Description
本発明は、光(ここでは広義の光で、紫外光
線、可視光線、赤外光線、X線、γ線等を示す)
の様な電磁波に感受性のある電子写真用光導電部
材に関する。
固体撮像装置、或いは像形成分野における電子
写真用像形成部材や原稿読取装置における光導電
層を形成する光導電材料としては、高感度で、
SN比〔光電流(Ip)/暗電流(Id)〕が高く、照
射する電磁波のスペクトル特性にマツチングした
吸収スペクトル特性を有すること、光応答性が速
く、所望の暗抵抗値を有すること、使用時におい
て人体に対して無公害であること、更には固体撮
像装置においては、残像を所定時間内に容易に処
理することができること等の特性が要求される。
殊に、事務機としてオフイスで使用される電子写
真装置内に組込まれる電子写真用像形成部材の場
合には、上記の使用時における無公害性は重要な
点である。
この様な点に立脚して最近注目されている光導
電材料にアモルフアスシリコン(以後a―Siと表
記す)があり、例えば、独国公開第2746967号公
報、同第2855718号公報には電子写真用像形成部
材として、独国公開第2933411号公報には光電変
換読取装置への応用が記載されている。
而乍ら、従来のa―Siで構成された光導電層を
有する光導電部材は、暗抵抗値、光感度、光応答
性等の電気的、光学的、光導電的特性、及び使用
環境特性の点、更には経時的安定性及び耐久性の
点において、各々、個々には特性の向上が図られ
ているが総合的な特性向上を図る上で更に改良さ
れる余地が存するのが実情である。
例えば、電子写真用像形成部材に適用した場合
に、高光感度化、高暗抵抗化を同時に図ろうとす
ると従来においてはその使用時において残留電位
が残る場合が度々観測され、この種の光導電部材
は長時間繰返し使用し続けると、繰返し使用によ
る疲労の蓄積が起つて、残像が生ずる所謂ゴース
ト現象を発する様になる等の不都合な点が少なく
なかつた。
又、a―Si材料で光導電層を構成する場合に
は、その電気的、光導電的特性の改良を図るため
に、水素原子或いは弗素原子や塩素原子等のハロ
ゲン原子、及び電気伝導型の制御のために硼素原
子や燐原子等が或いはその他の特性改良のために
他の原子が、各々構成原子として光導電層中に含
有されるが、これ等の構成原子の含有の仕方如何
によつては、形成した層の電気的或いは光導電的
特性や耐圧性に問題が生ずる場合があつた。
即ち、例えば、形成した光導電層中に光照射に
よつて発生したフオトキヤリアの該層中での寿命
が充分でないことや暗部において、支持体側より
の電荷の注入の阻止が充分でないこと、或いは、
転写紙に転写された画像に俗に「白ヌケ」と呼ば
れる、局所的な放電破壊現象によると思われる画
像欠陥や、例えば、クリーニングに、ブレードを
用いるとその摺擦によると思われる、俗に「白ス
ジ」と云われている所謂画像欠陥が生じたりして
いた。又、多湿雰囲気中で使用したり、或いは多
湿雰囲気中に長時間放置した直後に使用すると俗
に云う画像のボケが生ずる場合が少なくなかつ
た。
更には、層厚が十数μ以上になると層形成用の
真空堆積室より取り出した後、空気中での放置時
間の経過と共に、支持体表面からの層の浮きや剥
離、或いは層に亀裂が生ずる等の現象を引起し勝
ちになる。この現象は、殊に支持体が通常、電子
写真分野に於いて使用されているドラム状支持体
の場合に多く起る等、経時的安定性の点に於いて
解決される可き点がある。
従つてa―Si材料そのものの特性改良が図られ
る一方で光導電部材を設計する際に、上記した様
な問題の総てが解決される様に工夫される必要が
ある。
本発明は上記の諸点に鑑み成されたもので、a
―Siに就て電子写真用像形成部材に使用される光
導電部材としての適用性とその応用性という観点
から総括的に鋭意研究検討を続けた結果、シリコ
ン原子を母体とし、水素原子(H)又はハロゲン原子
(X)のいずれか一方を少なくとも含有するアモ
ルフアス材料、所謂水素化アモルフアスシリコ
ン、ハロゲン化アモルフアスシリコン、或いはハ
ロゲン含有水素化アモルフアスシリコン〔以後こ
れ等の総称的表記として「a―Si(H,X)」を使
用する〕から構成される光導電層を有する光導電
部材の層構成を以後に説明される様な特定化の下
に設計されて作成された光導電部材は実用上著し
く優れた特性を示すばかりでなく、従来の光導電
部材と較べてみてもあらゆる点において凌駕して
いること、殊に電子写真用の光導電部材として著
しく優れた特性を有していることを見出した点に
基づいている。
本発明は電気的、光学的、光導電的特性が使用
環境に殆んど依存なく実質的に常時安定してお
り、耐光疲労に著しく長け、繰返し使用に際して
も劣化現象を起さず耐久性、耐湿性に優れ、残留
電位が全く又は殆んど観測されない電子写真用光
導電部材を提供することを主たる目的とする。
本発明の他の目的は、支持体上に設けられる層
と支持体との間や積層される層の各層間に於ける
密着性に優れ、構造配列的に緻密で安定的であ
り、層品質の高い電子写真用光導電部材を提供す
ることである。
本発明の他の目的は、電子写真用像形成部材と
して適用させた場合、静電像形成のための帯電処
理の際の電荷保持能力が充分であり、通常の電子
写真法が極めて有効に適用され得る優れた電子写
真特性を有する電子写真用光導電部材を提供する
ことである。
本発明の更に他の目的は、長期の使用に於いて
画像欠陥や画像のボケが全くなく、濃度が高く、
ハーフトーンが鮮明に出て且つ解像度の高い、高
品質画像を得ることが容易にできる電子写真用の
光導電部材を提供することである。
本発明の更にもう1つの目的は、高光感度性、
高SN比特性及び高耐圧性を有する電子写真用光
