Description
【発明の詳細な説明】
本発明は窒化アルミニウムグリーンシート及び
その焼結体である窒化アルミニウム焼結シートの
原料となる新規な窒化アルミニウム組成物を提供
するものである。詳しくは(i)粒子径2μm以下で、
且つ3μm以下の粒子を70容量%以上の割合で含有
する、酸素含有量1.5重量%以下及び窒化アルミ
ニウムの純度が95%以上で、且つ不純物としての
鉄、クローム、ニツケル、コバルト、亜鉛及びチ
タンの総重量が全重量に対して、0.1重量%以下
の窒化アルミニウム粉末、()1400℃以下の温
度で分解する有機高分子化合物よりなる結合剤及
び(iii)周期律表第a族又は第a族よりなる金属
酸化物又は1600℃以下の温度で該金属酸化物とな
りうる金属化合物よりなる焼結助剤、以上(I)、
()及び()より主としてなり、該結合剤は
窒化アルミニウム粉末100重量部に対して0.1〜30
重量部及び該焼結助剤は窒化アルミニウム粉末
100重量部に対して酸化物として0.05〜5重量部
配合されてなる窒化アルミニウム組成物である。
本発明の特徴は、その組成物よりなるグリーン
シートを焼成して得られる焼結体を透光体として
得ることができるという点にある。
従来、各種産業用及び民生用の電子機器におい
て、トランジスター、IC、LSI等の電子デバイス
の実装、回路の形成、絶縁等のためにセラミツク
基板が使用されている。例えばアルミナ基板がそ
の代表的なものである。しかし近年、パワートラ
ンジスター、ハイパワーハイブリツドIC等の特
に高熱伝導性を必要とする分野ではアルミナ基板
の伝熱性では不十分で、これに代る高熱伝導性セ
ラミツク基板の開発が要望されて来た。そのため
に種々のセラミツクについて高熱伝導性セラミツ
ク基板の開発が試みられている。しかしながら、
現在尚工業的に満足される高熱伝導性セラミツク
基板は開発されるに至つていない。
本発明者等は上記背景のもとに、高熱伝導性セ
ラミツク基板の開発を鋭意試みて来た。高熱伝導
性の性能だけを比較すれば例えば窒化アルミニウ
ム焼結体はアルミナ焼結体の数倍の高熱伝導性を
有しているが従来知られている窒化アルミニウム
粉末を用いてグリーンシートを製造することは困
難で、該グリーンシートが出来たとしてもこのグ
リーンシートを焼結して電子基板の材料になる焼
結シートを得ることは出来なかつた。そのために
窒化アルミニウムを原料とする焼結シートを工業
的に製造することは出来ないと考えられていた。
本発明者等も上記結論は正しいと考えて来たが、
高純度窒化アルミニウム粉末を開発する途上で以
外にも特定の窒化アルミニウム粉末を原料として
使用すれば、良好なグリーンシートを製造出来る
だけでなく、該グリーンシートは常圧焼結さえも
可能で、しかも焼結して得られた焼結シートは高
熱伝導性を有するだけでなく、高強度で工業的に
すぐれた電子基板となりうることを知見した。そ
の後上記知見にもとづき種々の統計的な実験を繰
返し、本願を完成しここに提案するに至つた。
そこで本発明の目的は、透光性を有し、且つ高
い強度と優れた熱伝導性とを兼ね備えた窒化アル
ミニウム焼結体を工業的に得るための原料として
取扱いの容易な原料組成物を得ることにある。
即ち本発明の既要は、まず
(I) 平均粒子径2μm以下で且つ、3μm以下の粒子
を70容量%以上の割合で含有する、酸素含有量
1.5重量%以下、窒化アルミニウム純度が95%
以上で、且つ不純物としての鉄、クローム、ニ
ツケル、コバルト、亜鉛及びチタンの総重量が
0.1重量%以下の窒化アルミニウム粉末、
() 1400℃以下の温度で分解する有機高分子化
合物よりなる結合剤、
() 周期律表第a族又は第a族よりなる金
属酸化物又は1600℃以下の温度で該金属酸化物
となり得る金属化合物よりなる焼結助剤、
以上の(I)、()及び()より主としてな
り、該結合剤は窒化アルミニウム粉末100重量部
に対して0.1〜30重量部及び該焼結助剤は窒化ア
ルミニウム粉末100重量部に対して酸化物として
0.05〜5重量部配合されてなる透光性を有する窒
化アルミニウム焼結体製造用原料組成物を提供す
るにある。
尚本発明における窒化アルミニウムはアルミニ
ウムと窒素の1:1の化合物であり、これ以外の
ものを原則としてすべて不純物として取扱う。但
し窒化アルミニウム粉末の表面は空気中で不可避
的に酸化されAl−N結合がAl−O結合に置き代
つているので、このAl−O結合しているアルミ
ニウムは陽イオン不純度とはみなさない。また焼
結助剤となる成分についても陽イオン不純物とは
みなさない。更に本発明における平均粒子径とは
光透過式の粒度分布測定器による体積基準の中間
粒子径をいう。
本発明の最大の特徴は本発明組成物の主要成分
である窒化アルミニウム粉末にある。該窒化アル
ミニウム粉末は従来公知のものに比較すると窒化
アルミニウムとして高純度で、著しく平均粒子径
の小さい微粉で、しかも酸素含有量が著しく少量
である特徴を有する。即ち本発明で用いる窒化ア
ルミニウム粉末は平均粒子径2μm以下、酸素含有
量1.5重量%以下及び窒化アルミニウムの純度が
95%以上の窒化アルミニウム粉末である。特に該
窒化アルミニウム粉末の粒子は粒子径の小さいも
のが揃つているものが好ましく、一般には3μm以
