Description

【発明の詳細な説明】[Detailed description of the invention]

本発明は、光(ここでは広義の光で、紫外光
線、可視光線、赤外光線、X線、γ線等を示す)
の様な電磁波に感受性のある電子写真用光導電部
材に関する。 固体撮像装置、或いは像形成分野における電子
写真用像形成部材や原稿読取装置における光導電
層を形成する光導電材料としては、高感度で、
SN比〔光電流(Ip)/暗電流(Id)〕が高く、照
射する電磁波のスペクトル特性にマツチングした
吸収スペクトル特性を有すること、光応答性が速
く、所望の暗抵抗値を有すること、使用時におい
て人体に対して無公害であること、更には固体撮
像装置においては、残像を所定時間内に容易に処
理することができること等の特性が要求される。
殊に、事務機としてオフイスで使用される電子写
真装置内に組込まれる電子写真用像形成部材の場
合には、上記の使用時における無公害性は重要な
点である。 この様な点に立脚して最近注目されている光導
電材料にアモルフアスシリコン(以後a−Siと表
記す)があり、例えば、独国公開第2746967号公
報、同第2855718号公報には電子写真用像形成部
材として、独国公開第2933411号公報には光電変
換読取装置への応用が記載されている。 而乍ら、従来のa−Siで構成された光導電層を
有する電子写真用光導電部材は、暗抵抗値値、光
感度、光応答性等の電気的、光学的、光導電的特
性、及び耐湿性等の使用環境特性の点、更には経
時的安定性の点において、総合的な特性向上を図
る必要があるという更に改良される可き点が存す
るのが実情である。 例えば、電子写真用像形成部材に適用した場合
に、高光感度化、高暗抵抗化を同時に図ろうとす
ると、従来においては、その使用時において残留
電位が残る場合が度々観測され、この種の電子写
真用光導電部材は長時間繰り返し使用し続ける
と、繰返し使用による疲労の蓄積が起つて、残像
が生ずる所謂ゴースト現象を発する様になる或い
は、高速で繰返し使用すると応答性が次第に低下
する、等の不都合な点が生ずる場合が少なくなか
つた。 更には、a−Siは可視光領域の短波長側に較べ
て、長波長側の波長領域よりも長い波長領域の吸
収係数が比較的小さく、現在実用化されている半
導体レーザとのマツチングに於いて、通常使用さ
れているハロゲンランプや螢光灯を光源とする場
合、長波長側の光を有効に使用し得ていないとい
う点に於いて、夫々改良される余地が残つてい
る。 又、別には、照射される光が光導電層中に於い
て、充分吸収されずに、支持体に到達する光の量
が多くなると、支持体自体が光導電層を透過して
来る光に対する反射率が高い場合には、光導電層
内に於いて多重反射による干渉が起つて、画像の
「ボケ」が生ずる一要因となる。 この影響は、解像度を上げる為に、照射スポツ
トを小さくする程大きくなり、殊に半導体レーザ
を光源とする場合には大きな問題となつている。 一方、半導体レーザとのマツチングを考慮して
支持体上に少なくともゲルマニウム原子を含む非
晶質材料で構成された非晶質層を設けることが提
案されているが、この場合、支持体と該非晶質層
との密着性および支持体から該非晶質層への不純
物の拡散が問題となる場合がある。 従つてa−Si材料そのものの特性改良が図られ
る一方で電子写真用光導電部材を設計する際に、
上記した様な問題の総てが解決される様に工夫さ
れる必要がある。 本発明は上記の諸点に鑑み成されたもので、a
−Siに就て電子写真用像形成部材に使用される光
導電部材としての適用性とその応用性という観点
から総括的に鋭意研究検討を続けた結果、a−
Si、殊にはシリコン原子を母体とし、水素原子(H)
又はハロゲン原子(X)のいずれか一方を少なく
とも含有するアモルフアス材料、所謂水素化アモ
ルフアスシリコン、ハロゲン化アモルフアスシリ
コン、或いはハロゲン含有水素化アモルフアスシ
リコン〔以後これ等の総称的表記として「a−Si
(H,X)」を使用する〕から構成され、光導電性
を示す非晶質層を有する光導電部材の層構成を以
後に説明される様な特定化の下に設計されて作成
された光導電部材は実用上著しく優れた特性を示
すばかりでなく、従来の光導電部材と較べてみて
もあらゆる点において凌駕していること、殊に電
子写真用の光導電部材として著しく優れた特性を
有していること及び長波長側に於ける吸収スペク
トル特性に優れていることを見出した点に基いて
いる。 本発明は支持体の材料の影響を受けにくく、電
気的、光学的、光導電的特性が常時安定してい
て、殆んど使用環境に制限を受けない全環境型で
あり、長波長側の光感度特性に優れると共に耐光
疲労に著しく長け、繰返し使用に際しても劣化現
象を起さず、残留電位が全く又は殆んど観測され
ない電子写真用光導電部材を提供することを主た
る目的とする。 本発明の別の目的は、全可視光域に於いて光感
度が高く、殊に光導体レーザとのマツチングに優
れ、且つ光応答の速い電子写真用光導電部材を提
供することである。 本発明の他の目的は、電子写真用の像形成部材
として適用させた場合、通常の電子写真法が極め
て有効に適用され得る程度に、静電像形成の為の
帯電処理の際の電荷保持能が充分ある電子写真用
光導電部材を提供することである。 本発明の更に他の目的は、濃度が高く、ハーフ
トーンが鮮明に出て且つ解像度の高い、高品質画
像を得る事が容易に出来る電子写真用の光導電部
材を提供することである。 本発明の更にもう1つの目的は、高光感度性、
高SN比特性を有する電子写真用光導電部材を提
供することでもある。 本発明の電子写真用光導電部材は、電子写真用
光導電部材(以後、「光導電部材」と称す。)用の
支持体と、該支持体上に1〜1×106atomic
