Description

【発明の詳細な説明】[Detailed description of the invention]

本発明は、電子回路用炭化珪素質基板およびそ
の製造方法に係り、特に本発明は、スルーホール
を有する炭化珪素質基板のスルーホール内および
基板表面に極めて安定した電気絶縁性が付与され
てなる集積回路用あるいはICパツケージ用炭化
珪素質基板およびその製造方法に関するものであ
る。 最近、電子工業技術の発達に伴つて、半導体等
の電子部品材料は小型化あるいは高集積化が進め
られている。そのため、電子部品の高集積化に伴
つて集積回路内における発熱量が増加し、基板の
放熱性が重要な問題となつている。ところで、従
来電子工業用の基板としては種々のものが知ら
れ、実用化されており、特に高い信頼性を要求さ
れる用途に対しては、アルミナ焼結体あるいはガ
ラス等が使用されている。しかしながら、前述の
如き従来使用されている基板は熱伝導率が低く放
熱性に劣るために蓄熱による問題を解決すること
が困難であり、電子部品の高集積化を進める上で
極めて大きな障害となつている。 前記問題を解決する材料としては従来よりベリ
リアあるいはホーロー等の材料が検討されてい
る。しかしながら、前者のベリリアはそのベリリ
アの有する毒性のために製造および取扱いが困難
である欠点を有し、一方後者のホーローは金属板
を基材とするため熱膨張率が大きく、またフリツ
トがドグボーン構造になり易く、さらに印刷して
からの切断が困難であるばかりでなく、ホーロー
にクラツクがはいるのでレーザートリミングがで
きない欠点があつた。 上述の如く、従来知られた基板はいずれも種々
の欠点を有していた。 そこで本発明者らは前記諸欠点を解決すること
のできる基板、すなわち高い熱伝導率を有し、高
集積回路用基板あるいはICパツケージ用基板と
して極めて優れた特性を有する基板を提供すべく
種々検討した結果、従来、基板として広く使用さ
れているアルミナ焼結体基板(以下アルミナ焼結
体基板を単にアルミナ基板と称す)と比較して炭
化珪素焼結体は高い熱伝導率、高い耐熱衝撃性お
よび常温と熱間のいずれにおいても高い強度を有
しており、しかもアルミナ基板は熱膨張率が通常
集積回路として使用されるシリコンチツプの熱膨
張率と大きく異なるため直接アルミナ基板上にシ
リコンチツプを接着して使用することが困難であ
るのに対し、炭化珪素焼結体の熱膨張率は前記シ
リコンチツプとほぼ同じであり、炭化珪素焼結体
は直接基板表面にシリコンチツプを接着できる有
利さを有していることに想到した。しかしなが
ら、炭化珪素焼結体は電気絶縁性をもたないこと
から現在まで基板として使用されるに至つていな
い。 上述の如き観点に基づき、本発明者らは炭化珪
素焼結体を基板として適用すべく、炭化珪素焼結
体に電気絶縁性を付与する方法について種々研究
し、先に特願昭56−209991号により「炭化珪素質
基板およびその製造方法」、特願昭56−209992号
により「炭化珪素質基板およびその製造方法」お
よび昭和57年3月29日付で「炭化珪素質基板およ
びその製造方法」に係る発明を特許出願した。 ところで、集積回路用基板やICパツケージ用
基板は一般に多層化を目的としてスルーホールが
設けられている。しかしながら、前記スルーホー
ルの孔径は通常極めて微小であり、スルーホール
を有する炭化珪素質基板においては、酸化処理時
におけるスルーホール内への酸素の拡散が不充分
になり易いばかりでなく、スルーホールの内側に
アルミニウム含有物やコーテイング剤組成物を均
一に塗布することが困難で、スルーホール内にお
ける絶縁性被膜の厚さが不均一になり、孔径が不
揃いになつたり、著しい場合には閉塞したりする
ため、スルーホールの内側に均一で信頼性の高い
絶縁性被膜を形成することが極めて困難である欠
点を有しており、また炭化珪素質基板は一般に使
用されているアルミナ基板等に比較して誘電率が
極めて高く信号伝搬速度が遅くなるため、実用化
が極めて困難である欠点を有していた。 そこで、本発明者らは前記炭化珪素質基板のス
ルーホール内における絶縁抵抗性および信頼性を
向上させるべく研究を行ない、さらに誘電率等に
ついて研究を重ねた結果、スルーホール内に筒状
絶縁体を嵌装し、前記絶縁体の端部を基板上に形
成させた絶縁性被膜層と隙間なく密着せしめるこ
とによつて、スルーホール内および基板表面に極
めて安定した電気絶縁性を付与することができ、
