Description
本発明は常温および高温での金属箔剥離強度に
すぐれ、かつ半田耐熱性、電気絶縁性等にすぐれ
るとともに、そり、ねじれの少ない紙基材金属箔
張り積層板に関する。
印刷回路基板に使用される金属箔張り積層板
は、260℃にも達する半田温度に対するすぐれた
耐熱性、すぐれた電気絶縁性、金属箔の剥離強度
等が要求される。また近年プリント配線板加工の
高密度化や高速化が急速に進み、半田デイツプ工
程や、半田ゴテによる部品装着工程等において高
い信頼性が要求されている。かゝる工程において
は、しばしば半田溶融温度に相当する高温領域で
金属箔に応力がかゝるため、金属箔の剥離する現
象が生じ易い。そのため半田溶融温度に相当する
高温領域で金属箔が剥離しない剥離強度が要求さ
れる。また印刷工程、加熱工程または部品の自動
そう入工程で大きなそりを発生しない、極めてそ
りの少ないこと等が要求される。
このため本発明者らは先に特開昭56−8227号に
おいて、硬化反応過程で気体や液体等の副生物を
発生しない硬化性樹脂と金属箔との接着性を向上
させるため、接着剤としてアミン硬化型エポキシ
樹脂を用いることを提案した。この場合アミン硬
化型エポキシ樹脂は、金属箔の剥離強度、半田耐
熱性、電気絶縁性等、印刷回路基板用の接着剤と
してバランスのとれた性能を発揮することを示し
た。
しかしながらアミン硬化型エポキシ樹脂接着剤
を用いた上記金属箔張り積層板は、半田溶融温度
に相当する高温領域で応力がかゝる場合金属箔が
剥離する傾向がみられる。この高温下での金属箔
の剥離状態を走査型電子顕微鏡で観察したとこ
ろ、接着剤層内での凝集破壊であることがわかつ
た。
本発明者らはこの問題を解決するためさらに検
討を重ねた結果、前記アミン硬化型エポキシ樹脂
系接着剤に無機充填剤を一定量配合することによ
り、上記の如き欠点が除かれ、かつ、そり、ねじ
れの少ない金属箔張り積層板が得られることを見
出し、本発明に至つた。
本発明は、硬化反応過程で気体や液体等の反応
副生物を実質的に発生しない硬化性樹脂を含浸し
た複数の紙基材層と、その少なくとも一方の表面
に接着剤層を介してラミネートされた金属箔を有
する印刷回路基板用金属箔張り積層板において、
該接着剤層が樹脂100重量部に対して10ないし200
重量部の無機充填剤を含むアミン硬化型エポキシ
樹脂からなり、該接着剤層の厚みが5ないし
150μmの範囲であることを特徴とする紙基材金
属箔張り積層板に存する。
本発明に用いる無機充填剤は、金属酸化物、金
属水酸化物、金属炭酸塩、粘土鉱物、ケイ酸塩鉱
物を含む。金属酸化物としては例えばシリカ、酸
化マグネシウム、酸化アルミニウム、酸化亜鉛、
酸化チタン、酸化鉄等があり、金属水酸化物とし
ては例えば水酸化アルミニウム、水酸化マグネシ
ウムなどがあり、金属炭酸塩としては例えば炭酸
カルシウム、炭酸マグネシウム等があり、粘土鉱
物としては例えばカオリン、モンモリロナイト、
タルク、マイカ、それらの焼成物、それらを有機
シランで表面処理したものなどがあり、ケイ酸塩
鉱物としては例えばケイ酸カルシウム、ケイ酸マ
グネシウム、ケイ酸アルミニウム、ケイ酸アルミ
ニウムカリウム等がある。2種以上の無機充填剤
の混合物でもよい。
これら無機充填剤はその平均粒子径(C50)が
10μm以下、好ましくは2μm以下がよい。10μm
を越えると接着剤中で充填剤が分離沈降するおそ
れがあり、また特に金属箔マツト面の微細な凹凸
に対する接着剤の濡れ性をそこねる。
これら無機充填剤はエポキシ樹脂100重量部に
対して5ないし200重量部、好ましくは10ないし
100重量部、より好ましくは20ないし60重量部配
合される。5重量部より少ないと一般に効果が乏
しく、200重量部を越えると金属箔の剥離強度が
低下し、吸湿時の半田耐熱性をそこねる。
さらに無機充填剤はその硬度がモース硬化で表
わすとき5以下であることが好ましく、モース硬
度が5より大であるときは打抜き時の金型の摩
耗、損傷の危険があるので注意を要する。
これら無機充填剤のうち粘土鉱物は層状構造を
持つているため、金属箔の引き剥がし時の凝集破
壊強度を向上するものと考えられ、また金属酸化
物のうち酸化マグネシウムは硬化性樹脂が不飽和
ポリエステル樹脂の場合含浸基材積層板と接着剤
層との接着をも向上させると考えられ、ともに好
ましい。
また特願昭55−133249号(特開昭57−57657号)
において本発明者らが提案したように、そり、ね
じれの改良された金属箔張り積層板を得るために
は金属箔張り積層板の接着剤層の平均残留応力を
小さくすることが重要であるが、これら無機充填
剤のうち特にタルク、カオリン等の板状の無機充
填剤は、接着剤層の平均残留応力を減少する効果
が大きく、従つてそり、ねじれの改良効果が大き
い。
さらに無機充填剤を配合することによつて接着
剤層の耐溶剤性の向上が期待できる。
本発明において接着剤として使用するエポキシ
樹脂は、2官能以上のエポキシ基を有する化合
物、例えばビスフエノールA型エポキシ樹脂、ビ
スフエノールF型エポキシ樹脂、ノボラツク型の
エポキシ樹脂、脂環型のエポキシ樹脂等を単独ま