下の粒子のものを70容量%以上の割合で含有する
ものが最も好適である。従来、工業的に製造され
上市されている窒化アルミニウムは平均粒子径
2μm以下及び酸素含有量1.5重量%の性状を有す
るものは存在しない。平均粒子径だけで2μm以下
のものを得ることは実験室的には粉砕、分級する
ことで不可能ではなかつたが窒化アルミニウムを
粉砕すると該粉砕工程で窒化アルミニウム表面が
酸化され酸素含有量を本発明のように1.5重量%
以下におさえることは出来ない。また従来窒化ア
ルミニウム粉末中の酸素含有量は多い程焼結性が
良いとされて来たが、本発明にあつては上記のよ
うに平均粒子径が小さく好ましくは粒度の揃つた
窒化アルミニウム粉末にあつては酸素含有量は少
ない程、その焼結性に悪影響とならず、焼結体の
熱伝導性に著しく良好な性状を与えるのである。
従つて窒化アルミニウム粉末の平均粒子径及び酸
素含有量は焼結体に与える焼結性と熱伝導性の性
状から極めて重要な要件となる。また本発明で用
いる窒化アルミニウム粉末は窒化アルミニウム純
度が95重量%以上好ましくは97重量%以上のもの
であることが好ましい。窒化アルミニウム粉末中
にはその原料に含まれて混入する製造上不可避的
な化合物が存在する。これらの不純物となる化合
物は窒化アルミニウム粉末を製造する原料の純度
によつて異なり一概に限定出来ないが、一般には
炭素、珪素、マンガン、鉄、クロム、ニツケル、
コバルト、銅、亜鉛、チタン等を陽イオン成分と
する化合物である。これらの不純物化合物は一般
に陽イオン成分である上記金属が窒化アルミニウ
ム焼結体の性状例えば熱伝導性に大きな影響を与
えるので一般には不純物としての金属化合物の含
有量が金属として0.3重量%以下好ましくは0.2重
量%以下更に好ましくは0.1重量%以下のものを
用いるのが好ましい。特に上記不純物成分の金属
のうち、鉄、クロム、ニツケル、コバルト、銅、
亜鉛又はチタンで、これらの不純物の含有量を金
属として0.1重量%以下である前記窒化アルミニ
ウム粉末は窒化アルミニウム焼結体に透光性を付
与する。
本発明で用いる窒化アルミニウム粉末の製造に
際し、後述する焼結助剤に相当する化合物を予め
原料中に添加し、焼成して得られた窒化アルミニ
ウム粉末は焼結助剤が配合された形態で得られ
る。このような窒化アルミニウム粉末は本発明の
前記(i)及び(ii)の成分を予め配合したものが好まし
い使用形態の1つである。
本発明で好適に使用される窒化アルミニウム粉
末は前記性状のものである限り如何なる製法によ
つて得られたものであつてもよい。一般に好適に
使用される窒化アルミニウム粉末の製法の1つを
より具体的に述べると次の通りである。
即ち、
(1) 平均粒子径が2μm以下のアルミナ微粉末と灰
分含量が最大0.2重量%で平均粒子径が1μm以
下のカーボン微粉末とを液体分散媒体中で緊密
に混合し、その際該アルミナ微粉末対該カーボ
ン微粉末の重量比は1:0.36〜1:1であり;
(2) 得られた緊密混合物を、適宜乾燥し、窒素又
はアンモニアの雰囲気下で1400〜1700℃の温度
で焼成し;
(3) 次いで得られた微粉末を酸素を含む雰囲気下
で600〜900℃の温度で加熱して未反応のカーボ
ンを加熱除去し、窒化アルミニウム含量が少く
とも95重量%であり、結合酸素の含量が最大
1.5重量%であり且つ不純物としての金属化合
物の含量が金属として最大0.3重量%である平
均粒子径が2μm以下の窒化アルミニウム微粉末
を生成せしめる。
ことによつて製造することができる。
上記方法によれば原料を焼成して得られる窒化
アルミニウムを粉砕する工程の実施を避けること
ができる。粉砕工程の実施を避けることによつて
粉砕工程で混入する不純物成分を除去出来るし、
のみならず窒化アルミニウムの表面が粉砕中に酸
化されて酸素含有量が増加することを防ぐことも
出来る。窒化アルミニウムの粉砕工程を省くメリ
ツトは以外にも極めて大きい。上記粉砕工程を省
いてしかも良好な性状の窒化アルミニウムを得る
には、前記製造工程に於けるアルミナ微粉末とカ
ーボン微粉末の混合を液体分散媒体中で行う所謂
湿式混合方式を採用することが肝要である。湿式
混合方式によれば原料相互の混合を緊密に実施出
来るだけでなく、意外にも原料粒子が凝集して粗
大化する傾向を防ぐことが出来る。得られた緊密
混合物は焼成により結果的に細粒子で且つ粒子が
そろつた窒化アルミニウムを与える。しかも前記
したように粉砕工程などで混入する不純物成分を
完全に防ぐことが出来、また窒化アルミニウム表
面の酸化防止が出来るので、従来法に比べれば焼
結性にすぐれ且つ高純度であり、しかも焼結体は
高熱伝導性、透光性を備えた焼結体を与えること
ができる、すぐれた性状の窒化アルミニウムを製
造することができる。前記湿式混合で使用するこ
とができる液体媒体は特に限定されず湿式混合溶
媒として公知のものが使用出来る。一般に工業的
には水、炭化水素、脂肪族アルコール、又はこれ
らの混合物等が好適に採用される。炭化水素は例
えばリグロイン、石油エーテル、ヘキサン、ベン
ゼン、トルエン等であり、脂肪族アルコールは例
えばメタノール、エタノール、イソプロパノール
等である。
また上記湿式混合は窒化アルミニウムに、焼成