ppmのゲルマニウム原子を含み少なくとも一部が
結晶化している層厚30Å〜50μの第1の層領域
と、少なくともシリコン原子と1〜1×
106atomic ppmのゲルマニウム原子とを含む非
晶質材料を含有する層厚30Å〜50μの第2の層領
域と少なくともシリコン原子を含むゲルマニウム
原子を含まない非晶質材料を含有し、光導電性を
示す層厚0.5〜90μの第3の層領域とが前記支持体
側より順に設けられた層構成の非晶質層とを有
し、少なくとも前記第2の層領域中に於けるゲル
マニウム原子が層厚方向に不均一で支持体側の方
に多く分布する分布状態で含有されていることを
特徴とする。 上記した様な層構成を取る様にして設計された
本発明の光導電部材は、前記した諸問題の総てを
解決し得、極めて優れた電気的、光学的、光導電
的特性、耐圧性及び使用環境特性を示す。 殊に、電子写真用像形成部材として適用させた
場合には、画像形成への残留電位の影響が全くな
く、その電気的特性が安定しており高感度で、高
SN比を有するものであつて、耐光疲労、繰返し
使用特性に長け、濃度が高く、ハーフトーンが鮮
明に出て、且つ解像度の高い、高品質の画像を安
定して繰返し得ることができる。 更に、本発明の光導電部材は、全可視光域に於
いて光感度が高く、殊に半導体レーザとのマツチ
ングに優れ、且つ光応答が速い。 以下、図面に従つて、本発明の光導電部材に就
て詳細に説明する。 第1図は、本発明の第1の実施態様例の光導電
部材の層構成を説明するために模式的に示した模
式的構成図である。 第1図に示す光導電部材100は、光導電部材
用としての支持体101の上に、非晶質層102
を有し、該非晶質層102は自由表面105を一
方の端面に有している。 非晶質層102は、支持体101側より、ゲル
マニウム原子を母体とするか、又はゲルマニウム
原子とシリコン原子とを母体とし、必要に応じて
水素原子又はハロゲン原子を含み、少なくとも一
部が結晶化している材料(以後「μC−Ge(Si,
H,X)」と略記する)で構成された第1の層領
域(C)106と、ゲルマニウム原子を含有するa−
Si(H,X)(以後「a−SiGe(H,X)」と略記
する)で構成された第2の層領域(G)103と、a
−Si、好ましくはa−Si(H,X)で構成され、
光導電性を有する第3の層領域(S)104とが
順に積層された層構造を有する。 第2の層領域(G)103中に含有されるゲルマニ
ウム原子は、該第2の層領域(G)103の層厚方向
には連続的であつて且つ前記支持体101の設け
られてある側とは反対の側(非晶質層102の表
面105側)の方に対して前記支持体101側の
方に多く分布した状態となる様に前記第2の層領
域(G)103中に含有される。 又、第1の層領域(C)106がゲルマニウム原子
に加えてシリコン原子をも母体とする材料で構成
される場合には、該第1の層領域(C)106中に含
有されるゲルマニウム原子は、好ましくは、第2
の層領域(G)103の場合と同様に支持体101側
に多く分布する様な不均一な分布状態となる様に
含有されるのが望ましい。更には、この様な場
合、第1の層領域(C)106及び第2の層領域(G)1
03に於いて、ゲルマニウム原子の分布状態は、
支持体101の表面に平行な面内方向に於いて、
連続的で且つ均一であつて、層厚方向には、第1
の層領域(C)106及び第2の層領域(G)103を通
じて連続的且つ支持体101側に向つて多くなる
様な不均一分布となるのが好ましい。 本発明に於いては、第2の層領域(G)上に設けら
れる第3の層領域(S)中には、ゲルマニウム原
子は含有されておらず、この様な層構造に非晶質
層を形成することによつて、可視光領域を含む、
比較的短波長から比較的長波長迄の全領域の波長
の光に対して光感度が優れている光導電部材とし
得るものである。 第1の層領域(C)及び第2の層領域(G)中に於ける
ゲルマニウム原子の分布状態は全層領域にゲルマ
ニウム原子が連続的に分布し、ゲルマニウム原子
の層厚方向の分布濃度Cが支持体側より第3の層
領域(S)に向つて減少する変化が与えられてい
るので、第1の層領域(C)と第2の層領域(G)との間
に於ける親和性に優れ、且つ後述する様に、支持
体側端部に於いてゲルマニウム原子の分布濃度C
を極端に大きくすることにより、半導体レーザ等
を使用した場合の、第3の層領域(S)では殆ん
ど吸収し切れない長波長側の光を第2の層領域(G)
に於いて、実質的に完全に吸収することが出来、
支持体面からの反射による干渉を防止することが
出来る。 又、本発明の光導電部材に於いては、第2の層
領域(G)と第3の層領域(S)とを構成する非晶質
材料の夫々がシリコン原子という共通の構成要素
を有しているので、積層界面に於いて化学的な安
定性の確保が充分成されている。 第2図乃至第10図には、本発明における光導
電部材の第2の層領域(G)中に含有されるゲルマニ
ウム原子の層厚方向の分布状態の典型的例が示さ
れる。 第2図乃至第10図において、横軸はゲルマニ
ウム原子の分布濃度Cを、縦軸は、第2の層領域
(G)の層厚を示し、tBは支持体側の第2の層領域(C)
の端面の位置を、tTは支持体側とは反対側の第2
の層領域(G)の端面の位置を示す。即ち、ゲルマニ
ウム原子の含有される第2の層領域(G)はtB側より
tT側に向つて層形成がなされる。 第2図には、第2の層領域(G)中に含有されるゲ
ルマニウム原子の層厚方向の分布状態の第1の典
型例が示される。 tBは支持体と第2の層領域(C)との界面位置を示
し、tTは、第2の層領域(G)と、第3の層領域
(S)との界面位置を示す。 tBよりt1の位置までは、ゲルマニウム原子の分
布濃度CがC1なる一定の値を取り、位置t1よりは