たは2種以上混合して使用することができる。
エポキシ樹脂系接着剤の硬化剤としてはアミン
系硬化剤が使用される。その例としては、エチレ
ンジアミン、ジエチレントリアミン、トリエチレ
ンテトラミン、ヘキサメチレンジアミン、ポリオ
キシプロピレンジアミン等の脂肪族ポリアミン、
N−アミノエチルピペラジン、メンセンジアミ
ン、イソホロンジアミン、ビス(4−アミノ−3
−メチルシクロヘキシル)メタン等の脂環族ポリ
アミン;メタフエニレンジアニン、ジアミノジフ
エニルスルホン等の芳香族ポリアミン;またはダ
イマー酸とエチレンジアミン等の脂肪族ポリアミ
ンから合成されるポリアミドアミン等がある。2
種以上の混合物を使用してもよい。
接着剤層のエポキシ樹脂の硬化に酸無水物を使
用すると、溶剤を使用したり、反応温度を高くま
たは反応時間を長くする必要があり不利である。
また3官能以上のエポキシ基を有する化合物、
例えばテトラグリシジル−1、3−ビスアミノメ
チルシクロヘキサン、トリグリシジルイソシアヌ
レート等を2官能エポキシ化合物と混合して使用
すると、高温での金属箔の剥離強度が改善され
る。しかしながら金属箔張り積層板のそり、ねじ
れが大きくなり易いので、この場合無機充填剤の
配合は特に重要である。
接着剤の金属箔への塗布は、通常のロールコー
ター、ブレードコーター、またはワイヤバーコー
ター等適宜の装置を用いることができ、接着剤の
塗布量は、製品金属箔張り積層板において接着剤
層の厚みが5ないし150μm、好ましくは30ない
し80μmの範囲となるように調節する。この厚み
が5μm以下の場合は半田耐熱性が低下する場合
があり、150μmを越えると金属箔張り積層板の
そりに悪影響が現れたり、打抜き加工時接着剤に
クラツクが発生したり、孔中への金属箔ののめり
込みが多くなる。
本発明において紙基材の含浸に用いる樹脂は、
硬化反応過程で気体や液体等の反応副生物を実質
的に生成しない硬化性樹脂であり、不飽和ポリエ
ステル樹脂、ジアリルフタレート樹脂またはビニ
ルエステル樹脂等のラジカル重合型、およびエポ
キシ樹脂等の付加反応型を含む。気体や液体の反
応副生物を生ずる樹脂は副生物が接着剤層と当該
樹脂層との間の接合をそこねたりするので硬化に
際して高い成型圧を必要とし、連続方式で金属箔
張り積層板を製造する場合の樹脂としては不適当
である。これに対し前記樹脂は、所要枚数の長尺
の基材を連続的に供給しながら樹脂液で含浸し、
それらを重ね合わせ、接着剤を塗布した金属箔を
ラミネートし、次いで無圧状態で硬化させるいわ
ゆる無圧連続方式による金属箔張り積層板の製造
に好適である。
これらのうち、不飽和ポリエステル樹脂は、不
飽和ポリエステル鎖の構造式が、例えば
であるような一般に良く知られたものや、または
ポリエステル鎖にハロゲンが導入された難燃型樹
脂を含む。従つて不飽和ポリエステルの原料のポ
リオールとしては、エチレングリコール、プロビ
レングリコール、ジエチレングリコール、1,4
−ブタンジオール、1,5−ペタンジオール、ビ
スフエノールAプロピレンオキサイド付加物、
2,2−ジブロモネオペチルグルコールなど、飽
和多塩基酸としては無水フタル酸、イソフタル
酸、テレフタル酸、アジピン酸、アゼライン酸、
クロルエンド酸、テトラブロモ無水フタル酸、テ
トラクロロ無水フタル酸など、不飽和多塩基酸と
して無水マレイン酸、フマル酸などであるものが
一般であり、これらと架橋用単量体との混合物で
ある。
またいわゆるビニルエステル樹脂といわれる構
造式が例えば
であるような末端に2個以上のアクリロイルまた
はメタクリロイル基を有するエポキシアクリレー
トと架橋用単量体との混合物、およびジアリルフ
タレート樹脂と架橋用モノマーとの混合物も使用
することができる。
架橋用単量体としてはスチレンが一般的である
が、その他α−メチルスチレン、ビニルトルエ
ン、クロルスチレン、ジビニルベンゼン、炭素数
1ないし10のアルキルアクリレートもしくはメタ
クリレート、フタル酸ジアリル、シアヌル酸トリ
アリル等の単量体を使用することもできる。
ラジアル重合型硬化性樹脂の硬化用触媒として
は有機過酸化物が一般的であり、とりわけ本発明
者らが既に特開昭56−8227号で開示しているよう
に、パーオキシケタール、パーオキシエステル、
ジアルキルパーオキサイドから選ばれた1ないし
数種の過酸化物が半田耐熱性、電気縁絶性および
金属箔の剥離強度の点から好ましい。
従つて好ましい触媒としては、パーオキシケタ
ールとして例えば1,1−ビス(t−ブチルパー
オキシ)−3,3,5−トリメチルシクロヘキサ
ン、1,1−ビス(t−ブチルパーオキシ)シク
ロヘキサン、n−ブチル−4,4−ビス(t−ブ
チルパーオキシ)バレレート、パーオキシエステ
ルとして例えばt−ブチルパーオキシアセテー
ト、t−ブチルパーオキシー2−エチルヘキサノ
エート、t−ブチルパーオキシラウレート、t−
ブチルパーオキシベンゾエート、ジアルキルパー
オキサイドとして例えばジーt−ブチルパーオキ
サイド、2,5−ジメチル−2,5−ジ(t−ブ
チルパーオキシ)ヘキシンー3などがある。加熱
による硬化が一般的であるが、光、電子線、放射
