Description
〔産業上の利用分野〕
本発明は、光(ここでは広義の光で紫外線、可
視光線、赤外線、X線、γ線等を示す)の様な電
磁波に感受性のある電子写真用光受容部材に関す
る。さらに詳しくは、レーザー光などの可干渉性
光を用いるのに適した電子写真用光受容部材に関
する。
〔従来の技術〕
デジタル画像情報を画像として記録する方法と
して、デジタル画像情報に応じて変調したレーザ
ー光で光受容部材を光学的に走査することにより
静電潜像を形成し、次いで該潜像を現像、必要に
応じて転写、定着などの処理を行ない、画像を記
録する方法がよく知られている。中でも電子写真
法を使用した画像形成法では、レーザーとしては
小型で安価なHe−Neレーザーあるいは半導体レ
ーザー(通常は650〜820nmの発光波長を有する)
で像記録を行なうことが一般である。
特に、半導体レーザーを用いる場合に適した電
子写真用の光受容部材としては、その光感度領域
の整合性が他の種類の光受容部材と比べて格段に
優れている点に加えて、ビツカース硬度が高く、
社会的には無公害である点で、例えば特開昭54−
86341号公報や特開昭56−83746号公報に開示され
ているシリコン原子を含む非晶質材料(以後「A
−Si」と略記する)から成る光受容部材が注目さ
れている。
而乍ら、光受容層を単層構成のA−Si層とする
と、その高光感度を保持しつつ、電子写真用とし
て要求される1012Ωcm以上の暗抵抗を確保するに
は、水素原子やハロゲン原子或いはこれ等に加え
てボロン原子とを特定の量範囲で層中に制御され
た形で構造的に含有させる必要性がある為に、層
形成のコントロールを厳密に行う必要がある等、
光受容部材の設計に於ける許容度に可成りの制限
がある。
この設計上の許容度を拡大出来る、詰り、ある
程度低暗抵抗であつても、その高光感度を有効に
利用出来る様にしたものとしては、例えば、特開
昭54−121743号公報、特開昭57−4053号公報、特
開昭57−4172号公報に記載されてある様に光受容
層を伝導特性の異なる層を積層した二層以上の層
構成として、光受容層内部に空乏層を形成した
り、或いは特開昭57−52178号、同52179号、同
52180号、同58159号、同58160号、同58161号の各
公報に記載されてある様に支持体と光受容層の
間、又は/及び光受容層の上部表面に障壁層を設
けた多層構造としたりして、見掛け上の暗抵抗を
高めた光受容部材が提案されている。
この様な提案によつて、A−Si系光受容部材は
その商品化設計上の許容度に於いて、或いは製造
上の管理の容易性及び生産性に於いて飛躍的に進
展し、商品化に向けての開発スピードが急速化し
ている。
この様な光受容層が多層構造の光受容部材を用
いてレーザー記録を行う場合、各層の層厚に斑が
ある為に、レーザー光が可干渉性の単色光である
ので、光受容層のレーザー光照射側自由表面、光
受容層を構成する各層及び支持体と光受容層との
層界面(以後、この自由表面及び層界面の両者を
併せた意味で「界面」と称す)より反射して来る
反射光の夫々が干渉を起す可能性がある。
この干渉現象は、形成される可視画像に於い
て、所謂、干渉縞模様となつて現われ、画像不良
の要因となる、殊に階調性の高い中間調の画像を
形成する場合には、画像の見悪くさは顕著とな
る。
まして、使用する半導体レーザー光の波長領域
が長波長になるにつれ感光層に於ける該レーザー
光の吸収が減少してくるので前記の干渉現象は顕
著である。
この点を図面を以つて説明する。
第1図に、光受容部材の光受容層を構成するあ
る層に入射した光I0と上部界面102で反射した
反射光R1、下部界面101で反射した反射光R2
を示している。
層の平均層厚をd、屈折率をn、光の波長をλ
として、ある層の層厚がなだらかにλ/2n以上の層
厚差で不均一であると、反射光R1,R2が2nd=
mλ(mは整数、反射光は強め合う)と2nd=(m
+1/2)λ(mは整数、反射光は弱め合う)の条件
のどちらに合うかによつて、ある層の吸収光量お
よび透過光量に変化を生じる。
多層構成の光受容部材においては、第1図に示
す干渉効果が各層で起り、第2図に示すように、
それぞれの干渉による相乗的悪影響が生じる。そ
の為に該干渉縞模様に対応した干渉縞が転写部材
上に転写、定着された可視画像に現われ、不良画
像の原因となつていた。
この不都合を解消する方法としては、支持体表
面をダイヤモンド切削して、±500Å〜±10000Å
の凹凸を設けて光散乱面を形成する方法(例えば
特開昭58−162975号公報)、アルミニウム支持体
表面を黒色アルマイト処理したり、或いは樹脂中
にカーボン、着色顔料、染料を分散したりして光
吸収層を設ける方法(例えば特開昭57−165845号
公報)、アルミニウム支持体表面を梨地状のアル
マイト処理したり、サンドブラストにより、砂目
状の微細凹凸を設けたりして、支持体表面に光散
乱反射防止層を設ける方法(例えば特開昭57−
16554号公報)等が提案されている。
而乍ら、これ等従来の方法では、画像上に現わ
れる干渉縞模様を完全に解消することが出来なか
つた。
即ち、第1の方法は支持体表面に特定の大きさ
の凹凸が多数設けられただけである為、確かに光
散乱効果による干渉縞模様の発現防止にはなつて
いるが、光散乱としては依然として正反射光成分
が現存している為に、該正反射光による干渉縞模
様が残存することに加えて、支持体表面での光散
乱効果の為に照射スポツトに拡がりが生じ、実質
的な解像度低下の要因となつていた。
第2の方法は、黒色アルマイト処理程度では、
完全吸収は無理であつて、支持体表面での反射光
は残存する。又、着色顔料分散樹脂層を設ける場
合はA−Si層を形成する際、樹脂層よりの脱気現
象が生じ、形成される光受容層の層品質が著しく
低下すること、樹脂層がA−Si形成の際のプラズ
マによつてダメージを受けて、本来の吸収機能を
低減させると共に、表面状態の悪化によるその後
のA−Si系感光層の形成に悪影響を与えること等
の不都合がある。
支持体表面を不規則に荒す第3の方法の場合に
は、第3図に示す様に、例えば入射光I0は、光受
容層302の表面でその一部が反射されて反射光
R1となり、残りは、光受容層302の内部に進
入して透過光I1となる。透過光I1は、支持体30
2の表面に於いて、その一部は、光散乱されて拡
散光K1,K2,K3……となり、残りが正反射され
て反射光R2となり、その一部が出射光R3となつ
て外部に出て行く。従つて、反射光R1と干渉す
る成分である出射光R3が残留する為、依然とし
て干渉縞模様は完全に消すことが出来ない。
又、干渉を防止して光受容層内部での多重反射
を防止する為に支持体301の表面の拡散性を増
加させると、光受容層内で光が拡散してハレーシ
ヨンを生ずる為解像度が低下するという欠点もあ
つた。
特に、多層構成の光受容部材においては、第4
図に示すように、支持体401表面を不規則的に
荒しても、第1層402の表面での反射光R2、
第2層での反射光R1、支持体401面での正反
射光R3の夫々が干渉して、光受容部材の各層厚
にしたがつて干渉縞模様が生じる。従つて、多層
構成の光受容部材においては、支持体401表面
を不規則に荒すことでは、干渉縞を完全に防止す
ることは不可能であつた。
又、サンドブラスト等の方法によつて支持体表
面を不規則に荒す場合は、その粗面度がロツト間
に於いてバラツキが多く、且つ同一ロツトに於い
ても粗面度に不均一があつて、製造管理上具合が
悪かつた。加えて、比較的大きな突起がランダム
に形成される機会が多く、斯かる大きな突起が光
受容層の局所的ブレークダウンの原因となつてい
た。
又、単に支持体表面501を規則的に荒した場
合、第5図に示すように通常、支持体501表面
の凹凸形状に沿つて、光受容層502が堆積する
ため、支持体501の凹凸の傾斜面と光受容層5
02の凹凸の傾斜面とが平行になる。
したがつて、その部分では入射光は2nd1=mλ
または2nd1=(m+1/2)λが成立ち、夫々明部ま
たは暗部となる。又、光受容層全体では光受容層
の層厚d1,d2,d3,d4の夫々の差の中の最大が
λ/2n以上である様な層厚の不均一性があるため明
暗の縞模様が現われる。
従つて、支持体501表面を規則的に荒しただ
けでは、干渉縞模様の発生を完全に防ぐことはで
きない。
又、表面を規則的に荒した支持体上に多層構成
