Abstract

PURPOSE:To seal the source for generating dust of the pellicle by applying tacky adhesive materials on the cutting surfaces of a tacky adhesive tape stuck to a supporting frame. CONSTITUTION:A thin optical film 1 is fixed by an adhesive layer 3 to one side of the supporting frame 2 and a protective film 5 is stuck by a double- coated tacky adhesive tape 6 consisting of a preform base material to the other side thereof. The tacky adhesive material layers 7, 8 are formed by application of a tacky adhesive agent on the cutting surface of the tape 6. This pellicle is used by stripping the film 5 and superposing the tape 6 surface on a mask. The microhole part of the cutting surface of the tape 6 is sealed when the layers 7, 8 are provided; therefore, the trouble by the foreign matter in the hole part is prevented.

Description

【発明の詳細な説明】 [産業上の利用分野] この発明はLSI製造のリソグラフィー工程において使
用されるフォトマスクやレディクル等の透明基板(以下
マスクと略す)の異物付着を防止することを目的として
使用されるペリクルに関する。さらに詳細には、発塵の
防止されたフオーム基材両面粘着テープを有するペクル
に関する。

[従来の技術] 半導体製造においてウェハー上に微細な回路パターンを
形成する場合、ステッパー等の半導体製造装置を使用し

る。近年、大規模集積回路の発展にともないその画線幅
も非常に微細になり、今後もその傾向は進むと予想され
、それ故マスクの品質が半導体製造装置の稼動率や製造
コストに大きく影響するものとなってきている。特にマ
スクに付着する異物が歩留りを低下させることが重要で
ある。この問題を解決する一つの手段として、いわゆる
ペリクルを装着してマスクを異物から保護する方法が取
られている(例えば、特公昭54−28716号公報参
照)。一方、大規模集積回路がカスタム化し多品種少量
生産の方向が強まってきつつあり、このことは多数のマ
スク、を使用することを意味し、マスクの保管管理の必
要性が増してきた。その際、ペリクル装着の保管は管理
上簡便であることが認められつつある。

め、マスクへの装着ガ(難しく、装着時点に高価なペリ
クルを不良にしてしまう可能性が高い。したがって、一

々研究を重ねてきたが、微小異物付着の原因が、フオー
ム基材両面粘着テープのカッティング面に現出する微小
孔部にあることを見出した。すなわち、該微小孔部にペ
リクル製造工程で微小な異物が入り込と1これが発塵源
となって装着したマスク面やペリクルの光学薄膜面に異
物を付着させるのである。そして、−旦入り込んだ異物
を微小孔部から除去することは極めて困難であることも
確認された。

ルロース薄膜を剥離し、前記支持枠をエポキシ接着剤に
より接着させた。できあがりたペリクルの両面フオーム
テープのカッティング部に、エアーガンにより強いエア
ーを吹きつけた。その後ペリクル面を表面検査機(日立
電子エンジニアリング■社製HLD−LOOM)にかけ
たが、エアーガン吹き付けの前後で異物の数は増加して
いなかった。発塵防止処理を施したことによって両面フ
オームテープが発展源にならなくなったことは明らかで
ある。
