Description
〔発明の目的〕
(産業上の利用分野)
本発明は、複写機やレーザビームプリンタ等画像形成装
置において、静電潜像の形成を行なう光導電部材に関す
る。
(従来の技術)
近年電子写真装置等画像形成装置にあっては、その機能
や機種の多様化に伴い、感光体材料として、硫化カドミ
ウム[CdS]、酸化亜鉛(ZnO)、セレン(Se)
、セレンテルル合金(’5e−Te)等の無機材料や、
ポリ−N−ビニルカルバゾール(以下PVCzと称す。
)、1ヘリニトロフルオレン(以下TNFと称す。)等
の有機材料等種々のもので開発されている。
しかしながら前記感光体材料のうち、セレン(Se)、
硫化カドミウム[CdS]等にあっては、本質的に人体
に有害な材料である事から、製造時には安全対策上その
製造装置が複雑となり、製造コストが上昇される一方、
使用後には回収する必要があり、これがコスhにはね返
えり価格」−昇を招く他、セレン(Se)、セレン−テ
ルル合金[5e−Te)にあっては結晶化温度が約65
〔°C〕と低い特性を有するため、結晶化し易く、複写
を繰り返し行なう間に結晶化された部分に残留電荷を生
じ、画像を汚損する等の問題を生じ易く、結局は長寿命
化を図れないという欠点がある。そして酸化亜鉛[Zn
O]にあっては、その物性上、酸化還元を生じ易く、温
度や湿度等の環境雰囲気の影響を著しく受け、画質が不
安定となり、信頼性に劣るという欠点がある。又有機材
料である(pVCz)や(TNF)等は熱安定性及び耐
摩耗性に劣る事から長寿命化に難点がある上、最近では
発がん性の疑いかもたれるという欠点を有している。
このため近年上記欠点を解決するものとして、無公害で
ある事から回収処理が不要であり、又、表面硬度が高く
耐摩耗性及び耐衝撃性に優れ、更には従来に比し高い分
光感度を有するアモルファスシリコン(以下a−3i
: Hと称す。)の、感光体材料への適応が検討されて
いる。即ち具体的には感光体は、その特性として高抵抗
かつ分光感度が高い事が要求される事から、これ等両特
性を満たすため、導電性支持体と(a−3i : H)
光導電層の間に、感光体に優れた電荷保持能を持たせる
と共に、光疲労特性や繰返し特性等に優れた効果を有す
る電荷注入防止層を設けた積層型の(a−5i : t
l)感光体か開発されている。
しかしながら(a−3i : H)は、シラン(Si)
を含有するガスを用いたグロー放電分解法による成膜時
、(a−5i : H)膜中に取り込まれる水素原子〔
11〕の量に応じて電気的特性及び光学的特性が大きく
変動されてしまうという問題を有している。即ち(a−
3」:H)膜中に取り込まれる水素原子(H〕 の量が
多くなると、光学的パン1〜ギヤツプが大きくなり、高
抵抗化する反面、これに伴い近赤外線領域近傍の長波長
光領域に対する分光感度が低下し、半導体レーザーを用
いたレーザビームプリンタに使用した場合、かぶりや活
字のつぶれ、残像、干渉縞による濃度むら等を生じ、そ
の使用が不能になると共に、成膜条件によっては、((
SiH7)n〕結合やl:5iH2)結合のような結合
構造を有するものが、(a−3i : 11)膜中で支
配的となり、その結果(SjH)結合が切断され、ダン
グリングボンドやボイド等の構造欠陥が増大し、光導電
性が劣下するという問題を有する。一方(a−3i :
t+)膜中に取り込まれる水素原子〔)1〕 の量が
低下すると、長波長光に対する分光感度が増加する反面
、光学的バンドギャップが小さくなり、低抵抗化してし
まうと共に、水素原子〔)]〕がダンクリングボン1〜
を補償しなくなるため、発生したキャリアの移動度や寿
命が低下し、やはり光導電性が劣下し、感光体への使用
が不能になるという問題を有している。
(発明が解決しようとする課題)
従来は、(a−5i : H)膜中の水素含有量の変動
に応じて(a−3i : H)の分光感度特性あるいは
抵抗値等が相反するように変動し、光学的特性及び電気
的特性のいづれもに優れた特性を有する(a−3i :