の光受容層を堆積させた場合にも、第3図におい
て、一層構成の光受容部材で説明した支持体表面
での正反射光と、光受容層表面での反射光との干
渉の他に、各層間の界面での反射光による干渉が
加わるため、一層構成の光受容部材の干渉縞模様
発現度合より一層複雑となる。
〔発明の目的〕
本発明の目的は、前述の欠点を解消した光に感
受性のある新規な電子写真用光受容部材を提供す
ることである。
本発明の別の目的は、可干渉性単色光を用いる
画像形成に適すると共に製造管理が容易である電
子写真用光受容部材を提供することである。
本発明の更に別の目的は、画像形成時に現出す
る干渉縞模様と反転現像時の斑点の現出を同時に
しかも完全に解消することができる電子写真用光
受容部材を提供することでもある。
本発明のもう1つの目的は、電子写真法を利用
するデジタル画像記録、取分け、ハーフトーン情
報を有するデジタル画像記録が鮮明に且つ高解像
度、高品質で行える電子写真用光受容部材を提供
することでもある。
本発明の更にもう1つの目的は、高光感度性、
高SN比特性及び支持体との間に良好な電気的接
触性を有する電子写真用光受容部材を提供するこ
とでもある。
本発明の他の目的は、上記の様な優れた特性の
ほか、更に耐久性、連続繰返し特性、電気的耐圧
制、使用環境特性、機械的耐久性及び光受容特性
に優れた電子写真用光受容部材を提供することで
もある。
〔発明の概要〕
本発明の電子写真用光受容部材(以後、「光受
容部材」と称す)は、
所定の切断位置での断面形状が0.3μm〜500μm
ピツチで0.1μm〜5μmの最大深さの主ピークに副
ピークが重畳された凸状形状である凸部が多数表
面に形成されている支持体と、
シリコン原子とゲルマニウム原子と水素原子及
び/又はハロゲン原子とからなる非晶質材料で構
成された第1の層と、シリコン原子と水素原子及
び/又はハロゲン原子とからなる非晶質材料で構
成された第2の層と、シリコン原子と炭素原子と
を含む非晶質材料で構成された表面層とを有する
光受容層と、
を有し、
前記第1の層に含有される前記ゲルマニウム原
子の分布状態が層厚方向に不均一であり、
前記光受容層はシヨートレンジ内に少なくとも
1対以上の非平行な界面を有することを特徴とす
る。
以下、本発明を図面に従つて具体的に説明す
る。
第6図は、本発明の基本原理を説明するための
説明図である。
本発明において装置の要求解像力よりも微小な
凹凸形状を有する支持体(不図示)上に、その凹
凸の傾斜面に沿つて多層構成の光受容層を有し、
第6図Aに拡大して示されるように、第2層60
2の層厚d5からd6と連続的に変化している為に、
界面603と界面604とは互いに傾向きを有し
ている。従つて、この微小部分(シヨートレン
ジ)lに入射した可干渉性光は、該微小部分lに
於て干渉を起し、微小な干渉縞模様を生ずる。
又、第7図に示す様に第1層701と第2層7
02の界面703と第2層702の自由表面70
4とが非平行であると、第7図のAに示す様に入
射光I0による反射光R1と出射光R3とはその進行
方向が互いに異る為、界面703と704とが平
行な場合(第7図の「B」)に較べて干渉の度合
が減少する。
従つて、第7図のCに示す様に、一対の界面が
平行な関係にある場合Bよりも非平行な場合Aは
干渉しても干渉縞模様の明暗の差が無視し得る程
度に小さくなる。その結果、微小部分の入射光量
は平均化される。
このことは、第6図に示す様に、第2層602
の層厚がマクロ的にも不均一(d7≠d8)でも同様
に云える為、全層領域に於て入射光量が均一にな
る(第6図の「D」参照)。
また、光受容層が多層構成である場合に於て照
射側から第2層まで可干渉性光が透過した場合に
就いて本発明の効果を述べれば、第8図に示す様
に、入射光I0に対して、反射光R1,R2,R3,R4,
R5が存在する。その為各々の層で第7図を以つ
て前記に説明したことが生ずる。
その上、微小部分内の各層界面は、一種のスリ
ツトとして働き、そこで回折現像を生じる。その
ため各層での干渉は、層厚の差による干渉と層界
面の回折による干渉との積として効果が現われ
る。
従つて、光受容層全体で考えると干渉は夫々の
層での相乗効果となる為、本発明によれば、光受
容層を構成する層の数が増大するにつれ、より一
層干渉効果を防止することが出来る。
又、微小部分内に於て生ずる干渉縞は、微小部
分の大きさが照射光スポツト径より小さい為、即
ち、解像度限界より小さい為、画像に現れること
はない。又、仮に画像に現われているとしても眼
の分解能以下なので実質的には何等支障を生じな
い。
本発明に於て、凹凸の傾斜面は反射光を一方向
へ確実に揃える為に、鏡面仕上げとされるのが望
ましい。
本発明に適した微小部分の大きさl(凹凸形状
の一周期分)は、照射光のスポツト径をLとすれ
ば、l≦Lである。
又、本発明の目的をより効果的に達成する為に
は微小部分lに於ける層厚の差(d5−d6)は、照
射光の波長をλとすると、
d5−d6≧λ/2n(n:第2層602の屈折率)であ
るのが望ましい。
本発明に於ては、多層構造の光受容層の微小部
分lの層厚内(以後「微小カラム」と称す)に於
て、少なくともいずれか2つの層界面が非平行な
関係にある様に各層の層厚が微小カラム内に於て
制御されるが、この条件を満足するならば該微小
カラム内にいずれか2つの層界面が平行な関係に
あつても良い。
但し、平行な層界面を形成する層は、任意の2
つの位置に於る層厚の差が、
λ/2n (n:層の屈折率)
以下である様に全領域に於て均一層厚に形成され
るのが望ましい。
光受容層を構成するシリコン原子とゲルマニウ
ム原子を含む第1の層とシリコン原子を含む第2
の層の形成には、本発明の目的をより効果的且つ
容易に達成する為に、層厚を光学的レベルで正確
に制御できることからプラズマ気相法(PCVD
法)、光CVD法、熱CVD法が採用される。
本発明の目的を達するための支持体の加工方法
としては、化学エツチング、電気メツキなどの化
学的方法、蒸着、スパツタリングなどの物理的方
法、旋盤加工などの機械的方法などが利用でき
る。しかし、生産管理を容易に行うために、旋盤
などの機械的加工方法が好ましいものである。
たとえば、支持体を旋盤等で加工する場合、第
30図に示す様に、V字形状の切刃を有するバイ
トをダイヤモンドパウダーで擦り所望の形状とし
た切刃を有するバイト1をフライス盤、旋盤等の
切削加工機械の所定位置に固定し、例えば円筒状
支持体を予め所望に従つて設計されたプログラム
に従つて回転させながら規則的に所定方向に移動
させることにより、支持体表面を正確に切削加工
することで所望の凹凸形状、ピツチ、深さで形成
される。この様な切削加工法によつて形成される
凹凸が作り出す線状突起部は、円筒状支持体の中
心軸を中心にした螺線構造を有する。突起部の螺
線構造は、二重、三重の多重螺線構造、又は交叉
螺線構造とされても差支えない。
或いは、螺線構造に加えて中心軸に沿つた直線
構造を導入しても良い。
本発明の支持体の所定断面内の凸部は、本発明
の効果を高めるためと、加工管理を容易にするた
めに、一次近似的に同一形状とすることが好まし
い。
又、前記凸部は、本発明の効果を高めるために
規則的または、周期的に配列されていることが好
ましい。又、更に、前記凸部は、本発明の効果を
一層高め、光受容層と支持体との密着性を高める
ために、副ピークを複数有することが好ましい。
これ等の夫々に加えて、入射光を効率よく一方
向に散乱するために、前記凸部が主ピークを中心
に対称(第9図A)または非対称形(第9図B)
に統一されていることが好ましい。しかし、支持
体の加工管理の自由度を高める為には両方が混在
しているのが良い。
本発明に於ては、管理された状態で支持体表面
に設けられる凹凸の各デイメンジヨンは、以下の
点を考慮した上で、本発明の目的を効果的に達成
出来る様に設定される。
即ち、第1には光受容層を構成するA−Si層
は、層形成される表面の状態に構造敏感であつ
て、表面状態に応じて層品質は大きく変化する。
従つて、A−Si層の層品質の低下を招来しない
様に支持体表面に設けられる凹凸のデイメンジヨ
ンを設定する必要がある。
第2には光受容層の自由表面に極端な凹凸があ
ると、画像形成後のクリーニングに於てクリーニ
ングを完全に行なうことが出来なくなる。
また、ブレードクリーニングを行う場合、ブレ
ードのいたみが早くなるという問題がある。
