In a moisture-sensitive element having this structure, in order to improve responsiveness and increase capacitance, the polymeric moisture-sensitive film is formed as thin as possible, and is usually about lμIl to 2μm. In addition, since the upper electrode is directly exposed to the measurement atmosphere, it must have corrosion resistance of 6, allow moisture in the atmosphere to freely pass through, and do not prevent water molecules from entering the moisture-sensitive membrane. It won't happen.

Therefore, for this upper electrode, a precious metal thin film whose electrode layer itself has moisture permeability, or, if the electrode layer itself is not moisture permeable, a mesh-like or comb-shaped noble metal film with gaps through which water molecules can pass through is recommended. electrodes are used. Comparing the two, we find that with a mesh-shaped or comb-shaped upper electrode, it is difficult to make the gaps formed in the electrode layer sufficiently small compared to the thickness of the moisture-sensitive membrane, so water molecules that enter through the gaps are This prevents rapid penetration into all parts of the moisture sensitive membrane. Therefore, a moisture-permeable metal thin film electrode, in which the electrode layer itself is porous and only the permeation of water molecules in the thickness direction of the moisture-sensitive membrane needs to be considered, is superior in terms of sensitivity and the like.

This moisture-permeable metal thin film electrode is formed by a vapor deposition method or a sputtering method, and the electrode layer itself is made porous.
In addition, it is common to use a thin film with a thickness of several 100 layers or less, and to ensure permeability to water molecules with the appearance of main holes formed therein.

(Three problems to be solved by the invention) However, depending on the type and surface properties of the polymer moisture-sensitive membrane, it may not be possible to obtain a porous precious metal thin film, or even if the electrode film thickness is made sufficiently thin, it may not be possible to obtain a porous precious metal thin film. There was a problem that the scope of application was narrow, such as not being able to obtain. In addition, if the thickness of the electrode layer was made too thin, the precious metal particles generated on the moisture-sensitive film would become discontinuous, resulting in a significant increase in the impedance of the electrode layer, making it impossible to measure capacitance. .

(Function) The humidity-sensitive element of the present invention detects the humidity in the atmosphere by measuring the capacitance that changes depending on the amount of water molecules adsorbed and desorbed by the polymeric moisture-sensitive membrane. At least one electrode for detecting capacitance f;1 is exposed to the measurement atmosphere and needs to be a thin film electrode with moisture permeability so that water molecules can freely pass through the electrode. If the size of the pores in this thin film electrode is too large, the response will be affected, so it is desirable to make the pores as small as possible without hindering the permeation of water molecules. Further, it is desirable that the electrode itself has low impedance.

In the present invention, the electrode is constituted by a physically vapor-deposited film of a noble metal, and a gold thread pattern is formed in the thickness direction of the film, which has a size comparable to or larger than that of the noble metal particles (secondary particles). Since the through holes are scattered, the electrode itself has a continuous structure and low impedance can be achieved, and the diameter of the noble metal secondary particles formed by normal physical vapor deposition is several tens of angstroms or more. It becomes possible for water molecules to sufficiently permeate through the pores.

Further, the above-mentioned physical vapor deposition film is formed by vapor depositing or sputtering a noble metal in a low vacuum, in other words, under a relatively high gas pressure range. The formation mechanism is not necessarily clear, but when the gas pressure is high, there is a high probability that noble metal atoms (-order particles) collide with gas molecules before reaching the base material, and noble metal particles are continuously supplied onto the base material. Therefore, as the crystal grains become smaller,
As a continuous --like noble metal film grows, gaps are created at various locations. In addition, in the configuration of the present invention, the fact that the base material has a smooth polymer membrane surface is considered to be one of the reasons why such gaps occur.

A polymer moisture-sensitive film 3 is formed on the lower electrode 2 . As a material for forming this polymeric moisture-sensitive material 113, various known capacitive moisture-sensitive material R'F4 such as cellulose derivatives, polyamide resins, polyimide resins, etc. can be used. In particular, cellulose 1 transparent conductors, such as ethyl cellulose, ethyl hydroxyethyl cellulose, cellulose acetate, and cellulose acetate butyrate obtained by etherification or esterification, have excellent film forming properties, and have various characteristics other than moisture sensitivity. It is suitable because the composition can be used. In addition, polyimide resin has heat resistance and excellent film formability and mechanical strength, and can be said to be a suitable material like cellulose derivatives.

On this polymer moisture sensitive @ 3, there are gold thread pattern-shaped through holes which are made of a physically deposited precious metal film formed in a low vacuum and have a size comparable to or larger than the secondary particles of the precious metal. Scattered upper electrodes 4 are formed, and the upper electrodes 4 are provided with moisture permeability by the above-mentioned through holes. Since this upper electrode 4 is exposed to the n1 constant atmosphere, corrosion resistance is essential.
It is made of an alloy having I[a. Further, the thickness of the upper electrode 4 varies depending on the material of the polymer moisture-sensitive film 3, but is preferably 100 Å or more. This is because when forming a physically deposited noble metal film on the polymer moisture sensitive film 3 under low vacuum, noble metal particles do not form as a single layer film on the base material, and crystal grains of a certain size are formed. It grows as a.

Therefore, the electrode layer is originally an aggregate of noble metal particles, and 1

Further, the relative relationship at an ambient temperature of 25° C. and a measurement frequency of 10 kllz between the humidity sensing element A in which the upper electrode 4 was formed according to the above-mentioned manufacturing method of the present invention and the humidity sensing element B in which the upper electrode 4 was formed by changing the gas pressure. Humidity and capacitance ratio (

o, which corresponds to the sensitivity. As is clear from FIG. 4, although there is some hysteresis, the humidity sensing element A of the present invention changes almost linearly with respect to relative humidity, and has practically sufficient sensitivity and accuracy. The response was also good when the value suddenly changed. On the other hand, moisture sensitive element B had almost no sensitivity, and its response was extremely slow and its characteristics were poor. This is because, as can be seen from the TEM image, the four upper electrode layers have a dense structure that even water molecules cannot pass through.

Furthermore, FIG. 5 shows a sputtering device using the same DC bipolar sputtering method as that used to form the upper electrode of the moisture-sensitive element A described above, which sputters argon or pure air onto the polyimide moisture-sensitive film at various pressures. Gas pressure and sensitivity (relative humidity 10%) of the humidity-sensitive element with electrodes formed by sputtering gold
The relationship between the capacitance ratio (C9o/C1o) and relative humidity of 90% is shown. Although sputtering conditions change when the pressure of argon or pure air changes, the film formation rate was kept as constant as possible, and the electrode layer thickness was about 280 to 320.

When the pressure was 1 Pa) or more, the sensitivity was almost constant and good moisture sensitivity was obtained, and below that, almost no sensitivity was exhibited. TEM observation of the microstructure of the electrode under each condition revealed that the electrode formed under the high gas pressure condition had a microstructure similar to that shown in FIG. 2, with clear pores present.

However, the case where the gas pressure was low and there was no sensitivity was similar to that shown in FIG. 3, and no through holes were observed. Furthermore, almost no effect was observed due to the difference in gas between argon and pure air.
