Description
〔発明の利用分野〕
本発明は、複合薄膜の形成方法およびその装置
に係り、特に、任意の組成で精度よくかつ簡便な
複合薄膜の形成方法およびその装置に関するもの
である。
〔発明の背景〕
スパツターメタライズ法はエレクトロニツクス
光学、装飾、精密機械などに用いる薄膜を得るの
に広く利用されている。合金化、複合化薄膜によ
り新材料、機能素子への期待が多く、内外の研究
機関で研究が盛んに進められている。従来、スパ
ツターメタライズ法により複合薄膜を作成する場
合にはターゲツトを複合薄膜と同等の成分に形成
してスパツターするのが一般的である。しかし、
この方法ではターゲツトを合金化、複合化できな
いものもあり、また複合化できても加工性が悪く
ターゲツトに作成できないことがある。
このため、従来のスパツターメタライズ法とし
て、この方法ではターゲツトを合金化、複合化、
できないものがあり、合金、複合化できても所定
の形状のターゲツトに加工できないことがある。
このような問題点を解決する従来の方法として
は、第13図に示すようにターゲツトをA−B−
A−Bの四分割してスパツターして複合薄膜を形
成することが知られている(特開昭56年9074号公
報)。しかし、この方法ではターゲツトのA物質
とB物質とではスパツター率が異なるため、A物
質とB物質の面積比を1:1としても、1:1の
複合薄膜を形成することができない。物質により
スパツター率が異なるため薄膜の成分調整には分
割する面積比を変えることによつて行われてい
る。そのため、分割ターゲツトを作成することが
容易でないと共に微量な成分調整が困難であると
いう問題点がある。一方、従来の複合化スパツタ
ー装置としては、第14図に示すように、密閉容
器1内に主ターゲツト2と基板3との間に補助タ
ーゲツト(分割ターゲツト)4を介在させ、この
補助ターゲツト4は可変抵抗器5を介して高電圧
電源装置6に接続され、放電エネルギーを調整し
て印加して基板3に複合化薄膜を形成するもので
ある(特公昭47−15203号公報)。なお、7は陰
極、8は陽極、9は絶縁材である。このスパツタ
装置は、一般に用いられるスパツタ法や真空蒸着
法により形成した薄膜の膜厚分布の不均一を改善
する目的で開発されたものである。
すなわち、図に示すように補助ターゲツト4に
可変抵抗器5を介して抵抗を可変することにより
放電電圧(電流)を変えて、膜厚を調整してい
る。
この放電電流は各補助ターゲツトの抵抗により
定まり、抵抗値を固定し、各主ターゲツト2に流
れる電流を設定しても再現性のある膜厚を得るこ
とができない。この再現性に乏しい原因は、各タ
ーゲツトが同時に放電しているので、各ターゲツ
ト間でグロー放電が微妙に干渉するためである。
また、各ターゲツトにかかる電圧が異なるため、
スパツターに用いるArイオンのエネルギーはタ
ーゲツトの位置により大きく異つている。この
Arイオンエネルギーの差は、膜が一定の厚さに
形成できたとしても、膜の位置によつて密度に大
きな差を生ずる原因となつている。
このことは、薄膜を形成した後、エツチング処
理を施す際に、エツチング差として明確に現われ
るため、実用にならない場合が多い。
一方、Cr−Niの合金薄膜は抵抗体として利用
されている。このようなCr−Niの合金薄膜を従
来方法で作成するには、CrとNiを溶解−鋳造−
圧延の順でターゲツトを作成されている。そのた
め、合金成分を種々変える場合には、その度Cr
とNiの種々の組成を溶解−鋳造−圧延してター
ゲツトを作成する必要があるため、適正な合金抵
抗の薄膜を作成するには膨大な実験を行わなけれ
ばならない。
また、Mo−SiおよびMo−SiO2などの溶解−
圧延ができないものは、粉末から成形した後、焼
結してターゲツトを作成する必要がある。この場
合においても、目的に合つた薄膜を形成するには
種々の組成で焼結しなければならないという問題
点を有していた。さらに粉末を成形焼結する際に
は酸化や窒素ガスが焼結体内に混入し、ち密で特
性の良好な複合薄膜を得ることができないという
問題点を有していた。
さらに主成分に微量元素を添加するような場合
には、補助ターゲツトに接続されている可変抵抗
器5の値を大きくするため、電圧がグロー放電を
持続する値以下まで低下し、放電が停止するとい
う問題点を有していた。
〔発明の目的〕
本発明の目的は、任意の組成比で合金化あるい
は複合化した薄膜を精度良く簡便に作成すること
ができると共に膜厚分布を均一にすることができ
る複合化スパツタリング方法およびスパツター装
置を提供するにある。
〔発明の概要〕
第1の発明は、任意の組成比からなる複合薄膜
を高精度で形成するスパツタリング法であつて、
その特徴とするところは、陰極であるターゲツト
を複数に分割すると共に、各分割ターゲツトを前
記複合薄膜の組成元素でそれぞれ形成し、複合の
組成比に対応するパルス放電時間およびピーク電
圧をそれぞれ設定して各分割ターゲツトに順次高
速で切り換えて印加して任意の複合薄膜を形成す
るにある。また、第2の発明は上記の複合薄膜を
作成するスパツタリング法を直接実施する装置に
係り、各分割ターゲツトにパルス放電電圧を順次
切り換えて印加するパルス印加装置を備えること
を特徴としている。