しかもスルーホール間の静電容量を著しく低下さ
せることのできる驚くべき効果を有することを新
規に知見し、本発明を完成した。 本発明は、スルーホールを有する炭化珪素質基
板のスルーホール内および基板表面に極めて安定
した電気絶縁性を付与し、かつスルーホール間の
静電容量を著しく低下させた電子回路用炭化珪素
質基板を提供することを目的とするものである。 本発明によれば、スルーホール内に嵌装された
筒状絶縁体を有し、前記絶縁体の端部は基板上の
絶縁性被膜層と密着していることを特徴とする炭
化珪素質基板およびその製造方法によつて前記目
的を達成することができる。 次に本発明を詳細に説明する。 本発明によれば、スルーホール内に嵌装された
筒状絶縁体を有し、前記絶縁体の端部は基板上の
絶縁性被膜層と密着していることが必要である。
スルーホール内に嵌装された筒状絶縁体を有する
ことが必要な理由は、先にも述べた如く、スルー
ホールの内側に絶縁性被膜層を形成させることは
極めて困難であるが、あらかじめ筒状に形成され
た絶縁体をスルーホール内に嵌装することによ
り、容易にスルーホール内を絶縁化することがで
き、しかもスルーホール間の静電容量を著しく低
下させることができるからであり、その他に均一
な孔径のスルーホールとなすことができる利点を
も有するからである。また前記絶縁体の端部が基
板上の絶縁性被膜層と密着していることが必要で
ある理由は、前記スルーホール内には通常メツキ
法によつて導体が配線されたり、リード等の導体
が挿入され、その端部が例えばハンダ付けによつ
て基板上の配線と接続されたりするが、前記筒状
絶縁体の端部が基板上の絶縁性被膜層と隙間なく
密着していないと、前記筒状絶縁体と基板上の絶
縁性被膜層の間隙に導体が侵入して絶縁不良を生
起するからである。 本発明によれば、前記筒状絶縁体は前記特許請
求の範囲記載の(イ)、(ロ)、(ハ)、(ニ)群より選ばれる

ずれか少なくとも1種であることが好ましい。そ
の理由は前記(イ)、(ロ)、(ハ)、(ニ)群のいずれも絶縁

抗が大きくしかも誘電特性が小さくスルーホール
間の静電容量を低下させることのできる電気特性
を有しているからであり、特に前記(イ)群の磁器は
機械的特性、熱的特性および耐薬品安定性に優
れ、(ロ)群のガラスは成形性および基板上の絶縁性
被膜層との密着性に優れ、(ハ)群は機械的特性、熱
的特性、耐薬品安定性および耐熱衝撃性に優れ、
(ニ)群の樹脂は比較的耐熱性に優れている。なお、
前記(イ)群の磁器としては例えばアルミナ磁器、フ
オルステライト磁器、ステアタイト磁器、ジルコ
ン磁器、コージエライト磁器、ムライト磁器、ス
ピネル磁器を使用することが有利である。 本発明によれば、前記筒状絶縁体は0.01〜2mm
の範囲内の肉厚を有することが有利である。その
理由は肉厚が0.01mmより薄いと機械的強度が弱く
スルーホール内に嵌装し難いばかりでなく、また
電気絶縁性の信頼性が低下するからであり、一方
2mmより厚いとスルーホールの孔径を大きくしな
ければならず、単位面積当りのスルーホール数が
少なくなるからである。 本発明によれば、炭化珪素質基板上の絶縁性被
膜層は前記特許請求の範囲記載の被膜層(ホ)と、前
記被膜層(ホ)上に溶着された前記特許請求の範囲記
載の溶着層(ヘ)とからなるものであることが好まし
い。その理由は、前記被膜層(ホ)は炭化珪素質基板
表面を酸化処理することによつて形成される二酸
化珪素を主成分とするものであり、前記溶着層(ヘ)
を構成する酸化物との濡れ性が極めて良好でピン
ホール等の欠陥の少ない溶着層(ヘ)を形成すること
ができ、しかも前記被膜層(ホ)は炭化珪素質基板と
入り組んだ遷移層を有しており、さらにこの被膜
層(ホ)と溶着層(ヘ)とが共融層を形成し、一体化する
ため、炭化珪素質基板との密着性が極めて良好な
絶縁性被膜層を形成することができるからであ
る。 本発明によれば、前記被膜層(ホ)の膜厚は0.01〜
25μmの範囲であることが有利である。その理由
は前記膜厚が0.01μmより薄いと前記被膜層(ホ)上
に溶着される溶着層(ヘ)との接合性をそれ程向上さ
せることができないばかりでなく、入り組んだ遷
移層の形成が不充分であるため、絶縁性被膜層の
密着性をそれ程改善することができず、一方25μ
mより厚い被膜層(ホ)は形成せしめるのに極めて長
時間を要し、効率的でないからであり、なかでも
