Abstract
Description
この発明は、液晶表示装置などの各種表示装置に用いら
れるカラーフィルターとその製造方法に関するものであ
り、さらに詳しくは、表面強度と平滑性が高く、精度の
優れたカラーフィルターとそれを効率よ(かつ経済的に

【従来の技術]
従来のカラーフィルターとその製造方法として、次のよ
うなものがあった。
(a)透明基板上に設けられた染色性に優れた高分子膜
を、フォトリソグラフィー法により高分子膜をパターン
化して残し、それを染色したもの。
(b)透明基板上に設けられた染色性に優れた同一の高
分子膜を部分的に色分は染色したもの。
(c)i!明基板上に設けられた無機活性膜層をフォト
リソグラフィー法により部分的に色分は染色したもの。
ここで言うフォトリソグラフィー法とは所要画像を持つ
加工用原板をつ(す、この原板とフォトレジストおよび
光を用いて被加工物上にレジスト画像を形成させる方法
である。
【発明が解決しようとする課8]
しかし、上記したカラーフィルターとその製造方法には
、それぞれ次のような課題があった。
つまり、(a)におけるカラーフィルターは、表面がパ
ターン化された高分子の膜であるため膜の厚み分だけの
凹凸が生じ、また高分子の物性上、硬度の優れた無機活
性膜に比べると強度がはるかに劣る。
また、(b)においては色分は染色したカラーフィルタ
ーは平滑性には優れるものの染料が高分子膜の厚み方向
だけでなく、横方向にも浸透しやすいのでブリード(に
じみ)やマイグレイジョンが発生する。また、(a)と
同様に高分子の物性上、強度が劣る。
また、(C)においては、フォトリソグラフィー法を行
う工程においてフォトレジストが活性膜層の微細孔中に
含浸してしまい、不要なレジスl−の除去に手間がかか
り、除去の仕方があまいとフォトレジストの残留分が不
純物となって色純度の低下や濃度不足や染色ムラのある
カラーフィルターとなる。
そこで、この発明では、上記の課題を解決することを目
的としている。
【課題を解決するための手段】
この発明は、以上の目的を達成するために、次のように
構成した。すなわち、この発明のカラーフィルターは、
透明基板上に、微細孔に高分子材料を含浸させた無機活
性膜層が設けられ、その高分子材料と無機活性11Q
Jiの両方もしくは高分子材料のみがフォトリソグラフ
ィー法により所望のパターン形状に染色されたものであ
ることを特徴としている。
また、そのカラーフィルターを製造する方法は次の工程
を有することを特徴としている。
(a)透明基板上に無機活性膜層を形成する工程。
(b)前記無機活性膜層の微細孔中に染色性に優れた高
分子材料を含浸させる工程。
(c)前記高分子材料と無機活性膜層の両方もしくは高
分子材料のみをフォトリソグラフィー法を用いて、パタ
ーン形状に染色し、最後にフォトリソグラフィー法によ
って生じたレジスト画像を剥離除去する工程。
以下、この発明を図面を参照しながら詳細に説明する。
この発明のカラーフィルターの一実施例を示す模式的な
断面図を第1図、第2図に示しである。
つまり透明基板1と、その上に形成された無機活性膜層
2と、この無機活性膜層2の多数の微細孔内に含有され
パターン形状に染色された高分子材料3と、パターン形
状に染色されたカラーパターンとカラーパターンとの間
隙を遮光するためのブラックマスク4と、無機活性膜N
2上のオーバーコート層5が示されている。
つぎに、この発明のカラーフィルターの’lia方法を
示してい(。
まず、透明基板1上に無機活性膜層2を形成する(第3
図(a)参照)。
透明基板1は、液晶デイスプレィなどの各種表示装置に
用いられるものでよく、その表面に無機活性膜層2が形
成可能な耐熱性の材料を用いる。
たとえば、ガラス板または合成樹脂板や合成樹脂フィル
ムなどが用いられるが、ソーダライムガラス、ボロンシ
リケートガラス、バリウムホウケイ酸ガラスなどのガラ
ス板が好適である。
次に、前記透明基板1上に、活性アルミナや活性シリカ
あるいは両者の混合物などの金属無機酸化物よりなる多
数の微細孔を有する透明な無機活性膜N2を形成する。
この透明基板1上に、無機活性膜層2を形成する方法と
しては、以下に示すゾルゲル法の利用が適している。す
なわち、一般式M(ORI)m(OR2)nXpYq・
・・I (ただし、1式中、旧よマグネシウム・カルシ
ウム・ジルコニウム・チタニウム・ハフニウム・ゲルマ
ニウム・イツトリウム・アルミニウム・ガリウム・スズ
・ケイ素からなる群より選ばれた少なくとも一つの元素
を示す、 R1およびR2はそれぞれ水素原子・アルキ
ル基・アシル基を示し、それらは同一であっても異なっ
ていてもよい、 x−yはそれぞれ水素原子・塩素原子
または水酸基を示し、それらは同一であっても異なって
いてもよい。
a+’n’p’qは0〜8の整数でありかつ請+n+p
+qは門の原子価に等しい。)で表わされる化合物の水
性液を加水分解し、さらに解膠して得たゾルを透明基板
1に塗布し、焼成することにより得られるものである。
一般式■で示される化合物の例としては、テトラエチル
シリケート・アルミニウムトリイソプロポキシド・チタ
ンテトラブトキシド・ジルコニウムテトラブトキシドあ
るいはこれらの部分加水分解物などがある。また、水性
液は必要量の水、および塩酸・硫酸・硝酸・酢酸などの
加水分解の触媒、およびアルコールを含むものである。
このゾルを透明基板1上に塗布する方法には、バーコー
ティング法・ロールコーティング法・スピンナーコーテ
ィング法・ディッピング法などの方法がある。上記した
ようなゾルを透明基板1上に塗布したのち乾燥し、30
0〜600°Cの温度で焼成することにより無機活性膜
層2を得ることができる。無機活性膜N2の厚さは、1
〜20μm程度とするとよい。
また、スパッタリング法や蒸着法により、透明基板上に
設けたアルミニウム1膜を陽極酸化することにより得ら
れる酸化アルミニウムを使用することも可能である。
このようにしてできた無機活性膜N2は表面に多数の微
細孔を存しており、この微細孔中に染色性に優れた高分
子材料3を含浸させる(第3図(b)参照)。
この高分子材料3としては、ゼラチン、グリュカゼイン
、ナイロン、ポリビニルアルコール、ポリビニルピロリ
ドンなどの染色性に優れた高分子材料3を用いる。
この高分子材料3を無機活性膜層2の微細孔中に含浸さ
せる方法としては、印刷法、スプレー法、ディッピング
法、手描き法、インキジエ”/ト法、スピナー法、ロー
ルコート法等により無機活性膜上に膜状に設け、その後
、表面を洗浄し、微細孔中にのみ高分子材料3を含浸さ
せ、その後、乾燥する。
このようにして、高分子材料3がその微細孔中に含有さ
れた無機活性膜層2を得て、それを以下に示すフォトリ
ソグラフィー法によって設けられるレジスト画像により
パターン形状に染色する(第3図(c)参照)。
まず、カラーフィルターの用途に応して設計された所要
の画像パターンをもつ加工川原板を作る。
高分子材料3が含有された無機活性膜層2上にフォトレ
ジストをディッピング法、スプレー法、ロールコート法
などにより全面コーティングし、乾燥させてから、前記
加工用原板を用いてカラーフィルターのパターンを露光
し現像することによりフォトレジストをパターン化し、
レジスト画像を形成する。
次に、前記レジスト画像でマスクされていない部分をデ
ィッピング法、スプレー法、印刷法、塗布法など適宜の
方法により、酸性染料、酸性媒染染料、アルミニウム用
染料、直接染料または油冷性染料でまず一色目の染色を
した後、マスクとなっていたレジスト画像を剥離除去す
る。
二色目以後もこのようにフォトレジストのパタ−ン化、
染色、フォトレジスト除去の工程を必要回数行なえば、
赤、緑、青など多色よりなるカラーフィルターとなる。
パターン形状染色部を得る方法として、上記した以外に
次に示すように、高分子材料3を含浸させた無機活性膜
層2上ににまず全面に一色目を染色しく第4図(c)参
照)、その色が必要な部分上にレジスト画像を形成し、
不要な部分を硝酸や硫酸または次亜鉛素酸ナトリウムな
どの脱色剤で脱色しく第4図(d)参照)、その脱色し
た部分全面に二色口を染色し、その色が必要な部分上に