線による硬化も採用できる。
基材の含浸に用いるエポキシ樹脂はビスフエノ
ールA型のものが好適であり、硬化剤としては前
述した接着剤として用いるエポキシ樹脂のアミン
系硬化剤に限らず、液状の酸無水物なども用いる
ことができる。
基材の含浸に用いる樹脂組成物はその他に必要
に応じ各種の充填剤、着色剤、難燃剤(反応型お
よび添加型)、難燃助剤を含むことができる。
本発明で用いる紙基材としては、例えばクラフ
ト紙、リンター紙、これらの混抄紙などがある。
金属箔としては、電解銅箔、圧延銅箔、アルミ
ニウム箔、電解鉄箔等が用いられ、本発明者らが
特開昭56−98136号で提案しているように、これ
らの金属箔へ接着剤を塗布する前に、金属箔表面
へ表面処理剤、特にシランカツプリング剤を適用
するとさらに金属箔の剥離強度がすぐれた製品を
得ることができる。シランカツプ剤としては一般
に無機物と有機物の接合面に使用されるものはい
ずれも使用可能であるが、エポキシ基、アミノ基
またはメルカプト基を有するアルコキシシランが
好適である。
本発明の金属箔張り積層板はバツチ式または連
続式の製造法のいずれによつても製造することが
できるが、前述したように無圧連続方式により製
造するのが特に有利である。また樹脂積層板部分
をあらかじめ連続式に製造し、後から金属箔をバ
ツチ方式でラミネートして本発明の金属箔張り積
層板を製造することも可能である。以上述べたよ
うな方法で得られる金属箔張り積層板は片面金属
箔張り積層板に限らず、両面金属箔張り積層板に
も適用され、常温および高温での金属箔の剥離強
度にすぐれ、半田耐熱性、電気絶縁性等にすぐ
れ、そり、ねじれが少なく、プリント配線板の加
工メーカー、セツトメーカーの自動化、省力化の
要請を充分満足するものとなる。
次に本発明を実施例によつて説明する。
実施例 1
メラミン樹脂(日本カーバイト工業製ニカレジ
ン305)およびオレイルアルコールの混合物の懸
濁液で予備処理した市販のクラフト紙(巴川製紙
製MKP−150)を5枚連続的に搬送しながら、市
販の不飽和ポリエステル樹脂(武田薬品製ポリマ
ール6305)100重量部に硬化用触媒として1,1
−ビス(t−ブチルパーオキシ)−3,3,5−
トリメチルシクロヘキサン(日本油脂製パーヘキ
サン3M)1重量部を添加した樹脂液を含浸させ、
2本のロール対を用いて重ね合わせるとともに、
連続的に巻き出されている市販の電解銅箔(福田
金属箔工業製T−7)に、シランカツプリング剤
としてγ−グリシドキシプロピルトリメチルシラ
ン(ユニオンカーバイト製A187)の1%エタノ
ール溶液を薄く塗布し、しかる後連続的に乾燥
し、さらに接着剤としてエポキシ当量190のビス
フエノール型エポキシ樹脂(シエル化学製エピコ
ート828)、活性水素当量41のイソホロンジアミン
および焼成カオリン(林化成製サテントンNo.1)
を重量比で100:24:40の割合で充分混合したも
のをブレードコーターで厚さ50μmに塗布し、続
いて130℃の接着剤熱処理用トンネル炉内を3分
間を要して通過させ、指触で若干の粘着性が残存
する程度としたものを片面に同時にラミネート
し、さらにその対面に厚さが50μmのポリエステ
ルフイルムをラミネートし、温度が110℃のトン
ネル状熱風炉を15分を要して通過させ、切断後
150℃で10分間さらに加熱処理を行ない、厚さが
約1.6mmの片面銅箔張り積層板を得た。その性能
を第1表に示す。
実施例 2
接着剤として、ビスフエノールA型エポキシ樹
脂(エピコート828)と、イソホロンジアミンお
よびシラン処理タルク(龍森製クリスタライト
CRS6002)を重量比で100:24:40の割合とした
ものを使用し、実施例1と同様にして厚さが約
1.6mmの片面銅箔張り積層板を得た。その性能を
第1表に示す。
実施例 3
接着剤として、ビスフエノールA型エポキシ樹
脂(エピコート828)と、イソホロンジアミンお
よび酸化マグネシウム(協和化学製キヨウマグ
30)を重量比で100:24:40の割合としたものを
使用し、実施例1と同様にして厚さ約1.6mmの片
面銅箔張り積層板を得た。その性能を第1表に示
す。

にして厚さ約1.6mmの片面銅箔張り積層板を得た。

The present invention relates to a paper-based metal foil-clad laminate that has excellent metal foil peel strength at room temperature and high temperature, excellent solder heat resistance, electrical insulation properties, etc., and less warpage and twisting. Metal foil-covered laminates used in printed circuit boards are required to have excellent heat resistance against soldering temperatures that reach 