上記した層堆積上の問題点、電子写真法のプロ
セス上の問題点および、干渉縞模様を防ぐ条件を
検討した結果、支持体表面の凹部のピツチは、好
ましくは500μm〜0.3μm、より好ましくは200μm
〜1μm、最適には50μm〜5μmであるのが望まし
い。
又凹部の最大の深さは、好ましくは0.1μm〜5μ
m、より好ましくは0.3μm〜3μm、最適には0.6μ
m〜2μmとされるのが望ましい。支持体表面の
凹部のピツチと最大深さが上記の範囲にある場
合、凹部(又は線状突起部)の傾斜面の傾きは、
好ましくは1度〜20度、より好ましくは3度〜15
度、最適には4度〜10度とされるのが望ましい。
又、この様な支持体上に堆積される各層の層厚
の不均一に基く層厚差の最大は、同一ピツチ内で
好ましくは0.1μm〜2μm、より好ましくは0.1μm
〜1.5μm、最適には0.2μm〜1μmとされるのが望
ましい。
本発明の光受容部材における光受容層はシリコ
ン原子とゲルマニウム原子とを含む非晶質材料で
構成された第1の層と、シリコン原子を含む非晶
質材料で構成され光導電性を示す第2の層と、表
面層とが支持体側より順に設けられた多層構成と
なつているため、極めて優れた電気的、光学的、
光導電的特性、電気的耐圧性及び使用環境特性を
示す。
殊に、電子写真用光受容部材として適用させた
場合には、画像形成への残留電位の影響が全くな
く、その電気的特性が安定しており高感度で、高
SN比を有するものであつて、耐光疲労、繰返し
使用特性に長け、濃度が高く、ハーフトーンが鮮
明に出て、且つ解像度の高い高品質の画像を安定
して繰返し得ることができる。
更に、本発明の光受容部材は、全可視光領域に
おいて光感度が高く、また、特に長波長側の光感
度特性に優れているため殊に、半導体レーザーと
のマツチングに優れ、且つ光応答が早い。
以下、図面に従つて、本発明の光受容部材に就
て詳細に説明する。
第10図は、本発明の実施態様例の光受容部材
の層構成を説明するために模式的に示した模式的
構成図である。
第10図に示す光受容部材1004は、光受容
部材用としての支持体1001の上に、光受容層
1000を有する。
光受容層1000は支持体1001側よりゲル
マニウム原子を含有するa−Si(H,X)(以後
「a−SiGe(H,X)」と略記する)で構成された
第1の層G1002とa−Si(H,X)で構成さ
れ光導電性を有する第2の層S1003と、表面
層1005とが順に積層された層構造を有する
(ここで、Xはハロゲン原子をあらわす)。第1の
層G1002中に含有されるゲルマニウム原子
は、該第1の層G1002の層厚方向には連続的
であつて且つ前記支持体1001の設けられてあ
る側とは反対の側(光受容層1000の表面層1
005側)の方に対して前記支持体1001側の
方に多く分布した状態となる様に前記第1の層G
1002中に含有される。
本発明の光受容部材においては、第1の層G中
に含有されるゲルマニウム原子の分布状態は、層
厚方向においては、前記の様な分布状態を取り、
支持体の表面と平行な面内方向には均一な分布状
態とされるのが望ましいものである。
本発明に於いては、第1の層G上に設けられる
第2の層S中には、ゲルマニウム原子は含有され
ておらず、この様な層構造に光受容層を形成する
ことによつて、可視光領域をふくむ比較的短波長
から比較的長波長迄の全領域の波長の光に対して
光感度が優れている光受容部材として得るもので
ある。
又、第1の層G中に於けるゲルマニウム原子の
分布状態は全層領域にゲルマニウム原子が連続的
に分布し、ゲルマニウム原子の層厚方向の分布濃
度Cが支持体側より第2の層Sに向つて減少する
変化が与えられているので、第1の層Gと第2の
層Sとの間における親和性に優れ、且つ後述する
様に、支持体側端部においてゲルマニウム原子の
分布濃度Cを極端に大きくすることにより、半導
体レーザ等を使用した場合の、第2の層Sでは殆
ど吸収しきれない長波長側の光を第1の層Gに於
いて、実質的に完全に吸収することが出来、支持
体面からの反射による干渉を防止することが出来
る。
又、本発明の光受容部材に於いては、第1の層
Gと第2の層Sとを構成する非晶質材料の夫々が
シリコン原子という共通の構成要素を有している
ので積層界面に於いて化学的な安定性の確保が充
分成されている。
第11図乃至第19図には、本発明における光
受容部材の第1の層G中に含有されるゲルマニウ
ム原子の層厚方向の分布状態の典型的例が示され
る。
第11図乃至第19図において、横軸はゲルマ
ニウム原子の分布濃度Cを、縦軸は、第1の層G
の層厚を示し、tBは支持体側の第1の層Gの端面
の位置を、tTは支持体側とは反対側の層Gの端面
の位置を示す。即ち、ゲルマニウム原子の含有さ
れる第1の層GはtB側よりtT側に向つて層形成が
なされる。
第11図には、第1の層Gに含有されるゲルマ
ニウム原子の層厚方向の分布状態の第1の典型例
が示される。
第11図に示される例では、ゲルマニウム原子
の含有される第1の層Gが形成される表面と該第
1の層Gの表面とが接する界面位置tBよりt1の位
置までは、ゲルマニウム原子の分布濃度CがC1
なる一定の値を取り乍らゲルマニウム原子が形成
される第1の層Gに含有され、位置t1よりは濃度
C2より界面位置tTに至るまで徐々に連続的に減少
されている。界面位置tTにおいてはゲルマニウム
原子の分布濃度CはC3とされる。
第12図に示される例においては、含有される
ゲルマニウム原子の分布濃度Cは位置tBより位置
tTに至るまで濃度C4から徐々に連続的に減少して
位置tTにおいて濃度C5となる様な分布状態を形成
している。
第13図の場合には、位置tBより位置t2まで
は、ゲルマニウム原子の分布濃度Cは濃度C6と
一定値とされ、位置t2と位置tTとの間において、
徐々に連続的の減少され、位置tTにおいて、分布
濃度Cは実質的に零とされている(ここで実質的
に零とは検出限界量未満の場合である)。
第14図の場合には、ゲルマニウム原子の分布
濃度Cは位置tBより位置tTに至るまで、濃度C8よ
り連続的に徐々に減少され、位置tTにおいて実質
的に零とされている。
第15図に示す例に於いては、ゲルマニウム原
子の分布濃度Cは、位置tBと位置t3間において
は、濃度C9と一定値であり、位置tTに於いては濃
度C10とされる。位置t3と位置tTとの間では、分布
濃度Cは一次関数的に位置t3より位置tTに至るま
で減少されている。
第16図に示される例においては、分布濃度C
は位置tBより位置t4までは濃度C11の一定値を取
り、位置t4より位置tTまでは濃度C12より濃度C13
まで一次関数的に減少する分布状態とされてい
る。
第17図に示す例においては、位置tBより位置
tTに至るまで、ゲルマニウム原子の分布濃度Cは
濃度C14より実質的に零に至る様に一次関数的に
減少している。
第18図においては、位置tBより位置t5に至る
まではゲルマニウム原子の分布濃度Cは、濃度
C15より濃度C16まで一次関数的に減少され、位置
t5と位置tTとの間においては、濃度C16の一定値と
された例が示されている。
第19図に示される例において、ゲルマニウム
原子の分布濃度Cは、位置tBにおいて濃度C17で
あり、位置t6に至るまではこの濃度C17より初め
はゆつくりと減少され、t6の位置付近において
は、急激に減少されて位置t6では濃度C18とされ
る。
位置t6と位置t7との間においては、初め急激に
減少されて、その後は、緩やかに徐々に減少され
て位置t7で濃度C19となり、位置t7と位置t8との間
では、極めてゆつくりと徐々に減少されて位置t8
において、濃度C20に至る。位置t8と位置tTとの間
においては濃度C20より実質的に零になる様に図
に示す如き形状の曲線に従つて減少されている。
以上、第11図乃至第19図により、第1の層
G中に含有されるゲルマニウム原子の層厚方向の
分布状態の典型例の幾つかを説明した様に、本発
明においては、支持体側において、ゲルマニウム
原子の分布濃度Cの高い部分を有し、界面tT側に
おいては、前記分布濃度Cは支持体側に比べて可
成り低くされた部分を有するゲルマニウム原子の
分布状態が第1の層Gに設けられている。
本発明における受容部材を構成する光受容層を
構成する第1の層Gは好ましくは上記した様に支
持体側の方にゲルマニウム原子が比較的高濃度で