0.1〜10μmの範囲内で最適な結果が得られる。 本発明によれば、前記被膜層(ホ)は比較的厚い膜
厚で安定した絶縁性が要求されるような場合には
酸化アルミニウムを含有することが有利である。
その理由は酸化アルミニウムは前記被膜層(ホ)が形
成される際のクリストバライト化を防止して極め
て緻密な被膜層(ホ)となすことができるからであ
る。 また、本発明によれば、0.1μmよりも厚い膜厚
の被膜層(ホ)が要求される場合には、前記被膜層(ホ)
に含有される酸化アルミニウムと二酸化珪素の
Al2O3/SiO2モル比が0.024〜1.8の範囲内である
ことが有利である。その理由は前記Al2O3/SiO2
モル比が0.024より小さいと炭化珪素の酸化によ
つて生成する二酸化珪素がクリストバライト結晶
を生成するため均一で緻密な被膜層(ホ)を形成する
ことが困難であり、一方1.8より大きいと被膜層
(ホ)の融点が高く、被膜層(ホ)を形成するために極め
て高温に加熱する必要があるばかりでなく、炭化
珪素質基板の酸化が不均一になるため均一な厚さ
で緻密な被膜層(ホ)となすことが困難であるからで
あり、なかでも0.05〜1.0の範囲内で最も好適な
結果が得られる。 本発明によれば、前記溶着層(ヘ)はアルミニウ
ム、珪素、リン、ホウ素、ゲルマニウム、ヒ素、
アンチモン、ビスマス、バナジウム、亜鉛、カド
ミウム、鉛、ナトリウム、カリウム、リチウム、
カルシウム、マグネシウム、バリウム、ストロン
チウムより選ばれるいずれか少なくとも2種の酸
化物を主成分とするものである。 本発明によれば、前記溶着層(ヘ)の厚さは1〜
80μmの範囲内であることが好ましい。その理由
は前記溶着層(ヘ)の厚さが1μmより薄いと前記炭
化珪素質基板の絶縁性をそれ程安定して得ること
ができず、一方80μmより厚いと被膜層(ホ)を含め
た絶縁性被膜が著しく厚くなり、絶縁性被膜と炭
化珪素との熱膨張率の差による影響が顕著にな
り、絶縁性被膜が剥離し易くなるばかりでなく、
熱伝導性が著しく劣化するため本発明の目的とす
る高い熱伝導性を有する基板となすことが困難に
なるからであり、前記溶着層(ヘ)の厚さは3〜50μ
mの範囲であることが最適である。 本発明によれば、前記基板の厚さは0.1〜30mm
の範囲内であることが好ましい。その理由は基板
の厚さは電子部品の小型化を進めたり、放熱性を
向上せしめる上でなるべく薄いことが好ましいが
その厚さが0.1mmより薄いと、基板自体の強度が
弱くなり基板として使用することが困難であり、
また30mmより厚いと電子部品の小型化が困難であ
るばかりでなく、基板に要する費用が高くなるた
め不経済であるからである。 次に本発明のスルーホールを有する炭化珪素質
基板の電気的特性について説明する。 日本工業規格(JIS−C−5012−7.3)に基づい
て測定される炭化珪素焼結体の電気抵抗値は通常
印加電圧が25Vの場合で約105Ω以下と低く、基
板として適用し難いが、本発明の炭化珪素質基板
の絶縁性被膜層の部分における絶縁抵抗値は印加
電圧が25Vの場合で3×109Ω以上、印加電圧が
100Vの場合で1×109〜8×1013Ωであり、さら
に日本工業規格(JIS−C−2110−8.3)に基づい
て測定される耐電圧は約0.35KV以上である。 次に、本発明の炭化珪素質基板の製造方法につ
いて説明する。 本発明の第1発明の方法によれば、炭化珪素質
基板表面を酸化処理して前記被膜層(ホ)を形成し、
次いで前記溶着層(ヘ)を前記被膜層(ホ)上および前記
炭化珪素質基板のスルーホール内に嵌装された前
記(イ)、(ロ)、(ハ)群より選ばれるいずれか少なくとも
1種の筒状絶縁体と溶着せしめる方法、あるいは
第2発明の方法によれば、炭化珪素質基板表面を
酸化処理して前記被膜層(ホ)を形成し、次いで前記
溶着層(ヘ)を前記被膜層(ホ)上に溶着せしめ、さらに
前記炭化珪素質基板のスルーホール内に前記(ニ)群
より選ばれるいずれか少なくとも1種の筒状絶縁
体を嵌装し、前記被膜層(ホ)および溶着層(ヘ)よりな
る絶縁性被膜層と密着せしめる方法の少なくとも
いずれかによつて本発明の炭化珪素質基板が製造
される。 本発明によれば、炭化珪素質基板表面を酸化処
理して被膜層(ホ)を形成することが必要である。そ
の理由は炭化珪素質基板表面を酸化処理して被膜
層(ホ)を形成することによつて、前記溶着層(ヘ)を構
成する酸化物との濡れ性が著しく改善され、ピン
ホール等の欠陥のない極めて均一な絶縁性被膜層
