【特許請求の範囲】
【請求項1】
赤外域から可視域までの波長範囲内で単一波長のレーザ光を発生させる単一波長発振レーザを有するレーザ光発生部と、
前記レーザ光発生部によって発生されたレーザ光を複数回増幅する複数のファイバー光増幅器を有する光増幅器と、
前記増幅されたレーザ光を複数の非線形光学結晶を用いて紫外光に波長変換する波長変換部とを備え、
単一波長の紫外光を発生することを特徴とするレーザ装置。
【請求項2】
前記単一波長発振レーザは、前記発生させるレーザ光の発振波長を制御する発振波長制御手段を備えることを特徴とする請求項1に記載のレーザ装置。
【請求項3】
前記単一波長発振レーザから発生されるレーザ光を複数に分岐する光分岐手段をさらに備え、前記光増幅器は、前記光分岐手段から発生される複数の分岐光をそれぞれ増幅することを特徴とする請求項1又は2に記載のレーザ装置。
【請求項4】
前記光分岐手段は、前記単一波長発振レーザから発生されるレーザ光を複数に並列分岐するスプリッタを有するとともに、前記スプリッタの射出側には、互いに長さの異なるファイバーが設けられることを特徴とする請求項3に記載のレーザ装置。
【請求項5】
前記互いに長さの異なるファイバーは、その出力端における前記複数の分岐光の遅延間隔が略一定間隔となるようにその長さがそれぞれ定められることを特徴とする請求項4に記載のレーザ装置。
【請求項6】
前記互いに長さの異なるファイバーは、前記遅延間隔が、前記スプリッタに入射するレーザ光の繰り返し周波数と前記スプリッタにより並列分岐される分岐光路数との積の逆数となるようにその長さがそれぞれ定められることを特徴とする請求項5に記載のレーザ装置。
【請求項7】
前記光分岐手段は、時分割光分岐手段(Time Division Multiplexer)を有することを特徴とする請求項3に記載のレーザ装置。
【請求項8】
前記光増幅器はその出力端におけるファイバー出力端部のコアがテーパ状に広がって形成されることを特徴とする請求項1〜7のいずれか一項に記載のレーザ装置。
【請求項9】
前記光増幅器はその出力端におけるファイバー出力端部に前記増幅したレーザ光を透過する窓部材が設けられることを特徴とする請求項1〜8のいずれか一項に記載のレーザ装置。
【請求項10】
前記光増幅器は、エルビウム・ドープ・ファイバー光増幅器を有することを特徴とする請求項1〜9のいずれか一項に記載のレーザ装置。
【請求項11】
前記光増幅器は、エルビウムおよびイットリビウムをともにドープしたファイバー光増幅器を有することを特徴とする請求項1〜9のいずれか一項に記載のレーザ装置。
【請求項12】
前記単一波長発振レーザから発生されるレーザ光を複数に分岐する光分岐手段をさらに備え、前記光増幅器は、前記複数のファイバー光増幅器の1つと並列に設けられる光ファイバー増幅器を有し、該並列に設けられる複数のファイバー光増幅器によって前記光分岐手段から発生される複数の分岐光をそれぞれ増幅することを特徴とする請求項1〜11のいずれか一項に記載のレーザ装置。
【請求項13】
前記光増幅器は、前記紫外光の出力、あるいは前記増幅した複数の分岐光の各出力を調整するために、前記並列に設けられる複数のファイバー光増幅器の各々の励起強度を制御するファイバー出力制御手段を有することを特徴とする請求項12に記載のレーザ装置。
【請求項14】
前記光増幅器は、前記増幅した複数の分岐光をそれぞれ出力する複数のファイバー出力端が1つに束ねられる、もしくは複数の出力群に分けられ、かつ出力群毎に束ねられることを特徴とする請求項12又は13に記載のレーザ装置。

前記光増幅器は、前記複数のファイバー出力端の一部を束ねた第1の出力群と、前記第1の出力群を除いた残りのファイバー出力端を1つに束ねる、もしくは複数の出力群に略均等に分けて各々束ねた第2の出力群とを有することを特徴とする請求項14に記載のレーザ装置。

前記光増幅器は、前記複数のファイバー出力端が複数の出力群に分けられて各々束ねられ、前記出力群毎にそのファイバー出力端部に設けられ、前記増幅した各分岐光を透過する窓部材を有することを特徴とする請求項14又は15に記載のレーザ装置。

前記光増幅器は、前記複数のファイバー出力端が複数の出力群に分けられて各々束ねられ、前記波長変換部は前記出力群ごとに設けられることを特徴とする請求項14〜16のいずれか一項に記載のレーザ装置。

前記波長変換部の入力側には、前記光増幅器から射出されるレーザ光を前記非線形光学結晶に集光して入射させる集光光学素子を有することを特徴とする請求項1〜17のいずれか一項に記載のレーザ装置。

前記光増幅器は、前記増幅したレーザ光を出力する複数のファイバー出力端が複数の出力群に分けられて各々束ねられ、前記集光光学素子は、前記出力群ごとに設けられることを特徴とする請求項18に記載のレーザ装置。

前記集光光学素子は、前記光増幅器の出力群ごとに束ねられた出力端部を、それぞれの出力群ごとにレンズとすることにより設けることを特徴とする請求項19に記載のレーザ装置。

前記単一波長発振レーザは、1.544μm〜1.552μmの範囲内に発振波長を持つレーザ光を発生し、

前記レーザ装置から射出される紫外光を前記露光本体部に伝送する伝送光学系とを備えたことを特徴とする露光装置。