濃度C2より界面位置tTに至るまで徐々に連続的に
減少されている。界面位置tTにおいては、ゲルマ
ニウム原子の分布濃度CはC3とされる。 第3図に示される例においては、含有されるゲ
ルマニウム原子の分布濃度Cは位置tBより位置tT
に至るまで濃度C4から徐々に連続的に減少して
位置tTにおいて濃度C5となる様な分布状態を形成
している。 第4図の場合には、位置tBより位置t2まではゲ
ルマニウム原子の分布濃度Cは濃度C6と一定値
とされ、位置t2と位置tTとの間において、徐々に
連続的に減少され、位置tTにおいて、分布濃度C
は実質的に零とされている(ここで実質的に零と
は検出限界量未満の場合である)。 第5図の場合には、ゲルマニウム原子の分布濃
度Cは位置tBより位置tTに至るまで、濃度C8より
連続的に徐々に減少され、位置tTにおいて実質的
に零とされている。 第6図に示す例においては、ゲルマニウム原子
の分布濃度Cは、位置tBと位置t3間においては、
濃度C9と一定値であり、位置tTにおいては濃度
C10とされる。位置t3と位置tTとの間では、分布濃
度Cは一次関数的に位置t3より位置tTに至るまで
減少されている。 第7図に示される例においては、分布濃度Cは
位置tBより位置t4までは濃度C11の一定値を取り、
位置t4より位置tTまでは濃度C12より濃度C13まで
一次関数的に減少する分布状態とされている。 第8図に示す例においては、位置tBより位置tT
に至るまで、ゲルマニウム原子の分布濃度Cは濃
度C14より実質的に零に至る様に一次関数的に減
少している。 第9図において、位置tBより位置t5に至るまで
はゲルマニウム原子の分布濃度Cは、濃度C15よ
り濃度C16まで一次関数的に減少され、位置t5と
位置tTとの間においては、濃度C16の一定値とさ
れた例が示されている。 第10図に示される例においては、ゲルマニウ
ム原子の分布濃度Cは位置tBにおいて濃度C17で
あり、位置t6に至るまではこの濃度C17より初め
ゆつくりと減少され、t6の位置付近においては、
急激に減少されて位置t6では濃度C18とされる。 位置t6と位置t7との間においては、初め急激に
減少されて、その後は、緩かに徐々に減少されて
位置t7で濃度C19となり、位置t7と位置t8との間で
は、極めてゆつくりと徐々に減少されて位置t8に
おいて、濃度C20に至る。位置t8と位置tTの間にお
いては、濃度C20より実質的に零になる様に図に
示す如き形状の曲線に従つて減少されている。 以上、第2図乃至第10図により、第2の層領
域(G)中に含有されるゲルマニウム原子の層厚方向
の分布状態の典型例の幾つかを説明した様に、本
発明においては、支持体側において、ゲルマニウ
ム原子の分布濃度Cの高い部分を有し、界面tT側
においては、前記分布濃度Cは支持体側に較べて
可成り低くされた部分を有するゲルマニウム原子
の分布状態が第2の層領域(G)に設けらている。 以上は第2図乃至第10図を用いて、第2の層
領域(G)中に含有されるゲルマニウム原子の分布状
態を説明したが、第1の層領域(C)及び第2の層領
域(G)に於いて、ゲルマニウム原子が層厚方向に不
均一に含有される場合にも、上記の説明は適用さ
れる。即ち、第2図乃至第10図の説明に於いて
は、層厚(tBtT)は、第2の層領域(G)の層厚とし
たが、第1の層領域(C)と第2の層領域(G)とに、層
厚方向に不均一にゲルマニウム原子が含有される
場合には、層厚(tBtT)は、この2つの層領域の
層厚の和として説明され、各図に於いて、第1の
層領域(C)と第2の層領域(G)との界面位置tSは、tB
からtTまでの任意の位置を所望に従つて適宜選択
される。 本発明に於ける光導電部材を構成する非晶質層
を構成する第2の層領域(G)は、第1の層領域(C)が
シリコン原子を含まない場合には、好ましくは支
持体側の方にゲルマニウム原子が比較的高濃度で
含有されている局在領域(A)を有するのが望まし
い。 本発明に於いては局在領域(A)は、第1の層領域
(C)と第2の層領域(G)との界面位置tSより第2の層
領域(G)の5μ以内に設けられるのが望ましいもの
である。 本発明においては、上記局在領域(A)は、界面位
置tSより第2の層領域(G)側の5μ厚までの全層領域
(LT)とされる場合もあるし、又、層領域(LT)
の一部とされる場合もある。 局在領域(A)を層領域(LT)の一部とするか又
は全部とするかは、形成される非晶質層に要求さ
れる特性に従つて適宜決められる。 局在領域(A)はその中に含有されるゲルマニウム
原子の層厚方向の分布状態としてゲルマニウム原
子の分布濃度の最大値Cmaxがシリコン原子に対
して、好ましくは1000atomic ppm以上、より好
適には5000atomic ppm以上、最適には1×
104atomic ppm以上とされる様な分布状態とな
り得る様に層形成されるのが望ましい。 即ち、本発明においては、ゲルマニウム原子の
含有される非晶質層は、第1の層領域(C)と第2の
層領域(G)との界面tSからの第2の層領域(G)側に層
厚で5μ以内(tSから5μ厚の層領域)に分布濃度の
最大値Cmaxが存在する様に形成されるのが好ま
しいものである。 本発明に於いて、第1の層領域(C)がシリコン原
子を含有する場合には局在領域(A)は、第2図乃至
第10図に於ける層厚(tBtT)を第1の層領域(C)
と第2の層領域(G)の層厚の和としてとらえ、局在
領域(A)の存在する位置の基準をtB(この場合は、
第1の層領域(C)の支持体側端面)として、上記し
たのと同様の考えを適用することが出来る。 本発明に於いて、形成される非晶質層を構成す
る第3の層領域(S)中に含有される水素原子(H)
の量又はハロゲン原子(X)の量又は水素原子と
