られた。以上の観点から本発明者らはMoペースト中の
有機物カーボンを充分熱分解、飛散させ強固なMoの金
属化嗅が形成できる焼結法を実験的に見出した。第4図

ミニウム表面には厚い酸化幌例えばAAtOs、Al2
O,−8iOあるいはA40B−8i01−MnO等が
形成されている。これらの嘆はいずれも下地の窒化アル
ミニウムの熱膨張係数とは異なると考えられ、これが、
先の熱サイクル試験等のストレスに耐えきれずクラック

いものが要求される計算機実装用セラミック材としても

Claims (1)
接続できる金属層で覆われた窒化アルミニウム基板にお
いて、窒化アルミニウム基板面の少なくとも一部が、M
o、MnO及びSiO_2を成分とする層、及び中間層
を介し又は介することなく、その表面がろう付可能な高
融点金属層で覆われていることを特徴とする窒化アルミ
ニウム基板。 2、該被覆層が、MnO−Al_2O_3化合物の第1
の領域、MoとMnO−SiO_2ガラス又は化合物と
が混在する第2の領域、及びNi表面層からなる特許請
求の範囲第1項記載の窒化アルミニウム基板。 3、該被覆層が、MoとMnO−SiO_2ガラツスと
が混在する第1の領域、MoとNiの金属化合物からな
る第2の領域、及びNi表面層からなる特許請求の範囲
第1項記載の窒化アルミニウム基板。 4、基板面の少なくとも一部がろう材で半導体チップを
接続できる金属層で覆われた窒化アルミニウム基板を製
造する方法において、窒化アルミニウム基板面の少なく
とも一部に、重量比で80〜95%のMo、3.5〜1
1%のMnO、及び1.5〜9%のSiO_2を含有す
るペースト、あるいは該MnOとSiO_2をあらかじ
めガラス化させた前記重量比でMoとガラス粉を含有す
るペーストを適用する工程、1200〜1350℃で焼
結する工程、及びその上方の表面層としてろう付可能な
高融点金属層を形成させる工程の各工程を包含すること
を特徴とする窒化アルミニウム基板の製法。 5、該ペースト適用から焼結までの工程が、窒化アルミ
ニウム基板面に該ペーストを印刷、塗布する工程、その
後湿気を含む水素、窒素のフォーミングガス中300〜
400℃で最大1時間保持して有機成分を分解飛散させ
る工程、前記雰囲気中で最大900℃まで昇温して、M
o表面と窒化アルミニウム基板面とを接続するのに必要
なMnOとSiO_2若しくはそのガラス体とのぬれ性
を改善する工程、その後乾燥した水素、窒素のフォーミ
ングガス中1200〜1350℃で焼結する工程の各工
程を包含するものである特許請求の範囲第4項記載の窒
化アルミニウム基板の製法。 6、半導体チップ、窒化アルミニウム基板、及び金属放
熱板がろう材を介して互いに接線された構造の絶縁型半
導体装置において、該窒化アルミニウム基板の両主面の
少なくとも一部が、Mo、MnO及びSiO_2を成分
とする層、及び中間層を介し又は介することなく、その
表面がろう付可能な高融点金属層で覆われていることを