導電部材を提供することでもある。
本発明の電子写真用光導電部材は、電子写真用
光導電部材用の支持体と、シリコン原子を母体と
する非晶質材料で構成され、光導電性を示す第一
の非晶質層とシリコン原子と1×10-3〜
90atomic%の炭素原子と水素原子とからなる非
晶質材料で構成された第二の非晶質層とから成る
電子写真用光導電部材(以下「光導電部材」と称
する)であつて、該非晶質層が、非晶質層の全層
領域を構成し酸素原子が含有されている層厚1〜
100μの第一の層領域と、構成原子として層厚方
向に連続的な分布状態で0.01×5〜104atomic
ppmの周期律表第族に属する原子が含有され非
晶質層の一部を構成し前記支持体と接合している
層厚30Å〜5μの第二の層領域とからなり、前記
酸素原子の分布状態を前記支持体側において酸素
原子の分布濃度が10atomic%以上の高い部分を
有し該非晶質層の自由表面側において前記支持体
側に比べて可なり低くされた部分を有する層厚方
向に不均一で連続的な分布状態とした事を特徴と
する。
上記した様な層構成を取る様にして設計された
本発明の光導電部材は、前記した諸問題の総てを
解決し得、極めて優れた電気的、光学的、光導電
的特性、耐圧性及び使用環境特性を示す。
殊に、電子写真用像形成部材として適用させた
場合には、画像形成への残留電位の影響が全くな
く、その電気的特性が安定しており高感度で、高
SN比を有するものであつて、耐光疲労、繰返し
使用特性に長け、濃度が高く、ハーフトーンが鮮
明に出て、且つ解像度の高い、高品質の画像を安
定して繰返し得ることができる。
又、本発明の光導電部材は支持体上に形成され
る第一の非晶質層は、層自体が強靭であつて、
且つ支持体との密着性に著しく優れており、高速
で長時間連続的に繰返し使用することが出来る。
以下、図面に従つて、本発明の光導電部材に就
て詳細に説明する。
第1図は、本発明の第1の実施態様例の光導電
部材の層構成を説明するために模式的に示した模
式的構成図である。
第1図に示す光導電部材100は、光導電部材
用としての支持体101の上に、a―Si(H,X)
から成り、光導電性を示す第一の非晶質層10
2と、シリコン原子と水素原子と、炭素原子とを
含む非晶質材料で構成された第二の非晶質層と
106、を有する。
第一の非晶質層102は、該層の全層域を占
め、構成原子として酸素原子を含有する第一の層
領域O103、周期律表第族に属する原子(第
族原子)を含有する第二の層領域104、及
び第二の層領域104上に、酸素原子は含有し
ているが第族原子は含有されてない層領域10
5とから成る層構造を有する。
第一の層領域O103に含有される酸素原子は
該層領域103に於いて層厚方向には連続的に
分布し、その分布状態は不均一とされるが、支持
体101の表面に実質的に平行な面内では連続的
に且つ実質的に均一に分布されるのが好ましいも
のである。
第1図に示す光導電部材100は第一の非晶質
層102の表面側の部分には第族原子が含有
されない層領域105が設けてある。
第二の層領域104中に含有される第族原子
は、該層領域104に於いて層厚方向には連続的
に分布し、その分布状態は均一であり、且つ支持
体101の表面に実質的に平行な面内では連続的
に且つ実質的に均一に分布されるのが好ましいも
のである。
本発明の光導電部材に於いては、第一の層領域
Oには酸素原子の含有によつて高暗抵抗化と、第
一の非晶質層が直接設けられる支持体との間の
密着性の向上が重点的に図られている。殊に、第
1図に示す光導電部材100の様に第一の非晶質
層102が酸素原子を含有する第一の層領域O
103、第族原子を含有する第二の層領域1
04、第族原子の含有されていない層領域10
5とを有し、第一の層領域O103と第二の層領
域104とが共有する層領域を有する層構造の
場合により良好な結果が得られる。
又、本発明の光導電部材に於いては、第一の層
領域O103に含有される酸素原子の該層領域O
103に於ける層厚方向の分布状態は第1には該
第一の層領域O103の設けられる支持体101
又は他の層との密着性及び接触性を良くする為に
支持体101又は他の層との接合面側の方に分布
濃度が高くなる様にされる。第2には、上記第一
の層領域O103中に含有される酸素原子は、自
由表面107側からの光照射に対して、層領域1
05の高感度化を図る為に自由表面107側に於
いて分布濃度が次第に減少され、第二の非晶質層
106との界面に於いては分布濃度が実質的に
零となる様に第一の層領域O103中に含有され
るのが好ましいものである。第二の層領域10
4中に含有される第族原子の分布状態は、層領
域104に於いて、その層厚方向に於いては、
連続的で均一であつて且つ支持体101の表面に
平行な面内に於いても連続的で均一である。
本発明において、第一の非晶質層を構成する
第二の層領域中に含有される周期律表第族に
属する原子として使用されるのは、B(硼素)、
Al(アルミニウム)、Ga(ガリウム)、In(インジウ
ム)、Tl(タリウム)等であり、殊に好適に用い
られるのはB,Gaである。
本発明において、第二の層領域中に含有され
る第族原子の含有量としては、本発明の目的が
効果的に達成される様に所望に従つて適宜決めら
れるが、通常は0.01〜5×104atomic ppm、好ま
しくは0.5〜1×104atomic ppm、最適には1〜
5×103atomic ppmとされるのが望ましいもの
である。
第一の層領域O中に含有される酸素原子の量に
就ても形成される光導電部材に要求される特性に
応じて所望に従つて適宜決められるが、通常の場
合、0.001〜30atomic%、好ましくは、0.002〜
