Claims (1)
- 回転駆動される複数の搬送ローラを成膜室内に
有し、基板カートをこの搬送ローラ上に載置して
搬送するようにしたインライン式成膜装置におい
て、前記成膜室内には、垂直方向に旋回可能な旋
回アームが複数個配設されるとともに、この各旋
回アームの先端に前記搬送ローラが回転自在に支
持されており、前記旋回アームの旋回により前記
複数の搬送ローラを昇降させ、該搬送ローラ上に
載置された基板カート上の基板ホルダと成膜室内
に設けられた基板加熱用ヒータとを接触可能とし
たことを特徴とするインライン式成膜装置。