ハロゲン原子の量の和(H+X)は、好ましく
は、1〜40atomic%、より好適には5〜
30atomic%、最適には5〜25atomic%とされる
のが望ましい。 本発明において、第1の層領域(C)をゲルマニウ
ム原子とシリコン原子とを母体とする場合には、
該第1の層領域(C)中に含有されるゲルマニウム原
子の含有量としては、本発明の目的が効果的に達
成される様に所望に従つて適宜決められるが、好
ましくは1〜1×106atomic ppm、より好まし
くは100〜1×106atomic ppm、最適には500〜
1×106atomic ppmとされるのが望ましいもの
である。 本発明において、第2の層領域(G)中に含有され
るゲルマニウム原子の含有量としては、本発明の
目的が効果的に達成される様に所望に従つて適宜
決められるが、好ましくは1〜1×106atomic
ppm、より好ましくは100〜8×105atomic
ppm、最適には500〜7×105atomic ppmとされ
るのが望ましいものである。 本発明に於いて第1の層領域(C)と第2の層領域
(G)との層厚は、本発明の目的を効果的に達成させ
る為の重要な因子の1つであるので形成される光
導電部材に所望の特性が充分与えられる様に、光
導電部材の設計の際に充分なる注意が払われる必
要がある。 本発明に於いて第2の層領域(G)と第3の層領域
(S)との層厚は、本発明の目的を効果的に達成
させる為の重要な因子の1つであるので形成され
る光導電部材に所望の特性が充分与えられる様
に、光導電部材の設計の際に充分なる注意が払わ
れる必要がある。 本発明に於いて、第1の層領域(C)の層厚は、好
ましくは、30Å〜50μ、より好ましくは100Å〜
30μ、最適には500Å〜20μとされるのが望まし
い。 本発明に於いて、第2の層領域(G)の層厚TBは、
好ましくは、30Å〜50μ、より好ましくは40Å〜
40μ、最適には50Å〜30μとされるのが望ましい。 又、第3の層領域(S)の層厚Tは、好ましく
は、0.5〜90μ、より好ましくは1〜80μ、最適に
は2〜50μとされるのが望ましい。 第2の層領域(G)の層厚TBと第3の層領域(S)
の層厚Tの和(TB+T)としては、両層領域に
要求される特性と非晶質層全体に要求される特性
との相互間の有機的関連性に基いて、光導電部材
の層設計の際に所望に従つて、適宜決定される。 本発明の光導電部材に於いては、上記の(TB
+T)の数値範囲としては、好ましくは1〜
100μ、より好適には1〜80μ、最適には2〜50μ
とされるのが望ましい。 本発明のより好ましい実施態様例に於いては、
上記の層厚TB及び層厚Tとしては、通常はTB/
T≦1なる関係を満足する際に、夫々に対して適
宜適切な数値が選択されるのが望ましい。 上記の場合に於ける層厚TB及び層厚Tの数値
の選択に於いて、より好ましくは、TB/T≦0.9、
最適にはTB/T≦0.8なる関係が満足される様に
層厚TB及び層厚Tの値が決定されるのが望まし
いものである。 本発明に於いて、第2の層領域(G)中に含有され
るゲルマニウム原子の含有量が1×105atomic
ppm以上の場合には、第2の層領域(G)の層厚TB
としては、可成り薄くされるのが望ましく、好ま
しくは30μ以下、より好ましくは25μ以下、最適
には20μ以下とされるのが望ましいものである。 本発明において、非晶質層を構成する第1の層
領域(C)第2の層領域(G)及び第3の層領域(S)中
に必要に応じて含有されるハロゲン原子(X)と
しては、具体的にはフツ素、塩素、臭素、ヨウ素
が挙げられ、殊にフツ素、塩素を好適なものとし
て挙げることが出来る。 本発明において、μC−Ge(Si,H,X)で構成
される第1層領域(C)を形成するには例えばグロー
放電法、スパツタリング法、或いはイオンプレー
テイング法等の放電現象を利用する真空堆積法お
よび真空蒸着法によつて成される。例えば、グロ
ー放電法によつて、μC−Ge(Si,H,X)で構成
される第1の層領域(C)を形成するには、基本的に
はシリコン原子(Si)を供給し得るSi供給用の原
料ガスとゲルマニウム原子(Ge)を供給し得る
Ge供給用の原料ガスと、必要に応じて水素原子
(H)導入用の原料ガス又は/及びハロゲン原子
(X)導入用の原料ガスを、内部が減圧にし得る
堆積室内に所望のガス圧状態で導入して、該堆積
室内にグロー放電を生起させ、予め所定位置に設
置されてある所定の支持体表面上にμC−Ge(Si,
H,X)からなる層を形成させれば良い。又、ス
パツタリング法で形成する場合には、例えばAr,
He等の不活性ガス又はこれ等のガスをベースと
した混合ガスの雰囲気中でGeで構成されたター
ゲツトの1枚およびSiで構成されたターゲツト、
或いは、該ターゲツトとGeで構成されたターゲ
ツトの二枚を使用して、又は、SiとGeの混合さ
れたターゲツトを使用して、必要に応じてHe,
Ar等の稀釈ガスで稀釈されたGe供給用の原料ガ
スを、必要に応じて、水素原子(H)又は/及びハロ
ゲン原子(X)導入用のガスをスパツタリング用
の堆積室に導入し、所望のガスプラズマ雰囲気を
形成して前記のターゲツトをスパツタリングして
やればよい。 イオンプレーテイング法の場合には、例えば多
結晶シリコン又は単結晶シリコンと多結晶ゲルマ
ニウム又は単結晶ゲルマニウムとを夫々蒸発源と
して蒸着ボートに収容し、この蒸発源を抵抗加熱
法、或いはエレクトロンビーム法(EB法)等に
よつて加熱蒸発させ飛翔蒸発物を所望のガスプラ
ズマ雰囲気中を通過させる以外はスパツタリング
の場合と同様にする事で行う事が出来る。 a−SiGe(H,X)で構成される第2の層領域
(G)を形成するには例えばグロー放電法、スパツタ
リング法、或いはイオンプレーテイング法等の放