20atomic%、最適には0.003〜10atomic%とされ
るのが望ましいものである。
本発明の光導電部材に於いては、第一の層領域
Oには、酸素原子の含有によつて、高暗抵抗化
と、第一の非晶質層が直接設けられる支持体と
の間の密着性の向上が重点的に図られ、表面側の
部分の層領域には酸素原子を含有させずに耐圧性
の一層の向上と高感度化が重点的に図られてい
る。
殊に、第1図に示す光導電部材100の様に、
第一の非晶質層102が、酸素原子を含有する
第一の層領域O103、第族原子を含有する第
二の層領域104、第族原子の含有されてい
ない層領域105とを有し、第一の層領域O10
3と第二の層領域104とが共有する層領域を
有する層構造の場合により良好な結果が得られ
る。
本発明の光導電部材に於いては第一の非晶質層
の全層領域を構成し酸素原子の含有される第一
の層領域Oは、1つには第一の非晶質層の支持
体との密着性の向上を図る目的の為に、又、第一
の非晶質層の一部を構成し第族原子の含有さ
れる第二の層領域は、1つには、第二の非晶質
層の自由表面側より帯電処理を施された際、支
持体側より第一の非晶質層の内部に電荷が注入
されるのを防止する目的の為に夫々、支持体と第
一の非晶質層とが接合する層領域として、少な
くとも互いの一部を共有する構造で設けられる。
本発明の光導電部材に於いては、第族原子の
含有される層領域は、その設けられる目的が第
一の非晶質層と支持体間に於ける、支持体側か
ら第一の非晶質層中への電荷の注入防止を主た
るものとする場合には、第一の非晶質層の支持
体側の方に極力偏在させる必要がある。
この様な場合に於いては、第族原子の含有さ
れている層領域の層厚tBと(第1図では層領域
104の層厚)、層領域の上に設けられた、層
領域を除いた部分の層領域(第1図では層領域
105)の層厚Tとの間には、
tB/(T+tB)≦0.4
の関係が成立する様に第一の非晶質層を形成す
るのが望ましく、より好ましくは、上記した関係
式の値が0.35以下、最適には0.3以下とされるの
が望ましい。
又、第族原子の含有される層領域の層厚tB
としては、通常は30Å〜5μ、好適には40Å〜4μ、
最適には50Å〜3μとされるのが望ましいもので
ある。
他方前記層厚Tと層厚tBとの和(T+tB)とし
ては、通常は1〜100μ、好適には1〜80μ、最適
には2〜50μとされるのが望ましいものである。
本発明の光導電部材に於いては、第一の非晶質
層は、支持体側の方に偏在させて設けられる、
第族原子の含有される層領域と、該層領域
を除いた残りの部分であつて、第族原子の含有
されていない層領域とで構成されるが、該第族
原子の含有されない層領域の層厚Tは、形成され
る光導電部材に要求される特性に従つて、層設計
の際に適宜決定される。
本発明に於いて、層厚Tとしては、通常は、
0.1〜90μ、好ましくは、0.5〜80μ、最適には、1
〜70μとされるのが望ましいものである。
第2図乃至第10図には、本発明における光導
電部材の第一の非晶質層を構成する層領域O中
に含有される酸素原子の層厚方向の分布状態の典
型的例が示される。
第2図乃至第10図において、横軸は酸素原子
の含有量Cを縦軸は、酸素原子の含有されている
層領域Oの層厚tを示し、tBは支持体の界面の位
置を、tTは支持体側とは反対側の界面の位置を示
す。即ち、酸素原子の含有されている層領域O
は、tB側よりtT側に向つて層形成がなされる。
本発明においては、酸素原子の含有される層領
域Oは、主にa―Si(H,X)から成り、光導電
性を示す第一の非晶質層の全層領域を占めてい
る。
第2図には、層領域O中に含有される酸素原子
の層厚方向の分布状態の第1の典型例が示され
る。
第2図に示される例では、酸素原子の含有され
る層領域Oが形成される表面と該層領域Oの表面
とが接する界面位置tBよりt1の位置までは、酸素
原子の含有濃度CがC1なる一定の値を取り乍ら
酸素原子が形成される層領域Oに含有され、位置
t1より濃度C2より界面位置tTに到るまで徐々に連
続的に減少されている。界面位置tTにおいては酸
素原子の含有濃度CはC3とされる。
第3図に示される例においては、含有される酸
素原子の含有濃度Cは位置tBより位置tTに到るま
で濃度C4から徐々に連続的に減少して位置tTにお
いて濃度C5となる様な分布状態を形成している。
第4図の場合には、位置tBより位置t2までは酸
素原子の含有濃度CはC6と一定値とされ、位置t2
と位置tTとの間において、徐々に連続的に減少さ
れ、位置tTにおいて、含有濃度Cは実質的に零と
されている。
第5図の場合には、酸素原子は位置tBより位置
tTに到るまで、含有濃度C8より連続的に徐々に減
少され、位置tTにおいて実質的に零とされてい
る。
第6図に示す例においては、酸素原子の含有濃
度Cは、位置tBと位置t3間においては、濃度C9と
一定値であり、位置tTにおいては濃度C10とされ
る。位置t3と位置tTとの間では、含有濃度Cは一
次関数的に位置t3より位置tTに到るまで減少され
ている。
第7図に示される例においては、位置tBより位
置t4までは濃度C11の一定値を取り、位置t4より位
置tTまでは濃度C12より濃度C13まで一次関数的に
減少する分布状態とされている。
第8図に示す例においては、位置tBより位置tT
に到るまで、酸素原子の含有濃度Cは濃度C14よ
り零り到る様に一次関数的に減少している。
第9図においては、位置tBより位置t5に到るま
では酸素原子の含有濃度Cは、濃度C15より濃度
C16まで一次関数的に減少され、位置t5と位置tTと
の間においては、濃度C16の一定値とされた例が
示されている。
第10図に示される例においては、酸素原子の