H)感光体を得る事が出来ず画質の劣下を招くという
問題を生している。
そこで本発明は上記課題を除去するもので、無公害且つ
表面硬度の高い半導体を用い、しがも高抵抗を保持し、
優れた帯電特性を得られると共に、広い波長領域にわた
り高い分光感度特性を有し、ひいてはレーザ上−11プ
リンタ等においても鮮明で良質な画像を得る事が出来、
更には基板との密着性が良く、耐環境性が優れた光導電
部材を提供する事を目的とする。
〔発明の構成〕
(課題を解決するための手段)
本発明は上記課題を解決するために、光導電層の少なく
とも一部を、30〔人〕ないし200〔人〕のマイクロ
クリスタリン系の薄層からなるバリアP層及び井戸層が
多数積層され、しかもバリア層又は井戸層のいづれか、
あるいは両方の層中の結晶化度が各層毎に連続的に変動
される超格子構造とするものである。
(作 用)
本発明は上記手段により、広い波長領域にわたり光導電
特性を向上し、長波長光に対する分光感度特性の劣下及
び帯電特性の劣下製防止する事により、レーザビームプ
リンタ等への適用を可能とするものである。
(実施例)
本発明の詳細な説明するにあたり、マイクロクリスタリ
ンシリコ(以下μC−3j、 : 11と称す。)の特
性及び本発明の原理である超格子構造について述べる。
先ず(μC−5j : t()は(a−3i : H)
に比し、光学的バンドギャップが小さく、近赤外線領域
近傍の長波長領域にも感度を有すると共に構造欠陥が少
ないものである。
即ちこの(μC−3i : t()は非単結晶シリコン
に属するものであるが、X線回折測定を行うと、第4図
点線で示すように(a−3i : H)か無定形である
ため、ハローが現われるのみで回折パターンを認められ
ないのに対し、(μC−3i : tl)は第4図実線
で示すように〔20〕が28〜28.5度の付近で結晶
回折パターンを示ずものである。一方ポリクリスタリン
シリコンは、暗抵抗が106〔Ω・am]以下であるの
に対して(μC−3]: 11)は10”(Ω・cm〕
以」−の高い暗抵抗を有するように調整する事が出来る
。上述の様な特性により(μC−3i : H)は他の
非単結晶シリコンである(a−3j : H)やポリク
リスタリンシリコンと区別され、その構造は約数十〔人
〕以上の粒径の微結晶が集合して形成されていると考え
られる。そしてこのような(μC−3i : tl)を
製造するには(a−5i : H)と同様スパッタリン
グやグロー放電分解法等によるが、(a−5i : t
l)製造時に比し、成膜を行なう導電性の支持体の温度
を高めに設定するか、あるいは高周波電力を大きくする
と形成され易くなる。即ち支持体の温度を高くし、高周
波電力を大きくする事により、原料であるシラン(Si
)含有ガスの流量を増大出来、その結果成膜速度が増大
され(μC−3i : t()が形成され易くなるから
である。更に原料としてシラン[5IH4)やジシラン
(Si2++、)等の高次シランガスも含めて、水素〔
11〕で希釈したガスを用いると、(μC−5i :
H)がより効果的に形成され易くなる。
又、成膜される(μC−5i : II)は水素〔旧の
含有量が多くなると結晶化度が大きくなってバンドギャ
ップが小さくなるという特性を有している。
更に光感度特性を高めたり、高抵抗化する等のため、(
μC−5i : H)層中に水素原子[+1 ]の他に
不純物をドーピングしたりするが、この不純物元素とし
ては後述の(a−5i : H) と同様P型にするた
めには周期律表第■族の元素が適し、他方n型にするた
めには周期律表第■族の元素が適している。又(μC−
3i : H)の暗抵抗を大きくし、光導電特性を高め

次に超格子構造について述べる。
即ち、結晶質又は非晶質のいづれであっても良いが、厚
みが30〔人〕ないし200〔人〕程度の極めて薄く、
光学的)<ンドギャップが異る複数の薄層を積層したも
のからなる半導体層にあっては、光学的バンドギャップ
の絶対的な大きさ自体に拘りなく、光学的パン1〜ギヤ