したのちにも残存する不純物成分の混入を避ける
ことが出来る材質の装置中で実施するのがよい。
一般に該湿式混合は常温、常圧下で実施すること
ができ、温度及び圧力によつて悪影響をうけるこ
とはない。また混合装置としては材質から焼成後
においても残存する不純物成分を生じないものを
選ぶ限り公知の装置、手段を採用しうる。例えば
混合装置として球状物又は棒状物を内蔵したミル
を使用するのが一般的であるが、ミルの内壁、球
状物又は棒状物等の材質は、得られる窒化アルミ
ニウム中に焼成後においても残存する不純物成分
が混入するのを避けるために、窒化アルミニウム
自身あるいは99.9重量%以上の高純度アルミナと
するのが好ましい。また混合装置の原料と接する
面で全てプラスチツクス製とするかプラスチツク
スでコーテイングとすることもできる。該プラス
チツクスとしては特に限定されず例えばポリエチ
レン、ポリプロピレン、ナイロン、ポリエステ
ル、ポリウレタン等が使用出来る。この場合、プ
ラスチツクス中には安定剤として種々の金属成分
を含む場合があるので、予めチエツクして使用す
るようにすべきである。
また上記方法では、その製造工程で粉砕工程を
省き且つ焼結性のよい平均粒子径が2μm以下で且
つ高純度の窒化アルミニウム微粉末を得るため
に、アルミナとカーボンは特定の性状のものを使
用するのが肝要である。アルミナ微粉末としては
平均粒子径が2μm以下の微粉末のものを用いる必
要があり、好ましくは少くとも99.0重量%、より
好ましくは少くとも99.9重量%の純度のものが用
いられる。カーボン微粉末は灰分の含有量が最大
0.2重量%好ましくは最大0.1重量%の純度のもの
として用いる必要がある。また該カーボンの平均
粒子径は得られる窒化アルミニウムの粒子径に影
響を与えるので、平均粒子径が1μm以下の微粉末
として用いる必要がある。該カーボンとしてはカ
ーボンブラツク、黒鉛化カーボンブラツク等が使
用されうるが一般にはカーボンブラツクが好まし
い。
前記アルミナとカーボンの原料使用割合は、ア
ルミナおよびカーボンの純度および粒子径等の性
状によつて異なるので、予め予備テストを行い決
定するとよい。通常はアルミナとカーボンとを、
アルミナ対カーボンの重量比で1:0.36〜1:
1、好ましくは1:0.4〜1:1の範囲で湿式混
合すればよい。該湿式混合された原料は必要によ
り乾燥を経て、窒素雰囲気下に1400〜1700℃の温
度で焼成する。該焼成する温度が上記温度より低
い場合は工業的に十分な還元窒素化反応が進行し
ないので好ましくない。また該焼成温度が前記温
度より高くなると得られる窒化アルミニウムの一
部が焼結を起し、粒子間の凝集が起るため目的の
粒子径の窒化アルミニウムが得られ難くなるので
好ましくない。
焼成により得られた窒化物微粒子は、本発明に
よれば次いで酸素を含む雰囲気下で600〜900℃の
温度で加熱処理され、該窒化物微粒子に含まれる
未反応のカーボンを酸化して除去にする工程に付
される。
前記(1)の原料を混合するに際し、後述する焼結
助剤となる金属酸化物又は該金属酸化物となる化
合物を必要量添加することにより、前記得られる
窒化アルミニウム粉末中に予め焼結助剤を含む窒
化アルミニウム粉末となる。このような窒化アル
ミニウム粉末も本発明においては好適に使用され
る。
本発明の窒化アルミニウム組成物を構成する他
の成分の1つは結合剤である。本発明において用
いる結合剤は1400℃以下の温度で分解する有機高
分子化合物である。本発明の窒化アルミニウム組
成物は、例えば窒化アルミニウムグリーンシート
を経て、一般に1600〜2000℃の温度で焼結され、
窒化アルミニウム焼結シートとして好適に利用さ
れる。この場合該結合剤の分解残留物が焼結体中
に多量に残存すると目的とする焼結体物性例えば
高強度、高熱伝導率あるいは透光性を得るのが困
難となる。本発明者等の知見によれば、前記要件
を有する結合剤は上記焼結体中に実質的に残留し
ないか、残留したとしても目的とする焼結体物性
を損うことが無い量となるように、その種類を選
び、処理する必要がある。一般にセラミツク粉末
の成形に用いられる結合剤は本発明においても特
に制限されず用いうるが一般には熱重量分析法
(TG)によつて分解が1400℃以下の温度範囲で
起るものが好ましい。更に好ましくは用いる結合
剤としてその分解残留物が該結合剤に対して5重
量%以下となるものを選択するのがよい。
本発明において好適に使用される結合剤をより
具体的に示せば、例えばポリビニールブチラー
ル、ポリメチルメタクリレート、セルロースアセ
テートブチレート、ニトロセルロース、ポリアク
リル酸エステル、ポリビニールアルコール、メチ
ルセルロース、ヒドロキシメチルセルロース、及
びポリエチレンオキサイド等の含酸素有機高分子
体、その他石油レジン、ポリエチレン、ポリプロ
ピレン、ポリスチレン等の炭化水素系合成樹脂ポ
リ塩化ビニール;アクリル系樹脂及びそのエマル
ジヨン;ワツクス及びそのエマルジヨン等の有機
高分子体が一種又は二種以上混合して使用され
る。本発明に用いる窒化アルミニウム粉末の表面
は前述のように不可避的に酸化されAl−O結合
を有している。従つて上記含酸素有機高分子体を
結合剤として使用すると、該窒化アルミニウム粉
