はレーザ光の照射によるマーキングあるいはエツチング

Claims (1)
ビットパターンとで構成された管理用インデックスを有
し、ターゲットパターンによる認識位置情報に基づいて
ビットパターンの読取り開始位置を検出し、該開始位置
よりビットパターンを順次読み取ることによりウェハか
らインデックス情報を取得することを特徴とする半導体
装置の製造方法。 2、上記ビットパターンは“1”あるいは“0”を表す
シングルビットの集合で構成されていることを特徴とす
る請求項1記載の半導体装置の製造方法。 3、上記管理用インデックスは露光装置を通じてフォト
マスクまたはレチクル上の回路パターンをウェハ上に転
写する際に、同時にあるいは同一の露光工程中でフォト
マスクまたはレチクル上から転写されることを特徴とす
る請求項1記載の半導体装置の製造方法。 4、上記ビットパターンの転写に際しては、その露光工
程に対応するビット領域のビット情報のみを転写し、他
の露光工程に対応するビット領域へはビットパターンの
転写は行わないことを特徴とする請求項3記載の半導体
装置の製造方法。 5、ウェハ上に周期性の形状で形成されたパターンを有
しており、該パターンの反射光より得られた信号をフー
リエ変換することにより該パターンの認識を行うことを
特徴とする半導体装置の製造方法。 6、上記フーリエ変換は検出軸方向に対して直交方向に
行うことを特徴とする請求項5記載の半導体装置の製造
方法。 7、ウェハ上に所定のパターンを有しており、該パター
ンからの反射光より得られた信号の標準偏差を算出して
該パターンを認識することを特徴とする半導体装置の製
造方法。 8、上記パターンは2値化あるいは多値化されたビット
パターンであり、該パターンの反射光より得られた信号
の標準偏差を算出して各ビットの値を認識することを特
徴とする請求項7記載の半導体装置の製造方法。 9、上記標準偏差は検出軸方向に対して直交方向に行う
ことを特徴とする請求項7記載の半導体装置の製造方法
。 10、水平方向への移動手段と該移動手段によって移動
可能なウェハと、ウェハの所定部位に対してアライメン
ト光を照射するアライメント光源と、ウェハからのアラ
イメント光の反射光を検出光としてこれを画像信号に変
換する手段と、画像信号を少なくとも光強度分布におい
て検出軸方向と直交方向に対して選択的にフーリエ変換
可能な画像処理手段とを備えた半導体装置の製造装置。 11、水平方向への移動手段と該移動手段によって移動
可能なウェハと、ウェハの所定部位に対してアライメン
ト光を照射するアライメント光源と、ウェハからのアラ
イメント光の反射光を検出光としてこれを画像信号に変
換する手段と、画像信号を少なくとも光強度分布におい
て検出軸方向と直交方向に対して選択的に標準偏差の算
出が可能な画像処理手段とを備えた半導体装置の製造装
置。 12、ウェハ上にビットパターンでコード化されたプロ
セス仕様を記録した管理用インデックスを有し、処理に
際して上記管理インデックスのビットパターンを読み取
って当該プロセスの処理条件を決定することを特徴とす
る半導体装置の製造方法。 13、回路パターンとともに、管理用インデックスのパ