ツプが相対的に小さい方の層を井戸層にして、光学的バ
ンドギャップが相対的に大きい方の層をバリア層とする
周期的なポテンシャルバリアを有する超格子構造が形成
される。
この超格子構造においては、バリア層が極めて薄いので
、薄層におけるキャリアのトンネル効果により、キャリ
アはバリア層を容易に通過し、しかも超格子構造中の電
界により加速され、単一層の場合に比し、高い走行性で
超格子構造中を走行する。又、この超格子構造において
は、光の入射により単一層中で発生されるキャリアの数
に比し、極めて多数のキャリアが発生され、分光感度が
高くなる。更にポテンシャルの井戸層においては、量子
効果のため、単一層の場合に比して、キャリアの寿命が
5倍ないし10倍と長くなるという様に、超格子構造は
光導電特性に優れている。即ち具体的には光灘電部材と
しては、第5図ないし、第10図に示すように形成され

(10)の上に電荷注入防止層(11)が形成され、電
荷注入防止層(11)の上に光導電層(12)更には表
面層(13)が形成されている。又、第6図に示す(具

導電性支持体(10)及び電荷注入防止層(11)の上
に電荷輸送層(16)が形成されている。この電荷輸送

成されている。
そして(具体例])にあっては、光導電層(12)は光
の入射により、キャリアを発生し、このキャリアは一方
の極性のものが感光体表面の帯電電荷と中和し、他方の
ものが光導電!(12)を導電性支持体(10)まで走
行する。また、(具体例2)にあっては、光の入射によ
り、電荷発生M (17)にてキャリアが発生し、この

ドープの場合は弱いn型を示し、ホウ素CB)、アルミ
ニウム(1)等の周期律表第■族の元素のドーピングを
増大させる事により1型からp型に移行してゆくのに対
し、リン(P)、窒素(N1等の周期律表第)l族の元
素のドーピングを増大する事によりn型の特性が顕著と
なる。更には、周期律表■族又は第■族の元素のドーピ
ングにより、キャリアの走行性がより向上される。尚他
の材料としては、光学的ハントギャップが1.5(eV
)であるアモルファスゲルマニウムシリコン(以下a−
3iGe : Hと称す。)アモルファス窒化ゲルマニ
ウム(以下a−GeN :11と称す。)、アモルファ
ス炭化ゲルマニウム(以下a−GeC:t(と称す。)
、アモルファス酸化ゲルマニウム(以下a−GeO:
t+と称す。)等もある。又、光学的バンドギャップの
変動のためのみならず、これ等各材料にあっては、シリ
コンのダングリングボンドを補償し、暗抵抗と明抵抗を
調和のとれたものとし、光導電性の向上を図るためには
、水素(H)が0.01ないし30〔原子%〕金含有れ
る事が望ましい。そして例えば(a−3i : H)、
あるいは(μC−3i:H)の薄層をグロー放電分解法
により成膜する場合には、原料としてシラン(SiH4
:l及びジシラン(Si、1(6)等のシラン類ガスを
反応室に導入し、高周波によりグロー放電することによ
り薄層中にHを添加することができる。一方、(a−3
iN : H)あるいは(μC−3j、N : It)
を形成するためには、原料ガスに窒素ガス〔N7〕又は
アンモニアガス(NH3)等を所要量添加すれば良い。
更に(a−3iGe : H)は、通常、シラン〔S]
H4〕とゲルマン〔GeH4〕との混合ガスをグロー放
電することにより成膜される。又必要に応じて、シラン
類のキャリアガスとして水素ガス〔N2〕又はヘリウム
ガス[He]を使用することができる。一方、4フツ化
ケイ素〔5IF4〕ガス及び1−リクロロシラン[:5
iC14]カス等のハロゲン化ケイ素を原料カスとして
使用することもできる。また、シラン類ガスとハロゲン
化ケイ素ガスとの混合カスで反応させても、同様にHを
含有する(a−5iN : H)及び(a−3i :
1−1)、更には(μC−3iN : H)を成膜する
ことができる。なお、グロー放電分解法によらず、例え
ば、スパッタリング等の物理的な方法によってもこれ等
の薄層を形成することができる。