を得ることができるからであり、しかも前記被膜
層(ホ)は炭化珪素質基板と入り組んだ遷移層を有
し、さらにこの被膜層(ホ)と溶着層(ヘ)を構成する酸
化物とが一体化するため、炭化珪素質基板との密
着性が極めて良好な絶縁性被膜層を形成すること
ができるからである。 前記炭化珪素質基板を酸化処理して被膜層(ホ)を
形成することによつて、炭化珪素質基板と絶縁性
被膜層との密着性が著しく改善される機構は、前
記酸化処理によつて炭化珪素質基板表面に付着し
ている不純物例えば遊離炭素が除去されて炭化珪
素質基板と絶縁性被膜層との間に異物層がなくな
ることおよび前記酸化処理によつて炭化珪素質基
板表面がミクロ的に粗化された状態となり、絶縁
性被膜層との接合面積を著しく増大させることが
でき、絶縁性被膜層と炭化珪素質焼結体とが入り
組んだ遷移層によつて結合されることによるもの
と推察される。 本発明において、酸化アルミニウムを含有する
被膜層(ホ)を形成する場合には、炭化珪素質基板の
表面にアルミニウム含有物を塗布した後、酸化性
雰囲気中で加熱して炭化珪素質基板表面を酸化処
理せしめることが有利である。 前記アルミニウム含有物は、前記被膜層(ホ)が形
成される際の酸化性雰囲気中でアルミニウムを酸
化物の状態で供給できるものであり、例えばアル
ミナゾル、金属アルミニウム、アルミニウム含有
合金、酸化アルミニウム、水酸化アルミニウム、
アルミン酸塩、アルミノ珪酸塩、リン酸アルミニ
ウム、酢酸アルミニウムより選ばれるいずれか少
なくとも1種を使用することが好ましく、特にア
ルミナゾルは前記被膜層(ホ)が形成される際に極め
て微細で反応性の高い酸化アルミニウムを供給す
ることができるため最も好適である。前記アルミ
ニウム含有物の塗布量は目的とする被膜層(ホ)の膜
厚と酸化アルミニウムと二酸化珪素のAl2O3
SiO2モル比によつて決まり、0.1μmよりも厚い膜
厚でAl2O3/SiO2モル比が0.024〜1.8の被膜層(ホ)
を得るためにはAl2O3換算で0.001〜2.9mg/cm2
範囲内とすることが適当であり、なかでも0.003
〜1.2mg/cm2の範囲内が最も好適である。 本発明によれば、前記炭化珪素質基板を酸化性
雰囲気中で750〜1650℃の範囲内の温度に加熱し
て酸化処理することが好ましく、少なくとも10分
間前記範囲内の温度に加熱することが有利であ
る。その理由は、前記加熱温度が750℃より低い
と酸化速度が遅く効率的に被膜層(ホ)を生成せしめ
ることが困難であり、一方1650℃より高いと酸化
速度が著しく速く被膜層(ホ)を目的とする膜厚に制
御することが困難であるばかりでなく炭化珪素の
酸化によつて生ずるCOガス等によつて被膜層(ホ)
と炭化珪素質基板の間に気泡が生成するため、密
着性が劣化するからである。また少なくとも10分
間前記範囲内の温度に加熱することが有利である
理由は、加熱時間が10分間より短かいと目的とす
る膜厚の被膜層(ホ)を得ることが困難であるからで
ある。なお、前記加熱温度は900〜1450℃の範囲
内で最もよい結果を得ることができる。 本発明によれば、前記酸化性雰囲気中に水蒸気
を含有させることが有利である。その理由は、前
記雰囲気中に水蒸気を含有させることによつて炭
化珪素質基板表面の酸化を促進することができ、
比較的低温でも効率的に被膜層(ホ)を形成すること
ができるからである。 本発明によれば、比較的厚い膜厚を有する被膜
層(ホ)を短時間のうちに形成させることが要求され
るような場合には前記炭化珪素質基板表面に珪素
含有物を塗布することが有利である。前詰珪素含
有物は前記被膜層(ホ)が形成される際の酸化性雰囲
気中で珪素を酸化物の状態で供給できるものであ
り、例えばシリカゾル、金属珪素、珪素含有合
金、二酸化珪素、一酸化珪素、各種珪酸塩より選
ばれるいずれか少なくとも1種を使用することが
できる。 本発明によれば、前記被膜層(ホ)中に含有される
二酸化珪素のうち少なくとも30重量%は炭化珪素
の酸化によつて生成する二酸化珪素であることが
有利である。その理由は前記炭化珪素の酸化によ
つて生成する二酸化珪素の量が30重量%より少な
いと、炭化珪素質基板との入り組んだ遷移層の生
成が不充分となるため密着性が劣化するからであ
る。 本発明によれば、前記被膜層(ホ)の融点を降下さ
せて共融化を促進し、炭化珪素質基板との密着性
を向上させるために融点降下剤を塗布することが
