第1導電型の第1のクラッド層と活性層と第2導電型の
第2のクラッド層を含み、かつ、前記活性層の下面より
も低い位置まで形成されたメサストライプと、 前記メサストライプの両側方で前記半導体基板の上に形
成された第2導電型の埋込層と、 前記埋込層の上に形成された第1導電型の電流ブロック
層と、 前記メサストライプの下側部に接し、前記メサストライ
プの両側方で前記半導体基板1と前記埋込層の間でヘテ
ロ接合し、前記埋込層の吸収端波長よりも短い吸収端波
長を有し且つ前記半導体基板1に格子整合する材料から
なる少なくとも1つの量子井戸層を含む電流リーク防止