尚、(具体例1)及び(具体例2)における電荷注入防
止層(1])は、導電性支持体(10)と、光導電層(
12)あるいは電荷発生層(17)との間の電荷の流れ
を抑制することにより、感光体の表面における電荷の保
持機能を高め、感光体の帯′市能を高める。カールソン
方式においては、感光体表面に正帯電させる場合には、
支持体側から光導電層へ電子が注入されることを防止す
るために、電荷注入防止層をp型半導体にする。一方、
感光体表面に負帯電させる場合には、支持体側から光導
電層へ正孔が注入されることを防止するために、電荷注
入防止層をn型半導体にする。また、電荷注入防止層と
して、絶縁性の膜を支持体の上に形成することも可能で
ある。半導体の電荷注入防止層としては、(μC−3i
: H)や、(μC−5iN : H)を使用したり
、(a−3j : H)や(a−3iN : 11)を
使用する等しても良い。そして(μC−3i : H)
及び(a−3i : H)等をp型にするためには、周
期律表の第■族に属する元素、例えば、ホウ素CB)、
アルミニウム〔A1〕、ガリウム(Ga)、インジウム
〔In〕、及びタリウム(Tl’1等をドーピングする
ことが好ましく、(μC−3i : H)及び(a−5

このように構成される光導電部材の表面を、コロナ放電

にあっては、第10図に示すようなポテンシャルバリア
が形成される。この光導電部材に光(hν)が入射する
と、電荷発生N (17)の超格子構造で電子(21)
と正孔(22)のキャリアが発生する。
この伝導帯の電子(21)は、光導電部材中の電界によ
り、表面層(13)側に向けて加速され、正孔(22)
は導電性支持体(10)側に向けて加速される。この場
合に、光学的バンドギャップが相違する薄層の境界で発
生するキャリアの数は、バルクで発生するキャリアの数
よりも極めて多い。このため、この超格子構造の電荷発
生!(1,7)において、分光感度が高くなる。また、
ポテンシャルの井戸層においては、量子効果のために、
超格子構造でない単−層の場合に比して、キャリアの寿
命が5乃至10倍と長い。更に、超格子構造においては
、パン1くギャップの不連続性により、周期的なバリア
層が形成されるが、キャリアはトンネル効果で容易にバ
イアス層を通り抜けるので、キャリアの実効移動度はバ
ルクにおける移動度と同等であり、キャリアの走行性が
優れている。以」二のごとく、光学的ハフ1〜ギヤツプ
が相違する薄層を積層した超格子構造を有する光導電部
材によれば、高光導電特性を得ることができ、従来の感
光体よりも鮮明な画像を得ることができる。
以上の原理に基き、以下本発明の一実施例を第1図ない
し第3図を参照しながら説明する。グロー放電装置(2
6)の反応容器(27)内には、導電性支持体であり、
アルミニウムからなるドラム状基体(28)を支持する
ため、ヒータ(30)を内蔵し、モータ(31)により
シャフト(31a) を介し回転される支持棒(32)
及びこの支持棒(32)を支持する支持台(33)が設
けられている。又、支持体(32)周囲は、13、56
(MHzlの高周波電源(34)に接続されると共に
底部(27a)に支持される円筒状電極(36)により
囲繞されると共に、支持棒(32)上方には、シランガ
ス〔5IH4〕、ジボランガス[5xzHc〕、水素ガ
ス〔H2〕、メタンガスCCH4)等の原料ガスを必要
に応じて供給出来るよう多数のガスボンベ(37a)・
(37n)及びガス混合器(38a)を有するガス供給
系(38)にガス導入バルブ(40a)を介して接続さ
れるガス導入管(40)が設けられている。尚(4]、
a)・・(41n)は各ガスボンベ(37a)・・(3
7n)のバルブ、(42a)・・(42n)は圧力計で
ある。更に(43)は反応容器(27)内の排気を行な
う排気装置(図示せず)に接続される排気バルブであり
、(44)は反応容器(27)内の気圧を測定する真空
計である。又、(46)は光導電部材であるレーザプリ
ンタ等の感光体であり、ドラム状基体(28)J−に電
