いる。BACKGROUND OF THE INVENTION As semiconductor devices such as ICs have become more highly integrated and have more power, electrical insulating materials with good heat dissipation properties have become required. In response to this demand, various highly thermally conductive substrates have been proposed. Among them, aluminum nitride ceramic substrates are particularly being put into practical use because they are excellent in terms of high thermal conductivity, low thermal expansion, high electrical insulation, and the like.

The disadvantage is that it is expensive. Reasons for the high price include, in particular, the high cost of aluminum nitride powder as a raw material and the high temperature required for sintering.

There were problems such as the high cost of aluminum nitride due to the high cost of aluminum nitride.

Since the reaction requires a high temperature and the firing temperature must be increased, there remain problems such as high manufacturing costs.

He developed a method for producing aluminum powder and previously filed patent applications such as Japanese Patent Application No. 199742/1986.

Therefore, it is possible to obtain fine-grained aluminum nitride powder with extremely high purity, and the firing temperature can also be relatively low, resulting in excellent effects such as reducing manufacturing costs.

It has been found that there is still room for further improvement in the purity of aluminum nitride obtained by this method. In other words, the purity of this aluminum nitride determines the thermal conductivity of the resulting aluminum nitride ceramic substrate. There is a need for an aluminum nitride ceramic substrate with excellent thermal conductivity.

Promotion of this decarbonization reaction means increasing the decarbonization efficiency (reducing the amount of residual carbon) or lowering the decarbonization temperature (by about 50 to 100°C) when there is residual carbon in the aluminum nitride powder after firing. It means to let. Lowering this decarbonization temperature prevents oxidation of aluminum nitride during the decarbonization process, which further increases the purity of the obtained aluminum nitride and ultimately improves the purity of aluminum nitride (aluminum nitride ceramics). This leads to the effect of increasing thermal conductivity.

This sintering aid is used to promote the sintering of aluminum nitride, which is difficult to sinter, and to create a dense sintered body when aluminum nitride powder is fired to produce aluminum nitride ceramics for use as insulating substrates. It is an additive needed to obtain That is, the sintering aid reacts with aluminum nitride to produce a liquid phase, which facilitates the sintering of aluminum nitride, and plays the role of keeping oxygen and the like that inhibit heat dissipation in the grain boundaries.

This means that they are evenly dispersed and mixed on the molecular order. Therefore, the mixed powder obtained by removing water from this aqueous solution contains the catalyst component in a homogeneous state, and the aluminum nitride powder obtained by firing the mixed powder also contains the catalyst component (catalyst component (especially when a large amount of sintering agent is used), the sintering aid component is homogeneously contained at the same time as the catalyst component. the result,

。That is, conventionally, when producing "aluminum quaternide ceramics" from aluminum nitride powder, solid powder Yt Oi, Ca O, etc. were used as sintering aids, and after stirring and mixing these with aluminum nitride powder,
Although firing was carried out using an appropriate process, there was a problem in that it was difficult to homogeneously mix the sintering aid powder and aluminum nitride powder by simply stirring and mixing them. If the sintering aid and aluminum nitride are not homogeneously mixed, the sintering aid will not work effectively, and the aluminum nitride may not be sintered sufficiently, and the quality and performance of the manufactured aluminum nitride ceramics will deteriorate. This mixing operation is very troublesome and requires a mixing device for that purpose, which also causes an increase in the manufacturing cost of aluminum nitride ceramics.

Therefore, by using such a catalyst component, it is possible to obtain an aluminum nitride powder containing a sintering aid component. However, in that case, as described below, it should be added in a larger amount than when used as a catalyst. In other words, when used as a catalyst, it is sufficient to add a so-called catalytic amount, but in order to use it as a sintering aid at the same time as a catalyst and leave the sintering aid component in the aluminum nitride powder, it is necessary to evaporate and disappear during firing. It is necessary to set a large amount including minutes.

Depending on the usage situation, it may be set appropriately so as to obtain the most excellent effect. Specifically, if the lower limit is the amount of catalyst and the upper limit is the amount left as a sintering aid, for example,
Based on the aluminum nitride powder to be synthesized, it is preferably about 0.3 to 7.0% by weight of each oxide before firing. However, depending on the type of catalyst component, there is a more preferable usage range, and in the case of calcium salt, it should be 0.3 to 4.0% by weight in terms of CaO, based on the synthesized AIN powder. is even more preferable. In the case of yttrium salts and salts of lanthanide group elements, 1.0 to 7.0 on the same basis in terms of each oxide.
It is more preferable if it is expressed as % by weight. Note that these amounts are the amounts that are blended with the raw materials, and some of the catalyst components evaporate during firing, so the amount that actually remains with aluminum nitride after firing is less than the above amounts. It was confirmed that even a small amount is sufficiently effective. In addition, if this aluminum nitride powder contains a sufficient amount of catalyst components, ie, sintering aids,
An aluminum nitride sintered body with very low thermal conductivity was produced from the same powder.

All Examples were carried out by preparing an aqueous solution using each raw material shown in Table 2, and the firing conditions were as follows:
The firing temperature was 1600° C. and the firing time was 6 hours in a nitrogen atmosphere.

It can be used as is for the sintering and exposure production of aluminum nitride ceramics.

By mixing, it is possible to finally obtain a high purity aluminum nitride powder in which the sintering aid components are homogeneously mixed. Therefore, unlike the conventional method for producing aluminum nitride ceramics, the step of mixing the fired aluminum nitride powder and the solid powdered sintering aid one by one is not necessary. Moreover, as a result of the homogeneous dispersion mixing on the molecular order, the aluminum nitride ceramics can be sintered well, and ceramic products with excellent quality and performance can be manufactured.