含有濃度Cは位置tBにおいて濃度C17であり、位
置t6に到るまではこの濃度C17により初めはゆつ
くりと減少され、t6の位置付近においては、急激
に減少されて位置t6では濃度C18とされる。
位置t6と位置t7との間においては、初め急激に
減少されて、その後は、緩やかに徐々に減少され
て位置t7で濃度C19となり、位置t7と位置t8との間
では極めてゆつくりと徐々に減少されて位置t8に
おいて、濃度C20に至る。位置t8と位置tTの間にお
いては、濃度C20より実質的に零になる様に図に
示す如き形状の曲線に従つて減少されている。
以上、第2図乃至第10図により、層領域O中
に含有される酸素原子の層厚方向の分布状態の典
型例の幾つかを説明した様に、本発明において
は、支持体側において、酸素原子の含有濃度Cの
高い部分を有し、界面tT側においては、前記含有
濃度Cは支持体側に較べて可成り低くされた部分
を有する酸素原子の分布状態が形成された層領域
Oが非晶質層に設けられるのが好ましい。
本発明において、第一の非晶質層を構成する
酸素原子の含有される層領域Oは、上記した様に
支持体側の方に酸素原子が比較的高濃度で含有さ
れている局在領域Aを有する。
局在領域Aは、第2図乃至第10図に示す記号
を用いて説明すれば、界面位置tBより5μ以内に設
けられるのが望ましいものである。
本発明においては、上記局在領域Aは、界面位
置tBより5μ厚までの全層領域LTとされる場合もあ
るし、又、層領域LTの一部とされる場合もある。
局在領域Aを層領域LTの一部とするか又は全
部とするかは、形成される第一の非晶質層に要
求される特性に従つて適宜決められる。
局在領域Aはその中に含有される酸素原子の層
厚方向の分布状態として酸素原子の含有量分布値
(分布濃度値)の最大Cmaxが、通常は10atomic
%以上、好適には20atomic%以上、最適には
30atomic%以上とされる様な分布状態となり得
る様に層形成されるのが望ましい。
即ち、本発明の好ましい実施態様例において
は、酸素原子の含有される層領域Oは、支持体側
からの層厚で5μ以内(tBから5μ厚の層領域)に分
布濃度の最大値Cmaxが存在する様に形成され
る。
本発明において使用される支持体としては、導
電性でも電気絶縁性であつても良い。導電性支持
体としては、例えば、NiCr、ステンレス、Al,
Cr,Mo,Au,Nb,Ta,V,Ti,Pt,Pd等の
金属又はこれ等の合金が挙げられる。
電気絶縁性支持体としては、ポリエステル、ポ
リエチレン、ポリカーボネート、セルローズアセ
テート、ポリプロピレン、ポリ塩化ビニル、ポリ
塩化ビニリデン、ポリステレン、ポリアミド等の
合成樹脂のフイルム又はシート、ガラス、セラミ
ツク、紙等が通常使用される。これ等の電気絶縁
性支持体は、好適には少なくともその一方の表面
を導電処理され、該導電処理された表面側に他の
層が設けられるのが望ましい。
例えば、ガラスであれば、その表面に、NiCr,
Al,Cr,Mo,Au,Ir,Nb,Ta,V,Ti,Pt,
Pd,In2O3,SnO2,ITO(In2O3+SnO2)等から
成る薄膜を設けることによつて導電性が付与さ
れ、或いはポリエステルフイルム等の合成樹脂フ
イルムであれば、NiCr,Al,Ag,Pb,Zn,Ni,
Au,Cr,Mo,Ir,Nb,Ta,V,Ti,Pt等の金
属の薄膜を真空蒸着、電子ビーム蒸着、スパツタ
リング等でその表面に設け、又は前記金属でその
表面をラミネート処理して、その表面に導電性が
付与される。支持体の形状としては、円筒状、ベ
ルト状、板状等任意の形状とし得、所望によつ
て、その形状は決定されるが、例えば、第1図の
光導電部材100を電子写真用像形成部材として
使用するのであれば連続高速複写の場合には、無
端ベルト状又は円筒状とするのが望ましい。支持
体の厚さは、所望通りの光導電部材が形成される
様に適宜決定されるが、光導電部材として可撓性
が要求される場合には支持体としての機能が充分
発揮される範囲内であれば可能な限り薄くされ
る。而乍ら、この様な場合支持体の製造上及び取
扱い上、機械的強度等の点から、通常は10μ以上
とされる。
本発明において、a―Si(H,X)で構成され
る第一の非晶質層を形成するには例えばグロー
放電法、スパツタリング法、或いはイオンプレー
テイング法等の放電現象を利用する真空堆積法に
よつて成される。例えば、グロー放電法によつ
て、a―Si(H,X)で構成される非晶質層を形
成するには、基本的にはシリコン原子(Si)を供
給し得るSi供給用の原料ガスと共に、水素原子(H)
導入用の又は/及びハロゲン原子(X)導入用の
原料ガスを、内部が減圧にし得る堆積室内に導入
して、該堆積室内にグロー放電を生起させ、予め
所定位置に設置されてある、所定の支持体表面上
にa―Si(H,X)から成る層を形成させれば良
い。又、スパツタリング法で形成する場合には、
例えばAr,He等の不活性ガス又はこれ等のガス
をベースとした混合ガスの雰囲気中でSiで構成さ
れたターゲツトをスパツタリングする際、水素原
子(H)又は/及びハロゲン原子(X)導入用のガス
をスパツタリング用の堆積室に導入してやれば良
い。
本発明において、必要に応じて第一の非晶質層
中に含有されるハロゲン原子(X)としては、
具体的にはフツ素、塩素、臭素、ヨウ素が挙げら
れ、殊にフツ素、塩素を好適なものとして挙げる
ことが出来る。
本発明において使用されるSi供給用の原料ガス
としては、SiH4,Si2H6,Si3H8,Si4H10等のガ
ス状態の又はガス化し得る水素化硅素(シラン
類)が有効に使用されるものとして挙げられ、殊
に、層作成作業の扱い易さ、Si供給効率の良さ等
の点でSiH4,Si2H6が好ましいものとして挙げら
