【発明の属する技術分野】
本発明は、固体撮像素子およびその製造方法に関する。

【従来の技術】
エリアセンサ等に用いられるCCD(電荷結合素子)を用いた固体撮像素子は、フォトダイオードなどの光電変換部と、この光電変換部からの信号電荷を転送するための電荷転送電極を備えた電荷転送部とを有する。電荷転送電極は、半導体基板に形成された電荷転送路上に複数個配置され、順次駆動される。

近年、固体撮像素子においては、撮像画素数の増加により、画素の微細化が進んでいる。それに伴い光電変換部の微細化も進み高感度を維持することが、困難になっている。

このような状況の中で図7に示すように、画素部に反射防止膜となる窒化シリコン膜等の、酸化シリコン膜よりも屈折率の高い膜を形成した固体撮像素素子が提案されている。

そして、画素部に水素を供給することにより、基板界面電位の低減をはかることができ、暗電流や白キズの発生を抑制することができる。これは水素アニール効果として知られている。

ところで、図7に断面図を示すように、電荷転送電極3の表面を酸化して酸化シリコン膜6aで被覆するとともにスペーサ膜としての窒化シリコン膜6bを形成し、さらに反射防止膜となる窒化シリコン膜62を形成し、この上層に金属遮光膜71を形成した構造が提案されている(参考文献1)。

しかしながらこの構造では、周辺回路部のアンプのトランジスタについてはノイズを低減するためにゲート酸化膜を酸化シリコン膜単層としている。これはアンプノイズ低減(熱雑音&1/f雑音成分)のためである。つまり熱雑音を低減するにはドライバーの相互コンダクタンス(gm)を大きくする必要があるがこのgmはCox増大(Gate酸化膜薄膜化)で大きく出来る。1/f雑音成分はCoxに反比例(Cox=εox/toxよりtoxには比例)するためにGate薄膜化が有効となる。

このため、ゲート酸化膜は一括してパターニングするのではなく、窒化シリコン膜を残してパターニングする。すなわちゲート電極のパターニング工程において酸化シリコン単層であるアンプ部のゲート酸化膜がダメージを受けないように他の領域の窒化シリコン膜は残しておくようにし、窒化シリコン膜をエッチングストッパとしてゲート電極であるシリコン系導電性膜のパターニングを行う。
そして電極表面を酸化し酸化シリコン膜を形成し、この後光電変換部(画素部)の窒化シリコン膜をエッチング除去している。

【発明が解決しようとする課題】
この状態では、ゲート酸化膜側壁、特に窒化シリコン膜2bの側壁が露呈しており、反射防止膜62としての窒化シリコンを形成すると、このゲート酸化膜の窒化シリコン膜と反射防止膜の窒化シリコン膜とがこのゲート酸化膜側壁で繋がってしまい、水素の供給路が絶たれてしまうという問題がある。
これは、暗時の白キズの原因となる。ここで白キズとは入射光のレベルにかかわらず、信号電荷が発生してしまうことをいい、画面には白いキズ状にみえる。

本発明は前記実情に鑑みてなされたもので、白キズの発生を抑制し、信頼性の高い固体撮像素子を提供することを目的とする。

【課題を解決するための手段】
そこで本発明は、光電変換部と、前記光電変換部で生起せしめられた電荷を転送する電荷転送電極を備えた電荷転送部と、前記電荷転送部に接続された周辺回路部とを具備し、前記光電変換部の表面を窒化シリコン膜からなる反射防止膜で被覆した固体撮像素子であって、前記電荷転送電極下のゲート酸化膜の側壁と、前記反射防止膜との間に水素透過性のスペーサ膜を介在させたことを特徴とする。

かかる構成によれば、ゲート酸化膜の側壁と反射防止膜との間に水素透過性のスペーサ膜が介在しているため、ゲート酸化膜の窒化シリコン膜の側壁と反射防止膜との間にはスペーサ膜が介在することになり、水素アニール効果も良好に奏功し得ることになる。
ここでこのスペーサ膜は、酸化シリコン膜であるのが望ましい。これにより通常のプロセスで効率よく形成することが可能となる。

また、このスペーサ膜は、膜厚10nm以下であるのが望ましい。さらに望ましくは5nm以下とする。これにより感度の低下を抑制するとともに、遮光膜の張り出し部分から反射して入ってくるスミアの原因となる光も抑制し、信頼性の高い固体撮像素子を形成することが可能となる。

又上記固体撮像素子において、前記周辺回路部はゲート酸化膜が単層構造のトランジスタを含む。この場合、特に窒化シリコン膜の側壁が露呈しやすいが、スペーサの介在により、水素の透過が可能となり、白キズの発生が抑制される。

また本発明は、光電変換部と、前記光電変換部で生起せしめられた電荷を転送する電荷転送電極を備えた電荷転送部と、前記電荷転送部に接続された周辺回路部とを具備し、前記光電変換部の表面を窒化シリコン膜からなる反射防止膜で被覆した固体撮像素子の製造方法であって、半導体基板表面に、酸化シリコン膜−窒化シリコン膜−酸化シリコン膜の3層構造膜(ONO膜)からなるゲート酸化膜を形成する工程と、前記ゲート酸化膜上にシリコン系導電性膜を形成する工程と、窒化シリコン膜をエッチングストッパとして前記シリコン系導電性膜をパターニングし電荷転送電極を形成する工程と、前記電荷転送電極表面を酸化する工程と、前記光電変換部の少なくとも画素部の前記窒化シリコン膜をエッチング除去する工程と、前記電荷転送電極下の窒化シリコンの側壁を覆うように水素透過性のスペーサを形成する工程と、反射防止膜を形成する工程とを含むことを特徴とする。

