Description

Claims (6)
- ひとみ平面（Ｅ１、Ｅ３）または中間像平面（Ｅ２）によって互いに分離された、Ｎ≧２である投影対物レンズ（１０）の連続セクションＡ1〜ＡNに配置された複数の光エレメント（Ｐ、Ｓ、Ｌ１〜Ｌ８、Ｌ１３、Ｌ１９）を備えた、マイクロリソグラフィ投影露光装置の投影対物レンズであって、
少なくとも２つの光エレメントが、それぞれ、局部的に非球面再処理された表面を有し、第１の光エレメントが、ｊ＝１．．．Ｎである１つのセクションＡjに配置され、第２の光エレメントが、ｋ＝１．．．Ｎである他のセクションＡkに配置され、差の絶対値｜ｋ−ｊ｜が奇数であり、
前記第１の光エレメント及び前記第２の光エレメントの組み合わせは、複数のセクションに渡って複数分布する摂動によって生じる、偶数対称成分及び奇数対称成分の両方を含む視野依存性を持つ波面変形を修正することを特徴とする投影対物レンズ。 - ひとみ平面（Ｅ１、Ｅ３）またはその近傍に配置された、同じく、局部的に非球面再処理された表面を有する第３の光エレメントを特徴とする請求項１に記載の投影対物レンズ。
- 前記局部再処理が、光軸に対して回転対称ではないことを特徴とする請求項１または２に記載の投影対物レンズ。
- 局部材料浸食によって前記再処理が実行されることを特徴とする前記請求項のうちの一項に記載の投影対物レンズ。
- 前記局部材料浸食の量が５００ｎｍ未満、好ましくは２００ｎｍ未満であることを特徴とする請求項４に記載の投影対物レンズ。
- 前記波面変形が、前記複数の光エレメントのうちの１つの形状誤差または屈折率不均質によって生じることを特徴とする前記請求項のうちの一項に記載の投影対物レンズ。