れる。
本発明において使用されるハロゲン原子導入用
の原料ガスとして有効なのは、多くのハロゲン化
合物が挙げられ、例えば、ハロゲンガス、ハロゲ
ン化物、ハロゲン間化合物、ハロゲンで置換され
たシラン誘導体等のガス状態の又はガス化し得る
ハロゲン化合物が好ましく挙げられる。
又、更には、シリコン原子とハロゲン原子とを
構成要素とするガス状態の又はガス化し得る、ハ
ロゲン原子を含む硅素化合物も有効なものとして
本発明においては挙げることが出来る。
本発明において好適に使用し得るハロゲン化合
物としては、具体的には、フツ素、塩素、臭素、
ヨウ素のハロゲンガス、BrF,ClF,ClF3,
BrF5,BrF3,IF3,IF7,ICl,IBr等のハロゲン
間化合物を挙げることが出来る。
ハロゲン原子を含む硅素化合物、所謂、ハロゲ
ン原子で置換されたシラン誘導体としては、具体
的には例えばSiF4,Si2F6,SiCl4,SiBr4等のハ
ロゲン化硅素が好ましいものとして挙げることが
出来る。
この様なハロゲン原子を含む硅素化合物を採用
してグロー放電法によつて本発明の特徴的な光導
電部材を形成する場合には、Siを供給し得る原料
ガスとしての水素化硅素ガスを使用しなくとも、
所定の支持体上にハロゲン原子を含むa―Siから
成る第一の非晶質層を形成する事が出来る。
グロー放電法に従つて、ハロゲン原子を含む第
一の非晶質層を形成する場合、基本的には、Si
供給用の原料ガスであるハロゲン化硅素ガスと
Ar,H2,He等のガス等を所定の混合比とガス流
量になる様にして第一の非晶質層を形成する堆
積室に導入し、グロー放電を生起してこれ等のガ
スのプラズマ雰囲気を形成することによつて、所
定の支持体上に第一の非晶質層を形成し得るも
のであるが、水素原子の導入を図る為にこれ等の
ガスに更に水素原子を含む硅素化合物のガスも所
定量混合して層形成しても良い。
又、各ガスは単独種のみでなく所定の混合比で
複数種混合して使用しても差支えないものであ
る。
反応スパツタリング法或いはイオンプレーテイ
ング法に依つてa―Si(H,X)から成る非晶質
層を形成するには、例えばスパツタリング法の場
合にはSiから成るターゲツトを使用して、これを
所定のガスプラズマ雰囲気中でスパツタリング
し、イオンプレーテイング法の場合には、多結晶
シリコン又は単結晶シリコンを蒸発源として蒸着
ボートに収容し、このシリコン蒸発源を抵抗加熱
法、或いはエレクトロンビーム法(EB法)等に
よつて加熱蒸発させ飛翔蒸発物を所定のガスプラ
ズマ雰囲気中を通過させる事で行う事が出来る。
この際、スパツタリング法、イオンプレーテイ
ング法の何れの場合にも形成される層中にハロゲ
ン原子を導入するには、前記のハロゲン化合物又
は前記のハロゲン原子を含む硅素化合物のガスを
堆積室中に導入して該ガスのプラズマ雰囲気を形
成してやれば良いものである。
又、水素原子を導入する場合には、水素原子導
入用の原料ガス、例えば、H2、或いは前記した
シラン類等のガスをスパツタリング用の堆積室中
に導入して該ガスのプラズマ雰囲気を形成してや
れば良い。
本発明においては、ハロゲン原子導入用の原料
ガスとして上記されたハロゲン化合物或いはハロ
ゲンを含む硅素化合物が有効なものとして使用さ
れるものであるが、その他に、HF,HCl,
HBr,HI等のハロゲン化水素、SiH2F2,
SiH2I2,SiH2Cl2,SiHCl3,SiH2Br2,SiHBr3等
のハロゲン置換水素化硅素、等々のガス状態の或
いはガス化し得る、水素原子を構成要素の1つと
するハロゲン化物も有効な第一の非晶質層形成
用の出発物質として挙げる事が出来る。
これ等の水素原子を含むハロゲン化物は、第一
の非晶質層形成の際に層中にハロゲン原子の導
入と同時に電気的或いは光電的特性の制御に極め
て有効な水素原子も導入されるので、本発明にお
いては好適なハロゲン原子導入用の原料として使
用される。
水素原子を第一の非晶質層中に構造的に導入
するには、上記の他にH2、或いはSiH4,Si2H6,
Si3H8,Si4H10等の水素化硅素のガスをSiを供給
する為のシリコン化合物と堆積室中に共存させて
放電を生起させる事でも行う事が出来る。
例えば、反応スパツタリング法の場合には、Si
ターゲツトを使用し、ハロゲン原子導入用のガス
及びH2ガスを必要に応じてHe,Ar等の不活性ガ
スも含めて堆積室内に導入してプラズマ雰囲気を
形成し、前記Siターゲツトをスパツタリングする
事によつて、基板上にa―Si(H,X)から成る
第一の非晶質層が形成される。
更には、不純物のドーピングも兼ねてB2H6等
のガスを導入してやることも出来る。
本発明において、形成される光導電部材の第一
の非晶質層中に含有される水素原子(H)の量又は
ハロゲン原子(X)の量又は水素原子とハロゲン
原子の量の和(H+X)は通常の場合1〜
40atomic%、好適には5〜30atomic%とされる
のが望ましい。
第一の非晶質層に含有される水素原子(H)又
は/及びハロゲン原子(X)の量を制御するに
は、例えば支持体温度又は/及び水素原子(H)、或
いはハロゲン原子(X)を含有させる為に使用さ
れる出発物質の堆積装置系内へ導入する量、放
電々力等を制御してやれば良い。
第一の非晶質層に、第族原子を含有する層
領域及び酸素原子を含有する層領域Oを設ける
には、クロー放電法や反応スパツタリング法等に
よる第一の非晶質層の形成の際に、第族原子
導入用の出発物質及び酸素原子導入用の出発物質
を夫々前記した第一の非晶質層形成用の出発物
質と共に使用して、形成される層中にその量を制
御し乍ら含有してやる事によつて成される。
第一の非晶質層を構成する、酸素原子の含有