含有されている局在領域Aを有するのが望まし
い。
本発明においては局在領域Aは、第11図乃至
第19図に示す記号を用いて説明すれば、界面位
置tTより5μ以内に設けられているのが望ましいも
のである。
本発明に於ては、上記局在領域Aは、界面位置
tBより5μ厚までの全層領域LTとされる場合もある
し、又、層領域LTの一部とされる場合もある。
局在領域Aを層領域LTの一部とするか又は全
部とするかは、形成される光受容層に要求される
特性に従つて適宜決められる。
局在領域Aはその中に含有されるゲルマニウム
原子の層厚方向の分布状態としてゲルマニウム原
子の分布濃度の最大値Cmaxがシリコン原子に対
して、好ましくは1000atomic ppm以上、より好
適には5000atomic ppm以上、最適には1×
104atomic ppm以上とされる様な分布状態とな
り得るように層形成されるのが望ましい。
即ち、本発明においては、ゲルマニウム原子の
含有される第1の層は、支持体側からの層厚で
5μ以内(tBから5μ層の層領域)に分布濃度の最大
値Cmaxが存在する様に形成されるのが好ましい
ものである。
本発明に於いて、形成される光受容層を構成す
る第2の層S中に含有される水素原子(H)の量
又はハロゲン原子(X)の量又は水素原子とハロ
ゲン原子の量の和(H+X)は、好ましくは1〜
40atomic%、より好適には5〜30atomic%、最
適には5〜25atomic%とされるのが望ましい。
本発明において、第1の層中に含有されるゲル
マニウム原子の含有量としては、本発明の目的が
効果的に達成される様に所望に従つて適宜決めら
れるが、好ましくは1〜9.5×105atomic ppm、
より好ましくは100〜8×105atomic ppm、最適
には500〜7×105atomic ppmとされるのが望ま
しいものである。
本発明に於いて第1の層Gと第2の層Sとの層
厚は、本発明の目的を効果的に達成させる為の重
要な因子の1つであるので形成される光受容部材
に所望の特性が充分与えられる様に、光受容部材
の設計の際に充分なる注意が払われる必要があ
る。
本発明に於いて、第1の層Gの層厚TBは好ま
しくは30Å〜50μ、より好ましくは、40Å〜40μ、
最適には、50Å〜30μとされるのが望ましい。
又、第2の層Sの層厚Tは、好ましくは0.5〜
90μ、より好ましくは1〜80μ最適には2〜50μと
されるのが望ましい。
第1の層Gの層厚TBと第2層Sの層厚Tの和
(TB+T)としては、両層領域に要求される特性
と光受容層全体に要求される特性との相互間の有
機的関連性に基いて、光受容部材の層設計の際に
所望に従つて、適宜決定される。
本発明の光受容部材に於いては、上記の(TB
+T)の数値範囲としては、好ましくは1〜
100μ、より好適には1〜80μ、最適には2〜50μ
とされるのが望ましい。
本発明のより好ましい実施態様例に於いては、
上記の層厚TB及び層厚Tとしては、好ましくは
TB/T≦1なる関係を満足する様に、夫々に対
して適宜適切な数値が選択されるのが望ましい。
上記の場合に於ける層厚TB及び層厚Tの数値
の選択の於いて、より好ましくはTB/T≦0.9、
最適にはTB/T≦0.8なる関係が満足される様に
層厚TB及び層厚Tの値が決定されるのが望まし
いものである。
本発明に於いて、第1の層G中に含有されるゲ
ルマニウム原子の含有量が1×105atomic ppm
以上の場合には、第1の層Gの層厚TBとしては、
可成り薄くされるのが望ましく、好ましくは30μ
以下、より好ましくは25μ以下、最適には20μ以
下とされるのが望ましいものである。
本発明において、必要に応じて光受容層を構成
する第1の層G及び第2の層S中に含有されるハ
ロゲン原子Xとしては、具体的には、フツ素、塩
素、臭素、ヨウ素が挙げられ、殊にフツ素、塩素
を好適なものとして挙げることが出来る。
本発明において、a−SiGe(H,X)で構成さ
れる第1の層Gを形成するには例えばグロー放電
法、スパツタリング法、或いはイオンプレーテイ
ング法等の放電現象を利用する真空堆積法によつ
て成される。例えば、グロー放電法によつて、a
−SiGe(H,X)で構成される第1の層Gを形成
するには、基本的には、シリコン原子(Si)を供
給し得るSi供給用の原料ガスとゲルマニウム原子
(Ge)を供給し得るGe供給用の原料ガスと必要
に応じて水素原子(H)導入用の原料ガス又は/
及びハロゲン原子(X)導入用の原料ガスを、内
部が減圧にし得る堆積室内に所望のガス圧状態で
導入して、該堆積室内にグロー放電を生起させ、
予め所定位置に設置されてある所定の支持体表面
上に含有されるゲルマニウム原子の分布濃度を所
望の変化率曲線に従つて制御し乍らa−SiGe
(H,X)から成る層を形成させれば良い。又、
スパツタリング法で形成する場合には、例えば
Ar,He等の不活性ガス又はこれ等のガスをベー
スとした混合ガスの雰囲気中でSiで構成されたタ
ーゲツトとGeで構成されたターゲツトの二枚を
使用して、又はSiとGeの混合されたターゲツト
を使用してスパツタリングする際、必要に応じて
水素原子(H)又は/及びハロゲン原子(X)導
入用のガスをスパツタリング用の堆積室に導入し
てやれば良い。
本発明において使用されるSi供給用の原料ガス
と成り得る物質としては、SiH4,Si2H6,Si3H8,
Si4H10等のガス状態の又ガス化し得る水素化硅素
(シラン類)が有効に使用されるものとして挙げ
られ、殊に、層作成作業時の取扱い易さ、Si供給
効率の良さ等の点でSiH4,Si2H6、が好ましいも
のとして挙げられる。
Ge供給用の原料ガスと成り得る物質としては、
GeH4,Ge2H6,Ge3H8,Ge4H10,Ge5H12,
Ge6H14,Ge7H16,Ge8H18,Ge9H20等のガス状
態の又はガス化し得る水素化ゲルマニウムが有効
に使用されるものとして挙げられ、殊に、層作成
作業時の取扱い易さ、Ge供給効率の良さ等の点
で、GeH4,Ge2H6,Ge3H8が好ましいものとし
て挙げられる。
本発明において使用されるハロゲン原子導入用
の原料ガスとして有効なのは、多くのハロゲン化
合物が挙げられ、例えばハロゲンガス、ハロゲン
化物、ハロゲン間化合物、ハロゲンで置換された
シラン誘導体等のガス状態の又はガス化し得るハ
ロゲン化合物が好ましく挙げられる。
又、更には、シリコン原子とハロゲン原子とを
構成要素とするガス状態の又はガス化し得る、ハ
ロゲン原子を含む水素化ケイ素化合物も有効なも
のとして本発明においては挙げることが出来る。
本発明において好適に使用し得るハロゲン化合
物としては、具体的には、フツ素、塩素、臭素、
ヨウ素のハロゲンガス、BrF,ClF,ClF3,
BrF5,BrF3,IF3,IF5,ICl,IBr等のハロゲン
間化合物を挙げることが出来る。
ハロゲン原子を含む硅素化合物、所謂、ハロゲ
ン原子で置換されたシラン誘導体としては、具体
的には例えばSiF4,Si2F6,SiCl4,SiBr4等のハ
ロゲン化硅素が好ましいものとして挙げる事が出
来る。
この様なハロゲン原子を含む硅素化合物を採用
してグロー放電法によつて本発明の特徴的な光受
容部材を形成する場合には、Ge供給用の原料ガ
スと共にSiを供給し得る原料ガスとしての水素化
ケイ素ガスを使用しなくとも、所望の支持体上に
ハロゲン原子を含むa−SiGeから成る第1の層
Gを形成する事が出来る。
グロー放電法に従つて、ハロゲン原子を含む第
1の層Gを作成する場合、基本的には、例えばSi
供給用の原料ガスとなるハロゲン化ケイ素とGe
供給用の原料ガスとなる水素化ゲルマニウムと
Ar,H2,He等のガス等を所定の混合比とガス流
量になる様にして第1の層Gを形成する堆積室に
導入し、グロー放電を生起してこれ等のガスのプ
ラズマ雰囲気を形成することによつて、所望の支
持体上に第1の層Gを形成し得るものであるが、
水素原子の導入割合の制御を一層容易になる様に
計る為にこれ等のガスに更に水素ガス又は水素原
子を含むケイ素化合物のガスも所望量混合して層
形成しても良い。
又、各ガスは単独種のみでなく所定の混合比で
複数混合して使用しても差支えないものである。
反応性スパツタリング法或いはイオンプレーテ
イング法に依つてa−SiGe(H,X)から成る第
1の層Gを形成するには、例えばスパツタリング
法の場合にはSiから成るターゲツトとGeから成
