本実施の形態の変形例1を図6を用いて説明する。図6は本発明の実施の形態の変形例1に係るプラズマ処理装置の試料台のサセプタリングの部分の構成を拡大して模式的に示す断面図である。
上記変形例1の別の変形例(変形例2)を図7および図8を用いて説明する。図7は本発明の実施の形態の変形例2に係るプラズマ処理装置の試料台のサセプタリングの部分の構成を拡大して模式的に示す断面図、図8は図7に示す曲面板バネの構成を拡大して模式的に示す斜視図である。
上記実施例のさらに別の変形例(変形例3)を図9を用いて説明する。図9は本発明の実施の形態の変形例3に係るプラズマ処理装置の試料台のサセプタリングの部分の構成を拡大して模式的に示す断面図である。

Claims (9)
- プラズマが形成される処理室を内部に備えた真空容器と、
前記処理室内の下部に配置され、処理対象の半導体ウエハが載せられる載置面を備えた試料台と、
前記処理室内に供給されたガスを用いてプラズマ形成用の電界を形成する電界形成部と、
前記試料台を構成し、前記プラズマが形成されている間に第1の高周波電源から第1の高周波電力が供給される第1の電極と、
前記試料台の前記載置面の外周部に配置されて前記試料台の表面を覆い、誘電体からなるリング状部材と、
前記リング状部材の内部に配置され、第2の高周波電源からの第2の高周波電力が供給される第2の電極と、
前記試料台の前記載置面を構成し、静電気による半導体ウエハ吸着用の直流電力が内部に供給される膜状の静電吸着用電極と、
前記第2の電極に前記第2の高周波電力を供給する経路を構成する給電コネクタと、
を有し、
前記給電コネクタは、前記試料台の前記載置面の外周側の部分であって前記リング状部材によって覆われる部分の内部を貫通する貫通孔内に配置された絶縁性の円筒形部材の内部であって大気圧にされた前記試料台の下面の下方の空間と連通された内部に配置され、かつ前記試料台の載置面の外周側の部分に対して位置決めされた上方の端子と前記下方の空間に配置された下方の端子と、これらの間で電気的に接続されて上下方向に付勢されて弾性を有した導電部材を備え、前記上方の端子と前記下方の端子との間の長さが伸縮するものであって、
前記上方の端子の外周側壁と前記絶縁性の円筒形部材の内周側壁との間の前記貫通孔の内部の箇所で気密に封止されている、プラズマ処理装置。 - 請求項1に記載のプラズマ処理装置において、
前記導電部材は、バネ部材である、プラズマ処理装置。 - 請求項2に記載のプラズマ処理装置において、
前記バネ部材は、板バネによって構成されている、プラズマ処理装置。 - 請求項3に記載のプラズマ処理装置において、
前記板バネの厚みは、0.1~1.0mmである、プラズマ処理装置。 - 請求項1または2に記載のプラズマ処理装置において、
前記導電部材は、バネ部材であり、
前記バネ部材は、コイルバネによって構成されている、プラズマ処理装置。 - 請求項5に記載のプラズマ処理装置において、
前記コイルバネの線径は、0.2~3.0mmである、プラズマ処理装置。 - 請求項1または2に記載のプラズマ処理装置において、
前記導電部材は、複数の給電用線路が撚り合わされた撚り線によって構成されている、プラズマ処理装置。 - 請求項7に記載のプラズマ処理装置において、
前記撚り線の集合径は、0.6~10mmである、プラズマ処理装置。 - (a)プラズマ処理が行われる真空容器内に設けられた試料台の載置面上に半導体ウエハを載置する工程と、
(b)前記(a)工程の後、前記試料台の前記載置面上に載置された前記半導体ウエハ上にプラズマを形成し、前記プラズマを形成している間、第1の高周波電源から前記試料台に第1の高周波電力を供給して前記半導体ウエハにプラズマ処理を行う工程と、
を有し、
前記プラズマ処理中に、第2の高周波電源から前記試料台の外周部の上部に配置された電極に、前記試料台に設けられた給電コネクタを介して第2の高周波電力を供給し、
前記第2の高周波電力を供給する際には、前記試料台の前記載置面の外周側の部分に配置された誘電体からなるリング状部材によって覆われる部分の内部を貫通する貫通孔内に配置された絶縁性の円筒形部材の内部であって大気圧にされた前記試料台の下面の下方の空間と連通された内部に配置され、かつ前記試料台の前記載置面の外周側の部分に対して位置決めされた上方の端子と、前記下方の空間に配置された下方の端子と、これらの間で電気的に接続されて上下方向に付勢されて弾性を有した導電部材を備え、前記上方の端子と前記下方の端子との間の長さが伸縮するものであって、前記上方の端子の外周側壁と前記絶縁性の円筒形部材の内周側壁との間の前記貫通孔の内部の箇所で気密に封止されている、前記給電コネクタを介して供給する、プラズマ処理方法。
