduit alors dans le bain un substrat poli, de composition (Gd Ca), (Ga Mg Zr), O12 orienté (111) ayant un diamètre de 5,08 cm et une épaisseur de 500 pm, en le plongeant horizontalement dans le bain et en le soumettant à un mouvement de rotation de 80 tours/minute. Au bout de 20 min, on extrait l'ensemble substrat-couche magnétique du bain sans rotation, puis on le soumet à un mouvement de rotation accéléré jusqu'à 900 tours/min pour éjecter par centrifugation le reste de solvant et on le sort enfin du four.
- Dans ces conditions, on obtient une couche épitaxiée monocristailine uniforme d'une épaisseur de 6 pm sur chaque face du substrat. La couche épitaxiée répond à la composition Bi1Gd1.4Tm0.4Pr0.2 Fe4.5Ga0.5O12 et ses caractéristiques magnétiques sont données dans le tableau annexé. Elle présente par ailleurs une rotation Faraday θf de 1.750.000°/m mesurée à une longueur d'onde de 632,8nm et une absorption α de 100.000/m à cette même longueur d'onde.
- Dans ce tableau, on a indiqué à titre comparatif les propriétés optiques et magnétiques d'un film de l'art antérieur dans lequel la couche épitaxiée répond à la formule Bio,6 Tm2.4Fe3,8 Ga1.2 O12 et le substrat à la formule Gd, Ga5 0,,.
- Au vu des résultats donnés dans ce tableau, on constate que le film de l'invention présente de meilleures propriétés magnéto optiques que le film de l'art antérieur, notamment une rotation Faraday spécifique beaucoup plus importante et un plus grand facteur de mérite M2 = 2 θf / α. Par ailleurs, ses caractéristiques d'induction magnétique à saturation et de champ d'anisotropie uniaxiale le rendent applicable dans des dispositifs utilisant la seconde technique pour obtenir une inversion du sens de l'aimantation.
- On prépare de la même façon d'autres films magnétiques en modifiant uniquement les teneurs en oxyde de praséodyme, en oxyde de thulium et en oxyde de gadolinium des bains pour vérifier l'influence de la teneur en praséodyme sur les propriétés du film obtenu.
- On détermine également les caractéristiques des films obtenus dans ces conditions. Les résultats obtenus sont donnés sur la figure annexée qui est un diagramme représentant la variation de la constante d'anisotropie du film Ku en fonction du rapport molaire : [Pr6O11] /[[Tm2O3] + [Gd2O3]] du bain d'épitaxie. Ce rapport est noté sur la figure.
- Pour établir ce diagramme, la constante d'anisotropie Ku a été déterminée à partir de la formule suivante :
dans laquelle Hk représente le champ d'anisotropie uniaxia- leet Ms l'induction magnétique à saturation, afin de tenir compte de la valeur de l'induction magnétique à saturation qui peut varier d'un film à l'autre. - Au vu de cette figure, on constate que la constante d'anisotropie du film diminue fortement lorsque l'on augmente la teneur en praséodyme du bain et par conséquent la teneur en praséodyme du film.