できる。前記融点降下剤としてはアルカリ金属含
有物あるいはアルカリ土類金属含有物のいずれか
少なくとも1種を使用することができる。前記ア
ルカリ金属含有物およびアルカリ土類金属含有物
は前記被膜層(ホ)が形成される際の酸化性雰囲気中
でアルカリ金属あるいはアルカリ土類金属を酸化
物の状態で供給できるものであり、例えばリチウ
ム、ナトリウム、カリウム、ベリリウム、マグネ
シウム、カルシウムより選ばれるいずれか少なく
とも1種の元素あるいはその化合物を使用するこ
とができる。なお前記融点降下剤より生成する酸
化物は前記被膜層(ホ)の電気絶縁性を劣化させるた
め、その被膜層(ホ)中における含有量は酸化物モル
量に換算して60%以下とすることが好ましく、特
に高い絶縁性が要求される場合には30%以下とす
ることが好適である。 本発明によれば、前記被膜層(ホ)はリン、ホウ
素、ゲルマニウム、ヒ素、アンチモン、ビスマ
ス、バナジウム、亜鉛、カドミウムあるいは鉛等
の酸化物を含有することもできる。 本発明の第1発明の方法によれば、前述の如き
方法で形成された前記被膜層(ホ)上に前記(ト)群より
選ばれる元素あるいはそれらの化合物のいずれか
少なくとも2種を含有するコーテイング剤組成物
を塗布した後、加熱することにより、前記溶着層
(ヘ)を前記被膜層(ホ)および前記炭化珪素質基板のス
ルーホール内に装入された前記(イ)、(ロ)、(ハ)群より
選ばれるいずれか少なくとも1種の筒状絶縁体と
溶着せしめることにより、前記スルーホール内に
嵌装された筒状絶縁体と基板上の絶縁性被膜層と
を相互に隙間なく密着させることができ、極めて
信頼性の高い絶縁性被膜層および絶縁性に優れた
スルーホールを有する炭化珪素質基板となすこと
ができる。 また、本発明の第2発明の方法によれば、前記
第1発明の方法と同様にコーテイング剤組成物を
塗布した後、加熱することにより、前記溶着層(ヘ)
を前記被膜層(ホ)に溶着せしめ、さらに前記炭化珪
素質基板のスルーホール内に前記(ニ)群より選ばれ
るいずれか少なくとも1種の筒状絶縁体を嵌装
し、前記被膜層(ホ)および溶着層(ヘ)よりなる絶縁性
被膜層と密着せしめることにより、前記基板上の
絶縁性被膜層に隙間なく密着させることができ、
極めて信頼性の高い絶縁性被膜層および絶縁性に
優れたスルーホールを有する炭化珪素質基板とな
すことができる。 前記第2発明の方法において、前記筒状絶縁体
を絶縁性被膜層と密着させる方法としては、あら
かじめ筒状に成形された樹脂をスルーホール内に
嵌装した後、端部を局部的に加熱して絶縁性被膜
層に融着せしめる方法が有利である。 本発明において使用されるコーテイング剤組成
物はアルミニウム、珪素、リン、ホウ素、ゲルマ
ニウム、ヒ素、アンチモン、ビスマス、バナジウ
ム、亜鉛、カドミウム、鉛、ナトリウム、カリウ
ム、リチウム、カルシウム、マグネシウム、バリ
ウム、ストロンチウムより選ばれる元素あるいは
それらの化合物のいずれか少なくとも2種を含有
するものであり、前記被膜層(ホ)上に溶着する際に
共融酸化物となるものである。 本発明によれば、前記コーテイング剤組成物の
塗布方法としては、例えばスクリーン印刷法、浸
漬法、噴霧法、はけ塗り法等の種々の方法を適用
することができる。 本発明によれば、前述の如き方法で前記コーテ
イング剤組成物を塗布し、必要により充分に乾燥
した後加熱することによつて前記溶着層(ヘ)が溶着
される。前記溶着時の雰囲気としては溶着時に炭
化珪素質基板が酸化され生成するCOガスによつ
て溶着層(ヘ)中に気泡が生成することを防止するた
め非酸化性雰囲気とすることが有利である。 また、本発明によれば、前記溶着時の加熱温度
は300〜1200℃の範囲内とすることが好ましい。
その理由は、前記温度が300℃より低いと前記被
膜層(ホ)と溶着層(ヘ)とを相互に溶着させることが困

Finally, I used one that had been surface-finished with a #200 whetstone. The silicon carbide substrate is a pressureless sintered body of silicon carbide containing 1.0% by weight of boron and 2.0% by weight of free carbon, and has a density of 3.1 g/cm 3 .