末表面との優れた化学親和性に基づき強固な結合
力を発揮するので特に好ましい。該結合剤として
使用する有機高分子体は特に限定されないが一般
にはその分子量が3000〜1000000好ましくは5000
〜300000のものを用いると、前述の成形体例えば
グリーンシートは柔軟かつ靭性に富み種々の加工
に際して取扱いが容易となるのでさらに好適であ
る。特に該有機高分子体中、含酸素有機高分子体
は好ましく更に、分子量が30000〜100000のポリ
ビニールブチラールは最も好適である。結合剤の
使用量は、結合剤の種類や後述する溶媒の種類に
よつて異なり、また該窒化アルミニウム組成物の
用途例えば窒化アルミニウムグリーンシートの厚
さ、強度及び加工性さらに該グリーンシートの焼
結によつて得られる窒化アルミニウム焼結シート
への要求物性によつても異なるので、一概に限定
できないが、一般には窒化アルミニウム粉末100
重量部に対して0.1〜30重量部、好ましくは4〜
10重量部の範囲から選択すればよい。
本発明の窒化アルミニウム組成物を構成する他
の成分の1つは焼結助剤である。本発明において
用いる焼結助剤は窒化アルミニウム粉末の焼結性
特に常圧焼結性を向上さす役目をはたすものであ
る。また同時に焼結温度の低下、焼結時間の短縮
等工業的には計り知れない数々の利点を有してい
る。本発明で使用する焼結助剤は周期律表第a
族又は第a族よりなる金属酸化物又は1600℃以
下の温度で該金属酸化物となりうる金属化合物か
ら選ばれる。該周期律表第a族からなる金属と
しては一般にベリリウム、マグネシウム、カルシ
ウム、ストロンチウム、バリウム等特にカルシウ
ム、ストロンチウム、バリウムが好適である。ま
た周期律表第a族からなる金属としてはイツト
リウム又はランタン族金属が好適に使用され、よ
り具体的に挙げればイツトリウム、ランタン、セ
リウム、プラセオシウム、ネオジウム、プロメシ
ウム、サマリウム、ユーロピウム、カドリニウ
ム、テルビウム、ジスプロシウム、ホルミニウ
ム、エルビウム、ツリウム、イツテルビウム、ル
テチウム等特にイツトリウム、ランタン、セリウ
ム、ネオジウム等が好適である。これらの周期律
表第a族又は第a族よりなる金属は一般に金
属酸化物として用いればよいが前記したように窒
化アルミニウム粉末が焼結される条件下に該金属
酸化物となる金属化合物として使用することも出
来る。該金属化合物としては例えば硝酸塩、炭酸
塩、塩化物等の化合物として用いればよい。また
前記焼結助剤の使用量は該焼結助剤を酸化物に換
算して窒化アルミニウム粉末100重量部に対して
0.05〜5重量部好ましくは0.1〜4重量部の範囲
から選べばよい。これらの添加量は窒化アルミニ
ウム粉末中の酸素含有量、不純物の含有量、粒子
径等によつて異なるので予めこれらの性状に応じ
て好適な使用量を決定すればよい。
本発明の窒化アルミニウム組成物は前記窒化ア
ルミニウム粉末、結合剤及び焼結助剤をそれぞれ
前記配合割合で混合する他に必要に応じて解膠
剤、可塑剤等を添加混合することは何んらさまた
げるものではなく、しばしば好適な態様として利
用される。例えば本発明の上記窒化アルミニウム
粉末、結合剤及び焼結助剤を詳しくは後述するよ
うに溶媒中に分散して混合する場合、しばしば該
分散を促進する意味で解膠剤を使用するのが好適
な態様である。該解膠剤は一般にセラミツク粉末
の成形の際に使用されることが公知の化合物を特
に限定されず用いうる。一般に好適に使用される
代表的な解膠剤を具体的に例示すれば例えばグリ
セリントリオレエート、ソルビタントリオレエー
ト等の脂肪酸のグリセリン又はソルビトールエス
テル;天然魚油;非イオン系の合成界面活性剤;
高級脂肪酸;ベンゼンスルホン酸等である。これ
らの解膠剤の使用量は解膠剤の種類、添加する混
合系の種類等によつて異なり一概に限定出来ない
が一般には窒化アルミニウム粉末100重量部に対
して0.01〜5重量部好ましくは0.1〜3重量部の
範囲から選べば好適である。また該解膠剤の混合
態様は如何なる順序で混合してもよいが一般には
窒化アルミニウム粉末及び焼結助剤を分散媒体中
で解膠剤と共に予め混合し、次いで結合剤或いは
更に後述する可塑剤を添加混合し、スラリー状物
として調整するのが好適である。
また前記可塑剤は本発明の窒化アルミニウム組
成物を用いて特定の成形物に加工する際に該加工
物に柔軟性を付与する目的で使用される。該可塑
剤は一般のセラミツク粉末の成形に際して上記目
的で使用されることが公知のものを特に限定され
ず用いうる。特に好適に使用される代表的なもの
を具体的に例示すれば一般にポリエチレングリコ
ール及びその誘導体;ジメチルフタレート、ジブ
チルフタレート、ブチルベンジルフタレート及び
ジオクチルフタレート等のフタール酸エステル
類;ブチルステアレート等のステアリン酸エステ
ル類;トリクレゾールフオスフエート;トリ−N
−ブチルフオスフエート;グリセリン等である。
これらの可塑剤の添加量は結合剤の種類、窒化ア
ルミニウムの性状、溶媒の種類及び使用量等によ
つて異なり一概に限定出来ないが一般には窒化ア
ルミニウム100重量部に対して15重量部以下好ま
しくは0.4〜15重量部更に好ましくは3〜10重量
