Claims (1)
導体材料の基板を与え、 (ロ)上記基板上に、その一部が本質的ベース領域とな
る第2の導電型の半導体材料の第1野層を付着し、 (ハ)上記本質的ベース領域となる領域を覆うように上
記第1の層の一部の上に絶縁材料の要素を形成し、 (ニ)上記第1の層上に、上記第2の導電型の半導体材
料の第2の層を付着レ且つ該第2の層の一部を上記要素
の上面の一部の上に横方向に過成長させて開孔を形成し
、 (ホ)上記第2の層上に絶縁材料の層を形成して、上記
開孔を狭くし、 (へ)上記開孔を通して上記要素の露出領域を除去(ト
)上記開孔を通して上記第1の層中に上記第1の導電型
のエミッタ領域を形成する段階を有する、バイポーラ・
トランジスタの製造方法。[Claims] (a) providing a substrate of a semiconductor material of a first conductivity type, a portion of which becomes a collector region, and (b) providing a second semiconductor material, a portion of which becomes an essential base region, on the substrate; (c) forming an element of insulating material over a portion of the first layer so as to cover the region that will be the essential base region; d) depositing a second layer of semiconductor material of the second conductivity type over the first layer, and depositing a portion of the second layer laterally over a portion of the top surface of the element; (e) forming a layer of insulating material on the second layer to narrow the aperture; and (f) removing exposed areas of the element through the aperture. (g) forming an emitter region of the first conductivity type in the first layer through the opening;