るターゲツトの二枚を、或いはSiとGeから成る
ターゲツトを使用して、これを所望のガスプラズ
マ雰囲気中でスパツタリングし、イオンプレーテ
イング法の場合には、例えば、多結晶シリコン又
は単結晶シリコンと多結晶ゲルマニウム又は単結
晶ゲルマニウムとを夫々蒸発源として蒸着ボート
に収容し、この蒸発源を抵抗加熱法或いはエレク
トロンビーム法(EB法)等によつて加熱蒸発さ
せ飛翔蒸発物を所望のガスプラズマ雰囲気中を通
過させる事で行う事が出来る。
この際、スパツタリング法、イオンプレーテイ
ング法の何れの場合にも形成される層中にハロゲ
ン原子を導入するには、前記のハロゲン化合物又
は前記のハロゲン原子を含むケイ素化合物のガス
を堆積室中に導入して該ガスのプラズマ雰囲気を
形成してやれば良いものである。
又、水素原子を導入する場合には、水素原子導
入用の原料ガス、例えば、H2、或いは前記した
シラン類又は/及び水素化ゲルマニウム等のガス
類をスパツタリング用の堆積室中に導入して該ガ
ス類のプラズマ雰囲気を形成してやれば良い。
本発明においては、ハロゲン原子導入用の原料
ガスとして上記されたハロゲン化合物或いはハロ
ゲンを含む硅素化合物が有効なものとして使用さ
れるものであるが、その他に、HF,HCl,
HBr,HI等のハロゲン化水素、SiH2F2,
SiH2I2,SiH2Cl2,SiHCl3,SiH2Br2,SiHBr3等
のハロゲン置換水素化ケイ素、及びGeHF3,
GeH2F2,GeH3F,GeHCl3,GeH2Cl2,
GeH3Cl,GeHBr3,GeH2Br2,GeH3Br,
GeHI3,GeH2I2,GeH3I等の水素化ハロゲン化
ゲルマニウム等の水素原子を構成要素の1つとす
るハロゲン化物、GeF4,GeCl4,GeBr4,GeI4,
GeF2,GeCl2,GeBr2,GeI2等のハロゲン化ゲル
マニウム、等々のガス状態の或いはガス化し得る
物質も有効な第1の層G形成用の出発物質として
挙げる事が出来る。
これ等の物質の中、水素原子を含むハロゲン化
物は、第1の層G形成の際に層中にハロゲン原子
の導入と同時に電気的或いは光電的特性の制御に
極めて有効な水素原子も導入されるので、本発明
においては好適なハロゲン導入用の原料として使
用される。
水素原子を第1の層G中に構造的に導入するに
は、上記の他にH2、或いはSiH4,Si2H6,
Si3H8,Si4H10等の水素化硅素をGeを供給する為
のゲルマニウム又はゲルマニウム化合物と、或い
は、GeH4,Ge2H6,Ge3H8,Ge4H10,Ge5H12,
Ge6H14,Ge7H16,Ge8H18,Ge9H20等の水素化
ゲルマニウムとSiを供給する為のシリコン又はシ
リコン化合物と、を堆積室中に共存させて放電を
生起させる事でも行う事が出来る。
本発明の好ましい例において、形成される光受
容層を構成する第1の層G中に含有される水素原
子(H)の量又はハロゲン原子(X)の量又は水
素原子とハロゲン原子の量の和(H+X)は、好
ましくは0.01〜40atomic%、より好適には0.05〜
30atomic%、最適には0.1〜25atomic%とされる
のが望ましい。
第1の層G中に含有される水素原子(H)又
は/及びハロゲン原子(X)の量を制御するに
は、例えば支持体温度又は/及び水素原子(H)、
或いはハロゲン原子(X)を含有させる為に使用
される出発物質の堆積装置系内へ導入する量、放
電々力等を制御してやれば良い。
本発明に於いて、a−Si(H,X)で構成され
る第2の層Sを形成するには、前記した第1の層
G形成用の出発物質の中より、Ge供給用の原
料ガスとなる出発物質を除いた出発物質〔第2の
層S形成用の出発物質〕を使用して、第1の層
Gを形成する場合と、同様の方法と条件に従つて
行うことが出来る。
即ち、本発明において、a−Si(H,X)で構
成される第2の層Sを形成するには例えばグロー
放電法、スパツタリング法、或いはイオンプレー
テイング法等の放電現象を利用する真空堆積法に
よつて成される。例えば、グロー放電法によつて
a−Si(H,X)で構成される第2の層Sを形成
するには、基本的には前記したシリコン原子
(Si)を供給し得るSi供給用の原料ガスと共に、
必要に応じて水素原子(H)導入用の又は/及び
ハロゲン原子(X)導入用の原料ガスを、内部が
減圧にし得る堆積室内に導入して、該堆積室内に
グロー放電を生起させ、予め所定位置に設置され
てある所定の支持体表面上にa−Si(H,X)か
らなる層を形成させれば良い。又、スパツタリン
グ法で形成する場合には、例えばAr,He等の不
活性ガス又はこれ等のガスをベースとした混合ガ
スの雰囲気中でSiで構成されたターゲツトをスパ
ツタリングする際、水素原子(H)又は/及びハ
ロゲン原子(X)導入用のガスをスパツタリング
用の堆積室に導入しておけば良い。
第10図に示される光受容部材1004におい
ては、第2の層1003上に形成される表面層1
005は自由表面を有し、主に耐湿性、連続繰返
し特性、電気的耐圧性、使用環境特性、機械的耐
久性、光受容特性において本発明の目的を達成す
る為に設けられる。
本発明に於ける表面層1005は、シリコン原
子(Si)と炭素原子(C)と、必要に応じて水素
原子(H)又は/及びハロゲン原子(X)とを含
む非晶質材料(以後「a−(SixC1−x)y(H,X)
1−y」と記す。但し、0<x<1で、0<y≦
1)で構成される。
a−(SixC1−x)y(H,X)1−yで構成される表
面層1005の形成はグロー放電法のようなプラ
ズマ気相法(PCVD法)、あるいは光CVD法、熱
CVD法、スパツタリング法、エレクトロンビー
ム法等によつて成される。これ等の製造法は、製
造条件、設備資本投下の負荷程度、製造規模、作
製される光導電部材に所望される特性等の要因に
よつて適宜選択されて採用されるが、所望する特
性を有する光受容部材を製造するための作製条件
の制御が比較的容易である、シリコン原子と共に
炭素原子及びハロゲン原子を、作製する表面層1
005中に導入するのが容易に行える等の利点か
らグロー放電法或はスパツターリング法が好適に
採用される。更に、本発明に於いては、グロー放
電法とスパツターリング法とを同一装置系内で併
用して表面層1005を形成してもよい。
グロー放電法によつて表面層1005を形成す
るには、a−(SixC1−x)y(H,X)1−y形成用の
原料ガスを、必要に応じて稀釈ガスと所定量の混
合比で混合して、支持体の設置してある真空堆積
室に導入し、導入されたガスを、グロー放電を生
起させることでガスプラズマ化して、前記支持体
上に形成されてある層上にa−(SixC1−x)y(H,
X)1−yを堆積させれば良い。
本発明に於いて、a−(SixC1−x)y(H,X)1
−y形形成用の原料ガスとしては、シリコン原子
(Si)、炭素原子(C)、水素原子(H)、ハロゲン
原子(X)の中の少なくとも一つを構成原子とす
るガス状の物質又はガス化し得る物質をガス化し
たものの中の大概のものが使用され得る。
Si,C,H,Xの中の一つとして、Siを構成原
子とする原料ガスを使用する場合は、例えば、Si
を構成原子とする原料ガスと、Cを構成原子とす
る原料ガスと、必要に応じて、Hを構成原子とす
る原料ガス又は/及びXを構成原子とする原料ガ
スとを所望の混合比で混合して使用するか、又は
Siを構成原子とする原料ガスと、C及びHを構成
原子とする原料ガス又は/及びC及びXを構成原
子とする原料ガスとを、これも又、所望の混合比
で、混合するか、或いは、Siを構成原子とする原
料ガスと、Si,C及びHの3つを構成原子とする
原料ガス又は、Si,C及びXの3つを構成原子と
する原料ガスとを混合して使用することができ
る。
又、別には、SiとHとを構成原子とする原料ガ
スにCを構成原子とする原料ガスを混合して使用
しても良いし、SiとXとを構成原子とする原料ガ
スにCを構成原子とする原料ガスを混合して使用
してもよい。
本発明に於いて、表面層1005中に含有され
るハロゲン原子(X)として好適なのは、F,
Cl,Br,Iであり、殊にF,Clが望ましいもの
である。
本発明に於いて、表面層1005を形成するの
に有効に使用される原料ガスと成り得るものとし
ては、常温常圧に於いてガス状態のもの又は容易
にガス化し得る物質を挙げることができる。
本発明に於いて、表面層1005形成用の原料
