Description
多くの場合、フッ素原子などの励起されたフッ素種は現場又はチャンバーの上流で形成され、望ましくない沈殿物と反応して容易に排気される揮発性フッ素化合物を形成する。しかし、これらの工程中におけるガスの使用はしばしば非効率的であるため、該道具からの流出ガス流は、残余量のフッ素化前駆体ガス又は一連のガス状フッ素化反応副生成物のいずれかを有し得る。
ここに記載される本発明の意図は、これらの問題の一部を解決することである。
該燃焼領域は、好ましくは、限定はしないが内燃性バーナー、電熱性バーナー、直火性バーナー、DCプラズマ及びマイクロ波プラズマ反応器などの装置のものである。フッ素化ガスの破壊(軽減)にすでに広く用いられているそのような装置は、従来のフッ化カルシウム飛末同伴装置と有利に適合し、それによって使用者は多大なさらなる設備投資の必要無くエネルギーを節約することができる。
該カルシウム塩は、フッ素化ガス含有ガス流内に、送風粉末技術、噴霧スプレー技術、単純なスプレー技術及び蒸発技術などの当業者に公知の多くの方法によって同伴され得る。
キャリアガスを用いて、該カルシウム塩を空気、窒素、水素、酸素、メタン、ブタンを含むガス流内に同伴させてもよい。還元性又は酸化性キャリアガスのいずれの使用も、該カルシウム塩及びフッ素化分解生成物の間の反応を有利に改善させ得る。
ここで、本発明の好ましい特徴が添付される図面を参照する例として記載される。

燃焼領域2を出るガス流から熱を除去するため、且つフッ化カルシウムが空気中に留まることを保証し、それによって除去装置10の上流にある装置の表面上に集積することを防止するために、任意のフローガス、例えば空気、酸素又は窒素が注入口8を介して通路6に供給され得る。
領域2への注入により、該濃縮流出ガス混合物は発火し、ノズル16から以下の一般式によるフッ素化ガスの軽減を行うチャンバー2へ伸びる炎を形成する:
フッ素化ガス + 燃料 + 酸素 → HF + CO/CO2 及び H2O (1)
HF + カルシウム塩 → CaF2 (2)
図3は、図1で説明された概略装置の軽減部分のさらなる好ましい実施態様を示している。該装置は燃焼領域2に接続された1つ以上の燃焼ノズル34を含み、これらは欧州特許第0,819,887号明細書に記載のものと構造及び使用が類似している。各燃焼ノズル34は、フッ素化ガス含有流出ガスを受け取るための注入口36、及び排気ガスが燃焼領域2に入る排出口38を有する。図3はフッ素化ガス含有流出ガスを受け取るための単一の燃焼ノズル24を説明しているが、該装置は、単数又は多数のプロセスツールから流出液を受け取るための任意の好適な数、例えば4つ、6つ以上のノズル34を含んでよい。好ましい実施態様では、該装置は4つのノズル34を含む。
図4で概略的に示されている装置の使用では、フッ素化ガス含有流出ガス流が通路1に沿って運ばれ、上記手段のいずれかを用いてカルシウム塩が注入口4を介してガス流に同伴される。フッ素化ガス及びフッ化カルシウムを含有するガス流は燃焼領域2に運ばれ、フッ素化ガスが軽減されて、カルシウム塩又はその分解生成物と反応してフッ化カルシウムを形成するHFを形成する。続いて、フッ化カルシウムを含有するガス流は、燃焼領域2から通路6に沿って上記フッ化カルシウム除去装置10の一つに運ばれ、フッ化カルシウムが通路12を介してフッ化カルシウム除去装置を出るガス流から除去される。
図5は、フッ素化ガスをガス流から除去するための第三の装置を概略的に説明している。該装置は図1及び4に説明されているものと実質的に類似であるが、カルシウム塩をガス流に同伴するための注入口4が通路6に配置され、該カルシウム塩が燃焼チャンバー2を出るガス流に同伴される。
Claims (12)
- フッ素化ガスを含有するガス流を燃焼領域に運ぶ工程、及び
該フッ素化ガスを該燃焼領域で分解する工程、
を含む、フッ素化ガスをガス流から除去するための方法であって、
該フッ素化ガスの分解生成物と反応することのできるカルシウム塩を、前記燃焼領域内又は前記燃焼領域の上流で該ガス流に同伴させ、該フッ素化ガスの分解生成物と反応させることにより、乾燥フッ化カルシウムを形成する工程、及び
その後、該乾燥フッ化カルシウムの塩を該ガス流から除去する工程、
を更に含む、前記方法。 - 前記フッ素化ガスが、フッ素分子(F2)及び全フッ素化ガスの1種又は混合物である、請求項1記載の方法。

- 前記カルシウム塩が、簡単な噴霧技術によって前記ガス流に同伴される、請求項1〜4のいずれか1項に記載の方法。
- 前記カルシウム塩が、噴霧スプレー技術によって前記ガス流に同伴される、請求項1〜4のいずれか1項に記載の方法。
- 前記燃焼領域が内燃性バーナーのものである、請求項1〜7のいずれか1項に記載の方法。
- 前記燃焼領域が電熱性バーナーのものである、請求項1〜7のいずれか1項に記載の方法。
- 前記燃焼領域が直火バーナーのものである、請求項1〜7のいずれか1項に記載の方法。
- 前記燃焼領域がプラズマ反応器のものである、請求項1〜7のいずれか1項に記載の方法。
- 前記フッ化カルシウム塩が、濾過器、サイクロン及び静電気的沈殿装置の1種によって前記ガス流から除去される、請求項1〜11のいずれか1項に記載の方法。