以下、本発明の実施例について詳細に説明す
る。
実施例 1
第1図は本発明のスパツター装置の一例を示す
説明構成図である。図において、このスパツター
装置は密閉容器内11内に相対向する陰極のター
ゲツト12と陽極12がそれぞれ設置されてお
り、絶縁材からなる支持台14に載置されたター
ゲツト12は絶縁材15を介して四分割されてい
る。この各分割ターゲツト12a〜12dにはス
イツチング用トランジスタ16,17を介して高
圧電源装置18の端子が接続され、一方端子
は密閉容器11を介して正電極13に接続されて
いる。そして、スイツチング用トランジスタ1
6,17のベースにはそれぞれパルス発生装置1
9が接続されており、スイツチング用トランジス
タ16,17は、パルス発生装置19からのパル
ス信号により開閉され、所定のパルス放電時間お
よびピーク電圧のスパツタ電圧が各々分割ターゲ
ツト12a〜12dに順次に印加される。一方、
正電極13には複合薄膜を形成する基板が支持さ
れている。
このように構成しているスパツター装置を用い
てCr−Niの複合薄膜を基板上に形成する例を次
に示す。
まず分割ターゲツト12a,12cはCrで形
成し、印加されるスパル電圧をパルス放電時間を
t1、パルスピーク電圧をV0と一定とし、一方、分
割ターゲツト12b,12dはNiで形成し、印
加されるパルス電圧をパルス放電時間をt2、パル
スピーク電圧をV0と一定にして、通電比t1/t1+
t2を種々に変化することにより、任意の組成薄膜
を基板上に形成した。スパツター条件は第1表に
示す通りである。

It is known to form a composite thin film by dividing it into four parts A-B and sputtering (Japanese Patent Application Laid-open No. 9074/1983). However, in this method, since the sputtering rate is different between the targets A and B, it is not possible to form a 1:1 composite thin film even if the area ratio of A and B is 1:1. Since the sputtering rate differs depending on the substance, the composition of the thin film is adjusted by changing the ratio of the areas to be divided. Therefore, there are problems in that it is not easy to create divided targets and it is difficult to adjust minute amounts of components. On the other hand, as shown in FIG. 14, in a conventional composite sputtering device, an auxiliary target (divided target) 4 is interposed between a main target 2 and a substrate 3 in a closed container 1. It is connected to a high-voltage power supply device 6 via a variable resistor 5, and adjusts and applies discharge energy to form a composite thin film on the substrate 3 (Japanese Patent Publication No. 15203/1983). 合金薄膜を得ることができることが判明した。
この実施例で得られたCr−Ni合金薄膜の膜厚
分布は第4図に示すように、一般に用いられるス
パツター法や蒸着法と同様にガウス分布を示して
いる。また、他の二元素合金についても、通電比
(t1/t1+t2)と合金組成とは比例関係にあること
を確認した。
実施例 2
この実施例は、第5図に示すように、8分割し
たターゲツトを用いてCr−Niの合金薄膜を作成
する際に膜厚のガラス分布を改善したものであ
る。
8分割した各ターゲツトCr(1)、Ni(1)、Cr(2)、
Ni(2)には第6図に示すスパツター電圧が順次に
印加されるようになつている。すなわち、中心か
ら外側のターゲツトNi(1)、Cr(1)の通電時間を内
側のターゲツトNi(2)、Cr(2)より長くしている。
このように形成したCr−Ni合金薄膜は、第7図
に示すように、4分割のターゲツトを用いた方法
に比べて膜厚の分布が大幅に改善されている。こ
のことは、大面積に均一にAl膜を付着させるこ
とが要求される液晶デスプレーなどの導体あるい
は抵抗体として利用することができる。この液晶
デスプレーの大型化に際しては大面積に膜厚を任
意に制御して均一に薄膜を形成することが重要で