上記した方法により得られたパターン形状に染色された
無機活性膜層2上にさらに、必要に応じて、カラーフィ
ルターとしてのコントラストをあげるためのブラックマ
スク4をカラーパターンとカラーパターンとの間隙等必
要な部分に設ける(第3図(d)参照)。
その形成方法としては、無電解メツキ法あるいはPVD
法(蒸着法、スパッタリング法、イオンブレーティング
法等)により金属膜を設けてエツチングする方法等によ
り設けるが(第1図参照)、あるいは、フォトリソグラ
フィー法によりパターン化して染色して黒色部を設けて
それをブラックマスク4とする方法もある(第2図参照
)。
なお、このブランクマスク4は、無機活性)膜層2に高
分子材料3を含浸させる前にカラーパターンを必要とし
ない部分に設けてもよいし、あるいは、無機活性膜層2
の微細Yし中に高分子材料3を含浸させた後、カラーパ
ターンの染色を行なう前にカラーパターンを必要としな
い部分に設けてもよい。
また、染料の飛散、散逸、湿度による退色等を防止する
ために、カラーパターンが染色された無機活性膜層2上
に、必要によりオーバーコート層5を設けるごともでき
る。
オーバーコート層5の材料としては、アクリル系樹脂、
メラミン系樹脂、エポキシ系樹脂、シリコン系樹脂、不
飽和ポリエステル系樹脂、イソシアネート系樹脂、ポリ
イミド、ポリシロキサンまたは、紫外線硬化性樹脂など
の硬質で透明性に優れた樹脂を用いることができる。ま
た、ケイ酸リチウムやケイ酸ナトリウムなどの無機材料