260°C, excellent electrical insulation properties, and peel strength of the metal foil. In addition, in recent years, the density and speed of printed wiring board processing have rapidly increased, and high reliability is required in the soldering dip process, the component mounting process using a soldering iron, and the like. In such a process, stress is often applied to the metal foil in a high temperature range corresponding to the solder melting temperature, so that peeling of the metal foil is likely to occur. Therefore, peel strength is required to prevent the metal foil from peeling off in a high temperature range corresponding to the solder melting temperature. Further, it is required that large warpage does not occur during the printing process, heating process, or automatic insertion process of parts, and that the warpage is extremely small. For this reason, the present inventors previously proposed in Japanese Patent Application Laid-Open No. 56-8227 that an adhesive was used to improve the adhesion between a curable resin and metal foil that does not generate by-products such as gas or liquid during the curing reaction process. We proposed the use of amine-curing epoxy resin. In this case, the amine-curing epoxy resin was shown to exhibit well-balanced performance as an adhesive for printed circuit boards, including peel strength for metal foil, soldering heat resistance, and electrical insulation properties. However, in the metal foil-clad laminate using an amine-curing epoxy resin adhesive, the metal foil tends to peel off when stress is applied in a high temperature range corresponding to the solder melting temperature. When the peeling state of the metal foil at this high temperature was observed using a scanning electron microscope, it was found that it was cohesive failure within the adhesive layer. The inventors of the present invention have conducted further studies to solve this problem, and have found that by adding a certain amount of inorganic filler to the amine-curing epoxy resin adhesive, the above-mentioned drawbacks can be eliminated and the warpage can be improved. It was discovered that a metal foil-clad laminate with less twisting can be obtained, leading to the present invention.