電現象を利用する真空堆積法によつて成される。
例えば、グロー放電法によつて、a−SiGe(H,
X)で構成される第1の層領域(G)を形成するに
は、基本的にはシリコン原子(Si)を供給し得る
Si供給用の原料ガスとゲルマニウム原子(Ge)
を供給し得るGe供給用の原料ガスと、必要に応
じて水素原子(H)導入用の原料ガス又は/及びハロ
ゲン原子(X)導入用の原料ガスを、内部が減圧
にし得る堆積室内に所望のガス圧状態で導入し
て、該堆積室内にグロー放電を生起させ、予め所
定位置に設置されてある所定の支持体表面上にa
−SiGe(H,X)からなる層を形成させれば良
い。又、スパツタリング法で形成する場合には、
例えばAr,He等の不活性ガス又はこれ等のガス
をベースとした混合ガスの雰囲気中でGeで構成
されたターゲツトの1枚およびSiで構成されたタ
ーゲツト、或いは、該ターゲツトとGeで構成さ
れたターゲツトの二枚を使用して、又は、Siと
Geの混合されたターゲツトを使用して、必要に
応じてHe,Ar等の稀釈ガスで稀釈されたGe供給
用の原料ガスを、必要に応じて、水素原子(H)又
は/及びハロゲン原子(X)導入用のガスをスパ
ツタリング用の堆積室に導入し、所望のガスプラ
ズマ雰囲気を形成して前記のターゲツトをスパツ
タリングしてやれば良い。 イオンプレーテイング法の場合には、例えば多
結晶シリコン又は単結晶シリコンと多結晶ゲルマ
ニウム又は単結晶ゲルマニウムとを夫々蒸発源と
して蒸着ボートに収容し、この蒸発源を抵抗加熱
法、或いはエレクトロンビーム法(EB法)等に
よつて加熱蒸発させ飛翔蒸発物を所望のガスプラ
ズマ雰囲気中を通過させる以外はスパツタリング
の場合と同様にする事で行う事が出来る。 本発明において使用されるSi供給用の原料ガス
と成り得る物質としては、SiH4,Si2H6,Si3H8,
Si4H10等のガス状態の又はガス化し得る水素化硅
素(シラン類)が有効に使用されるものとして挙
げられ、殊に、層作成作業時の取扱い易さ、Si供
給効率の良さ等の点でSiH4,Si2H6が好ましいも
のとして挙げられる。 Ge供給用の原料ガスと成り得る物質としては、
GeH4,Ge2H6,Ge3H8,Ge4H10,Ge5H12,
Ge6H14,Ge7H16,Ge8H18,Ge9H20等のガス状
態の又はガス化し得る水素化ゲルマニウムが有効
に使用されるものとして挙げられ、殊に、層作成
作業時の取扱い易さ、Ge供給効率の良き等の点
で、GeH4,Ge2H6,Ge3H8が好ましいものとし
て挙げられる。 本発明において使用されるハロゲン原子導入用
の原料ガスとして有効なのは、多くのハロゲン化
合物が挙げられ、例えばハロゲンガス、ハロゲン
化物、ハロゲン間化合物、ハロゲンで置換された
シラン誘導体等のガス状態の又はガス化し得るハ
ロゲン化合物が好ましく挙げられる。 又、更には、シリコン原子とハロゲン原子とを
構成要素とするガス状態の又はガス化し得る、ハ
ロゲン原子を含む水素化硅素化合物も有効なもの
として本発明においては挙げることが出来る。 本発明において好適に使用し得るハロゲン化合
物としては、具体的には、フツ素、、塩素、臭素、
ヨウ素のハロゲンガス、BrF,ClF,ClF3,
BrF5,BrF3,IF3,IF7,ICl,IBr等のハロゲン
間化合物を挙げることが出来る。 ハロゲン原子を含む硅素化合物、所謂、ハロゲ
ン原子で置換されたシラン誘導体としては、具体
的には例えばSiF4,Si2F6,SiCl4,SiBr4等のハ
ロゲン化硅素が好ましいものとして挙げることが
出来る。 この様なハロゲン原子を含む硅素化合物を採用
してグロー放電法によつて本発明の特徴的な光導
電部材を形成する場合には、Ge供給用の原料ガ
スと共にSiを供給し得る原料ガスとしての水素化
硅素ガスを使用しなくとも、所望の支持体上にハ
ロゲン原子を含む第1の層領域(C)および第2の層
領域(G)を形成する事が出来る。 グロー放電法に従つて、ハロゲン原子を含む第
1の層領域(C)および第2の層領域(G)を作成する場
合、基本的には、例えばSi供給用の原料ガスとな
るハロゲン化硅素とGe供給用の原料ガスとなる
水素化ゲルマニウムとAr,H2,He等のガス等を
所定の混合比とガス流量になる様にして第1の層
領域(C)および第2の層領域(G)を形成する堆積室に
導入し、グロー放電を生起してこれ等のガスのプ
ラズマ雰囲気を形成することによつて、所望の支
持体上に第1の層領域(C)および第2の層領域(G)を
形成し得るものであるが、水素原子の導入割合の
制御を一層容易になる様に図る為にこれ等のガス
に更に水素ガス又は水素原子を含む硅素化合物の
ガスも所望量混合して層形成しても良い。 又、各ガスは単独種のみでなく所定の混合比で
複数種混合して使用しても差支えないものであ
る。 以上の形成法で第1の層領域(C)の一部を結晶化
するために支持体温度を、第2の層領域(G)を形成
する支持体温度より50〜200℃高温にする必要が
ある。 スパツタリング法、イオンプレーテイング法の
何れの場合にも形成される層中にハロゲン原子を
導入するには、前記のハロゲン化合物又は前記の
ハロゲン原子を含む硅素化合物のガスを堆積室中
に導入して該ガスのプラズマ雰囲気を形成してや
れば良いものである。 又、水素原子を導入する場合には、水素原子導
入用の原料ガス、例えば、H2、或いは前記した
シラン類又は/及び水素化ゲルマニウム等のガス
類をスパツタリング用の堆積室中に導入して該ガ
ス類のプラズマ雰囲気を形成してやれば良い。 本発明においては、ハロゲン原子導入用の原料
ガスとして上記されたハロゲン化合物或いはハロ
ゲンを含む硅素化合物が有効なものとして使用さ
れるものであるが、その他に、HF,HCl,