ある。
実施例 3
この実施例は第8図に示すように12等分にした
ターゲツトA1〜A4、B1〜B4、C1〜C4を用いて、
さらに膜厚の均一な領域の広いAl薄膜を作成し
たものである。ターゲツトは350mm×250のAl板
を12等分したものを用い、基板にはガラス板
(300mm×200mm)を用いた。また、12等分したタ
ーゲツトA1〜A4、B1〜B4、C1〜C4に印加する放
電シーケンスは第9図に示す。このような放電シ
ーケンスにより作成されたAl薄膜は、第10図
に示すように膜厚のガウス分布が大幅に改善され
ている。図中における点線Xとは従来法による
Al膜の膜厚分布を実線Xとは本発明によるAl膜
の膜厚分布を現わしている。本発明に係るスパツ
タリング法は、大面積に均一な膜を付着させるの
にも有効である。
実施例 4
第11図は、本発明のスパツター装置の他の実
施例を示す原理構成図であつて、パルス印加装置
に特徴がある。すなわち、第1図と同部品に同符
号を付して説明すると、このパルス印加装置は高
電圧高周波電源20,21にインピーダンスマツ
チング装置22,23がそれぞれ接続され、負荷
のターゲツトの材質形状などにより電圧、電流の
位相が大幅にずれ能率が低下するのを防止するも
のである。高周波のスイツチングはパルス発振器
24の信号により高電圧高周波電源20,21の
発振を止めることにより制御した。前述した直流
パルス方式では、ターゲツトが金属などの導体で
なければ放電しないが、このスパツター装置は高
周波(15.5MHz)化することによりセラミツクス
などの絶縁体および絶縁体と金属との複合物を薄
膜形成することができる。
本装置を用いMo−Si薄膜抵抗体の作成に実施
した。Mo−Si薄膜はプリンターやフアツクスな
どの感熱ヘツトの発熱抵抗体として利用されてい
る。なお、Siは半導体であり、Si単独では高抵抗
を示し絶縁体で有り直流パルスでは放電は困難で
ある。スパツター条件は、高周波電圧波高値
3kV、雰囲気圧力:Ar2×10-2Torr、電極間距
離:30mmの条件で行つた。波形の模式図を第12
図a,bに示す。MoとSiの状態図では任意の固
溶体を得ることはできないが、本発明はMoの放
電時間とSiの放電時間を変えることにより任意組
成の抵抗体を得ることができた。なお、導体と絶
縁体のスパツタには、第12図Cのように導体時
は直流パルス放電でも同じ効果が得られる。ま
た、直流パルス方式、高周波パルス方式いずれも
ピーク電圧(電力)をほぼ一定とし、パルス幅で
スパツター量を制御したが、放電持続電圧範囲で
あればピーク電力電圧を変えても良い。
本発明は各分割ターゲツトを単体金属で構成し
合金あるいは複合の組成、膜厚などに応じ、それ
ぞれのターゲツトに供給する電力を高速度で切り
換えてターゲツト間のグロー放電の干渉を防止す
ると共に放電パルス幅を変えて薄膜化するため任
意の組成の薄膜が精度良く容易に形成できる。ま
た、焼結しないため酸化物や窒素ガスが混入する
ことがないため、ち密で特性の良い膜が得られ
る。
本発明はターゲツトを細分化し、それぞれのタ
ーゲツトに供給する電力を高速で切り換えて各タ
ーゲツト間の干渉を防止しているため、再現性の
ある膜厚が得られる。またパルスピーク電力(電
圧)を一定にしパルス幅で平均電力を制御してい
るため、各位置における瞬時イオンエネルギーは
ほぼ一定である。そのため、各位置の膜質は同じ
で高品質の薄膜が得られる。
本発明はパルス幅で電力を制御しているため、
平均電力を下げてもピーク値は変らないので放電
は持続し微量成分の添加が容易にできる。また、
ターゲツト間の干渉もないので再現性の良い薄膜
が形成できる。また、本発明は順次パルス放電す
るため、ターゲツト間の異常放電が防止できるた
め、金属とセラミツクなどの不電導体の複合薄膜
を再現性良く作成できるようになつた。
実施例 5
上記の例は複合組成、合金化あるいは膜厚分布
の改善に有効であるが異種物質を純度良く層状に
成膜することはできない。第15図は層状に成膜
するための装置の変形例である。すなわち、成分
の異なるターゲツト12を傾斜して対向に配置
し、これらのターゲツトの間にターゲツト開閉シ
ヤツタ25を設けシヤツタをスイツチングに同期
させ交互に開閉する。これにより混合を防止する
ことができるため純度の良い層状膜を形成するこ
とができる。この方式は超格子的な層状膜を形成
することができるので機能性薄膜の開発研究など
に活用できる。
〔発明の効果〕
以上のように、本発明によれば、任意の組成の
合金あるいは複合薄膜を精度良く且つ均一な膜厚
で容易に得ることができるという顕著な効果を有

