することができること及び、成膜性ガスとしてシランを
使用し、エツチング性ガスとしてエツチング能力が高い
弗素ガスを使用することにより特に良好な結果を得るこ

性ガスとして弗素ガスを含有し水素ガスを含まない反応
ガスを用いて前記基板上に多結晶シリコンを成長せしめ
ることを特徴とする多結晶シリコン薄膜の製造方法によ

る。これらの理由から、本発明においては、シリコン薄
膜成長表面は常に清浄な状態で露出されており、アモル
ファスシリコンや結晶粒界を形成する歪んだシリコン膜
の形成が防止され、従って多結晶シリコン成長が極めて

が拡散することがない、従って、精製が十分でない安価
な基板を用いることによって薄膜半導体素子の製造コス