部の範囲から適宜選択して使用すればよい。
本発明の窒化アルミニウム組成物の使用態様に
ついて以下説明する。該使用に際しては一般に分
散媒体中に分散させた形態で使用するのが好適で
ある。該分散媒体の役割は一般に窒化アルミニウ
ム粉末及び焼結助剤を分散させ、また結合剤或い
は必要に応じて使用する可塑剤を溶解させて、均
一なスラリー状物を形成することである。そして
該スラリー状物を特定の形状例えばシート状に成
形した後は、溶媒は乾燥によつて実質的に除去さ
れ、窒化アルミニウム成形体例えばグリーンシー
ト中には残存しないものが好ましい。従つて上記
分散媒体即ち溶媒は上記の分散性、溶解性及び乾
燥性の要求を満足するものであれば特に限定され
ないが、一般的には非水系溶媒を選択するのが好
適である。特に好適に使用される溶媒の代表的な
ものを具体的に例示すれば、例えばアセトン、メ
チルエチルケトン及びメチルイソブチルケトン等
のケトン類、エタノール、プロパノール及びブタ
ノール等のアルコール類、ベンゼン、トルエン及
びキシレン等の芳香族炭化水素類、あるいはトリ
クロロエチレン、テトラクロロエチレン及びブロ
ムクロロメタン等のハロゲン化炭化水素類の1種
又は2種以上を混合して使用するのが好ましい。
溶媒の使用量も特に限定されないが、溶媒量も多
過ぎるとスラリー状物の保管中、成形時あるいは
乾燥時に窒化アルミニウム粉末や焼結助剤の粒子
が沈降分離し易くまた少な過ぎるとシート状の成
形が困難となるので適宜予め適切な量を選択して
用いればよい。一般に該溶媒の量はその種類、結
合剤及び可塑剤の種類と量にも依存するが、窒化
アルミニウム粉末100重量部に対して30〜100重量
部の範囲で選択すれば好適である。
上記本発明の窒化アルミニウム組成物の混合条
件は特に限定されず常温、常圧下で実施すればよ
く、また混合装置は不純物成分の混入を防ぐ意味
で前記窒化アルミニウム粉末の製造原料の混合態
様で説明したようにその材質を選ぶか、プラスチ
ツクで被覆したものを選ぶのが好ましい。そして
最も一般的には球状物、棒状物等を内蔵したミル
を使用するのが好ましい。上記混合物は一般に泥
漿と呼ばれる粘稠なペンキ状のスラリー物として
用いるのがその成形に際し取扱いが容易である。
前記のようにして得られた窒化アルミニウム組
成物即ち前記(i)の窒化アルミニウム粉末、(ii)結合
剤及び(iii)焼結助剤或いは必要に応じて可塑剤、解
膠剤等を溶剤に混合し一般には泥漿にする。この
泥漿はシート成形機例えばドクターブレード方式
のシート成形機を用いてフイルム例えばポリエチ
レン、ポリプロピレン、ポリエステル、ポリアミ
ド、ポリ塩化ビニル等の合成樹脂製フイルム上に
シート状に成形する。次いで該シート状の成形物
は室温〜溶剤の沸点間の温度で該溶剤を飛散させ
て乾燥し、所謂窒化アルミニウムグリーンシート
とする。該窒化アルミニウムグリーンシートは一
般に光沢ある外観を呈し柔軟で且つ屈曲に対して
も腰の強い性状を有する。該窒化アルミニウムグ
リーンシートはすでに引張強度が25Kg/cm2或いは
それ以上の強さを有するものとなる。
上記窒化アルミニウムグリーンシートはその
まゝ後述する焼結シート製造に供することも出来
るが、一般には酸素含有ガス例えば空気雰囲気下
に前記結合剤、可塑剤、解膠剤等が分解される温
度、一般には例えば300〜1400℃好ましくは500〜
1000℃の温度下に熱分解処理を行う方が好まし
い。
該窒化アルミニウムグリーンシート或いは上記
熱処理を行つたシートは次いで焼結工程に供され
る。該焼結工程は特に限定されず公知の窒化物で
使用される焼結方法がそのまゝ採用される。一般
には常圧下、不活性雰囲気下例えば窒素雰囲気下
に1600〜2100℃の温度で焼結を実施すればよい。
該焼結時の圧力は通常、常圧で行うのが一般的で
あるが不活性ガスによつてある程度の加圧状態に
保持した焼結炉を用いてもよい。また焼結に必要
な時間は焼結に供されるシート状物の厚み、焼結
温度等の諸条件によつて異なり一概に限定出来な
いが一般に30分〜24時間の範囲から選べばよい。
これらの条件は実施に先きだち諸条件に応じて適
当な範囲を予め決定して実施するのが好ましい。
上記焼結によつて得られる焼結シートはその焼
結密度が一般に2.7g/cm3以上好ましくは2.9g/cm3
更に好ましくは3.0g/cm3以上のものとなる。また
該シートは一般に一辺の長さが少くとも5mm以上
で厚みが0.05〜10mmの範囲のものとして得られ
る。そしてこれらの焼結シートは曲げ強度が少く
とも20Kg/mm2のすぐれたシート状物となる。また
上記焼結シートはすぐれた熱電導率を有し、一般
に60ワツト/mK以上の熱電導率を発揮する。更
に該焼結シートは前記原料となる窒化アルミニウ
ム粉末中の不純物の混入量を制御することによ
り、透光性のシートとすることが出来、一般には
6μmの波長の光に対する吸収係数が60cm-1以下の
焼結シートを得ることが出来る。
これらの優れた性状を有する窒化アルミニウム
焼結シートは本発明によつて初めて提案されたも
ので本発明が工業的に寄与するメリツトは計り知
れないものである。
本発明を更に具体的に説明するため以下実施例
を挙げて説明するが本発明はこれらの実施例に限