This device was used to create a Mo-Si thin film resistor. Mo-Si thin films are used as heating resistors in heat-sensitive heads such as printers and fax machines. Note that Si is a semiconductor, and Si alone exhibits high resistance and is an insulator, making it difficult to discharge with a DC pulse. Although it is not possible to obtain an arbitrary solid solution using the phase diagram of Mo and Si, the present invention was able to obtain a resistor with an arbitrary composition by changing the discharge time of Mo and the discharge time of Si. Incidentally, for sputtering between a conductor and an insulator, the same effect can be obtained by DC pulse discharge when the conductor is a conductor, as shown in FIG. 12C. Further, in both the DC pulse method and the high-frequency pulse method, the peak voltage (power) is kept almost constant and the amount of spatter is controlled by the pulse width, but the peak power voltage may be changed as long as the discharge sustaining voltage range is within the range. In the present invention, each divided target is made of a single metal, and the electric power supplied to each target is switched at high speed according to the alloy or composite composition, film thickness, etc. to prevent glow discharge interference between targets and to control discharge pulses. Since the width is changed to make the film thinner, a thin film of any composition can be easily formed with high precision. Furthermore, since it is not sintered, oxides and nitrogen gas are not mixed in, so a dense film with good properties can be obtained. In the present invention, the targets are divided into smaller parts and the power supplied to each target is switched at high speed to prevent interference between the targets, so that a reproducible film thickness can be obtained. Furthermore, since the pulse peak power (voltage) is kept constant and the average power is controlled by the pulse width, the instantaneous ion energy at each position is almost constant. FIG. 15 shows a modification of the apparatus for forming a layered film. This makes it possible to prevent mixing, so that a layered film with good purity can be formed. This method can form superlattice-like layered films, so it can be used for research and development of functional thin films. パツタリング方法において、前記ターゲツトを複
数に分割すると共に、各分割ターゲツトを前記複
合の組成元素でそれぞれ形成し、複合の組成比に
対応するパルス放電時間およびピーク電圧をそれ
ぞれ設定して各分割ターゲツトに順次高速で切り
換えて印加して複合薄膜を形成することを特徴と
する複合化スパツタリング方法。 2 特許請求の範囲第1項において、前記パルス
放電は直流パルス、高周波パルスおよび高周波と
直流の混合パルスであることを特徴とする複合化