続いて、フォトレジストOMR−85をアルミナ膜層上
に全面に設け、上記青色パターンを設けたときと同様に
緑色のパターンの加工用原板を用意し、フォトレジスト
をパターン化し、緑色染料Aluminiurn Gr
een L、IAN (サンド社製)浴に浴温的40℃
にて約10分間浸漬し、高分子材料が含ン’されたアル
ミナ膜層のレジスト画像で覆われていない部分を染色し
、水洗後乾燥した。次いでフォトレジストをトリクレン
で剥離した。
続いて、上記同様フォトリソグラフィー法により赤色パ
ターンのネガパターンレジスト画像を形成し赤色染料A

浴に浴温的40°Cにて約10分間浸漬し、高分子材料
が含浸されたアルミナ膜層のレジスト画像でおおわれて
いない部分を染色し、水洗後乾燥した0次いでフォトレ
ジストをトリクレンで剥離した。
次に[?、G、Bの必要な部分にレジストが残るように
設計されたフォトマスクを用いてレジストをパターン化
した後、黒色染料TacB1aek−SLH(奥野製薬
工業社製)中に浴温40℃にて約30分間浸漬し、レジ
スト画像で覆われていない部分を黒色に染色した後水洗
、乾燥した0次いで、レジスト画像をトリクレンで剥離
除去した
そして、熱硬化性メラミン樹脂を厚さ0.5〜1.0μ
mでコーティングしてオーバーコート層を形成してカラ
ーフィルターを完成した。
実施例2
厚さ1.1mmの透明ガラス基(層上に、ゾルゲル法に
よすI’Wさ5〜10μmのアルミナ膜層を形成した。
次に、染色性に優れた高分子材料の10χ−ゼラチン水
溶液中にアルミナ膜層を有するガラス基板を10分間浸
漬した後、水洗し80°Cの雰囲気中で30分間乾燥し
て、ゼラチンをアルミナ膜層中の微細孔中に含浸させた
。
この高分子材料が含浸されたアルミナ膜層を有するガラ
ス基板を青色染料5anodal Blue G (サ
ンド社製)浴に浴温約60′Cにて約10分間浸漬し、
アルミナ膜層の全面を青色に染色し、水洗後乾燥した。
次いで、フォトレジストOMR−85(東京応化社製)
をアルミナ膜層上に全面に設け、その上に1′7色のパ
ターンの加工用原板を重ね合わせ、上から露光し青色パ
ターンのポジパターンのレジスト画像を形成する。
次いで、30%硝酸に室温で30秒浸漬し、アルミナ膜
層のレジスト画像で覆われていない部分の青色染料を脱
色した。
続いて、緑色染料へlun+inium Green
IJN (サンド社製)浴に浴温約40°Cにて約10
分間浸漬し、アルミナ膜層の脱色した部分を緑色に染色
し、水洗・乾燥した。
次いで、レジスト画像を赤色に染色する部分以外に形成
し、30%硝酸に室温で30秒浸漬し、アルミナ膜層の
レジスト画像で覆われていない部分の緑色染料を脱色し
た。
続いて、赤色染料Aluminium Red GWN
(サンド社製)浴に浴温約40゛Cにて約10分間浸
漬し、アルミナ膜層の脱色した部分を赤色に染色し、水
洗後乾燥した。
次いで、残っていたフォトレジストをトリクレンで剥離

た高分子材料を含浸させて、それを染色するのであるか
ら、染色された高分子材料が無機酸化物からなる物性に
優れた無機活性膜によって守られるので表面の平滑性に
優れ、強度は無機活性膜層と同様の高強度が再現できる
。また、染料は無機活性膜層中の各々独立した微細孔中
に含浸されるので、染着後の染料のブリードやマイグレ
イジョンが発生せず精度の優れたパターンが得られる。
また、このカラーフィルターの製造方法を用いれば、無
機活性膜層の微細孔中にば高分子材料が含浸されるので
、従来のようにフォトリソグラフィー法に用いるフォト
レジストが直接活性膜層中に浸入することがないので、
無機活性膜層からのフォトレジストの除去が容易に完全
にできる。したがって、工程的にも、簡略化され、製品
としても染色ムラや、濃度不足などのないカラーフィル