HBr,HI等のハロゲン化水素、SiH2F2,
SiH2I2,SiH2Cl2,SiHCl3,SiH2Br2,SiHBr3等
のハロゲン置換水素化硅素、及びGeHF3,
GeH2F2,GeH3F,GeHCl3,GeH2Cl2,
GeH3Cl,GeHBr3,GeH2Br2,GeH3Br,
GeHI3,GeH2I2,GeH3I等の水素化ハロゲン化
ゲルマニウム、等の水素原子を構成要素の1つと
するハロゲン化物、GeF4,GeCl4,GeBr4,
GeI4,GeF2,GeCl2,GeBr2,GeI2等のハロゲン
化ゲルマニウム、等々のガス状態の或いはガス化
し得る物質も有効な第1の層領域(C)および第2の
層領域(G)形成用の出発物質として挙げる事が出来
る。 これ等の物質の中、水素原子を含むハロゲン化
物は、第1の層領域(C)および第2のの層領域(G)形
成の際に層中にハロゲン原子の導入と同時に電気
的或いは光電的特性の制御に極めて有効な水素原
子も導入されるので、本発明においては好適なハ
ロゲン導入用の原料として使用される。 水素原子を第1の層領域(C)および第2の層領域
(G)中に構造的に導入するには、上記の他にH2、
或いはSiH4,Si2H6,Si3H8,Si4H10等の水素化
硅素をGeを供給する為のゲルマニウム又はゲル
マニウム化合物と、或いは、GeH4,Ge2H6,
Ge3H8,Ge4H10,Ge5H12,Ge6H14,Ge7H16,
Ge8H18,Ge9H20等の水素化ゲルマニウムとSiを
供給する為のシリコン又はシリコン化合物と、を
堆積室中に共存させて放電を生起させる事でも行
う事が出来る。 本発明の好ましい例として、形成される光導電
部材の第1の層領域(C)中に水素原子又はハロゲン
原子のいずれか少なくとも一方を含有させる場
合、含有される水素原子(H)の量又はハロゲン原子
(X)の量又は水素原子とハロゲン原子の量の和
(H+X)は好ましくは0.0001〜40atomic%、よ
り好適には0.005〜30atomic%、最適には0.01〜
25atomic%とされるのが望ましい。 第1の層領域(C)中に含有される水素原子(H)又
は/及びハロゲン原子(X)の量を制御するに
は、例えば支持体温度又は/及び水素原子(H)、或
いはハロゲン原子(X)を含有させる為に使用さ
れる出発物質の堆積装置系内に導入する量、放
電々力等を制御してやれば良い。 本発明の好ましい例において、形成される光導
電部材の第2の層領域(G)中に含有される水素原子
(H)の量又はハロゲン原子(X)の量又は水素原子
とハロゲン原子の量の和(H+X)は好ましくは
0.01〜40atomic%、より好適には0.05〜30atomic
%、最適には0.1〜25atomic%とされるのが望ま
しい。 第2の層領域(G)中に含有される水素原子(H)又
は/及びハロゲン原子(X)の量を制御するに
は、例えば支持体温度又は/及び水素原子(H)、或
いはハロゲン原子(X)を含有させる為に使用さ
れる出発物質の堆積装置系内へ導入する量、放
電々力等を制御してやれば良い。 本発明に於いて、a−Si(H,X)で構成され
る第3の層領域(S)を形成するには、前記した
第2の層領域(G)形成用の出発物質(I)の中より、
Ge供給用の原料ガスとなる出発物質を除いた出
発物質〔第3の層領域(S)形成用の出発物質
()〕を使用して、第2の層領域(G)を形成する場
合と、同様の方法と条件に従つて行うことが出来
る。 即ち、本発明において、a−Si(H,X)で構
成される第3の層領域(S)を形成するには例え
ばグロー放電法、スパツタリング法、或いはイオ
ンプレーテイング法等の放電現象を利用する真空
堆積法によつて成される。例えば、グロー放電法
によつて、a−Si(H,X)で構成される第3の
層領域(S)を形成するには、基本的には前記し
たシリコン原子(Si)を供給し得るSi供給用の原
料ガスと共に、必要に応じて水素原子(H)導入用の
又は/及びハロゲン原子(X)導入用の原料ガス
を、内部が減圧にし得る堆積室内に導入して、該
堆積室内にグロー放電を生起させ、予め所定位置
に設置されてある所定の支持体表面上にa−Si
(H,X)からなる層を形成させれば良い。又、
スパツタリング法で形成する場合には、例えば
Ar,He等の不活性ガス又はこれ等のガスをベー
スとした混合ガスの雰囲気中でSiで構成されたタ
ーゲツトをスパツタリングする際、水素原子(H)又
は/及びハロゲン原子(X)導入用のガスをスパ
ツタリング用の堆積室に導入しておけば良い。 本発明に於いて、形成される非晶質層を構成す
る第3の層領域(S)中に含有される水素原子(H)
の量又はハロゲン原子(X)の量又は水素原子と
ハロゲン原子の量の和(H+X)は、好ましく
は、1〜40atomic%、より好適には5〜
30atomic%、最適には5〜25atomic%とされる
のが望ましい。 本発明に於いては、非晶質層中には、伝導特性
を制御する物質(D)を含有させることによつて、非
晶質層の伝導特性を適宜、所望に従つて制御する
ことが出来る。 このような物質(D)は、非晶質層の全層領域に万
遍なく含有させても良いし、或いは、一部の層領
域に局在的に含有させても良い。 本発明に於いて伝導特性を制御する物質(D)を特
に第2の層領域(G)の一部の層領域に遍在する様に
第2の層領域(G)中に含有させる場合には、前記物
質(D)の含有される層領域(PN)は、第2の層領
域(G)の端部層領域として設けられるのが望ましい
ものである。殊に、第2の層領域(G)の支持体側の
端部層領域として前記層領域(PN)が設けられ
る場合には、該層領域(PN)中に含有される前
記物質(D)の種類及びその含有量を所望に応じて適
宜選択することによつて支持体から非晶質層中へ
の特定の極性の電荷の注入を効果的に阻止するこ
