以上説明したように、本発明によれば、同心円状に配さ
れた複数のリング状のターゲットを設け、それらに独立
に電力量を供給するようにしているので、ターゲットの
半径及び供給電力量の適当な設定により各ターゲット毎
に形成する膜厚分布の不均一が相殺し合うようにして均
一な膜厚分布を得ることができる。また、ターゲットを
マグネトロン型としてシールド板の表面近傍を通る磁力
線を有するようにしているので、この磁力線に沿ってプ
ラズマがシールド板表面上に拡散し、高周波スパッタに
おけるスパッタ効率が向上する。

力量を制御できる電力供給手段とを有し、前記磁石は前
記シールド板の表面近傍を通る磁力線を有することを特