荷注入防止層(47)及び電荷輸送層(48)、結晶化
度が小さくバンドギャップの大きい(μC−3i :
H)からなるバリア層(50a)及び結晶化度が大きく
バンドギャップの小さい(μC−5i : II)から
なる井戸M(sob)を任意の厚みで交互に繰り返えし
積層したベテロ接合超格子構造の電荷発生層(50)並
びに表面層(51)が積層されている。ただし、電荷発
生層(50)にあってはバリア層(50a)及び/又は
井戸層(50b)の結晶化度が、各層毎に連続的に変化
されている。
尚(52)は電荷輸送層(48)及び電荷発生層(50
)からなる光導電層である。
しかしてグロー放電装置(26)で感光体(46)を形
成する場合、支持体(32)にドラム状基体(28)を
セットした後、反応容器(27)内を0.1[トル]以
下程度の気圧にするよう排気バルブ(43)を開け、排
気装置(図示せず)により排ガス処理を行なうと共にヒ
ータ(30)により1〜クラム基体(28)を所定温度
に加熱する。そしてガス導入管(40)を介し、ガス供
給系(38)より必要とする所定のガスを反応容器(2
7)に導入し、反応容器(27)内のガス圧を0.1な
いし1〔トル〕程度の範囲内で一定に保持しつつ高周波
電源(34)により、ドラム状基体(28)及び円筒状
電極(36)間に必要とする電力を所定時間印加し、ド
ラム状基体(28)上に電荷注入防止層(47)を成膜
する。続いて同一反応容器(27)の温度、及び導入ガ
ス、更には電力量及び電力の印加時間等の成膜条件を順
次必要とされるものに設定し直しながら、電荷輸送層(
48)、電荷発生層(50)、表面層(51)を成膜し
、感光体(46)の形成を終了する。
次にこの実施例に基き実際に成膜を行なった試験例につ
いて説明する。
〔試験例1〕
必要に応じて、干渉防止のために、酸処理、アルカリ処
理及びサンドプラス1〜処理を施した直径が80mm、
幅が350mmのアルミニウム製のドラム状基体(28
)を反応容器(27)内に装着し、反応容器(27)を
約1.0−”(1−ル〕の真空度に排気した。次いで、
ヒータ(30)によりドラム状基体(28)を250
[”C]に加熱し、モータ(31)により1.0(r、
p、m、)で自転させつつ、ガス供給系(38)より、
ガス導入管(40)を介し、シランガス(SiH4)を
500 ESCCM)、ジボランガス[:B、H5)を
シランガス[SjH,]に対する流量比で10−6、メ
タンガスl:c14.1を1.001:SCCM)とい
う流量で反応容器(27)内に導入し、排気装置(図示
せず)により反応容器(27)内の圧力を1〔トル〕に
維持しながら、高周波電源(34)により5001:l
tl〕の高周波電力をドラム状基体(28)及び円筒状
電極(36)間に印加し、p型の(a−3jC: H)
からなる膜厚0.31:μmlの電荷注入防止層(47
)の成膜を行なう。次いで反応容器(27)内のシラン
ガス〔51)14〕に対するジボランガス(B21(6
]の流量を10−7とすると共にメタンガス[:CH4

状電極(36)間の高周波電力を1 [kW]に上げ、
■型の(a−3i : H)からなる電荷輸送層(48

なる迄成膜する。
この後、他の成膜条件は変える事無く高周波電力を先す
1251(日にし、50〔人〕の(μc−sj : H
)からなる電荷発生層(50)の井戸N(50b)を形
成し、次いで高周波電力を1200(W)に下げ50〔
人〕の(μC−3i :11)からなり、結晶化度が1
5〔%〕で光学的バンドギャップが約1..63[eV
]の電荷発生層(50)のバリア層(50a)を形成し
、更に高周波電力を1252(ltl)に上げ井戸WJ
(50b)を50〔人〕成膜し、又高周波電力を120
0[11,lに戻し、バリア層(50a)を50〔人〕
成膜する。
そしてこのようにして高周波電力を1500 (ltl
)になる迄1〔W〕 ずつ上げて成膜される50〔人〕
の(μC−3]: H)からなる井戸層(50b)と、
高周波電力1200(1t1)で成膜される50〔人〕