とが出来る。 本発明の光導電部材に於いては、伝導特性を制
御することの出来る物質(D)を、非晶質層の一部を
構成する第2の層領域(G)中に、前記した様に該層
領域(G)の全域に万遍なく、或いは層厚方向に偏在
する様に含有させるのが好ましいものであるが、
更には、第2の層領域(G)上に設けられる第3の層
領域(S)中にも前記物質(D)を含有させても良
い。 第3の層領域(S)中に前記物質(D)を含有させ
る場合には、第2の層領域(G)中に含有される前記
物質(D)の種類やその含有量及びその含有の仕方に
応じて、第3の層領域(S)中に含有させる物質
(D)の種類やその含有量、及びその含有の仕方が適
宜決められる。 本発明に於いては、第3の層領域(S)中に前
記物質(D)を含有させる場合、好ましくは、少なく
とも第2の層領域(G)との接触界面を含む層領域中
に前記物質を含有させるのが望ましいものであ
る。 本発明に於いては、前記物質(D)は第3の層領域
(S)の全層領域に万遍なく含有させても良いし、
或いは、その一部の層領域に均一に含有させても
良い。 第2の層領域(G)と第3の層領域(S)の両方に
伝導特性を支配する物質(D)を含有させる場合、第
2の層領域(G)に於ける前記物質(D)が含有されてい
る層領域と、第2の層領域(S)に於ける前記物
質(D)が含有されている層領域とが互いに接触する
様に設けるのが望ましい。 又、第1の層領域(C)と第2の層領域(G)と第3の
層領域(S)とに前記物質(D)を含有させる場合、
前記物質(D)は、第1の層領域(C)と第2の層領域(G)
と第3の層領域(S)とに於いて同種類でも異種
類であつても良く、又、その含有量は各層領域に
於いて、同じでも異つていても良い。 而乍ら、本発明に於いては、各層領域に含有さ
れる前記物質(D)が3者に於いて同種類である場合
には、第2の層領域(G)中に含有量を充分多くする
か、又は、電気的特性の異なる種類の物質(D)を、
所望の各層領域に、夫々含有させるのが好ましい
ものである。 本発明に於いては、少なくとも非晶質層を構成
する第2の層領域(G)中に、伝導特性を支配する物
質(D)を含有させることにより、該物質(D)の含有さ
れる層領域〔第2の層領域(G)の一部又は全部の層
領域のいずれでも良い〕の伝導特性を所望に従つ
て任意に制御することが出来るものであるが、こ
の様な物質としては、所謂、半導体分野で云われ
る不純物を挙げることが出来、本発明に於いて
は、P型伝導特性を与えるP型不純物及びn型伝
導特性を与えるn型不純物を挙げることが出来
る。 具体的には、P型不純物としては周期律表第
族に属する原子(第族原子)、例えば、B(硼
素)、Al(アルミニウム)、Ga(ガリウム)、In(イ
ンジウム)、Tl(タリウム)等があり、殊に好適
に用いられるのは、B,Gaである。 n型不純物としては、周期律表第族に属する
原子(第族原子)、例えば、P(燐)、As(砒
素)、Sb(アンチモン)、Bi(ビスマス)等であり、
殊に、好適に用いられるのは、P,Asである。 本発明に於いて、伝導特性を制御する物質が含
有される層領域(PN)に於けるその含有量は、
該層領域(PN)に要求される伝導特性、或い
は、該層領域(PN)が支持体に直に接触して設
けられる場合には、その支持体との接触界面に於
ける特性との関係等、有機的関連性に於いて、適
宜選択することが出来る。 又、前記層領域(PN)に直に接触して設けら
れる他の層領域や、該他の層領域との接触界面に
於ける特性との関係も考慮されて、伝導特性を制
御する物質の含有量が適宜選択される。 本発明に於いて、層領域(PN)中に含有され
る伝導特性を制御する物質(D)の含有としては、好
ましくは、0.01〜5×104atomic ppm、より好適
には、0.5〜1×104atomic ppm、最適には、1
〜5×103atomic ppmとされるのが望ましいも
のである。 本発明に於いて、伝導特性を支配する物質(D)が
含有される層領域(PN)に於ける該物質(D)の含
有量を、好ましくは、30atomic ppm以上、より
好適には50atomic ppm以上、最適には、
100atomic ppm以上とすることによつて、例え
ば該含有させる物質(D)が前記のP型不純物の場合
には、非晶質層の自由表面が極性に帯電処理を
受けた際に支持体側から少なくとも第2の層領域
(G)を通つて第3の層領域(S)中への電子の注入
を効果的に阻止することが出来、又、前記含有さ
せる物質(D)が前記のn型不純物の場合には、非晶
質層の自由表面が極性に帯電処理を受けた際
に、支持体側から少なくとも第2の層領域(G)を通
つて第3の層領域(S)中への正孔の注入を効果
的に阻止することが出来る。 上記の様な場合には、前述した様に、前記層領
域(PN)を除いた部分の層領域(Z)には、層
領域(PN)に含有される伝導特性を支配する物
質の伝導型の極性とは別の伝導型の極性の伝導特
性を支配する物質を含有させても良いし、或いは
同極性の伝導型を有する伝導特性を支配する物質
を層領域(PN)に含有させる実際の量よりも一
段と少ない量にして含有させても良いものであ
る。この様な場合、前記層領域(Z)中に含有さ
れる前記伝導特性を支配する物質の含有量として
は、層領域(PN)に含有される前記物質の極性
や含有量に応じて所望に従つて適宜決定されるも
のであるが、好ましくは、0.001〜1000atomic
ppm、より好適には0.05〜500atomic ppm、最適
には0.1〜200atomic ppmとされるのが望ましい
ものである。 本発明に於いて、層領域(PN)及び層領域
(Z)に同種の伝導性を支配する物質(D)を含有さ
せる場合には、層領域(Z)に於ける含有量とし