The size is ×2 mm. The silicon carbide substrate was placed in a tube furnace having an inner diameter of 40 mm, and oxygen gas was charged into the tube furnace at a rate of 1/min, and the substrate was maintained at 1400° C. for 3 hours for oxidation treatment. By the above treatment, a SiO 2 coating layer (corresponding to the coating layer (e)) having a thickness of about 0.05 μm was obtained on the surface of the silicon carbide substrate. Next, a cylinder made of alumina sintered body having a shape as shown in FIG. 2 and having an outer diameter of about 1 mm and a wall thickness of 0.25 mm at the part to be fitted into the through hole was inserted into the through hole of the substrate as shown in FIG. 3. After fitting as shown, a coating agent composition containing SiO 2 , B 2 O 3 and ZnO as main components was applied onto the oxide film of the substrate by screen printing, and dried at 110° C. for 1.5 hours. This process was repeated twice. The silicon carbide substrate coated with the coating agent composition was placed in a firing furnace and heated at a rate of 10°C/min.
It was held at the maximum temperature of 650°C for 60 minutes and then cooled. The calcination was performed in air up to 300°C, and thereafter in an argon gas atmosphere. The obtained insulating film had a thickness of about 0.05 μm,
Almost no defects such as pinholes or microcracks were observed, and the surface was extremely smooth.
Furthermore, the adhesion between the insulating film and the alumina sintered body was extremely good. The thickness of the portion of the insulating film corresponding to the welding layer (F) is approximately 30 μm. Next, the silicon carbide substrate was placed in a tube furnace having an inner diameter of 40 mm and subjected to oxidation treatment. The oxidation treatment was carried out at 1400° C. for 3 hours by charging oxygen gas into the tube furnace at a ratio of 1/mm. The obtained oxide film (corresponding to the welding layer (e)) was transparent and glassy, had a thickness of about 2.7 μm, and had a smooth surface. Note that the Al 2 O 3 /SiO 2 molar ratio of this oxide film was 0.30. Furthermore, after fitting a cylinder made of alumina sintered body into the through hole of the substrate in the same manner as that used in Example 1, SiO 2 was placed on the oxide film of the substrate.

において本発明の目的を充分に満足できるもので
あつた。 フオルステライト磁器、ステアタイト磁器、ジ
ルコン磁器、コージエライト磁器、ムライト磁
器、スピネル磁器、硼珪酸ガラス、ソーダガラ
ス、石英ガラス、鉛ガラス、窒化珪素、サイアロ
ン。 実施例 4 実施例2とほぼ同様の方法であるが、酸化処理
時の温度および時間を変化させて酸化物被膜を形
成した後、実施例2と同様にしてスルーホール内
および基板表面に電気絶縁性を付与した炭化珪素
質基板を得た。 得られた炭化珪素質基板の特性は実施例1と同
様の方法で測定し、第1表に示した。 実施例 5 実施例2と同様の方法であるが、第1表に示し
た珪素含有物、融点降下剤あるいはその他の添加
剤を添加したアルミナゾル水溶液を使用して酸化
物被膜を形成した後、実施例2と同様にしてスル
ーホール内および基板表面に電気絶縁性を付与し
た炭化珪素質基板を得た。 乾燥後の炭化珪素質基板の表面上に存在する各
物質の酸化物重量に換算した値および実施例1と
同様の方法で測定した炭化珪素質基板の特性は第
1表に示した。 実施例 6 実施例2と同様にして酸化物被膜を形成させた
炭化珪素質基板の酸化物被膜上にSiO2とBaOと
CaOとを主成分とするコーテイング剤組成物をス
クリーン印刷法によつて塗布し、100℃で2時間
乾燥した。 前記コーテイング剤組成物を塗布した炭化珪素
質基板を実施例1と同様であるが、焼成温度を
1100℃に高めて絶縁性被膜を形成した。 次いで、前記基板のスルーホールに実施例1で
使用したものと同様の形状でスルーホール内に嵌
装される部分の外径が約1mm、肉厚が0.3mmのポ
リイミド樹脂よりなる筒を装入した後、端部を局
部的に加熱して絶縁性被膜に密着せしめスルーホ
ール内および基板表面に電気絶縁性を付与した炭
化珪素質基板を得た。 得られた炭化珪素質基板の特性は実施例1と同
様の方法で測定し、第1表に示した。 実施例 7 実施例6と同様であるが、スルーホール内に嵌
装する筒状絶縁体として下記に示した如きものと
使用してスルーホール内および基板表面に電気絶
縁性を付与した炭化珪素質基板を得た。 得られた炭化珪素質基板はいずれも電気的特性
において本発明の目的を充分に満足できるもので
あつた。 トリアジン樹脂、ポリパラバン酸樹脂、ポリア
ミドイミド樹脂。 以上述べた如く、本発明によれば、高い熱伝導
率を有し、しかも熱膨張率が通常集積回路として
使用されるシリコンチツプとほぼ同じであるとこ
ろの炭化珪素焼結体を、スルーホールを有する集
積回路用基板あるいはICパツケージ用基板とし
て供給でき、産業上に寄与する効果は極めて大き
い。

A coating agent composition containing CaO as a main component was applied by screen printing and dried at 100°C for 2 hours. A silicon carbide substrate coated with the coating agent composition was fired in the same manner as in Example 1, but at a different firing temperature.