の(μC−3i : H)からなるバリア層(50a)
とを交互に250Mずつ成膜し、厚さ2.5〔μm〕の
へテロ接合超格子構造の電荷発生層(50)を成膜する
。尚井戸層(sob)にあっては、その成膜特高周波電
力が1251(11)に上げられるに従い、その結晶化
度は60〔%〕迄除々に」1昇され第3に示すように光
学的バンドギャップは1.53CeV)迄除々に減少さ
れる。この後最後に、反応容器(27)内にシランガス
(SiH4)を250 (:SCCM)、メタンガス〔
CH4〕を2000(SCC旧の流量で導入し、反応容
器(27)内の圧力を1〔トル〕に維持しながら、1
[:kW)の高周波電力を印加し、(a−5j、C:
H)からなる膜厚0.5〔μm〕の表面層(51)を成
膜し、感光体(46)の製造を終了する。
このようにして得られた感光体(46)を約500(V
)で正帯電し、白色光を露光したところ、多数の電子/
正孔対のキャリアが発生され、しかもキャリアの寿命が
長く、高い走行性が得られ、感光体(46)を実際に複
写機に装着し、画像形成を行なったところ、鮮明で高品
質の画像が得られると共に、繰り返えし帯電による、画
像の再現性及び安定性も良好であり、更に、密着性も良
く耐コロナ放電性、耐湿性、及び耐磨耗性等の耐久性に
優れているという事が判明された。−力感光体(46)
は780ないし790(nm)程度の長波長光に対して
も高い分光感度を有し、実際に半導体レーザビームプリ
ンタに装着し、画像形成を行なったところ、かぶりや、
活字のつぶれ等の無い、鮮明で高解像度の画像を得る事
が出来た。
このように構成すれば、光導電層の一部である電荷発生
層(50)が、バンドギャップが各層毎に連続的に変動
される第1の薄層(50a)及び第2の薄層(50b)
を交互に積層した超格子構造の(μC−8i :H)か
ら形成されている事から、電荷発生層が単一層で形成さ
れるものに比し、光の照射により発生されるキャリア数
が多く、高い分光感度を有し、しかもキャリアの走行性
が優れると共に、寿命も長くなり、優れた光導電特性を
得られ、又、バリア層(50a)により光学的バンドギ
ャップが一定以」二に保持され、低抵抗化を来たす事が
無いので、可視光領域から近赤外光の広い波長領域にわ
たって高い分光感度を得られ、レーザビームプリンタ装
置への適用が可能となり、しかも従来のように帯電能の
低下を生じ画像がぼけたり、かぶりを生する事も無く、
鮮明で良質の画像を得る事が出来る。
尚、本発明は」1記実施例に限定されず種々設計変更可
能であり、例えば、光導電層は、電荷発生層と電荷輸送
層に分離されたものでは無く、(具体例1−)の様な構
造であっても良いし、超格子構造を構成する(μC−3
i : H)のバンドギャップの大きさ、膜厚や層数、
ひいては電荷発生層の厚さも限定されずこれ等を調整す
る事により、任意の波長光に対し最適の光導電特性を有
する感光体を得る事も可能となる。又、バリア層及び井
戸層の各層毎のバンドギャップの変動社も任意であり、
成膜時、高周波電力を2〔W〕ずつ変化させても良いし
、バンドギャップの変動の形態も、光学的バンドギャッ
プが異る薄層の境界を形成するものであれば、第1」図
(イ)ないしくホ)に示す第1の変形例ないし第5の変
形例のように、第1の変形例にあっては、井戸層(60
b)を一定にし、バリア層(60a)のパントキャップ
を除々に減少させ、第2の変形例にあっては、バリア層
(6]、a )を一定にし、井戸層(61b)のハント
キャップを除々に増大させるようにしても良いし、更に
は第3及び第4の変形例のようにバリア層(62a)、
(63a)及び井戸層(62b)。
(63b)の両方のバンドギャップを除々に減少させた
り増大させたり、あるいは、第5の変形例のように、バ
リア層(64a)のバンドギャップを一担減少させた後
増大させる一方、井戸層(64b)のバンドギャップを
一担増大させた後減少させるというようにしても良い。
更に薄膜の材料も、光学的バンドギャップ調整のため、
