り、膨潤等が抑制された高精度のレジストパターンを形
成できる。更に、レジストの他の成分として一般式(I
)にて表わされるケイ素含有化合物を用いることによっ
て現像後のレジストパターンの酸素リアクティブエツチ
ングに対する耐性(耐酸素RIE性)を向上できる。従
って、微細かつ耐酸素RIE性に優れたレジストパター
ンを形成できるために、2層レジスト法に有効に適用で
