大し、電子をシース中に長時間閉じ込めることによっ
て、電子とCF4 分子の実効衝突確率が増加し高密度プ
ラズマが形成されたためと思われる。また、磁界が強く
なると図9のように自己バイアスの減少によって逆にE
×Bドリフト速度が低下した為と思われる。これによ
り、比較的弱磁界での高速エッチングが可能となり消費

減少していない。これは、Arの混合ガスの場合にAr
イオンの入射エネルギーにより、SiO2 表面の内部エ
ネルギーが増加し、CF,CF2,CF3,ラジカルとの
化学反応が促進したことによって起こる化学的、物理的
エッチングの特長をあわせ持つイオンアシストエッチン
グが生じているからと思われる。RFではCF4 流量比
の減少に従ってエッチレートが直線的に減少し、混合ガ

波動関数が重なり、電子の授受が行なわれる。つまり、
低エネルギーイオンは、SiO2 に入射することにな
る。これによりRFではArイオンのイオンアシスト効

XFYと活性な酸素原子との反応によってCO、CO2、
COF2等を生成してプラズマ重合成分が除去され、そ
の結果として、プラズマ重合膜の除去に消費されていた
フッ素原子がエッチング反応に消費されるようになり、
エッチレートが増大したものと思われる。DC電源で酸
素ガス混合比率が10〜30%では、無酸素状態に比べ
数割程度エッチングレートが向上する。しかし過剰なO
2 の添加は逆にエッチングを阻害してしまう。これは酸
素負イオンの生成による電子密度の減少ならびに生成し
たSiFX が酸素原子と反応して酸素膜を形成するため
と思われる。一方、RFマグネトロンプラズマにおいて
はO2 添加混合ガスによる相乗効果は見られず、プラズ
マ重合成分の堆積は起こらないと推測される。 (7) 図14、15にDC電源とRF電源とエッチン
グ加工面について比較している。これから分かるように

【発明の効果】以上の様に、本発明によれば真空容器内
にエッチングガスを封入し、これに直交する磁場と電場
を与えることで電子流を水晶体の外周に形成させてエッ
チングガスを電離させて高密度のプラズマを生成させる
ことで、水晶体の表面を20μ以下の薄さに肉厚薄くエ
ッチング加工できた。本発明は湿式化学エッチングでな
いので、結晶欠陥、不純物によって大きく穴があくこと
がなく、均一にエッチングでき、エッチング加工の製品
歩留りを高める。又エッチング加工時間もドライプロセ
スであるので大巾に短縮できる。本発明でRF電源を使
用すると、エッチング面の粗さがなく、美しい仕上り状
態にできる。又磁場を交番させると、比較的に弱磁界で
均一な高速エッチングが可能となり、消費電力を低減で
きる。又、本発明でO2 ガスをDC電源でCF4 ガス中
に10〜30%混合比率の量添加すればエッチング速度