される層領域O及び第族原子の含有される層領
域を夫々形成するのにグロー放電法を用いる場
合、各層領域形成用の原料ガスとなる出発物質と
しては、前記した第一の非晶質層形成用の出発
物質の中から所望に従つて選択されたものに、酸
素原子導入用の出発物質又は/及び第族原子導
入用の出発物質が加えられる。その様な酸素原子
導入用の出発物質又は第族原子導入用の出発物
質としては、少なくとも酸素原子或いは第族原
子を構成原子とするガス状の物質又はガス化し得
る物質をガス化したものの中の大概のものが使用
され得る。
例えば層領域Oを形成するのであれば、シリコ
ン原子(Si)を構成原子とする原料ガスと、酸素
原子Oを構成原子とする原料ガスと、必要に応じ
て水素原子(H)又は/及びハロゲン原子(X)を構
成原子とする原料ガスとを所望の混合比で混合し
て使用するか、又は、シリコン原子(Si)を構成
原子とする原料ガスと、酸素原子O及び水素原子
(H)を構成原子とする原料ガスとを、これも又所望
の混合比で混合するか、或いは、シリコン原子
(Si)を構成原子とする原料ガスと、シリコン原
子(Si)、酸素原子O及び水素原子(H)の3つを構
成原子とする原料ガスとを混混合して使用するこ
とが出来る。
又、別には、シリコン原子(Si)と水素原子(H)
とを構成原子とする原料ガスに酸素原子Oを構成
原子とする原料ガスを混合して使用しても良い。
酸素原子導入用の出発物質となるものとして具
体的には、例えば酸素(O2)、オゾン(O3)、一
酸化窒素(NO)、二酸化窒素(NO2)、一二酸化
窒素(N2O)、三二酸化窒素(N2O3)、四二酸化
窒素(N2O4)、五二酸化窒素(N2O5)、三酸化窒
素(NO3)、シリコン原子(Si)と酸素原子Oと
水素原子(H)とを構成原子とする、例えば、ジシロ
キサン(H3SiOSiH3)、トリシロキサン
(H3SiOSiH2OSiH3)等の低級シロキサン等を挙
げることが出来る。
層領域をグロー放電法を用いて形成する場合
に第族原子導入用の出発物質として、本発明に
おいて有効に使用されるのは、硼素原子導入用と
しては、B2H6,B4H10,B5H9,B5H11,B6H10,
B6H12,B6H14等の水素化硼素、BF3,BCl3,
BBr3等のハロゲン化硼素等が挙げられる。この
他、AlCl3,GaCl3,Ga(CH3)3,InCl3,TlCl3
等も挙げることが出来る。
第族原子を含有する層領域に導入される第
族原子の含有量は、堆積室中に流入される第
族原子導入用の出発物質のガス流量、ガス流量
比、放電パワー、支持体温度、堆積室内の圧力等
を制御することによつて任意に制御され得る。
スパツターリング法によつて、酸素原子を含有
する層領域Oを形成するには、単結晶又は多結晶
のSiウエーハー又はSiO2ウエーハー、又はSiと
SiO2が混合されて含有されているウエーハーを
ターゲツトとして、これ等を種々のガス雰囲気中
でスパツターリングすることによつて行えば良
い。
例えば、Siウエーハーをターゲツトとして使用
すれば、酸素原子と必要に応じて水素原子又は/
及びハロゲン原子を導入する為の原料ガスを、必
要に応じて稀釈ガスで稀釈して、スパツター用の
堆積室中に導入し、これ等のガスのガスプラズマ
を形成して前記Siウエーハーをスパツターリング
すれば良い。
又、別には、SiとSiO2とは別々のターゲツト
として、又はSiとSiO2の混合した一枚のターゲ
ツトを使用することによつて、スパツター用のガ
スとしての稀釈ガスの雰囲気中で又は少なくとも
水素原子(H)又は/及びハロゲン原子(X)を構成
原子として含有するガス雰囲気中でスパツターリ
ングすることによつて成される。酸素原子導入用
の原料ガスとしては、先述したグロー放電の例で
示した原料ガスの中の酸素原子導入用の原料ガス
が、スパツターリングの場合にも有効なガスとし
て使用され得る。
本発明に於いて、非晶質層をグロー放電法で形
成する際に使用される稀釈ガス、或いはスパツタ
ーリング法で形成される際に使用されるスパツタ
ーリング用のガスとしては、所謂稀ガス、例えば
He,Ne,Ar等が好適なものとして挙げること
が出来る。
本発明の光導電部材に於いては、第一の非晶質
層上に設けられる第二の非晶質層は、シリコ
ン原子と炭素原子と水素原子とで構成される非晶
質材料〔a−(SixC1-x)yH1-y、但し0<x,y<
1〕で形成されるので非晶質層を構成する第一
の非晶質層と第二の非晶質層とを形成する非
晶質材料の各々がシリコン原子という共通の構成
要素を有しているので、積層界面に於いて化学的
な安定性の確保が充分成されている。
a−(SixC1-x)yH1-yで構成される第二の非晶質
層の形成はグロー放電法、スパツターリング
法、イオンインプランテーシヨン法、イオンプレ
ーテイング法、エレクトロンビーム法等によつて
成される。これ等の製造法は、製造条件、設備資
本投下の負荷程度、製造規模、作製される光導電
部材に所望される特性等の要因によつて適宜選択
されて採用されるが、所望する特性を有する光導
電部材を製造する為の作製条件の制御が比較的容
易である、シリコン原子と共に炭素原子及び水素
原子を作製する第二の非晶質層中に導入するこ
とが容易に行える等の利点からグロー放電法或い
はスパツターリング法が好適に採用される。
更に、本発明に於いては、グロー放電法とスパ
ツターリング法とを同一装置系内で併用して第二
の非晶質層を形成しても良い。
グロー放電法によつて第二の非晶質層を形成
するには、a−(SixC1-x)yH1-y形成用の原料ガス
を、必要に応じて稀釈ガスと所定量の混合比で混
合して、支持体の設置してある真空堆積用の堆積
室に導入し、導入されたガスをグロー放電を生起