定されるものではない。
なお以下の実施例および比較例で用いた各種の
分析法又は分析装置は以下のものである。

Rは反射率、tは焼結体の厚み、μは吸収係数で
ある。Rは焼結体の屈折率によつて決まるもので
屈折率をnとすれば空気中の測定ではRは次式で
表わされる。

(1)式中のμが焼結体の透光性を表わす指標とな
るもので、後述の実施例において示したμの値は
(1)式に従つて計算した。
実施例 1
純度99.99%(不純物分析値を表1に示す)で
平均粒子径が0.52μmで3μm以下の粒子の割合が
95vol%のアルミナ100重量部と、灰分0.08wt%で
平均粒子径が0.45μmのカーボンブラツク50重量
部とを、ナイロン製ポツトとナイロンコーテイン
グしたボールを用いエタノールを分散媒体として
均一にボールミル混合した。得られた混合物を乾
燥後、高純度黒鉛製平皿に入れ電気炉内に窒素ガ
スを3/minで連続的に供給しながら1600℃の
温度で6時間加熱した。得られた反応混合物を空
気中で750℃の温度で4時間加熱し、未反応のカ
ーボンを酸化除去した。得られた白色の粉末はX
線回折分析(Xray diffraction analysis)の結
果、単相(single phase)のAlNであり、Al2O3
の回折ピークは無かつた。また該粉末の平均粒子
径は1.31μmであり、3μm以下が90容量%を占め
た。走査型電子顕微鏡による観察ではこの粉末は
平均0.7μm程度の均一な粒子であつた。また比表
面積の測定値は4.0m2/gであつた。この粉末の
分析値を表2に示す。

このようにして得た窒化アルミニウム粉末100
重量部に対して、焼結助剤として酸化カルシウム
を1.0重量部、結合剤として分子量が30000〜
34000のポリビニールブチラールを7.3重量部、解
膠剤としてグリセリントリオレエートを1.6重量
部及び可塑剤としてジブチルフタレート12.2重量
部を61重量部のトルエン−エタノール混合溶媒
(混合重量比トルエン/エタノール=60/40)中
で混合して泥漿を調整した。
尚、予め熱重量分析法(TG)を用いて上記ポ
リビニールブチラールの熱分解曲線を空気中で測
定した結果、分解は約200℃から始まり約600℃で
終了して残留物が実質的に残らないことを確認し
た。上記混合の手順は以下のようにした。即ち、
内容積2のナイロン製ポツトにナイロンで被覆
された直径15mmの鋼球をポツト内容積の約50%を
占める数だけ入れ、次いで窒化アルミニウム粉
末、酸化カルシウム、グリセリントリオレエート
及び上記溶媒を上記各重量部投入して、回転数
60rpmで24時間ボールミル混合した。その後、上
記重量部のポリビニールブチラール及びジブチル
フタレートをポツトに添加し、さらに24時間混合
した。こうして白色の粘稠なペンキ状を呈する泥
漿を調製した。
得られた泥漿をドクダーブレード方式のシート
成形機を用いてポリプロピレンフイルム上にシー
ト状に成形し、次いで該成形物を室温で5時間、
その後60℃で6時間乾燥して前記溶媒を飛散さ
せ、巾約10cm、厚さ約0.8mmのシート形状を有す
る本発明の窒化アルミニウム組成物を作製した。
このシート状窒化アルミニウム組成物(窒化アル
ミニウムグリーンシートとも言う)は、白色で光
沢のある外観を呈し、柔軟でかつ屈曲に対しても
腰の強い性状を有する。窒化アルミニウムグリー
ンシートより試験片を打抜きオートグラフによる
引張試験を行つたところ、引張強度が25Kg/cm2で
あつた。
上記の窒化アルミニウムグリーンシートを5cm
×5cmの角板状に打抜き、電気炉を用いて1気圧
の空気雰囲気下で650℃、3時間加熱して前記の
結合剤、可塑剤及び解膠剤を熱分解させて除去
し、窒化アルミニウムの角板を得た。この角板を
1気圧の窒素雰囲気下で1900℃で3時間焼結して
4.3cm×4.3cm、厚さ0.7mmの窒化アルミニウム焼結
シートを得た。この焼結シートは黄味を帯びた半
透明体で密度は3.2g/cm3であつた。またこの焼結
シートの曲げ強度は42Kg/mm2であり、熱伝導率は
95W/m・Kであり、0.5mmの厚みに加工研摩し
たものに対する6μmの光の透過率は28%(μ=23
cm-1)であつた。
比較例 1
実施例1において、焼結助剤を配合しないこと
以外は全く同様にして泥漿及び窒化アルミニウム
グリーンシートを作成した。該窒化アルミニウム
グリーンシートを5cm×5cmの角板状に打抜き、
電気炉を用いて1気圧の空気雰囲気下で650℃、
3時間加熱して結合剤、可塑剤及び解膠剤を熱分
解させて除去し、窒化アルミニウムの角板を得
た。この角板を1気圧の窒素雰囲気下で1900℃で
3時間加熱した結果、密度2.4g/cm3と実施例1〜
5で得た窒化アルミニウム焼結シート(密度2.95
〜3.23g/cm3)に比較して著しく緻密化の程度が
低い窒化アルミニウム角板となつた。また本比較
例で得た窒化アルミニウム角板は灰色の不透明体
で、熱伝導率が37W/nkと低く、工業的に電子
材料用基板として使用に供せないものである。
実施例 2
純度99.3%で平均粒子径が0.58μmのアルミナ
100重量部と灰分0.15wt%で平均粒子径が0.44μm
のカーボンブラツク80重量部とナイロン製ポツト