ガスとして有効に使用されるのは、SiとHとを構
成原子とするSiH4,Si2H6,Si3H8,Si4H等のシ
ラン(Silane)類等の水素化硅素ガス、CとHと
を構成原子とする、例えば、炭素数1〜4の飽和
炭化水素、炭素数2〜4のエチレン系炭化水素、
炭素数2〜3のアセチレン系炭化水素、ハロゲン
単体、ハロゲン化水素、ハロゲン間化合物、ハロ
ゲン化硅素、ハロゲン置換水素化硅素、水素化硅
素等を挙げる事ができる。具体的には、飽和炭化
水素としてはメタン(CH4)、エタン(C2H6)、
プロパン(C3H8)、n−ブタン(n−C4H)、ペ
ンタン(C5H)、エチレン炭化水素としては、エ
チレン(C2H4)、プロピレン(C3H6)、ブテン−
1(C4H8)、ブテン−2(C4H8)、イソブチレン
(C4H8)、ペンテン(C5H)、アセチレン系炭化水
素としては、アセチレン(C2H2)、メチルアセチ
レン(C3H4)、ブチン(C4H6)、ハロゲン単体と
しては、フツ素、塩素、臭素、ヨウ素のハロゲン
ガス、ハロゲン化水素としては、FH,HI,
HCl,HBr、ハロゲン間化合物としては、BrF,
ClF,ClF3,ClF5,BrF5,BrF3,IF7,IF5,
ICl,IBr、ハロゲン化硅素としては、SiF4,
Si2F6,SiCl3Br,SiCl2Br2,SiClBr3,SiCl3I,
SiBr4、ハロゲン置換水素化硅素としては、
SiH2F2,SiH2Cl3,SiH3Cl,SiH3Br,SiH3Br,
SiH2Br2,SiHBr3、水素化硅素としては、SiH4,
Si2H8,Si3H8,Si4H等のシラン(Silane)類、
等々を挙げることができる。
これ等の他にCF4,CCl4,CBr4,CHF3,
CH2F2,CH3F,CH3Cl,CH3Br,CH3I,
C2H5Cl、等のハロゲン置換パラフイン系炭化水
素、SF4,SF6のフツ素化硫黄化合物、Si
(CH3)4,Si(C2H5)4、等のケイ化アルキルやSiCl
(CH3)3,SiCl2(CH3)2,SiCl3CH3等のハロゲン
含有ケイ化アルキル等のシラン誘導体も有効なも
のとして挙げることができる。
これ等の表面層1005形成物質は形成される
表面層1005中に、所定の組成比でシリコン原
子、炭素原子及びハロゲン原子と必要に応じて水
素原子とが含有される様に、表面層1005の形
成の際に所望に従つて選択されて使用される。
例えば、シリコン原子と炭素原子と水素原子と
の含有が容易に成し得て且つ所望の特性の層が形
成され得るSi(CH3)4と、ハロゲン原子を含有さ
れるものとしてのSiHCl3,SiH2Cl2,SiCl4、或
いは、SiH3Cl等を所定の混合比にして、ガス状
態で表面層1005形成用の装置内に導入してグ
ロー放電を生起させることにとつてa−(SixC1−
x)(Cl+H)1−yから成る表面層1005を形成
することができる。
スパツターリング法によつて表面層1005を
形成するには、単結晶又は、多結晶のSiウエーハ
ー又はCウエーハー又はSiとCが混合されて含有
されているウエーハーをターゲツトとして、これ
らを必要に応じてハロゲン原子又は/及び水素原
子を構成要素として含む種々のガス雰囲気中でス
パツターリングすることによつて行えば良い。
例えば、Siウエーハーをターゲツトとして使用
すれば、CとH又は/及びXを導入するための原
料ガスを、必要に応じて稀釈して、スパツター用
の堆積室中に導入し、これらのガスのガスプラズ
マを形成して前記Siウエーハーをスパツターリン
グすれば良い。
又、別には、SiとCとは別々のターゲツトとし
て、又はSiとCの混合した一枚のターゲツトを使
用することによつて、必要に応じて水素原子又
は/及びハロゲン原子を含有するガス雰囲気中
で、スパツターリングすることによつて成され
る。C,H及びXの導入用の原料ガスとなる物質
としては、先述したグロー放電の例で示した表面
層1005形成用の物質がスパツターリング法の
場合にも有効な物質として使用され得る。
本発明に於いて、表面層1005をグロー放電
法又はスパツターリング法で形成する際に使用さ
れる稀釈ガスとしては、所謂、希ガス、例えば、
He,Ne,Ar等が好適なものとして挙げること
ができる。
本発明に於ける表面層1005は、その要求さ
れる特性が所望通りに与えられる様に注意深く形
成される。
即ち、Si,C、必要に応じてH又は/及びXを
構成原子とする物質は、その作成条件によつて構
造的には結晶からアモルフアスまでの形態を取
り、電気物性的には、導電性から半導体性、絶縁
性までの間の性質を、又光導電的性質から非光導
電的性質を、各々示すので、本発明に於いては、
目的に応じた所望の特性を有するa−(SixC1−x)
y(H,X)1−yが形成される様に、所望に従つて
その作成条件の選択が厳密に成される。例えば、
表面層1005を電気的耐圧性の向上を主な目的
として設けるには、a−(SixC1−x)y(H,X)1
−yは使用環境に於いて電気絶縁性的挙動の顕著
な非晶質材料として作成される。
又、連続繰返し使用特性や使用環境特性の向上
を主たる目的として表面層1005が設けられる
場合には上記の電気絶縁性の度合はある程度緩和
され、照射される光に対してある程度の感度を有
する非晶質材料としてa−(SixC1−x)y(H,X)
1−yが作成がされる。
第2の層表面にa−(SixC1−x)y(H,X)1−y
から成る表面層1005を形成する際、層形成中
の支持体温度は、形成される層の構造及び特性を
左右する重要な因子であつて、本発明に於いて
は、目的とする特性を有するa−(SixC1−x)y
(H,X)1−yが所望通りに作成され得る様に層作
成時の支持体温度が厳密に制御されるのが望まし
い。
本発明に於ける、所望の目的が効果的に達成さ
れるための表面層1005の形成法に併せて適宜
最適範囲が選択されて、表面層1005の形成が
実行されるが好ましくは、20〜400℃、より好適
には50〜350℃、最適には100〜300℃とされるの
が望ましいものである。表面層1005の形成に
は、層を構成する原子の組成比の微妙な制御や層
厚の制御が他の方法に較べて、比較的容易である
事等のために、グロー放電法やスパツターリング
法の採用が有利であるが、これ等の層形成法で表
面層1005を形成する場合には前記の支持体温
度と同様に層形成の際の放電パワーが作成される
a−(SixC1−x)y(H,X)1−yの特性を左右する
重要な因子の一つである。
本発明に於ける目的が達成されるための特性を
有するa−(SixC1−x)y(H,X)1−yが生産性良
く効果的に作成されるための放電パワー条件とし
ては好ましくは10〜1000W、より好適には20〜
750W、最適には50〜650Wとされるのが望ましい
ものである。
堆積室のガス圧は好ましくは0.01〜1Torr、よ
り好適には0.1〜0.5Torr程度とされるのが望まし
い。
本発明に於いては、表面層1005を作成する
ための支持体温度、放電パワーの望ましい数値範
囲として前記した範囲の値が挙げられるが、これ
等の層作成フアクターは、独立的に別々に、決め
られるものではなく、所望特性のa−(SixC1−x)
y(H,X)1−yから成る表面層1005が形成さ
れる様に相互的有機的関連性に基づいて各層作成
フアクターの最適値が決められるのが望ましい。
本発明の光受容部材に於ける表面層1005に
含有される炭素原子の量は、表面層1005の作
成条件と同様、本発明の目的を達成する所望の特
性が得られる表面層1005が形成される重要な
因子である。
本発明に於ける表面層1005に含有される炭
素原子の量は、表面層1005を構成する非晶質
材料の種類及びその特性に応じて適宜所望に応じ
て決められるものである。
即ち、前記一般式a−(SixC1−x)y(H,X)1
−yで示される非晶質材料は、大別すると、シリ
コン原子と炭素原子とで構成される非晶質材料
(以後、「a−SiaC1−a」と記す。但し、0<a<
1)、シリコン原子と炭素原子と水素原子とで構
成される非晶質材料(以後、「a−(SibC1−b)cH1
−c」と記す。但し、0<b,c<1)、シリコン
原子と炭素原子とハロゲン原子と必要に応じて水
素原子とで構成される非晶質材料(以後、「a−
(SidC1−d)e(H,X)1−e」と記す。但し0<d,
e<1)、に分類される。
本発明に於いて、表面層1005がa−SiaC1