させることでガスプラズマ化して前記支持体上に
既に形成されてある第一の非晶質層上にa−
(SixC1-x)yH1-yを堆積させれば良い。
本発明に於いてa−(SixC1-x)yH1-y形成用の原
料ガスとしては、Si,C,Hの中の少なくとも1
つを構成原子とするガス状の物質又はガス化し得
る物質をガス化したものの中の大概のものが使用
され得る。
Si,C,Hの中の1つとしてSiを構成原子とす
る原料ガスを使用する場合は例えばSiを構成原子
とする原料ガスと、Cを構成原子とする原料ガス
と、Hを構成原子とする原料ガスとを所望の混合
比で混合して使用するか、又は、Siを構成原子と
する原料ガスと、C及びHを構成原子とする原料
ガスとを、これも又所望の混合比で混合するか、
或いは、Siを構成原子とする原料ガスと、Si,C
及びHの3つを構成原子とする原料ガスとを混合
して使用することが出来る。
又、別には、SiとHとを構成原子とする原料ガ
スにCを構成原子とする原料ガスを混合して使用
しても良い。
本発明に於いて、第二の非晶質層形成用の原
料ガスとして有効に使用されるのは、SiとHとを
構成原子とするSi2H6,Si3H8,SiH4,Si4H10等
のシラン(Silane)類等の水素化硅素ガス、Cと
Hとを構成原子とする、例えば炭素数1〜4の飽
和炭化水素、炭素数2〜4のエチレン系炭化水
素、炭素数2〜3のアセチレン系炭化水素等が挙
げられる。
具体的には、飽和炭化水素としては、メタン
(CH4)、エタン(C2H6)、プロパン(CH8)、n
―ブタン(n―C4H10)、ペンタン(C5H12)、エ
チレン系炭化水素としては、エチレン(C2H4)、
プロピレン(C3H6)、ブテン―1(C4H8)、ブテ
ン―2(C4H8)、イソブチレン(C4H8)、ペンテ
ン(C5H10)、アセチレン系炭化水素としては、
アセチレン(C2H2)、メチルアセチレン
(C3H4)、ブチン(C4H6)等が挙げられる。
SiとCとHとを構成原子とする原料ガスとして
は、Si(CH3)4,Si(C2H5)4等のケイ化アルキルを
挙げることが出来る。これ等の原料ガスの他、H
導入用の原料ガスとしては勿論H2も有効なもの
として使用される。
スパツターリング法によつて第二の非晶質層
を形成するには、単結晶又は多結晶のSiウエーハ
ー又はCウエーハー又はSiとCが混合されて含有
されているウエーハーをターゲツトとして、これ
等を種々のガス雰囲気中でスパツターリングする
ことによつて行えば良い。
例えば、Siウエーハーをターゲツトとして使用
すれば、CとHを導入する為の原料ガスを、必要
に応じて稀釈ガスで稀釈して、スパツター用の堆
積室中に導入し、これ等のガスのガスプラズマを
形成して前記Siウエーハーをスパツターリングす
れば良い。
又、別には、SiとCとは別々のターゲツトとし
て、又はSiとCの混合した一枚のターゲツトを使
用することによつて、少なくとも水素原子を含有
するガス雰囲気中でスパツターリングすることに
よつて成される。
C又はH導入用の原料ガスとしては、先述した
グロー放電の例で示した原料ガスが、スパツター
リングの場合にも有効なガスとして使用され得
る。
本発明に於いて、第二の非晶質層をグロー放
電法又はスパツターリング法で形成する際に使用
される稀釈ガスとしては、所謂・希ガス、例えば
He,Ne,Ar等が好適なものとして挙げること
ができる。
本発明に於ける第二の非晶質層は、その要求
される特性が所望通りに与えられる様に注意深く
形成される。
即ち、Si,C,及びHを構成原子とする物質は
その作成条件によつて構造的には結晶からアモル
フアスまでの形態を取り、電気物性的には導電性
から半導体性、絶縁性までの間の性質を、又光導
電的性質から非光導電的性質までの間の性質を、
各々示すので、本発明に於いては、目的に応じた
所望の特性を有するa−SixC1-xが形成される様
に、所望に従つてその作成条件の選択が厳密に成
される。
例えば、第二の非晶質層を耐圧性の向上を主
な目的として設けるには、a−(SixC1-x)yH1-yは
使用条件下に於いて電気絶縁性的挙動の顕著な非
晶質材料として作成される。
又、連続繰返し使用特性や使用環境特性の向上
を主たる目的として第二の非晶質層が設けられ
る場合には、上記の電気絶縁性の度合はある程度
緩和され、照射される光に対してある程度の感度
を有する非晶質材料としてa−(SixC1-x)yH1-yが
作成される。
第一の非晶質層の表面にa−(SixC1-x)yH1-y
から成る第二の非晶質層を形成する際、層形成
中の支持体温度は、形成される層の構造及び特性
を左右する重要な因子であつて、本発明に於いて
は、目的とする特性を有するa−(SixC1-x)yH1-y
が所望通りに作成され得る様に層作成時の支持体
温度が厳密に制御されるのが望ましい。
本発明に於ける目的が効果的に達成される為の
第二の非晶質層を形成する際の支持体温度とし
ては第二の非晶質層の形成法に併せて適宜最適
範囲が選択されて、第二の非晶質層の形成が実
行されるが、通常の場合、100℃〜300℃、好適に
は150℃〜250℃とされるのが望ましいものであ
る。第二の非晶質層の形成には、層を構成する
原子の組成比の微妙な制御や層厚の制御が他の方
法に較べて比較的容易である事等の為に、グロー
放電法やスパツターリング法の採用が有利である
が、これ等の層形成法で第二の非晶質層を形成
する場合には、前記の支持体温度と同様に層形成
の際の放電パワー、ガス圧が作成されるa−(Six
C1-x)yH1-yの特性を左右する重要な因子の1つで
ある。
本発明に於ける目的が達成される為の特性を有
するa−(SixC1-x)yH1-yが生産性良く効果的に作