The temperature was raised to 1100°C to form an insulating film. Next, a tube made of polyimide resin having a shape similar to that used in Example 1 and having an outer diameter of about 1 mm and a wall thickness of 0.3 mm to be fitted into the through hole was inserted into the through hole of the substrate. Thereafter, the end portions were locally heated to bring them into close contact with the insulating film, thereby obtaining a silicon carbide substrate with electrical insulation provided within the through holes and on the substrate surface. The properties of the obtained silicon carbide substrate were measured in the same manner as in Example 1 and are shown in Table 1. Example 7 Same as Example 6, but a silicon carbide material was used as a cylindrical insulator to be fitted into the through hole as shown below to provide electrical insulation inside the through hole and on the substrate surface. Claims (1)

【特許請求の範囲】 1 スルーホール内に嵌装された筒状絶縁体を有
し、前記絶縁体の端部は基板上の絶縁性被膜層と
密着していることを特徴とする電子回路用炭化珪
素質基板。 2 前記筒状絶縁体は下記の(イ)、(ロ)、(ハ)、(ニ)群

り選ばれるいずれか少なくとも1種である特許請
求の範囲第1項記載の基板。 (イ) アルミニウム、マグネシウム、珪素、ジルコ
ニウムより選ばれるいずれか少なくとも1種の
酸化物を主成分とする磁器。 (ロ) アルミニウム、珪素、リン、ホウ素、ゲルマ
ニウム、ヒ素、アンチモン、ビスマス、バナジ
ウム、亜鉛、カドミウム、鉛、ナトリウム、カ
リウム、リチウム、カルシウム、マグネシウ
ム、バリウム、ストロンチウムより選ばれるい
ずれか少なくとも2種の酸化物を主成分とする
ガラス。 (ハ) 窒化珪素、サイアロン、窒化アルミニウム、
窒化ボロン。 (ニ) ポリイミド樹脂、トリアジン樹脂、ポリパラ
バン酸樹脂、ポリアミドイミド樹脂。 3 前記基板上の絶縁性被膜層は下記の被膜層(ホ)
と、被膜層(ホ)上に溶着された下記の溶着層(ヘ)とか
らなる特許請求の範囲第1あるいは2項記載の基
板。 (ホ) 二酸化珪素を主成分とする被膜層。 (ヘ) アルミニウム、珪素、リン、ホウ素、ゲルマ
ニウム、ヒ素、アンチモン、ビスマス、バナジ
ウム、亜鉛、カドミウム、鉛、ナトリウム、カ
リウム、リチウム、カルシウム、マグネシウ
ム、バリウム、ストロンチウムより選ばれるい
ずれか少なくとも2種の酸化物を主成分とする
溶着層。 4 前記被膜層(ホ)の主成分である二酸化珪素は主
として基板を構成する炭化珪素の酸化によつて生
成したものである特許請求の範囲第3項記載の基
板。 5 炭化珪素質基板の表面を酸化処理して下記の
被膜層(ホ)を形成し、次いで下記の溶着層(ヘ)を前記
被膜層(ホ)上および前記炭化珪素質基板のスルーホ
ール内に嵌装された下記の(イ)、(ロ)、(ハ)群より選ば
れるいずれか少なくとも1種の筒状絶縁体と溶着
せしめることを特徴とする電子回路用炭化珪素質
基板の製造方法。 (イ) アルミニウム、マグネシウム、珪素、ジルコ
ニウムより選ばれるいずれか少なくとも1種の
酸化物を主成分とする磁器。 (ロ) アルミニウム、珪素、リン、ホウ素、ゲルマ
ニウム、ヒ素、アンチモン、ビスマス、バナジ
ウム、亜鉛、カドミウム、鉛、ナトリウム、カ
リウム、リチウム、カルシウム、マグネシウ
ム、バリウム、ストロンチウムより選ばれるい
ずれか少なくとも2種の酸化物を主成分とする
ガラス。 (ハ) 窒化珪素、サイアロン、窒化アルミニウム、
窒化ボロン。 (ホ) 二酸化珪素を主成分とする被膜層。 (ヘ) アルミニウム、珪素、リン、ホウ素、ゲルマ
ニウム、ヒ素、アンチモン、ビスマス、バナジ
ウム、亜鉛、カドミウム、鉛、ナトリウム、カ
リウム、リチウム、カルシウム、マグネシウ
ム、バリウム、ストロンチウムより選ばれるい
ずれか少なくとも2種の酸化物を主成分とする
溶着層。 6 前記炭化珪素質基板を750〜1650℃の温度範
囲内で酸化処理して被膜層(ホ)を形成する特許請求
の範囲第5項記載の製造方法。 7 前記溶着層(ヘ)は下記の(ト)群より選ばれる元素
あるいはそれらの化合物のいずれか少なくとも2
種を含有するコーテイング剤組成物を塗布した
後、加熱することにより生成されるものである特
許請求の範囲第5あるいは6項記載の製造方法。 (ト) アルミニウム、珪素、リン、ホウ素、ゲルマ
ニウム、ヒ素、アンチモン、ビスマス、バナジ
ウム、亜鉛、カドミウム、鉛、ナトリウム、カ
リウム、リチウム、カルシウム、マグネシウ
ム、バリウム、ストロンチウム。 8 前記コーテイング剤組成物を塗布した後、
300〜1200℃の温度範囲内で加熱する特許請求の
範囲第5〜7項のいずれかに記載の製造方法。 9 炭化珪素質基板表面を酸化処理して下記の被
膜層(ホ)を形成し、次いで下記の溶着層(ヘ)を前記被
膜層(ホ)上に溶着せしめ、さらに前記炭化珪素質基
板のスルーホール内に下記の(ニ)群より選ばれるい
ずれか少なくとも1種の筒状絶縁体を嵌装し、前
記被膜層(ホ)および溶着層(ヘ)よりなる絶縁性被膜層
と溶着せしめることを特徴とする電子回路用炭化
珪素質基板の製造方法。 (ニ) ポリイミド樹脂、トリアジン樹脂、ポリパラ