ては、好ましくは30atomic ppm以下とするのが
望ましいものである。 本発明に於いては、非晶質層中に、一方の極性
の伝導型を有する伝導性を支配する物質を含有さ
せた層領域と、他方の極性の伝導型を有する伝導
性を支配する物質を含有させた層領域とを直に接
触する様に設けて、該接触領域に所謂空乏層を設
けることも出来る。詰り、例えば、非晶質層中に
前記のP型不純物を含有する層領域と前記のn型
不純物を含有する層領域とを直に接触する様に設
けて所謂P−n接合を形成して、空乏層を設ける
ことが出来る。 非晶質層を構成する層領域中に、伝導特性を制
御する物質(D)、例えば、第族原子或いは第族
原子を構造的に導入して前記物質(D)の含有された
層領域(PN)を形成するには、層形成の際に、
第族原子導入用の出発物質或いは第族原子導
入用の出発物質をガス状態で堆積室中に、非晶質
層を形成する為の他の出発物質と共に導入してや
れば良い。この様な第族原子導入用の出発物質
と成り得るものとしては、常温常圧でガス状の又
は、少なくとも層形成条件下で容易にガス化し得
るものが採用されるのが望ましい。その様な第
族原子導入用の出発物質として具体的には硼素原
子導入用としては、B2H6,B4H10,B5H9,
B5H11,B6H10,B6H12,B6H14等の水素化硼素、
BF3,BCl3,BBr3等のハロゲン化硼素等が挙げ
られる。この他、AlC3,GaCl3,Ga(CH3)3,
InCl3,TlCl3等も挙げることが出来る。 第族原子導入用の出発物質としは、本発明に
おいて有効に使用されるのは、燐原子導入用とし
ては、PH3,P2H4等の水素化燐、PH4I,PF3,
PF5,PCl3,PCl5,PBr3,PBr5,PI3等のハロゲ
ン化燐が挙げられる。この他、AsH3,AsF3,
AsCl3,AsBr3,AsF5,SbH3,SbF3,SbF5,
SbCl3,SbCl5,SiH3,SiCl3,BiBr3等も第族
原子導入用の出発物質の有効なものとして挙げる
ことが出来る。 本発明において使用される支持体としては、導
電性でも電気絶縁性であつても良い。導電性支持
体としては、例えば、NiCr、ステンレス、Al,
Cr,Mo,Au,Nb,Ta,V,Ti,Pt,Pd等の
金属又はこれ等の合金が挙げられる。電気絶縁性
支持体としては、ポリエステル、ポリエチレン、
ポリカーボネート、セルローズ、アセテート、ポ
リプロピレン、ポリ塩化ビニル、ポリ塩化ビニリ
デン、ポリスチレン、ポリアミド等の合成樹脂の
フイルム又はシート、ガラス、セラミツク、紙等
が通常使用される。これ等の電気絶縁性支持体
は、好適には少なくともその一方の表面を導電処
理され、該導電処理された表面側に他の層が設け
られるのが望ましい。例えば、ガラスであれば、
その表面に、NiCr,Al,Cr,Mo,Au,Ir,
Nb,Ta,V,Ti,Pt,Pd,In2O3,SnO2,ITO
(In2O3+SnO2)等から成る薄膜を設けることに
よつて導電性が付与され、或いはポリエステルフ
イルム等の合成樹脂フイルムであれば、NiCr,
Al,Ag,Pb,Zn,Ni,Au,Cr,Mo,Ir,Nb,
Ta,V,Ti,Pt,等の金属の薄膜を真空蒸着、
電子ビーム蒸着、スパツタリング等でその表面に
設け、又は前記金属でその表面をラミネート処理
して、その表面に導電性が付与される。支持体の
形状としては、円筒状、ベルト状、板状等任意の
形状とし得、所望によつて、その形状は決定され
るが、例えば、第1図の光導電部材100を電子
写真用像形成部材として使用するのであれば連続
高速複写の場合には、無端ベルト状又は円筒状と
するのが望ましい。支持体の厚さは、所望通りの
光導電部材が形成される様に適宜決定されるが、
光導電部材として可撓性が要求される場合には、
支持体としての機能が充分発揮される範囲内であ
れば可能な限り薄くされる。而乍ら、この様な場
合支持体の製造上及び取扱い上、機械的強度等の
点から、通常は、10μ以上とされる。 次に本発明の光導電部材の製造方法の一例の概
略について説明する。 第11図に光導電部材の製造装置の一例を示
す。 図中の1102〜1106のガスボンベには、
本発明の光導電部材を形成するための原料ガスが
密封されており、その1例としてたとえば110
2は、Heで稀釈されたSiH4ガス(純度99.999%、
以下SiH4/Heと略す。)ボンベ、1103はHe
で稀釈されたGeH4ガス(純度99.999%、以下
GeH4/Heと略す。)ボンベ、1104はHeで稀
釈されたSiF4ガスボンベ、(純度99.99%、以下
SiF4/Heと略す。)1105はHeガス(純度
99.999%)ボンベ、1106はH2ガス(純度
99.999%)ボンベである。 これらのガスを反応室1101に流入させるに
はガスボンベ1102〜1106のバルブ112
2〜1126、リークバルブ1135が閉じられ
ていることを確認し、又、流入バルブ1112〜
1116、流出バルブ1117〜1121、補助
バルブ1132,1133が開かれていることを
確認して、先づメインバルブ1134を開いて反
応室1101、及び各ガラス配管内を排気する。
次に真空計1136の読みが約5×10-6torrにな
つた時点で補助バルブ1132,1133、流出
バルブ1117〜1121を閉じる。 次にシリンダー状基体1137上に第1の層領
域cを形成する場合の1例をあげると、ガスボン
ベ1102よりSiH4/Heガス、ガスボンベ11
03よりGeH4/Heガスをバルブ1122,11
23を開いて出口圧ゲージ1127,1128の
圧を1Kg/cm2に調整し、流入バルブ1112,1
113を徐々に開けて、マスフロコントローラ1
107,1108内に夫々流入させる。引き続い