成される為の放電パワー条件としては、通常、10
〜300W、好適には20〜200Wとされるのが望まし
い。堆積室内のガス圧は通常0.01〜1Torr、好適
には0.1〜0.5Torr程度とされるのが望ましい。
本発明に於いては、第二の非晶質層を作成す
る為の支持体温度、放電パワーの望ましい数値範
囲として前記した範囲の値が挙げられるが、これ
等の層作成フアクターは、独立的に別々に決めら
れるものではなく、所望特性のa−(SixC1-x)y
H1-yから成る第二の非晶質層が形成される様
に相互的有機的関連性に基づいて、各層作成フア
クターの最適値が決められるのが望ましい。
本発明の光導電部材に於ける第二の非晶質層
に含有される炭素原子及び水素原子の量は、第二
の非晶質層の作製条件と同様、本発明の目的を
達成する所望の特性が得られる第二の非晶質層
が形成される重要な因子である。
本発明に於ける第二の非晶質層に含有される
炭素原子の量は通常は1×10-3〜90atomic%と
され、好ましくは1〜90atomic%、最適には10
〜80atomic%とされるのが望ましいものである。
水素原子の含有量としては、通常の場合1〜
40atomic%、好ましくは2〜35atomic%、最適
には5〜30atomic%とされるのが望ましく、こ
れ等の範囲に水素含有量がある場合に形成される
光導電部材は、実際面に於いて優れたものとして
充分適用させ得るものである。
即ち、先のa−(SixC1-x)yH1-yの表示で行えば
xとしては、通常は0.1≦x≦0.99999、好適には
0.1≦x≦0.99、最適には0.15≦x≦0.9、yとし
ては、通常0.6≦y≦0.99、好適には0.65≦y≦
0.98、最適には0.7≦y≦0.95であるのが望まし
い。
本発明に於ける第二の非晶質層の層厚の数値
範囲は、本発明の目的を効果的に達成する為の重
要な因子の1つである。
本発明に於ける第二の非晶質層の層厚の数値
範囲は、本発明の目的を効果的に達成する様に所
期の目的に応じて適宜所望に従つて決められる。
又、第二の非晶質層の層厚は、該層中に含
有される炭素原子や水素原子の量、第一の非晶質
層の層厚等との関係に於いても、各々の層領域
に要求される特性に応じた有機的な関連性の下に
所望に従つて適宜決定される必要がある。更に加
え得るに、生産性や量産性を加味した経済性の点
に於いても考慮されるのが望ましい。
本発明に於ける第二の非晶質層の層厚として
は、通常0.003〜30μ、好適には0.004〜20μ、最適
には0.005〜10μとされるのが望ましいものであ
る。
本発明に於いて使用される支持体としては、導
電性でも電気絶縁性であつても良い。導電性支持
体としては、例えば、NiCr、ステンレス、Al,
Cr,Mo,Au,Nb,Ta,V,Ti,Pt,Pd等の
金属又はこれ等の合金が挙げられる。
電気絶縁性支持体としては、ポリエステル、ポ
リエチレン、ポリカーボネート、セルローズ、ア
セテート、ポリプロピレン、ポリ塩化ビニル、ポ
リ塩化ビニリデン、ポリスチレン、ポリアミド等
の合成樹脂のフイルム又はシート、ガラス、セラ
ミツク、紙等が通常使用される。これ等の電気絶
縁性支持体は、好適には少なくともその一方の表
面の導電処理され、該導電処理された表面側に他
の層が設けられるのが望ましい。
例えば、ガラスであれば、その表面に、NiCr,
Al,Cr,Mo,Au,Ir,Nb,Ta,V,Ti,Pt,
Pd,In2O3,SnO2,ITO(In2O3+SnO2)等から
成る薄膜を設けることによつて導電性が付与さ
れ、或いはポリエステルフイルム等の合成樹脂フ
イルムであれば、NiCr,Al,Ag,Pb,Zn,Ni,
Au,Cr,Mo,Ir,Nb,Ta,V,Ti,Pt等の金
属の薄膜を真空蒸着、電子ビーム蒸着、スパツタ
ーリング等でその表面に設け、又は前記金属でそ
の表面をラミネート処理して、その表面に導電性
が付与される。支持体の形状としては、円筒状、
ベルト状、板状等任意の形状とし得、所望によつ
て、その形状は決定されるが、例えば、第1図の
光導電部材100を電子写真用像形成部材として
使用するのであれば連続高速複写の場合には、無
端ベルト状又は円筒状とするのが望ましい。支持
体の厚さは、所望通りの光導電部材が形成される
様に適宜決定されるが、光導電部材として可撓性
が要求される場合には、支持体としての機能が充
分発揮される範囲内であれば可能な限り薄くされ
る。而乍ら、この様な場合支持体の製造上及び取
扱い上、機械的強度等の点から、通常は、10μ以
上とされる。
次に本発明の光導電部材の製造方法の一例の概
略について説明する。
第11図に光導電部材の製造装置の一例を示
す。
図中の1102,1103,1104のガスボ
ンベには、本発明の夫々の層を形成するための原
料ガスが密封されており、その1例としてたとえ
ば1102は、Heで稀釈されたSiH4ガス(純度
99.999%、以下SiH4/Heと略す。)ボンベ、11
03はHeで稀釈されたB2H6ガス(純度99.999

ら成る電子写真用光導電部材であつて、該非晶質
層が、非晶質層の全層領域を構成し酸素原子が含
有されている層厚1〜100μの第一の層領域と、
構成原子として層厚方向に連続的な分布状態で
0.01〜5×104atomic ppmの周期律表第族に属
する原子が含有され非晶質層の一部を構成し前記
支持体と接合している層厚30Å〜5μの第二の層
領域とからなり、前記酸素原子の分布状態を前記
支持体側において酸素原子の分布濃度が
10atomic%以上の高い部分を有し該非晶質層の
自由表面側において前記支持体側に比べて可なり
低くされた部分を有する層厚方向に不均一で連続
的な分布状態とした事を特徴とする電子写真用光