とボールを用い、ヘキサンを分散媒として均一に
混合した。得られた混合物を乾燥後、高純度高鉛
製平皿に入れ炉内にアンモニアガスを1/min
で連続的に供給しながら1650℃の温度で4時間加
熱した。得られた反応物を空気中で750℃の温度
で6時間加熱し未反応のカーボンを酸化除去し
た。該粉末の平均粒子径は1.42μmであり3μm以
下が84容量%を占めた。該粉末の分析結果を表3
に示す。

上記で得られた窒化アルミニウム粉末を用いる
以外は実施例1と同様な配合及び方法で窒化アル
ミニウムグリーンシートを作製した。このグリー
ンシートのバルク密度は2.0g/cm3であり、引張強
度は22Kg/cm2であつた。
上記の窒化アルミニウムグリーンシートを5cm
×5cm、厚さ0.8mmの角板状に打抜いた。これを
1気圧の窒素−水素混合ガス(水素5vol%)雰囲
気下で室温より1900℃まで5時間で昇温焼成し、
次いで1気圧の窒素ガス雰囲気下で1900℃で3時
間焼結させた。尚、上記昇温過程での窒化アルミ
ニウムグリーンシートの重量減少を別途TGを用
いて測定した結果、約1300℃までに前記結合剤、
可塑剤及び解膠剤は分解、飛散し、これらの残留
物があるにしても配合量の5%以下であつた。上
記で得た窒化アルミニウム焼結シートは、4.2cm
×4.2cm、厚さ0.7mmの形状を有し、黄色味を帯び
た半透明体で密度は3.1g/cm3であつた。また該焼
結シートの曲げ強度は37Kg/mm2であり、熱伝導率
は68W/m・Kであり、0.5mmの厚みに加工研摩
したものに対する6μmの光の透過率は6%(μ=
53cm-1)であつた。
実施例 3
実施例1で用いたのと同じアルミナ100重量部
と灰分0.08wt%で平均粒子径が0.45μmのカーボ
ンブラツク50重量部及び平均粒子径3μmの炭酸カ
ルシウム1.3重量部をポリウレタン樹脂でコーテ
イングしたポツトとボールを用いてエタノールを
分散媒として均一にボールミル混合した。この混
合物を乾燥後実施例1と同じ条件で反応、酸化し
窒化アルミニウム粉末を得た。得られた粉末の平
均粒子径は1.44μmであり3μm以下が86容量%を
占めた。この粉末の分析値を表4に示す。この粉
末は予め焼結助剤として酸化カルシウムを含む窒
化アルミニウム粉末である。

上記の窒化アルミニウム粉末を用いること及び
酸化カルシウムを新たに添加しないこと以外は実
施例1と同様な配合及び方法で窒化アルミニウム
グリーンシートを作製した。該窒化アルミニウム
グリーンシートのバルク密度は2.2g/cm3であり、
引張り強度は23Kg/cm2であつた。
上記の窒化アルミニウムグリーンシートを実施
例2と同様の形状に打抜き、次いで実施例2と同
様の焼成、焼結条件で窒化アルミニウム焼結シー
トを得た。該焼結シートは4.3cm×4.3cm、厚さ0.7
mmの角板状で、密度は3.1g/cm3であつた。またこ
の焼結シートの曲げ強度は42Kg/mm2であり、熱伝
導率は110W/m・Kであり、0.5mmの厚みに加工
研摩したものの6μmの光に対する透過率は30%
(μ=21cm-1)であつた。
実施例 4
実施例1で得た窒化アルミニウム粉末、焼結助
剤として酸化カルシウム、結合剤として分子量が
約50000のポリメチルメタクリレート及び下記の
解膠剤、可塑剤、溶媒を実施例1と同様な方法で
混合し、粘稠なペンキ状の泥漿を得た。

尚、上記ポリメチルメタクリレートの空気中で
の熱分解挙動を予めTGを用いて測定した結果、
約200℃から約550℃の温度範囲で分解し、650℃
では残留物が実質的に残らなかつた。また同様の
方法でジオクチルフタレート及びソルビタントリ
オレエートの熱分解を調査し、約400℃までに分
解、飛散することを確認した。
上記で得た泥漿を用いて実施例1と同様な方法
で巾約10cm、厚さ0.76mmの窒化アルミニウムグリ
ーンシートを作製した。該窒化アルミニウムグリ
ーンシートはバルク密度が2.4g/cm3であり、引張
強度が19Kg/cm2であつた。
得られた窒化アルミニウムグリーンシートから
5.8cm×5.8cm、厚さ0.76mmの角板状試料を打抜き、
これを実施例1と同様の条件で加熱、焼結して
5.0cm×5.0cm、厚さ0.64mmの形状を有する半透明
の窒化アルミニウム焼結シートを作製した。該焼
結シートの密度は3.2g/cm3であり、曲げ強度は45
Kg/mm2であり、熱伝導率は82W/m・Kであつ
た。
実施例 5
実施例1において、焼結助剤として表5の金属
化合物を同表の配合量用いる以外は全く同様にし
て泥漿及び窒化アルミニウムグリーンシートを作
製した。該窒化アルミニウムグリーンシートを実
施例1と同様の方法で加熱、表5の焼結温度で焼
結して窒化アルミニウム焼結シートを得た。この
結果を表5に示す。

It was punched out into a rectangular plate shape of 5cm x 0.8mm thick. This was heated in a 1 atm nitrogen-hydrogen mixed gas (hydrogen 5 vol%) atmosphere from room temperature to 1900°C for 5 hours.