バン酸樹脂、ポリアミドイミド樹脂。 (ホ) 二酸化珪素を主成分とする被膜層。 (ヘ) アルミニウム、珪素、リン、ホウ素、ゲルマ
ニウム、ヒ素、アンチモン、ビスマス、バナジ
ウム、亜鉛、カドミウム、鉛、ナトリウム、カ
リウム、リチウム、カルシウム、マグネシウ
ム、バリウム、ストロンチウムより選ばれるい
ずれか少なくとも2種の酸化物を主成分とする
溶着層。 10 前記炭化珪素質基板を750〜1650℃の温度
範囲内で酸化処理して被膜層(ホ)を形成する特許請
求の範囲第9項記載の製造方法。 11 前記溶着層(ヘ)は下記の(ト)群より選ばれる元
素あるいはそれらの化合物のいずれか少なくとも
2種を含有するコーテイング剤組成物を塗布した
後、加熱することにより生成されるものである特
許請求の範囲第9あるいは10項記載の製造方
法。 (ト) アルミニウム、珪素、リン、ホウ素、ゲルマ
ニウム、ヒ素、アンチモン、ビスマス、バナジ
ウム、亜鉛、カドミウム、鉛、ナトリウム、カ
リウム、リチウム、カルシウム、マグネシウ
ム、バリウム、ストロンチウム。 12 前記コーテイング剤組成物を塗布した後、
300〜1200℃の温度範囲内で加熱する特許請求の
範囲第9〜11項のいずれかに記載の製造方法。

boron nitride. (d) Polyimide resin, triazine resin, polyparabanic acid resin, polyamideimide resin. 3 The insulating coating layer on the substrate is the following coating layer (e)
and the following welding layer (f) welded onto the coating layer (e). (e) A coating layer whose main component is silicon dioxide. (f) At least two oxides selected from aluminum, silicon, phosphorus, boron, germanium, arsenic, antimony, bismuth, vanadium, zinc, cadmium, lead, sodium, potassium, lithium, calcium, magnesium, barium, and strontium. The substrate according to claim 3, wherein silicon dioxide, which is the main component of the coating layer (e), is mainly produced by oxidizing silicon carbide that constitutes the substrate. 5 The surface of the silicon carbide substrate is oxidized to form the following coating layer (e), and then the following welding layer (f) is applied on the coating layer (e) and in the through holes of the silicon carbide substrate. A method for producing a silicon carbide substrate for electronic circuits, which comprises welding a fitted cylindrical insulator of at least one selected from the following groups (a), (b), and (c). (a) Porcelain whose main component is at least one oxide selected from aluminum, magnesium, silicon, and zirconium. (b) At least two oxides selected from aluminum, silicon, phosphorus, boron, germanium, arsenic, antimony, bismuth, vanadium, zinc, cadmium, lead, sodium, potassium, lithium, calcium, magnesium, barium, and strontium. Glass whose main component is material. (c) silicon nitride, sialon, aluminum nitride,
boron nitride. (e) A coating layer whose main component is silicon dioxide. (f) At least two oxides selected from aluminum, silicon, phosphorus, boron, germanium, arsenic, antimony, bismuth, vanadium, zinc, cadmium, lead, sodium, potassium, lithium, calcium, magnesium, barium, and strontium. A welding layer whose main component is a substance. 6. The manufacturing method according to claim 5, wherein the silicon carbide substrate is oxidized within a temperature range of 750 to 1650°C to form the coating layer (e). 7. The welding layer (f) contains at least two of the elements selected from the group (g) below or their compounds.