−aで構成される場合、表面層1005に含有さ
れる炭素原子の量は好ましくは、1×10-3〜
90atomic%、より好適には1〜80atomic%、最
適には10〜75atomic%とされるのが望ましいも
のである。即ち、先のa−SiaC1-aのaの表示で
行えば、aが好ましくは0.1〜0.99999、より好適
には0.2〜0.99、最適には、0.25〜0.9である。
本発明に於いて、表面層1005がa−(SibC1
−b)cH1−cで構成される場合、表面層1005に
含有される炭素原子の量は、好ましくは1×10-3
〜90atomic%とされ、より好ましくは、1〜
90atomic%、最適には10〜80atomic%とされる
のが望ましいものである。水素原子の含有量とし
ては、好ましくは1〜40atomic%、より好まし
くは2〜35atomic%、最適には5〜30atomic%
とされるのが望ましく、これ等の範囲に水素含有
量がある場合に形成される光受容部材は、実際面
に於いて優れたものとして充分適用させ得る。
即ち、先のa−(SibC1−b)cH1−cの表示で行な
えばbが好ましくは、0.1〜0.99999、より好適に
は、0.1〜0.99、最適には、0.15〜0.9、cが好ま
しくは、0.6〜0.99、より好適には0.65〜0.98、最
適には0.7〜0.95であるのが望ましい。
表面層1005が、a−(SidC1−d)e(H,X)
1−eで構成される場合には、表面層1005中に
含有される炭素原子の含有量としては、好ましく
は、1×10-3〜90atomic%、より好適には、1
〜90atomic%、最適には10〜80atomic%とされ
るのが望ましいものである。ハロゲン原子の含有
量としては、好ましくは、1〜20atomic%とさ
れるのが望ましく、これ等の範囲にハロゲン原子
含有量がある場合に作成される光受容部材を実際
面に充分適用させ得るものである。必要に応じて
含有される水素原子の含有量としては、好ましく
は19atomic%以下、より好適には13atomic%と
されるのが望ましいものである。
即ち、先のa−(SidC1−d)e(H,X)1−eのd,
eの表示で行なえば、dが好ましくは、0.1〜
0.99999、より好適には、0.1〜0.99、最適には
0.15〜0.9、eが好ましくは、0.8〜0.99、より好
適には0.82〜0.99、最適には0.85〜0.98であるの
が望ましい。
本発明に於ける表面層1005の層厚の数値範
囲は本発明の目的を効果的に達成するための重要
な因子の一つである。
本発明の目的を効果的に達成する様に所期の目
的に応じて適宜所望に従つて決められる。
又、表面層1005の層厚は、該層中に含有さ
れる炭素原子の量や第1の層、第2の層の層厚と
の関係に於いても、各々の層領域に要求される特
性に応じた有機的な関連性の下に所望に従つて適
宜決定される必要がある。
更に加え得るに、生産性や量産性を加味した経
済性の点に於いても考慮されるのが望ましい。本
発明に於ける表面層1005の層厚としては、好
ましくは0.003〜30μ、好適には0.004〜20μ、最適
には、0.005〜10μとされるのが望ましいものであ
る。
表面層1005には、機械的耐久性に対する保
護層としての働き、及び光学的には反射防止層と
しての働きを主に荷わせることができる。
表面層1005は、次の条件を満すとき、反射
防止層としての機能を果すのに適している。
即ち、表面層1005の屈折率をn、層厚を
d、入射光の波長をλとすると、
d=λ/4n
のとき、又はその奇数倍のとき、表面層は、反射
防止層として適している。又、第2の層の屈折率
をnaとした場合、表面層の屈折率nが
n=√
を満し、且つ表面層の層厚dが
d=λ/4n
又はその奇数倍であるとき、表面層は反射防止
層として最適である。a−Si:Hを第2の層とし
て用いる場合、a−Si:Hの屈折率は、約3.3で
あるので、表面層としては、屈折率1.82の材料が
適している。a−Si:HはCの量を調整すること
により、このような値の屈折率とすることがで
き、かつ機械的耐久性、層間の密着性及び電気的
特性も十分に満足させることができるので、表面
層の材料としては最適なものである。
また表面層1005を反射防止層としての役割
に重点を置く場合には、表面層の層厚としては、
0.05〜2μmとされるのがより望ましい。
本発明において使用される支持体としては、導
電性でも電気絶縁性であつても良い。導電性支持
体としては例えば、NiCr、ステンレス、Al,
Cr,Mo,Au,Nb,Ta,V,Ti,Pt,Pd等の
金属又はこれ等の合金が挙げられる。
電気絶縁性支持体としては、ポリエステル、ポ
リエチレン、ポリカーボネート、セルロースアセ
テート、ポリプロピレン、ポリ塩化ビニル、ポリ
塩化ビニリデン、ポリスチレン、ポリアミド等の
合成樹脂のフイルム又はシート、ガラス、セラミ
ツク、紙等が通常使用される。これ等の電気絶縁
性支持体は、好適には少なくともその一方の表面
を導電処理され、該導電処理された表面側に他の
層が設けられるのが望ましい。
例えば、ガラスであれば、その表面に、NiCr,
Al,Cr,Mo,Au,Ir,Nb,Ta,V,Ti,Pt,
Pd,In2O3,SnO2,ITO(In2O3+SnO2)等から
成る薄膜を設けることによつて導電性が付与さ
れ、或いはポリエステルフイルム等の合成樹脂フ
イルムであれば、NiCr,Al,Ag,Pb,Zn,Ni,
Au,Cr,Mo,Ir,Nb,Ta,V,Ti,Pt等の金
属の薄膜を真空蒸着、電子ビーム蒸着、スパツタ
リング等でその表面に設け、又は前記金属でその
表面をラミネート処理して、その表面に導電性が
付与される。支持体の形状としては、円筒状、ベ
ルト状、板状等任意の形状とし得、所望によつ
て、その形状は決定されるが、例えば、第10図
の光受容部材1004を電子写真用光受容部材と
して使用するのであれば連続高速複写の場合に
は、無端ベルト状又は円筒状とするのが望まし
い。支持体の厚さは、所望通りの光受容部材が形
成される用に適宜決定されるが、光受容部材とし
て可撓性が要求される場合には、支持体としての
機能が充分発揮される範囲内であれば可能な限り
薄くされる。而乍ら、この様な場合支持体の製造
上及び取扱い上、機械的強度等の点から、好まし
くは10μ以上とされる。
次に、本発明の光受容部材の製造方法の一例の
概略について説明する。
第20図に光受容部材の製造装置の一例を示
す。
図中、2002〜2006のガスボンベには、
本発明の光受容部材を形成するための原料ガスが
密封されており、その一例として例えば2002
は、SiH4ガス(純度99.999%、以下SiH4と略す)
ボンベ、2003はGeH4ガス(純度99.999%、
以下GeH4と略す)ボンベ、2004はSiF4ガス
(純度99.99%、以下SiF4と略す)ボンベ、200
5はHeガス(純度99.999%)ボンベ、2006
はH2ガス(純度99.999%)ボンベ、2045は
CH4ガス(純度99.999%)ボンベである。
これらのガスを反応室2001に流入させるに
はガスボンベ2002〜2006,2045のバ
ルブ2022〜2026,2044、リークバル
ブ2035が閉じられていることを確認し、また
流入バルブ2012〜2016,2043、流出
バルブ2017〜2021,2041、補助バル
ブ2032,2033が開かれていることを確認
して、先ずメインバルブ2034を開いて反応室
2001、及び各ガス配管内を排気する。次に真
空計2036の読みが約5×10-6torrになつた時
点で補助バルブ2032,2033、流出バルブ
2017〜2021,2041を閉じる。
次に、シリンダー状基体2037上に光受容層
を形成する場合の1例をあげると、ガスボンベ2
002よりSiH4ガス、ガスボンベ2003より
GeH4ガス、2006よりH2ガスをバルブ202
2,2023,2026を開いて出口圧ゲージ2
027,2028,2031の圧を1Kg/cm2に調
整し、流入バルブ2012,2013,2016
を徐々に開けて、マスフロコントローラー200
7,2008,2011内に夫々流入させる。引
続いて流出バルブ2017,2018,202
1、補助バルブ2032,2033を徐々に開い
て夫々のガスを反応室2001に流入させる。こ