Then, it was sintered at 1900° C. for 3 hours under a nitrogen gas atmosphere of 1 atm. In addition, as a result of measuring the weight loss of the aluminum nitride green sheet during the temperature increase process using a separate TG, it was found that the binder and

It had a shape of x4.2 cm and a thickness of 0.7 mm, and was a yellowish translucent body with a density of 3.1 g/cm 3 . The bending strength of the sintered sheet is 37 Kg/mm 2 , the thermal conductivity is 68 W/m K, and the transmittance of light at 6 μm is 6% (μ =
53cm -1 ). Example 3 100 parts by weight of the same alumina used in Example 1, 50 parts by weight of carbon black with an ash content of 0.08 wt% and an average particle size of 0.45 μm, and 1.3 parts by weight of calcium carbonate with an average particle size of 3 μm were coated with polyurethane resin. Using a pot and a ball, ethanol was used as a dispersion medium and the mixture was uniformly mixed using a ball mill. After drying this mixture, it was reacted and oxidized under the same conditions as in Example 1 to obtain aluminum nitride powder. The average particle diameter of the obtained powder was 1.44 μm, and particles of 3 μm or less accounted for 86% by volume. Table 4 shows the analytical values of this powder. This powder is aluminum nitride powder that already contains calcium oxide as a sintering aid. The tensile strength was 23Kg/ cm2 . The above aluminum nitride green sheet was punched into the same shape as in Example 2, and then the aluminum nitride sintered sheet was obtained under the same firing and sintering conditions as in Example 2. The sintered sheet is 4.3cm x 4.3cm, thickness 0.7
It was in the shape of a rectangular plate with a diameter of 3.1 g/cm 3 . The bending strength of this sintered sheet is 42Kg/ mm2 , the thermal conductivity is 110W/m・K, and the transmittance for 6μm light is 30% even though it is processed and polished to a thickness of 0.5mm.

Substantially no residue remained. The thermal decomposition of dioctyl phthalate and sorbitan trioleate was also investigated using the same method, and it was confirmed that they decompose and scatter at temperatures up to about 400°C. Using the slurry obtained above, an aluminum nitride green sheet having a width of about 10 cm and a thickness of 0.76 mm was produced in the same manner as in Example 1. The aluminum nitride green sheet had a bulk density of 2.4 g/cm 3 and a tensile strength of 19 Kg/cm 2 . From the obtained aluminum nitride green sheet

This was heated and sintered under the same conditions as Example 1.
A translucent aluminum nitride sintered sheet having a shape of 5.0 cm x 5.0 cm and a thickness of 0.64 mm was produced. The density of the sintered sheet is 3.2g/ cm3 , and the bending strength is 45
Kg/mm 2 , and the thermal conductivity was 82 W/m·K. Example 5 Slime and aluminum nitride green sheets were prepared in exactly the same manner as in Example 1, except that the metal compounds shown in Table 5 were used as sintering aids in the amounts shown in the same table. The aluminum nitride green sheet was heated in the same manner as in Example 1 and sintered at the sintering temperature shown in Table 5 to obtain a sintered aluminum nitride sheet. Claims (1)
粒子を70容量%以上の割合で含有する、酸素含
有量1.5重量%以下、窒化アルミニウム純度が
95%以上で、且つ不純物としての鉄、クロー
ム、ニツケル、コバルト、亜鉛及びチタンの総
重量が0.1重量%以下の窒化アルミニウム粉末、 () 1400℃以下の温度で分解する有機高分子化
合物よりなる結合剤、 () 周期律表第a族又は第a族よりなる金
属酸化物又は1600℃以下の温度で該金属酸化物
となり得る金属化合物よりなる焼結助剤、 以上の(I)、()及び()より主としてな
り、該結合剤は窒化アルミニウム粉末100重量部
に対して0.1〜30重量部及び該焼結助剤は窒化ア
ルミニウム粉末100重量部に対して酸化物として
0.05〜5重量部配合されてなる透光性を有する窒
化アルミニウム焼結体製造用原料組成物。 2 窒化アルミニウム粉末が平均粒子径2μm以下
のアルミナ粉末と灰分含量が0.2重量%以下で平
均粒子径が1μm以下のカーボン微粉末とを液体分
散媒体中で混合し、その混合物を窒素又はアンモ
ニアの雰囲気下で1400〜1700℃の温度で焼成し、
必要に応じて得られた微粉末を酸素を含む雰囲気
下で600〜900℃の温度で加熱しカーボンを加熱除
去して得たものである特許請求の範囲1記載の透
光性を有する窒化アルミニウム焼結体製造用原料
組成物。 3 窒化アルミニウム粉末が不純物としての金属
化合物を金属として0.3重量%以下含有している
ものである特許請求の範囲1記載の透光性を有す
る窒化アルミニウム焼結体製造用原料組成物。 4 結合剤が含酸素有機高分子体である特許請求
の範囲1記載の透光性を有する窒化アルミニウム
焼結体製造用原料組成物。 5 含酸素有機高分子体の分子量が3000〜
1000000である特許請求の範囲5記載の透光性を
有する窒化アルミニウム焼結体製造用原子組成
物。 6 焼結助剤がカルシウム、ストロンチウム、バ
リウム、イツトリウム又はランタンの金属酸化物
又は1600℃以下の温度で該金属酸化物となりうる
該金属化合物である特許請求の範囲1記載の透光
性を有する窒化アルミニウム焼結体製造用原料組

原料組成物。[Claims] 1 (I) An aluminum nitride having an average particle diameter of 2 μm or less, containing particles of 3 μm or less in a ratio of 70% by volume or more, an oxygen content of 1.5% by weight or less, and an aluminum nitride purity.
Aluminum nitride powder containing 95% or more and a total weight of iron, chromium, nickel, cobalt, zinc and titanium as impurities of 0.1% by weight or less, () A bond consisting of an organic polymer compound that decomposes at a temperature of 1400°C or less () A sintering aid consisting of a metal oxide of group a or group a of the periodic table, or a metal compound that can become the metal oxide at a temperature of 1600°C or less, the above (I), (), and (), the binder is 0.1 to 30 parts by weight per 100 parts by weight of aluminum nitride powder, and the sintering aid is as an oxide per 100 parts by weight of aluminum nitride powder.