【発明の実施の形態】
以下本発明の実施の形態について図面を参照しつ説明する。
図1は、本発明の実施の形態の固体撮像素子の要部断面を示す説明図、図2および図3は、本発明の実施の形態の固体撮像素子を示す平面図およびそのA−A断面図である。また、図4乃至図6は同製造工程図である。

固体撮像素子の上方には、フォトダイオード30部分を除いて遮光膜71が設けられ、さらにカラーフィルタ50、マイクロレンズ60が設けられる。また、カラーフィルタ50とマイクロレンズ60との間は、絶縁性の透明樹脂等からなる平坦化層61が充填される。電荷転送部40および電極間絶縁膜6を除いて通例のものと同様であるので説明を省略する。また、図2では、いわゆるハニカム構造の固体撮像素子を示しているが、正方格子型の固体撮像素子にも適用可能であることはいうまでもない。

次にこの固体撮像素子の製造工程について詳細に説明する。
まず、図4(a)に示すように、n型のシリコン基板1表面に、膜厚35nmの酸化シリコン膜2aと、膜厚50nmの窒化シリコン膜2bと、膜厚5nmの酸化シリコン膜2cを形成し、3層構造のゲート酸化膜2を形成する。

続いて、図4(b)に示すように、周辺回路部40Sにおいてアンプ部のトランジスタ領域に相当する部分の酸化シリコン膜2cおよび窒化シリコン膜2bを選択的に除去し、単層とする。

この後、ゲート酸化膜2上に、SiH4を反応性ガスとして用いた減圧CVD法により、膜厚0.4μmの多結晶シリコン膜を形成する。このときの基板温度は600〜700℃とする。この後POCl3とN2とO2との混合ガス雰囲気中で900℃の熱処理を行い多結晶シリコン膜3をドーピングする(リン酸処理)。
続いて、フォトリソグラフィにより形成したレジストパターンをマスクとして、HBrとO2との混合ガス(HBr/O2:60/2(ml/min))を用いた反応性イオンエッチングにより、ゲート酸化膜2の窒化シリコン膜2bをエッチングストッパとして多結晶シリコン膜3を選択的にエッチング除去し、電極を形成する。ここでは高密度プラズマエッチング装置を用いるのが望ましい。

続いて、必要に応じてこのレジストパターンをマスクとして、転送効率を補うためのイオン注入を行う。ここではボロンを20〜100KeV、1×1010〜1×1013/cm2でイオン注入する。
そして、アッシングによりレジストパターンを除去する(図4(c))。

こののち、熱酸化法により、電極のパターンの表面に膜厚80nmの酸化シリコン膜からなる電極間絶縁膜6を形成する(図5(a))。

次に酸化シリコン膜と窒化シリコン膜との高選択比のエッチングにより、画素部の窒化シリコンをエッチング除去する(図5(b))。

次に、図5(c)に示すように、画素部の酸化シリコン膜を清浄化し、きれいな酸化シリコン膜を露出するために、軽く酸化シリコン膜をエッチングする。

この後、全面に減圧CVD法により、図6(a)に示すように、膜厚5nmのスペーサとしての酸化シリコン膜6bを形成する。そしてフォトリソグラフィを用いて形成したマスクを介してイオン注入を行い光電変換部のpn接合(図示せず)を形成する。

そして減圧CVD法により、図6(b)に示すように、膜厚30nmの窒化シリコン膜からなる反射防止膜62を堆積し、フォトリソグラフィにより画素部を覆うように反射防止膜を形成する。(なお電極上など不要部分では、水素透過のために開口を形成している。)

そして図6(c)に示すように、タングステン薄膜などからなる遮光膜17を形成し、フォトリソグラフィにより光電変換部に窓を形成する。

なお、この方法では、スペーサとしての酸化シリコン膜を反射防止膜62とONO膜構造のゲート酸化膜の側壁との間に介在させることにより、水素アニールに際してもこのスペーサによって水素の透過経路が形成され、白キズの発生を抑制することができる。
このスペーサとしての酸化シリコン膜は減圧CVD法によって形成しているため、被覆性が良好で、薄くても十分にスペーサとしての役割を果たすことができる。

そしてこの上層に遮光膜71、膜厚100nmのP−TEOS膜72を形成した後、膜厚700nmのBPSG膜73を形成し、850℃でリフローし平坦化する。このようにして絶縁膜70を得る。

この後、水素アニール工程を含むシンタリングを行い、基板の安定化をはかる。このときの水素アニール工程の条件は下記の通りである。

この後、カラーフィルタ50、平坦化層61、マイクロレンズ60などを形成して、図3に示したような固体撮像素子を得る。

以上説明してきたように、本発明の固体撮像素子によれば、反射防止膜としての窒化シリコンの形成に先立ち、酸化シリコン膜などの水素透過性膜を形成しているため、水素アニール工程が良好に行われ、白キズの発生のない信頼性の高い固体撮像素子を提供することが可能となる。