のときのSiH4ガス流量、GeH4ガス流量、H2ガス
流量の比が所望の値になるように流出バルブ20
17,2018,2021を調整し、また、反応
室2001内の圧力が所望の値になるように真空
計2036の読みを見ながらメインバルブ203
4の開口を調整する。そして、基体2037の温
度が加熱ヒーター2038により50〜400℃の範
囲の温度に設定されていることを確認した後、電
源2040を所望の電力に設定して反応室200
1内にグロー放電を生起させ、同時にあらかじめ
設計されたガス変化率曲線に従つてGeH4ガスの
流量を手動あるいは外部駆動モータ等の方法によ
つてバルブ2018の開口を漸次変化させる操作
を行つて形成される層中に含有されるゲルマニウ
ム原子の分布濃度を制御する。
上記の様にして所望時間グロー放電を維持し
て、所望層厚に、基体2037上に第1の層Gを
形成する。所望層厚に第1の層Gが形成された段
階において、流出バルブ2018を完全に閉じる
こと及び必要に応じて放電条件を変える以外は、
同様な条件と手順に従つて所望時間グロー放電を
維持することで第1の層G上にゲルマニウム原子
の実質的に含有されない第2の層Sを形成するこ
とができる。
上記の第2の層Sを形成した後、マスフロコン
トローラー2007と2042を所定の流量比に
設定する以外は、同様な条件と手順に従つて、所
望時間グロー放電を維持することで、第2の層S
上にシリコン原子と炭素原子から主に構成される
表面層を所望層厚に形成することができる。
層形成を行なつている間は層形成の均一化を図
るため基体2037はモーター2039により一
定速度で回転させてやるのが望ましい。
以下実施例について説明する。
実施例 1
Al支持体(長さ(L)357mm、径(r)80mm)
を旋盤で第21図Bに示す様な表面性に加工し
た。
次に、第20図の堆積装置を使用し、第5表に
示す条件で種々の操作手順にしたがつて、A−Si
の電子写真用光受容部材を前述のAl支持体上に
堆積した。
なお、第1層のa−(Si:Ge):H層は、GeH4
およびSiH4の流量を第22図のようになるよう
に、GeH4およびSiH4のマスフロコントローラー
2007および2008をコンピユーター
(HP9845B)により制御した。
尚、表面層の堆積は次の様にして行なわれた。
第2層の堆積後、第5表に示す様にCH4ガス流
量がSiH4ガス流量に対して流量比がSiH4/CH4
=1/30となる様に各ガスに対応するマスフロコン
トローラーを設定し、高周波電力150Wで0.5μm
厚のa−SiC(H)を堆積した。
この様にして作製したA−Si:Hの電子写真用
光受容部材の表面状態は第21図Cの様であつ
た。
以上の様な電子写真用の光受容部材について、
第26図に示す画像露光装置(レーザー光の波長
780nm、スポツト径80μm)で画像露光を行い、
それを現像、転写、して画像を得た。得られた画
像には干渉縞模様は観察されず、実用に十分なも
のであつた。
実施例 2
実施例1と同様にして第2層まで堆積した後、
水素(H2)ボンベをアルゴン(Ar)ガスボンベ
に取りかえ、堆積装置を清掃し、カソード電極上
にSiからなるスパツタリング用ターゲツトとグラ
フアイトからなるスパツタリング用ターゲツトと
を面積比が第1表試料No.101に示す如くになる様
に一面にはる。前記光受容部材を設置し、堆積装
置内を拡散ポンプで十分に減圧する。その後アル
ゴンガスを0.015torrまで導入し高周波電力150W
でグロー放電を起して表面材料をスパツタリング
して前記支持体上に第1表試料No.101の表面層を
堆積した。
同様にして、Siとグラフアイトのターゲツトの
面積比を変えて、表面層を第1表試料No.102〜107
に示される様に形成する以外は上記と同様の方法
で光受容部材を作製した。
こうして得られた電子写真用光受容部材の夫々
につき、実施例1と同様にレーザーで画像露光
し、転写までの工程を約5万回繰り返した後、画
像評価を行つたところ、第1表の如き結果を得
た。
実施例 3
表面層の形成時、SiH4ガスとCH4ガスの流量
比を変えて、表面層におけるシリコン原子と炭素
原子の含有量比を変化させる以外は実施例1と全
く同様な方法によつて電子写真用光受容部材の
夫々を作製した。
こうして得られた電子写真用光受容部材の夫々
につき、実施例1と同様にレーザーで画像露光
し、転写までの工程を約5万回繰り返した後、画
像評価を行つたところ、第2表の如き結果を得
た。
実施例 4
表面層の形成時、SiH4ガス、SiF4ガス、CH4
ガスの流量比を変えて、表面層におけるシリコン
原子と炭素原子の含有量比を変化させる以外は実
施例1と全く同様な方法によつて電子写真用光受
容部材の夫々を作製した。
こうして得られた電子写真用光受容部材の夫々
につき、実施例1と同様にレーザーで画像露光
し、転写までの工程を約5万回繰り返した後、画
像評価を行つたところ、第3表の如き結果を得
た。
実施例 5
表面層の層厚を変える以外は実施例1と全く同
様な方法によつて電子写真用光受容部材の夫々を
作製した。
こうして得られた電子写真用光受容部材の夫々
につき、実施例1と同様に、作像、現像、クリー
ニングの工程を繰り返し、第4表の如き結果を得
た。
実施例 6
表面層の作製時の放電電力を300Wとし、平均
層厚を2μmとする以外は実施例1と全く同様な
方法によつて電子写真用光受容部材を作製した。
こうして得られた電子写真用光受容部材の表面
層の平均層厚差は中央と両端で0.5μmであつた。
また、微小部分での層厚差は0.1μmであつた。
この様な電子写真用光受容部材では干渉縞は観
察されず、また実施例1と同様な装置で作像、現
像、クリーニングの工程を繰り返し行つたが、実
用に十分なものであつた。
実施例 7
第27図、第28図、第29図に示す表面性の
シリンダー状Al支持体上に、第5表に示す条件
で実施例1と同様にして電子写真用光受容部材を
形成した。
なお、第1層のa−(Si:Ge):HB層は、
GeH4およびSiH4の流量を第23図のようになる
ように、GeH4およびSiH4のマスフロコントロー
ラー2007および2008をコンピユーター
(HP9845B)により制御した。
これら電子写真用光受容部材について、実施例
1と同様な画像露光装置を用いて、画像露光を行
ない、現像、転写、定着して普通紙上に可視画像
を得た。この様な画像形成プロセスを10万回連続
して行つた。
この場合に得られた画像の全てにおいて、干渉
縞は見られず、実用に十分な特性であつた。又、
初期の画像と10万回目の画像の間には何等差異は
なく、高品質の画像であつた。
実施例 8
第27図、第28図、第29図に示す表面性の
シリンダー状Al支持体上に、第6表に示す条件
で行なう以外は実施例1と同様にして電子写真用
光受容部材を形成した。
なお、第1層のa−(Si:Ge):HB層は、
GeH4およびSiH4の流量を第24図のようになる
ように、GeH4およびSiH4のマスフロコントロー
ラー2007および2008をコンピユーター
(HP9845B)により制御した。
これら電子写真用光受容部材について、実施例
1と同様な画像露光装置を用いて、画像露光を行
ない、現像、転写、定着して普通紙上に可視画像
を得た。この様な画像形成プロセスを10万回連続
して行つた。
この場合に得られた画像の全てにおいて、干渉
縞は見られず、実用に十分な特性であつた。又、
初期の画像と10万回目の画像の間には何等差異は
なく、高品質の画像であつた。
実施例 9
第27図、第28図、第29図に示す表面性の
シリンダー状Al支持体上に、第6表に示す条件
で行なう以外は実施例1と同様にして電子写真用
光受容部材を形成した。

The electrophotographic light-receiving member according to claim 1, wherein the cross-sectional shape of the convex portion is asymmetrical with respect to the main peak. 8. The electrophotographic light-receiving member according to claim 1, wherein the convex portion is formed by mechanical processing.
